Abstract
【解決手段】本発明のバッファ層の製造方法は、少なくとも1種の亜鉛源である成分(Z)、少なくとも1種の硫黄源である成分(S)、少なくとも1種のクエン酸化合物である成分(C)、アンモニア及びアンモニウム塩からなる群より選ばれた少なくとも1種である成分(N)、及び水を含有し、かつ、成分(C)の濃度が0.001〜0.25Mであり、成分(N)の濃度が0.001〜0.40Mであり、反応開始前のpHが9.0〜12.0である反応液を用い、反応温度を70〜95℃として、Zn(S,O)及び/又はZn(S,O,OH)を主成分とするZn化合物層を液相法により成膜する成膜工程を有する。

特許文献6には、0.05〜0.5モル/lの硫酸亜鉛と0.2〜1.5モル/lのチオ尿素とを蒸留水中に70〜90℃の温度で溶解させる段階、約25%アンモニアを、この水の量の3分の1の大きさで添加する段階、この溶液が透明になった後に、約10分にわたって基板をこの溶液中に浸漬させ、その達成される温度をこの時間内で実質的に一定に維持する段階を特徴とするバッファ層の製造方法が開示されている(請求項1)。

本明細書において、特に明記しない限り「主成分」は20質量%以上の成分と定義する。
本発明は、Zn(S,O)及び/又はZn(S,O,OH)を主成分とするZn化合物層を含むバッファ層とその製造方法に関するものである。
本明細書において、Zn(S,O)及びZn(S,O,OH)との記載は、硫化亜鉛と酸化亜鉛の混晶及び硫化亜鉛と酸化亜鉛と水酸化亜鉛の混晶を意味するが、一部硫化亜鉛や酸化亜鉛、水酸化亜鉛がアモルファスである等で混晶を形成せずに存在していてもよいこととする。
基板上に下部電極と光吸収により電流を発生する光電変換半導体層とバッファ層と透光性導電層と上部電極との積層構造を有する光電変換素子における前記バッファ層の製造方法において、
少なくとも1種の亜鉛源である成分(Z)、少なくとも1種の硫黄源である成分(S)、少なくとも1種のクエン酸化合物である成分(C)、アンモニア及びアンモニウム塩からなる群より選ばれた少なくとも1種である成分(N)、及び水を含有し、
前記成分(C)の濃度が0.001〜0.25Mであり、
前記成分(N)の濃度が0.001〜0.40Mであり、
反応開始前のpHが9.0〜12.0である反応液を調製する調製工程と、
反応温度を70〜95℃として、
Zn(S,O)及び/又はZn(S,O,OH)を主成分とするZn化合物層を液相法により成膜する成膜工程とを有することを特徴とするものである。
本発明のバッファ層の製造方法は、成膜工程の前に結晶成長の核あるいは触媒等として機能する微粒子層を形成する微粒子層形成工程を必須としないが、成膜工程の前に微粒子層形成工程を有していてもよい。本発明のバッファ層の製造方法が微粒子層形成工程を有する場合、成膜工程の反応速度をより速めることができる。
Zn(S,O)及び/又はZn(S,O,OH)を主成分とするZn化合物層の液相法による成膜方法は特に制限されず、CBD法等が好ましい。
「CBD法」とは、一般式 [M(L)i] m+ ⇔ Mn++iL(式中、M:金属元素、L:配位子、m,n,i:正数を各々示す。)で表されるような平衡によって過飽和条件となる濃度とpHを有する金属イオン溶液を反応液として用い、金属イオンMの錯体を形成させることで、安定した環境で適度な速度で基板上に結晶を析出させる方法である。
成分(Z)としては特に制限されず、硫酸亜鉛、酢酸亜鉛、硝酸亜鉛、クエン酸亜鉛、及びこれらの水和物からなる群より選ばれた少なくとも1種を含むことが好ましい。成分(Z)としてクエン酸亜鉛を用いる場合、クエン酸亜鉛は成分(C)も兼ねる。
成分(Z)の濃度は特に制限されず、0.001〜0.5Mが好ましい。
成分(S)の濃度は特に制限されず、0.01〜1.0Mが好ましい。
[背景技術]及び[発明が解決しようとする課題]の項で挙げた特許文献1〜7、非特許文献2では、クエン酸化合物が用いられていない。非特許文献1にはクエン酸ナトリウムが用いられているが、CBD法により成膜されているのはZnS層であり、Zn(S,O)及び/又はZn(S,O,OH)を主成分とするZn化合物層ではない。
