Claims (15)
- 少なくとも第1放射露光波長を有する第1光酸発生剤を有する第1フォトレジスト層と、
前記第1放射露光波長とは異なる第2放射露光波長を有する第2光酸発生剤を有する少なくとも第2フォトレジスト層と、
を含む複合フィルム層を含み、
前記複合フィルム層が、前記第1フォトレジスト層と前記第2フォトレジスト層の間に接着促進層を持たないことを特徴とする
3D構造。 - 前記複合フィルム層が、少なくとも第3フォトレジスト層を含む
請求項1に記載の3D構造。 - 前記第3フォトレジスト層が、前記第1放射露光波長および前記第2放射露光波長とは異なる第3放射露光波長を有する第3光酸発生剤を有する
請求項2に記載の3D構造。 - 前記第3フォトレジスト層が、前記第1放射露光波長および前記第2放射露光波長とは異なる第3放射露光波長を有する前記第1光酸発生剤を有する

少なくとも第1放射露光波長を有する第1光酸発生剤を含む第1フォトレジスト層をキャリアフィルムに塗布することと、
前記第1フォトレジスト層を乾燥させて、乾燥した第1フォトレジスト層を提供することと、
前記第1放射露光波長とは異なる第2放射露光波長を有する第2光酸発生剤を含む第2フォトレジスト層を前記乾燥した第1フォトレジスト層に塗布することと、
前記第2フォトレジスト層を乾燥させて、乾燥した第2フォトレジスト層を提供し、前記乾燥した第1フォトレジスト層および前記乾燥した第2フォトレジスト層が中間接着層を持たない前記複合フィルム層を形成することと、
前記複合フィルム層を基板の表面にラミネートすることと、
前記複合フィルム層をe線、g線、h線、i線、中紫外線、および深紫外線から成る群より選択された第1放射露光波長に露光することと、
前記複合フィルム層をe線、g線、h線、i線、中紫外線、および深紫外線から成る群より選択された少なくとも第2放射露光波長に露光することと、
前記複合フィルム層を同時に現像して、前記3D構造を提供することと、を含むことを特徴とする
方法。 - 前記乾燥した第2フォトレジスト層に第3フォトレジスト層を塗布して、前記複合フィルム層を提供することをさらに含み、
前記第3フォトレジスト層が、前記第1放射露光波長および前記第2放射露光波長とは異なる第3放射露光波長を有する第3光酸発生剤を含む
請求項10に記載の方法。 - 前記乾燥した第2フォトレジスト層に第3フォトレジスト層を塗布して、前記複合フィルム層を提供することをさらに含み、
前記第3フォトレジスト層が、前記第1放射露光波長および前記第2放射露光波長とは異なる第3放射露光波長を有する前記第1光酸発生剤を含む
請求項10に記載の方法。 - 前記複合フィルム層が、約6μm〜約150μmの範囲の厚さを有する
請求項10〜12にいずれか1項に記載の方法。 - 前記第3放射露光波長が、e線、g線、h線、i線、中紫外線、および深紫外線から成る群より選択される
請求項11または12に記載の方法。 - 装置表面の複数の流体吐出アクチュエータおよびそれによりエッチングされた1つまたはそれ以上の流体供給ビアを含む半導体基板と、
前記半導体基板の前記装置表面に塗布された接着促進層と、
前記接着促進層の上に配置され、少なくとも第1放射露光波長を有する第1光酸発生剤を有する第1フォトレジスト層と、前記第1放射露光波長とは異なる第2放射露光波長を有する第2光酸発生剤を有する少なくとも第2フォトレジスト層と、を含み、前記第1フォトレジスト層と前記第2フォトレジスト層の間に前記接着促進層を持たない複合フィルム層と、
前記流体吐出ヘッドを起動するコントローラと、を含むことを特徴とする
流体吐出ヘッドを有する流体吐出装置。
