本申请公开了晶圆研磨衬底用UV减粘膜,采取如下步骤制备,低聚物制备步骤:以异佛尔酮二异氰酸酯、聚丙二醇以及丙烯酸羟乙酯为原料合成制备得到聚氨酯丙烯酸酯低聚物;胶液配置步骤:在聚氨酯丙烯酸酯低聚物中加入自由基活性稀释剂、光引发剂以及甲醇,而后搅拌均匀得到胶液;成型步骤:将胶液涂覆于膜片上,而后烘干再收卷。本种UV减粘膜具有如下有益效果:在胶液配置阶段使得胶液中各组分均匀分布,且采用热烘干的方式进行成膜,经紫外照射减粘后,UV减粘膜各处粘性均匀。

Description

晶圆研磨衬底用UV减粘膜
技术领域
本发明涉及晶圆研磨领域,尤其涉及一种晶圆研磨衬底用UV减粘膜。
背景技术
晶圆切割将一个晶圆上单独的die通过高速旋转的金刚石刀片切割开来,形成独立的单颗的晶片,绷片是一个切割前的晶圆固定工序,在晶圆的背面贴上一层蓝膜(即UV减粘膜),并固定在一个金属框架上,以利于后面切割。现在的UV减粘膜的工作原理为UV减粘膜经过UV照射后,活泼自由单体发生自由基聚合反应,使得UV减粘膜的粘性下降,但是现在的UV减粘膜无法保证膜上的活泼自由单体是均匀分布的,所以紫外照射之后难以确保不同地方的粘性一致(即不均匀)。
发明内容
本发明针对上述问题,提出了一种晶圆研磨衬底用UV减粘膜。
本发明采取的技术方案如下:
一种晶圆研磨衬底用UV减粘膜,采取如下步骤制备,
S1(低聚物制备步骤):以异佛尔酮二异氰酸酯、聚丙二醇以及丙烯酸羟乙酯为原料合成制备得到聚氨酯丙烯酸酯低聚物;
S2(胶液配置步骤):在聚氨酯丙烯酸酯低聚物中加入自由基活性稀释剂、光引发剂以及甲醇,而后搅拌均匀得到胶液;
S3(成型步骤):将胶液涂覆于膜片上,而后烘干再收卷。
本种UV减粘膜中,聚氨酯丙烯酸酯低聚物中加入自由基活性稀释剂、光引发剂以及甲醇混合之后进行了充分的搅拌,各组分均匀地分布于胶液中,同时胶液在涂覆到膜片上之后通过烘干的方式成膜,而在烘箱中进行成膜时可以确保膜片上的胶液受热均匀,从而确保成膜之后各个点位的粘性是均匀地,所以当本种UV减粘膜贴附到晶圆上之后,当紫外线照射到UV减粘膜上之后,可以确保UV减粘膜的各个点位上的粘性是均匀的。
综上所述,本种UV减粘膜中在胶液配置阶段使得胶液中各组分均匀分布,且采用热烘干的方式进行成膜,经紫外照射减粘后,UV减粘膜各处粘性均匀。
上述方案中,聚氨酯丙烯酸酯低聚物的作用是作为载体树脂,起粘结作用。自由基活性稀释剂是在UV照射以后,和聚氨酯丙烯酸酯低聚物发生交联反应;光引发剂(可以是EM211或者1173)的作用是吸收紫外线的光能激发,从单体或者齐聚物的分子上面提取一个氢原子,使这些分子成为自由基,诱导反应的发生。
可选的,所述膜片为PET材质的膜片或者PO材质的膜片。
可选的,所述低聚物制备步骤种需要加入阻聚剂。
可选的,所述自由基活性稀释剂为丙烯酸异辛酯或者丙烯酸异冰片酯。
可选的,所述异佛尔酮二异氰酸酯与聚丙二醇的摩尔比为1.5:1。
可选的,成型步骤中烘干温度为80℃。
可选的,所述聚氨酯丙烯酸酯低聚物与甲醇的质量比为1:1。
可选的,所述阻聚剂为对苯二酚。
本发明的有益效果是:在胶液配置阶段使得胶液中各组分均匀分布,且采用热烘干的方式进行成膜,经紫外照射减粘后,UV减粘膜各处粘性均匀。
具体实施方式:
下面结合实施例,对本发明做详细描述。
S1:聚氨酯丙烯酸树脂低聚物的合成,
采用两步法合成聚氨酯丙烯酸树脂低聚物,第一步合成反应:在三口烧瓶中按1.5:1摩尔比依次加入异佛尔酮二异氰酸酯(即IPDI)和真空脱水的聚丙二醇(即PPG),控制水浴温度为5℃左右,搅拌10min后测定体系中(—NCO)基团的初始含量值;随后之间升温至60-70℃反应过程中间歇取样测定反应过程中(—NCO)基团的含量变化,当体系中(—NCO)基团含量达到理论值(—NCO含量为初始值的一半)时,结束第一步合成反应并降温至50℃;在第二步合成反应中,按上一步反应后测得的(—NCO)含量加入等摩尔比的HEA,同时加入一定量的催化剂和质量分数为0.01%的阻聚剂,在50℃条件下进行反应并监测(—NCO)基团含量变化,当体系中(—NCO)基团含量值小于0.5%时达到反应终点,取出产物并避光低温保存。
S2:UV减粘膜胶液的复配,
取上述S1合成的聚氨酯丙烯酸酯低聚物100g,加入52g丙烯酸异辛酯(即2-EHA)、8g丙烯酸异冰片酯(即IBOA)、0.4gEM211(光引发剂)、1.6g1173(光引发剂)以及100g甲醇混合搅拌均匀,得到胶液。
S3:UV减粘膜的制备,
取S2中复配得到的胶液,涂布在PET或者PO基材上面,经过烘箱烘干,收卷得到UV减粘膜。
具体本实施例中所采用的催化剂可以是机锡类物质。
本实施例中阻聚剂为对苯二酚。
本实施例所提供的UV减粘膜,在进行紫外照射前,其粘结力≥1500g/25mm,这样便于晶圆蹦片切割过程的固定,经过紫外照射之后,粘结力小于等于3g/25mm,便于切割以后的拾取。
经过紫外照射之后,UV减粘膜里面的活性稀释剂和丙烯酸酯低聚物,在光引发剂的作用下,发生了自由基聚合,使树脂的交联程度提高,使其粘结力下降。且经过对UV减粘膜在经过紫外照射之后,各个点位的粘性基本均不超过3g/25mm。

