Abstract
Eine Anordnung aus einem Leiter und einer Aluminiumschicht, die zusammengelötet sind, umfasst ein Substrat und die Aluminiumschicht, die über dem Substrat angeordnet ist. Das Aluminium bildet ein erstes Bondmaterial. Eine intermetallische Zusammensetzungsschicht ist über der Aluminiumschicht angeordnet. Eine Lotschicht ist über der intermetallischen Zusammensetzungsschicht angeordnet, wobei das Lot eine niedrigschmelzende Majoritätskomponente umfasst. Der Leiter ist über der Lotschicht angeordnet, wobei der Leiter eine Lötoberfläche aufweist, die ein zweites Bondmetall umfasst. Die intermetallische Zusammensetzung umfasst Aluminium und das zweite Bondmetall und ist überwiegend frei von der niedrigschmelzenden Majoritätskomponente.
Description
- Technisches Gebiet
- Diese Offenbarung betrifft allgemein die Technik des Lötens bei der Halbleitervorrichtungsherstellung, und insbesondere Aspekte des Lötens eines Leiters an eine Aluminiumschicht.
- Hintergrund
- Lötprozesse werden bei der Halbleitervorrichtungsherstellung für vielfache Zwecke einschließlich Chip-Bonden, Draht/Clip/Band-Bonden, Vorrichtungsbestückung usw. weitverbreitet benutzt. Eine Vielzahl von Lotmaterialien, Flussmitteln und Löttechniken ist verfügbar. Lötverfahren und Lötsubstanzen können einen hohen Einfluss auf Kosten, Ausbeute, Performance und Zuverlässigkeit einer Halbleitervorrichtung haben.
- Während Draht-Bonden auf Aluminium (
A1 ) ein weithin etablierter Prozess geworden ist, benötigt das Löten auf Aluminiumoberflächen die Anwendung von hochreaktiven Chemikalien (Flussmitteln), um die hochstabile Al2O3 Schicht auf Al zu entfernen. Derartige hochreaktive Chemikalien sind mit Standardprozessen der Halbleiterherstellung inkompatibel. Deshalb beschränkt sich das Löten auf Al Oberflächen heute auf Anwendungen außerhalb der Herstellungstechnologie von Halbleitervorrichtungen. - Zusammenfassung
- Nach einem Aspekt der Offenbarung ist eine Anordnung aus einem Leiter und einer Aluminiumschicht, die zusammengelötet sind, beschrieben. Die Anordnung umfasst ein Substrat. Eine Aluminiumschicht ist über dem Substrat angeordnet, wobei das Aluminium der Aluminiumschicht ein erstes Bondmaterial bildet. Die Anordnung umfasst ferner eine intermetallische Zusammensetzungsschicht, die über der Aluminiumschicht angeordnet ist, und eine Lotschicht, die über der intermetallischen Zusammensetzungsschicht angeordnet ist, wobei das Lot der Lotschicht eine niedrigschmelzende Majoritätskomponente umfasst. Der Leiter ist über der Lotschicht angeordnet. Der Leiter weist eine Lötoberfläche auf, die ein zweites Bondmetall umfasst. Die intermetallische Zusammensetzung der intermetallischen Zusammensetzungsschicht umfasst Aluminium und das zweite Bondmetall und ist überwiegend frei von der niedrigschmelzenden Majoritätskomponente.
- Nach einem weiteren Aspekt der Offenbarung ist ein Verfahren zum Löten eines Leiters an eine Aluminiumschicht auf einem Substrat beschrieben. Zumindest ein Teil einer Aluminiumoxidschicht, die die Aluminiumschicht bedeckt, wird entfernt. Eine Schutzschicht wird über der Aluminiumschicht angebracht, um eine Regeneration einer Aluminiumoxidschicht auf der Aluminiumschicht zu verhindern. Lot wird zwischen der Schutzschicht und dem Leiter platziert, wobei das Lot eine niedrigschmelzende Majoritätskomponente umfasst und der Leiter eine Lötoberfläche hat, die ein zweites Bondmetall umfasst. Der Leiter wird durch Erhitzen der Anordnung auf eine Löttemperatur, um die niedrigschmelzende Majoritätskomponente zu schmelzen, an die Aluminiumschicht gelötet. Die Schutzschicht wird zumindest teilweise in dem geschmolzenen Lot aufgelöst. Das zweite Bondmetall wird von der Lötoberfläche zu der Aluminiumschicht zu transportiert. Eine intermetallische Zusammensetzungsschicht wird über der Aluminiumschicht gebildet, wobei die intermetallische Zusammensetzung der intermetallischen Zusammensetzungsschicht Aluminium als ein erstes Bondmetall und das zweite Bondmetall umfasst und überwiegend frei von der niedrigschmelzenden Majoritätskomponente ist.

- Es versteht sich, dass die Merkmale der hierin beschriebenen verschiedenen exemplarischen Ausführungsformen und Beispiele miteinander kombiniert werden können, solange nichts Gegenteiliges angegeben ist.
- In der folgenden ausführlichen Beschreibung wird auf die beiliegenden Zeichnungen Bezug genommen, die einen Teil hiervon bilden und in denen spezielle Ausführungsformen als Veranschaulichung gezeigt sind. In dieser Hinsicht wird Richtungsterminologie, wie etwa „oben“, „unten“, „vorne“, „hinten“, „obere (r/s)“, „untere (r/s)“ usw., mit Bezug auf die Orientierung der beschriebenen Figur(en) verwendet. Weil Komponenten von Ausführungsformen in einer Reihe verschiedener Orientierungen positioniert sein können, wird die Richtungsterminologie zum Zweck der Veranschaulichung verwendet und ist in keinerlei Weise beschränkend. Es versteht sich, dass andere Ausführungsformen genutzt und strukturelle oder logische Änderungen vorgenommen werden können, ohne vom Umfang der vorliegenden Beschreibung abzuweichen. Die folgende ausführliche Beschreibung ist deshalb nicht in einem beschränkenden Sinn zu verstehen.
- Wie in dieser Beschreibung verwendet, ist beabsichtigt, dass die Begriffe „gebondet“, „angebracht“, „verbunden“, „gekoppelt“ und/oder „elektrisch verbunden/elektrisch gekoppelt“ nicht bedeuten sollen, dass die Elemente oder Schichten direkt miteinander kontaktiert sein müssen; zwischenliegenden Elemente oder Schichten zwischen den „gebondeten“, „angebrachten“, „verbundenen“, „gekoppelten“ und/oder „elektrisch verbundenen/elektrisch gekoppelten“ Elementen können vorhanden sein. Gemäß der Offenbarung können die vorstehend erwähnten Begriffe optional jedoch auch die spezielle Bedeutung haben, dass die Elemente oder Schichten direkt miteinander kontaktiert sind, d.h. dass jeweils keine zwischenliegenden Elemente oder Schichten zwischen den „gebondeten“, „angebrachten“, „verbundenen“, „gekoppelten“ und/oder „elektrisch verbundenen/elektrisch gekoppelten“ Elementen vorhanden sind.
