Abstract
【解決手段】基板搬送装置は、ゲートバルブを介して連結されたチャンバと、前記ゲートバルブを開状態にして前記チャンバ間でキャリアを搬送路に沿って搬送する搬送機構と、前記キャリアが前記チャンバの停止位置に到達する前に前記キャリアを検知するセンサと、前記センサからの検知信号に基づき前記ゲートバルブの閉動作を開始するよう制御する制御器とを有する。

Claims (6)
- ゲートバルブを介して連結されたチャンバと、
前記ゲートバルブを開状態にして前記チャンバ間でキャリアを搬送路に沿って搬送する搬送機構と、
前記キャリアが前記チャンバの停止位置に到達する前に前記キャリアを検知するセンサと、
前記センサからの検知信号に基づき前記ゲートバルブに閉動作を開始させる制御器と、
を有することを特徴とする基板搬送装置。 - 前記チャンバの停止位置における前記キャリアの先端と後端をそれぞれ検知する第1停止位置センサと第2停止位置センサを更に備え、
前記センサは前記第1停止位置センサと前記第2停止位置センサとの間であって、前記ゲートバルブが閉じる際に前記キャリアが前記ゲートバルブに衝突しない位置に配置されていることを特徴とする請求項1に記載の基板搬送装置。 - ゲートバルブを介して連結されたチャンバと、
前記ゲートバルブを開状態にして前記チャンバ間でキャリアを搬送路に沿って搬送する搬送機構と、
前記搬送機構の作動時間に基づき前記キャリアが前記チャンバの停止位置に到達する前に前記ゲートバルブに閉動作を開始させる制御器と、
を有することを特徴とする基板搬送装置。 - 前記制御器は、前記搬送機構を駆動するためのモータを駆動するパルス数をカウントすることによって前記搬送機構の作動時間を計測することを特徴とする請求項3に記載の基板搬送装置。
- ゲートバルブを介して連結されたチャンバと、
前記ゲートバルブを開状態にして前記チャンバ間でキャリアを搬送路に沿って搬送する搬送機構と、
前記キャリアが前記チャンバの停止位置に到達する前に前記ゲートバルブに閉動作を開始させる制御器と、
を有することを特徴とする基板搬送装置。 - 請求項1乃至5のいずれか1項に記載の基板搬送装置を含む製造装置を用いて磁気記録媒体を製造することを特徴とする磁気記録媒体の製造方法。
