技术领域
本发明涉及发光二极管(LED),更具体地,涉及增大由纳米柱阵列形成的LED的量子效率的方法。
背景技术
如我们的专利申请PCT/GB2010/050992中所述的,由纳米柱阵列构成的LED能够表现出增强的性能。III族氮化物纳米柱阵列非常适于该应用。纳米柱阵列LED能够以许多方式制造,诸如电子束光刻以及接着的干蚀刻、纳米压印以及接着的干蚀刻或者任何自组织掩模以及接着的干蚀刻。通常,干蚀刻(其包括用例如来自硅氯化物的离子轰击晶片)在III族氮化物中引起严重损伤,这导致半导体材料的表面区域中的表面态的存在以及光性能的严重退化。
此外,InGaN/GaN纳米柱暴露到空气或任何含氧的气氛会引起氧化。这种氧化也导致表面态的存在,从而降低了由于纳米柱的构造而引起的光效率的增强。氧化过程灵敏地取决于环境温度。具体地,温度越高,氧化越严重。在最坏的情形下,氧化可能完全破坏(quench)光发射。在制造基于InGaN/GaN纳米柱的发射器期间,能够包括许多退火工艺,在某些特定步骤中,退火可能必须在氧气氛下进行。在这样的情形下,该问题将变得更严重,导致光学效率非常弱或负增加。
发明内容
本发明提供一种制造发光器件的方法,该方法包括:提供包括III族氮化物半导体材料的发光层的晶片结构;干蚀刻晶片以至少部分地穿过发光层从而留下发光层的暴露表面;以及在至少100℃的温度用硝酸处理发光层的暴露表面。
干蚀刻可以布置为留下多个柱,其中所述暴露表面是所述柱的表面。通常,所述柱为纳米级。
实际上,本发明还提供了一种制造发光器件的方法,该方法包括:提供包括III-氮化物半导体材料的发光层的晶片结构;干蚀刻以至少部分穿过晶片从而形成具有暴露表面的多个柱;以及在至少100℃的温度用硝酸处理柱的暴露表面。
硝酸的温度可以为至少200℃,并优选地为至少250℃。硝酸优选为至少30%的浓度,更优选地为至少50%的浓度,更优选地为至少65%。浓度可以为按水中的重量计,或者可以是水中的摩尔分数,或者可以按水中的体积计。所述表面可以被处理至少1分钟,或者更优选地至少3分钟。
本发明还提供了一种制造发光器件的方法,该方法包括:提供包括III-氮化物半导体材料的发光层的晶片结构;干蚀刻晶片或者在晶片中形成纳米柱,至少部分地穿过发光层从而留下发光层的暴露表面;以及用等离子体处理发光层的暴露表面。
本发明还提供一种制造发光器件的方法,该方法包括:提供包括III-氮化物半导体材料的发光层的晶片结构;干蚀刻或以别的方式成形晶片以形成多个柱;以及用等离子体处理柱的暴露表面。
等离子体可以是氢等离子体,或者可以是别的合适气体或气体混合物的等离子体,其优选地具有至少氢成分。
等离子体处理可以包括例如在感应耦合等离子体腔室中朝向半导体材料加速至少等离子体成分。在气体是氢气的情形下,这将通常包括朝向半导体材料加速质子。因此,可以预期的是,利用引导质子到半导体材料的其他方法,本发明也将实现。
因此,本发明还提供一种制造发光器件的方法,该方法包括:提供包括III-氮化物半导体材料的发光层的晶片结构;干蚀刻或以别的方式成形晶片以形成多个柱;以及引导质子到所述柱的暴露表面。
发光层可以包括InGaN、GaN、AlGaN和GaN中的至少一种。更具体地,发光层可以包括InxGa1-xN或者AlyGa1-yN(其中0≤x≤1,0≤y≤1)。例如,发光层可以包括相邻的InGaN(或InxGa1-xN)和GaN层,或者相邻的AlGaN(或AlyGa1-yN)和GaN层。发光层可以包括至少一个量子阱层,优选地包括多个量子阱层。量子阱层或多个量子阱层可以包括InGaN(或InxGa1-xN)或AlGaN(或AlyGa1-yN)。量子阱层或多个量子阱层可以在不同的半导体材料的层之间,该不同的半导体材料可以是III族氮化物,并且可以是GaN。