非特許文献1に記載の反応液のクエン酸ナトリウムの濃度は0.3Mである。本発明において、成分(C)の濃度は0.001〜0.25Mとする。成分(C)の濃度がこの範囲内であれば錯体が良好に形成され、下地を良好に被覆する膜を安定的に成膜することができる。成分(C)の濃度が0.25M超では、錯体が良好に形成された安定な水溶液となるが、その反面、基板上への析出反応の進行が遅くなったり、反応が全く進行しなくなる場合がある。成分(C)の濃度は好ましくは0.001〜0.1Mである。
非特許文献1に記載のアンモニア濃度は0.05〜0.25Mであり、最適条件は0.15Mとある。本発明において、成分(N)の濃度は0.001〜0.40Mとする。成分(N)によってpHを調整して、金属イオンの溶解度や過飽和度を調整することができる。成分(N)の濃度が0.001〜0.40Mの範囲内であれば反応速度が速く、成膜工程の前に微粒子層形成工程を設けなくても実用的な生産速度で成膜を実施することができる。成分(N)の濃度が0.40M超では反応速度が遅くなり、成膜工程の前に微粒子層を付けるなどの工夫が必要となる。成分(N)の濃度は好ましくは0.01〜0.30Mである。
反応液の反応開始前のpHが9.0未満では、チオ尿素等の成分(S)の分解反応が進行しないか、進行しても極めてゆっくりであるため、析出反応が進行しない。チオ尿素の分解反応は下記の通りである。チオ尿素の分解反応については、J.Electrochem.Soc., Vol.141, No.1, January 1994, 及びJournal of Crystal Growth 299 (2007) 136-141等に記載されている。
SC(NH2)2 + OH− ⇔ SH− + CH2N2 + H2O、
SH− + OH− ⇔S2− + H2O。
反応液の反応開始前のpHが12.0超では、錯形成剤等としても機能する成分(N)が安定な溶液を作る効果が大きくなり、析出反応が進行しないか、あるいは進行しても極めて遅い進行となってしまう。反応液の反応開始前のpHは好ましくは9.5〜11.5である。
反応時間は特に制限されない。本発明では、微粒子層を設けなくても実用的な反応速度で反応を実施することができる。反応時間は反応温度にもよるが、例えば10〜60分間で、下地を良好に被覆し、バッファ層として充分な厚みの層を成膜することができる。
Alを主成分とするAl基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl材が複合された複合基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl膜が成膜された基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板等の陽極酸化基板を用いることが提案されている。
本発明のバッファ層は、上記の本発明のバッファ層の製造方法により製造されたものであることを特徴とするものである。
上記本発明の製造方法に用いる反応液自体が新規であり、本発明に含まれる。
少なくとも1種の亜鉛源である成分(Z)、少なくとも1種の硫黄源である成分(S)、少なくとも1種のクエン酸化合物である成分(C)、アンモニア及びアンモニウム塩からなる群より選ばれた少なくとも1種である成分(N)、及び水を含有し、
かつ、
成分(C)の濃度が0.001〜0.25Mであり、
成分(N)の濃度が0.001〜0.40Mであり、
反応開始前のpHが9.0〜12.0であることを特徴とするものである。
本発明の反応液は、成分(S)としてチオ尿素を含むことが好ましい。
本発明の反応液は、成分(C)としてクエン酸ナトリウム及び/又はその水和物を含むことが好ましい。
本発明の反応液は、反応終了後のpHが7.5〜11.0であることが好ましい。
本発明の光電変換素子は、基板上に下部電極(裏面電極)と光吸収により電流を発生する光電変換半導体層とバッファ層と透光性導電層(透明電極)と上部電極(グリッド電極)との積層構造を有する光電変換素子において、
前記バッファ層が、上記の本発明のバッファ層の製造方法により製造されたものであることを特徴とするものである。
ガラス基板、
表面に絶縁膜が成膜されたステンレス等の金属基板、
