- 【請求項1】 堆積される化学的気相成長により窒化チタンの約25〜20
0オングストロームの厚さを有する層を含むライナーをトレンチの壁に最初に被
覆し、かつ次いでトレンチに充填するために銅を堆積させるステップからなるこ
とを特徴とする、トレンチ内に銅を堆積させる方法。 - 【請求項2】 ライナーが少なくとも1つのタンタル富有層を含む、請求項
1記載の方法。 - 【請求項3】 タンタル富有層を、タンタル及び窒化タンタルを含む群から
