金属球的制造方法、接合材料以及金属球
技术领域
本发明涉及α射线量少的金属球的制造方法、以及通过该制造方法制造的金属球、接合材料。
背景技术
近年来,由于小型信息设备的发达,所搭载的电子部件正在迅速小型化。电子部件根据小型化的要求,为了应对连接端子的窄小化、安装面积的缩小化,正在应用在背面设置有电极的球栅阵列封装(以下称为“BGA”)。
利用BGA的电子部件中,例如有半导体封装体。半导体封装体中,具有电极的半导体芯片被树脂密封。半导体芯片的电极上形成有焊料凸块。该焊料凸块通过将焊料球接合于半导体芯片的电极而形成。利用BGA的半导体封装体以各焊料凸块与印刷基板的导电性焊盘接触的方式置于印刷基板上,通过利用加热而熔融了的焊料凸块与焊盘接合,从而搭载于印刷基板。另外,为了应对进一步的高密度安装的要求,正在研究将半导体封装体沿高度方向堆叠而成的三维高密度安装。
但是,在进行了三维高密度安装的半导体封装体中应用BGA时,由于半导体封装体的自重,焊料球被压碎,电极间会发生连接短路。这在进行高密度安装上成为障碍。
因此,研究了利用由Cu等比软钎料的熔点高的金属形成的微小直径的金属球的焊料凸块(例如,参见专利文献1)。关于具有金属球的焊料凸块,在将电子部件安装于印刷基板时,即使半导体封装体的重量施加于焊料凸块,也能够利用在软钎料的熔点下不熔融的金属球支撑半导体封装体。因此,不会因半导体封装体的自重而使焊料凸块被压碎。

发明内容
发明要解决的问题
电子部件的小型化虽然使高密度安装成为可能,但高密度安装会引起软错误之类的问题。软错误是指:存在α射线进入半导体集成电路(以下,称为“IC”)的存储单元中而改写存储内容的可能性。
认为α射线是通过软钎料合金中作为杂质含有的U、Th、Po等放射性元素进行α衰变而放射的。因此,正在进行能够实现低α射线的组成的软钎料合金的开发。
另一方面,金属球也要求有能够实现低α射线的组成。在此,如果使用纯度高的金属材料制造金属球,则包含放射性元素的杂质的含量减少,因此能够实现低α射线。但是,成本会上升。另外,若用纯度高的金属材料制造金属球,则表示球以何种程度接近圆球的球形度降低。
本发明的课题在于,提供α射线量少的金属球的制造方法、以及通过该制造方法制造的球形度高的金属球、接合材料。
用于解决问题的方案
本发明人等得到以下见解:即使市售的金属材料的纯度为99.9~99.995%,U、Th也能降低至5ppb以下。另外,本发明人等着眼于,软错误的原因是以无法定量地测定含量的程度稍微残留的210Po等杂质。而且,本发明人等得到如下见解:在制造金属球时的加热工序中,通过着眼于杂质的沸点而设定温度,即使纯度为99.995%以下也能够将所制造的金属球的α射线量抑制在0.0200cph/cm2以下。
另外,得到如下见解:金属材料的纯度为99.995%以下时,能够抑制球形度的降低。
此处,本发明如下所述。
(1)一种金属球的制造方法,其包括如下工序:
将纯金属在相应于随气压发生变化的沸点和熔点而设定的加热温度下进行加热而使纯金属熔融的工序,其中所述加热温度被设定为比作为去除对象的杂质的沸点高、比纯金属的熔点高、且比纯金属的沸点低的温度;
将熔融的纯金属造球成为球状的工序,
该纯金属的U的含量为5ppb以下,Th的含量为5ppb以下,纯度为99.9%以上且99.995%以下,Pb或Bi中任一者的含量、或者Pb和Bi的总含量为1ppm以上,与在纯金属所含的杂质中作为去除对象的杂质在大气压下的沸点相比,该纯金属在大气压下具有更高的沸点。
(2)根据上述(1)所述的金属球的制造方法,其中,纯金属在大气压下的熔点为900℃以上,且沸点为962℃以上。
(3)根据上述(2)所述的金属球的制造方法,其中,去除对象的杂质为Po。
(4)根据上述(1)~上述(3)中任一项所述的金属球的制造方法,其还包括将造球得到的金属球进行退火的退火工序。
(5)一种接合材料,其特征在于,含有通过上述(1)~(4)中任一项所述的制造方法制造的金属球。
(6)一种金属球,其是通过上述(1)~(4)中任一项所述的制造方法制造的,且α射线量为0.0200cph/cm2以下,球形度为0.90以上。
