Description
【発明の詳細な説明】 〔産業上の利用分野〕 本発明は、Si上又はSi−Ge合金上に形成されたSi−Ge
−C合金層を有する半導体装置に係り、特に基板と合金
層との格子不整合が小さく、かつバンドギヤツプを0.9
〜1.6eV間で所望の値にすることが可能な半導体装置に
関する。

従来、Si上にエピタキシヤル成長させることが可能な
IV族系の半導体材料としてSi−Ge合金が知られている。
このSi上に成長させたSi−Ge合金薄膜のバンドギヤツプ
(Eg)は、Ge濃度の増加に伴つて1.12〜0.66eVに単調に
減少することが知られている(たとえばデイー・ブイ・
ラング,アール・ピープル,ジユイ・シー・ビーン,エ
ー・エム・サージエント;アプライド フイジツクス
レター(D.V.Lang,R.Reople,J.C.Bean and A.M.Sergen
t;Appl.Phys.Lett.),47,1333(1986))。
IV族系の半導体材料としてSi−Ge合金が知られている。
このSi上に成長させたSi−Ge合金薄膜のバンドギヤツプ
(Eg)は、Ge濃度の増加に伴つて1.12〜0.66eVに単調に
減少することが知られている(たとえばデイー・ブイ・
ラング,アール・ピープル,ジユイ・シー・ビーン,エ
ー・エム・サージエント;アプライド フイジツクス

このSi−Ge合金膜のEgがSiより小さいことを利用し
て、SiとSi−Geの多層膜を用いたホトダイオードや、変
調ドーピング電界効果トランジスタ等が試作されてい
る。

しかし、従来のSi上に成長させたSi−Ge合金薄膜で
は、Ge濃度の増加と共にSiとの格子不整合が大きくなり
薄膜中の歪みが大きくなるため、Ge濃度の大きなSi−Ge
合金薄膜では歪みのためにミスフイツト転位が生じやす
くなる。従つてSi上にSi−Ge合金薄膜を成長させた場
合、ミスフイツト転移が生じずに成長させることができ
る臨界膜長が存在する。この臨界膜厚はGe濃度の増加に
伴つて減少し、たとえばSiのEgとSi−Geのそれとの差が
約0.3eVになるGe濃度40%の合金薄膜の臨界膜厚は200〜
300Åである(アール・ピープル,ジエイ・シー・ビー
ン;アプライト フイジツクス レター(R.Pevple and
J.C.Bean;Appl.Phys.Lett)47 322(1985))。このよ
うに従来技術では、Si上にSi−Ge合金薄膜をこの臨界膜
厚以上に成長させた場合には、薄膜中に多数のミスフイ
ツト転位が生じ、結晶性の良い薄膜が得られないという
問題点があつた。

問題点があつた。
本発明の目的は、基板との格子不整合が小さく、基板
上にミスフイツト転位のない厚膜成長が可能であり、し
かもEgを連続的に変化させることが可能な新しい半導体
装置を提供することにある。

上記目的は、半導体装置において、Siを主体とする半
導体材料より成る格子定数の大きな第1の半導体層に対
してSi−Ge合金にCを添加させた半導体材料より成る第
2の半導体層をヘテロ接合させることにより達成され
る。

SiやGeと同族(IV族)のC結晶(ダイヤモンド構造)
の格子定数はSiのそれよりも小さく、Siに比べて大きな
格子定数を持つSi−Ge合金にCを添加することにより、
Si−Ge−C合金の格子定数をSiのそれと一致させること
が可能である。

しかも組成を変えることによつて、格子定数を一定に

即ち、Si−Ge−C合金において、GeとCの組成比を一定

と同じ格子定数を持ち、しかもEgを連続的に変えること
が可能となる。

〔実施例〕 以下、実施例を用いて本発明の詳細を説明する。
実施例1 まず、化学洗浄を行つたSi(100)基板を分子線エピ
タキシー(MBE)装置へ導入し、超高真空下で熱処理に
よりSi表面を清浄にする。Siの結晶面としては(111)
面やその他の面でもかまわない。なお、分子線エピタキ
シー装置とは、到達真空速度が10-9Torr以下であり、蒸
発源として独立した複数個の分子線ないし原子線の発生
源を有する蒸発装置の一種である。本実施例で用いた分
子線エピタキシー装置は、到達真空度が5×10-11Torr
で、蒸発源として、Si,C用にそれぞれ別の電子銃を有
し、Ge用にクヌーセンセルを有するものである。

