Description
技术领域

背景技术
尽管本发明应用于事实上任何类型的半导体器件晶片的制作,但是给出制作发光二极管(LED)晶片的示例。
诸如用于生成蓝色光的基于氮化镓的LED是通过在诸如蓝宝石之类的生长衬底(晶片)之上外延生长半导体层而制造的。p型与n型层之间的有源层发射具有峰值波长的光,并且峰值波长由有源层的材料组成确定。这样的半导体层可以在数十微米厚的量级上并且非常易碎。然后在LED晶片上执行金属化和其它公知的处理以例如移除生长衬底、减薄LED层以及形成电极。LED晶片随后被切分以形成LED芯片以供封装。
在其中从LED晶片移除生长衬底以便在面向生长衬底的LED层上执行处理的情况中,或者在其中减薄生长衬底以便用于划线和折断单个化的情况中,载体晶片必须首先被键合到LED晶片的相对表面以在生长衬底的移除或减薄期间为薄LED层提供机械支撑。在将载体晶片键合到LED晶片并且移除或减薄生长衬底之后,可以进一步处理任何暴露的LED层,诸如减薄LED层以及在所暴露的LED层之上沉积薄膜。载体晶片可以临时或永久地连接。如果载体晶片是临时的,则必须执行将载体晶片从LED晶片去键合的方法。硅载体晶片由于其低廉的成本和公知的特性而通常被使用。硅载体晶片吸收来自LED的光并且应当最终从LED层移除。
使用载体晶片(典型地为硅)进行机械支撑通常在集成电路工艺中使用,特别是在其中堆叠IC晶片以形成三维(3-D)模块并且导电通路竖直延伸通过IC晶片的情况下。典型地,通过使用中间温度(例如直至250℃)聚合物粘合剂来将载体晶片键合到IC晶片,使得粘合剂在预期的IC晶片处理温度处不释放。在完成IC晶片处理之后,以高热量并且利用特殊工具和技术(例如使用Brewer Science的HT1010TM热滑动去键合工艺)来执行载体晶片的去键合。
还已知的是在载体晶片之上应用特殊光热转换(LTHC)层,然后通过使用在相对低温处熔化的特殊粘合剂将载体晶片键合到器件晶片。激光束然后用于加热LTHC层,其进而使粘合剂熔化以用于去键合载体晶片。LTHC材料、特殊粘合剂材料(例如3M的LC3200和LC5200)以及特殊工具从3M公司可得到。该工艺相对昂贵并且耗时。由于粘合剂需要在相对低温处熔化(3M粘合剂被认为仅直至180℃),所以在需要沉积优良薄膜时该去键合工艺是不合适的,因为这样的薄膜典型地需要在250℃以上沉积。
在用于形成高质量薄膜的一些工艺(诸如PECVD工艺)中,工艺温度大幅高于250℃。用于将载体晶片临时键合到IC或LED晶片的聚合物因此必须是极高温聚合物(例如>350℃),这要求更加复杂且更高温度的去键合工艺和工具。
所需要的是比现有技术工艺更简单的用于将载体晶片从器件晶片去键合的经改进的技术。优选的是去键合工艺与通常使用的键合层材料一起工作,所述键合层材料包括高温聚合物(例如BCB、PBO、聚酰亚胺等)、中间温度聚合物/粘合剂(例如Brewer Science的HT1010TM、3M的LC3200/LC5200等)、低温胶合剂/粘合剂以及甚至金属(例如共晶合金)键合材料。
发明内容
替代于诸如硅之类的光吸收载体晶片,使用诸如蓝宝石或SiC晶片之类的透明载体晶片。在LED晶片工艺的示例中,与受生长衬底支撑的那一侧相对地将载体晶片键合到LED晶片。键合材料典型地为常规聚合物粘合剂,诸如直至350℃都稳定的聚合物。然后将生长衬底从LED晶片移除,并且进一步处理所暴露的LED层。这样的进一步处理可以包括减薄、沉积薄膜、形成通路等。生长衬底可以被减薄而不是被移除。器件晶片可以是包含电路系统的任何晶片。