- Ferner kann das Wort „über“, verwendet bezogen auf ein Teil, Element oder eine Materialschicht, die „über“ einer Oberfläche gebildet oder angeordnet sind, hier verwendet werden um zu bedeuten, dass das Teil, Element oder die Materialschicht „direkt auf“, beispielsweise in direktem Kontakt mit der bezeichneten Oberfläche lokalisiert (beispielsweise abgelegt, gebildet, vorgesehen, angeordnet, abgeschieden, usw.) ist. Das Wort „über“, verwendet in Bezug auf ein Teil, Element oder eine Materialschicht, die „über“ einer Oberfläche lokalisiert ist, kann hier verwendet werden um zu bedeuten, dass das Teil, Element oder die Materialschicht „indirekt auf“ der betrachteten Oberfläche lokalisiert (beispielsweise abgelegt, gebildet, vorgesehen, angeordnet, abgeschieden, usw.) ist, wobei ein oder mehrere zusätzliche Teile, Elemente oder Schichten zwischen der betrachteten Oberfläche und dem Teil, Element oder der Materialschicht angeordnet sind.
- Ferner bedeutet eine „Legierung aus X“ (einschließlich weiterer Komponenten Y, Z, ...), dass X die Majoritätskomponente der Legierung ist, d.h. dass der Anteil von X in %Gew (Prozentsatz des Gewichts) jeweils größer als der Anteil von Y in %Gew und der Anteil von Z in %Gew ist. Insbesondere kann es bedeuten, dass der Anteil von X wenigstens 50%Gew beträgt. Dasselbe gilt für Lotzusammensetzungen.
- Die Schreibweise XY verweist auf eine Legierung aus X, die wenigstens Y als eine weitere Komponente beinhaltet. Insbesondere kann sie auf eine Legierung aus X verweisen, die Y als alleinige Restkomponente beinhaltet (d.h. eine geschlossene Zusammensetzung). Das heißt, im zweiten Fall bedeutet die Schreibweise XY, dass die Legierung XY eine Zusammensetzung bestehend aus X (von dem Prozentsatz des Gewichtes von X) und Y (von dem Prozentsatz des Gewichtes von Y), der Rest lediglich unvermeidbare Elemente, hat. Die Schreibweise XYZ... hat eine analoge Bedeutung, d.h. eine „offene Zusammensetzung“ oder eine „geschlossene Zusammensetzung“, wobei hierbei X, Y, Z die einzigen Bestandteile der Legierung (bis auf unvermeidbare Elemente) bilden. Dasselbe gilt für Lotzusammensetzungen.
- Hierin beschriebene Ausführungsformen können verwendet werden, um Halbleitersubstrate wie beispielsweise Halbleiterchips oder Halbleiterwafer, die elektrisch leitende Elektroden haben welche eine Aluminiumschicht (auch als eine Aluminiummetallisierungsschicht bezeichnet) umfassen, an einen Metallleiter zu löten.
- Wie in der Technik bekannt ist, ist eine Aluminiummetallisierung durch eine hochstabile Al2O3-Schicht bedeckt. Al2O3 weist eine freie Bildungsenthalpie von ΔGf0 = -1582.3 kJ/mol auf. Dieses hochstabile Oxid kann nur durch hochreaktive Chemikalien, beispielsweise starke und aggressive Flussmittelsysteme, entfernt werden. Solche starken und aggressiven Flussmittelsysteme führen zu strukturellen Schäden und/oder Zuverlässigkeitsproblemen aufgrund von Flussmittelrückständen, die ein signifikantes Korrosionsrisiko aufgrund von beteiligten chemischen Zusammensetzungen wie beispielsweise HCl und/oder HF und/oder H2SO4 ergeben. Auf der anderen Seite sind Lotpasten, die Flussmittel enthalten, die üblicherweise beim Halbleiterlöten verwendet werden, wie etwa schwach aktivierte Flussmittel basierend auf Kolophonium oder anderen organischen Säuren (beispielsweise Malonsäure oder Oxalsäure) nicht in der Lage, die hochstabile Al2O3-Schicht von der Aluminiummetallisierung zu entfernen.
- Ferner erlaubt eine bloße Aluminiumoberfläche aufgrund der hohen Bildungsrate von Al2O3 auf bloßem Aluminium Löten unter Luft nur in einem engen Zeitrahmen.
- Die Verwendung einer speziellen Lötausrüstung mit Wasserstoff oder Ameisensäure ist ebenfalls keine Option, da die Reduktion von Al2O3 aufgrund der hohen thermodynamischen Stabilität von Al2O3 einen sehr niedrigen Sauerstoffgrad und hohe Temperaturen erfordert.
- Mehrere Verfahren zum Bereitstellen einer lötbaren Aluminiumschicht vor oder während des Lötens eines Leiters oben auf eine Aluminiumschicht werden im Folgenden beschrieben.
