このような構造によって本実施形態にかかる有機半導体装置が構成されている。このような構造の有機半導体装置は、平らなゲート絶縁膜14の表面に有機半導体薄膜15が形成され、かつ、有機半導体薄膜15の上にソース電極16およびドレイン電極17が形成されて上方において電気的接続が図られるトップコンタクト構造となる。なお、基板表面全面を覆うように図示しない保護膜が形成されるが、保護膜からソース電極16やドレイン電極17が部分的に露出させられることで、外部との電気的接続が図れるようになっている。

ここで、光分解性のレジスト膜20とは、光照射で分解可能で、かつ、溶液洗浄ではなく加熱のみで除去できる膜である。例えば、塩基性分子の存在下で解重合を起こすポリスルホンなどの分解性ポリマーや光塩基発生剤を含む膜により、光分解性のレジスト膜20を構成できる。例えば、ポリスルホンは、スチレン等のオレフィン部を持つ分子と二酸化硫黄とをラジカル重合させることで重合させられ、解重合することで、150℃以下、好ましくは110℃以下の加熱で除去することができる。また、光塩基発生剤は、400nm以下の紫外光を照射することにより低分子量の塩基を発生する分子で塩基発生に伴う分解後、150℃以下、好ましくは110℃以下の加熱により揮発、除去できる分子である。

紫外光照射において使用する紫外光の波長については、半導体のバンドギャップに応じてその半導体を透過する紫外光の波長が決まることから、レジスト膜20の下地となる有機半導体薄膜15の構成材料のバンドギャップに基づいて設定すれば良い。すなわち、ここでは、一例として、有機半導体薄膜15を含硫黄有機半導体で構成する場合において、344nm以上とすることを例に挙げたが、有機半導体薄膜15を他の材料で構成しつつ、紫外光照射で使用する紫外光の波長をそれに応じて変えても良い。その場合、上記数式より、有機半導体薄膜15の構成材料のバンドギャップと有機半導体薄膜15を透過する紫外光の波長を求めればよい。例えば、バンドギャップが3.2eVであれば紫外光の波長が400nm以上、バンドギャップが4.3eVであれば300nm以上であれば、有機半導体薄膜15を透過する。したがって、この関係を満たすように、紫外光照射に用いる紫外光の波長を設定すれば良い。ただし、紫外光照射で使用するレジスト膜20にて吸収される必要があり、レジスト膜20に光分解性のレジストを用いる場合には、紫外光の波長が400nmを超えるとレジスト膜20で吸収されなくなるため好ましくない。このため、有機半導体薄膜15としてバンドギャップが4.3eVの材料を選択する場合には照射する紫外光の波長を300nm以上かつ400nm以下に設定するのが好ましい。また、有機半導体薄膜15としてバンドギャップが3.2eVの材料を選択する場合には紫外光の波長を400nmに設定するのが好ましい。

すなわち、上記したように、ソース電極16およびドレイン電極17をパターニングするために用いるレジスト膜20を光分解性のもので構成し、紫外光照射によって分解したのち、その分解物を単なる加熱のみによって除去できるものとしている。また、レジスト膜20の材質および有機半導体薄膜15の構成材料のバンドギャップに基づき、有機半導体薄膜15での吸収波長、つまり有機半導体薄膜15で吸収される紫外光の波長が、レジスト膜20を分解する紫外光の波長帯よりも短くなるようにしている。これにより、レジスト膜20では紫外光が吸収されてレジスト膜20が光分解されるようにできると共に、有機半導体薄膜15ではレジスト膜20を透過してきた紫外光が照射されても有機半導体薄膜15の品質に影響を与えないようにできる。したがって、有機半導体薄膜15を傷つけること無くパターニングでき、かつ、ソース電極15およびドレイン電極16から有機半導体薄膜15への電荷注入が抑制されてしまうことを防ぐことができる有機半導体装置の製造方法とすることが可能となる。

前記ゲート絶縁膜の上に有機半導体薄膜(15)を形成する工程と、
前記有機半導体薄膜の上において、前記ゲート電極(13)の両端と対応する位置に互いに離間するソース電極(16)およびドレイン電極(17)を形成する工程と、を含む有機薄膜トランジスタを有する有機半導体装置の製造方法であって、
前記ソース電極および前記ドレイン電極を形成する工程では、
前記有機半導体薄膜の表面のうち前記ソース電極および前記ドレイン電極の形成予定位置を露出させるように光分解性のレジスト膜(20)を配置する工程と、
前記有機半導体薄膜の表面のうち前記レジスト膜から露出させられた前記ソース電極および前記ドレイン電極の形成予定位置に電極材料を配置することで、前記ソース電極および前記ドレイン電極を配置する工程と、
前記ソース電極および前記ドレイン電極を配置したのち、前記レジスト膜に対して吸収されつつ前記有機半導体薄膜を透過する紫外光を照射し、前記レジスト膜を光分解する工程と、
