(1) Unreacted residual amount of maleimide The residual amount of maleimide in the adhesive sheet was measured by an ATR (Attenuated Total Reflection) method using FT-IR (Spectraum 100 manufactured by Perkin Elmer). The calculation method of the maleimide residual amount of an adhesive sheet is shown below.
(i) Measurement: After ATR correction and absorbance conversion, the peak areas at wave numbers S1 and S2 below are calculated.
S1 = Integral value of maleimide peak (1148 cm −1 ) S2 = Integral value of maleimide aromatic ring peak (1500 cm −1 )
(ii) The ratio of S1 / S2 was the unreacted maleimide residue.
(2)Cu板に対する剥離強度
被着体:銅板(古河製125μm7025タイプ)
接着シートサイズ:幅10mm×長さ50mm
加工:ロールラミネータを使用し、各例で得られた接着シートを被着体へ貼り付けたものを、試験体とした。その際のラミネート条件は、温度80℃、圧力4N/cm、圧着速度1m/分とした。
測定:万能引張試験機を使用して、試験体の90°ピール強度を常温で測定した。銅板を固定し、接着シートを垂直方向に引っ張って測定した。引張速度は50mm/分とした。
評価:剥離強度は、実用上5gf/cm以上が問題ない接着強度である。5gf/cm以上を○とし、5gf/cm未満を×とした。

Evaluation: Peel strength is an adhesive strength that has a practical problem of 5 gf / cm or more. 5 gf / cm or more was rated as ◯, and less than 5 gf / cm was rated as x.
(3)ダイアタッチ工程後の熱特性
加工:各例で得られる接着シートにおいて、厚さ25μmのポリイミドフィルムを、厚さ38μmの離型処理を施したポリエチレンテレフタレートフィルム(PETフィルム)としたものを作製し、ダイアタッチキュア処理を想定し、通風オーブンを使用して175℃で1時間加熱した。
測定:加熱後の接着シートにおける接着剤層をPETフィルムから取り出し、引張貯蔵弾性率をDMA(Dynamic Mechanical Analyzer)を用いて測定した。
DMAとしてバイブロン測定器(オリエンテック社製、RHEOVIBRON DDV−II−EP)を用いて、周波数11Hz、昇温速度10℃/min、荷重1.0gfにて測定を行った。
評価:ワイヤボンディング工程時を想定した際にかかる温度、200℃における引張貯蔵弾性率が10MPa以上のものを○とした。

Evaluation: The temperature at the time of assuming the time of the wire bonding process, and the one having a tensile storage elastic modulus at 200 ° C. of 10 MPa or more was evaluated as ◯.
(4)樹脂封止工程後の試験体に対する剥離強度、テープ剥離後の接着剤残留物の有無
加工・測定方法:
(i)試験体の作製と熱処理
各例で得られた接着シートを幅50mm×長さ60mmに裁断した後、実際のQFNの組み立てに伴う熱履歴などを想定して、まず、下記の(a)〜(d)を順次実施した。
(a)各例で得られた接着シートを幅50mm×長さ60mmに裁断し、これを50mm×100mmの外寸57.5mm×53.5mm銅合金製のテスト用リードフレーム(表面ストライクメッキ、8×8個のマトリクス配列、パッケージサイズ5mm×5mm、32ピン)に、ロールラミネータを使用して貼り付けた。その際のラミネート条件は、温度80℃、圧力4N/cm、圧着速度1m/分とした。
(b)接着シートが貼着された銅合金製のテスト用リードフレームを通風オーブンで175℃/1時間加熱した。これは、ダイアタッチキュア処理を想定した処理である。
(c)プラズマ照射処理:Yieldエンジニアリング社製1000Pにより、ガス種にArを使用して、450W/60秒間処理した。
(d)200℃/30分加熱:ワイヤボンディング工程を想定した処理であって、ホットプレートを使用して加熱した。
ついで、(a)〜(d)の熱処理が済んだ被着体の接着シートが貼り合わされた面とは逆の銅材露出面に、モールドプレス機を用いて、175℃/3分の条件で封止樹脂を積層した(樹脂封止工程)。封止樹脂としては住友ベークライト社製のエポキシモールド樹脂(EME−G631BQ)を使用した。

The lamination conditions at that time were a temperature of 80 ° C., a pressure of 4 N / cm, and a pressure bonding speed of 1 m / min.
(B) A copper alloy test lead frame to which the adhesive sheet was attached was heated in a ventilation oven at 175 ° C./1 hour. This is a process assuming a die attach cure process.
(C) Plasma irradiation treatment: Treated for 450 W / 60 seconds using 1000P manufactured by Yield Engineering, using Ar as the gas species.
(D) Heating at 200 ° C./30 minutes: A process assuming a wire bonding process, which was heated using a hot plate.
Next, on the copper material exposed surface opposite to the surface on which the adhesive sheet of the adherend subjected to the heat treatment of (a) to (d) is bonded, using a mold press machine, the condition is 175 ° C./3 minutes. A sealing resin was laminated (resin sealing step). As the sealing resin, an epoxy mold resin (EME-G631BQ) manufactured by Sumitomo Bakelite Co., Ltd. was used.
(ii)剥離強度の測定、テープ剥離後の接着剤残留物の有無
上述の樹脂封止工程後の試験体について、万能引張試験機を使用して、90°ピール強度を常温で測定した。なお、試験体を固定し、接着シートのコーナー部分を垂直方向に引っ張って測定した。引張速度は300mm/分とした。また、テープ剥離後の接着剤残留物の有無を、光学顕微鏡(キーエンス社製 デジタルマイクロスコープ VHX−500)を用いて、倍率100倍で確認した。
評価:
○:剥離強度が1000gf/50mm未満であって、剥離した接着シートが破断しておらず、リードフレーム材表面および封止樹脂表面に接着剤が残留していない。
△:剥離強度が1000gf/50mm以上であって、剥離した接着シートが破断しておらず、リードフレーム材表面および封止樹脂表面に接着剤が残留していない。
×:接着シートの破断が認められるか、リードフレーム材表面および封止樹脂表面に接着剤の残留が認められるかのいずれか少なくとも1つに該当する。

X: Corresponds to at least one of rupture of the adhesive sheet or the presence of residual adhesive on the lead frame material surface and the sealing resin surface.
(5)樹脂漏れの有無
上述の樹脂封止工程後の試験体について、封止樹脂漏れの有無を、光学顕微鏡(キーエンス社製 デジタルマイクロスコープ VHX−500)を用いて、倍率100倍で確認した。
○:接着シート剥離後の、樹脂封止済のテスト用リードフレーム材表面に、封止樹脂が漏れ出していない。

上記の表2から明らかなように、実施例1〜4の接着シートは、Cu板に対する剥離強度、ダイアタッチ工程後の熱特性、樹脂封止工程後の試験体に対する剥離強度、テープ剥離後の接着剤残留物の有無、樹脂漏れの有無における全ての評価において、実用上問題ない結果であった。
これに対して、比較例1及び比較例2の接着シートは、樹脂封止工程後の試験体に対する剥離強度の評価において、銅合金製のテスト用リードフレームに貼り付けができないという問題を有していた。また、比較例3の接着シートは、樹脂封止工程後の試験体に対する剥離強度の評価において、銅合金製のテスト用リードフレームに強固に接着されており、接着シートが裂けるという問題を有していた。

In addition, the adhesive sheet of Comparative Example 3 has a problem in that the adhesive sheet is torn apart in the evaluation of the peel strength with respect to the specimen after the resin sealing step, and is firmly bonded to the test lead frame made of copper alloy.
