在有源矩阵液晶显示器(AMLCD)和有源矩阵有机发光显示器(AMOLED)中,需要有用于不同功能的导电层。例如,需要用于扫描线的金属层和需要用于数据线的另一金属层。这两条线互相交叉而不能在同一金属层级步骤期间形成。用于数据线和扫描线的金属线的导电性是非常关键的,且由于所需导电性不能用相对低导电性的透明材料制成。而且,需要透明导电层作为用于透过型LCD或者底部发射型OLED的电极。与其它金属线组合或者形成透明导体是不容易的。每个金属线都需要在不同的光刻步骤中图案化且有助于掩膜层级数。而且,在制造AMLCD和AMOLED中,有在形成间隔物(在AMLCD的情况下)或者堆(bank)(在AMOLED的情况下)中使用的另一掩膜层级。应该理解,堆或者间隔物用于使完整的显示器中的各种层例如底板与发射层隔开。工艺中的每个掩膜层级都会增加工艺的复杂性和成本。
更具体地,已指出由于其宽视角、手指触膜观看屏幕的低灵敏度和更好的对比度而使IPS(平面转换)LCD变得受欢迎。由于大量现代器件通过触摸观看屏幕至少局部地控制,因此低灵敏度特征不重要。IPS型LCD的问题在于需要两个图案化的透明电极,其会导致需要七(7)个图案化步骤。该发明以用于本申请的AMLCD和AMOLED的其中减少掩膜层级数量的新制造工艺为基础,且减少了用于IPS LCD的基于金属氧化物的TFT背板的制造工艺中所需的掩膜层级数量。
因此,本发明的目的在于提供一种用于IPS LCD的基于金属氧化物的TFT背板其中减少掩膜层级数量的新的且改善的制造工艺。
本发明的另一目的在于提供一种用于更紧凑且包括更少材料层的IPS型LCD的新的且改善的基于金属氧化物的TFT背板。
本发明的另一目的在于提供一种用于具有低功耗的IPS LCD的新的且改善的基于金属氧化物的TFT背板。
发明内容
简要地,根据本发明的优选实施例为了实现其所希望的目的,提供一种用减少的掩膜操作制造用于平面转换AMLCD的薄膜晶体管背板的方法。该方法包括以下步骤:提供具有表面的衬底,在该衬底的表面上图案化栅极金属以限定薄膜晶体管栅极,在该栅极上方形成栅极介电层并包围衬底表面,以及在该栅极介电层上沉积半导体金属氧化物层。该方法还包括在覆盖栅极的半导体金属氧化物上图案化沟道保护层的步骤。图案化该沟道保护层以在栅极上方的半导体金属氧化物中限定沟道区域并暴露出保留的半导体金属氧化物。下面的步骤通常以列出的顺序执行。在该沟道保护层和限定平面转换LCD成像元件的第一电极的暴露的半导体金属氧化物部分上沉积至少源极/漏极金属层。蚀刻源极/漏极金属层直到栅极上方的沟道保护层以将源极/漏极金属层分隔成薄膜晶体管源极和漏极端子,并蚀刻到未被源极/漏极金属层覆盖的区域中的半导体金属氧化物层。在薄膜晶体管源极和漏极端子上和在由于平面转换LCD像素的第一电极的相对侧沉积并图案化有机介电材料。在平面转换区域中使用图案化的有机介电材料蚀刻源极/漏极金属层,以暴露出半导体金属氧化物并限定平面转换LCD元件的第一透明电极。在图案化的有机介电材料和平面转换的第一电极上沉积钝化层,并在该钝化层上图案化透明导电材料层以限定覆盖第一电极的用于平面转换的第二电极。