等离子体可以在从5至100mTorr的压力,优选地为至少20mTorr,优选地不超过50mTorr。
等离子体可以通过引入气体到腔室中并通过至少一个电极或线圈向其施加射频信号来产生。例如,腔室可以是感应耦合等离子体腔室。
被干蚀刻的晶片可以被支撑在台上,信号施加到所述台以进行等离子体处理。所述台可以是圆形的并可以具有不超过340mm的直径,更优选地不超过250mm。
等离子体处理可以持续至少30秒,更优选地至少一分钟。
本发明还提供一种制造发光器件的方法,该方法包括:提供包括III-氮化物半导体材料的发光层的晶片结构;干蚀刻晶片从而留下具有暴露表面的多个柱,以及进行表面改性步骤以改性暴露表面从而增强器件的发光度(photoluminosity)。
表面改性可以布置为减少或消除在柱的表面(尤其是有源层的表面)处的表面态的存在。如上所述,表面态通常增强III-氮化物材料中的非辐射复合过程,因此,导致器件的光学性能的退化。例如,材料的表面态可以具有不同于所述柱的主要块体中的费米能级。
因此,表面改性可以包括改变在其表面区域处的材料的费米能级。
表面改性可以包括将表面区域中的费米能级朝向柱的主体或柱的有源层的主体的费米能级改变。
表面态或多个表面态可以是本征的或非本征的,或者可以是本征和非本征表面态的组合。表面处理可以布置为减少本征或非本征表面态、或本征和非本征表面态二者的存在。
从清洁且良好有序的表面引起的表面态通常称为本征的。这些态包括从再构表面引起的态,其中二维平移对称性引起表面的k空间中的能带结构。非本征表面态通常被定义为不从清洁且良好有序的表面引起的态,诸如表面缺陷和上述氧化缺陷。符合非本征范畴的表面是:
1.具有缺陷的表面,其中表面的平移对称性被破坏。
2.具有被吸附物质的表面
3.两种材料之间的界面诸如半导体-氧化物或者半导体-金属界面
4.固相和气相之间的界面
落在这些范畴中的任一个或多个内的态可以通过本发明的处理来减少。
通常,非本征表面态不能容易地在其化学、物理或结构性能方面被表征。

具体实施方式
参照图1,根据本发明实施例的发光器件包括衬底10,在此情形下,衬底10包括其上形成有半导体二极管系统12的一层蓝宝石。二极管系统12包括下层14和上层16,发射层18在下层14与上层16之间。下层14是n型层,在此情形下由n掺杂的氮化镓(n-GaN)形成,上层16是p型层,在此情形下由p掺杂的氮化镓(p-GaN)形成。在此实施例中的发射层由形成InxGa1-xN量子阱(QW)层的InxGa1-xN以及形成势垒层的InyGa1-yN(其中x>y,x或y从0至1)形成。因此,这在发射层18内提供多个量子阱。在另一实施例中,存在形成单一发光层的单一InzGa1-zN层(z从0至1)。
当电流流经半导体二极管系统12时,注入的电子和空穴在发射层18(有时称为有源层)中复合,以光子的形式释放能量并由此发光。p型层16和n型层14每个具有比发射层大的带隙。
