Description
- Die Erfindung betrifft eine Düsenanordnung, insbesondere zur Einspritzung eines Fluidstrahls in eine Vakuumkammer, gemäß dem Oberbegriff des Anspruchs 1.
- Es sind Röntgenstrahlungsquellen bekannt, bei denen ein flüssiges Targetmaterial mit einer Düsenanordnung in eine Vakuumkammer eingespritzt und dort durch Laser-Bestrahlung in einen Plasmazustand versetzt wird, in dem materialspezifische Röntgenfluoreszenzstrahlung emittiert wird. Hierbei ist es wichtig, dass der eingespritzte Flüssigkeitsstrahl in der Vakuumkammer möglichst stabil bleibt, was jedoch bei den bekannten Düsenanordnungen bisher unbefriedigend war.
- Beispielsweise ist aus US 4 131 236 eine Düsenanordnung zur Materialverarbeitung bekannt, wobei diese Düsenanordnung einen Düsenkanal aufweist, der sich zu der Austrittsöffnung hin verjüngt und eine konvexe Innenkontur aufweist. Die Verwendung derartiger Düsenanordnungen zur Einspritzung eines Fluidstrahls in eine Vakuumkammer führt jedoch zu einem instabilen Fluidstrahl innerhalb der Vakuumkammer.
- Aus DE 195 41 174 C2, DE 39 11 330 A1, US 5 143 302 und US 3 257 046 sind weitere Sprühdüsen benannt, die sich jedoch nicht für die Einspritzung eines Fluidstrahls in eine Vakuumkammer eignen.
- Aus DE 37 22 529 A1 ist eine Hochdruckwasserdüse bekannt, die eine Innenkontur mit einem konkaven Parabelabschnitt und einem konvexen Parabelabschnitt aufweist, wobei der konkave Parabelabschnitt an den Düseneingang angrenzt, während der konvexe Parabelabschnitt an den Düsenaustritt angrenzt. Diese bekannte Hochdruckwasserdüse eignet sich jedoch ebenfalls nicht zur Einspritzung eines Fluidstrahls in eine Vakuumkammer.
- Weitere Düsenanordnungen sind bekannt aus GB 2 330 163 A, US 2 683 627 A, DE 10 57 024 B, US 3 750 961 A, US 3 393 988 A und DE 195 31 780 A. Diese bekannten Düsenanordnungen eignen sich jedoch nicht zur Einspritzung eines Fluidstrahls in eine Vakuumkammer, sondern dienen anderen Zwecken, wie beispielsweise zum Bohren oder Absprühen von Beschichtungsmitteln.
- Der Erfindung liegt deshalb die Aufgabe zugrunde, eine Düsenanordnung zu schaffen, die bei der Einspritzung in eine Vakuumkammer einen möglichst stabilen Fluidstrahl erzeugt.
- Diese Aufgabe wird, ausgehend von der vorstehend beschriebenen bekannten Düsenanordnung gemäß dem Oberbegriff des Anspruchs 1, durch die kennzeichnenden Merkmale des Anspruchs 1 gelöst.
- Die Erfindung geht von der Erkenntnis aus, dass die Stabilität des in die Vakuumkammer eingespritzten Flüssigkeitsstrahls durch eine möglichst laminare Strömung innerhalb des Flüssigkeitsstrahls begünstigt wird.
- Die Erfindung umfasst deshalb die allgemeine technische Lehre, die Düsenanordnung so zu gestalten, dass die Strömung an der Austrittsöffnung der Düsenanordnung möglichst laminar ist.
- Die erfindungsgemäße Düsenanordnung weist deshalb einen Düsenkanal mit einer mindestens teilweise konkav geformten Innenkontur auf.
- Der im Rahmen der Erfindung verwendete Begriff einer konkaven Innenkontur ist allgemein zu verstehen und nicht auf die engere mathematische Bedeutung dieses Begriffs beschränkt. Beispielsweise kann die Innenkontur des Düsenkanals bei der erfindungsgemäßen Düsenanordnung auch einfach nach außen ausgewölbt sein.
- Hierbei weist der Düsenkanal jedoch eine parabolische Innenkontur auf, was sich als besonders vorteilhaft erwiesen hat.
