Abstract
【課題】開放電圧を増大させることにより、変換効率が高い太陽電池を得ることを目的とする。
【解決手段】ヘテロ接合型太陽電池において、半導体Aと該半導体Aと伝導体が異なり、かつ半導体Aの電子親和力a1より大きい電子親和力a2を有する半導体Bとを接合するとともに前記半導体Aと前記半導体Bとが各々1%以内で格子整合されていることを特徴とする。又半導体Aと該半導体Aと伝導体が異なり、かつ半導体Aの電子親和力a1より大きい電子親和力a2を有する半導体Bとを接合するとともに前記半導体Aと前記半導体Bとが各々1%以内で格子整合されていることを特徴とするヘテロ接合型太陽電池の製造方法において、前記半導体Aがp型シリコンであつて、その表面にp型ゲルマニウム層を形成し、このゲルマニウム層を除去することにより酸化膜を除去した後に、n型GaPを形成することを特徴とする。得られた太陽電池における開放電圧は2Vで、高い開放電圧が得られた。

Description
本願の発明は、新規な太陽電池及びその製造方法に関する。
太陽光は近赤外光から紫外光に至る広いスペクトル分布を有しており、そのエネルギーのピークは緑色光帯域近傍にある。また、高い量子効率を有する太陽電池を得るためには、半導体のバンド幅が太陽光スペクトルのピーク帯域にあることが好ましいことは知られている。
緑色光以上のバンド幅の大きな半導体では、光により励起されて生成したキャリアの再結合が起こりにくいので、開放電圧を高くすることが容易であり、ひいては最大出力が得られる動作電圧が高くすることができる。高効率な太陽電池を得るためには、シリコンよりバンド幅の大きな半導体、例えば、GaAsのような半導体を用いられることは知られている。
一方、太陽電池を製造するための半導体材料につては、シリコンが広く用いられているが、シリコンと同様の単一IV族元素半導体であるゲルマニウムは、あまり用いられていない。この理由の一つは、ゲルマニウムのバンド幅は、0.65eVであり、またpn接合型ゲルマニウム太陽電池の開放電圧が0.27Vと低いためで、高出力な太陽電池が作られにくいためである。
一方、シリコンのバンド幅は、1.1eVであり、pn接合型シリコン太陽電池の開放電圧では0.6-0.65Vが得られる。
このようにゲルマニウムのようにバンド幅が小さい半導体では、光励起により生成した電子とホールが再結合する確率が高まるので、太陽電池特性を供するためのpn接合を流れる逆方向の飽和電流が大きくなり、開放電圧が小さくなる問題点がある。しかし、バンド幅が小さいゲルマニウム半導体を用いると、シリコンでは吸収できない長波長光帯域から短波長帯域まで広く活用できる出来、短絡電流を大きくできる。
上記のように高効率な太陽電池を得ることを目的に、短絡電流を大きくするためにはバンド幅の小さな半導体を用いるのが好ましいが、また大きな開放電圧を得るためにはバンド幅の大きな半導体を用いるのが好ましい。従ってこれらの相反する現象のなかで、高効率化という技術的課題を解決するために多接合型太陽電池が有効である。
太陽光スペクトルの波長帯域をいくつかに分割し、各々の帯域の光を有効に電気エネルギーに変換するための手法として、多接合型太陽電池、即ち、いくつかの種類、即ち異なるバンド幅の半導体を用いてpn接合を作り、かつ積層化させた多接合型太陽電池が作られている。多接合の数を増やすためには、格子整合する半導体同志の組合せが好ましい。
現状では、pn接合型ゲルマニウム太陽電池とpn接合型InGaAs太陽電池、pn接合型InGaP太陽電池をそれぞれトンネル接合で接続して用いられていることが一般的である。当該構造はゲルマニウム基板の上にMOCVD法で順次エピタキシャル成長されている。このため、高度な半導体成長を繰り返し行う必要があり、高価である。
ゲルマニウムのようなバンド幅の小さい半導体を用いて、太陽電池を製作した場合、例えば、図3に示すように通常よく用いられる拡散法を用いて、pn接合を形成すると、表面での結晶の不連続性のために生じる表面順位や結晶欠陥により、光照射で励起された電子(05)とホール(06)はそれぞれn型半導体(07)とp型半導体(08)の方に拡散していくが、再結合が促進され、結果的に逆方向の挿話電流を増加させ、開放電圧を上げることができなかった。
