化学机械平面化(CMP)是一种用于在集成电路的生产过程中从晶片表面除去各种物质,因此制造出基本上平的表面以促进精确构图以及后续层沉积的方法。常规的CMP方法使用抛光垫(polishing pad)与待平面化的晶片旋转接触,同时在晶片和抛光垫之间引入合适的CMP试剂,以促进物质除去和平面化。CMP试剂通常包括研磨淤浆,所述研磨淤浆除其它组分之外,含有研磨颗粒和各种氧化剂。用于CMP的研磨颗粒包括氧化铝、二氧化硅、尖晶石、二氧化铈和氧化锆等。
CMP方法的应用范围已经扩展到覆盖大量物质,包括金属。这种应用的扩展引发了对于能够使金属的CMP方法更加有效的新氧化剂的持续研究。从这种持续研究中获得了诸如过氧化氢、铁氰化钾、高碘酸、羟胺及其盐的氧化剂,和其它氧化剂,并且目前已经用于金属的CMP方法。但是,这些氧化剂具有若干缺点,包括,尤其是,产生了必须加以处理并且从CMP操作区域除去的废物流,诸如离子废物流。另外,这些废物流还可以包括来自晶片表面本身的金属氧化物。所述废物流相当复杂并且很难有效处理和除去。出于上述原因,尤其需要一种氧化剂,可以使金属的CMP方法更加有效,并降低了与处理常规CMP的离子型和复杂废物流及其关联的环境危害问题的有关要求。
本发明提供化学组合物和方法,通过使用含水和/或气体形式的臭氧,以对环境友好的方式增加CMP方法(通常是金属的CMP)的有效性和/或改进现存的离子型和复杂废物流的处理和除去问题。例如,根据本发明的化学组合物和方法特别有利于钨、铜、银、金、铂、铱、钌和铝金属的CMP方法以及具有低介电常数(“低k”)的有机物质的CMP方法。
臭氧已经作为用于CMP方法的污染控制和清洗分离的清洗溶液的组分使用。例如,参见Stanley Wolf和Richard N.Tauber,SILICON PROCESSING FOR THE VLSIERA,Volume 1:ProcessTechnology,2nd Ed.(Lattice Press,2000),131-133页。在例如,E.K.Greiger等,U.S.专利6,100,198中描述了CMP之后,用臭氧清洗晶片表面。臭氧在形成集成电路的完整结构中也已作为氧化剂使用。例如,在Thakur等人(U.S.专利5,672,539和6,072,226)的研究中,臭氧-增强的二氧化硅局部氧化用于形成场分离(fieldisolation)结构。在Chen和Tu(U.S.专利5,869,394)以及Jang等人(U.S.专利6,143,673)的研究中,富含臭氧的TEOS层(四乙氧硅烷层)用于形成集成电路上的介电层。
但是,与现有技术相反的是,本发明在CMP的实践中使用臭氧作为试剂。臭氧以气体形式使用,直接传送到待平面化的表面,和/或以含臭氧的水溶液形式使用,选择性地与研磨颗粒结合、与其它CMP试剂结合使用,或用于此处描述的和/或对本领域技术人员显而易见的其它实施方案。
概述
本发明涉及在化学机械平面化中作为反应物的臭氧(O3)的用途。臭氧可以以若干种形式直接传送到待平面化的表面,包括以水溶液或气体形式。含臭氧的水溶液可以选择性地含有研磨颗粒和/或与臭氧共溶的其它CMP试剂。用于在CMP中与臭氧协同的共用试剂包括碳酸盐和碳酸氢盐阴离子,以及有机酸,例如甲酸、草酸、乙酸和乙二醇酸(glycol acid)。臭氧可以以气体形式直接传送到待平面化的表面。在本发明范围内,上述含臭氧试剂也可以结合用于CMP,选择性地与其它不含臭氧CMP试剂共用。
