Abstract

極122とによって電源が供給される。信号貫通電極123と、電源貫通電極121及び
グランド貫通電極122とは、近接して配置され、信号貫通電極123が出力を変化した
際に流れる電流経路のループ面積が削減されている。

Claims (5)
- それぞれがチップ外信号線を介してチップ外に信号を出力する、積層された複数の半導体チップと、それぞれが前記チップ外信号線、電源線、及び、グランド線を構成し前記複数の半導体チップを貫通して延びる複数の貫通電極とを備える半導体装置において、
少なくとも1つの前記チップ外信号線を構成する貫通電極が、前記電源線を構成する貫通電極と前記グランド線を構成する貫通電極の双方に隣接して配置されることを特徴とする記載の半導体装置。 - 順次に配列された、電源線を構成する貫通電極、前記チップ外信号線を構成する貫通電極、及び、前記グランド線を構成する貫通電極を含む、請求項1に記載の半導体装置。
- 隣接する2つのチップ外信号線を構成する貫通電極の間に、前記電源線を構成する貫通電極及び前記グランド線を構成する貫通電極の少なくとも一方が配置されている、請求項1又は2に記載の半導体装置。
- 前記少なくとも1つのチップ外信号線を構成する貫通電極が、前記電源線を構成する貫通電極及び前記グランド線を構成する貫通電極の少なくとも一方を含む貫通電極によって囲まれる、請求項3に記載の半導体装置。
- 前記複数の半導体チップがDRAMを含む、請求1〜4の何れか一に記載の半導体装置。