1 zeigt eine Querschnittsansicht, die ein Beispiel für eine Anordnung100 eines Leiters110 und einer Aluminiumschicht140 auf einem Substrat150 , die zusammengelötet sind, zeigt. - Das Substrat
150 kann beispielsweise ein Halbleitersubstrat150 sein. Das Halbleitersubstrat150 kann ein Halbleitermaterial wie beispielsweise Si, SiC, SiGe, GaAs, GaN, AlGaN, InGaAs, InAlAs, usw. umfassen oder sein. Beispielsweise kann das Halbleitersubstrat150 eine Wafer oder ein Chip sein. - Insbesondere kann das Halbleitersubstrat
150 einen oder mehrere integrierte Schaltkreise (ICs) enthalten. Die ICs können monolithisch in dem Halbleitersubstrat150 implementiert sein. Die ICs können Leistungs-ICs wie beispielsweise Leistungstransistoren, Leistungsdioden oder Leistungs-System-auf-Chip (SoC), wie beispielsweise ein Leistungsverstärker usw., sein. Obgleich diese Offenbarung nicht auf Leistungsanwendungen beschränkt ist, können Leistungsvorrichtungen, die auf den hier beschriebenen Prinzipien basieren, von besonderem Interesse sein, da Lotverbindungen hohe elektrische und thermische Leitfähigkeit zwischen den zusammengelöteten Teilen herbeiführen. - Das Substrat
150 ist von der Aluminiumschicht140 bedeckt. Die Aluminiumschicht140 muss nicht allein aus Aluminium bestehen, sondern kann eine Aluminiumlegierung sein, d.h. kann Bestandteile von beispielsweise Si und/oder Cu und/oder Mg und/oder SiCu und/oder anderen Elementen wie beispielsweise Ti, Zn usw. enthalten. Beispielsweise kann die Aluminiumschicht eine AlCuSi Legierung enthaltend beispielsweise 0%Gew ≤ Cu ≤ 5%Gew and 0%Gew ≤ Si ≤ 1%Gew sein. Beispielsweise kann die Aluminiumschicht150 eine 98.5Al-1.0Si-0.5Cu (d.h. 98,5%Gew von Al, 1,0%Gew von Si, 0,5%Gew von Cu) Aluminiumlegierung sein. Eine Schicht von irgendeiner solchen Aluminiumlegierung, insbesondere AlCu, AlSiCu, AlTiCu, AlMg, AlSi oder AlMgSiZn, wird hier ebenfalls als eine „Aluminiumschicht“ bezeichnet. - Die Aluminiumschicht
140 kann glatt oder geraut sein. - Die Aluminiumschicht
140 kann eine Vorderseitenmetallisierung oder eine Rückseitenmetallisierung des Halbleitersubstrats150 (beispielsweise eines Halbleiterchips) sein. Beispielsweise kann die Aluminiumschicht140 eine Lastelektrode (beispielsweise Drain-Elektrode oder Source-Elektrode) eines Halbleiterleistungschips sein, der von dem Substrat150 repräsentiert wird. - Die Aluminiumschicht
140 ist über eine Lotschicht120 und eine intermetallische Zusammensetzungsschicht130 , die im Folgenden detaillierter beschrieben werden wird, an den Leiter110 gelötet. Der (elektrische) Leiter110 kann beispielsweise ein Clip, ein Leadframe oder eine Wärmesenke sein. Der elektrische Leiter110 kann ausgelegt sein, einen hohen elektrischen Strom über die Lotschicht120 , die intermetallische Zusammensetzungsschicht130 und die Aluminiumschicht140 zu dem Substrat150 und beispielsweise zu einem IC, der in dem Substrat150 implementiert ist, zu liefern. - Der Leiter
110 weist eine Lötoberfläche110A auf, die ein zweites Bondmetall umfasst oder aus diesem gemacht ist. Die Lötoberfläche110A kann die Lotschicht120 direkt kontaktieren. Die Lötoberfläche110A kann aus demselben Metallmaterial gemacht sein wie der Leiter110 (beispielsweise kann sie die bloße Oberfläche des Leiters110 sein) oder kann eine Oberfläche einer speziellen Lotverbindungsschicht sein, die auf den Leiter110 plattiert ist. In dem letzteren Fall kann der Leiter110 dann aus einem von dem zweiten Bondmetall unterschiedlichen Material gemacht sein, da die Lotverbindungsschicht die Lötoberfläche110A bereitstellt. - In verschiedenen hier beschriebenen Beispielen ist das zweite Bondmetall Cu oder eine Legierung basierend auf Cu und kann beispielsweise ebenfalls das Vollmaterial des Leiters
110 bilden. In anderen Ausführungsformen ist das zweite Bondmetall jedoch Ni, Ag, Fe, Au, Pt, Pd, Mn, Zn, Si, Cr, V, Mg oder eine Legierung basierend auf irgendeinem dieser Metalle (beispielsweise AuAg, NiP, MgSiZn) und kann oder kann nicht das Vollmaterial des Leiters110 bilden (das beispielsweise weiterhin aus Cu, Legierung42(Fe/Ni), Ni, Ag, Fe, FeC (Stahl) oder sogar Al) besteht. Das zweite Bondmetall ist jedoch unterschiedlich von Ag als eine Majoritätskomponente, das für hier beschriebene Ausführungsformen nicht geeignet ist. - Die Lötoberfläche
110A des Leiters110 kann glatt oder geraut sein. - Wie in
1 gezeigt ist die elektrische und mechanische Verbindung zwischen dem Leiter110 und der Aluminiumschicht140 aus einem System von wenigstens zwei Schichten gebildet, nämlich einer intermetallischen Zusammensetzungs- (IMC) -Schicht 130, die über der Aluminiumschicht140 angeordnet ist, und einer Lotschicht120 oben auf der IMC-Schicht130 . - Die IMC der IMC-Schicht
130 umfasst Aluminium und das zweite Bondmetall oder ist daraus gebildet. Wie im Folgenden detaillierter beschrieben ist, wurde das zweite Bondmetall während des Lötprozesses durch das Lot der Lotschicht120 zu der Grenzfläche zwischen dem Lot und dem Aluminium transportiert. An dieser Grenzfläche erfahren das Aluminium (erstes Bondmetall) von der Aluminiumschicht140 und das zweite Bondmetall (von der Lötoberfläche110A des Leiters110 ) eine chemische Reaktion, um eine neue chemische Zusammensetzung, nämlich die IMC, zu bilden. - Mit anderen Worten hat die Lotschicht
120 die Funktion, das zweite Bondmetall von der Lötoberfläche110A des Leiters110 zu der Aluminiumschicht140 zu transportieren, wo die IMC (und damit die IMC-Schicht130 ) gebildet wird. Der Transport- (oder Diffusions-) Prozess des zweiten Bondmetalls durch die Lotschicht120 ist in1 von einem gestrichelten Pfeil A angezeigt. - Das Lot der Lotschicht