在为并入AMLCD而构造的薄膜晶体管(TFT)和平面转换(IPS)中进一步实现了本发明所希望的目的。该互连的TFT和IPS包括具有表面的衬底,在该衬底的表面上图案化的限定薄膜晶体管栅极的栅极金属,布置在该栅极上方的且包围衬底表面的栅极介电层,和布置在该栅极介电层上的半导体金属氧化物层。在覆盖栅极的半导体金属氧化物上布置沟道保护层。图案化该沟道保护层以在栅极上方的半导体金属氧化物中限定沟道区域并暴露出保留的半导体金属氧化物。在该沟道保护层和限定与沟道区域和源极/漏极金属层横向间隔的平面转换区域的暴露的半导体金属氧化物部分上,布置至少源极/漏极金属层。该源极/漏极金属层被分成薄膜晶体管源极和漏极端子。在薄膜晶体管源极/漏极端子上和在平面转换LCD的第一电极区域的周围区域布置有机介电材料。在该阶段处可以移除第一电极区域中的S/D金属层,并暴露出半导体金属氧化物和限定用于平面转换LCD元件的第一透明电极。在有机介电材料和用于平面转换的第一电极上布置钝化层,并在钝化层上布置透明导电材料层以限定覆盖第一电极的用于平面转换的第二电极。

具体实施方式
具体参考图1,示例了有源矩阵液晶显示器(AMLCD)中的现有技术平面转换(IPS)的简化截面图。在整个说明书中虽然为了方便只示例了单个元件,但是应该理解,完整的显示器由每个像素包括一个或者多个所示单个元件的像素矩阵构成。该单个元件包括LCD和场效应晶体管(FET)像素驱动器,其通常为薄膜晶体管(TFT)。该TFT通过连接到栅极的扫描线和连接到源极/漏极(S/D)端子的数据线加以激活或者控制。
在图1的平面转换(IPS)和TFT的现有技术或者技术发展水平中,提供衬底(玻璃)并在第一图案化步骤中在该衬底上图案化栅极(M1)和电连接(COM)。在第二图案化步骤中在该栅极上图案化栅极介电绝缘体(GI)和a-Si的有源层或者半导体沟道(AS)。在第三图案化步骤中这些组件用第一绝缘材料层包围,并在该绝缘材料上图案化像素电极(像素-ITO)。在第四图案化步骤中在有源层和像素电极上图案化金属源极及漏极接触(S/D)。在金属源极及漏极接触和有源层和像素电极上方沉积第二绝缘材料层。在第五图案化步骤中经由两个绝缘层形成通路或者通孔以连接衬底上的栅极连接。在第六或者最终的图案化步骤中,在第二绝缘材料层上形成用于平面转换的公共电极(Com-ITO)且经由该通路与栅极相接触。
在该结构中,该公共电极包括多个互连的、间隔开的指。正如本领域中所了解的,公共电极形成了与像素电极配合的场,当通过激活TFT来激活该平面转换时,其会在公共电极上方的间隔中的指之间向上形成环路。该向上的成环路场位于液晶层中以便以公知的方式改变光的透射。
像素电极和公共电极之间的绝缘层不能太厚,否则电极将不能产生足以操作LCD的场。而且,公共电极必须与源极/漏极接触充分地隔开以防止经由电容耦合产生不想要的相互作用。典型的绝缘层有200nm厚且通常由SiN形成。由于在该结构中必须紧密地放置各种导体,因此应该理解每个元件的电容非常大。公共电极与其它金属线诸如数据线和栅极线的寄生电容耦合是很大的,以致在它们之间没有去耦层的情况下该结构几乎不能使用。这种大的寄生电容会导致用于驱动电子设备的过多功耗,并且寄生功耗对于更高桢显示诸如120Hz或者240Hz会更差。如图1所示,在没有任何去耦层的情况下,用于平面转换AMLCD的标准Si TFT阵列需要六个掩膜层级。
