量の流動性プラスチック樹脂材料と一緒にし、約10体
積%〜90体積%の金属被覆粒子及び残余の流動性プラ
スチック樹脂からなる熱伝導性物質を形成する、諸工程
を含む上記製造方法。
Description
る半導体デバイスから、熱吸収体又は熱分散体(heat s
preader)のような熱消散体(heat dissipator)への熱
移動を改良するための機械的順応性の熱伝導性化合物を
製造する方法に関する。特に、本発明は、液体金属で被
覆された浸透性(percolating)粒子クラスターを導入
又は充填した重合体液体のような高度に熱伝導性の重合
体化合物を製造する方法に関する。そのような化合物
は、液体金属で促進される浸透により一層効果的になっ
ている。特に、本発明は、液体金属で粒状固体を均一な
被覆し、然る後、それら被覆した粒子を液体又は流体重
合体と混合し、熱的通路を有する順応性パッドを形成す
る方法を含む。

が提案されてきた。殆どの場合、この目的のために液体
金属を適用することは広く用いられることはなかった。
なぜなら、第一に、液体金属が合金及び/又はアマルガ
ムを形成し、それにより液体金属含有取付けパッドの物
理的性質を変化及び制限する傾向があることによる問題
が生ずるためである。更に、従来法の高度に熱伝導性の
ペーストは、或る用途及び状況では望ましくない熱伝導
性を常に持つからである。或る別の状況では、液体金属
及び/又は液体金属の合金を重合体と混合し、然る後、
その重合体を硬化して複合体熱伝導性取付けパッドを与
えている。これらの部材は有用ではあるが、主に最終製
品中の液体金属成分が不安定であることにより、広く利
用されることはなかった。この不安定性は、液体金属成
分の極めて高い表面張力によることの外、その他の化学
的及び物理的性質によるものである。例として、分散し
た液体金属の液滴は、オストワルト成長過程により凝集
する傾向をもち、重合体マトリックスから金属の巨視的
分離を起こす。

中に固定する働きをする改良された粒状材料を与えるこ
とにある。

粒子と重合体キャリヤーとの組合せを用い、極めて望ま
しい熱的及び電気的性質を持ち、半導体デバイスと熱消
散体との間に介在させる形状にするのに適合した熱的架
橋を形成する。本発明に記載する製造方法は、巨視的相
分離に関してそれら化合物を極めて安定にする。更に、
その製造方法は、熱移動を促進する液体金属被覆粒子の
大きな浸透性クラスターの形成を可能にする。その組合
せは、希望の機械的性質も有し、そのことが製造操作で
それを使用し易くしている。
窒化アルミニウムのような粒状物を最初に乾燥し、然る
後、液体金属、典型的には室温で液体であるか、又は比
較的低い温度で溶融し、典型的には120℃より低く、
好ましくは60℃より低い温度で溶融する金属と接触さ
せる。液体金属は、ガリウム・インジウム・錫・亜鉛合
金、ビスマス・インジウム合金、又は錫・インジウム・
ビスマス合金のようなガリウム及び/又はインジウムの
合金からなるのが好ましい。粒子の表面を適切に濡らす
ため、乾燥粒子と液体金属との混合物を、粒子が液体金
属で均一に被覆されるまで混合操作にかける。絶対的に
必要な訳ではないが、窒化硼素粒子は液体金属合金と混
合する前に乾燥していることが望ましい。この混合段階
で、液体金属と粉末とのチキソトロピー性ペーストが得
られる。そのペーストは、大きな浸透性クラスターとし
て見ることもできる。