異種の半導体層を用いて窓層を形成して、表面順位密度を低減することができることは周知の事実である。異種の半導体を形成する場合の問題点は、その界面において相当量の応力を生じせしめ、界面での格子欠陥を生じやすくなるために、異種の半導体の選択と組合せには制約が伴う。ヘテロ接合を形成する場合に生じるバンドの不連続性により障壁が生じるため、光励起されたキャリアが滞留し、再結合を増加させる問題点がある。このためヘテロ接合による太陽電池は製造上難しいので、広くは用いられていない。
本願の発明は、ヘテロ接合型太陽電池において、半導体Aと該半導体Aと伝導体が異なり、かつ半導体Aの電子親和力a1より大きい電子親和力a2を有する半導体Bを接合するとともに前記半導体Aと前記半導体Bとが各々1%以内で格子整合されていることを特徴とする。
本願の発明は、ヘテロ接合型太陽電池において、前記半導体AがIV族系半導体であり、前記半導体BがIII−V化合物半導体であることを特徴とする。
本願の発明は、ヘテロ接合型太陽電池において、前記半導体Aがp型の間接遷移型半導体であり、前記半導体Bがn型直接遷移型半導体であることを特徴とする。

本願の発明は、ヘテロ接合型太陽電池の製造方法において、半導体Aと該半導体Aと伝導体が異なり、かつより電子親和力の大きい半導体Bとを接合するとともに前記半導体Aと前記半導体Bとが各々1%以内で格子整合されていることを特徴とするヘテロ接合型太陽電池の製造方法において、前記半導体Aがp型シリコンであつて、その表面にp型ゲルマニウム層を形成し、このゲルマニウム層を除去することにより酸化膜を除去した後に、n型GaPを形成することを特徴とする。
本願の発明は、ヘテロ接合型太陽電池の製造方法において、前記半導体Aがp型シリコンであり、前記半導体Bがn型GaPを主成分とする混晶であることを特徴とする。
本願の発明は、ヘテロ接合型太陽電池の製造方法において、前記GaPには窒素のドープ量を、0.2%とし、格子整合は0.1%以内でGaPとSiとの間で各々で格子整合が取られていることを特徴とする。
本願の発明は、ヘテロ接合型太陽電池の製造方法において、半導体Aがp型シリコンカーバイド形成され、その表面にn型AlNを設けたことを特徴とする。
本願の発明は、ヘテロ接合型太陽電池の製造方法において、前記半導体Aがp型シリコンで、その表面にp型ゲルマニウム層を形成し、該ゲルマニウム層を除去することにより、酸化膜を除去した後、n型GaPを形成させたことを特徴とする。
図1は、本願の発明に係る太陽電池の原理説明図である。
ヘテロ接合における界面(09)での欠陥は太陽光の照射により発生した少数キャリアの再結合を極力低減せしめるため、各々のキャリアが多数キャリアとなる領域に移動させ、光励起されたキャリアの再結合を抑制し、逆方向の飽和電流を増大せしめない構造を提供する。この時、電子親和力の小さいp型半導体基板(01)の上に、電子の親和力の大きなかつ禁制帯幅の大きなn型半導体(02)を積層されている。n型p半導体基板(02)の上には負極の電極(03)、p型半導体基板(01)には正極の電極(04)が配置されている。n側電極(03)とp側電極(04)はおのおのn型半導体層(02)とp型半導体層(01)上に形成されている。このような構造を採用することにより、ホールの移動を速やかに促進することにより、再結合を起こりにくくすることで問題を解決する。
更に本願の発明に係る太陽電池の原理説明図を図2に示す。
本願の発明に係る太陽電池においては、光励起されたキャリアを、特にホールを速やかに移動させる構造を取る。半導体の片方に、異なる種類の半導体を配置し、バンドの不連続性により、有効質量の大きいホールを速やかに移動することができる。
そのためにバンド幅の大きく、電子親和力の大きい半導体を表面に形成し、電気的位置エネルギーを大きくすることにある。 特に、単一元素半導体であるシリコンやゲルマニウムにおいては、電子親和力の大きな半導体を窓層に配置して、特に移動度の小さい正孔を電気ポテンシャルの不連続性を利用して、速やかに多数キャリアとなるp型半導体層に輸送せしめることにより、再結合を抑制する。
