Abstract
Description
本発明の無機複合材料を製造する方法の一実施形態は、基材上にナノ粒子超格子を形成する工程を含む。前記ナノ粒子超格子はナノ粒子を含有し、各ナノ粒子はそのナノ粒子の表面に付着した有機配位子を有する。前記有機配位子は、前記ナノ粒子超格子内において隣接するナノ粒子同士を分離する。前記ナノ粒子は金属カルコゲニド、金属、金属酸化物または他の適した材料を含み得る。例えば、金属カルコゲニドの金属は、Pb、Ag、Sn、Cdおよび他の適した金属から選択され得る。実施形態によれば、前記金属カルコゲンのカルコゲンはS、SeおよびTeから選択される。一実施形態において、ナノ粒子超格子は、基材にナノ粒子を含有する溶液を適用し、それを乾燥させることによって形成される。本願において「ナノ粒子」という用語は、少なくとも1つの寸法がナノメートルスケール(すなわち1nmから1μmまで)である構造を有する個々の単位の総称である。「ナノ粒子」という用語は、量子ドット、球形および擬球形粒子、ファセット粒子(faceted particles)、ナノロッド、ナノワイヤ、テトラポッド(tetrapods)、異方性粒子および他の適した粒子を含む。さらに「ナノ粒子」という用語は、単結晶ナノ粒子(すなわちナノ結晶)、多結晶性ナノ粒子(polycrystalline nanoparticles)および非晶質ナノ粒子を含む。
本発明の方法を用いて可能な材料の組み合わせの広い一般性のために、用途は多様である。一例は、銀カルコゲニドおよびゲルマニウムカルコゲニドのナノ複合材料である「抵抗スイッチング」メモリ材料である。これらの材料は、次世代データ記憶装置、不揮発性メモリおよびセレクタスイッチに有望である。本願で用いられるような溶液処理は、該処理がメモリ材料による高アスペクト比の小さな孔の充填を容易にするため、そのような技術にとって特に魅力的であることが示されている。(米国特許出願公開第20080124833号明細書)。このメモリ技術を開発している企業としては、IBMコーポレイション、サムソン他が挙げられる。
金属酸化物ナノ粒子並びにマトリックスからなるナノ複合材料は、エレクトロクロミック ウィンドウ コーティングのような用途に有望である。ドープしたSnO2のような透明導電性酸化物(TCO)のナノ粒子と、Nb2O5およびWO3のようなポリオキソメタラート(polyoxsometallates)とが、エレクトロクロミックデバイスを形成するために別々に用いられてきた。本発明を通じてこれらの2つの構成要素を組み合わせることによって、本発明は、より速いスイッチング時間、より良好な耐久性、およびより高い効率を有する、可視および近赤外(NIR)領域において調整可能なスペクトル感度を有するデバイスを調製することができる。本発明はまた、エレクトロクロミックデバイスにおける用途のために、酸化ニオブマトリックス中に分散されたドープした酸化スズまたは酸化亜鉛ナノ粒子を含有するナノ複合材料を製造するために用いられ得る。
例えば、トランジスタおよび熱電用途にとって理想的であるPbSeナノ結晶は、本発明によって、最密六方集合体を形成する。前記集合体において、粒子間隔は、図1aおよび図1cに示されるように、最初にオレイン酸配位子コーティングによって規定される。図1a、図1b、図1cおよび図1dは、PbSeナノ結晶超格子からのPbSe−Sb2Se3ナノ複合材料の形成を示している。すなわち、図1a、図1b、図1c、および図1dは、PbSeナノ結晶膜のSEM像である。PbSe超格子を無機ナノ複合材料に変換するために、本発明は、PbSe超格子をCMC溶液中に浸漬し、クラスターが有機配位子に置換可能であることを提供する。熱電部品に興味深い組成物を標的として、本発明はPbSe超格子をSb−Se CMC溶液に浸漬し、次いで、超格子を濯いで任意の表在するSb−Seを除去することを提供する。本発明の適用後、図1bおよび図1dにおいて示されるように、ナノ結晶超格子は元の状態を保っており、依然として高解像度走査型電子顕微鏡法(HRSEM)によって容易に観察可能であったが、結果として生じた集合体の組成は、エネルギー分散方式X線分光法(EDS)によって測定して、8〜14%のSbと、<5%のCを含有した。スケールバー112,122,132,142は各々20nmである。
