Gallium nitride-based compound semiconductors such as AlGaN have direct transitions and change in band gap from 1.95 eV to 6 eV. Therefore, they are promising as materials for light-emitting elements such as light-emitting diodes and laser diodes. At present, a light-emitting element using this material includes a so-called MIS in which a high-resistance i-type gallium nitride-based compound semiconductor doped with a p-type dopant is laminated on an n-type gallium nitride-based compound semiconductor.
A blue light emitting diode having a structure is known.

On the 1N layer, i-type Ga doped with Si and Zn
There is disclosed a technique in which an AlN layer is stacked and the i-type layer is used as a light emitting layer. According to these techniques, the emission color can be changed to blue, white, or red by changing the doping ratio of Si to Zn.

The light emitting element having the MIS structure using the GaAlN layer as the light emitting layer has low luminance and low light output, and is still insufficient for practical use as a light emitting element.

By realizing a light emitting element having an n-junction double hetero structure, the above-mentioned problem has been solved. That is, the gallium nitride-based compound semiconductor light emitting device of the present invention is an n-type Ga 1-Y Al Y N

In the case of GaAlN, there is a property that it becomes n-type even if it is non-doped.

This is because a light-emitting element having a light-emitting layer with excellent crystallinity has excellent light-emitting intensity and luminous efficiency. In order to obtain a light-emitting layer with excellent crystallinity, light is emitted on an n-cladding layer with excellent crystallinity. This is because the layers need to be stacked. According to our experiments, gallium nitride-based compound semiconductors tend to have poorer crystallinity as they become ternary mixed crystals or quaternary mixed crystals. Therefore, in order to obtain a ternary mixed crystal or quaternary mixed crystal n-cladding layer having excellent crystallinity, the n-cladding layer must be formed of n-type GaN.
By stacking on the layers, an n-cladding layer having the highest crystallinity can be obtained.

As disclosed in Japanese Patent No. 046, an annealing treatment at a temperature of 400 ° C. or more allows a resistivity of 100 Ω · cm or less to be obtained.

By making those values larger than the X value, the light emission output can be improved as a preferable double hetero structure.

い。On the other hand, the electron carrier concentration in an n-type Ga 1-x Al x N layer (hereinafter referred to as an n-emitting layer) as a light-emitting layer is 1 ×.
It is preferable to adjust the concentration in the range of 10 17 / cm 3 to 1 × 10 22 / cm 3 . If the electron carrier concentration is lower than 1 × 10 17 / cm 3 or higher than 1 × 10 22 / cm 3 , practically sufficient light emission output tends to be not obtained. Further, the electron carrier concentration and the resistivity are inversely proportional. When the electron carrier concentration is about 1 × 10 15 / cm 3 or less, the n-emitting layer has a high resistance i
The electron carrier concentration tends to be unmeasurable. The electron carrier concentration can be adjusted by appropriately adjusting the doping amounts of the n-type dopant and the p-type dopant to be doped into the n-emitting layer, or by adjusting the growth conditions as appropriate. The effect of the electron carrier concentration of the n light emitting layer will be described later in detail. In addition, the n-type dopant is p
By doping more than the type dopant, the n-emitting layer can be preferably made n-type. Needless to say, the types of the n-type dopant and the p-type dopant to be doped into the light emitting layer are the same as those described above.

The forward voltage of the device can be reduced, and the luminous efficiency can be improved. Because, according to our experiments, a GaN layer containing no Al tends to be able to obtain an ohmic contact with the electrode more easily than a GaAlN layer. Ohmic properties are improved. The p-type dopant of the p-type GaN layer is not different from the above-mentioned p-type dopant. Further, similarly to the p-type cladding layer, the GaN layer grown by doping with the p-type dopant is subjected to an annealing treatment at 400 ° C. or more. ,
A p-type with a resistivity of 100 Ω · cm or less can be realized, which is more preferable.

ということである。It is known that GaN, when grown non-doped (without addition), becomes n-type due to the formation of nitrogen vacancies. The residual electron carrier concentration of this non-doped n-type GaN is approximately 1 × 10 17 / cm 3 to 1 depending on the growth conditions.
It shows a value of about × 10 22 / cm 3 . Furthermore, this n-type G
By doping the aN layer with a p-type dopant (Zn in FIG. 1) serving as a light emission center, the electron carrier concentration in the n-type GaN layer is reduced. Therefore, if a p-type dopant is doped so that the electron carrier concentration is extremely reduced, the n-type GaN becomes an i-type with high resistance. The reason that the emission output changes by adjusting the electron carrier concentration suggests the possibility of DA pair emission in which the emission center of Zn as a p-type dopant forms a pair with a donor impurity to emit light. , I do not know the detailed mechanism. Importantly, donor impurities (eg, n-type dopants, undoped GaAl
In the case of N-type GaAlN in which both N) and a p-type dopant which is an acceptor impurity are present, the intensity of the luminescence center is clearly increased in a light emitting element having a double hetero structure.

The light emission output is significantly increased as compared with the light emitting element having the IS structure. Further, by stacking the p-contact layer on the p-cladding layer, the forward voltage of the light-emitting element is reduced, and the luminous efficiency is improved. As a result, the light emitting device of the present invention can be sufficiently used in place of the conventional blue light emitting device in which only the SiC or MIS structure GaN is used, and a flat display, a full color light emitting diode, and the like can be realized.