为了解决图1所示结构中的固有问题,在现有技术中开发了如图2所示的具有去耦层的有源矩阵液晶显示器(AMLCD)中的平面转换。在图2的去耦的平面转换(IPS)和TFT中,提供衬底(玻璃)并在第一图案化步骤中在该衬底上图案化栅极(M1)和电连接(COM)。在第二图案化步骤中毯覆沉积栅极介电绝缘体(GI)并在该栅极上方图案化a-Si的有源层或者半导体沟道(AS)。这些组件被第一绝缘材料层(钝化-1)包围,并在该绝缘层上方沉积厚的有机去耦层。在第四图案化步骤中经由去耦层和第一绝缘层(GI)形成到衬底上的栅极连接的第一通路或者通孔(通路-1)。在第五图案化步骤中在该有机去耦层上沉积公共电极(Com-ITO),且其经由第一通路连接到衬底上的栅极连接。在该公共电极上方毯覆沉积第二绝缘材料层(钝化-2)。在第六图案化步骤中经由两个绝缘层和去耦层形成到源极/漏极接触的第二通路或者通孔(通路-2)。在第七或者最终的图案化步骤中,在第二绝缘材料层上形成用于平面转换的像素电极(PITO)且其经由第二通路与源极/漏极相接触。在该结构中像素电极是多个互连的、间隔的指。
可以看出,该平面转换的电极已被移到离金属引线和TFT足够远的地方,以充分降低寄生电容并能够实现具有较低功耗的适当的电路功能。然而,标准a-Si平面转换和TFT在没有任何去耦层的情况下需要七个掩膜层级。而且,每个像素的通路2都会占用大量的实际空间,这降低了AMLCD的孔径比。而且,由于受限制的a-Si TFT中的载流子迁移率、大的宽/长比,因此还需要大尺寸的TFT以在开关“ON”期间提供有效的像素电流。由于孔径比受限制(整个像素区域上方的透明LCD元件区域),上述这些因素将成为便携式应用的小尺寸、高像素数显示器的限制因素。增加背光单元的光强度在操作期间会导致高功耗、高容量的可再充电电池、系统重量和自加热。
现在转到图3至7,示例了在制造IPS-LCD显示器元件的FET或者TFT的过程中的连续步骤。具体参考图3,提供透明衬底10,其可以是希望用于特定应用的任何材料,例如塑料、玻璃等。它既可以是刚性的也可是柔性的形式。作为优选过程中的第一步,在衬底10的表面上沉积并图案化栅极金属层12,以形成用于TFT的栅极图案。栅极金属层12的图案化需要第一掩膜层级。栅极金属层12优选包括Al(通常为合金)/Mo、Ti/Al/Ti或Cu/Mo中的一种,并且优选用光刻/蚀刻图案(湿蚀刻或者干蚀刻工艺)使其图案化。应该注意,在各种图的右手部分示例了,为了方便标记为13的几个接触、金属线、包括有关TFT或者平面转换的外部接入的附加电路等。示例了用于MOTFT背板中接触区域的全部过程的组件13。
在该过程中的第二步骤中,如图4所示,在栅极金属层12上沉积栅极介电层14并使其包围衬底10的表面。栅极介电层可以包括SiOx、SiNx、Al2O3、Ta2O5或者要么单一复合层要么多层堆叠的组合。在该阶段不需要精细的掩膜图案化。注意,尽管为了简单在图3-7描述的步骤中示例了单个薄膜晶体管(TFT),应该理解,可以分别制造AMLCD或者AMOLED中的LCD或者OLED的完整阵列,它们中的一些可以包括在电路13中。
转到图5,在栅极介电层14上沉积半导体金属氧化物层16(优选无定形金属氧化物)。由于基本上是毯覆沉积,因此对于半导体金属氧化物层16的沉积不需要精细的掩膜层。具体地如图6所示,在金属氧化物层16的顶部上且以上覆盖栅极12的关系图案化沟道保护层18,以大致确定薄膜晶体管的沟道,在下文中称为晶体管20。沟道保护层18的形成和布置需要第二掩膜层级。层18包括SiOx、Ta2O5、Al2O3或者光敏有机材料,或者层叠形式或者混合形式的组合,并且优选用光刻/蚀刻工艺使其图案化。光可图案化的有机材料的示例包括聚(甲基、甲基丙烯)、PMMA、聚酰亚胺、PI、SU8(光可图案化的环氧树脂)和本领域的专家已知的其它可交联的有机介电分子。