(7)一种接合材料,其含有上述(6)所述的金属球。
发明的效果
本发明中,可以制造抑制了所释放的α射线量的金属球。另外,可以提高抑制了所释放的α射线量的金属球的球形度。

具体实施方式
以下详细说明本发明。在本说明书中,关于金属球的组成的单位(ppm、ppb、以及%)在没有特别指定的情况下表示相对于金属球的质量的比例(质量ppm、质量ppb、以及质量%)。
本发明的金属球的制造方法包括:将作为纯金属的金属材料进行加热而使其熔融的工序和将熔融的金属材料进行造球的工序。对于本发明的金属球的制造方法,在作为去除对象的杂质的沸点t1以上的加热温度T下将金属材料进行加热,以使在金属材料所含的杂质中经过经时变化而发生α衰变的杂质的含量减少。
对于将金属材料进行加热而使其熔融的工序,为了在设为杂质的沸点t1以上的加热温度T下使金属材料熔融且不挥发,选择如下金属材料:在将金属材料的熔点设为t2且将沸点设为t3时,熔点t2在杂质的沸点t1附近且沸点t3为杂质的沸点t1以上的金属材料。加热温度T设定为低于金属材料的沸点t3。金属材料的熔点t2高于软钎料,通过本发明的制造方法制造的金属球在软钎焊时的加热温度下不会熔融。需要说明的是,杂质以及金属材料的沸点和熔点会随气压发生变化,因此,加热温度T是与气压相对应地设定的。
对于包含这种加热工序的金属球的制造方法,能制造如下金属球:U的含量为5ppb以下,Th的含量为5ppb以下,纯度为99.9%以上且99.995%以下,α射线量为0.0200cph/cm2以下,Pb或Bi中任一者的含量、或者Pb和Bi的总含量为1ppm以上,球形度为0.90以上。
作为用于制造这种金属球的金属材料,可选择:Cu、Ni、Ag、Fe、Co、Au、Nd、Ge等。另外,作为金属材料,可选择:Pt、Ti、Lu、Pd、Tm、Sc、Er、Y、Ho、Dy、Tb、Gd、Be、Mn、Pm、Pr、La、Ca、Eu、Yb、Ce、Sr、Ba、Al、Mg、Sb、Te、Cn、Li、In、Ga等。进而,作为金属材料,可选择:W、Re、Os、Ta、Mo、Nb、Ir、Ru、Hf、Tc、Rh、V、Cr、Zr等。
图1为示出铀衰变系列的说明图,图2为示出钍衰变系列的说明图,图3为示出锕衰变系列的说明图。对于U、Th等即使熔点高,自然丰度高的同位素本身也会成为α射线源、或经过经时变化引起衰变而成为α射线源的元素来说,通过本发明的制造方法能够降低α射线量,但是无法将α射线量降低至能用作软错误对策的水平。因此,图1~图3的衰变系列所示出的元素是从用于制造金属球的金属材料中被排除的。
以下,针对通过本发明的制造方法制造的金属球的组成、α射线量、球形度进行详细说明。
·α射线量:0.0200cph/cm2以下
通过本发明的制造方法制造的金属球的α射线量为0.0200cph/cm2以下。这是在电子部件的高密度安装中软错误不会成为问题的水平的α射线量。对于本发明的金属球的制造方法,通过包括在作为去除对象的杂质的210Po能够挥发的温度下将金属材料进行加热的工序,金属材料中微量残留的210Po挥发,与金属材料相比,金属球表现出更低的α射线量。从抑制进一步的高密度安装中的软错误的观点出发,α射线量优选为0.0020cph/cm2以下、更优选为0.0010cph/cm2以下。
·U:5ppb以下,Th:5ppb以下
U和Th为放射性元素,为了抑制软错误,需要抑制它们的含量。为了将金属球的α射线量设为0.0200cph/cm2以下,需要使U和Th的含量分别为5ppb以下。另外,从抑制现在或将来的高密度安装中的软错误的观点出发,U和Th的含量优选分别为2ppb以下。
·Pb或Bi中任一者的含量、或者Pb和Bi的总含量为1ppm以上
作为金属球中所含的杂质元素,可以考虑:Sn、Sb、Bi、Ni、Zn、Fe、Al、As、Ag、In、Cd、Cu、Pb、Au、P、S、U、Th等。对于金属球,杂质元素当中,特别优选以Pb或Bi中任一者的含量、或者Pb和Bi的总含量为1ppm以上的方式含有Pb和/或Bi作为杂质元素。本发明中,从降低α射线量的方面出发,没有必要将Pb或Bi中任一者的含量、或者Pb和Bi的含量减少至极限。这是因为以下的理由。