120 kann beispielsweise auf Pb, Sn, Bi, Ga oder In basieren. Dies bedeutet, dass die niedrigschmelzende Majoritätskomponente des Lots jeweils Pb, Sn, Bi, Ga oder In sein kann. Es ist zu bemerken, dass alle diese Metalle nicht an der Bildung der IMC an der Grenzfläche zwischen der Aluminiumschicht140 und der Lotschicht120 partizipieren. Deshalb ist die IMC der IMC-Schicht130 überwiegend (oder mit der Ausnahme von geringen restlichen Anteilen von beispielsweise weniger als 5%Gew, 1%Gew, 0,5%Gew oder 0,1%Gew) oder vollständig frei von der niedrigschmelzenden Majoritätskomponente des Lots der Lotschicht120 . Lote basierend auf Zn (als eine Majoritätskomponente) sind nicht anwendbar, da intermetallische Phasen zwischen Al und Zn gebildet werden. - Durch Verwendung geeigneter Kombinationen des ersten Bondmetallmaterials und des Lots ist es deshalb möglich, eine IMC-Schicht
130 zu erhalten, die überwiegend (oder beispielsweise sogar vollständig) frei von nicht nur der niedrigschmelzenden Majoritätskomponente des Lot ist sondern auch (optional) überwiegend (oder beispielsweise sogar vollständig) frei von irgendeiner der niedrigschmelzenden Komponenten des Lots ist. Als Beispiel, wenn ein PbSnAg Lot verwendet wird, ist die IMC der IMC-Schicht130 frei von Pb und Sn und Ag, d.h. ist komplett oder überwiegend (oder zumindest mit der Ausnahme von geringen restlichen Anteilen von beispielsweise weniger als 5%Gew, 1%Gew, 0, 5%Gew oder 0, 1%Gew) frei von jeglichen der niedrigschmelzenden Metallkomponenten des Lots (und kann beispielsweise auch frei von allen Komponenten des Lots sein). In ähnlicher Weise, wenn ein SnSb Lot verwendet wird (beispielsweise 85Sn-15Sb, d.h. 85%Gew von Sn, 15%Gew von Sb), ist die IMC der IMC-Schicht130 vollständig oder überwiegend (beispielsweise innerhalb der oben genannten exzeptionellen Restgrenzen) frei von Sn und Sb. Darüber hinaus, wenn ein Lot verwendet wird, dass aus SnSbAg besteht oder dieses umfasst, ist die IMC der IMC-Schicht130 vollständig oder überwiegend (beispielsweise innerhalb der oben genannten exzeptionellen Restgrenzen) frei von Sn, Sb und Ag. - Im Folgenden werden Lotlegierungen gelistet, die in Hinblick auf diese Offenbarung geeignet sind:
- Lote basierend auf Pb mit einer oder mehreren Komponenten von Metallen aus der Gruppe bestehend aus Sn, In, Bi, Ga, Sb, Cd, Ag, Au, Pt. Beispielsweise PbSn, PbSnAg, PbSnIn, PbSnBi, PbSnInBi, PbSnInAg, PbIn, PbInAg, PbInSb, PbSb oder PbBi.
- Lote basierend auf Bi mit einer oder mehreren Komponenten von Metallen aus der Gruppe bestehend aus Sn, In, Sb, Cd, Ag, Au, Pt, Pd. Beispielsweise BiSn, BiSb, or BiIn.
- Lote basierend auf Sn mit einer oder mehreren Komponenten von Metallen aus der Gruppe bestehend aus In, Bi, Ga, Sb, Cd, Ag, Au, Pt, Pd. Beispielsweise SnAg (3-10%Gew), SnAu, SnIn, SnInAg, SnSb, SnSbAg oder SnAu.
- Lote basierend auf In, beispielsweise InCd.
- Das anfängliche Lotmaterial, das verwendet wird (das heißt das Lotmaterial zum Zeitpunkt bevor die Lotverbindung aufgebaut ist), kann frei von dem zweiten Bondmetall sein, was bedeutet, dass sämtliches zweites Bondmetall, das für die IMC der IMC-Schicht
130 bereitgestellt wird, von der Lötoberfläche110A des Leiters110 kommt. In anderen Ausführungsformen kann das anfängliche Lotmaterial einen bestimmten Anteil des zweiten Bondmetalls enthalten. In diesem Fall ist jedoch die Menge von zweitem Bondmetall (beispielsweise Cu) in der Lotschicht120 nicht ausreichend, um die IMC der IMC-Schicht130 zu bilden. D.h., der Transportprozess des zweiten Bondmetalls durch die Lotschicht120 ist erforderlich, um die IMC-Schicht130 zu bilden. - In der in
1 gezeigten Anordnung100 , selbst wenn das anfängliche Lotmaterial keinerlei zweites Bondmetall enthält, können aufgrund des Transportprozesses (siehe Pfeil A) durch die Lotschicht120 Rückstände des zweiten Bondmetalls in der Lotschicht120 gefunden werden. - Die Lotschicht
120 kann eine DickeD1 im Bereich von 2 µm bis 100 µm haben. Da die Grenze zwischen der IMC-Schicht130 und der Lotschicht120 uneben (wie dies weiter unten gezeigt wird) sein kann, ist die DickeD1 als eine mittlere Dicke der Lotschicht120 zu verstehen. - Die Lotschicht
120 kann eine Weichlotschicht sein. In diesem Fall kann die DickeD1 der Lotschicht120 beispielsweise in einem Bereich zwischen 50 µm und 100 µm, und/oder insbesondere gleich oder größer oder kleiner als 60 µm, 70 µm, 80 µm oder 90 µm sein. - In anderen Ausführungsformen kann die Lotschicht
120 eine Diffusionslotschicht sein. In diesem Fall kann die DickeD1 der Lotschicht120 beispielsweise in einem Bereich zwischen 2 µm und 7 µm und/oder insbesondere gleich oder größer oder kleiner als 3 µm, 4 µm, 5 um oder 6 µm sein. Eine Diffusionslotschicht120 ist dadurch charakterisiert, dass sämtliches Lot der Diffusionslotschicht120 eine chemische Reaktion erfährt, um eine intermetallische Phase zu bilden. Beispielsweise, wenn das Lot der Diffusionslotschicht120 auf Sn basiert, bilden eine oder mehrere intermetallische Phasen von Sn und dem zweiten Bondmetall das Lot der Lotschicht120 oder sind in diesem enthalten. Beispielsweise, wenn das zweite Bondmetall Cu ist, kann das Lot der Lotverbindungsschicht120 von 6Cu-5Sn und/oder 3Cu-1Sn gebildet sein. - Die IMC-Schicht
130 kann eine dicke D2 aufweisen, die von beispielsweise 2b bis zehn b reicht. Da die Grenze zwischen der IMC-Schicht130 und sowohl der Aluminiumschicht140 und der Lotschicht120 und eben sein kann (wie dies weiter unten gezeigt wird), ist die dicke D2 als eine mittlere Dicke der IMC-Schicht130 zu verstehen. - Die IMC kann eine oder mehrere unterschiedliche intermetallische Phasen von Aluminium und dem zweiten Bondmetall umfassen.
