本発明は、平面光源や表示素子に利用される有機エレクトロルミネッセント素子(以下、有機EL素子)に関する。

【従来の技術およびその問題点】
発光層が有機化合物から構成される有機EL素子は、低電圧駆動の大面積表示素子を実現するものとして注目されている。Tangらは素子の高効率化のため、キャリア輸送性の異なる有機化合物を積層し、正孔と電子がそれぞれ陽極、陰極よりバランスよく注入される構造とし、しかも有機層の層厚を2000Å以下とすることで、10V 以下の印加電圧で1000cd/m2 と外部量子効率1%の実用化に十分な高輝度、高効率を得ることに成功した(Appl. Phys. Lett., 51, 913 (1987). )。この高効率素子において、Tangらは基本的に絶縁物とみなされる有機化合物に対して、金属電極から電子を注入する際に問題となるエネルギー障壁を低下させるため、仕事関数の小さいMg(マグネシウム)を使用した。その際、Mgは酸化しやすく、不安定であるのと、有機表面への接着性に乏しいので、比較的安定でしかも有機表面に密着性の良いAg(銀)と共蒸着により合金化して用いた。これらの素子は特開昭63−264692号公報に記載されている通り、有機層の層厚を1μm以下(実質的には0.2μm以下)とすることで、基本的に絶縁物である有機物を使用しても実用に耐えうる低電圧での駆動を可能にしている。また、有機物への正孔注入においては、光の面上の取出の必要性から、陽極として透明な酸化物電極としてITO(Indium Tin Oxide)が用いられることが多く、この電極の仕事関数が〜5.0eVと比較的大きいことから接触する正孔輸送性有機物とのオーミックに近いコンタクトを実現しているのは偶然の幸運といってよい。

Tangらは陽極界面のコンタクトを更に改善して素子の低電圧化を実現するために200Å以下の層厚の銅フタロシアニン( 以下CuPc)を陽極と正孔輸送性有機物との間に挿入した。また、パイオニア株式会社のグループは大阪大学の城田らの提案したスターバースト型のアリールアミン化合物を用いることで同様の効果を得ている。両方とも仕事関数がITOよりも小さく、また正孔電荷の移動度も比較的大きいという特徴があり低電圧化とともに界面のコンタクト改善によって、連続駆動時の安定性にも改善がみられる。

同じく、陽極からのホール注入に関して、本出願人らは特開平10−49771号公報に示すように、ルイス酸化合物とホール輸送性有機物を共蒸着の手法により所定量混合し、ホール注入層とすることで陽極の仕事関数に依らない低電圧駆動を実現した。この素子においては、予め有機化合物の酸化剤となりうるルイス酸物質である化合物を、陽極に接触する有機化合物層中にドーピングする事により、有機化合物は酸化された状態の分子として存在するので、ホール注入エネルギー障壁を小さくでき、従来の有機EL素子と比べて駆動電圧をさらに低下できる。このような化学ドーピング層において、適当な有機化合物とルイス酸化合物の組み合わせを選べば、従来の、有機物のみによって構成される層と異なり、層厚をμmオーダーにまで厚くしても駆動電圧の上昇が観測されず、駆動電圧の層厚依存性が消失する(第47回高分子学会予稿集、47巻9号、p1940(1998))。

一方、有機EL素子の発光スペクトルは有機色素の蛍光を利用するものであり、したがってそのスペクトルの半値幅は一般に広く、色調制御の観点から見た場合には必ずしも満足すべきものではないため、これまでにもいくつかの工夫がなされている。

これらの素子構造は陽極としての透明導電膜と透明なガラス基板との間に、スパッタリング等の手法により形成されるTiO2とSiO2のような屈折率の異なる薄膜を交互に積層する半透明反射膜を形成し、反射鏡としての陽極との間で光共振器構造を形成するものであるが、従来の有機EL素子の様に有機物のみによって電荷注入層を形成しようとする場合は、光の干渉作用を利用しようとして効果的な共振長を得るためには、このようにして有機層の外に該半透明反射層を設けなければならなかった。

【発明の目的】
本発明は、以上の事情に鑑みてなされたものであり、その目的は、陽極に接するホール注入層を化学ドーピング層とすることで、素子の駆動電圧を低下させるだけでなく、駆動電圧が該化学ドーピング層の層厚に依存しないことを利用して、発光スペクトル制御層としても機能させる有機EL素子を提供することである。

【発明の概要】
本発明は、陽極に接する有機化合物層をルイス酸としての性質を有する電子受容性化合物でドーピングすると、陽極から有機化合物層へのホール注入障壁が小さくなり、さらに該化学ドーピング層の層厚を厚くしても駆動電圧が上昇しないこと、及び該化学ドーピング層の層厚を変化させると、素子が射出する光の発光スペクトルが変化することを見出して完成されたものである。

このように化学ドーピング層の層厚を変化させると、結果として反射鏡として作用する陰極と陽極間の距離、もしくは透明基板と陰極間の距離を変化させることとなり、光の干渉効果が発現して素子が射出する光の発光スペクトルを制御することができる。透明基板や、陽極の透明電極はそれぞれ有機層とは異なる屈折率を有するため、界面で若干の反射を引き起こし、陰極反射鏡と該界面に狭持された空間が光共振器として働くからである。別言すると、陽極に接する有機化合物層に化学ドーピング層を用いると、素子の駆動電圧が化学ドーピング層の層厚に依存しなくなるため、素子特性を犠牲にすることなく、光の干渉効果を利用して、色純度の向上のみならず、様々の色調の光を化学ドーピング層の層厚調整により得ることができる。すなわち、化学ドーピング層の層厚を厚くしても、駆動電圧を上げることなく色純度の向上や色調の変更が可能である。