上記のような構成により、バンド幅の小さい半導体を用いた太陽電池において、光励起したキャリアの再結合を防止し、開放電圧の増大を実現せしめることができる。通常のpn接合型ゲルマニウム太陽電池の開放電圧は、0.27Vであるのに対し、本願の発明に係るヘテロ接合型太陽電池においては、開放電圧は、0.55-0.71Vであった。開放電圧を増大させることにより、変換効率が高い太陽電池を得ることができる。
また通常のpn接合型シリコン太陽電池の開放電圧は、0.6-0.65Vに対し、本願の発明に係るシリコンヘテロ接合太陽電池においては、0.8-0.9Vであった。
図4は、本願の発明に係る太陽電池の第1実施例を示す。
ゲルマニウム基板(10)は、方位〈100〉、厚さ200μm、p型ゲルマニウムで、ホールキャリア濃度1018cm−3に制御されている。 基板(10)は予め、十分にHF等の酸で洗浄した後、n型半導体層として、n型InGaP層(11)をMOCVD法(有機金属気相成長法)により、550℃で形成されている。膜厚は0.1μmとした。 格子歪による応力の低減を図るためにInとGaの組成比はそれぞれ49%と51%とした。n側電極(03)はAg、、p側電極(04)は、Alを用い、n型半導体層(11)上には、反射防止膜(12)を形成した。(13)は、n側電極、(14)は、p高濃度層である。
ゲルマニウム基板(10)は、方位〈100〉、厚さ200μm、p型ゲルマニウムで、ホールキャリア濃度1018cm−3に制御されている。 基板(10)は予め、十分にHF等の酸で洗浄した後、n型半導体層として、n型InGaP層(11)をMOCVD法(有機金属気相成長法)により、550℃で形成されている。膜厚は0.1μmとした。 格子歪による応力の低減を図るためにInとGaの組成比はそれぞれ49%と51%とした。n側電極(03)はAg、、p側電極(04)は、Alを用い、n型半導体層(11)上には、反射防止膜(12)を形成した。(13)は、n側電極、(14)は、p高濃度層である。
本発明に係る太陽電池の電流電圧特性については、開放電圧は、0.705V、飽和電流は、26mA/cm−2であった。また、曲率因子は、0.75であった。当該発明に係る太陽電池の開放電圧は、Vゲルマニウムのバンド幅を大きく上回る0.7Vの値が得られた。
図5は、本願発明に係る太陽電池の第2実施例を示す。
p型ゲルマニウム基板(26)上にn型InGaP(25)を形成したヘテロ接合型太陽電池の上に、更にホモ接合型のn型InGaAs層(24)及びp型InGaAs層(23)、 ホモ接合型のp型InGaP(22)上にn型InGaP(21)の半導体pn接合を形成した。各々のホモ接合太陽電池は、トンネル接合で接合されている。その上に、反射防止膜(12)、オーミック電極(27)が設けられている。
従来のGe,InGaAs, InGaPの3接合太陽電池の開放電圧が2.9Vに比べて、本願の発明に係るGe/InGaP、InGaAs、InGaPでは、開放電圧が3.3Vと0.4V上昇した。
図6は、本願発明に係る太陽電池の第3実施例を示す。
図6に示すように、p型シリコン基板(31)上にn型GaP(32)(チッソドープ)を成長させた。 GaPには窒素のドープ量は、0.2%とし、格子整合は0.1%以内でGaPとSiとの間で各々で格子整合が取られている。成長温度は、600度、成長方法は、液相成長法を用いた。n側電極(03)は、Agとし, p側電極(04)は、Alを用い、反射防止膜(30)としてAlN膜を、p型シリコン(31)の裏面上に高濃度SiC層(33)を設けた。
このようにして作製した太陽電池の開放電圧は、1.1Vであった。一方不純物としてリンを拡散して作製したnp型ホモ接合太陽電池の開放電圧は0.62Vであった。
ここでは、液相成長法を用いたが、液体成長方法に限定されるものではなく、気相成長、液相成長、分子線ペピタキシャル法などを用いることが出来る。
図7は、本願発明に係る太陽電池の第4実施例を示す。
図7において、キュビック構造を持つp型SiC基板(41)の上にn型AlxN(42)を形成する。p型SiCのキャリア濃度は1016cm−3とし、バンドギャップは2.2eVである。n型AlNは、キャリア濃度1018cm−3とし、厚みは、0.1μmとした。AlxNは、成長温度1100℃で気相成長法で形成されている。P側電極(03)にはAlを用いた。n型電極にはAg(04)を用いた。反射防止膜(30)としてAlN膜を設けた。(33)は、高濃度SiC層である。