臭氧(O3)通常是通过将氧气通过能量场(一般是等离子或离子场),就地形成臭氧的方法在臭氧发生器中形成的。在本发明的一些实施方案中,在需要和最接近CMP装置(其中含臭氧试剂将被耗费)的位置就地产生臭氧和/或含臭氧试剂是方便的。本发明的一些实施方案将臭氧溶于水中(优选DI水),形成水溶液。DI水中的臭氧浓度通常在约每百万分之1份(“ppm”)-饱和的范围内,可能超过20ppm。这种水溶液可以直接用于CMP,在晶片表面和抛光垫之间分配溶液,以将表面平面化。
本发明的其它实施方案使用溶于水中的臭氧以及其它研磨剂和/或反应性化学物质。可以加入的研磨剂包括氧化铝、二氧化硅、尖晶石、二氧化铈和氧化锆。可以加入的其它试剂包括碳酸盐和碳酸氢盐阴离子、草酸、甲酸、乙酸和乙二醇酸。
根据本发明的其它实施方案,臭氧气体可以直接作用于待平面化的表面。
本发明的组合物可同于铂以及难以用常规氧化剂平面化的其它材料。其它金属包括钌、铱、金和铝。本发明的组合物也可以与硅共同使用,这样可以抛光得到更好的表面抛光结果。根据本发明,可以通过铵盐,包括氯化铵、硝酸铵以及尤其是碳酸铵促进物质的除去。
根据本发明,臭氧组合物将通常的有机聚合体、橡胶或其它低k物质分解,因此直接抛光有机低k介电薄膜。
本发明的组合物可用于抛光硬盘和微电机械结构(MEMS),包括含NiP、Cr、Al、SiO2、Si或Al金属的膜。

详细描述
本发明涉及臭氧在集成电路制造中进行的化学机械平面化(“CMP”)中作为反应物的用途。根据本发明,用于CMP的臭氧可以以若干种形式使用。臭氧可以溶于水(优选去离子-“DI”-水)以形成水溶液。含臭氧的水溶液可选择性地含有与臭氧共溶的研磨颗粒和/或其它CMP试剂。与臭氧协同用于CMP的共用试剂包括碳酸盐和碳酸氢盐阴离子,以及有机酸,例如甲酸、草酸、乙酸和乙二醇酸。臭氧可以以气体形式直接传送到待平面化的表面。在本发明的范畴内,上述含臭氧试剂可结合用于CMP,选择性地协同其它不含臭氧的CMP试剂。
臭氧(O3)可以以若干种方式形成或产生,包括通过将氧通过能量场(通常是等离子或离子区),由结合三个氧原子就地形成臭氧的臭氧发生器。例如,可以通过在含氧气体中的无声放电产生臭氧。与火花放电相反,无声放电涉及稳定的等离子放电或冠状放电。进行放电的部分分子氧分离为原子氧。反应性氧原子随后在放热反应中附着在分子氧上,形成三原子的氧分子,即臭氧。臭氧收率取决于电场强度和其它因素中的操作温度。收率对操作温度的依赖涉及这一实事-高温使等式1的平衡向远离臭氧的方向移动,降低其收率。
臭氧发生器是现有技术已知并且可以购买的。因此,在本发明的一些实施方案中,按照需要并且在最接近CMP装置的位置(含臭氧试剂将在其中被耗费)就地产生臭氧和/或含臭氧试剂是方便的。这些实施方案克服了现存的由以下事实带来的困难-臭氧的反应性非常高并且相对于分子氧O2是热不稳定性的,难以将臭氧保留相当长的一段时间。但是,可以将臭氧分解和/或反应的速率变慢,尽管将臭氧或含臭氧试剂贮存待用很困难,但并非不可能。为了在说明书中具体化,我们详细描述了本发明的就地产生臭氧的实施方案,因此可以认为,使用预先产生的含臭氧试剂的实施方案是包括在本发明范畴内的。
本发明的一些实施方案使用臭氧溶于水(优选DI水),形成水溶液。根据溶液,温度DI水中的臭氧浓度通常在约百万分之1份(“ppm”)-饱和的范围内,可能超过20ppm。为了简化语言,我们将这种臭氧溶于水中的溶液称为“组合物A”。
在臭氧产生并溶于水溶液以形成组合物A后,本发明的一些实施方案将组合物A直接用于CMP。即在这些实施方案中,组合物A分布于晶片表面和抛光垫之间,以使CMP进行平面化。常规的CMP装置通常用于使用组合物A进行CMP。
