というような能動デバイスの形成をしばしば含む。能動
デバイスは次に、誘電体材料で被覆される。しばしば
“窓”又は“孔”とよばれる開孔が、誘電体中に生成さ
れる。次に、導電性材料、典型的にはアルミニウム(及
びシリコン又は銅の一方又は両方を含むような合金)を
含む金属をしばしばスパッタリング又は物理的な気相堆
積により堆積させるか、化学気相堆積によりタングステ
ンを、誘電体上及び開孔内に層状に堆積させる。

るとともに、悪化する。

ると、シリコンARCはアルミニウム中に移動する傾向

変化は“虹効果”、すなわち厚さの変化するシリコンA
RCから生じる多色反応で証明される。しかし、比較的
一定のARCを保つことは、均一な線幅を達成するため
の以下のリソグラフィ工程を成功させるために重要であ
る。

誘電体15は通常基板11を被覆する。孔又は窓でよい
開孔17が、誘電体15中に存在する。たとえばアルミ
ニウム又は銅あるいはシリコンとアルミニウムの混合物
でよい導電体層13が、誘電体15上に堆積されてい
る。導電体13が孔又は窓17を満すことが望ましい。
しかし、図からわかるように、堆積したばかりの導電体
薄膜13は孔又は窓17を完全には満していない。誘電
体15の一部21は基板11の一部とともに、導電体層
13により被覆されていない。引き戻し現象は導電体層
13から形成されたランナと基板11間の良好な電気的
接触の形成を妨げる。
温度の上昇とともに増すことが知られている。アルミニ
ウムを堆積させる温度が高くなるとともに、最初の核は
大きくなる傾向にある。もし核が17のような孔又は窓
の最上部付近で合体すると、それらは壁を隠し、更に堆
積するのを妨げる。図1において、参照数字22により
示された点付近で大きな核が合体すると、表面19及び
21上を導電体が被覆するのを妨げる可能性がある。不
完全な充てんは、“引き戻し”と呼ばれる。

9頁、1990年3月のプラマニク(Pramanik)らの文献
は、引き戻しの問題は2段階堆積プロセスによって解決
される可能性があることを示唆している。そのプロセス
では、アルミニウムの薄い核形成層を、最初低温で堆積
させ、次に薄膜の残りの部分をより高い温度で堆積させ
る。しかし本出願人らの調査により、2段階プロセスを
用いた時、引き戻し問題はなお存在することが示され
た。プラマニク(Pramanik)らの技術は、基板を一定の第
1の温度においてその雰囲気と熱平衡におき、その後第
1の堆積工程を行うことが必要であることを認識すべき
である。次に、ウエハは第2のより高温の雰囲気と熱平
衡にし、第2の堆積を行う。2回の別々の堆積工程は、
ウエハが2度その雰囲気と熱平衡に達した後行われる。
昇し、その雰囲気と第2の熱平衡に近づくとともに、連
続的に金属を堆積させることによって軽減しうることを
見出した。ウエハ温度の上昇とともに行う連続堆積によ
り、粒径の大きさが非常にゆっくり増加し、そのため引
き戻しを防止する助けとなり、薄膜の質を改善すること
になる。
社製のモデル3180及び3190のようなスパッタ堆
積装置中で行ってもよい。物理的な気相堆積装置のよう
な他の装置を用いてもよい。最初ウエハは150℃ない
し200℃、好ましくは約200℃の温度の雰囲気に置
かれる。ウエハは雰囲気と熱平衡になることが可能であ
る。単一チャンバ多ステーション・バリアン機中で、3
ステーションの1つにおいて予備加熱をしてもよい。次
に、ウエハは(真空を破ることなく)もう1つのステー
ションに移され、その中のヒーター温度は350℃ない
し400℃、好ましくは約350℃である。ウエハとヒ
ーターが熱平衡となることは許されない。代って、アル
ミニウム又はシリコンあるいは銅の一方又は両方を含む
アルミニウム合金(典型的な場合、約0−2%シリコン
及び0−4%銅)のスパッタ堆積が始る。約50秒後、
約10000 の層が堆積する。もしより長い堆積時間
を用いるなら、より厚い層が生じるであろう。ウエハの
温度が上昇し、雰囲気の温度に近づくにつれ、堆積した
アルミニウムの粒径は、大きくなる傾向がある。最初の
小さな粒径は、表面21及び19を含む図1中の誘電体
15の露出した表面を被覆する層を生成する傾向があ
る。その後形成される大きな粒径は、開孔17を完全に
満し、従って図2に描かれたものとかなり同様の充てん
された開孔が生じる。得られた薄膜は改善された充てん
と、応力誘起空孔に対する十分な抵抗を示す。
はタングステンの層を、アルミニウム堆積前に堆積させ
てもよい。これら他の金属の堆積は、低温で行ってもよ
い。従って、上で述べた“予備加熱”工程は、もし必要
ならばアルミニウム層に余分の金属層を堆積させるため
に用いても有利である。
テン、モリブデン及び銅とこれらの材料を多く含む合金
のように、スパッタリングのような物理的な気相堆積あ
るいは化学的な気相堆積で形成されるすべての金属に適
用しうる。