Alを主成分とするAl基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl材が複合された複合基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl膜が成膜された基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
及びポリイミド等の樹脂基板等が挙げられる。
Alを主成分とするAl基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl材が複合された複合基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
及びFeを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl膜が成膜された基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板からなる群より選ばれた陽極酸化基板が特に好ましい。
図面を参照して、本発明に係る一実施形態の光電変換素子の構造について説明する。図1は光電変換素子の概略断面図、図2は基板の構成を示す概略断面図、図3は基板の製造方法を示す斜視図である。視認しやすくするため、図中、各構成要素の縮尺等は実際のものとは適宜異ならせてある。
本実施形態において、基板10はAlを主成分とするAl基材11の少なくとも一方の面側を陽極酸化して得られた基板である。基板10は、図2の左図に示すように、Al基材11の両面側に陽極酸化膜12が形成されたものでもよいし、図2の右図に示すように、Al基材11の片面側に陽極酸化膜12が形成されたものでもよい。陽極酸化膜12はAl2O3を主成分とする膜である。
下部電極(裏面電極)20の主成分としては特に制限されず、Mo,Cr,W,及びこれらの組合わせが好ましく、Mo等が特に好ましい。下部電極(裏面電極)20の膜厚は制限されず、200〜1000nm程度が好ましい。
光電変換層30の主成分としては特に制限されず、高光光電変換効率が得られることから、少なくとも1種のカルコパイライト構造の化合物半導体であることが好ましく、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種の化合物半導体であることがより好ましい。
Cu及びAgからなる群より選択された少なくとも1種のIb族元素と、
Al,Ga及びInからなる群より選択された少なくとも1種のIIIb族元素と、
S,Se,及びTeからなる群から選択された少なくとも1種のVIb族元素とからなる少なくとも1種の化合物半導体であることが好ましい。
CuAlS2,CuGaS2,CuInS2,
CuAlSe2,CuGaSe2,
AgAlS2,AgGaS2,AgInS2,
AgAlSe2,AgGaSe2,AgInSe2,
AgAlTe2,AgGaTe2,AgInTe2,
Cu(In,Al)Se2,Cu(In,Ga)(S,Se)2,
Cu1−zIn1−xGaxSe2−ySy(式中、0≦x≦1,0≦y≦2,0≦z≦1)(CI(G)S),
Ag(In,Ga)Se2,及びAg(In,Ga)(S,Se)2等が挙げられる。
バッファ層40は、(1)光生成キャリアの再結合の防止、(2)バンド不連続の整合、(3)格子整合、及び(4)光電変換層の表面凹凸のカバレッジ等を目的として、設けられる層である。
本実施形態において、バッファ層40はZn(S,O)及び/又はZn(S,O,OH)を主成分とするZn化合物層からなり、上記の本発明のバッファ層の製造方法により製造された膜である。
バッファ層40の導電型は特に制限されず、n型等が好ましい。
バッファ層40の膜厚は特に制限されず、10nm〜2μmが好ましく、15〜200nmがより好ましい。
窓層50は、光を取り込む中間層である。窓層50の組成としては特に制限されず、i−ZnO等が好ましい。窓層50の膜厚は特に制限されず、10nm〜2μmが好ましく、15〜200nmがより好ましい。窓層50は必須ではなく、窓層50のない光電変換素子もある。
透光性導電層(透明電極)60は、光を取り込むと共に、下部電極20と対になって、光電変換層30で生成された電流が流れる電極として機能する層である。
透光性導電層60の組成としては特に制限されず、ZnO:Al等のn−ZnO等が好ましい。透光性導電層60の膜厚は特に制限されず、50nm〜2μmが好ましい。