最密球体(close−packed spheres)に基づく複合材料は熱電部品にとって魅力的であり、一方、直立に配向されたナノロッド複合材料は効率的な光誘起電荷分離に理想的であり得る。CdSのCu2Sとのヘテロ接合は光電池にとって新たな関心事である。次に、制御された蒸発によって調製されたCdSナノロッドの直立に配向された集合体の、本発明による、Cu−S CMC(Cu7S4)−1)を用いたナノ複合材料への変換(ミリロン(Milliron)およびミツィー(Mitzi)ら、Chem.Mater.18、第587−590頁(2006年);およびミツィー(Mitzi)、Inorg.Chem.46、第926−931頁(2007年))について調査した。
電子材料(例えばトランジスタ、光電池および熱電装置における)としての無機ナノ複合材料の潜在的な用途に加えて、無機ナノ複合材料はまた、ナノ材料の温度依存特性の調査を容易にすることもできる。本発明によって製造されたPbSeに基づくナノ複合材料の熱的安定性をX線回折(XRD)によって確認した。図7aおよび図7bは、本発明によって生成されたナノ複合材料についてのX線回折観察を示している。
本発明によって形成されたPSe−GeS2複合材料を用いて電界効果トランジスター(FET)を形成した。図8aおよび図8bには、双方とも本発明によって生成された純PbSeナノ粒子膜およびPbSe−GeS2複合材料について、ゲート電圧(Vg)の調節によって得られた典型的な電流−電圧(I−V)曲線がそれぞれ示されている。
本発明を用いて以下の材料の組み合わせ(ナノ粒子−マトリックス):Ag2Te−GeS2、Ag2Te−GeSe2、Ag2Te−In2Se3、Ag2S−GeSe2、SnTe−GeS2、CdS−GeS2、CdS−Sb2Se3、CdSe−Cu2S、PbSe−SnS2、PbSe−Cu2S、PbSe−In2Se3も製造した。各場合において、まず、本発明によってナノ粒子を溶液から基材上に堆積させて超格子(またはCdSもしくはCdSeナノロッドの場合には直立配向アレイ)を形成した。次に、その超格子膜を、本発明に従って、エタノールアミン、DMSO、ヒドラジンまたはそれらの混合物のような適切な溶媒中のカルコゲニドメタラートクラスター(CMC)の溶液中に浸漬した。CMCは、ナノ粒子表面上の有機配位子と置き換わって、マトリックス相に対する前駆体として作用した。30〜40分間の浸漬後、本発明に従って、前記試料をペーパータオル上に置いて過剰な前駆体溶液を除去し、次いでエタノールアミンおよびエタノールで連続的に濯いだ。挿入されたCMCを架橋したマトリックスに変換するために、本発明に従って、前記試料を100°Cのホットプレート上に3分間にわたって配置し、適切な温度で、典型的には180°C前後で、20分間にわたってさらに加熱した。次に、ナノ複合材料試料をSEM、TEMおよびX線回折によって特性付けた。
本発明の詳細を下記にさらに述べる。すなわち、ナノ結晶の合成、CMCの合成、ナノ複合材料の調製、ナノ複合材料の特性付けおよび結晶子サイズの計算について詳述する。
7nm±0.4nmの平均サイズおよび2165nmにおける第1吸収特性を備えたPbSeナノ結晶を、ステッケル(Steckel)ら、J.Am.Chem.Soc.128、第13032〜13033頁(2006年)、およびユー(Yu)ら、Chem.Mater.16、第3318〜3322頁(2004年)によって教示されたものからの変法を用いて、PbOおよびTOP−Seから合成した。直径が約4±0.4nmで、かつ長さが約35±4nmのCdSナノロッドを、ペン(Peng)ら、J.Am.Chem.Soc.123、第183〜184頁(2001年)によって教示された手順に従って、CdOおよびTOP−Sから合成した。直径約8nmのAg2Sナノ結晶を、ワン(Wang)ら、J.Am.Chem.Soc.130、第4016〜4022頁(2008年)によって教示された変法を用いて、Agナノ結晶のスルフィド化によって合成した。
簡潔に述べると、CMCは、窒素雰囲気グローブボックス内において、室温で、過剰カルコゲンの存在下において、無水ヒドラジン中に金属カルコゲニドを溶解させることによって調製した。ヒドラジンは使用前に窒素下で蒸留した。ヒドラジンは非常に有毒であるので、吸入または皮膚を介した吸収による曝露を防止するために細心の注意を払って扱った。