- Weiterhin erstreckt sich die konkave bzw. parabolische Innenkontur des Düsenkanals hierbei von der Austrittsöffnung ausgehend entgegen der Strahlrichtung über einen vorgegebenen Bereich. Es ist also im Rahmen der Erfindung nicht erforderlich, dass sich die konkave bzw. parabolische Innenkontur des Düsenkanals über die gesamte Länge der Düsenanordnung erstreckt.
- In einer bevorzugten Ausführungsform verläuft der Düsenkanal in einem Düsenkörper, wobei der Düsenkörper mindestens teilweise eine konvexe Außenkontur aufweist. Auch der im Rahmen der Erfindung verwendete Begriff einer konvexen Außenkontur ist allgemein zu verstehen und nicht auf die enge mathematische Bedeutung dieses Begriffs beschränkt. Beispielsweise kann der Düsenkörper auch lediglich eine ballige oder nach außen gewölbte Außenkontur aufweisen, wobei sich die Außenkontur vorzugsweise in Richtung der Austrittsöffnung verjüngt.
- Vorzugsweise weist der Düsenkörper jedoch eine parabolische Außenkontur auf, was sich bei der Einspritzung eines Flüssigkeitsstrahls in eine Vakuumkammer als besonders vorteilhaft erwiesen hat.
- Die konvexe bzw. parabolische Außenkontur des Düsenkörpers erstreckt sich hierbei vorzugsweise von der Austrittsöffnung ausgehend entgegen der Strahlrichtung über einen vorgegebenen Bereich. Es ist also im Rahmen der Erfindung nicht erforderlich, dass sich die konvexe bzw. parabolische Außenkontur des Düsenkörpers über dessen Gesamtlänge erstreckt.
- Vorzugsweise besteht der Düsenkörper aus Quarz, Saphir, Glas oder einem anderen Dielektrikum. Eine derartige Materialauswahl für den Düsenkörper führt vorteilhaft zu einer langen Lebensdauer, da diese Materialien als Dielektrika keiner e-lektro-chemischen Korrosion ausgesetzt sind, was insbesondere bei den eingangs erwähnten Röntgenstrahlquellen wichtig ist, die viele Ionen erzeugen. Ein weiterer Vorteil von Glas als Material für den Düsenkörper besteht in der guten Verarbeitungsfähigkeit, da sich Austrittsöffnungen mit einem Innendurchmesser von 1 µm bis 1 mm realisieren lassen.
- Die Erfindung ist jedoch hinsichtlich des Materials des Düsenkörpers nicht auf die vorstehend erwähnten Materialien beschränkt, sondern lässt sich beispielsweise auch mit einem Düsenkörper aus Kunststoff realisieren, sofern der verwendete Kunststoff ausreichend erosionsbeständig und glatt ist.
- In einer weiteren Variante der Erfindung besteht der Düsenkörper aus einem durchsichtigen Material wie beispielsweise Glas. Die Durchsichtigkeit des Düsenkörpers bietet hierbei den Vorteil, dass Bläschen oder Verschmutzungen in dem Düsenkanal durch eine einfache Sichtkontrolle erkannt werden können, wodurch die Fehlersuche wesentlich vereinfacht wird.
- Hinsichtlich des Durchmessers der Austrittsöffnung der Düsenanordnung bestehen vielfältige Möglichkeiten, jedoch liegt der Innendurchmesser der Austrittsöffnung vorzugsweise im Bereich von 1 µm bis 0,5 mm, wobei beliebig viele Zwischenwerte möglich sind. Bei der Einspritzung eines Flüssigkeitsstrahls in eine Vakuumkammer hat sich ein Innendurchmesser der Austrittsöffnung im Bereich von 5µm bis 0,25 mm als besonders vorteilhaft erwiesen.
- Ferner besteht der Düsenkörper vorzugsweise aus einem wärmeleitfähigen Material, um eine Unterkühlung oder gar ein Einfrieren der Flüssigkeit in dem Düsenkanal zu verhindern. Dies ist insbesondere dann vorteilhaft, wenn die erfindungsgemäße Düsenanordnung zur Einspritzung eines Flüssigkeitsstrahls in eine Vakuumkammer eingesetzt wird, da dabei aufgrund des Vakuums Flüssigkeit verdampft, was aufgrund der damit verbundenen Verdunstungskälte zu einer Abkühlung der Flüssigkeit führt.