2 zeigt ein Rasterelektronenmikroskop-(REM)-Bild als Querschnittansicht, dass beispielsweise zwei intermetallische Phasen einer IMC-Schicht130 aus AlCu zeigt, die zwischen der Aluminiumschicht140 und der Lotschicht120 gebildet sind. Die IMC-Schicht130 umfasst hier eine Schicht130_1 einer ersten intermetallischen Phase und eine Schicht130_2 einer zweiten intermetallischen Phase. - Die erste intermetallische Phase, die die erste intermetallische Phase der Schicht
130_1 bildet, ist eine aluminiumreiche Phase und die zweite intermetallische Phase, die die zweite intermetallische Phase der Schicht130_2 bildet, ist eine aluminiumverdünnte Phase. Die aluminiumreiche Schicht130_1 der ersten intermetallischen Phase kann sich direkt oben auf der Aluminiumschicht140 befinden, während die aluminiumverdünnte Schicht130_2 der zweiten intermetallischen Phase sich benachbart der Lotschicht120 befinden kann. Aluminiumreich kann bedeuten, dass Aluminium die Majoritätskomponente in der aluminiumreichen Schicht130_1 der ersten intermetallischen Phase bildet. Aluminiumverdünnt bedeutet, dass der Gehalt von Aluminium in der zweiten intermetallischen Phase geringer als der Gehalt von Aluminium in der ersten aluminiumreichen intermetallischen Phase ist. Die aluminiumverdünnte Schicht130_2 der zweiten intermetallischen Phase kann eine zweite Bondmetall-reiche Schicht sein, das heißt das zweite Bondmetall kann die Majoritätskomponente in der aluminiumverdünnten Schicht130_2 der zweiten intermetallischen Phase bilden. - Beispielsweise kann die erste Schicht
130_1 der ersten intermetallischen Phase 2Al1Cu enthalten oder daraus bestehen und/oder die Schicht130_2 der zweiten intermetallischen Phase kann 4Al9Cu enthalten oder daraus bestehen. -
2 zeigt ferner, dass die DickeD2 der intermetallischen Zusammensetzungsschicht130 gleich oder größer als eine DickeD3 der Aluminiumschicht140 sein kann. Beispielsweise kann die DickeD3 beispielsweise von 1 µm bis 5 µm reichen, während D2 in dem oben erwähnten Bereich liegen kann und/oder insbesondere gleich oder größer als oder kleiner als 3 µm, 5 µm, 7 µm oder 9 µm sein kann. -
2 zeigt ferner mögliche Rückstände120_1 ,120_2 von Cu (oder, allgemeiner, von dem zweiten Bondmetall), die in der Lotschicht120 während des Verfestigungsprozesses zurückblieben. -
3A zeigt ein REM-Bild in Querschnittsansicht einer Lotschicht120 , die über einer intermetallischen Zusammensetzungsschicht130 gebildet ist, einer Aluminiumschicht140 und eines Substrats150 . Um besser zwischen diesen Schichten unterscheiden zu können, sind bildverarbeitete Darstellung der3A in den3B bis3D gezeigt. Genauer gesagt zeigt3B allein die Aluminiumschicht140 der3A ,3C zeigt allein die intermetallische Zusammensetzungsschicht130 der3A und3D zeigt allein die Lotschicht120 der3A . Wiederum ist aus einem Vergleich der3B und3C ersichtlich, dass die intermetallische Zusammensetzungsschicht130 dicker als die Aluminiumschicht140 sein kann. Die Grenzfläche zwischen der IMC-Schicht130 und der Lotschicht120 kann wellig oder uneben statt eben sein. Die zwei intermetallischen Phasenschichten130_1 und130_2 der IMC-Schicht130 sind in3C sichtbar und sind durch unterschiedliche Schraffuren und eine Trennlinie hervorgehoben. Ferner kann, wie aus3D ersichtlich, das Lot der Lotschicht120 eine etwas inhomogene Struktur aufweisen, d.h. kann verteilte Anteile des zweiten Bondmetalls (beispielsweise Cu) enthalten. - Das REM-Bild der
4A ist identisch mit dem REM-Bild der2 . Die4B bis4D wurden jeweils auf dieselbe Weise wie die3B bis3D erhalten, d.h. durch Bildbearbeitung der4A . D.h., die4B zeigt nur die Aluminiumschicht140 , die4C zeigt nur die IMC-Schicht130 (die wiederum die IMC-Phasenschichten130_1 und130_2 enthält) und die4D zeigt nur die Lotschicht120 (die die zweiten Bondmetall-Rückstände120_1 ,120_2 enthält) der Anordnung. - In
3A bis3D und4A bis4D weist die Aluminiumschicht140 eine DickeD3 von beispielsweise 3,2 µm auf. Die ursprüngliche Aluminiumoxidschicht wurde durch eine Zinkat-Behandlung der Aluminiumoxidschicht vor dem Löten entfernt. Dieser Prozess wird im Folgenden detaillierter beschrieben. Bezugnehmend auf die3A bis3D wurde ein Zinkat-Prozess von 20 Sekunden vor dem Löten angewandt, während in den4A bis4D eine Zinkat-Behandlung von 5 Sekunden verwendet wurde. In den3A bis3D wurde ein Pb Lot (spezieller PbSnAg) verwendet, während die4A bis4D unter Verwendung eines Sn/Sb Lots (spezieller eines SnSbAg Lots) erhalten wurden. - Allgemein kann Löten wie es hier beschrieben wird auf einer Aluminiumschicht
140 ausgeführt werden, die beispielsweise eine Elektrode auf einem das Substrat150 bildenden Wafer oder Chip umfasst.5 zeigt eine exemplarische Anordnung500 eines Halbleiterchips550 (der das Substrat150 repräsentiert). In diesem Fall kann die Aluminiumschicht140 von einer ersten Elektrode540_1 an einer oberen Oberfläche des Halbleiterchips550 gebildet sein und/oder kann von einer zweiten Elektrode540_2 an einer unteren Oberfläche des Halbleiterchips550 gebildet sein, oder beides. Eine der Elektroden540_1 ,540_2 , in der exemplarischen Anordnung500 die erste Elektrode540_1 , kann an den Leiter110 angelötet sein, der in der in5 gezeigten Anordnung500 durch einen Clip510_1 repräsentiert ist. Alternativ oder in Kombination kann die zweite Elektrode540_2 an einen Leiter110 angelötet sein, der in der Anordnung500 durch einen Leadframe510 2 repräsentiert ist. Ferner können andere Typen von Leitern an die Elektroden540_1 und/oder540_2 zwei des Halbleiterchips550 angelötet sein, beispielsweise eine Wärmesenke, ein Band, usw. - Der Halbleiterchip
550 kann beispielsweise ein Leistungschip, wie beispielsweise ein Leistungstransistor, sein. Die erste und/oder zweite Elektrode540_1 ,540_2 kann eine Lastelektrode, beispielsweise eine Drain-Elektrode und/oder eine Source-Elektrode des Halbleiterchips550 sein. Die ersten und zweiten Elektroden540_1 ,540_2 können nacheinander oder gleichzeitig an die Leiter110 , beispielsweise an den Clip510_1 und den Leadframe510_2 , angelötet werden. - Bezugnehmend auf das Flussdiagramm der
6 wird bei S1 eine Aluminiumoxidschicht, die die Aluminiumschicht bedeckt, zumindest teilweise entfernt. - Bei
S2 wird eine Schutzschicht über der Aluminiumschicht angebracht, um eine Regeneration einer Aluminiumoxidschicht auf der Aluminiumschicht zu verhindern. Wie unten detaillierter beschrieben wird können S1 und S2 durch eine Zinkat-Behandlung der Aluminiumoxidschicht oder durch ein Halogenieren der Aluminiumoxidschicht oder durch eine kombinierte Zinkat- und Halogenier-Behandlung der Aluminiumoxidschicht vorgenommen werden. - Bei
S3 wird Lot beispielsweise auf die Schutzschicht platziert, so dass es sich zwischen der Schutzschicht und dem Leiter befindet, wobei das Lot eine niedrigschmelzende Majoritätskomponente umfasst und der Leiter eine Lötoberfläche hat, die ein zweites Bondmetall umfasst. - Der Lötprozess wird bei S4 ausgeführt. Der Leiter wird an die Aluminiumschicht durch Erhitzen der Anordnung auf eine Löttemperatur, um die niedrigschmelzende Majoritätskomponente des Lots zu schmelzen und zumindest teilweise die Schutzschicht in dem geschmolzenen Lot zu lösen, angelötet. Das zweite Bondmetall wird von der Lötoberfläche des Leiters zu der Aluminiumschicht transportiert, wobei eine IMC-Schicht über der Aluminiumschicht gebildet wird. Die IMC der intermetallischen Verbindung umfasst oder besteht aus Aluminium als ein erstes Bondmetall und dem zweiten Bondmetall und ist (überwiegend oder vollständig) frei von der niedrigschmelzenden Majoritätskomponente des Lots.