この太陽電池において、開放電圧は、2Vであった。 同様にリファレンスとしてリンを1000℃で拡散して作製したnpホモ接合型SiCの太陽電池の開放電圧は1.5Vであった。
上記のような構成により、バンド幅の小さい半導体を用いた太陽電池において、光励起したキャリアの再結合を防止し、開放電圧の増大を実現せしめることができる。通常のpn接合型ゲルマニウム太陽電池の開放電圧は0.27Vであるのに対し、本願の発明のヘテロ接合型太陽電池においては、開放電圧は0.55-0.71Vであった。開放電圧を増大させることにより、変換効率が高い太陽電池を得ることができる。

Claims (16)
- 半導体Aと、該半導体Aと伝導体が異なり、かつ半導体Aの電子親和力a1より大きい電子親和力a2を有する半導体Bとを接合するとともに前記半導体Aと前記半導体Bとが各々1%以内で格子整合されていることを特徴とするヘテロ接合型太陽電池。
- 前記半導体AがIV族系半導体であり、前記半導体BがIII−V化合物半導体であることを特徴とする請求項1に記載のヘテロ接合型太陽電池。
- 前記半導体Aがp型の間接遷移型半導体であり、前記半導体Bがn型直接遷移型半導体であることを特徴とする前記請求項1に記載のヘテロ接合型太陽電池。
- 前記半導体Aがp型ゲルマニウムであり、前記半導体Bがn型InGaPであることを特徴とする前記請求項1に記載のヘテロ接合型太陽電池。
- 前記Inと前記Gaの組成比はそれぞれ49%と51%としたことを特徴とする前記請求項4に記載のヘテロ接合型太陽電池。
- 前記p型ゲルマニュムのホールキャリアー濃度を1018cm−3に制御したことを特徴とする前記請求項4に記載のヘテロ接合型太陽電池。
- 前記半導体Aがp型シリコンであり、前記半導体Bがn型GaPを主成分とする混晶であることを特徴とする前記請求項1に記載のヘテロ接合型太陽電池。
- 前記GaPには窒素のドープ量を0.2%とし、格子整合は0.1%以内でGaPとSiとの間で各々で格子整合が取られていることを特徴とする前記請求項7に記載のヘテロ接合型太陽電池。
- 前記半導体Aがp型であり、かつシリコンとゲルマニウムとの混晶であり、前記半導体Bがn型化合物半導体の混晶であることを特徴とする前記請求項1に記載のヘテロ接合型太陽電池。
- 前記半導体Aがp型シリコンカーバイド形成され、その表面にn型AlNを設けたことを特徴とする前記請求項1に記載のヘテロ接合型太陽電池。
- 前記半導体Aがp型シリコンであり、その表面にp型ゲルマニウム層を形成し、該ゲルマニウム層を除去することにより、酸化膜を除去した後、n型GaPを形成させたことを特徴とする前記請求項1に記載のヘテロ接合型太陽電池。
- 半導体Aと該半導体Aと伝導体が異なり、かつ半導体Aの電子親和力a1より大きい電子親和力a2を有する半導体Bとを接合するとともに前記半導体Aと前記半導体Bとが各々1%以内で格子整合されていることを特徴とするヘテロ接合型太陽電池の製造方法において、前記半導体Aがp型シリコンであつて、その表面にp型ゲルマニウム層を形成し、このゲルマニウム層を除去することにより酸化膜を除去した後に、n型GaPを形成することを特徴とするヘテロ接合型太陽電池の製造方法。
- 前記半導体Aがp型シリコンであり、前記半導体Bがn型GaPを主成分とする混晶であることを特徴とする前記請求項12記載のヘテロ接合型太陽電池の製造方法。
- 前記GaPには窒素のドープ量を0.2%とし、格子整合は0.1%以内でGaPとSiとの間で各々で格子整合が取られていることを特徴とする前記請求項13に記載のヘテロ接合型太陽電池の製造方法。
- 半導体Aがp型シリコンカーバイド形成され、その表面にn型AlNを設けたことを特徴とする前記請求項12に記載のヘテロ接合型太陽電池の製造方法。
- 前記半導体Aがp型シリコンで、その表面にp型ゲルマニウム層を形成し、該ゲルマニウム層を除去することにより、酸化膜を除去した後、n型GaPを形成させたことを特徴とする前記請求項12に記載のヘテロ接合型太陽電池の製造方法。