- In der bevorzugten Ausführungsform der Erfindung ist der Düsenkörper mit einer Zuleitung verbunden, wobei zwischen dem Düsenkörper und der Zuleitung eine Dichtung angeordnet ist. Die Dichtung hat hierbei zum einen die Funktion, den Übergang zwischen der Zuleitung und dem Düsenkörper abzudichten. Zum anderen soll die Dichtung verhindern, dass die relativ harte Zuleitung direkt auf den ebenfalls relativ harten Düsenkörper stößt, da dies mit einem erheblichen Verschleiß verbunden wäre. Die Dichtung besteht deshalb vorzugsweise aus einem wesentlich weicheren Material als der Düsenkörper und/oder die Zuleitung. Beispielsweise kann die Dichtung aus einem Kunststoff wie Nylon bestehen, jedoch sind auch andere Materialien möglich.
- In der Zuleitung und der Dichtung verlaufen hierbei ebenfalls Innenkanäle zur Zuführung des einzuspritzenden Fluids. Die Zuleitung weist hierbei vorzugsweise einen Innenkanal mit einem Innendurchmesser von 0,1 mm bis 5 mm auf, während der in der Dichtung angeordnete Innenkanal vorzugsweise einen Innendurchmesser im Bereich von 0,01 mm bis 5 mm aufweist.
- Zur Erreichung eines möglichst stabilen Flüssigkeitsstrahls hat es sich ferner als vorteilhaft erwiesen, wenn sich die Innendurchmesser der Innenkanäle in der Zuleitung, der Dichtung und in dem Düsenkanal um weniger als den Faktor 2 unterscheiden.
- In der bevorzugten Ausführungsform der Erfindung ist ferner eine Schraubverbindung vorgesehen, um die Zuleitung, die Dichtung und/oder den Düsenkörper miteinander zu verbinden. Eine derartige Schraubverbindung ermöglicht vorteilhaft eine einfache Zerlegung der Düsenanordnung beispielsweise zu Reinigungszwecken.
- Vorzugsweise besteht diese Schraubverbindung aus einer mit der Zuleitung verschraubbaren Schraubhülse und einer mit der Schraubhülse verschraubbaren Schraubkappe. Hierbei weist die Schraubkappe vorzugsweise einen Ansatz für ein Werkzeug auf, um die Schraubkappe festzuschrauben.
- Ferner ist zu erwähnen, dass die erfindungsgemäße Düsenanordnung vorzugsweise eine Druckfestigkeit von mindestens 100 bar aufweist, da vorzugsweise alle Komponenten einstückig ausgeführt sind und beispielsweise keine Schweißnähte aufweisen.
- Weiterhin umfasst die Erfindung eine Vorrichtung mit einer Vakuumkammer und einer Düsenanordnung nach einem der vorhergehenden Ansprüche zur Einspritzung eines Fluidstrahls in die Vakuumkammer. Beispielsweise eignet sich die erfindungsgemäße Düsenanordnung vorteilhaft zur Einspritzung von Targetmaterial in eine Vakuumkammer einer Röntgenstrahlquelle, wie eingangs kurz beschrieben wurde, eines Photoelektronenspektrometers oder eines Massenspektrometers.
- Zur Erreichung eines stabilen Flüssigkeitsstrahls in der Vakuumkammer hat es sich als vorteilhaft erwiesen, wenn die Vakuumkammer erst dann evakuiert wird, wenn der Flüssigkeitsstrahl gestartet wurde.
- Darüber hinaus kann es sinnvoll sein, wenn die erfindungsgemäße Düsenanordnung thermostatisch beheizt wird, um die bei der Einspritzung eines Fluids in eine Vakuumkammer entstehende Verdunstungskälte zu kompensieren, ohne den Flüssigkeitsdampfdruck übermäßig zu erhöhen.

- Die in Figur 1a dargestellte erfindungsgemäße Düsenanordnung 1 besteht im wesentlichen aus einer Zuleitung 2, einer Dichtung 3, einer auf die Zuleitung 2 aufgeschraubten Schraubhülse 4, einer auf die Schraubhülse 4 aufgeschraubten Schraubkappe 5 sowie einem in die Dichtung 3 eingesetzten Düsenkörper 6, der zur Vereinfachung in Figur 1a nicht dargestellt ist und in den Figuren 1f und 1g detailliert gezeigt ist.