转到图7,在晶体管20和附加电路13之间的包括保护层18和包括大部分半导体金属氧化物层16的中心区域24的晶体管20上方沉积源极/漏极(S/D)金属层26。S/D金属层26可以是任何适于导电的金属,诸如钼、铝、铜、金、Ti、Ta,或者诸如Mo/Al/Mo或者Ti/Al/Ti或者Ti/Al/Mo等的材料组合。可以在金属氧化物沟道层16上沉积可选的透明导体金属氧化物(TCO),并且可以在该透明氧化物导体层的表面上沉积可选的阻挡金属层(也包括在层26中)。该透明氧化物导体层可以是例如ITO、IZO、AZO、In2O3等,且该阻挡金属可以是例如Mo、W、Cr、Pt、Ni、Ag等。应该理解,该透明氧化物导体和阻挡层是可选的,且通常取决于应用和各种层中使用的材料的具体类型。由于每个都是充分毯覆沉积,因此对可选的一个或多个层26的沉积不需要精细的掩膜层级。
之后通过S/D掩膜或者第三掩膜层级图案化包括层26(且存在可选的特定层)的单层或者可选的多层堆叠。在该步骤中使用蚀刻掩膜并蚀刻层26直到栅极12上方的沟道保护层18并蚀刻层26和金属氧化物半导体16直到别处(即,到晶体管20的左边和在电路区域13中到不同于区域13中数据总线的接触垫的区域24的右边)。该蚀刻的结果是标记为20的TFT和区域24。应该注意,不需要附加的金属氧化物隔离掩膜。沟道外部的蚀刻实现了金属氧化物半导体层16与邻近组件的隔离。如技术人员所理解的,栅极金属层12通常连接到矩阵的扫描线且S/D金属层26连接到显示器矩阵的数据线和显示器元件的附加组件。
现在转到图8,在TFT 20和特别地覆盖区域13的金属接触之间的间断或者区域13的金属接触边缘的区域13的部分上,图案化去耦层35(第四掩膜层级)。除了完全移除区域24和区域13中的层35之外,还能用半色调或者灰度色调掩膜设计向下局部地图案化区域13中的M2垫上的层35。去耦层35是低介电常数(低k)材料,且可以是单层或者是多层,且多层中的至少一层可以是黑矩阵(示例包括关于阵列系列材料诸如BoA BM IBNB-X的陶式化学黑)或者阻挡UV光影响TFT 20的其它颜色滤波材料(诸如用于绿色或者红色滤波器)。在该过程中图案化去耦层35是第四掩膜层级。由于可以通过在氮气或者真空环境中在升高的温度下适当的烘干面板或者通过在以下沉积或者图案化过程期间的表面反应实现像素电极(典型地为每平方102-103欧姆),这样在没有可选TCO或者阻挡金属层的情况下,能够使(在区域24中)暴露的沟道金属氧化物层的电导率增加到所需水平。
从图9可以看出,使用去耦层35的剩余部分作为蚀刻掩膜以移除区域24中的部分导电金属26,这样会暴露出金属氧化物半导体层16的表面。应该理解,此时在区域24中移除了层26,但可以保留任何可选的下面的层,诸如透明氧化物导体层和阻挡金属层(如果它薄得足以使其透明)以便改善那部分金属氧化物半导体层16的电导率。由下面的描述应该理解,在区域24中保留的部分金属氧化物半导体层16和任何的可选层形成了平面转换(IPS)LCD元件中的下电极。
参考图10,通过不需要任何掩膜等的毯覆沉积来沉积钝化层40。钝化层40包括无机非导电材料,诸如SiNx、Ta2O5、Al2O3等。应该注意,可以形成足够薄的层40以使由平面转换(IPS)的两个电极产生的操作场最大化。使用通路图案化掩膜来移除部分层40和栅极介电层14,以在区域13中(例如,在Com和M1垫区域中)的部分去耦层35之间提供通路42。在M2垫区域中,该掩膜仅移除层40。在该过程中通路图案化掩膜是第五掩膜层级。