- Wie vorher erwähnt, kann die IMC der IMC-Schicht sogar (überwiegend oder vollständig) frei von jeglicher niedrigschmelzende Komponente des Lots sein.
- Bezugnehmend auf die
7A bis7D werden Stadien eines Prozesses bei Verwendung einer anfänglichen Zinkat-Behandlung der Aluminiumoxidschicht beispielhaft beschrieben.7A illustriert eine Aluminiumschicht140 , die durch eine dünne Aluminiumoxidschicht745 bedeckt ist. - Eine dünne Zn Schicht
750 wird dann über der Aluminiumoxidschicht745 abgelagert. In einem Austauschprozess mit der Aluminiumoxidschicht745 wird das Aluminiumoxid dann durch eine Zn Schicht750 und eine ZnO Schicht755 substituiert. Die Substitution der Aluminiumoxidschicht745 wird durch die freie Bildungsenthalpie von ΔGf0 = -320,5 kJ/mol von ZnO, verglichen mit ΔGf0 = -1582,3 kJ/mol von Aluminiumoxid (Al2O3), bewirkt. Dies ist zu vergleichen mit der freie Bildungsenthalpie von Kupferoxid (beispielsweise CuO, Cu2O) , die ΔGf0 <= -147,9 kJ/mol ist. - Die ZnO Schicht
755 und die Zn Schicht750 bilden eine Schutzschicht über der Aluminiumschicht140 , die die Aluminiumschicht140 gegen Oxidation schützt, d.h. die die Regeneration einer Aluminiumoxidschicht auf der Aluminiumschicht140 verhindert. - Wie in
7C gezeigt wird dann Lot720 über der Schutzschicht oder genauer über der ZnO Schicht755 abgelagert. Das Lot720 kann mit einem Standard-Flussmittel aktiviert sein, d.h. mit einem Flussmittel, das für die Aktivierung von Kupferoxid während des Aufschmelzlötens verwendet wird, und somit die Benetzung der Aluminiumschicht140 durch das geschmolzene Lot720' , siehe7D , ermöglicht. Während des Erhitzens des Lots720 auf eine Löttemperatur wird das Lot720 (oder zumindest die niedrigschmelzende Majoritätskomponente des Lots720 ) geschmolzen und die Schutzschicht750 ,755 wird zumindest teilweise in dem geschmolzenen Lot720' aufgelöst. -
8A bis8D zeigen Stadien eines Lötprozesses, der eine anfängliche Halogenier-Behandlung der Aluminiumoxidschicht745 verwendet, um die Schutzschicht herbeizuführen, die die Reoxidation der Aluminiumschicht140 verhindert. Genauer kann die Substitution der Aluminiumoxidschicht745 die Anwendung eines Halogenids über beispielsweise einen Plasmaprozess auf die Aluminiumoxidschicht745 umfassen. Ein Halogenieren der Aluminiumoxidschicht745 erzeugt eine halogenierte Aluminiumoxidschicht850 , siehe8B . Die halogenierte Aluminiumoxidschicht850 bildet eine Schutzschicht über der Aluminiumschicht140 , um eine Regeneration einer Aluminiumoxidschicht auf der Aluminiumschicht140 zu verhindern. - Dann wird, wie in
8C dargestellt, Lot720 auf die halogenierte Aluminiumoxidschicht850 abgelagert und Wärme wird angewendet, um das Lot720 aufzuschmelzen. Wiederum kann das Lot mit einem Standard-Flussmittel aktiviert sein, dass für die Aktivierung von Kupferoxid während eines Lotaufschmelzens verwendet wird, um somit eine Benetzung der Aluminiumschicht140 durch das geschmolzene Lot720' wie in8D gezeigt zu ermöglichen. Während des Erhitzens des Lots720 auf eine Löttemperatur wird das Lot720 (oder zumindest die niedrigschmelzende Majoritätskomponente des Lots720 ) geschmolzen und die Schutzschicht (beispielsweise die halogenierte Aluminiumoxidschicht850 ) wird zumindest teilweise in dem geschmolzenen Lot720' gelöst. - Das Halogenieren der Aluminiumoxidschicht
850 kann beispielsweise ein Fluorieren der Aluminiumoxidschicht150 umfassen, was zu der Bildung von Aluminiumfluorid oder Aluminiumhydrofluorid als eine halogenierte Oxidschicht850 führt. - Um die in den
7A bis7D und8A bis8D gezeigten Prozesse zusammenzufassen, kann eine Schutzschicht, die eine Aluminiumoberfläche bedeckt, die zumindest teilweise frei von Aluminiumoxid ist, Zinkat umfassen oder aus diesem bestehen (beispielsweise Zn/ZnO) und/oder Aluminiumfluorid und/oder Aluminiumhydrofluorid umfassen oder aus diesem bestehen, welche durch ein konventionelles Flussmittel aktiviert und während des Lotaufschmelzens in dem geschmolzenen Lot gelöst werden können. - Die folgenden Beispiele betreffen weitere Aspekte der Offenbarung:
- Beispiel 1 ist eine Anordnung aus einem Leiter und einer Aluminiumschicht, die zusammengelötet sind, wobei die Anordnung umfasst: ein Substrat; die über dem Substrat angeordnete Aluminiumschicht, wobei das Aluminium der Aluminiumschicht ein erstes Bondmaterial bildet; eine intermetallische Zusammensetzungsschicht, die über der Aluminiumschicht angeordnet ist; eine Lotschicht, die über der intermetallischen Zusammensetzungsschicht angeordnet ist, wobei das Lot der Lotschicht eine niedrigschmelzende Majoritätskomponente umfasst; und ein Leiter, der über der Lotschicht angeordnet ist, wobei der Leiter eine Lötoberfläche aufweist, die ein zweites Bondmetall umfasst, wobei die intermetallische Zusammensetzung der intermetallischen Zusammensetzungsschicht Aluminium und das zweite Bondmetall umfasst und überwiegend frei von der niedrigschmelzenden Majoritätskomponente ist.