- Besonders vorteilhaft eignet sich die druckdichte Düsenanordnung 1 zur Einspritzung eines Flüssigkeitsstrahls in eine Vakuumkammer, da sich mit der Düsenanordnung 1 ein stabiler Flüssigkeitsstrahl erzeugen läßt.
- Die Zuleitung 2 ist detailliert in Figur 1b dargestellt und weist einen durchgehenden Innenkanal 7 zur Zuführung der einzuspritzenden Flüssigkeit auf.
- An ihrem freien Ende weist die Zuleitung 2 einen Kopf 8 mit einem Außendurchmesser von 4 mm auf, wobei der Kopf 8 ein Außengewinde trägt, das im montierten Zustand in ein entsprechend angepasstes Innengewinde 9 in der Schraubhülse 4 eingreift, wobei die Schraubhülse 4 detailliert in Figur 1c dargestellt ist.
- Weiterhin weist der Kopf 8 der Zuleitung 2 an seiner freien Stirnfläche eine konische Erweiterung des Innenkanals 7 auf, wobei der Konuswinkel der Erweiterung 90° beträgt.
- Die in Figur 1d detailliert dargestellte Dichtung 3 weist an ihrer der Zuleitung 2 zugewandten Seite eine entsprechende konische Verjüngung 10 auf, wobei der Konuswinkel dieser Verjüngung 10 ebenfalls 90° beträgt. In dem in Figur 1a dargestellten montierten Zustand ruht die Verjüngung 10 der Dichtung 3 in der konischen Erweiterung des Innenkanals 7 der Zuleitung 2.
- Die Dichtung 3 besteht hierbei aus Nylon und ist somit wesentlich weicher als die aus Metall bestehende Zuleitung 2. Zum einen bewirkt diese Materialauswahl für die Dichtung 3 eine gute Dichtwirkung. Zum anderen wird so ein relativ verschleißanfälliger Metall-Glas-Übergang vermieden.
- Die Dichtung 3 weist ebenfalls einen durchgehenden Innenkanal 11 auf, durch den die einzuspritzende Flüssigkeit weiter geleitet wird.
- Innerhalb der Dichtung 3 geht der Innenkanal 11 in eine Aufnahmekammer 12 über, in der im montierten Zustand der in den Figuren 1f und 1g dargestellte Düsenkörper 6 angeordnet ist, wobei der Düsenkörper 6 noch detailliert beschrieben wird.
- Auf der der Zuleitung 2 abgewandten Seite weist die Dichtung 3 ebenfalls eine konische Verjüngung 13 auf, wobei der Konuswinkel der Verjüngung 13 lediglich 15° beträgt.
- Zur Fixierung der Dichtung 3 in der Schraubhülse 4 dient die Schraubkappe 5, die in Figur 1e detailliert dargestellt ist.
- So weist die Schraubkappe 5 an Ihrer Innenseite ein Innengewinde 14 auf, das im montierten Zustand in ein entsprechendes Außengewinde 15 eingreift, das in der äußeren Mantelfläche der Schraubhülse 4 angebracht ist. Bei einer Verschraubung drückt also die Schraubkappe 5 die Dichtung 3 axial gegen die Zuleitung 2, wobei die Schraubhülse 4 die aus der Schraubkappe 5 und der Schraubhülse 4 bestehende Verschraubung an der Zuleitung 2 fixiert.
- In der Schraubkappe 5 ist hierbei eine radial durchgehende Bohrung 16 angebracht, die als Ansatz für ein Schraubwerkzeug dient, um die Schraubkappe 5 auf der Schraubhülse 4 festschrauben zu können.
- Im folgenden wird nun der in den Figuren 1f und 1g dargestellte Düsenkörper 6 näher beschrieben.
- So besteht der Düsenkörper 6 im Wesentlichen aus einem hohlzylindrischen Glasrohr, das durchsichtig ist und somit durch eine einfache Sichtkontrolle die Erkennung von Bläschen oder Verschmutzungen innerhalb des Düsenkörpers 6 erlaubt.
- Ein weiterer Vorteil der Verwendung von Glas als Material für den Düsenkörper 6 besteht in der guten Verarbeitbarkeit, so dass sich eine Austrittsöffnung 17 mit einem Innendurchmesser von dD= 20µm realisieren läßt.
