Abstract
Description
【0001】
例えば、PVC(ポリ塩化ビニル)、PVDC(ポリ塩化ビニリデン)、PVDF(ポリビニリデンジフロライド)、PVF(フッ化ポリビニリデン)、ETFE(エチレン四フッ化エチレン共重合体)、HDPE(高密度ポリエチレン)などが好適である。
この容器70は容積1リットルのPFA(四フッ化エチレン−パーフロロアルキルビニルエーテル共重合樹脂)製である。
プレ洗浄は、SPM(98%H2SO4:30%H2O2=4:1)10分→超純水リンス10分→DHF(0.5%HF)1分→超純水リンス10分のセットを4回繰り返すことにより行った。

TECHNICAL FIELD OF THE INVENTION
The present invention relates to an ultrapure water supply facility for supplying ultrapure water to a cleaning process of an electronic device such as a semiconductor device, a flat panel display device, and related devices.
[0002]
[Prior art]
2. Description of the Related Art In an electronic device manufacturing process such as an LSI device or a flat panel display, a cleaning process of cleaning the surface of an electronic device substrate with ultrapure water is provided in order to remove impurities such as fine particles, metal impurities, and organic substances from the surface of the electronic device substrate. ing. As the cleaning water, in addition to ultrapure water, ozone gas-dissolved ultrapure water (hereinafter sometimes referred to as ozone water) in which ozone gas or hydrogen gas is dissolved in ultrapure water to enhance the cleaning effect, or hydrogen Gas-dissolved ultrapure water (hereinafter sometimes referred to as hydrogen water) or the like is used.
[0003]
Table 1 shows examples of the quality of ultrapure water, ozone water, and hydrogen water in an LSI device manufacturing plant.
[0004]
[Table 1]
[0005]
The ultrapure water production device is a pretreatment device for reducing turbidity in raw water, and primary pure water for producing primary pure water from which impurities such as metal ions, anions and organic substances in the pretreatment water have been almost removed. The apparatus is constituted by a secondary pure water production apparatus for producing ultrapure water from which the trace amount of impurities remaining in the primary pure water is further removed. In addition, the primary pure water device is provided with a deaerator for removing dissolved oxygen. A primary pure water tank for storing primary pure water is provided between the primary pure water device and the secondary pure water device. The primary pure water tank is sealed with nitrogen in order to prevent oxygen in the atmosphere from dissolving in the primary pure water in the primary pure water tank.
[0006]
[Problems to be solved by the invention]
In ultrapure water supply equipment that supplies ultrapure water to the cleaning process of electronic devices, if the vibration generated in the ultrapure water supply piping system is large, impurities can be removed in a very small amount due to phenomena such as separation or elution from the piping or equipment. There is a possibility that the impurities are mixed in water and adhere to the electronic device to be cleaned.
[0007]
Examples of such impurities include exfoliated substances from ion-exchange resin, exfoliated substances from ultrafiltration membrane (UF membrane) of secondary water purifier, impurities in piping material, and foreign substances adhering to piping. Is done.
[0008]
An object of the present invention is to provide an ultrapure water supply facility capable of supplying ultrapure water having a very small amount of such impurities mixed therein.
[0009]
[Means for Solving the Problems]
The ultrapure water supply equipment of the present invention includes an ultrapure water production apparatus having at least a pretreatment device, a primary pure water production device, and a secondary pure water production device, and an ultrapure water produced by the ultrapure water production device. In an ultrapure water supply system having an ultrapure water supply piping system for supplying water to a point of use, a rotating device constituting the ultrapure water supply piping system in the ultrapure water supply piping system The vibration of 1 to 100 Hz of equipment and members other than the above is 5 gal or less.
[0010]
In this way, the vibration of the equipment and members other than the rotary equipment constituting the ultrapure water supply piping system of the ultrapure water supply equipment whose frequency range is 1 Hz or more and 100 Hz or less is 5 gal or less, preferably 2 gal or less, and more preferably. By setting the value to 1 gal or less, the contamination of trace impurities into ultrapure water from these devices and members can be suppressed, and the amount of impurities adhering to the surface of the object to be cleaned such as a semiconductor substrate and a glass substrate can be reduced. .
[0011]
In the present invention, a means for degassing dissolved gas in ultrapure water is provided in the secondary pure water production apparatus or the ultrapure water supply piping system, and the dissolved gas is removed to a concentration lower than the saturation solubility under atmospheric pressure. It is preferable to keep it. By degassing the ultrapure water in this way, even if the pressure of the ultrapure water is reduced on the delivery side of the pump or at the bent portion of the pipe, it does not exceed the saturation solubility of the gas, and No air bubbles are generated. By preventing the generation of bubbles as described above, vibration of the ultrapure water supply system is suppressed.
[0012]
That is, the bubbles generated in the ultrapure water generate vibration when moving with the liquid while repeating adsorption and desorption on the inner surface of the pipe. In some cases, the vibration generated at the time of desorption of the air bubbles adsorbed on the inner surface of the pipe may be higher than the vibration from the liquid supply pump. By degassing the ultrapure water, vibration caused by such bubbles is suppressed.
[0013]
Examples of the gas dissolved in the ultrapure water include nitrogen, oxygen derived from the atmosphere and a sealing gas, and hydrogen, ozone, and carbon dioxide added to the ultrapure water to enhance the cleaning effect.
[0014]
As the deaerator, a membrane deaerator that can easily remove dissolved gas without contaminating ultrapure water is preferable.
[0015]
In the present invention, it is desirable that the concentration of the dissolved gas is degassed by a degassing membrane device so as to be lower than the saturation solubility, preferably 60% or less, more preferably 50% or less, and still more preferably 40% or less of the saturation solubility. For example, by setting the dissolved nitrogen concentration to 5 ppm or less and the dissolved oxygen concentration to 2 ppm or less, it is possible to reliably prevent the generation of bubbles. Further, it is preferable to use a pipe made of a material having low gas permeability as the pipe on the downstream side of the degassing membrane device. Depending on the material of the pipe, outside air around the pipe may pass through the pipe, and the gas may be dissolved in ultrapure water in the pipe. In particular, when the distance from the degassing membrane device to the use point is long, the dissolved gas amount of the ultrapure water may reach the saturation concentration under the atmospheric pressure due to the dissolution of the gas permeating the pipe. Thus, piping materials in case of long-distance transport, it is desirable oxygen permeability or / and nitrogen permeability coefficient is not more than 100cc · mm / m 2 · 24hr · atm. For example, PVC (polyvinyl chloride), PVDC (polyvinylidene chloride), PVDF (polyvinylidene difluoride), PVF (polyvinylidene fluoride), ETFE (ethylene tetrafluoroethylene copolymer), HDPE (high-density polyethylene) ) Are suitable. The flow control valve is preferably made of these materials.
[0016]
In the present invention, by using a diaphragm valve or a globe valve or a needle valve as a flow control valve used in the ultrapure water supply piping system for supplying ultrapure water to a point of use, the flow control valve in the middle of the ultrapure water supply is used. Abrupt pressure fluctuation can be suppressed, cavitation and impact generation in the flow control valve can be suppressed, and vibration of the ultrapure water supply piping system can be further reduced.
[0017]
In the present invention, by connecting the ultrapure water production apparatus and the ultrapure water supply piping system using a flexible joint, the vibration generated in the ultrapure water production apparatus propagates to the ultrapure water supply piping system. Is suppressed.
[0018]
In addition, by installing the rotating device inside the ultrapure water production device and the devices at the subsequent stage of the rotating device on separate stands, vibration generated by the rotating device inside the ultrapure water production device is transmitted to the latter stage via the stand. Propagation to the equipment on the side and the piping system is suppressed.
[0019]

