a)提供堆叠1,其依次包括基于晶体硅的衬底2、氧化硅层3和至少一个透明导电氧化物层4;
b)将氢化等离子体施加到堆叠1上,步骤b)在合适的温度下进行,以使氢化等离子体的氢原子扩散到衬底2与氧化硅层3之间的界面I。
堆叠
衬底2优选具有严格小于250μm的厚度。制成衬底2的硅可以是单晶或多晶的。衬底2可以是n型或p型掺杂的。堆叠1可以被集成到同质结光伏电池的正面和/或背面中,该同质结光伏电池例如是PERC(钝化发射极和背面电池,英文为“Passivated Emitter and RearCell”)类型的光伏电池。
在步骤a)中提供的堆叠1的氧化硅层3有利地具有小于或等于4nm、优选地小于或等于2nm的厚度。通常,氧化硅层3足够薄,以至于不会显着影响用于电荷载流子移动的堆叠1的电导率。进行步骤a),以便将氧化硅层3引入衬底2和一个或更多个透明导电氧化物层4之间。堆叠1没有非晶硅层。
有利地,通过选自ALD(原子层沉积,英文为“Atomic Layer Deposition”)、物理气相沉积(PVD,英文为“Physical Vapor Deposition”)和等离子体增强化学气相沉积(PECVD,英文为“Plasma Enhanced Chemical Vapor Deposition”)的沉积技术在氧化硅层上形成一个或更多个透明导电氧化物层4。一个或更多个透明导电氧化物层4有利地具有10nm至200nm的总厚度。透明导电氧化物有利地选自氧化铟和氧化锌。氧化铟优选选自氧化铟锡、掺杂氟的氧化铟、氢化的氧化铟、掺杂钨的氧化铟。氧化锌优选选自掺杂铝的氧化锌、掺杂硼的氧化锌。透明导电氧化物有利地选自氧化锌、掺杂铝的氧化锌、掺杂硼的氧化锌。
在附图中示出了单个的透明导电氧化物层4,但是完全可以设想提供具有多个透明导电氧化物层4的堆叠,所述多个透明导电氧化物层可以例如以不同的透明导电氧化物实现。
如图2和4所示,步骤a)有利地包括步骤a1),该步骤a1)包括在一个或更多个透明导电氧化物层4上形成氧化铝层5。步骤a1)有利地执行,使得氧化铝层5的厚度小于或等于20nm,优选为2nm至10nm。步骤a1)有利地通过选自ALD(原子层沉积,英文为“Atomic LayerDeposition”)、物理气相沉积(PVD,英文为“Physical Vapor Deposition”)和化学气相沉积的沉积技术实现。化学气相沉积可以是等离子体增强化学气相沉积(PECVD,英文为“Plasma Enhanced Chemical Vapor Deposition”)。
在不存在氧化铝层5的情况下,一个或更多个透明导电氧化物层4有利地具有10nm至80nm的总厚度。当通过PVD或ALD沉积一个或更多个透明导电氧化物层4时,这样的厚度范围使得可以在隐式开路电压(英文为“implied open circuit voltage”,缩写为iVoc)方面获得最佳结果。
在存在氧化铝层5的情况下,一个或更多个透明导电氧化物层4有利地具有40nm至200nm的总厚度。当通过ALD沉积一个或更多个透明导电氧化物层4时,这样的厚度范围使得可以在iVoc方面获得最佳结果。已经发现,当通过PVD沉积一个或更多个透明导电氧化物层4时,氧化铝层5的存在对iVoc几乎没有影响。
如图3和4所示,可以执行步骤a),使得在氧化硅层3和一个或更多个透明导电氧化物层4之间插入多晶硅层6。
氢化等离子体
在步骤b)期间施加的氢化等离子体有利地包含选自NH3和H2的至少一种气体。可以在包含选自Ar、N2的惰性气体的气氛下进行步骤b)。
执行步骤b)的温度有利地为340℃至600℃,优选为400℃至550℃,更优选为400℃至500℃。
有利地,在步骤b)期间根据10-3W.cm-2至2.10-2W.cm-2、优选5.10-3W.cm-2至10- 2W.cm-2的功率密度施加氢化等离子体。有利地,在步骤b)期间在1.5Torr至2.5Torr(即200Pa至333Pa)、优选在1.7Torr至2.2.Torr(即226Pa至293Pa)的压力下施加氢化等离子体。步骤b)有利地进行5分钟至90分钟、优选10分钟至30分钟的时间。
光伏电池的制造
对于光伏电池制造应用,该方法可以包括步骤c),该步骤c)包括在堆叠1上形成电接触。
在步骤b)之后执行步骤c)。
例如,可以使用导电的丝网印刷浆料获得电接触,并且该电接触形成在一个或更多个透明氧化物层4上。丝网印刷浆料有利地具有小于或等于600℃的烘烤温度。
实施例
在步骤a)中提供的堆叠1依次包括基于单晶硅的衬底2、氧化硅层3、掺杂铝的氧化锌(AZO)透明导电氧化物层4,和氧化铝层5。氧化硅层3的厚度约为4nm。透明导电氧化物层4(以下称为TCO)的厚度为40nm,并且已经通过ALD沉积。氧化铝层5的厚度为10nm。通过以约9.2.10-3W/cm2的功率密度施加NH3等离子体来进行步骤b)。步骤b)的执行温度为约500℃。在步骤b)之后,可能会注意到约716mV的隐式开路电压(英语为“implied open circuitvoltage”,缩写为iVoc),其反映在衬底2和氧化硅层3之间的界面I的极好的钝化性能。作为比较,在步骤b)之前,堆叠1的隐式开路电压小于580mV。