为了将载体晶片从LED晶片去键合,在载体晶片之上扫描激光束,其中载体晶片对来自激光束的光的波长基本上透明。聚合物粘合剂直接吸收激光束能量,并且能量使聚合物-载体的化学键合断裂,而不是简单地通过热熔化聚合物。不存在所使用的光热转换(LTHC)层,因此不需要特殊材料。激光强度并不足以损坏LED晶片内的任何结构。在一个实施例中,使用248nm激光。也可以使用近UV或蓝色激光器。在另一实施例中,发射具有800mJ/cm²(40W/cm²)的能量强度的193nm的峰值波长的UV激光器被用于去键合直至350℃都稳定的苯并环丁烯(BCB)聚合物粘合剂。
因此,不要求加热以释放粘合剂,因此粘合剂可以是在用于薄膜处理的充分高的温度下稳定的粘合剂。
在移除载体晶片之后,然后清除LED晶片的经去键合的表面上的残余粘合剂。
在另一实施例中,诸如合适共晶金属合金层之类的金属层被沉积在器件晶片和透明载体晶片(例如蓝宝石)二者上。然后在热和压力之下将晶片键合在一起而没有任何附加粘合剂。激光束然后扫描通过载体晶片,其中激光能量使金属层与透明载体晶片之间的化学键合断裂,这将载体晶片从金属层去键合。保留在器件晶片上的金属层然后可以在单个化之前被蚀刻/清除。在一些情况中,金属层可以用作反射器和/或用于器件晶片的电极并且不需要在单个化之前被移除。
去键合技术还可以应用于其它类型的键合技术/材料,诸如阳极键合、熔融键合、玻璃熔料键合等。
去键合工艺可以用于任何类型的IC晶片并且不限于LED应用。所有这样的晶片在本文中被称为器件晶片。

图8类似于图2,其中将透明载体晶片键合到器件晶片。器件晶片可以是LED晶片或任何IC晶片。

图11图示了移除经去键合的载体晶片和移除其余聚合物粘合剂。
图12图示了蚀刻通过其余器件晶片的通路孔,其中通路孔然后被涂敷有电介质并且填充有导电材料。然后形成图案化的电极层以用于终止导电通路。通路创建器件晶片的相对表面之间的导电路径。键合到器件晶片的上部晶片可以包含瞬变电压抑制(TVS)电路系统(例如ESD保护电路系统)或控制电路系统以用于器件晶片上的器件。然后单个化所得3-D模块,如之前关于图7所描述的那样。
图13-15图示了器件晶片与载体晶片之间的金属-金属键合的使用。
图13图示了在器件晶片上沉积金属(包括合金)层并且使用热和压力将透明载体晶片和金属层键合在一起。
图14图示了扫描通过载体晶片以使所沉积的金属层与载体晶片之间的键合断裂的激光束。
图15图示了在已经移除载体晶片之后的器件晶片。
用相同标号来标记相同或等同的元件。
具体实施方式
图1是现有技术器件晶片10的一小部分的截面视图,其可以包括LED或任何IC器件。器件晶片10最初可以包括生长衬底12,诸如硅晶片(用于IC晶片)或蓝宝石或SiC晶片(用于基于GaN的LED晶片)。在图1的示例中,器件晶片10是LED晶片,其中为了简化起见仅示出LED晶片的两个LED区域。在单个LED晶片上可以存在数千个LED区域,其中每一个LED区域在1mm²的量级上。
器件晶片10包括n型层14、发射光的有源层16和p型层18。p金属电极20接触p型层18,并且n金属电极22接触n型层14。电介质层24使n金属电极22与p型层18和有源层16绝缘。在虚线26之间示出单个化区域。
由于发明方法适用于LED晶片以及任何类型的IC晶片,所以已经在其余图中简化了器件晶片10以仅示出器件晶片10中的某些导体。器件晶片10将典型地包括半导体材料。
