Abstract
本発明によるパターン形成方法は、パターン形成用第2の物質を浪費することなく、或いは最小化して、高解像度のパターンが得られるため、生産費用を節減でき、インクジェット方式のように低解像度を持つ第2の手段と、レーザーなどの集束可能なエネルギービームのように高解像度を持つ第1の手段とを組合わせることで、高解像度のパターンを高い工程効率で生産できる。
Description
基板上に犠牲層を形成する方法は、当業界における通常の膜形成法が用いられ、特別に制限されるものではない。
第2の段階では、犠牲層を所望の形態に直接線加工して、第1の物質が存在しない高解像度のパターン溝を形成する。
基板上に最終的にパターンを形成したい第2の物質、例えば機能性材料を前記パターン溝に充填させる。
パターン溝にパターン形成用第2の物質を形成させた後、残存する犠牲層を除去することで、犠牲層上の不要な部位に残存する第2の物質も共に除去できる。つまり、高解像度のパターン溝により形成された第2の物質からなるパターンのみが基板上に残る。
本発明は、犠牲層を形成させる第1の段階の後に保護層を最上部に形成し、第2の段階の後に前記保護層を除去したり、或いは、パターン形成用第2の物質を積層する第3の段階の後に保護層を最上部に形成し、第4の段階の後に前記保護層を除去する工程を選択的にさらに含むことができる。
図4には、本発明により部分的に高解像度パターンを形成する方法に対する概略順序図を示す。
基板材料は、その上部にパターンを形成するために、当業界において通常的に用いられるものであれば、特別に制限されない。非制限的な例としては、ポリエチレンテレフタレート(PET)、ポリエステル(PE)、ポリカーボネート(PC)、ポリプロピレン(PP)、アクリル、無定形ガラス又はPC/PEの組合わせが挙げられる。
第1の物質は、単一物又は2種以上の物質の混合物でありえる。
第2の物質は、単一又は2種以上の物質の混合物でありうる。
本発明の好適な実施例によれば、基板上又は機能性材料のようなパターン形成用第2の物質が積層された後に保護層をさらに含むことができる。
本実施例は、粒子が分散されていない機能性材料インクとして無極性材料を使用し、犠牲層材料として極性材料を使用することで、機能性材料と犠牲層との間に溶解度がなかったり、極に低い場合である。

Claims (19)
- 第1の物質からなる犠牲層が部分又は全面に形成された基板を提供する第1の段階と、
直接犠牲層を線加工する第1の手段を用いて、前記犠牲層に、前記第1の物質が存在しないと共に、線幅が最高第1の解像度を持つパターン溝を形成する第2の段階と、
第2の手段を用いて、第2の解像度で第2の物質を前記パターン溝に充填する第3の段階とを含むことを特徴とする、基板上に第2の物質によりパターンを形成する方法。 - 前記第3の段階の後に残余犠牲層を除去する第4の段階をさらに含むことを特徴とする、請求項1に記載のパターン形成方法。
- 前記第4の段階は、前記残余犠牲層を除去するとき、前記犠牲層上に積層されている前記第2の物質も共に除去されることを特徴とする、請求項2に記載のパターン形成方法。
- 前記第4の段階は、溶媒又は溶液を用いて湿式で犠牲層を除去したり、溶媒又は溶液を使用することなく乾式で犠牲層を除去することを特徴とする、請求項2に記載のパターン形成方法。
- 前記第3の段階において、前記第2の手段を用いて、前記第2の解像度で前記第2の物質を前記パターン溝に充填しながら、前記犠牲層のない領域には前記第2の解像度又は第2の解像度と異なる第3の解像度で前記第2の物質からなるパターンをさらに形成することを特徴とする、請求項1に記載のパターン形成方法。
- 前記第3の段階は、前記第1の段階で形成されたパターン溝の線幅より低い第2の解像度で、前記第2の物質をパターン溝に充填することを特徴とする、請求項1に記載のパターン形成方法。
- 前記第1の段階において、前記第2の手段と同一又は異なる第3の手段を用いて、形成しようとするパターン溝の解像度と異なる第4の解像度で、前記犠牲層をパターニングした基板を提供することを特徴とする、請求項1に記載のパターン形成方法。
- 前記第2の段階において、前記犠牲層を除去するとき、前記第1の手段として集束エネルギービームを使用し、前記集束エネルギービームの形状を制御するためにマスク又は光学回折素子を使用することを特徴とする、請求項1に記載のパターン形成方法。
- 前記第2の段階において、前記最高第1の解像度を持つ第1の手段により犠牲層を除去するとき、前記第1の解像度より高い第5の解像度を持つマスク又は光学回折素子を使用して最高第5の解像度を持つパターン溝を形成し、前記第3の段階において、前記第2の手段により、前記第5の解像度より低い第2の解像度で、前記第2の物質を前記パターン溝に充填することを特徴とする、請求項1に記載のパターン形成方法。
- 前記第1の物質からなる犠牲層は、既にパターンされた領域を含む基板上に形成されることを特徴とする、請求項1に記載のパターン形成方法。
- 前記第1の手段は集束エネルギービームを照射し、前記第2の手段はインクジェットを使用することを特徴とする、請求項1に記載のパターン形成方法。
- 前記犠牲層を形成する前記第1の段階の後に保護層を最上部に形成し、前記第2の段階の後に前記保護層を除去したり、或いは、パターン形成用第2の物質を積層する第3の段階の後に保護層を最上部に形成し、第4の段階の後に前記保護層を除去する工程をさらに含むことを特徴とする、請求項1に記載のパターン形成方法。
- 第1の物質からなる犠牲層が部分又は全面に形成された基板であって、
前記基板上の犠牲層は、直接犠牲層を線加工する第1の手段を用いて線加工して、第1の物質が存在しないと共に、線幅が最高第1の解像度を持つパターン溝が形成され、
第2の手段を用いて、第2の解像度で第2の物質が前記最高第1の解像度を持つパターン溝に充填される、プレパターンが形成された基板。 - 前記犠牲層が存在する領域のパターン溝に、第2の解像度で第2の物質が充填され、前記犠牲層が存在しない領域には、前記第2の解像度又は前記第2の解像度と異なる第3の解像度で、第2の物質からなるパターンがさらに形成されることを特徴とする、請求項13に記載の基板。
- 前記基板は、残余犠牲層が除去されることを特徴とする、請求項13又は請求項14に記載の基板。
- 前記第1の物質からなる犠牲層は、既にパターンされた領域を含む基板上に形成されることを特徴とする、請求項13又は請求項14に記載の基板。
- 前記犠牲層上に形成されたパターン溝の解像度と異なる第4の解像度で、前記犠牲層が基板上にパターニングされることを特徴とする、請求項13又は請求項14に記載の基板。
- 前記犠牲層に形成されたパターン溝は、前記集束エネルギービームの照射により形成されたものであり、前記パターン溝に充填された第2の物質は、インクジェットを介して充填されたものであることを特徴とする、請求項13又は請求項14に記載の基板。
- 犠牲層形成用第1の物質又は第1の物質と共に犠牲層上に残存するパターン形成用第2の物質が除去された後、パターンされた部位又は基板に再付着されるのを防止する保護層が形成されることを特徴とする、請求項13又は請求項14に記載の基板。