值得注意的是,用于沉积层40的适当地指定的过程也能使下面(区域24中)的半导体金属氧化物层增加到所需水平。例如,在150-250℃沉积厚度为200-300nm的SiN层能够将半导体沟道金属氧化物16变成表面阻抗为每平方102-103欧姆的金属相。
图11示出了区域13中具有开口通路的第5掩膜步骤。这是显示器产业已知的标准的光刻和干蚀刻工艺。在一些应用中,可以将区域13布置在显示器阵列区域的外面,以便与TFT区域(区域20)的设计规则相比其可以放宽通路的尺寸和图案化精度。
转到图12,通过图案化钝化层40的所选部分上的透明导电材料层44,执行第六和最后的掩膜层级。所选部分中包括的是区域24中的钝化层40表面上的顶部电极45。透明导电材料层44可以包括诸如ITO、InZnO、AlZnO、In2O3、其组合等材料。顶部电极45包括与位于区域24中的部分金属氧化物半导体层16配合的多个互连的、间隔的指以形成IPS-LCD的顶部和底部电极。当通过激活TFT 20来激活平面转换时,顶部电极45和金属氧化物半导体层16在区域24内的间隔中的指之间会配合产生向上环路的场。第六图案化步骤还在区域13中的部分去耦层35和区域13中的部分去耦层35之间的通孔42上沉积了部分导电层44。第一通路42中的且在第一部分去耦层35上延伸的导电层44将顶部电极45连接到为外部电接入的金属引线48。而且,使接下来的通路42相互电隔离,但使附加的金属接触/引线50和51电连接到显示器(例如,用于将硅片上的行和列驱动器电路连接到该显示器外围区域中的数据总线和栅极总线的接触垫)。通过在示例的有源矩阵和与去耦层35的顶部部分上的导电层44相关联的显示器面板(未示出)之间形成电连接(其可以被认为是键合垫),可以方便地适应于玻璃上芯片(COG)和覆晶薄膜(COF)工艺,而没有不利的效果。
除了用于制造IPS AMLCD的像素电路之外,该工艺流程还能够用于构造显示器外围区域中的列或行驱动器。在这种电路中,通常需要M1和M2之间的连接。这种连接通过用层44连接M1和M2垫可以容易地实现。
应该理解,在图2中示例的现有技术中的不需要使用厚的有机去耦层的情况下,通过本发明寄生性电容被充分消除。这会使驱动IPSAMLCD的大的功率降低。另外,通过使用半导体金属氧化物层作为IPSLCD元件的下电极,消除了工艺步骤且大大简化了整个制造工艺。因此,通过需要更少的步骤不仅改善并简化了制造工艺,还能更容易地使用包括更少材料的且更适合COG/COF驱动器集成工艺生产有源矩阵。由于顶部电极45的连接用作IPS AMLCD中的公共电极,因此不必在每个像素水平实现到总线的连接。该因素与高迁移率MOTFT(因此其较小尺寸)一起,能使显示器像素具有大孔径比。对于低于75um×25um的单色子像素间距可以实现超过60%的孔径比。
为示例的目的在此选择的实施例的各种改变和变更对于本领域的技术人员将会更容易发生。在该程度上,这种变更和改变不会偏离本发明的精神,其意指包括在它的范围内,其仅通过下面权利要求的合理解释来限定。

Claims (25)
1.一种用减少的掩膜操作制造薄膜晶体管和平面转换LCD电极的方法,所述方法包括以下步骤:
提供具有表面的衬底;
在所述衬底的所述表面上图案化栅极金属以限定薄膜晶体管栅极;
在所述栅极上方并包围衬底表面形成栅极介电层;
在所述栅极介电层上沉积半导体金属氧化物层;
在覆盖所述栅极的半导体金属氧化物上图案化沟道保护层,所述沟道保护层被图案化成在所述栅极上方的半导体金属氧化物中限定沟道区域并暴露出保留的半导体金属氧化物;