試料の調製はすべて窒素雰囲気グローブボックス内において行なった。まず、PbSeまたはAg2Sのナノ結晶膜を、ヘキサン−オクタン(4:1〜10:1)混合物からの滴下キャスティングまたはスピンコーティングによって、自然酸化物層(native oxide layer)を含むSiウェーハ上に堆積した。TEMについては、希薄ナノ結晶分散液からSiウェーハによって支持されたSi3N4ウィンドウ上に滴下キャスティングすることによって試料を調製した。次に、前記膜をGe−SまたはSb−Se CMC溶液中に20〜40分間にわたって配置して、配位子交換を行った。
TEMは、ガタン インコーポレイテッド(Gatan,Inc.)のカメラを装備したLaB6フィラメントを有する日本電子株式会社(JEOL Ltd.)JEOL−2100 200kV顕微鏡において行なわれた。EDSにはガタン インコーポレイテッドのトリディエム(Tridiem)分光計を用いた。SEM画像化は、カール ツァイスのSMTジェミニ ウルトラ−55分析走査電子顕微鏡(Carl Zeiss SMT Gemini Ultra−55 Analytical Scanning Electron Microscope)上で、2〜10kVのビームエネルギーおよびイン−レンズ検出器(In−Lens detector)を用いて行なった。内蔵型アメテック インコーポレイテッド EDAX検出器(inbuilt AMETEK Inc.EDAX detector)を試料の元素分析およびマッピングに用いた。XRDは、40kVおよび20mAで作動するCu−Κα源を備えたブルカー AXSガッドス−8 X線回折計(Bruker AXS Gadds−8 x−ray diffractometer)上で行なった。GISAXS測定は、〜0.5mm幅及び10keVのX線ビームを用いて、ローレンス・バークレー国立研究所(Lawrence Berkeley National Laboratory)のアドバンスト ライト ソース(Advanced Light Source)において、ビームライン7.3.3で行なった。エリア ディテクタ システム コーポレイション クァンタム4R検出器(Area Detector System Corporation (ADSC) Quantum 4R detector)を用い、また、画像処理は、ウェーブメトリクス イーゴリープロ(WaveMetrics Igor−Pro)において、SASインスティチュート インコーポレテッド 2D プログラム(SAS Institute Inc.2D program)を用いて行った。
複合材料および焼結試料におけるPbSe結晶のサイズは、デバイ−シェラー式:τ=kλ/βcosθを用いることにより計算した。前記式中、kは形状因子であり、λは使用したX線波長であり、βは結晶サイズに起因するラインブロードニング(線広がり)であり、θは計算に用いられたピークに対応するブラッグ角である。2θ=29.16°における参照符号200の反射をこの計算に用いた。前記ラインブロードニングはβ=(w2 exp−w2 inst)1/2の関係を用いて計算した。前記式中、wexpはその試料について実験的に測定された半値全幅(FWHM)であり、winstは機器因子(instrumental factors)によるブロードニングを考慮するために、較正試料から測定されたFWHM値である。winstの測定のためにコランダム標準試料(NIST 1964)を用いた。
最初に、構成物質、ナノ粒子、およびマトリックスの前駆体を別々に合成した。金属酸化物マトリックスについては、ポリオキソメタラートクラスター(polyoxsometallate clusters (POMs))(Yamase、T.;Chem.Rev.1998、第98巻、第307頁に記載されているような)を前駆体材料として用いた。金属酸化物ケージ(metal oxide cage)および関連する対イオン(典型的にはテトラアルキルアンモニウム)を含有するこれらのクラスターは、一般に非常に水溶性である。ポリオキソニオベートクラスター(polyoxoniobate clusters)のような多く場合において、様々なサイズの金属酸化物ケージが合成され得る。更に、用いられる対イオン(アンモニウム、ヒドラジニウム、テトラメチルアンモニウム)によって、POMクラスターの外形寸法は大幅に変えられ得る。
