以下では、高周波信号源としてパルス発振器23を用い、磁気発振素子14を用いて信号のSN比を向上させることができることを示す。
[例2]
各組が図2の構造を有する2組の(強磁性層1/非磁性層2/強磁性層3)の積層構造からなる100nm×100nmサイズの磁気発振素子をサファイア基板上に作製した。強磁性層1として厚さ約2nmのCo、強磁性層3として厚さ約1nmのCo(垂直磁化膜)、非磁性層2として厚さ3nmのCuを用いた。強磁性層3のCo垂直磁化膜膜の共鳴周波数は9.8GHzであり、強磁性層1のCo膜は膜面内に480Oeのバイアス磁場を加えることにより共鳴周波数を9.65GHzとした。オフ時の抵抗R0は1Ω、閾値電流は1.4μA、共鳴電圧ΔVは0.12mVであり、オン時の実効抵抗は(ΔV/Ith)+R0=87Ωである。この素子に2μAの電流を流した状態で外部磁場を印加すると、強磁性層1のCo層の共鳴周波数が変化するため図11に示したようにΔVが変化する。
Claims (7)
- 入力信号を生成するマイクロ波アンテナまたは磁気センサと、前記入力信号を増幅する前置増幅器と、この前置増幅器の増幅信号に対して等化増幅処理を施す等化増幅部と、この等化増幅部の出力信号に基づいて入力信号を再生する識別再生部と、前記マイクロ波アンテナまたは前記磁気センサと前記前置増幅器との間に挿入され、前記入力信号の入力によって磁気的な振動を起こし、微小な信号のSN比を改善する機能を有する磁気発振素子とを具備する受信装置。
- 前記磁気発振素子は、強磁性層、非磁性層、強磁性層を順次積層した積層構造を有する請求項1記載の受信装置。
- 前記強磁性層の一方あるいは両方は垂直磁化膜であることを特徴とする請求項2記載の受信装置。
- 前記磁気発振素子に接続されるバイアス電流源を有する請求項1乃至3のいずれか1記載の受信装置。
- 前記磁気発振素子は10GHz以上の発振周波数で発振する磁気発振素子である請求項1乃至4のいずれか1記載の受信装置。
- 前記磁気センサはGMRまたはTMR型磁気センサである請求項1乃至5のいずれか1記載の受信装置。
- 前記等化増幅部は、前記前置増幅器の増幅信号に対して周波数特性の補正、電力増幅および帯域外雑音の除去などの処理を行う請求項1乃至6のいずれか1記載の受信装置。
