Claims (10)
- 工作物を受容する少なくとも1つの真空化可能なプラズマチャンバーを有している工作物プラズマ処理装置であって、前記プラズマチャンバーが処理ステーションの領域に配置され、前記プラズマチャンバーがチャンバー底部とチャンバーカバーと側部のチャンバー壁とによって画成され、前記プラズマチャンバーが処理ガスを制御可能に供給および/または排出させるための装置と連結されている前記工作物プラズマ処理装置において、
前記プラズマチャンバー(17)が、定置の台座(15)によって支持されている回転可能なプラズマホイール(2)上に配置されていること、
前記台座(15)の領域に少なくとも1つの処理ガス通路(40)が配置され、該処理ガス通路が少なくとも部分的にカバー(43)によって画成され、該カバーが前記プラズマホイール(2)の一部として形成されていること、
前記カバー(43)が前記処理ガス通路(40)に対する少なくとも1つの連通穴(44)を有し、該連通穴が連通通路(45)と少なくとも1つの制御弁(46)とを介して前記プラズマチャンバー(17)の内部空間と連通可能であること、
を特徴とする工作物プラズマ処理装置。 - 前記処理ガス通路(40)が前記プラズマホイール(2)の回転軸線に対し実質的に同心に延在していることを特徴とする、請求項1に記載の工作物プラズマ処理装置。
- 前記制御弁(46)が弁ブロック(47)の領域に配置されていることを特徴とする、請求項1または2に記載の工作物プラズマ処理装置。
- 前記弁ブロック(47)の内部に、前記制御弁(46)を前記プラズマステーション(3)と連通させる少なくとも1つの通路が延在していることを特徴とする、請求項1から3までのいずれか一つに記載の工作物プラズマ処理装置。
- 前記通路が前記制御弁(46)を少なくとも2つのキャビティ(4)と連通させるために少なくとも1つの通路分岐部を有していることを特徴とする、請求項4に記載の工作物プラズマ処理装置。
- 前記キャビティ(4)が前記プラズマホイール(2)の周に沿って列状に配置されていることを特徴とする、請求項1から5までのいずれか一つに記載の工作物プラズマ処理装置。
- 前記プラズマステーション(3)の1つのチャンバー壁が鉛直方向に位置決め可能に配置されていることを特徴とする、請求項1から6までのいずれか一つに記載の工作物プラズマ処理装置。
- 前記プラズマステーション(3)のステーションフレーム(16)に対し相対的に不動にマイクロ波発生器(19)が設けられていることを特徴とする、請求項1から7までのいずれか一つに記載の工作物プラズマ処理装置。
- 前記処理ガス通路(40)が前記プラズマステーション(3)に対し相対的に内側に位置するように前記プラズマホイール(2)上に配置されていることを特徴とする、請求項1から8までのいずれか一つに記載の工作物プラズマ処理装置。
- 前記処理ガス通路(40)が、実質的に長方形の横断面を有し、且つ鉛直方向上側をカバー(43)によって画成されていることを特徴とする、請求項1から9までのいずれか一つに記載の工作物プラズマ処理装置。