在所述沟道保护层和暴露的半导体金属氧化物的用于限定平面转换区域的部分上沉积至少源极/漏极金属层;
蚀刻穿过所述源极/漏极金属层到达所述栅极上方的所述沟道保护层以将所述源极/漏极金属层分隔成薄膜晶体管源极和漏极端子,并蚀刻穿过未被所述源极/漏极金属层覆盖的区域中的所述半导体金属氧化物层;
在所述薄膜晶体管源极和漏极端子上和在用于所述平面转换的第一电极的围绕区域处图案化有机介电材料;

在所述栅极和所述接触/引线上方并包围衬底表面形成栅极介电层;
在所述栅极介电层上沉积半导体金属氧化物层;
第二图案化/掩膜操作,所述第二图案化/掩膜操作包括在覆盖所述栅极的半导体金属氧化物上图案化沟道保护层,所述沟道保护层被图案化成在所述栅极上方的半导体金属氧化物中限定沟道区域并暴露出保留的半导体金属氧化物;

14.根据权利要求10的方法,其中沉积至少源极/漏极金属层的步骤包括在沉积所述源极/漏极金属层之前,在暴露的半导体金属氧化物上沉积透明金属氧化物层。
15.根据权利要求14所述的方法,其中沉积至少所述源极/漏极金属层的步骤包括在沉积所述源极/漏极金属层之前,在所述透明金属氧化物层上沉积阻挡金属层。
16.根据权利要求15所述的方法,其中沉积所述阻挡金属层的步骤包括沉积Mo、W、Cr和Ni中的一种。
17.一种为并入到AMLCD中而构造的薄膜晶体管和平面转换LCD电极,包括:
具有表面的衬底;
在所述衬底的所述表面上图案化的栅极金属,用于限定薄膜晶体管栅极;
位于所述栅极上方并包围衬底表面的栅极介电层;
位于所述栅极介电层上的半导体金属氧化物层;
在覆盖所述栅极的半导体金属氧化物上的沟道保护层,所述沟道保护层被图案化成在所述栅极上方的半导体金属氧化物中限定沟道区域并暴露出保留的半导体金属氧化物;
至少源极/漏极金属层,所述至少源极/漏极金属层在所述沟道保护层和暴露的半导体金属氧化物的用于限定与所述沟道区域和所述源极/漏极金属层横向上间隔开的平面转换区域的部分上;
被分隔成薄膜晶体管源极和漏极端子的所述源极/漏极金属层;
位于所述薄膜晶体管源极和漏极端子上并在所述平面转换区域的相对侧的有机介电材料;
在所述平面转换区域中限定用于平面转换的第一电极的半导体金属氧化物;
位于所述有机介电材料和用于所述平面转换的所述第一电极上的钝化层;以及
位于所述钝化层上的透明导电材料层,用于限定覆盖所述第一电极的用于所述平面转换的第二电极。
18.根据权利要求17所述的薄膜晶体管和平面转换,其中用于所述平面转换的所述第二电极包括多个互连的、间隔开的指。
19.根据权利要求17所述的薄膜晶体管和平面转换,其中所述半导体金属氧化物层包括无定形金属氧化物。
20.根据权利要求17所述的薄膜晶体管和平面转换,其中所述至少源极/漏极金属层包括位于所述半导体金属氧化物层上的透明金属氧化物和位于所述透明金属氧化物层上的阻挡金属层,所述源极/漏极金属层位于所述阻挡金属层上。
21.根据权利要求17所述的薄膜晶体管和平面转换,其中所述有机介电材料限定了键合垫,并且所述透明导电材料层位于至少部分所述键合垫上方以提供用于外部电连接的接入。
22.根据权利要求1所述的方法,其中所述衬底是柔性和刚性中的一种。
23.根据权利要求10所述的方法,其中所述衬底是柔性和刚性中的一种。
24.根据权利要求17所述的薄膜晶体管和平面转换,其中所述衬底是柔性和刚性中的一种。
25.根据权利要求17所述的薄膜晶体管和平面转换,包括用于具有TFT和IPS LCD电极的LPS AMLCD显示器的背板电路。