210Pb通过β衰变而转变为210Bi,210Bi通过β衰变而转变为210Po,210Po通过α衰变而转变为206Pb。因此,为了降低α射线量,也可以认为作为杂质元素的Pb或Bi中任一者的含量、或者Pb和Bi的含量也尽量低是优选的。
但是,Pb中所含的210Pb和Bi中所含的210Bi的含有比低。因此,Pb、Bi的含量降低到某种水平时,可以认为210Pb、210Bi被充分地去除至能够将α射线量降低到前述范围的水平。另一方面,为了提高金属球的球形度,如后所述,杂质元素的含量较高为佳。Pb和Bi均作为杂质元素被含有在金属材料中,从而在金属球的制造工序中的熔融时会成为晶核,能够提高金属球的球形度。因此,优选的是,以可以将210Pb和210Bi去除至能够将α射线量降低到前述范围的水平的量含有Pb或Bi中任一者、或者Pb和Bi。从这种观点出发,优选的是,金属球中,Pb或Bi中任一者的含量、或者Pb和Bi的总含量为1ppm以上。
Pb或Bi中任一者的含量、或者Pb和Bi的总含量更优选为10ppm以上。上限值在可降低α射线量的范围内没有限定,但从抑制金属球的电导率劣化的观点出发,更优选的是,Pb或Bi中任一者的含量、或者Pb和Bi的总含量低于1000ppm。Pb的含量更优选为10ppm~50ppm,Bi的含量更优选为10ppm~50ppm。
·金属球的纯度:99.9%以上且99.995%以下
金属球的纯度为3N以上且4N5以下。即,金属球的杂质元素的含量为5ppm以上。在此,对于Cu等金属材料的纯度,将99%设为2N、将99.9%设为3N、将99.99%设为4N。4N5表示金属材料的纯度为99.995%。
构成金属球的金属材料的纯度为该范围时,能够在熔融金属材料中确保用于使金属球的球形度提高的充分量的晶核。球形度提高的理由如下详细说明。
制造金属球时,形成为规定形状的小片的金属材料利用加热而熔融,熔融金属材料因表面张力而成为球形,其发生凝固而形成金属球。熔融金属材料自液体状态凝固的过程中,晶粒在球形的熔融金属材料中生长。此时,若杂质元素多,则该杂质元素成为晶核,抑制晶粒的生长。因此,球形的熔融金属材料利用生长受到抑制的微细晶粒而形成为球形度高的金属球。
另一方面,若杂质元素少,则相应地成为晶核的杂质元素少,晶粒生长不会受到抑制,而是具有某种方向性地生长。其结果,球形的熔融金属材料的表面的一部分会突出并凝固。这种金属球的球形度低。作为杂质元素,可以考虑Sn、Sb、Bi、Zn、Fe、Al、As、Ag、In、Cd、Cu、Pb、Au、P、S、U、Th等。
对纯度的下限值没有特别限定,从抑制α射线量,抑制由纯度降低导致的金属球的电导率、热导率劣化的观点出发,优选为3N以上。即,优选的是,除金属球的主要金属材料之外的杂质元素的含量低于1000ppm。
·金属球的球形度:0.90以上
关于金属球的形状,从控制焊点高度的观点出发,球形度优选为0.90以上。金属球的球形度低于0.90时,金属球成为不规则形状,因此在形成凸块时形成高度不均匀的凸块,发生接合不良的可能性升高。球形度更优选为0.94以上。本发明中,球形度表示与圆球的差距。球形度例如通过最小二乘中心法(LSC法)、最小区域中心法(MZC法)、最大内切中心法(MIC法)、最小外切中心法(MCC法)等各种方法求出。
·金属球的直径:1~1000μm
金属球的直径优选为1~1000μm。处于该范围时,能够稳定地制造球状的金属球,另外,能够抑制端子间为窄间距时的连接短路。
<金属球的制造方法>
本发明的金属球的制造方法中,为了减少在金属材料所含有的杂质中发生α衰变的杂质的含量、在本例中为了减少210Po的含量,而在高于Po的沸点t1的温度、若在大气压下则在高于Po在大气压下的沸点t1即962℃的温度下将金属材料加热而使其熔融,并进行造球。由此,使金属材料中的Po挥发且降低从金属球释放出的α射线量。
(1)Cu球的制造方法