图2图示了器件晶片10的较大部分。在器件晶片10的底部处示出电极28。电极28可以对应于图1中的电极20和22。器件晶片10中的每一个器件可以具有任何数目的电极。使用光吸收聚合物粘合剂32将透明载体晶片30键合到器件晶片10。粘合剂32可以涂敷在器件晶片10或载体晶片30上,然后在固化粘合剂32的同时将两个晶片按压在一起。固化可以通过UV、热、冷却或其它工艺。由于激光束将最终用于使粘合剂32与载体晶片30之间的化学键合断裂,因此选择对激光束峰值波长基本上透明的载体晶片30,并且选择吸收光束能量的大部分的粘合剂32。在一个实施例中,载体晶片30是蓝宝石或SiC。粘合剂32可以是高温(>350℃)聚合物,诸如苯并环丁烯(BCB)、聚苯并恶唑(PBO)、Brewer Science的HT1010TM粘合剂(直至240℃都稳定)、热胶带、环氧树脂、硅树脂或聚酰亚胺。
载体晶片30在器件晶片10的随后处理期间为器件晶片10提供机械支撑。在一个实施例中,所使用的所有晶片为6英寸晶片,尽管可以使用任何尺寸晶片。标准制作工具可以用于处置载体晶片30。
图3图示了在处理之后的器件晶片10,这导致器件晶片10a。在示例中,通过蚀刻、研磨或激光剥离移除生长衬底12,并且通过研磨、抛光、化学湿法蚀刻或反应离子蚀刻(RIE)将其余器件晶片10减薄至数十微米或更薄。器件晶片10a的厚度可以在5-400微米的范围中并且优选为20-200微米。可以在器件晶片10a上执行其它工艺。载体晶片30是必要的以提供薄器件晶片10a的机械支撑,因此可以通过使用标准晶片制作工具来执行工艺。
在一个示例中,形成导电通路以提供通过器件晶片10a的电气路径。导电通路可以用于堆叠3-D模块中的晶片,其中在相对晶片表面上的电极与彼此对准并且电气接触。
图4图示了蚀刻通过其余器件晶片10a的通路孔34,诸如通过掩蔽和随后的RIE。通路孔34然后通过使用公知的工艺被涂敷有电介质。如果器件晶片10a是硅,则电介质是二氧化硅。用于其它器件晶片10a材料的合适的电介质及其沉积方法是公知的。
绝缘通路孔34然后填充有导电材料36,诸如多晶硅、铜、铝或任何其它合适的金属或合金。导电材料36可以通过溅射、电镀或其它工艺来沉积。
然后在所暴露的表面之上沉积和图案化金属电极层以形成与填充通路孔34的导电材料36接触的电极38。电极38可以包括金或其它合适的金属,包括合金。因此,在器件晶片10a的相对表面之间形成导电路径。在替换方案中,导电材料36可以仅填充通路孔34的一部分。
图5图示了附接于器件晶片10a的表面的可拉伸粘性胶带42,其被用于在单个化之后支撑管芯,稍后描述单个化。
图6图示了生成使用常规扫描光学器件(例如透镜、反射镜、棱镜等)X-Y扫描(或步进)通过透明载体晶片30的激光束46的激光器44。光束能量被粘合剂32吸收但是不被载体晶片30吸收。所吸收的能量使聚合物粘合剂32与载体晶片30之间的化学键合断裂。在一个实施例中,载体晶片30是蓝宝石,并且使用248nm激光器44。也可以使用近UV或蓝色激光器。在另一实施例中,发射具有800 mJ/cm²(40W/cm²)的能量强度的193nm的峰值波长的UV激光器被用于去键合直至350℃都稳定的苯并环丁烯(BCB)聚合物粘合剂32。用于6英寸直径晶片的去键合工艺将典型地花费5-10分钟之间,这取决于扫描速度、光束能量、光束面积、粘合剂特性等。预期利用经优化的工艺参数的短得多的去键合时间。发明人已经成功地去键合载体晶片30与8-100微米厚的粘合剂。
然后从器件晶片10a剥离所释放的载体晶片30,诸如通过使用机械工具或其它手段。在一个实施例中,气体在能量的吸收期间从粘合剂32释放并且促使载体晶片30远离器件晶片10a。
图7图示了在移除经去键合的载体晶片30和其余粘合剂32之后的器件晶片10a的其余部分。其余材料可以通过蚀刻剂、等离子体或由粘合剂32的制造商提供的溶解液来移除以暴露电极28。可以利用来自Brewer Science的标准HT1010去键合移除剂来容易地清除HT1010TM粘合剂。对于更高温的粘合剂,诸如BCB或PBO,已经使用O2/SF6(用于BCB)或O2(用于PBO)等离子体蚀刻剂得到良好的结果。