【発明の実施形態】
図1は、本発明による有機EL素子の一実施形態を示す模式図である。ガラス基板( 透明基板) 1上には、順に、陽極電極を構成する透明電極2、ルイス酸化合物(電子受容性化合物)でドーピングされた化学ドーピング層3、正孔輸送性を有する正孔輸送層4、発光層5、および陰極となる背面電極6を積層してなっている。これらの要素(層)のうち、ガラス基板(透明基板)1、透明電極2、正孔輸送層4、発光層5、および陰極電極6は周知の要素であり、化学ドーピング層3が本発明で提案した特徴を有する層である。有機EL素子の具体的な積層構成としては、この他、陽極/化学ドーピング層/正孔輸送層/発光層/電子輸送層/陰極、陽極/化学ドーピング層/発光層/電子注入層/陰極、陽極/化学ドーピング層/正孔輸送層/発光層/電子輸送層/電子注入層/陰極、などが挙げられるが、本発明による有機EL素子は、ルイス酸化合物でドーピングされた化学ドーピング層3 を陽極電極2との界面に有するものであればいかなる素子構成であっても良い。

有機EL素子では、陽極から基本的に絶縁物である有機化合物層へのホール注入過程は、陽極表面での有機化合物の酸化、すなわちラジカルカチオン状態の形成である(Phys. Rev. Lett., 14, 229 (1965))。本発明の有機EL素子においては、予め有機化合物の酸化剤となりうるルイス酸としての性質を有する電子受容性化合物を陽極に接触する有機化合物層中にドーピングすることにより、陽極電極からのホール注入に際するエネルギー障壁を低下させることができる。化学ドーピング層3は、このようにルイス酸としての性質を有する電子受容性化合物をドーピングした有機化合物層である。化学ドーピング層中には、すでにドーパントにより酸化された状態の分子が存在するので、ホール注入エネルギー障壁が小さく、従来の有機EL素子と比べて駆動電圧を低下できる。この場合、ルイス酸は有機化合物を酸化することのできる塩化第二鉄、塩化アルミニウム、塩化ガリウム、塩化インジウム、五塩化アンチモン等の無機化合物、もしくは有機化合物の場合はトリニトロフルオレノン等の電子受容性化合物のいずれか一つ以上から構成することができる。

化学ドーピング層中のドーパント濃度は、化学ドーピング層中のルイス酸のモル比率が有機化合物に対して0.1〜10であることが好ましい。0.1未満では、ドーパントにより酸化された分子(以下、酸化分子)の濃度が低すぎドーピングの効果が小さく、10を超えると、膜中のルイス酸化合物濃度が有機分子濃度をはるかに超え、酸化分子の濃度が極端に低下するので、ドーピングの効果も下がる。また、この化学ドーピング層の厚みは、基本的には上限がない。

[実施例]
以下に実施例を挙げて本発明を説明するが、本発明はこれにより限定されるものではない。なお、有機化合物および金属の蒸着には、真空機工社製VPC-400 真空蒸着機を使用した。層厚の測定はスローン社製DekTak3ST 触針式段差計を用いた。素子の特性評価には、ケースレー社ソースメータ2400、トプコンBM-8輝度計を使用した。素子のITO を陽極、Alを陰極として直流電圧を1V/2秒の割合でステップ状に印加し、電圧上昇1秒後の輝度および電流値を測定した。また、ELスペクトルは浜松ホトニクスPMA-11オプチカルマルチチャンネルアナライザーを使用して定電流駆動し測定した。

実施例1
図1の積層構成の有機EL素子に本発明を適用したものである。ガラス基板1上に陽極透明電極2として、シート抵抗25Ω/□のITO ( インジウム- スズ酸化物三容真空社製スパッタ蒸着品) がコートされている。その上に正孔輸送性を有する下記式(1):

で表されるαNPDと塩化第二鉄( FeCl3 )をモル比率1:2の割合で10-6torr下、共蒸着により3Å/秒の蒸着速度で1000Å、2000Å、3000Åの厚さに成膜し、化学ドーピング層3を形成した。

次に、前記化学ドーピング層3の上に、正孔輸送層4としてαNPD を同じ条件で500Åの厚さに真空蒸着して形成した。次に、前期正孔輸送層4の上に、発光層5として下記式(2):

Hereinafter, the present invention will be described with reference to examples, but the present invention is not limited thereto. Therefore, in the organic EL element of the present invention, an element having a different emission color can be obtained for each divided area by setting a divided area having a different layer thickness in each area in the chemical doping layer. Furthermore, color display is possible by using a large number of pixel groups in which the divided areas are arranged in a matrix and changing the emission color by changing the layer thickness for each pixel. As described above, in the organic EL device of the present invention, a layer obtained by doping a compound having a property as a Lewis acid into an organic compound layer is provided at the interface with the anode electrode, and the driving voltage of the device is adjusted by adjusting the layer thickness of this layer. It is possible to provide an organic EL element capable of controlling the emission spectrum without increasing the value. Therefore, the organic EL element of the present invention is highly practical and can be effectively used as a display element or a light source.
