Abstract
1362739 Modified zone-melting SIEMENS AG 30 Nov 1972 [31 Jan 1972] 55227/72 Heading B1S In a process for zone-melting a semiconductor rod supported substantially vertically between two rod holders and in which the molten zone is formed by an annular induction heating device, energy in the form of pulses, e.g. of electric current or sound, is supplied to at least one end of the rod. In the case of the sound pulses they may be produce by a sound generator with a frequency of more than 20 kHz and transferred to the rod via a coupling element interposed between the rod end and the holder. The sound generator may be an ultrasonic or a coiled magnetostrictive or cooled prezo-electric sound generator. The process is preferably used to form thyristors which can be ignited in an overhead fashion, e.g. (III)-orientated silicon crystal wafers which posses a break in the specific electrical resistance in the centres of the crystalline wafers.
