Claims (7)
- Massenspektrometrieverfahren, unter Verwendung einer Massenspektrometrievorrichtung (10), die eine Probenplattform (11), auf der eine erste Probe (13) und eine Positionskorrekturprobe (20) angeordnet sind, eine lonenstrahlquelle (12), die dazu konfiguriert ist, durch Anlegen einer Spannung an eine Ablenkelektrode (12a) der lonenstrahlquelle (12) einen lonenstrahl zu einer Probe auf der Probenplattform (11) auszustrahlen, eine Laserlichtquelle (14), die dazu konfiguriert ist, ein Laserlicht zu einem Bereich oberhalb der Probenplattform (11) auszustrahlen, und eine Massenspektrometrieeinheit (16), die dazu konfiguriert ist, ionisierte Partikel zu analysieren, einschließt,
dadurch gekennzeichnet, dass
die Positionskorrekturprobe (20) einen gestapelten Körper (LB1) aufweist, wobei der gestapelte Körper (LB1) einschließt:eine erste Schicht (201), die ein erstes Material einschließt;eine zweite Schicht (202), die auf der ersten Schicht (201) bereitgestellt ist, wobei die zweite Schicht (202) ein zweites Material einschließt; undeine dritte Schicht (203), die auf der zweiten Schicht (202) bereitgestellt ist, wobei die dritte Schicht (203) ein drittes Material einschließt,wobei das erste Material, das zweite Material und das dritte Material zueinander verschieden sind,wobei der gestapelte Körper (LB1) eine erste Aussparung (R1) aufweist, die von der dritten Schicht (203) aus die erste Schicht (201) erreicht, wobei der gestapelte Körper eine erste Fläche (S1) aufweist, wobei die erste Fläche (S1) einen Abschnitt, der über die erste Aussparung (R1) der ersten Schicht (201) freigelegt ist, einen Abschnitt, der über die erste Aussparung der zweiten Schicht (202) freigelegt ist, und einen Abschnitt, der über die erste Aussparung der dritten Schicht (203) freigelegt ist, einschließt, wobei ein Winkel zwischen der ersten Fläche (S1) und einer Oberseite (TS1) der dritten Schicht (203) ein stumpfer Winkel ist,wobei das Verfahren umfasst:Strahlen des lonenstrahls auf die erste Probe (13) und Verwenden von Laserlicht, um aus der ersten Probe (13) stammende erste Partikel zu ionisieren;Durchführen einer Massenspektrometrie der ionisierten ersten Partikel;Einstellen der Spannung der Ablenkelektrode (12a) auf einen bestimmten Spannungswert zum Strahlen des lonenstrahls auf den Abschnitt der ersten Fläche (S1), wo die zweite Schicht (202) freigelegt ist, und Strahlen des lonenstrahls auf einen Abschnitt der ersten Fläche (S1) der Positionskorrekturprobe (20), während die Spannung der Ablenkelektrode (12a) auf den bestimmten Spannungswert eingestellt ist;Verwenden von Laserlicht, um aus dem bestrahlten Abschnitt der ersten Fläche (S1) der Positionskorrekturprobe (20) stammende zweite Partikel zu ionisieren; undDurchführen einer Massenspektrometrie der ionisierten zweiten Partikel und Korrigieren einer Strahlungsposition des lonenstrahls bezüglich der ersten Probe (13), basierend auf einem Massenspektrometrieergebnis der zweiten Partikel durch Detektieren, ob ein in einer anderen Schicht als der zweiten Schicht (202) enthaltenes Material durch die Massenspektrometrieeinheit (16) detektiert wird. - Verfahren nach Anspruch 1, wobei eine Massenspektrometrie der ionisierten ersten Partikel nach dem Korrigieren der Strahlungsposition des lonenstrahls bezüglich der Probenplattform (11) nochmals durchgeführt wird.
- Verfahren nach Anspruch 1 oder Anspruch 2, wobei die Energie des lonenstrahls, der auf das Positionskorrekturziel (20) ausgestrahlt wird, kleiner als die Energie des lonenstrahls, der auf die erste Probe (13) ausgestrahlt wird, ist.
- Verfahren nach einem der vorstehenden Ansprüche, wobei das dritte Material ein Leiter ist und die dritte Schicht (203) leitfähig ist.
- Verfahren nach einem der vorstehenden Ansprüche, wobei die entsprechenden lonisierungsenergien des ersten Materials, des zweiten Materials und des dritten Materials jeweils größer als oder gleich wie ein ganzzahliges Vielfaches von h/(λ-Δλ) und kleiner als oder gleich wie ein ganzzahliges Vielfaches von h/(λ+Δλ) sind, wobei h das Plancksche Wirkungsquantum ist, λ die Wellenlänge des von der Laserlichtquelle (14) ausgestrahlten Laserlichts ist und Δλ die Breite bei einem halben Maximum der Wellenlängenverteilung des von der Laserlichtquelle (14) ausgestrahlten Laserlichts ist.
- Verfahren nach einem der vorstehenden Ansprüche, wobei ein Durchmesser des lonenstrahls, der auf die Positionskorrekturprobe (20) ausgestrahlt wird, kleiner als d/sin(180-θ) ist, wobei d die Dicke der zweiten Schicht (202) ist und θ der Winkel zwischen der ersten Fläche (S1) und der Oberseite (TS1) der dritten Schicht (203) ist.
- Verfahren nach einem der vorstehenden Ansprüche, wobei das erste Material, das zweite Material und das dritte Material eine gemeinsame Verbindung einschließen und die Zusammensetzung der gemeinsamen Verbindung kontinuierlich von dem ersten Material zu dem dritten Material variiert.
