Abstract
【解決手段】太陽電池などの、半導体ウェーハ10の裏面11は例えば銀などで金属化し、前面12はバスバー14および電流収集線15からなる金属パターンを銀含有伝導性ペースト上に堆積された銀の層から構成する。金属パターンは前面とオーム性接触をしている。ウェーハ前面は、例えば窒化ケイ素または他の誘電体材料をはじめとする反射防止コーティングでコーティングし、半導体ウェーハを入射光に付させながら、シアン化物非含有めっき浴を用いて、金属層、特に銀層が焼成伝導性ペースト上に堆積される。ウェーハ裏面は電源からめっきセルに電位を適用することによって、ウェーハ前面と裏面に同時に行われる。

Description
以下の成分を組み合わせ、1リットルの溶液を作るのに十分な脱イオン(「DI」)水を加えることによって銀電気めっき浴を調製する。

メチオニンをアルコキシル化アミノ酸(アミノ酸誘導体)で置換することを除いて実施例1の手順を繰り返す。
焼成銀ペーストから形成される電流収集線とバスバーのパターンを有する図1に示したウェーハを25容量%の水性メタンスルホン酸溶液に接触させ、次いでDI水で洗浄する。

Claims (11)
- ウェーハの主要表面の1つが光に暴露されるとき、負の電荷が第1の主要表面に集まり且つ正の電荷が第2の主要表面に集まるようにウェーハ中に形成された光起電接合を有する、少なくとも2つの主要表面を有する半導体ウェーハを提供することと、前記ウェーハをシアン化物非含有金属めっき浴に接触させることと、前記めっき浴に電位を適用し且つ前記ウェーハを光に暴露して前記第1主要表面上に金属層を堆積させることを含む、光起電効果を示す感光性デバイス上の電気的接触部をめっきする方法であって、
前記めっき浴が水性溶液であり、および金属イオンと;少なくとも1種類の水溶性ニトロ含有化合物と;少なくとも1種類の界面活性剤と;少なくとも1種類のアミド化合物と;水溶性アミノ酸、水溶性スルホン酸、およびその混合物から選択される少なくとも1種類の成分とを含む、方法。 - 前記ウェーハをシアン化物非含有銀電解質の浴に接触させる前に、前記ウェーハをスルホン酸を含む溶液に接触させる工程をさらに含む、請求項1記載の方法。
- 前記スルホン酸がメタンスルホン酸である、請求項2記載の方法。
- 前記光が連続的またはパルス状である、請求項1記載の方法。
- 前記ウェーハが前記第1主要表面を覆っている反射防止コーティングを有する、請求項1記載の方法。
- 前記反射防止コーティングが、酸化ケイ素層、窒化ケイ素層、および酸化ケイ素層と窒化ケイ素層の組み合わせの1つ以上を含む、請求項5記載の方法。
- 前記浴が緩衝剤をさらに含み、および前記浴がpH7〜14である、請求項1記載の方法。
- 前記金属が銀、金および銅から選択される、請求項1記載の方法。
- 前記第1主要表面が複数の接触部を含む、請求項1記載の方法。
- ウェーハを前記シアン化物非含有金属めっき浴に接触させる前に、前記第2主要表面上に金属のコーティングを提供することをさらに含む、請求項1記載の方法。
- 前記めっき浴が1種類以上のビタミンをさらに含む、請求項1記載の方法。