うな液体重合体キャリヤー材料と混合する。液体金属粒
子は、シリコーン混合物中に充填限界まで又はその近く
まで配合するのが好ましい。液体金属被覆窒化硼素の場
合、充填分率は、約60体積%〜65体積%の被覆粒子
及び残余の液体シリコーンからなるのが典型的である。
これらの体積分率では、大きな充填密度により、優れた
熱伝導度を有する機械的に順応性のある化合物が得られ
る。これは、半導体デバイスと熱吸収体との相対する間
隔を開けた表面間に順応性のある界面を生ずることによ
り熱移動を改良する。
応性のあるブリッジを製造するため、熱伝導性粒子を先
ず選択するが、窒化硼素がその好ましい粒子である。酸
化アルミニウム(アルミナ)及び窒化アルミニウムのよ
うな材料も、液体金属と接触させる前に適当に乾燥され
ているならば、有用であることが判明している。本発明
を適用するため、粒径は、平均断面の厚さが約5μより
小さくなるようにすべきである。液体金属、好ましくは
低融点合金をその粒状物に添加し、粒子表面が液体金属
によって実質的に均一に濡らされ、均一なペーストが形
成されるまで機械的に混合する。然る後、液体重合体、
好ましくは液体又は流体シリコーン重合体をその液体金
属ペーストへ添加し、混合物を形成する。この混合物を
機械的撹拌操作にかけ、その操作は激しいか又は高速混
合工程を含むのが典型的であり、目で見て滑らかなペー
ストが形成されるまで激しい撹拌を継続する。
被覆粒子の添加が粘度を効果的に減少することが見出さ
れている。この粘度の変化に含まれる機構は、「効果的
粒子」・シリコーン油界面で粘性遅滞が減少することに
よるものと考えられる。液体金属被覆は、粒子の形状の
球状性を増大し、さもなければ堅い粒子の効果的「軟
化」にも寄与する。これら二つの因子が、相互に共働す
る仕方で働き、得られる複合体の粘度及びモジュラスの
両方を減少する。
ルギーを効果的に移動する外、液体金属を三相複合体中
に固定し、大きな移動を防ぐことが更に見出されてい
る。この三相は粒子・液体金属・重合体である。金属相
の粘度を増大することにより、金属液滴が移動し、大き
な液滴へ凝集して巨視的に分離し、複合体から漏洩する
傾向が著しく遅延される。更に、液体被覆粒子が、得ら
れる複合体にビンガム(Bingham)プラスチック状特性
を与え、これが外部応力が存在しない時にペーストを静
止状態に維持し、更に応力を受けた時に容易に順応し且
つ(又は)流動できるようにしていることが判明してい
る。

混合しない。しかし、本発明によれば、特定の窒化硼素
の粒状物を最初にガリウム合金で被覆すると、巨視的分
離現象が減少し、金属相のチキソトロピー性の増大によ
り、液体金属が被覆された粒子の形で支持又は維持され
る。更に、被覆された粒子は、シリコーンに添加する
と、複合体中の熱移動路を効果的に形成する機能を果た
す。或る場合には、窒化硼素のような粒子の熱伝導度
は、液体金属、例えば、ガリウム、錫及びインジウムの
共融合金の熱伝導度さえも越えることがある。
性質を同様に持つことは、本発明の更に別の特徴であ
る。最適熱的性質を有する配合物は、108〜1012Ω
・cmの範囲の体積抵抗率を有することが判明してい
る。
粒状材料を用途に対し選択する工程を含む。窒化硼素粒
子が特に望ましく、0.3m2/gのBET比表面積を
有する粒子が極めて有用であることが判明している。窒
化硼素は異方性板状子状粒子の形の形態をしているのが
典型的であり、板の直径は約5〜50μmの範囲にあ
り、板の厚さは約2〜3μmである。次の工程は粒子の
被覆である。液体金属で被覆すると、これらの粒子は
4:1〜1:1の範囲の[液体金属]/[窒化硼素]体
積比を有する。被覆は、前に述べたように、機械的に混
合することにより達成される。その次に適当な量の液体
又は流体シリコーンをその被覆粒子に添加し、その添加
の後に、目で見て滑らかなペーストが得られるまで、高
速混合する。

より平均した熱伝導度は約60W・m-1・K-1であると
報告されている)。選択した重合体マトリックスは、1

ン油であった。金属は6.5の比重及び20W・m-1・
K-1の熱伝導度を有する。

配合物の全ての材料を一緒に混合すると、粉末は液体金
属によって適切に濡らされないことを示していた。混合
工程の順序は、安定で熱伝導性の化合物の製造に成功す
る鍵である。