结构上,半导体二极管系统12包括纳米柱结构,其包括连续的基层20,多个纳米柱22从其突出。n型层14构成基层和纳米柱的下部24,p型层16构成纳米柱的上部26,发射层18构成纳米柱22的中间部分。因此,p型层16、发射层18以及部分n型层都是不连续的,基层20封闭间隙30的底端。纳米柱22的直径在数百纳米的数量级,也就是在100至1000nm之间。
在本实施例中,不连续层中的间隙30(纳米柱22之间)用波长转换材料32(其可以是绝缘透明材料或半绝缘透明材料)和金属颗粒34的混合物31填充。因此,波长转换材料用作支撑材料以支撑间隙30中的金属颗粒34。此混合物31填充间隙30并形成从基层20直到纳米柱22的顶部的层。在本实施例中,将理解,间隙30实际上结合在一起以形成一个互连的空间,该空间围绕所有的纳米柱22。如果纳米柱22形成为使得相邻纳米柱22之间的最大距离为例如200nm,则从金属颗粒34中的任一个到其中一个纳米柱22的表面的最大距离为100nm。在此情形下,与发射层18共平面的任意金属颗粒34处于允许表面等离子体耦合的位置。而且,金属颗粒34悬浮在波长转换材料32中且在其中随机地分布。因此,在此情形下,大部分颗粒34将设置得与其中一个纳米柱22的表面相距小于100nm(对于某些颗粒,实际上为0nm)。
在此情形下,波长转换材料32为聚合物材料,但是可以是磷光体;此外,可以使用镉硫化物,但是许多适当类型的波长转换材料32对于本领域技术人员而言将是显而易见的。
金属颗粒34为银。金属颗粒34的尺寸从几nm至约1μm,部分地取决于柱的尺寸,波长转换材料32中的颗粒浓度为从0.0001%w/w到10%w/w。在其他的实施例中,金属颗粒34可以为例如金、镍或铝。金属的选择基于来自发射层18的光的波长或频率;例如,对于蓝色LED,银是优选的,但是对于紫外LED,铝是优选的。
在另一实施例中,使用相同的纳米柱结构,但是既没有波长转换材料32又没有金属颗粒存在。在另一实施例中,存在波长转换材料,但是没有金属颗粒。
透明p-接触层40在纳米柱22的顶部之上延伸,与它们电接触,还在间隙30的顶部之上延伸,封闭间隙30的顶端。p-接触垫42形成在p-接触层40上。基部区域14的一部分44延伸到纳米柱22之外并具有其上形成n-接触48的平坦上表面46。
图1的器件通过首先形成纳米柱结构20、22来制造。这通过如下进行:在蓝宝石衬底10上形成n-型层14,在n-型层14上形成发射层18诸如量子阱层,在发射层18上方形成p-型层16,然后向下蚀刻层16、18和14以形成间隙30,留下纳米柱22。为了控制蚀刻,掩模以已知的方式如下形成在p-型层16上:首先在p-型层16上方形成SiO2薄膜层,接着形成具有从5至50nm的范围内的厚度的镍层。样品随后在流动的N2下在600-900℃的温度退火1至10分钟。在这样的条件下,薄镍层可以在SiO2表面上发展为具有几百nm的数量级的自组织镍岛。然后自组织镍岛用作掩模以通过反应离子蚀刻(RIE)将下面的氧化物蚀刻为p-GaN表面上的SiO2纳米柱。最后,SiO2纳米柱用作第二掩模,然后采用感应耦合等离子体(ICP)蚀刻p-GaN层,向下干蚀刻且穿透p-型层16、发光层18以及部分穿透n-型层14,直到实现图1的结构。利用例如650nm的激光来监控蚀刻,直到到达期望的深度。这留下了纳米柱结构20、22。
能够进行标准的光刻工艺从而具有基层的区域44,该区域44具有平坦的上表面46,n-型接触可以形成在该平坦的上表面46上。