上部電極(グリッド電極)70の主成分としては特に制限されず、Al等が挙げられる。上部電極70膜厚は特に制限されず、0.1〜3μmが好ましい。
光電変換素子1は、太陽電池等に好ましく使用することができる。光電変換素子1に対して必要に応じて、カバーガラス、保護フィルム等を取り付けて、太陽電池とすることができる。
本発明は上記実施形態に限定されるものではなく、本発明の趣旨を逸脱しない範囲内において、適宜設計変更可能である。
表1及び表2に示す配合で、成分(Z)、成分(S)、成分(C)、成分(N)、NaOH、及び水を配合して、反応液1〜21を調製した。成分(Z)の水溶液(I)、成分(S)の水溶液(II)、成分(C)の水溶液(III)、及び成分(N)の水溶液(IV)をそれぞれ調製し、これらの水溶液を混合した。水溶液(I)〜(IV)を混合する際には、水溶液(IV)を最後に添加するようにした。透明な反応液とするには、水溶液(IV)を最後に添加することが重要である。NaOHは反応液10においてのみ添加した。反応液10を調製する際には、水溶液(I)〜(IV)を混合した後、NaOHを添加した。
30mm×30mm角のソーダライムガラス(SLG)基板上に、スパッタ法によりMo下部電極を0.8μm厚で成膜した。この基板上にCIGS層の成膜法の一つとして知られている3段階法を用いて膜厚1.8μmのCu(In0.7Ga0.3)Se2層を成膜した。
各例において、用いた反応液の種類、反応温度、反応時間、反応前後の反応液のpHを表3及び表4に示す。表には、本発明の規定外の条件に「×」を付してある。
各例において、ガラス基板を用い、同じ反応条件でCBD法によるZn(S,O)及び/又はZn(S,O,OH)を主成分とするバッファ層の成膜を実施した。薄膜を形成していないガラス基板をリファレンス(100%)として、薄膜を形成した基板の波長550nmにおける透過率を測定し、下記基準に基づいて判定した。薄膜を形成した基板の透過度が低いことは、薄膜によってガラス基板が良好に被覆されたことを意味する。
○:50%以上87%以下、△:87%超92%以下、×:92%超又は50%未満
バッファ層を形成したCIGS基板のSEM観察を行い、下記基準に基づいて判定した。
[判定基準]
○:下地のCIGS層を完全に覆うバッファ層が成膜されていた。
×:下地のCIGS層が露出している部分があった。
評価結果を表3及び表4に示す。
本発明の規定を充足する実施例1〜12では、微粒子層を形成しなくても、下地を良好に被覆するバッファ層を成膜することができた。代表的なSEM写真(斜視写真及び断面写真)を図4に示す。本発明の規定を充足する反応液11を用いても、実施例1〜12と同様に下地を良好に被覆するバッファ層を成膜することができた。
実施例1で作製したバッファ層上に、スパッタ法にてi−ZnO層(窓層)(厚み 50 nm)、アルミニウムドープZnO(ZnO:Al)層(透明電極層)(厚み 300nm)を順次成膜した。次いで、上部電極としてAl電極を蒸着法により形成して光電変換素子を得た。

Claims (17)
- 基板上に下部電極と光吸収により電流を発生する光電変換半導体層とバッファ層と透光性導電層と上部電極との積層構造を有する光電変換素子における前記バッファ層の製造方法において、
少なくとも1種の亜鉛源である成分(Z)、少なくとも1種の硫黄源である成分(S)、少なくとも1種のクエン酸化合物である成分(C)、アンモニア及びアンモニウム塩からなる群より選ばれた少なくとも1種である成分(N)、及び水を含有し、
前記成分(C)の濃度が0.001〜0.25Mであり、
前記成分(N)の濃度が0.001〜0.40Mであり、
反応開始前のpHが9.0〜12.0である反応液を調製する調製工程と、
反応温度を70〜95℃として、Zn(S,O)及び/又はZn(S,O,OH)を主成分とするZn化合物層を液相法により成膜する成膜工程とを有することを特徴とするバッファ層の製造方法。 - 前記調製工程において、前記成分(Z)と前記成分(S)と前記成分(C)と水とが混合された混合液中に、前記成分(N)を混合することを特徴とする請求項1に記載のバッファ層の製造方法。
- 前記成膜工程終了後の前記反応液のpHが7.5〜11.0となるように、前記反応液を調製し、前記液相法を実施することを特徴とする請求項1又は2に記載のバッファ層の製造方法。