In addition, in this embodiment, since the secondary production device 40 and the ultrapure water supply piping system 60 are connected via the flexible joints 52 and 53, the secondary pure water production device 40 supplies the ultrapure water supply piping. Vibration propagation to the system 60 is small. For this reason, the vibration at 1 to 100 Hz in the ultrapure water supply piping system 60 becomes 5 gal or less, and the contamination of impurities into the ultrapure water in the ultrapure water supply piping system 60 is sufficiently suppressed.

The flow rate of ultrapure water is about 0.35 l / min, and the water in the container is replaced in about 3 minutes. Further, the rising speed of the water in the container is about 45 mm / min, and the water temperature is 23 ± 2 ° C.
[0041]
The time-dependent changes in the S (sulfur) and Cl (chlorine) concentrations on the silicon substrate surface when ultrapure water was passed through the container 70 were measured with a total reflection X-ray fluorescence spectrometer (TREX610, Technos). The result is shown in FIG. The X-ray source used for the measurement is tungsten (W). The incident angle of the X-rays on the surface to be measured is 0.050 degrees, and information from 50 to 100 ° in the depth direction from the surface can be obtained. The measurement area is 0.75 cm 2 .
[0042]
As shown in FIG. 3, in the embodiment where the vibration of the pipe is 0.5 gal, the amounts of S and Cl adhering to the substrate surface hardly increase over a long period of time, whereas in the comparative example where the vibration of the pipe is 10 gal. The amounts of S and Cl are rapidly increasing in a short period of time. From this, it is recognized that in the examples, the impurity concentration in the ultrapure water passed through is sufficiently low.
