993,880. Crystal-pulling. PHILLIPS ELECTRONIC & ASSOCIATED INDUSTRIES Ltd. Nov. 20, 1962 [Nov. 23, 1961], No. 43865/62. Heading BIS. Crystal-pulling is effected in a closed vitreous quartz tube 1 using a seed 6 attached to the upper end of the tube and a melt 29 heated by an induction coil 22 and contained in a graphite crucible 7 attached to a ferromagnetic body 10 of rectangular cross-section, Fig. 2, and having graphite bearing members 15 and 16, movement of body 10 with respect to tube 1 being effected by means of electromagnetic polepieces 24 outside the tube. Body 10 may be maintained stationary while tube 1 is moved upwards at a speed of 0À5 mm./minute and revolved at 15 rev./minute. Tube 1 may be mounted in a graphite bearing 23 within an outer vitreous quartz tube 19. In the pulling of gallium arsenide, tube 19 may carry resistance heating coils 19 and 20 to provide 1 atmosphere excess pressure of arsenic. The melt of gallium arsenide may be preformed or formed in situ. "Germanium, silicon, or cadmium telluride may alternatively be pulled.