接着,作为本发明的金属球的制造方法的一例,对Cu球的制造方法进行说明。将成为金属球即Cu球的材料的Cu材料放置于陶瓷这样的耐热性的板即耐热板,与耐热板一起在炉中加热。在耐热板上设置有底部呈半球状的多个圆形的槽。槽的直径、深度根据Cu球的粒径适当设定,例如直径为0.8mm,深度为0.88mm。另外,将切断Cu细线而得到的碎片形状的Cu材料(以下称为“碎片材料”。)逐一投入到耐热板的槽内。
对于槽内投入了碎片材料的耐热板,在填充有氨分解气体的炉内升温至作为高于Po在大气压下的沸点t1即962℃的温度的1100~1300℃,进行30~60分钟的加热处理。此时炉内温度达到Cu的熔点以上时,碎片材料熔融而成为球状。之后,使炉内骤冷至室温(例如25℃)、冷却气体温度,Cu球2在耐热板的槽内成形。冷却后,成形的Cu球在作为低于Cu熔点的温度的800~1000℃下再次进行加热处理。
另外,作为其他方法,有以下方法:将熔融Cu自设置于坩埚的底部的孔口滴下,该生成的液滴骤冷,从而将Cu球造球的雾化法;利用热等离子体将Cu切割金属(cut metal)加热至1000℃以上并进行骤冷,从而造球的方法。如此造球得到的Cu球也可以各自在800~1000℃的温度下实施30~60分钟再加热处理。另外,在将Cu球造球之前,也可以将作为Cu球2的原料的Cu材料在800~1000℃下进行加热处理。
关于作为Cu球的原料的Cu材料,例如可以使用粒料、线、柱等。从不过度降低Cu球的纯度的观点出发,Cu材料的纯度可以是99.9~99.99%。
进而,使用高纯度的Cu材料时,可以将熔融Cu的保持温度与目前同样地降低至1000℃左右,而不进行上述加热处理。如此,前述加热处理可以根据Cu材料的纯度、α射线量而适当省去、变更。另外,制造出α射线量高的Cu球、异形的Cu球时,这些Cu球也可以作为原料而再利用,能够进一步降低α射线量。
需要说明的是,也可以进行将造球得到的Cu球退火的被称为退火的处理。制造金属球时,若使用纯度为3N左右的金属材料来制造金属球,则能够制造球形度高且硬度高的金属球。另一方面,使用高纯度、例如45N5以上的金属材料来制造金属球时,虽然能够降低硬度,但会制造出球形度较低的金属球。
因此,为了制造球形度高且降低了硬度的金属球,在造球后进行退火处理。如果为Cu球,则在造球后进行加热至例如700℃左右的处理。通过进行这样的退火处理,虽然退火前的维氏硬度为60HV以上,但是可以将硬度降低至低于60HV。
(2)Ni球的制造方法
接着,作为本发明的金属球的制造方法的一例,针对Ni球的制造方法进行说明。Ni球是通过雾化法制造的。本发明中的雾化法是指:Ni材料在作为高于Po在大气压下的沸点t1即962℃的温度的1000℃以上熔融,将液态的熔融Ni从喷嘴以高速度喷雾,从而雾状的熔融Ni被冷却,由此对Ni球进行造球的方法。雾化法中,使用气体作为将熔融Ni从喷嘴以高速度喷雾时的介质时,有气体雾化法等。
另外,作为其他雾化法,也可以为自孔口将熔融Ni滴下,该生成的液滴被骤冷,从而对Ni球进行造球的方法。各雾化法中造球得到的Ni球分别可以在800~1000℃的温度下实施30~60分钟的再加热处理。
这些Ni球的制造方法中,也可以在对Ni球进行造球之前对Ni材料在800~1000℃下进行预加热处理。
关于作为Ni球的原料的Ni材料,例如可以使用粒料、线、板材等。从不使Ni球的纯度过度降低的观点出发,Ni材料的纯度为2N~4N即可。
使用这种高纯度的Ni材料时,也可以将熔融Ni的保持温度与以往同样地降低至1000℃左右,而不进行前述加热处理。如此,前述加热处理也可以根据Ni材料的纯度、α射线量而适当省去、变更。另外,制造出α射线量高的Ni球、异形的Ni球时,也可以将这些Ni球作为原料再利用,可以进一步降低α射线量。
需要说明的是,为了制造球形度高且降低了硬度的Ni球,也可以进行将造球得到的Ni球退火的退火处理。
<金属球的应用例>
通过本发明的制造方法制造的Cu球、Ni球等金属球可以应用于软钎焊材料。为了用于软钎焊材料,在金属球的表面形成软钎料层(软钎料镀覆膜)而制成金属芯球即可。