- In Beispiel 2 kann der Gegenstand des Beispiels 1 optional enthalten wobei die niedrigschmelzende Majoritätskomponente Pb, Sn, Bi, Ga oder In ist.
- In Beispiel 3 kann der Gegenstand des Beispiels 1 oder 2 optional enthalten wobei das zweite Bondmetall Cu, Mi, Ag, Fe, Au, Pt, Pd, Mn, Zn, Si, Cr, V, Mg, NiP oder AuAg ist.
- In Beispiel 4 kann der Gegenstand eines der vorhergehenden Beispiele optional enthalten wobei die intermetallische Zusammensetzung überwiegend frei von jeglichem niedrigschmelzenden Komponenten des Lots ist.
- In Beispiel 5 kann der Gegenstand eines der vorhergehenden Beispiele optional enthalten wobei die intermetallische Komponente zumindest zwei unterschiedliche intermetallische Phasen aus Aluminium und dem zweiten Bondmetall umfasst, wobei eine erste intermetallische Phase eine aluminiumreiche Phase ist und eine zweite intermetallische Phase eine aluminiumverdünnte Phase ist.
- In Beispiel 6 kann der Gegenstand eines der vorhergehenden Beispiele optional enthalten wobei die intermetallische Zusammensetzungsschicht eine Dicke von gleich oder größer als eine Dicke der Aluminiumschicht hat.
- In Beispiel 7 kann der Gegenstand eines der vorhergehenden Beispiele optional enthalten wobei die Lotschicht eine Weichlotschicht ist.
- In Beispiel 8 kann der Gegenstand eines der Beispiele 1 bis 6 optional enthalten wobei die Lotschicht eine Diffusionslotschicht ist.
- In Beispiel 9 kann der Gegenstand des Beispiels 8 optional enthalten wobei das Diffusionslot eine oder mehrere intermetallische Phasen aus Sn und dem zweiten Bondmetall aufweist.
- In Beispiel 10 kann der Gegenstand eines der vorhergehenden Beispiele optional enthalten wobei das Lot PbSnAg, SnPb, SnSbAg, PbIn oder SnAgCu aufweist.
- In Beispiel 11 kann der Gegenstand eines der vorhergehenden Beispiele optional enthalten wobei das Substrat ein Wafer oder ein Chip ist.
- In Beispiel 12 kann der Gegenstand des Beispiels 11 optional enthalten wobei die Aluminiumschicht zumindest eine Elektrode des Wafers oder des Chips bildet.
- In Beispiel 13 kann der Gegenstand eines der vorhergehenden Beispiele optional enthalten wobei der Leiter ein Clip, ein Leadframe oder eine Wärmesenke ist.
- Beispiel 14 ist ein Verfahren zum Löten eines Leiters an eine Aluminiumschicht auf einem Substrat, wobei das Verfahren umfasst: zumindest teilweises Entfernen einer Aluminiumoxidschicht, die die Aluminiumschicht bedeckt; Anbringen einer Schutzschicht über der Aluminiumschicht, um eine Regeneration einer Aluminiumoxidschicht auf der Aluminiumschicht zu verhindern; Platzieren von Lot zwischen der Schutzschicht und dem Leiter, wobei das Lot eine niedrigschmelzende Majoritätskomponente umfasst und der Leiter eine Lötoberfläche hat, die ein zweites Bondmetall umfasst; und Löten des Leiters an die Aluminiumschicht durch Erhitzen der Anordnung auf eine Löttemperatur, um die niedrigschmelzende Majoritätskomponente zu schmelzen, zumindest teilweise die Schutzschicht in dem geschmolzenen Lot aufzulösen und das zweite Bondmetall von der Lötoberfläche zu der Aluminiumschicht zu transportieren, und Bilden einer intermetallischen Zusammensetzungsschicht über der Aluminiumschicht, wobei die intermetallische Zusammensetzung der intermetallischen Zusammensetzungsschicht Aluminium als ein erstes Bondmetall und das zweite Bondmetall umfasst und überwiegend frei von der niedrigschmelzenden Majoritätskomponente ist.
- In Beispiel 15 kann der Gegenstand des Beispiels 14 optional enthalten wobei das Entfernen der Aluminiumoxidschicht und das Anbringen der Schutzschicht eine Zinkat-Behandlung der Aluminiumoxidschicht umfasst.
- In Beispiel 16 kann der Gegenstand des Beispiels 14 oder 15 optional enthalten wobei das Entfernen der Aluminiumoxidschicht und das Anbringen der Schutzschicht ein Halogenieren der Aluminiumoxidschicht umfasst.
- In Beispiel 17 kann der Gegenstand eines der Beispiele 14 bis 16 optional enthalten wobei die intermetallische Zusammensetzung überwiegend frei von jeglichen niedrigschmelzenden Komponenten des Lots ist.
- In Beispiel 18 kann der Gegenstand eines der Beispiele 14 bis 17 optional enthalten wobei das Bilden der intermetallischen Zusammensetzung ein Bilden von zumindest zwei verschiedenen intermetallischen Phasen aus Aluminium und dem zweiten Bondmetall umfasst, wobei eine erste intermetallische Phase eine aluminiumreiche Phase ist und eine zweite intermetallische Phase eine aluminiumverdünnte Phase ist.
- In Beispiel 19 kann der Gegenstand eines der Beispiele 14 bis 18 optional enthalten wobei das Löten als ein Weichlötprozess durchgeführt wird.
- In Beispiel 20 kann der Gegenstand eines der Beispiele 14 bis 18 optional enthalten wobei das Löten als ein Diffusionslötprozess durchgeführt wird.