- Die Verwendung der aus Kunststoff bestehenden Dichtung 3 verhindert hierbei vorteilhaft einen Glas-Metall-Übergang zu der Zuleitung 2, da ein derartiger Glas-Metall-Übergang sehr verschleißanfällig wäre.
- Der Düsenkörper 6 weist weiterhin einen durchgehenden Düsenkanal 18 auf, wobei der Düsenkanal 18 in einem an die Austrittsöffnung 17 angrenzenden Bereich eine konkave Innenkontur 19 aufweist. Die konkave Innenkontur 19 des Düsenkanals 18 trägt zu einer laminaren Strömung an der Austrittsöffnung 17 bei und begünstigt somit die Stabilität des eingespritzten Flüssigkeitsstrahls.
- Darüber hinaus weist der Düsenkörper 6 in einem an die Austrittsöffnung 17 angrenzenden Bereich eine konvexe Außenkontur 20 auf, wodurch ebenfalls ein stabiler Flüssigkeitsstrahl begünstigt wird.
- Das in den Figuren 2a - 2e dargestellte Ausführungsbeispiel einer erfindungsgemäßen Düsenanordnung 1' stimmt weitgehend mit dem vorstehend beschriebenen Ausführungsbeispiel überein, so dass zur Vermeidung von Wiederholungen weitgehend auf die vorstehende Beschreibung verwiesen wird und im folgenden für entsprechende Bauteile dieselben Bezugszeichen verwendet werden, die zur Unterscheidung lediglich durch ein Apostroph gekennzeichnet sind.
- Eine Besonderheit der Düsenanordnung 1' besteht darin, dass der Düsenkörper 6' keine konvexe Außenkontur aufweist, sondern als zylindrische Glasscheibe ausgebildet ist.
- Der in dem Düsenkörper 6' angeordneten Düsenkanal 18' weist hierbei jedoch ebenfalls eine konkave Innenkontur 19' auf, um eine möglichst laminare Strömung zu erreichen.
- In Fig. 3 ist ein Beispiel einer erfindungsgemäßen Röntgenquelle schematisch illustriert.
- Die Röntgenquelle umfasst eine Targetquelle 21, die mit einer temperierbaren Vakuumkammer 22 verbunden ist, eine Bestrahlungseinrichtung 23 und eine Sammeleinrichtung 24.
- Die Targetquelle 21 umfasst ein Reservoir 25 für ein Targetmaterial 26, eine Zufuhrleitung 27 und eine Düsenanordnung 28, die entsprechend den Figuren 1a-1g oder 2a-2e ausgebildet ist. Mit einer (nicht dargestellten) Betätigungseinrichtung, die bspw. eine Pumpe oder eine piezoelektrische Fördereinrichtung umfasst, wird das Targetmaterial 26 zu der Düsenanordnung 28 geführt und von dieser in Form eines Flüssigkeitsstrahls abgegeben und in die Vakuumkammer 22 injiziert.
- Die Bestrahlungseinrichtung 23 umfasst eine Strahlungsquelle 29 und eine Bestrahlungsoptik 30, mit der Strahlung von der Strahlungsquelle 29 auf das Targetmaterial 26 fokussierbar sind. Die Strahlungsquelle 29 ist bspw. ein Laser, dessen Licht ggf. mit Hilfe von Umlenkspiegeln (nicht dargestellt) hin zu dem Targetmaterial 26 gelenkt wird. Alternativ kann als Bestrahlungseinrichtung 23 eine Ionenquelle oder eine Elektronenquelle vorgesehen sein, die mit in der Vakuumkammer 22 angeordnet ist.
- Die Sammeleinrichtung 24 umfasst einen Aufnehmer 31 z.B. in Form eines Trichters oder einer Kapillare, der das Targetmaterial 26, das nicht unter Einwirkung der Bestrahlung verdampft ist, aus der Vakuumkammer 22 entfernt und in einen Sammelbehälter 32 leitet. Bei einer Verwendung eines flüssigen Targetmaterials 26 mit niedrigem Dampfdruck kann die gesammelte Flüssigkeit vorteilhafterweise ohne weitere Maßnahmen in dem Sammelbehälter 32 aufgefangen werden. Um ggf. die Gefahr eines Rückstroms von gesammeltem Targetmaterial 26 in die Vakuumkammer 22 zu vermeiden, kann eine Kühlung des Sammelbehälters 32 mit einer Kühleinrichtung (nicht dargestellt) und/oder eine Vakuumpumpe (nicht dargestellt) vorgesehen sein.
