該両面粘着テープが、フィルム基材と、該フィルム基材の研磨層に面した側に設けられた第1粘着剤層と、該フィルム基材のプラテンに面した側に設けられた第2粘着剤層とを有し、
該第2粘着剤層がプラテンよりもフィルム基材に対して高い接着力を示す研磨パッドを提供するものであり、そのことにより上記目的が達成される。
(1)イソシアネート末端プレポリマーの気泡分散液を作製する撹拌工程
イソシアネート末端プレポリマーにシリコーン系界面活性剤を添加し、非反応性気体と撹拌し、非反応性気体を微細気泡として分散させて気泡分散液とする。プレポリマーが常温で固体の場合には適宜の温度に予熱し、溶融して使用する。
(2)硬化剤(鎖延長剤)混合工程
上記の気泡分散液に鎖延長剤を添加し、混合撹拌する。
(3)硬化工程
鎖延長剤を混合したイソシアネート末端プレポリマーを注型し、加熱硬化させる。
JIS Z8807−1976に準拠して行った。4cm×8.5cmの短冊状(厚み:任意)に切り出したものを比重測定用試料とし、温度23℃±2℃、湿度50%±5%の環境で16時間静置した。測定には比重計(ザルトリウス社製)を用いた。
JIS K6253−1997に準拠して行った。2cm×2cm(厚み:任意)の大きさに切り出したものを硬度測定用試料とし、温度23℃±2℃、湿度50%±5%の環境で16時間静置した。測定時には、試料を重ね合わせ、厚み6mm以上とした。硬度計(高分子計器社製 アスカーD型硬度計)を用い、硬度を測定した。
直径7mmの円(厚み:任意)に切り出したものを圧縮率・圧縮回復率測定用試料とし、温度23℃±2℃、湿度50%±5%の環境で40時間静置した。測定には熱分析測定器 TMA(SEIKO INSTRUMENTS製 SS6000)を用い、圧縮率と圧縮回復率を測定した。また、圧縮率と圧縮回復率の計算式は以下の通りである。
テフロン(登録商標)コーティングした反応容器内に、フィルタリングしたポリエーテル系プレポリマー(ユニロイヤル社製 アジプレンL−325;イソシアネート基濃度 2.22meq/g)100重量部とフィルタリングしたシリコーン系ノニオン界面活性剤(東レ・ダウシリコーン社製 SH192)3重量部とを混合し、反応温度を80℃に調整した。テフロン(登録商標)コーティングした撹拌翼を用いて、回転数900rpmで反応系内に気泡を取り込むように激しくことを行った。そこへ予め120℃の温度で溶融させ、フィルタリングした4,4’−メチレンビス(o−クロロアニリン)(イハラケミカル社製 イハラキュアミンMT)を26重量部添加した。約1分間撹拌を続けた後、テフロン(登録商標)コーティングしたパン型のオープンモールドへ反応溶液を流し込んだ。この反応溶液に流動性がなくなった時点で、オーブン内に入れ、110℃で6時間ポストキュアを行いポリウレタン樹脂発泡体ブロックを得た。このポリウレタン樹脂発泡体ブロックからバンドソータイプのスライサー(フェッケン社製)を使用してポリウレタン樹脂発泡体シートを得た。
イオン性基を含む樹脂10重量部(バイロンRV280 東洋紡績社製)とメチルエチルケトン50重量部、テトラヒドロフラン50重量部をフラスコにいれ加熱しながら溶解し、樹脂が完全に溶解した溶液にイソシアネート系架橋剤1重量部(コロネートL 日本ポリウレタン工業社製)を混合し易接着層用コーティング液とした。次に、厚さ25μmの2軸延伸ポリエステルフィルム(東洋紡績社製)の表面にコロナ処理を施し、その直後に、作製しておいた易接着層用コート液をバーコーターにてコロナ処理を施した層にコーティングした後、120度にて30分間乾燥させた。
前記シートの溝加工面(研磨面)と反対の面にラミネーターを使用して、両面粘着テープ(積水化学工業社製 ダブルタックテープ ダブルセパレートタイプ)を貼り、更に、クッション層としては、表面をバフがけ、コロナ処理をしたポリエチレンフォーム(東レ社製 トーレペフ 厚み0.80mm)にラミネーターを使用して張り合わせ、さらにクッション層の張り合わせた面と反対の面にラミネーターを使用して先に作製した両面粘着テープを貼り合わせ、研磨パッドとした。研磨層の各物性を以下の表1に示す。
イオン性基を含む樹脂10重量部(バイロンRV285 東洋紡績社製)と純水50重量部、メタノール50重量部をフラスコにいれ加熱しながら溶解し、樹脂が完全に溶解した溶液にイソシアネート系架橋剤1重量部(コロネートL 日本ポリウレタン工業社製)を混合し易接着層用コーティング液とした。次に、厚さ125μmの未延伸ポリエステルフィルム(東洋紡績社製)を加熱しながら3倍率で1軸延伸しその後、フィルム表面に作製しておいた易接着層用コート液をバーコーターにてコーティングした直後、加熱しながら1軸目とは異なる方向に、2倍率で延伸し、150度にて2分間乾燥させた。

- 研磨面と固定面とを有する研磨層、及び該固定面に設けられた両面粘着テープを有し、使用の際には該両面粘着テープによって研磨装置のプラテンに固定される形態の研磨パッドにおいて、
該両面粘着テープが、フィルム基材と、該フィルム基材の研磨層に面した側に設けられた第1粘着剤層と、該フィルム基材のプラテンに面した側に設けられた第2粘着剤層とを有し、
該第2粘着剤層がプラテンよりもフィルム基材に対して高い接着力を示す研磨パッド。 - 前記フィルム基材のプラテンに面した側の表面に、第2粘着剤層に対する接着力を増大する手段が施されている請求項1記載の研磨パッド。
- 前記フィルム基材がポリエステルフィルムであり、前記第2粘着剤層に対する接着力を増大する手段がコーティングされた易接着層である請求項2記載の研磨パッド。
- 前記ポリエステルフィルムのプラテンに面した側の表面にコロナ処理が施されている請求項3記載の研磨パッド。
- 前記ポリエステルフィルムが延伸されたものである請求項3又は4記載の研磨パッド。
- 前記ポリエステルフィルムが、未延伸の状態で易接着層がコーティングされ、その後に少なくとも1回延伸されたものである請求項5記載の研磨パッド。