关于软钎料层的组成,在合金的情况下,只要是以Sn作为主要成分的无铅软钎料合金的合金组成,就没有特别限定。另外,作为软钎料层,可以为Sn镀覆膜。例如可以举出:Sn、Sn-Ag合金、Sn-Cu合金、Sn-Ag-Cu合金、Sn-In合金、以及在它们中添加了规定的合金元素而成的合金。Sn的含量均为40质量%以上。作为添加的合金元素,例如有Ag、Cu、In、Ni、Co、Sb、Ge、P、Fe等。这些当中,从落下冲击特性的观点出发,软钎料层的合金组成优选为Sn-3Ag-0.5Cu合金。
对软钎料层的厚度没有特别限定,优选为100μm(单侧)以下,即是充分的。一般来说可以为20~50μm。
对于通过本发明的制造方法制造的金属球,α射线量为0.0200cph/cm2以下,即使是利用该金属球得到的金属芯球,也为了在电子部件的高密度安装中软错误不会成为问题而使α射线量为0.0200cph/cm2以下。
因此,需要使软钎料层中的U和Th的含量分别为5ppb以下。另外,从抑制现在或将来的高密度安装中的软错误的观点出发,U和Th的含量优选分别为2ppb以下。
另外,软钎料层在不高于100℃下形成,因此难以设想利用U、Th、Po等放射性元素、210Bi和210Pb等放射性同位素的气化而使放射性元素、放射性同位素的含量减少。但是,一边使镀液、金属球流动一边进行镀覆时,U、Th、Po、210Pb和210Bi会在镀液中形成盐并沉淀。沉淀的盐为电中性,即使镀液流动,也不会混入到软钎料层中。
因此,软钎料层中的放射性元素的含量明显减少。因此,利用通过本发明的制造方法制造的金属球得到的金属芯球由于被这种软钎料层覆盖而表现出低α射线量。从抑制进一步的高密度安装中的软错误的观点出发,α射线量优选为0.0020cph/cm2以下、更优选为0.0010cph/cm2以下。
形成软钎料层的金属材料的纯度越高,即杂质的含量越少,放射性元素的含量越降低,α射线量越降低,因此对杂质量的下限值没有特别限定。另一方面,上限值从减少α射线量的观点出发,优选为150ppm以下、更优选为100ppm以下、进一步优选为50ppm以下、特别优选为10ppm以下。
需要说明的是,软钎料层为Sn软钎料时,软钎料层的纯度为软钎料层的除Sn之外的杂质的总含量。另外,软钎料层为Sn-3Ag-0.5Cu的软钎料合金时,软钎料层的纯度为软钎料层中的除Sn、Ag和Cu之外的杂质的含量的总和。
作为软钎料层中所含的杂质,在Sn软钎料层的情况下,可举出:Ag、Ni、Pb、Au、U、Th等。由Sn-Ag-Cu合金形成的软钎料层的情况下,可举出:Sb、Fe、As、In、Ni、Pb、Au、U、Th等。
利用通过本发明的制造方法制造的金属球得到的金属芯球可以在形成软钎料层前预先用其他金属的层覆盖金属球的表面。特别是,在金属球表面预先覆盖有Ni层、Co层等时,如果与金属球的金属元素相比,Ni、Co等覆盖层的金属元素更难以扩散,则可以降低形成金属球的金属材料向软钎料层中的溶出,从而能够作为防扩散层发挥作用。
构成防扩散层的金属不限定于单一金属,也可以使用从Ni、Co等中组合两种以上元素而成的合金。防扩散层的膜厚通常单侧为0.1~20μm。
另外,利用通过本发明的制造方法制造的金属球得到的金属芯球在形成软钎料层之前,也可以预先进行冲击镀处理。通过进行冲击镀处理,从而去除金属表面的氧化膜,能够提高金属球与软钎料层的密合性。
通过本发明的制造方法制造的金属球、利用该金属球得到的金属芯球能够用于电子部件的钎焊接头。另外,可以用于将金属球或者金属芯球分散在软钎料中的成形焊料。进而,可以用于将软钎料粉末、金属球或者金属芯球和助焊剂混炼而成的焊膏。在成形焊料和焊膏中,例如使用组成为Sn-3Ag-0.5Cu(各数值为质量%)的软钎料合金。需要说明的是,本发明并不限定于该软钎料合金。
另外,对于通过本发明的制造方法制造的金属球、利用该金属球得到的金属芯球,也可以在表面形成助焊剂层。助焊剂层是由包含如下化合物的1种或多种成分构成的:该化合物作为防止金属表面的氧化及去除金属氧化膜的活性剂发挥作用。构成助焊剂层的成分以固体的状态附着于金属球或金属芯球的表面。因此,助焊剂层可以由作为活性剂发挥作用的成分构成,所述活性剂在金属球或金属芯球的表面成为固体而附着,防止金属球或金属芯球的表面的氧化,而且在软钎焊时去除接合对象物的金属氧化膜。例如,助焊剂层也可以由单一成分构成,所述单一成分由不仅作为活性剂发挥作用、而且固定于金属球或金属芯球的化合物组成。