更具体地说,并参照图1,臭氧发生器20由氧气源22提供的氧气产生臭氧。流量控制器24通常用于控制进入臭氧发生器20的氧流速。一旦产生,通常将臭氧随后传送入水溶液26,例如DI水中并溶于其中,以形成本发明的组合物A(或组合物A的改型-如果没有使用DI水)。组合物A(或其改型)可以通过阀门28进入CMP装置30-其中进行CMP操作。如图1描述,这些实施方案是“使用过程的点”(pointof use process),其中臭氧发生器的位置与实际CMP装置30非常接近,并且基本上能够立即将组合物A供至待抛光的晶片,以获得组合物A中所含臭氧的氧化特性的最大效用。
26中产生的组合物A的温度选择性地可以控制。在一些实施方案中,可以使用冷冻器32降低臭氧水溶液的温度,以使臭氧的溶解度提高。冷冻的组合物A也可以将高浓度的臭氧保持较长一段时间。但是,通常有一个臭氧的临界浓度上限,超过该上限,溶解的臭氧之间会产生不希望的反应和相互作用。该临界浓度是约20ppm。
许多CMP方法还取决于温度。因此,通过控制CMP试剂的温度,可以对平面化过程进行更好的控制。
本发明的其它实施方案将其它研磨剂和/或反应性化学物质与溶于水中的臭氧一起使用。这在图1中也有描述。图1描述的实施方案显示出组合物A与研磨剂(或研磨剂淤浆或溶液)34结合并与之混合,形成本发明的另一种CMP试剂种类。为了简化语言,我们将含有臭氧水溶液(组合物A)和其它添加剂,通常是研磨剂(不排斥其它试剂)的试剂表示为“组合物B”。可以加入组合物A的研磨剂34包括氧化铝、二氧化硅、尖晶石、二氧化铈、氧化锆或其它研磨剂。可以加入的其它试剂包括碳酸盐和碳酸氢盐阴离子、草酸、甲酸、乙酸和乙二醇酸。组合物B一旦生成,可以直接将其通过阀门28进入CMP装置30-金属的CMP操作在其中进行。
或者,在发生器20产生的臭氧可以直接通过阀门28传送至CMP装置30金属CMP操作在其中进行。微处理控制器36可用于调节由臭氧发生器20产生臭氧、流量控制器24的流量、臭氧与水溶液26的混合、阀门28、冷冻器32以及臭氧与研磨剂34的混合。另外,微处理控制器36或一个额外的微处理器可以用于控制CMP装置30。
CMP装置30可以使用常规的CMP传送系统,在晶片表面和抛光垫之间传送组合物A或组合物B,以进行抛光从而导致平面化。气体臭氧也可以用于平面化,但可以预计其效果比使用液体溶液形式的臭氧的方法差,并且其引入需要非常接近晶片表面。甚至在使用气体臭氧的情况下也需要抛光垫,并且还需要引入水(或类似流体),以帮助除去刻蚀副产物。
但应当重点强调的是,当与金属接触时,臭氧(即使在溶液中)具有高反应性,并且使用期通常相当短。因此,本发明的CMP组合物优选在非常接近待抛光晶片之处应用,而不是像一些常用CMP装置的常规情况那样,在更上游或下游处应用(通常在晶片载体前面1-6英尺的下游)。例如,并参照图2,CMP装置30可以通过分布器37,在接近带有晶片44的晶片载体42的位置上将组合物A或组合物B分布于抛光垫38,所述晶片44具有进行平面化的晶片表面46。抛光垫38置于压板40上,并且当压板旋转时,离心力使得分布的组合物48(组合物A或组合物B)放射状向外分散,并在晶片表面46和抛光垫38之间传送。因此,分布的组合物48以及抛光垫38对于晶片载体42的相对运动使得晶片表面46平面化。