タ堆積させた時、シリコンはアルミニウム中に移動し、

気がついた。虹効果又は移動は、生産ロットの最初の数
ウエハでは起らない可能性がある。しかし、虹効果又は
移動は、いくつかのウエハを処理した後、しばしば観測
される。発生する理由は、ウエハ支持装置がスパッタ堆
積プロセス中、加熱されることにある。比較的冷い機械
中で加工される第1のウエハは、虹効果を示さない。い
くつかのウエハ上にスパッタ堆積している間に、ウエハ
支持装置は温度が上り、熱はその後ウエハに移り、従っ
て虹効果又はスパイクが誘起される。

ない条件が存在しうることを意味する。

熱勾配が生じ、それは先に述べたように、アルミニウム
の堆積に悪影響を及ぼす可能性がある。ウエハの温度が
上昇すると、ARCが下のアルミニウム中に移動する可
能性がある。
別々の冷却過程が用いられる。別々の冷却過程は、AR
C堆積中ブロックの加熱により誘起された温度上昇の問
題を軽減する効果はない。
3の表面35の近くに冷却コイル37を導入することに
より、ブロック加熱の問題を解決した。コイル(それを
通して各種の気体及び水を含む液体冷却剤を流してよ
い)は、スパッタプロセスにより生じる熱にたえずさら
される長時間の生産工程中ですら、表面35の温度を比
較的一定に保つ助けをする。表面35上の温度を比較的
一定に保つと、以下の助けとなる。 a)ウエハ21全体の熱勾配を減少あるいは除去し、す
べてのウエハの温度を確実に一定にするよう助けること
によって、先に述べたアルミニウム堆積プロセスを改善
する。 b)生産ロット中の各ウエハが同じ温度をみることを確
実にし、そのためシリコン移動及び虹効果を除く助けを
することにより、反射防止被膜のその後の堆積を改善す
る。

Claims (11)
- 【請求項1】 開孔(たとえば17)を有する基板(た
とえば、11)上に金属(たとえば、131)を堆積さ
せる工程を含む半導体デバイスの製作方法において、 前記基板(たとえば、11)を150−200℃の第1
の温度に予備加熱する工程と、 350−400℃の第2の温度における雰囲気に前記基
板をさらし、かつ前記基板(たとえば、11)の温度を
前記第2の温度に向って上昇させながら、前記金属(た
とえば、131)を堆積させる工程とを含み、 堆積される前記金属の粒径を徐々に増加させ、かつ堆積
時における応力誘起空孔及び“引き戻し”現象を避ける
ようにしたことを特徴とする方法。 - 【請求項2】 請求項1に記載の方法において、前記堆
積は約50秒の時間期間中に起る方法。 - 【請求項3】 請求項1に記載の方法において、前記金

的な気相堆積あるいは化学的な気相堆積により堆積させ
る方法。 - 【請求項7】 請求項1に記載の方法において、前記堆
積させる金属(たとえば、131)上に反射防止被膜を
堆積させる工程がさらに含まれ、反射防止被膜の前記堆
積は、一定温度に保たれた支持構造(たとえば、35)
上で生じる方法。 - 【請求項8】 請求項7に記載の方法において、前記反
射防止被膜は主としてシリコンを含む方法。 - 【請求項9】 請求項7に記載の方法において、前記支
持構造は前記基板を支持するためのブロック(たとえ
ば、23)を含み、前記ブロックは前記ブロック(たと
えば、23)を冷却するための手段(たとえば、37)
を含む方法。 - 【請求項10】 請求項9に記載の方法において、前記
ブロック(たとえば、23)は平坦部分(たとえば、3
5)をとり囲む盛り上った端部(たとえば、27)を有
し、前記盛り上った端部(たとえば、27)は前記基板
(たとえば、21)の周縁の支持を提供し、前記平坦部
と前記基板の間には間隙があり、前記ブロックを冷却す
るための前記手段(たとえば、37)は液体冷却剤を含
むための少くとも1つのチャネルを含む方法。 - 【請求項11】 基板(たとえば、21)上に金属(た
とえば、131)を堆積させる工程を含む集積回路の製
作方法において、 (a)平坦部分(たとえば、35)を囲み、前記基板
(たとえば、21)の周縁の支持となり、前記平坦部分
と前記基板(たとえば、21)の間に間隙を有する、盛
り上がった端部(たとえば、27)と、前記平坦部分と
ともに、部屋を形成する部材とを有する、前記基板(た
とえば、21)を支持するためのブロック(たとえば2
3)と、 (b)前記部屋の中に配置され、冷却剤を含み、前記ブ
ロックを冷却し、かつ前記ブロックの前記平坦部に近接
する、冷却コイルとを含む、 前記金属上に反射防止皮膜をスパッタ堆積あるいは化学
的な気相堆積するための装置を提供する工程を含むこと
を特徴とする集積回路の製作方法。