作为构成助焊剂层的活性剂,添加胺、有机酸、卤素化合物中任意种;多种胺的组合;或多种有机酸的组合;多种卤素化合物的组合;单一或多种胺、有机酸、卤素化合物的组合。
另外,助焊剂层也可以由包含作为活性剂发挥作用的化合物、和作为活化助剂发挥作用的化合物等多种成分构成。进而,构成助焊剂层的化合物例如作为活性剂发挥作用的化合物即使单独时不是固体,只要是与其他混合物混合而成为固体的物质即可。
作为构成助焊剂层的活化助剂,根据活性剂的特性而添加酯、酰胺、氨基酸中任意种;或多种酯的组合;多种酰胺的组合;多种氨基酸的组合;单一或多种酯、酰胺、氨基酸的组合。
另外,助焊剂层也可以为了保护作为活性剂发挥作用的化合物等免受回流焊时的热的影响而包含松香、树脂。进而,助焊剂层也可以包含用于将作为活性剂发挥作用的化合物等固定于金属球或金属芯球的树脂。
助焊剂层也可以由包含单一或多种化合物的单一层构成。另外,助焊剂层也可以由包含多种化合物的多个层构成。构成助焊剂层3的成分以固体的状态附着于金属球或金属芯球的表面,但在使助焊剂附着于金属球或金属芯球的工序中,需要助焊剂为液态或气态。
因此,利用溶液涂布时,构成助焊剂层的成分需要可溶于溶剂,但存在例如若形成盐则在溶剂中变得不溶的成分。由于存在在液态的助焊剂中变得不溶的成分,包含会形成沉淀物等的难溶解性成分的助焊剂变得难以均匀吸附。因此,一直以来,无法混合会形成盐那样的化合物来构成液态的助焊剂。
与此相对,逐层地形成助焊剂层并制成固体的状态,形成多层的助焊剂层时,即使在使用会形成盐那样的化合物的情况下,即使是在液态的助焊剂中无法混合的成分,也能够形成助焊剂层。
对于通过本发明的制造方法制造的金属球、利用该金属球得到的金属芯球的使用方法,除了在将焊膏涂布在电极上之后,直接将金属球或金属芯球载置在焊膏上并进行接合以外,也可以使用使金属球或金属芯球分散在软钎料中而成的成形焊料等。另外,也可以将软钎料粉末、助焊剂、以及金属球或金属芯球混炼,预先制成含有金属球或金属芯球的焊膏。此时,也可以同时添加组成、粒径不同的2种以上的软钎料粉末。
进而,也可以将金属球与聚合物粘结剂、溶剂混炼而制成金属球糊剂。作为聚合物粘结剂,可以使用:环氧丙烯酸酯、丙烯酸类树脂、环氧树脂、酚醛树脂、聚酯树脂、聚酰亚胺、聚乙酸乙烯酯等。作为溶剂,可以使用:丁基溶纤剂乙酸酯、苄醇、乙酸乙酯、甲乙酮、丁基卡必醇等。
使用上述方法时,对于与金属球或金属芯球同时使用的焊膏、成形焊料用软钎料合金、焊膏用软钎料粉末的组成没有特别限定,对于α射线量,优选为0.0200cph/cm2以下。
另外,通过本发明的制造方法制造的Cu球、Ni球等金属球也可以应用于导电性接合材料中。此时的导电性接合材料是指,为了利用热固性树脂在低于导电性金属粉末(金属球)的熔点的温度下进行粘接而使用的接合材料。本发明中,将软钎焊材料和导电性接合材料统称为接合材料。
实施例
以下,对本发明的金属球的制造方法的实施例进行说明,但本发明并不限定于此。
<Cu球的纯度与球形度、α射线量的关系>
作为金属球,制造纯度不同的Cu球而测定球形度和α射线量,来检验Cu球的纯度与球形度的关系、以及α射线量。
(1)Cu球的制作
实施例1A的Cu球使用纯度为99.9%(3N)的Cu粒料而制成。实施例2A的Cu球使用纯度为99.995%(4N5)以下的Cu线而制成。比较例1A的Cu球使用纯度超过99.995%(4N5)的Cu板而制成。
通过气体雾化法对上述原料进行造球。由此制作平均粒径为50μm的Cu球。
(2)Cu球的α射线量的测定方法
α射线量的测定方法如下。α射线量的测定使用气流正比计数器的α射线测定装置。测定样品是将Cu球铺满于300mm×300mm的平面浅底容器直至看不到容器的底部而得到的样品。将该测定样品放入α射线测定装置内,在PR-10气流下放置24小时,然后测定α射线量。