所得器件晶片10a的电极28然后可以键合到另一晶片50上的经对准的电极或者夹在两个晶片之间,其中每一个晶片可以提供3-D模块中的附加电路系统。可以通过压力之下的超声键合或通过金球或通过焊料等来键合经对准的晶片电极。然后诸如通过切锯、激光单个化、水射流切割等来单个化模块,并且然后X-Y拉伸胶带42以分离模块以为在另一晶片或印刷电路板上封装或安装模块做准备。虚线48图示了一个可能的单个化线。
在一个实施例中,图7的器件晶片10a包含TVS电路系统,诸如背对背二极管,和/或控制电路系统,并且晶片50是图1中所示的LED晶片,使得每一个LED受相关联的TVS电路系统的保护。TVS电路系统提供跨LED的虚短路以在存在跨LED的足够高的反向电压时保护它们。在单个化之后,所得模块然后可以安装在包含集成电路系统的另一晶片上或底座晶片上。底座晶片可以是具有用于接触器件晶片10a的电极38的电极的陶瓷,其中底座电极引向金属垫以用于键合到印刷电路板(PCB)。
可替换地,经键合的晶片结构可以在应用胶带42之前安装在真空吸盘上,以用于在已经去键合载体晶片30之后清洁器件晶片10a。在清洁之后,将胶带42附接于经清洁的表面。
图8-12图示了其中器件晶片10夹在两个晶片之间的双键合方法。
图8类似于图2,其中通过使用聚合物粘合剂32将透明载体晶片30键合到器件晶片10。器件晶片10可以是LED晶片或任何IC晶片。
图9图示了在移除其生长衬底12(图1)(如果恰当的话)并且进一步处理(例如减薄)器件晶片10a之后的器件晶片10a。通过粘合剂58将诸如LED晶片或任何IC晶片之类的具有电极56的第二器件晶片54键合到器件晶片10a。与吸收激光束能量以用于去键合的粘合剂32不同,粘合剂58意为永久性的。在一个实施例中,粘合剂58是极高温聚合物(例如>300℃)以便不受下游高温工艺的影响。
如图6中那样,图10a图示了生成扫描(或步进)通过透明载体晶片30的激光束46的激光器44。如关于图6所描述的,光束能量被粘合剂32吸收但是不被载体晶片30吸收。所吸收的能量使聚合物粘合剂32与载体晶片30之间的化学键合断裂。然后将所释放的载体晶片30从器件晶片10a剥离。
图11图示了从器件晶片10a移除经去键合的载体晶片30并且移除其余粘合剂32以暴露电极28。
如图4中那样,图12图示了通过使用RIE或其它手段蚀刻通过其余器件晶片10a和粘合剂58的通路孔62。通路孔62然后通过使用公知的工艺被涂敷有电介质63(如果器件晶片10a主体不是绝缘材料的话),并且通路孔62然后填充有导电材料64。然后在暴露的表面之上沉积和图案化金属电极层以形成接触导电材料64和/或电极28的电极66。电极66可以包括金或任何合适的合金。因此,在第二器件晶片54的电极56与器件晶片10a的“底部”电极28之间形成导电路径。
在一个实施例中,第二器件晶片54包含用于控制LED的有源控制电路系统67,器件晶片10a包含TVS电路系统68(为了简化起见仅示出连接到电极66的一个TVS电路68),并且将图1的LED晶片电极20和22(针对每一个LED)键合到器件晶片10a的电极28。控制电路系统67和TVS电路系统68可以以其它方式是常规的。第二器件晶片54自身可以具有终止于用于键合到PCB的垫中的过孔通路。可替换地,在单个化之后,将电极66键合到PCB的垫,并且器件晶片10a充当PCB垫与第二器件晶片54之间的接口。在常规LED系统中,将控制电路系统提供为通过PCB上的迹线电气连接到LED的PCB上的分离芯片。在单个管芯上组合LED和控制电路系统的3-D模块允许极其紧凑的应用,诸如作为智能电话相机中的闪光灯的模块的使用。