此外,本发明的化学组合物和方法也适用于普通的透过压板型传送系统,例如,Speedfam IPEC 576,676,和776型装置,其中组合物透过压板,传送至待抛光CMP的实际表面,因此提供了非常好的直接接触,并且组合物在CMP晶片表面本身之外的其它区域的暴露较少。例如,图3是环形CMP头的示意性描述,其中本发明的化学组合物(组合物A、组合物B或臭氧本身)可以直接分布于晶片表面。这种分布CMP试剂的方法通常使如此分布的组合物的分配得以改善。
更具体而言,CMP装置30可以包括由晶片载体50和压板60组成的环形CMP头。CMP装置30可以将任何一种化学组合物(组合物A、组合物B、或臭氧本身)分布透过置于压板60中的歧管(manifold)62,与抛光垫66中的开口64相联的所述歧管62依次打开,将这些化合物的任何一种直接分布于由晶片载体50承载的晶片52的表面54。因此,分布的组合物68(组合物A、组合物B或臭氧本身)直接在晶片表面54和抛光垫66之间分布,分布的组合物68和抛光垫66对于晶片载体50的相对运动导致晶片表面54得以平面化。
图4进一步概述了本发明此处描述的CMP方法。参照图1和图4具体而言,提供氧气源,以将来自氧气源的氧气流传送至臭氧发生器,以产生臭氧。臭氧一旦产生,就可以传送至CMP装置30(金属的CMP操作在其中进行)。或者,可以将臭氧溶于冷冻的水溶液中或非冷冻的水溶液中(选择性地控制温度),以形成组合物A。接着,可以将冷冻的组合物A或非冷冻的组合物A传送至CMP装置30(金属的CMP操作在其中进行)。或者,可以将冷冻的组合物A或非冷冻的组合物A储存备用或与研磨剂混合。将冷冻的组合物A或非冷冻的组合物A与研磨剂的混合,形成可以直接传送至CMP装置30(金属的CMP方法在其中进行)的组合物B。或者,可以将组合物B储存备用。
本发明的化学组合物通常用于单相抛光方法。但是,如果发现在进行轻微抛光时,在随后的处理步骤以及在最终的清理工艺中使用另一种CMP组合物是有益的,那么并不排除两相(或多相)抛光系统。而且,应该注意的是,臭氧在高浓度下本身是有毒气体,所以本发明的方法应该在具有密封体系的抛光工具中应用,尽管危险的程度与过氧化氢或其它类似的有害组合物或淤浆几乎在同一个等级。一般而言,CMP化学物质应该在适当的防护下操作,因为它们通常倾向于具有高氧化能力。
除了改进或克服上述现有技术的一种或多种缺点之外,本发明还包括一个更重要的优点。该优点基于以下事实而产生-含臭氧的本发明典型的化学组合物所具有的pH值并不过高或过低,通常在2-8的pH范围内。因此,与现有技术通常已知的pH范围(通常pH范围为1-2或9-11)相比,本发明的化学组合物提供了腐蚀性较低的CMP操作环境,用于除去氧化物。通常pH较低的CMP溶液会引起金属或氧化物的过度腐蚀性除去,使得在表面的凹陷区生成的氧化物钝化层被除去而趋于阻碍平面化。而平面化是在表面形成氧化物层-即将表面钝化以抵御化学侵蚀这一机理而实现。与未与抛光垫接触以及通过氧化物钝化层部分保护以免受化学物质除去的凹陷区域相比,研磨与抛光垫接触的较高表面区域因而能更迅速地从这些较高区域除去物质。臭氧对氧化金属是腐蚀性的,但是,在此处使用的pH2-8的常规范围内,氧化物层不易溶解,因此,对于氧化物层的较少化学侵蚀趋于保护钝化层,导致平面化得以改善。通常使用最终的冲洗,使CMP操作完整。
本发明组合物优选用于除去钨,因为在与本发明的含臭氧试剂接触的钨层上可以形成很好的氧化物薄膜,提供了有效的凹陷区域保护。通过与抛光垫接触,或通过与加入的研磨剂共用的抛光垫接触,可以优先研磨升高的区域而导致平面化。
本发明的组合物也可以用于铂的CMP,而铂对常规氧化剂通常是非常惰性的。例如,铂不会很容易地被诸如硝酸或硝酸/盐酸的混合物的氧化溶液平面化。但是,本发明的含臭氧化学组合物通常形成铂氧化物薄膜,随后通过垫的研磨作用或通过垫与加入的研磨剂的共同作用在升高区域选择性除去。该方法可以重复进行,以加速铂的抛光工艺的速度。