其他实施例
在步骤a)中提供的堆叠1依次包括基于单晶硅的衬底2、氧化硅层3、由掺杂铝的氧化锌(AZO)制成的透明导电氧化物层4和如有必要的氧化铝层5。透明导电氧化物层4(以下称为TCO)具有可变厚度并且已经通过PVD或ALD沉积。通过以约9.2.10-3W/cm2的功率密度施加NH3等离子体来执行步骤b)。执行步骤b)的温度为450℃至500℃。在隐式开路电压(英语为“implied open circuit voltage”,缩写为iVoc)方面的实验结果整理在下表中。
与简单地在450℃至500℃进行热退火(也就是说,在步骤b)中不进行氢化等离子体处理)的堆叠1相比,观察到iVoc的值增加(14mV至32mV)。因此,尽管存在一个或更多个TCO 4,根据本发明的这种方法仍使得可以改善衬底表面的钝化,这归功于步骤b)。
还观察到,当通过PVD沉积一个或更多个TCO 4时,氧化铝层5的存在几乎没有影响。另一方面,当通过ALD沉积一个或更多个TCO 4时,氧化铝层5使得可以改善钝化性能。
根据另一实施例,在步骤a)中提供的堆叠1依次包括基于单晶硅的衬底2、氧化硅层3、由掺杂铝的氧化锌(AZO)制成的透明导电氧化物单层4。AZO单层通过PVD沉积,并且具有40nm的厚度。通过以约9.2.10-3W/cm2的功率密度施加NH3等离子体来执行步骤b)。执行步骤b)的温度为约500℃。在步骤b)之后可能会观察到约597mV的隐式开路电压。对AZO制成的透明氧化物双层4进行了相同的实验,该双层包括通过ALD沉积的20nm的第一AZO层和通过PVD沉积的40nm的第二AZO层。在步骤b)之后可能会观察到约630mV的隐式开路电压。可以得出结论,通过ALD沉积的20nm的第一AZO层的添加会增加隐式开路电压,从而改善衬底与氧化硅层之间的界面的钝化。
本发明不限于所阐述的实施例。本领域技术人员能够考虑其技术上有效的组合,并用等同物代替所述组合。
Claims (15)
1.一种钝化方法,包括以下连续步骤:
a)提供堆叠(1),所述堆叠依次包括基于晶体硅的衬底(2)、氧化硅层(3)和至少一个透明导电氧化物层(4);
b)将氢化等离子体施加到堆叠(1),在合适的温度下执行步骤b),以使氢化等离子体的氢原子扩散到所述衬底(2)和氧化硅层(3)之间的界面(I)。
2.根据权利要求1所述的方法,其中,在步骤b)期间施加的氢化等离子体包括选自NH3和H2的至少一种气体。
3.根据权利要求1或2所述的方法,其中,执行步骤b)的温度为340℃至600℃,优选为400℃至550℃,更优选为400℃至500℃。
4.根据权利要求1至3之一所述的方法,其中,在步骤b)期间以10-3W.cm-2至2.10-2W.cm-2、优选以5.10-3W.cm-2至10-2W.cm-2的功率密度施加所述氢化等离子体。
5.根据权利要求1至4之一所述的方法,其中,在步骤b)期间在1.5Torr至2.5Torr、优选在1.7Torr至2.2Torr的压力下施加所述氢化等离子体。
6.根据权利要求1至5之一所述的方法,其中,在包含选自Ar、N2的惰性气体的气氛下进行步骤b)。
7.根据权利要求1至6之一所述的方法,其中,步骤b)进行5分钟至90分钟、优选10分钟至30分钟的时间。
8.根据权利要求1至7之一所述的方法,其中,在步骤a)期间提供的所述堆叠(1)的氧化硅层(3)的厚度小于或等于4nm,优选小于或等于2nm。
9.根据权利要求1至8之一所述的方法,其中,所述一个或更多个透明导电氧化物层(4)的总厚度为10nm至200nm。
10.根据权利要求1至9之一所述的方法,其中,所述透明导电氧化物(4)选自氧化铟和氧化锌;所述氧化铟优选选自氧化铟锡、掺杂氟的氧化铟、氢化氧化铟、掺杂钨的氧化铟;所述氧化锌优选选自掺杂铝的氧化锌、掺杂硼的氧化锌。
11.根据权利要求10所述的方法,其中,所述透明导电氧化物(4)选自氧化锌、掺杂铝的氧化锌、掺杂硼的氧化锌。
12.根据权利要求1至11之一所述的方法,其中,步骤a)包括步骤a1),所述步骤a1)包括在所述一个或更多个透明导电氧化物层(4)上形成氧化铝层(5)。
13.根据权利要求12所述的方法,其中,执行步骤a1)以使得所述氧化铝层(5)具有小于或等于20nm、优选为2nm至10nm的厚度。
14.根据权利要求12或13所述的方法,其中,通过选自ALD、物理气相沉积和化学气相沉积的沉积技术执行步骤a1)。
15.根据权利要求1至14之一所述的方法,其中,执行步骤a),使得在所述氧化硅层(3)和所述一个或更多个透明导电氧化物层(4)之间插入多晶硅层(6)。