在另一实施例中,图1的LED晶片是第二器件晶片54,器件晶片10a包含用于LED的TVS电路系统和/或控制电路系统,并且将电极66键合到PCB的垫以用于为LED提供电力和控制信号。设想到电路系统的许多其它变型。器件晶片10a和54可以包括有源电路系统(晶体管、二极管等)、无源电路系统(导体、电阻器、电容器等)或任何其它电路系统。
所得3-D晶片可以沿线72单个化以形成3-D模块管芯以供封装。
图13-15图示了器件晶片与载体晶片之间的金属-金属键合的使用。
图13图示了通过例如溅射沉积在器件晶片10a上的第一金属层80(诸如共晶合金)。金属层80可以是金或合适的共晶合金。键合不需要是牢固的。
通过例如溅射在透明载体晶片30上沉积第二金属层82(诸如共晶合金)。金属层80和82可以具有相同组成。到晶片的金属键合不需要是牢固的。
合适的金属和合金包括Au、Cu、Ag、Al、Sn、SiGe和Si的组合。
然后通过使用热和压力将金属层80和82键合在一起,诸如通过超声焊接或外部施加的热。金属-金属键合可以比可用的聚合物粘合剂承受更高的温度,因此当需要在器件晶片10a上执行极高温工艺(>400℃)时,图13-15的工艺是特别合适的。
图14图示了扫描通过载体晶片30以使所沉积的金属层82与载体晶片30之间的键合断裂的激光束46。金属与蓝宝石载体晶片30之间的键合容易断裂。
图15图示了在已经移除载体晶片30之后的器件晶片10a。然后从器件晶片10a蚀刻或通过其它手段移除其余金属层80和82。在一些情况中,金属层80和82作为电极或反射器层而保留。
然后单个化器件晶片10a,如之前所描述的那样。
去键合技术还可以应用于其它类型的键合技术/材料,诸如阳极键合、熔融键合、玻璃熔料键合等。
虽然已经示出和描述了本发明的特定实施例,但是对本领域技术人员而言将显而易见的是,可以做出改变和修改而不脱离于在其更宽泛方面中的本发明。随附权利要求要在其范围内涵盖如落在本发明的真实精神和范围内的所有这样的改变和修改。
Claims (11)
1.一种用于形成电气结构的方法,包括:
在器件晶片的第一侧上形成第一金属层;
在对光源透明的载体晶片的第一侧上形成第二金属层;
通过使用热和压力将第一金属层键合到第二金属层以便产生单个键合金属层而将载体晶片结合到器件晶片,单个键合金属层具有与器件晶片的第一侧接触的第一表面和与载体晶片的第一侧接触的第二表面;
在将载体晶片结合到器件晶片的同时处理器件晶片的与第一侧相对的第二侧;
使来自光源的光穿过载体晶片以撞击在键合金属层的第二表面上并且使载体晶片的第一侧处的载体晶片与键合金属层之间的键合断裂;以及
从形成在器件晶片的第一侧上的键合金属层移除载体晶片。
2.权利要求1的方法,其中来自光源的光的波长范围在紫外(UV)波长到蓝光波长之间。
3.权利要求1的方法,其中载体晶片包括蓝宝石。
4.权利要求1的方法,其中载体晶片包括SiC。
5.权利要求1的方法,其中处理器件晶片的第二侧的步骤包括形成通过器件晶片的导电通路。
6.权利要求5的方法,还包括:
将附加器件晶片键合到器件晶片,使得导电通路与附加器件晶片上的电极接触以便形成三维模块。
7.权利要求6的方法,其中附加器件晶片包含一个或多个发光二极管(LED)。
8.权利要求7的方法,其中器件晶片包含用于所述一个或多个发光二极管(LED)的瞬变电压抑制(TVS)电路系统。
9.权利要求1的方法,其中器件晶片包含一个或多个发光二极管(LED)。
10.权利要求1的方法,还包括:
从器件晶片的第一侧移除键合金属层。
11.权利要求1的方法,还包括:
移除键合金属层的一个或多个部分以便形成器件晶片的第一侧上的电极。