- Während spezielle Ausführungsformen hier gezeigt und beschrieben wurden, ist für den Fachmann ersichtlich, dass eine Vielzahl von alternativen und/oder äquivalenten Implementierungen die hier gezeigten und beschriebenen speziellen Ausführungsformen ersetzen können, ohne von dem Umfang der vorliegenden Erfindung abzuweichen. Diese Anmeldung beabsichtigt, jegliche Anpassungen oder Variationen der hier diskutierten speziellen Ausführungsformen abzudecken. Es ist daher beabsichtigt, dass diese Erfindung nur von den Ansprüchen und deren Äquivalente begrenzt wird.
Claims (20)
- Eine Anordnung aus einem Leiter und einer Aluminiumschicht, die zusammengelötet sind, wobei die Anordnung umfasst: ein Substrat; die über dem Substrat angeordnete Aluminiumschicht, wobei das Aluminium der Aluminiumschicht ein erstes Bondmaterial bildet; eine intermetallische Zusammensetzungsschicht, die über der Aluminiumschicht angeordnet ist; eine Lotschicht, die über der intermetallischen Zusammensetzungsschicht angeordnet ist, wobei das Lot der Lotschicht eine niedrigschmelzende Majoritätskomponente umfasst; und ein Leiter, der über der Lotschicht angeordnet ist, wobei der Leiter eine Lötoberfläche aufweist, die ein zweites Bondmetall umfasst, wobei die intermetallische Zusammensetzung der intermetallischen Zusammensetzungsschicht Aluminium und das zweite Bondmetall umfasst und überwiegend frei von der niedrigschmelzenden Majoritätskomponente ist.
- Die Anordnung nach
Anspruch 1 , wobei die niedrigschmelzende Majoritätskomponente Pb, Sn, Bi, Ga oder In ist. - Die Anordnung nach
Anspruch 1 oder2 , wobei das zweite Bondmetall Cu, Mi, Ag, Fe, Au, Pt, Pd, Mn, Zn, Si, Cr, V, Mg, NiP oder AuAg ist. - Die Anordnung nach einem der vorhergehenden Ansprüche, wobei die intermetallische Zusammensetzung überwiegend frei von jeglichem niedrigschmelzenden Komponenten des Lots ist.
- Die Anordnung nach einem der vorhergehenden Ansprüche, wobei die intermetallische Komponente zumindest zwei unterschiedliche intermetallische Phasen aus Aluminium und dem zweiten Bondmetall umfasst, wobei eine erste intermetallische Phase eine aluminiumreiche Phase ist und eine zweite intermetallische Phase eine aluminiumverdünnte Phase ist.
- Die Anordnung nach einem der vorhergehenden Ansprüche, wobei die intermetallische Zusammensetzungsschicht eine Dicke von gleich oder größer als eine Dicke der Aluminiumschicht hat.
- Die Anordnung nach einem der vorhergehenden Ansprüche, wobei die Lotschicht eine Weichlotschicht ist.
- Die Anordnung nach einem der
Ansprüche 1 bis6 , wobei die Lotschicht eine Diffusionslotschicht ist. - Die Anordnung nach
Anspruch 8 , wobei das Diffusionslot eine oder mehrere intermetallische Phasen aus Sn und dem zweiten Bondmetall aufweist. - Die Anordnung nach einem der vorhergehenden Ansprüche, wobei das Lot PbSnAg, SnPb, SnSbAg, PbIn oder SnAgCu aufweist.
- Die Anordnung nach einem der vorhergehenden Ansprüche, wobei das Substrat ein Wafer oder ein Chip ist.
- Die Anordnung nach
Anspruch 11 , wobei die Aluminiumschicht zumindest eine Elektrode des Wafers oder des Chips bildet. - Die Anordnung nach einem der vorhergehenden Ansprüche, wobei der Leiter ein Clip, ein Leadframe oder eine Wärmesenke ist.
- Ein Verfahren zum Löten eines Leiters an eine Aluminiumschicht auf einem Substrat, wobei das Verfahren umfasst: zumindest teilweises Entfernen einer Aluminiumoxidschicht, die die Aluminiumschicht bedeckt; Anbringen einer Schutzschicht über der Aluminiumschicht, um eine Regeneration einer Aluminiumoxidschicht auf der Aluminiumschicht zu verhindern; Platzieren von Lot zwischen der Schutzschicht und dem Leiter, wobei das Lot eine niedrigschmelzende Majoritätskomponente umfasst und der Leiter eine Lötoberfläche hat, die ein zweites Bondmetall umfasst; und Löten des Leiters an die Aluminiumschicht durch Erhitzen der Anordnung auf eine Löttemperatur, um die niedrigschmelzende Majoritätskomponente zu schmelzen, zumindest teilweise die Schutzschicht in dem geschmolzenen Lot aufzulösen und das zweite Bondmetall von der Lötoberfläche zu der Aluminiumschicht zu transportieren, und Bilden einer intermetallischen Zusammensetzungsschicht über der Aluminiumschicht, wobei die intermetallische Zusammensetzung der intermetallischen Zusammensetzungsschicht Aluminium als ein erstes Bondmetall und das zweite Bondmetall umfasst und überwiegend frei von der niedrigschmelzenden Majoritätskomponente ist.
- Das Verfahren nach
Anspruch 14 , wobei das Entfernen der Aluminiumoxidschicht und das Anbringen der Schutzschicht eine Zinkat-Behandlung der Aluminiumoxidschicht umfasst. - Das Verfahren nach
Anspruch 14 oder15 , wobei das Entfernen der Aluminiumoxidschicht und das Anbringen der Schutzschicht ein Halogenieren der Aluminiumoxidschicht umfasst. - Das Verfahren nach einem der
Ansprüche 14 bis16 , wobei die intermetallische Zusammensetzung überwiegend frei von jeglichen niedrigschmelzenden Komponenten des Lots ist. - Das Verfahren nach einem der
Ansprüche 14 bis17 , wobei das Bilden der intermetallischen Zusammensetzung ein Bilden von zumindest zwei verschiedenen intermetallischen Phasen aus Aluminium und dem zweiten Bondmetall umfasst, wobei eine erste intermetallische Phase eine aluminiumreiche Phase ist und eine zweite intermetallische Phase eine aluminiumverdünnte Phase ist. - Das Verfahren nach einem der
Ansprüche 14 bis18 , wobei das Löten als ein Weichlötprozess durchgeführt wird. - Das Verfahren nach einem der
Ansprüche 14 bis18 , wobei das Löten als ein Diffusionslötprozess durchgeführt wird.