- Die Vakuumkammer 22 umfasst ein Gehäuse mit mindestens einem ersten Fenster 33, durch das das Targetmaterial 26 bestrahlbar ist, und mindestens einem zweiten Fenster 33, durch das die generierte Röntgenstrahlung austritt. Das zweite Fenster 33 ist optional vorgesehen, um die generierte Röntgenstrahlung aus der Vakuumkammer 22 für eine bestimmte Anwendung auszukoppeln. Falls dies nicht erforderlich ist, kann auf das zweite Fenster 33 verzichtet werden. Die Vakuumkammer 22 ist ferner mit einer Vakuumeinrichtung 34 verbunden, mit der in der Vakuumkammer 22 ein Unterdruck erzeugt wird. Dieser Unterdruck liegt vorzugsweise unterhalb von 10-5 mbar. Die Bestrahlungsoptik 30 ist ebenfalls in der Vakuumkammer 22 angeordnet.
- Die Vakuumkammer 22 ist mit einer Heizeinrichtung ausgestattet, die einen oder mehrere Thermostaten 35-37 umfasst. Mit den Thermostaten 35-37 sind das Gehäuse der Vakuumkammer 22, der Aufnehmer 32 und/oder die Bestrahlungsoptik 30 temperierbar. Ggf. kann auch die Targetquelle 21 temperiert werden. Ein Thermostat umfasst beispielsweise eine an sich bekannte Widerstandsheizung.
- Die mit der Heizeinrichtung eingestellte Temperatur wird so gewählt, dass der Dampfdruck des Targetmaterials 26 den Gasdruck übersteigt, der durch Bestrahlung des Targetmaterials 26 mit der Bestrahlungseinrichtung 23 gebildet wird. Dadurch wird erfindungsgemäß eine Übersättigung der Gasphase in der Vakuumkammer 22 vermieden. Das freigesetzte Polymer bleibt gasförmig und kann nahezu quantitativ mit der Vakuumeinrichtung 34 abgepumpt werden.
- Das zweite Fenster 33 besteht aus einem für weiche Röntgenstrahlung transparenten Fenstermaterial, z. B. aus Beryllium. Wenn das zweite Fenster 33 vorgesehen ist, kann sich eine evakuierbare Bearbeitungskammer 38 anschließen, die mit einer weiteren Vakuumeinrichtung 39 verbunden ist. In der Bearbeitungskammer 38 kann die Röntgenstrahlung zur Materialbearbeitung auf ein Objekt
abgebildet werden. Es ist bspw. eine-Röntgenlithographieeinrichtung 40 vorgesehen, mit der die Oberfläche eines Halbleitersubstrats bestrahlt wird. Die räumliche Trennung der Röntgenquelle in der Vakuumkammer 22 und der Röntgenlithographieeinrichtung 40 in der Bearbeitungskammer 38 besitzt den Vorteil, dass das zu bearbeitende Material nicht Ablagerungen von verdampftem Targetmaterial 26 ausgesetzt wird. - Die Röntgenlithographieeinrichtung 40 umfasst bspw. einen Filter 41 zur Selektion der gewünschten Röntgen-Wellenlänge, eine Maske 42 und das zu bestrahlende Substrat 43. Zusätzlich können Abbildungsoptiken (bspw. Spiegel) vorgesehen sein, um die Röntgenstrahlung auf die Röntgenlithographieeinrichtung 40 zu lenken.
Claims (21)
- Düsenanordnung (1, 1', 28) zur Einspritzung eines Fluids in eine Vakuumkammer, mit einem Düsenkanal (18, 18') mit einer vorgegebenen Innenkontur (19, 19'), wobei der Düsenkanal (18, 18') in eine Austrittsöffnung (17, 17') mündet, dadurch gekennzeichnet, dass die Innenkontur (19, 19') des Düsenkanals (18, 18') mindestens in einem an die Austrittsöffnung (17, 17') angrenzenden Bereich konkav geformt ist, wobei die Innenkontur (19, 19') des Düsenkanals (18, 18') eine parabolische Form aufweist.