実施例2 本実施例ではSiと格子定数が一致したSi−Ge−C膜の
組成を変えた場合において、組成とバンド・ギヤツプ
(Eg)の関係について述べる。

前実施例と同様の方法により、Si基板上にSi,Ge及び
Cの原子線を照射し、Si−Ge−C合金膜を成長させた。
この時、Si,Ge及びCの組成比がそれぞれ60:36:4(膜
1),40:54:6(膜2),20:72:8(膜3),0:90:10(膜
4)となるようにビーム強度を設定する。いずれもGe,C
の組成比は9:1である。Si−Ge−C合金の膜厚がほぼ1
μmになつたところで膜成長を停止する。
Cの原子線を照射し、Si−Ge−C合金膜を成長させた。
この時、Si,Ge及びCの組成比がそれぞれ60:36:4(膜
1),40:54:6(膜2),20:72:8(膜3),0:90:10(膜
4)となるようにビーム強度を設定する。いずれもGe,C
の組成比は9:1である。Si−Ge−C合金の膜厚がほぼ1
μmになつたところで膜成長を停止する。
このようにして作製された膜1,膜2,膜3及び膜4の格
子定数はSi基板のそれと一致しており、この結果、Si−
Ge−C合金膜の格子定数をSiのそれと一致させるにはGe
とCの組成比を9:1にすれば良いことがわかつた。ま
た、これら膜1,膜2、膜3及び膜4のEgを測定したとこ
ろ、それぞれ約1.2eV,1.3eV,1.4eV及び1.35eVであり、S
iのEg=1.12eVに比べて大きなEgであつた(第1図)。
また第1図より、Si濃度が90at%即ちC濃度が1at%以
上あれば、Siと格子整合し、かつSiとEgの異なるSi−Ge
−C合金膜を得ることができる。
子定数はSi基板のそれと一致しており、この結果、Si−
Ge−C合金膜の格子定数をSiのそれと一致させるにはGe
とCの組成比を9:1にすれば良いことがわかつた。ま
た、これら膜1,膜2、膜3及び膜4のEgを測定したとこ
ろ、それぞれ約1.2eV,1.3eV,1.4eV及び1.35eVであり、S
iのEg=1.12eVに比べて大きなEgであつた(第1図)。
また第1図より、Si濃度が90at%即ちC濃度が1at%以
上あれば、Siと格子整合し、かつSiとEgの異なるSi−Ge
−C合金膜を得ることができる。
本実施例により、Si−Ge−C合金膜において、組成を
変えることによりSiと同じ格子定数を持ち、かつEgを1.
1〜1.6eVの範囲で変化させることが可能である。

実施例3 実施例1と同様の方法により、Si基板上にSi,Ge,Cの
組成比が80:18:2のSi−Ge−C合金膜を1μm成長させ
た。さらに、si−Ge−C合金膜上にSiのビームのみを照
射し、膜厚1μmのSi膜を成長させた。

このようにして作製したSi膜は、転位密度が非常に低

た場合について述べる。

膜の成長を行う。この時、Si,Ge及びCのビーム強度比

子線源より供給し、n型のSi−Ge−C合金膜を成長させ
た。このn型不純物の濃度は1018cm-3程度である。Si−
Ge−C膜厚がほぼ1μmになつたところで膜成長を停止
する。

このようにして作製したSi−Ge−C合金膜は良い結晶
性を示し、その結晶性は不純物のドーピングによつて影
響を受けない。

基板上に交互に成長させた多層膜において、Si膜のみに
ドーピングを行うスーパードーピングは、ドーパントの

実施例5 以上の実施例では、いずれの場合にもSiの格子定数と
Si−Ge−C合金膜のそれとが一致している場合について
述べたが、格子定数の不整合が小さい場合にも、Si基板
上にSi−Ge−C膜をミスフイツトによる転位の発生なし
に成長する例について、以下に述べる。