し、混合した。液体合金で被覆した時、アルミナは滑ら

は3.75の比重を有し、25W・m-1・K-1の熱伝導
度を持っている。選択した重合体マトリックスは、10
0センチストークスの動的粘度、0.86の比重、及び
0.15W・m-1・K-1の熱伝導度を有するシリコーン
油であった。液体金属は7.88の比重及び25W・m
-1・K-1の熱伝導度を有する。

TM D5470法は、8.0W・m-1・K-1の熱伝導
度を与えた。工業的標準材料に対する制御熱インピーダ
ンス試験も行なった。これらの一つは、ダウ・コーニン
グ(Dow Corning)からの一般的熱界面化合物(DC−
340サーマルグリース)であり、もう一つはシン・エ
チュ社(Shin-Etsu Corporation)により製造された高
性能化合物(G−749サーマルグリース)であった。
例1のガリウム液体金属も試験した。熱インピーダンス
試験は図7に模式的に示されている。モトローラ(Moto
rola)社のTO−220パッケージ中のIRF−840
トランジスタを用いた。それに60W(30V、2A)
の電力を与え、二種類の対照化合物及び種々の液体金属
化合物により熱分散体に接続した。熱分散体は錫被覆銅

Claims (7)
- 【請求項1】 機械的順応性の熱伝導性パッドの製造方
法において、 (a)(1) 120℃より低い温度で液体状態である、ガ
リウム及び/又はインジウムを含有する多量の合金と、 (2) 本質的に窒化硼素からなる熱伝導性粒状固体と、の
混合物を調製する工程と、 (b) 前記混合物を機械的に混合して前記粒子の表面
を前記液体合金で濡らし、均一なペーストを形成する工
程であって、前記液体合金が前記窒化硼素の個々の粒子
をカプセル状に包む該工程と、 (c) 前記ペーストを多量の流動性プラスチック樹脂
材料と一緒にし、金属被覆粒子 約10体積%〜90体
積%及び残余の流動性プラスチック樹脂からなる熱伝導
性物質を形成する工程と、を含む、上記製造方法。 - 【請求項2】 熱伝導性粒状固体を構成する粒子が、約
1μ〜40μの直径を有する、請求項1記載の方法。 - 【請求項3】 液体合金が粒子を実質的にカプセル状に
包み、それらの上の被覆を形成し、典型的には[液体金
属]対[粒子]体積比が、良好な熱的性能を得るために
少なくとも1:1である、請求項1記載の方法。 - 【請求項4】 均一なペーストを、更にシリコーン樹脂
と混合し、順応性のあるパッドを形成し、前記パッド
が、均一なペースト 約10体積%〜90体積%及び残
余のポリシロキサンからなる、請求項1記載の方法。 - 【請求項5】 液体金属合金が60℃より低い温度で液
体状態である、請求項1記載の方法。 - 【請求項6】 請求項1に記載の諸工程に従って製造さ
れた熱伝導性順応性パッド。 - 【請求項7】 機械的順応性の熱伝導性パッドの製造方
法において、 (a)(1) 120℃より低い温度で液体状態である、ガ
リウム及びインジウムからなる群から選択された成分を
含有する液体金属合金と、 (2) 窒化硼素、窒化アルミニウム及びアルミナからなる
群から選択された熱伝導性粒状固体と、の混合物を調製
する工程と、 (b) 前記混合物を機械的に混合して前記粒子の表面
を前記液体合金で濡らし均一なペーストを形成する工程
であって、前記液体合金が前記粒状物からなる個々の粒
子をカプセル状に包む該工程と、 (c) 前記ペーストを多量の流動性プラスチック樹脂
材料と一緒にし、金属被覆粒子 約10体積%〜90体
積%及び残余の流動性プラスチック樹脂からなる熱伝導
性物質を形成する工程と、を含む、上記製造方法。