Claims (8)

1.一种晶圆研磨衬底用UV减粘膜,其特征在于,采取如下步骤制备,
低聚物制备步骤:以异佛尔酮二异氰酸酯、聚丙二醇以及丙烯酸羟乙酯为原料合成制备得到聚氨酯丙烯酸酯低聚物;
胶液配置步骤:在聚氨酯丙烯酸酯低聚物中加入自由基活性稀释剂、光引发剂以及甲醇,而后搅拌均匀得到胶液;
成型步骤:将胶液涂覆于膜片上,而后烘干再收卷。
2.如权利要求1所述的晶圆研磨衬底用UV减粘膜,其特征在于,所述膜片为PET材质的膜片或者PO材质的膜片。
3.如权利要求1所述的晶圆研磨衬底用UV减粘膜,其特征在于,所述低聚物制备步骤种需要加入阻聚剂。
4.如权利要求1所述的晶圆研磨衬底用UV减粘膜,其特征在于,所述自由基活性稀释剂为丙烯酸异辛酯或者丙烯酸异冰片酯。
5.如权利要求1所述的晶圆研磨衬底用UV减粘膜,其特征在于,所述异佛尔酮二异氰酸酯与聚丙二醇的摩尔比为1.5:1。
6.如权利要求1所述的晶圆研磨衬底用UV减粘膜,其特征在于,成型步骤中烘干温度为80℃。
7.如权利要求1所述的晶圆研磨衬底用UV减粘膜,其特征在于,所述聚氨酯丙烯酸酯低聚物与甲醇的质量比为1:1。
8.如权利要求3所述的晶圆研磨衬底用UV减粘膜,其特征在于,所述阻聚剂为对苯二酚。