要約すると、本発明は、直立して整列されたナノロッドアレイを含むナノ結晶集合体の変換によって、モジュール型無機ナノ複合材料(modular inorganic nanocomposites)を製造するために、材料に対して汎用的な経路(materials−general route)を提供する。集合体の形成工程と複合材料の形成工程とを分離することによって、本発明は、形態制御、並びに組成制御を可能にする。本発明は、ナノ複合材料特性の調査および最適化の融通性を非常に高め、かつ良好に制御された、化学的および形態学的に調整可能な全無機ナノ複合材料(all−inorganic nanocomposites)から利益を得ることができる用途のための材料の開発を可能にすることができる。
本発明の前述の詳細な説明は例証のために提供されるものであり、網羅的なものである、または本発明を開示された実施形態および実施例に限定するようには意図されない。従って、本発明の範囲は添付する特許請求の範囲によって定められる。
Claims (20)
- 無機ナノ複合材料であって、
反復構造に配列されたナノ粒子を含むナノ粒子相であって、前記ナノ粒子は、
球形または擬球形を有し、かつヒドラジンと非混和性であるナノ粒子と、
球形も擬球形も有さないナノ粒子と、
のうちから選択される、ナノ粒子相と、
前記ナノ粒子相のナノ粒子間に位置するマトリックス相と
からなる、無機ナノ複合材料。 - 前記反復構造は最密構造である、請求項1に記載の無機ナノ複合材料。
- 前記最密構造のナノ粒子は、球形または擬球形を有する特定のナノ粒子を含む、請求項2に記載の無機ナノ複合材料。
- 前記最密構造のナノ粒子は、ナノロッド、ナノワイヤおよびテトラポッドからなる群より選択された、整列したナノ粒子である、請求項2に記載の無機ナノ複合材料。
- 前記ナノ粒子は、少なくとも1種の金属カルコゲンを含む、請求項1に記載の無機ナノ複合材料。
- 前記金属カルコゲンの金属はPb、Ag、SnおよびCdからなる群より選択される、請求項5に記載の無機ナノ複合材料。
- 前記無機ナノ複合材料に付着した基材をさらに含む、請求項1に記載の無機ナノ複合材料。
- 無機ナノ複合材料を製造する方法であって、該方法は、
基材上にナノ粒子超格子を形成する工程であって、前記ナノ粒子超格子はナノ粒子を含むとともに前記ナノ粒子の各々はそのナノ粒子の表面に付着した有機配位子を有する前記工程と、
無機前駆体を含有する溶液を形成する工程と、
前記ナノ粒子超格子を、前記無機前駆体が前記有機配位子と置き換わるのに十分な時間にわたって前記溶液中に配置する工程と、
を含み、
前記有機配位子は前記ナノ粒子超格子内において隣接するナノ粒子同士を分離する、方法。 - 前記ナノ粒子超格子は最密構造を備える、請求項8に記載の方法。
- 前記最密構造のナノ粒子は、球形または擬球形を有する特定のナノ粒子を含む、請求項9に記載の方法。
- 前記最密構造のナノ粒子は、ナノロッド、ナノワイヤおよびテトラポッドからなる群より選択された整列したナノ粒子である、請求項9に記載の方法。
- 前記溶液からナノ粒子超格子を取り出す工程と、
前記超格子を濯いで、溶媒、有機物質および過剰な無機前駆体を除去する工程と、をさらに含む、請求項8に記載の方法。 - 前記ナノ粒子超格子を加熱して、無機前駆体を無機ナノ複合材料のマトリックス相に変換する工程をさらに含み、前記ナノ粒子超格子は、無機ナノ複合材料のナノ粒子相を形成する、請求項12に記載の方法。
- 前記無機前駆体はカルコゲニドメタラートクラスターを含む、請求項8に記載の方法。
- 前記無機前駆体は少なくとも1種のゾルーゲル前駆体を含む、請求項8に記載の方法。
- 前記ナノ粒子は少なくとも1種の金属カルコゲンを含む、請求項8に記載の方法。
- 前記金属カルコゲンの金属は、Pb、Ag、SnおよびCdからなる群より選択される、請求項16に記載の方法。
- 前記ナノ粒子は少なくとも1種の金属酸化物を含む、請求項1に記載の無機ナノ複合材料。
- 前記無機前駆体はポリオキソメタラート(polyoxomtallate)クラスターを含む、請求項8に記載の方法。
- 前記ナノ粒子は少なくとも1種の金属酸化物を含む、請求項8に記載の方法。