需要说明的是,测定中使用的PR-10气体(氩气90%-甲烷10%)是将PR-10气体填充于储气瓶中后经过了3周以上的气体。使用经过了3周以上的储气瓶是为了按照JEDEC(Joint Electron Device Engineering Council;电子器件工程联合委员会)所规定的JEDEC STANDARD-Alpha Radiation Measurement inElectronic Materials JESD221使得进入到储气瓶的大气中的氡不产生α射线。
(3)Cu球的球形度的测定方法
球形度的测定方法如下。球形度利用CNC图像测定系统来测定。本实施例中,通过Mitutoyo Corporation制造的ULTRA Quick Vision、ULTRAQV350-PRO测定装置,测定Cu球的长径的长度和直径的长度,算出500个Cu球各自的直径除以长径得到的值的算术平均值而求出球形度。该值越接近上限即1.00表示越接近圆球。
将制作的Cu球的元素分析结果、球形度和α射线量示于表1。表1中,对于单位,U和Th为质量ppb,其他元素为质量ppm。

如表1所示,实施例1A的Cu球的纯度为3N(99.9%),实施例2A的Cu球的纯度为4N5(99.995%)以下,Bi和Pb的含量为10ppm以上,但是α射线量低于0.0010cph/cm2,其低于所要求的0.0200cph/cm2。比较例1A的Cu球的纯度高于4N5,因此理所当然α射线量低于0.0010cph/cm2
另外,如表1所示,实施例1A和实施例2A的Cu球的纯度为4N5以下,除Cu之外的元素的含量为50ppm以上,因此球形度均显示为0.95以上,满足0.90以上的条件。另一方面,比较例1A的Cu球的纯度高于4N5,除Cu之外的元素的含量低于50ppm,因此球形度低于0.90。
<Ni球的纯度与球形度、α射线量的关系>
作为金属球,制造纯度不同的Ni球而测定球形度和α射线量,来检验Ni球的纯度与球形度的关系、以及α射线量。
(1)Ni球的制作
实施例1B的Ni球使用纯度为99.9%(3N)的Ni线而制作。对于实施例1B中使用的Ni线,α射线量为0.0034cph/cm2,U的含量为0.7ppb,Th的含量为0.5ppb。
实施例2B的Ni球使用纯度为99.995%(4N5)以下的Ni线而制作。对于实施例2B中使用的Ni线,纯度为99.99%(4N),α射线量为0.0026cph/cm2,U的含量低于0.5ppb,Th的含量低于0.5ppb。
比较例1B的Ni球使用纯度超过99.995%(4N5)的Ni板而制作。对于比较例1B中使用的Ni板,纯度为99.997%(4N7),α射线量低于0.0010cph/cm2,U的含量低于0.5ppb,Th的含量低于0.5ppb。
将上述原料投入坩埚中后,对于坩埚的温度,如果在大气压下,则在作为高于Po在大气压下的沸点t1即962℃的1000℃的温度条件下进行45分钟预加热。然后,将喷出温度设为1600℃、优选设为1700℃,通过气体雾化法将液态的熔融Ni从喷嘴以高速度喷雾,从而雾状的熔融Ni骤冷至室温,由此对Ni球进行造球。由此,制作平均粒径为50μm的Ni球。
(2)Ni球的α射线量的测定
α射线量的测定方法与Cu球同样,使用了气流正比计数器的α射线测定装置。测定样品是将Ni球铺满于300mm×300mm的平面浅底容器而得到的样品。将该测定样品放入至α射线测定装置内,在PR-10气流下放置24小时,然后测定α射线量。
(3)Ni球的球形度的测定
球形度利用CNC图像测定系统测定。测定方法与Cu球相同,使用了Mitutoyo Corporation制造的ULTRA Quick Vision、ULTRAQV350-PRO。
将制作的Ni球的元素分析结果、α射线量和球形度示于表2。表2中,对于单位,U和Th为质量ppb,其他元素为质量ppm。关于元素分析,对于Ni球,U和Th通过电感耦合等离子体质谱(ICP-MS分析)进行,其他元素通过电感耦合等离子体发射光谱(ICP-AES分析)进行。