- 前記調製工程において、
前記成分(Z)として、硫酸亜鉛、酢酸亜鉛、硝酸亜鉛、クエン酸亜鉛、及びこれらの水和物からなる群より選ばれた少なくとも1種の亜鉛源を用いることを特徴とする請求項1〜3のいずれかに記載のバッファ層の製造方法。 - 前記調製工程において、
前記成分(S)としてチオ尿素を含む硫黄源を用いることを特徴とする請求項1〜4のいずれかに記載のバッファ層の製造方法。 - 前記調製工程において、
前記成分(C)としてクエン酸ナトリウム及び/又はその水和物を含むクエン酸化合物を用いることを特徴とする請求項1〜5のいずれかに記載のバッファ層の製造方法。 - 前記成膜工程後、前記基板の耐熱温度以下の温度で、少なくとも前記バッファ層を150℃以上の温度でアニール処理することを特徴とする請求項1〜6のいずれかに記載のバッファ層の製造方法。
- 基板上に下部電極と光電変換半導体層とZn(S,O)及び/又はZn(S,O,OH)を主成分とするZn化合物層を含むバッファ層と透光性導電層と上部電極との積層構造を有する光電変換素子における前記Zn化合物層の製造に用いる反応液を調製する方法において、
少なくとも1種の亜鉛源である成分(Z)と、少なくとも1種の硫黄源である成分(S)と、少なくとも1種のクエン酸化合物である成分(C)と水とを混合して混合液を調製し、
該混合液にアンモニア及びアンモニウム塩からなる群より選ばれた少なくとも1種である成分(N)を混合する工程を有し、
前記反応液中において、前記成分(C)の濃度が0.001〜0.25Mであり、前記成分(N)の濃度が0.001〜0.25Mであり、且つ、前記反応液のpHが9.0〜12.0となるように前記各成分の濃度を調整して混合することを特徴とする反応液の調製方法。 - 反応終了後のpHが7.5〜11.0となるように前記各成分の濃度を調整して混合することを特徴とすることを特徴とする請求項8に記載の反応液の調製方法。
- 前記成分(Z)として、硫酸亜鉛、酢酸亜鉛、硝酸亜鉛、クエン酸亜鉛、及びこれらの水和物からなる群より選ばれた少なくとも1種の亜鉛源を用いることを特徴とする請求項8又は9に記載の反応液の調製方法。
- 前記成分(S)としてチオ尿素を用いることを特徴とする請求項8〜10のいずれかに記載の反応液の調製方法。
- 前記成分(C)としてクエン酸ナトリウム及び/又はその水和物を用いることを特徴とする請求項8〜11のいずれかに記載の反応液の調製方法。
- 基板上に下部電極と光電変換半導体層とバッファ層と透光性導電層と上部電極との積層構造を有する光電変換素子の製造方法において、
前記バッファ層を、請求項1〜7のいずれかに記載のバッファ層の製造方法により製造することを特徴とする光電変換素子の製造方法。 - 前記光電変換半導体層の主成分が、少なくとも1種のカルコパイライト構造の化合物半導体であることを特徴とする請求項13に記載の光電変換素子の製造方法。
- 前記光電変換半導体層の主成分が、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種の化合物半導体であることを特徴とする請求項14に記載の光電変換素子の製造方法。
- 前記光電変換半導体層の主成分が、
Cu及びAgからなる群より選択された少なくとも1種のIb族元素と、
Al,Ga及びInからなる群より選択された少なくとも1種のIIIb族元素と、
S,Se,及びTeからなる群から選択された少なくとも1種のVIb族元素とからなる少なくとも1種の化合物半導体であることを特徴とする請求項15に記載の光電変換素子の製造方法。 - 前記基板として、
Alを主成分とするAl基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl材が複合された複合基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、
及び、Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl膜が成膜された基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板からなる群より選ばれた陽極酸化基板を用いることを特徴とする請求項13〜16のいずれかに記載の光電変換素子の製造方法。