実施例1と同様の方法により、Si−Ge−C合金膜をSi
基板上に成長させる。この時、SiとGe,Cの組成比が70:2
9:1で膜厚1μmの膜5、同じ組成比で膜厚0.1μmの膜
6、及びSi:Ge:C=70:28:2で膜厚1μmの膜7を作製し
た。

この様にして作製した膜のうち、膜5の格子定数はSi
のそれと比べて約0.8%の格子不整合があり、歪みのた
めに膜と基板との間に多数のミスフイツト転位が発生し
た。一方、同じ組成の膜6では、膜が薄いために基板と
平行方向の膜の格子定数がSiのそれと一致したコンメン
シユレートな成長をした。また、膜7では、膜の格子定
数とSi基板のそれとの相異によつて、膜中に約0.4%の
歪みが生じたが、歪みが小さいためにコンメンシユレー
トな成長をし、高結晶性の膜が得られた。
のそれと比べて約0.8%の格子不整合があり、歪みのた
めに膜と基板との間に多数のミスフイツト転位が発生し
た。一方、同じ組成の膜6では、膜が薄いために基板と
平行方向の膜の格子定数がSiのそれと一致したコンメン
シユレートな成長をした。また、膜7では、膜の格子定
数とSi基板のそれとの相異によつて、膜中に約0.4%の
歪みが生じたが、歪みが小さいためにコンメンシユレー
トな成長をし、高結晶性の膜が得られた。
また、膜6及び膜7のEgは、Siのそれより0.1〜0.2eV
低い値であった。

以上の結果より、Si−Ge−C合金の格子定数とSiのそ
れとの不整合が1%程度である場合でも、膜が薄ければ
結晶性の良い膜が得られるが、望ましくは、膜と基板と
の格子不整合が0.5%以内であれば良い。上記の条件を
満たす組成の範囲は、格子不整合が1%以内である場合
は、GeのCに対する原子数の割合が6.7から12の範囲で
あり、格子不整合が0.5%の場合には、Ge/C(原子数の
比)が7.6から10の範囲である。
れとの不整合が1%程度である場合でも、膜が薄ければ
結晶性の良い膜が得られるが、望ましくは、膜と基板と
の格子不整合が0.5%以内であれば良い。上記の条件を
満たす組成の範囲は、格子不整合が1%以内である場合
は、GeのCに対する原子数の割合が6.7から12の範囲で
あり、格子不整合が0.5%の場合には、Ge/C(原子数の
比)が7.6から10の範囲である。
本実施例により、Si上にエピタキシヤル成長する膜の
組成は、Ge/C(原子数比)が6.7から12の範囲、望まし
くは7.6から10の範囲であればよい。

以上、実施例1から実施例5においてMBEによるSi−G
e−C合金膜の作製について述べたが、熱CVDや光CVD,プ
ラズマCVD,マイクロ波CVD,MOCVD等の製膜方法を用いて
も、上記実施例で述べたのと同様のSi−Ge−C合金膜の
作製が可能である。これらのCVDや光CVD,プラズマCVDで
は、Si用としてシランガス、Ge用としてゲルマンガス、
C用としてメタンを用いるが、その他のガスたとえばハ
ロゲン化物,有機シラン,ゲルマンなどであつてもかま
わない。また、MOCVD法では、有機シリコン,有機ゲル
マニウム,メタン等を用いて、Si基板上にSi−Ge−C合
金膜を作製する。これらの方法によつてSi上に作製した
Si−Ge−C合金膜は、MBE法によつて作製した膜と同様
の性質を示した。
e−C合金膜の作製について述べたが、熱CVDや光CVD,プ
ラズマCVD,マイクロ波CVD,MOCVD等の製膜方法を用いて
も、上記実施例で述べたのと同様のSi−Ge−C合金膜の
作製が可能である。これらのCVDや光CVD,プラズマCVDで
は、Si用としてシランガス、Ge用としてゲルマンガス、
C用としてメタンを用いるが、その他のガスたとえばハ
ロゲン化物,有機シラン,ゲルマンなどであつてもかま
わない。また、MOCVD法では、有機シリコン,有機ゲル
マニウム,メタン等を用いて、Si基板上にSi−Ge−C合
金膜を作製する。これらの方法によつてSi上に作製した
Si−Ge−C合金膜は、MBE法によつて作製した膜と同様
の性質を示した。
以上述べた様な方法でSi基板上に作製したSi−Ge−C
合金膜は、バイポーラトランジスタのベースやエミッ
タ、変調ドーピングFETのチヤネル等に有効であつた。
また、Si−Ge−C合金膜をi層に用いた受光素子におい
ても、非常に有効であつた。