同时,例如铱膜通常需要在CMP之前进行氧化操作,以增加除去物质的有效性。因此,通过提供强氧化介质以氧化薄膜形成铱氧化物然后进行抛光,本发明的组合物也可用于铱的工艺。
本发明的组合物也可用于含钌和/或钌氧化物的薄膜的平面化。
本发明组合物还可以与硅共同使用,这样可以得到较好的抛光表面薄膜。例如,臭氧可以在晶片表面更加迅速地形成二氧化硅(SiO2),二氧化硅以非常小的颗粒形式(1-5nm)抛光除去。pH>9的常规CMP通常涉及硅酸盐物质[SiO4]-4的生成。以非常小的颗粒形式除去物质通常导致更好的表面磨光。
另外,臭氧有较强的氧化特性并倾向于与有机分子,例如表面活性剂、淤浆稳定剂以及尤其是螯合剂剧烈反应,因此如果CMP溶液中存在这样的添加剂,会减少臭氧的有效浓度。但是,为了促进物质的除去,可以加入铵盐,包括氯化铵、硝酸铵以及特别是碳酸铵,以促进抛光速率,尽管这可能不是经常需要的,或可能用于特定金属的特定情况。
此外,臭氧可用于打开-C=C-或-C=N-键,因而促进自由基链反应以分解通常的有机聚合物,例如,Dow制造的SILK,Dow Coming制造的BCB’s,橡胶或其它低k物质。因此,本发明可以直接用于抛光有机低k介电薄膜。本发明也试图将臭氧纳入现有研磨剂,以进行低k抛光。
此外,本发明组合物也可以用于抛光硬盘和微电子机械结构(MEMS)。通常的硬盘膜包括NiP、Cr、Al和SiO2。MEMS结构通常是SiO2、Si或Al金属。
总而言之,本发明通过提供含臭氧的化学组合物,以及通过提供使用这些化学组合物的同时除了氧和颗粒形式的金属氧化物物质之外基本上没有任何残留的金属和低k介电材料(有机或无机)的CMP方法,改进或克服了现有技术的一种或多种缺点,因此使金属的CMP方法更加有效,同时消除了目前的离子型和复杂废物流,其相关处理以及对环境的危害。特别地,铜的CMP是本发明有效性的一个例子,在未刻蚀表面的低洼区域留下氧化物薄膜,同时高层被抛光。铜的旋转刻蚀是本发明含臭氧蚀刻剂组合物的另一个应用领域。
本领域技术人员将认识到,基于上述公开,可以对本发明作出改进而不背离此处描述的发明主旨。因此可以认为,本发明的范围并不局限于上述特定和优选的实施方案。
Claims (13)
1.一种用于化学机械平面化的组合物,包括臭氧水溶液和研磨剂颗粒。
2.权利要求1的组合物,其中所述研磨剂颗粒选自氧化铝、二氧化硅、二氧化铈、尖晶石、氧化锆及其混合物。
3.权利要求1的组合物,还包括至少一种选自碳酸盐、碳酸氢盐、草酸、甲酸、乙酸、乙二醇酸及其混合物的添加剂。
4.权利要求1的组合物,其中所述水溶液中臭氧的浓度小于臭氧发生相互作用的浓度。
5.权利要求4的组合物,其中所述臭氧浓度是小于约百万分之20份。
6.权利要求1的组合物,还包括至少一种铵盐。
7.权利要求6的组合物,其中所述至少一种铵盐是碳酸铵。
8.一种通过将臭氧气体导引至一个表面而将所述表面进行平面化的方法。
9.一种通过将含臭氧水溶液导引至一个表面并引起所述表面和与之接触的抛光垫相对运动而将所述表面进行平面化的方法。
10.权利要求9的方法,在所述水溶液中还包括研磨剂颗粒。
11.权利要求10的方法,其中所述研磨剂颗粒选自氧化铝、二氧化硅、二氧化铈、尖晶石、氧化锆及其混合物。
12.权利要求10的方法,在所述水溶液中还包括至少一种铵盐。
13.权利要求12的方法,其中所述至少一种铵盐是碳酸铵。