如表2所示,实施例1B的Ni球的纯度为3N(99.9%),实施例2B的Ni球的纯度为4N5(99.995%)以下,Bi和Pb的含量为10ppm以上,但是α射线量低于0.0010cph/cm2,其低于所要求的0.0200cph/cm2。比较例1B的Ni球的纯度高于4N5,因此理所当然α射线量低于0.0010cph/cm2。另外,实施例1B和实施例2B的Ni球至少在2年内α射线量低于0.0010cph/cm2。因此,实施例1B和实施例2B的Ni球也克服了因经时变化引起α射线量增加这样的近年来的问题。
另外,如表2所示,实施例1B和实施例2B的Ni球的纯度为4N5以下,除Ni之外的元素的含量为50ppm以上,因此球形度均显示为0.94以上。另一方面,比较例1B的Ni球的纯度高于4N5,除Ni之外的元素的含量低于50ppm,因此球形度低于0.90。
通过本发明的制造方法制造的金属球也可以被含有在软钎焊材料中。具体而言,也可以添加到预成形焊料、将助焊剂和软钎料粉末混炼而成的焊膏等中而使用。
另外,在本发明的制造方法中,为了降低金属球的维氏硬度,可以追加退火的退火处理工序。
造球得到的金属球从提高生产量、生产率的观点出发,通常是骤冷至室温、冷却气体温度。但是,通过骤冷制造金属球时,金属元素的晶粒会瞬间形成,在晶粒大幅生长之前即由微细的晶粒成形为金属球。由微细的晶粒形成的金属球较硬,维氏硬度大,因此存在如下问题:对于来自外部的应力的耐久性变低,耐落下冲击性变差。因此,对于在半导体芯片的安装中使用的金属球,要求有一定的柔软度、即一定值以下的维氏硬度。
因此,作为退火处理,在能够退火的温度下将金属球加热规定时间,然后,将加热的金属球经过长时间进行缓冷。由此,可进行金属球的重结晶,可促进缓慢的晶体生长,因此能使金属元素的晶粒大幅生长。此时,通常金属球的球形度降低。然而,由于形成于金属球的最外表面的氧化铜作为杂质元素发挥作用,因此,在金属球的最外表面,晶粒成为微细化的状态,不会引起金属球的球形度的极度降低。另外,α射线量不会因退火工序而增大。
如上所述,在本发明的制造方法中,通过增加退火处理工序,能够制造α射线量低、球形度高、耐落下冲击性良好的金属球。
具体而言,在将Cu球作为金属球制造时,维氏硬度优选为20HV以上且60HV以下。在维氏硬度超过60HV时,不仅对于来自外部的应力的耐久性变低,耐落下冲击性变差,而且变得容易产生裂纹。Cu球的维氏硬度低于20HV时,在三维安装时会由于半导体芯片等的自重而使Cu球本身变形(压坏),无法保持基板之间的适当的空间(焊点高度)。
作为Cu球的退火条件,可以将从室温加热至700℃的升温时间设为60分钟,将在700℃下保持的保持时间设为60分钟,将从700℃冷却至室温的冷却时间设为120分钟。炉内的冷却是使用设置于炉内的冷却风扇进行的。另外,为了去除通过退火处理而在Cu球表面上形成的氧化膜,可以通过将实施了退火处理的Cu球浸渍于稀硫酸中而进行酸处理。

Claims (7)

1.一种金属球的制造方法,其特征在于,包括如下工序:
将纯金属在相应于随气压发生变化的沸点和熔点而设定的加热温度下进行加热而使纯金属熔融的工序,其中所述加热温度被设定为比作为去除对象的杂质的沸点高、比纯金属的熔点高、且比纯金属的沸点低的温度;
将熔融的纯金属造球成为球状的工序,
该纯金属的U的含量为5ppb以下,Th的含量为5ppb以下,纯度为99.9%以上且99.995%以下,Pb或Bi中任一者的含量、或者Pb和Bi的总含量为1ppm以上,与在纯金属所含的杂质中作为去除对象的杂质在大气压下的沸点相比,该纯金属在大气压下具有更高的沸点。
2.根据权利要求1所述的金属球的制造方法,其特征在于,纯金属在大气压下的熔点为900℃以上,且沸点为962℃以上。
3.根据权利要求2所述的金属球的制造方法,其特征在于,去除对象的杂质为Po。
4.根据权利要求1~权利要求3中任一项所述的金属球的制造方法,其特征在于,还包括将造球得到的金属球进行退火的退火工序。
5.一种接合材料,其特征在于,含有通过权利要求1~权利要求4中任一项所述的制造方法制造的金属球。
6.一种金属球,其特征在于,其是通过权利要求1~权利要求4中任一项所述的制造方法制造的,且α射线量为0.0200cph/cm2以下,球形度为0.90以上。
7.一种接合材料,其特征在于,含有权利要求6所述的金属球。