次に、Si−Ge−C合金膜をSi−Ge上へ成長させた例に
ついて以下に述べる。

実施例6 実施例1と同様の装置及びSi基板上にSi−Ge膜を成長
させる。この時、SiとGeのビーム強度が90:10になるよ
うに設定した。Si−Ge合金膜が0.1μmになつたところ
で膜成長を停止する。このようにして作製したSi−Ge合
金膜上に、さらにSi−Ge−C合金膜を成長させる。この
ときSi,Ge,Cのビーム強度比が90:9:1となるように設定
した。Si−Ge−C膜の膜厚が1μmとなつたところで成
長を停止した。

金膜上に、さらにSi−Ge−C合金膜を成長させる。この

した。Si−Ge−C膜の膜厚が1μmとなつたところで成
長を停止した。
このようにして作製したSi−Ge−C合金膜の格子定数
は、Siのそれと一致しているが、Si−Ge合金膜のバルク
の格子定数とは約0.4%の不整合がある。しかし、Si−G
e合金膜は臨界膜厚より薄いため、基板と平行な方向の
格子定数はSiと一致して成長していた。従つてSi−Ge−
C合金膜とSi−Ge合金膜との界面にはミスフイツト転位
は発生しなかつた。

の格子定数とは約0.4%の不整合がある。しかし、Si−G
e合金膜は臨界膜厚より薄いため、基板と平行な方向の
格子定数はSiと一致して成長していた。従つてSi−Ge−
C合金膜とSi−Ge合金膜との界面にはミスフイツト転位
は発生しなかつた。
本実施例により、Si−Ge−C合金膜はSi−Ge合金膜上
へのエピタキシヤル成長が可能である。

本発明によれば、IV族系半導体材料のSi−Ge−C合金
膜を用いて、その組成を変えることによりSiとの格子不
整合が小さく、Si上にエピタキシヤル成長できる製造容
易な半導体装置を得ることができる。また、Si−Ge−C
合金膜の組成を適当に選ぶことにより、格子定数を一定
に保つたままでバンドギヤツプを0.9〜1.6eVの範囲で制
御可能な半導体装置を得ることができる。
膜を用いて、その組成を変えることによりSiとの格子不
整合が小さく、Si上にエピタキシヤル成長できる製造容
易な半導体装置を得ることができる。また、Si−Ge−C
合金膜の組成を適当に選ぶことにより、格子定数を一定
に保つたままでバンドギヤツプを0.9〜1.6eVの範囲で制
御可能な半導体装置を得ることができる。
第1図はSiと格子整合した、Si−Ge−C合金膜の組成と
バンドギヤツプの関係を表わした図である。

Claims (5)
- 【請求項1】Siを主体とする半導体材料より成る第1の
半導体層と、この第1の半導体層上に形成されかつSiと
GeおよびCを含有する結晶性合金より成る第2の半導体
層とを有することを特徴とする半導体装置。 - 【請求項2】特許請求の範囲第1項記載の半導体装置に
おいて、前記第2の半導体層はCの含有量が1atm%以上
12atm%以下であることを特徴とする半導体装置。 - 【請求項3】特許請求の範囲第1項若しくは第2項記載
の半導体装置において、前記第1の半導体層と前記第2
の半導体層との格子定数の不整合は1%以下であること
を特徴とする半導体装置。 - 【請求項4】特許請求の範囲第1項記載の半導体装置に
おいて、前記第2の半導体層はCに対するGeの含有量が
原子数比で6.7以上12以下であることを特徴とする半導
体装置。 - 【請求項5】特許請求の範囲第4項記載の半導体装置に
おいて、前記含有量は原子数比で、7.6以上10以下であ
ることを特徴とする半導体装置。
