本発明の超純水供給設備は、少なくとも前処理装置、1次純水製造装置、及び2次純水製造装置を有する超純水製造装置と、該超純水製造装置で製造された超純水を使用点に供給するための超純水供給配管系とを備えた超純水供給設備において、該超純水供給配管系にあっては、該超純水供給配管系を構成する回転機器以外の機器および部材の1〜100ヘルツの振動が5ガル以下である超純水供給設備であって、前記2次純水製造装置又は超純水供給配管系に、該超純水中に溶存するガスを大気圧下で飽和濃度未満とする脱気手段を備えており、超純水供給配管系に流量調整弁としてダイヤフラム弁、グローブ弁又はニードル弁が設けられており、該超純水製造装置内部の回転機器と該回転機器後段の機器類とが別々の架台に設置されており、該超純水製造装置と該超純水供給配管系とがフレキシブルジョイントにより接続されていることを特徴とするものである。

Changes in the S (sulfur) and Cl (chlorine) concentrations of the silicon substrate surface over time when ultrapure water was passed through the container 70 were measured with a total reflection X-ray fluorescence spectrometer (TREX610, Technos). The results are shown in FIG. The X-ray source used for the measurement is tungsten (W). The incident angle of the X-ray to the measurement target surface is 0.050 degrees, and information from 50 to 100 mm in the depth direction from the surface can be obtained. The measurement area is 0.75 cm 2 .

As shown in FIG. 3, in the example in which the vibration of the pipe is 0.5 gal, the amount of S and Cl adhering to the substrate surface hardly increases over a long period, whereas in the comparative example in which the vibration of the pipe is 10 gal. The amount of adhered S and Cl increases rapidly in a short period of time. From this, it is recognized that the impurity concentration in the ultrapure water that has been passed is sufficiently low in the examples.