- Düsenanordnung (1, 1', 28) nach Anspruch 1, dadurch gekennzeichnet, dass der Düsenkanal (18, 18') in einem Düsenkörper (6, 6') verläuft, wobei der Düsenkörper (6, 6') mindestens teilweise eine konvexe Außenkontur (20) aufweist.
- Düsenanordnung (1, 1', 28) nach Anspruch 2, dadurch gekennzeichnet, dass der Düsenkörper (6, 6') eine parabolische.Außenkontur (20) aufweist.
- Düsenanordnung (1, 1', 28) nach Anspruch 2 oder 3, dadurch gekennzeichnet, dass der Düsenkörper (6, 6') in einem an die Austrittsöffnung (17, 17') angrenzenden Bereich eine konvexe oder parabolische Außenkontur (20) aufweist.
- Düsenanordnung (1, 1', 28) nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass der Düsenkörper (6, 6') aus Quarz, Saphir oder Glas besteht.
- Düsenanordnung (1, 1', 28) nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass der Düsenkörper (6, 6') aus einem durchsichtigen Material besteht.
- Düsenanordnung (1, 1', 28) nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, dass die Austrittsöffnung (17, 17') einen Innendurchmesser im Bereich von 1 µm bis 0,5 mm aufweist.

- Düsenanordnung (1, 1', 28) nach Anspruch 9, dadurch gekennzeichnet, dass die Dichtung (3, 3') aus einem wesentlich weicheren Material besteht als der Düsenkörper (6, 6') und/oder die Zuleitung (2, 2').
- Düsenanordnung (1, 1', 28) nach Anspruch 10, dadurch gekennzeichnet, dass die Dichtung (3, 3') aus Kunststoff besteht.
- Düsenanordnung (1, 1', 28) nach einem der Ansprüche 9 bis 11, dadurch gekennzeichnet, dass die Zuleitung (2, 2') einen Innendurchmesser im Bereich von 0,1 mm bis 5 mm aufweist.
- Düsenanordnung (1, 1', 28) nach einem Ansprüche 9 bis 12, dadurch gekennzeichnet, dass die Dichtung (3, 3') einen Innendurchmesser im Bereich von 0,01 mm bis 5 mm aufweist.
- Düsenanordnung (1, 1', 28) nach einem der Ansprüche 9 bis 13, dadurch gekennzeichnet, dass sich die Innendurchmesser der Zuleitung (2, 2'), der Dichtung (3, 3') und des Düsenkanals (18, 18') um weniger als den Faktor 2 unterscheiden.
- Düsenanordnung (1, 1', 28) nach einem der Ansprüche 9 bis 14, dadurch gekennzeichnet, dass zur Verbindung der Zuleitung (2, 2'), der Dichtung (3, 3') und/oder des Düsenkörpers (6, 6') eine Schraubverbindung vorgesehen ist.
- Düsenanordnung (1, 1', 28) nach Anspruch 15, dadurch gekennzeichnet, dass die Schraubverbindung aus einer mit der Zuleitung (2, 2') verschraubbaren Schraubhülse (4) und einer mit der Schraubhülse (4) verschraubbaren Schraubkappe (5, 5') besteht.
- Düsenanordnung (1, 1', 28) nach Anspruch 16, dadurch gekennzeichnet, dass die Schraubkappe (5, 5') einen Ansatz (16, 16') für ein Werkzeug aufweist, um die Schraubkappe (5, 5') festzuschrauben.
- Düsenanordnung (1, 1', 28) nach einem der vorhergehenden Ansprüche, gekennzeichnet durch eine Druckfestigkeit von mindestens 100 bar.
- Vorrichtung mit einer Vakuumkammer (22) und einer Düsenanordnung (28) nach einem der vorhergehenden Ansprüche zur Einspritzung eines Fluidstrahls in die Vakuumkammer.
- Betriebsverfahren für eine Vorrichtung nach Anspruch 19 mit den folgenden Schritten:- Einspritzung eines Fluidstrahls in die Vakuumkammer (22) mittels der Düsenanordnung (28),- Evakuierung der Vakuumkammer (22) während oder nach der Einspritzung des Fluidstrahls.
- Betriebsverfahren für eine Vorrichtung nach Anspruch 19 oder 20, dadurch gekennzeichnet, dass die Düsenanordnung (28) beheizt wird.