一旦形成了纳米柱结构20、22,纳米柱的暴露表面(包括n-型下部24的侧壁、发光层18的侧壁以及p-型上部26的侧壁)被处置(cure)或处理从而增强它们的光学特性。在该实施例中,通过使纳米柱在260℃与硝酸(在该示例中,硝酸为水中70%的体积浓度)接触5分钟来处理该纳米柱。参照图3,这通过将整个晶片结构20、22浸入到硝酸102的浴槽100中来进行。这处置了发光层18的表面,其在光学效率方面增强了它们的光学性能,如下面将描述的。其还处置了纳米柱的下部24和上部26。
在本实施例中,一旦纳米柱22中的发光层的表面已经被处置,波长转换材料32和金属颗粒34的混合物31通过旋涂而插入到间隙30中。
然后,透明p-接触层40形成在柱22的顶部之上,封闭间隙30的顶端并与纳米柱22的顶部电接触。最后,p-接触垫42形成在p-接触层40上,n-接触48形成在平坦表面46上。
纳米柱能够以许多不同的方式形成,这仍然受益于处置步骤。例如,定义纳米柱的位置的掩模能够通过电子束光刻获得,接着进行纳米柱的干蚀刻,或者掩模可以通过纳米压印形成,接着进行纳米柱的干蚀刻,或者实际上能够使用任何自组织掩模,接着进行纳米柱的干蚀刻。干蚀刻可以为例如感应耦合等离子体(ICP)蚀刻或反应离子蚀刻(RIE)。干蚀刻能够向下经过p型层16、发射层18并部分地经过n型层直到实现如图1所示的结构。备选地,干蚀刻可以仅向下部分地经过发射层18,因而未到达n型层14。
为了测试处置发射层18的效果,对于形成纳米柱之前的晶片、在形成纳米柱之后但没有进行处置(curing)的晶片、用盐酸对纳米柱处置之后的晶片、以及用硝酸对纳米柱处置之后的晶片,测量了作为波长函数的光致发光的强度。在每种情形下,没有波长转换材料或金属颗粒施加到晶片。结果在图4中示出。如可以看出的,纳米柱的形成增大了光致发光强度。用硝酸处置纳米柱显著地进一步增加了光致发光,而用盐酸处置纳米柱实际上降低了器件的光致发光。
如上所述,影响有源层的光学性能的物理机理被认为是由于在干蚀刻或任何其他的工艺步骤(诸如,在含氧的气氛下退火)引起的在纳米柱的表面上的表面效应的产生。这导致在纳米柱的有源层的表面处、表面层或区域中的半导体材料的费米能级的变化。费米能级的该变化增加了有源层中非辐射复合过程的发生,因此减小了电流流经有源层时有源层中的光学效率。费米能级的该变化能够由于半导体晶格结构中的缺陷引起,该缺陷能够由形成纳米柱的干蚀刻引起,或者费米能级的该变化能够由于纳米柱(特别地,有源层)的表面的氧化引起,该氧化也可能在干蚀刻工艺期间发生。用硝酸处理能够在化学方面减少/去除缺陷或氧化物或者在化学方面减少/去除缺陷和氧化物二者,使得表面态能够被减少或消除。因此,该处理导致光学效率的恢复增强,这应当表现为制造成纳米柱阵列结构的结果。
该处理设置为减少/消除纳米柱的有源层的表面中本征和非本征表面态二者的存在。
因此,由于表面态可能由氧化以及干蚀刻产生,所以将理解,在本发明的某些实施例中,纳米柱能够利用除干蚀刻之外的方法形成,随后在进行表面处理步骤之前经受氧化。
在另一实施例中,LED是以约525nm的波长发射的绿色LED。纳米颗粒可以是银、铂、镍或金,如将理解的,颗粒的尺寸可以被选择以确定所发射光的波长。
参照图5,在本发明的另一实施例中,过程与第一实施例的相同,除了用氢气(H2)等离子体处理代替用硝酸处理之外,氢气(H2)等离子体处理在ICP(感应耦合等离子体)腔室200中进行。ICP腔室200是常规的。样品置于腔室中,该腔室具有两个电极202、204,射频(RF)信号施加到两个电极中的一个。氢气被引入到腔室中并在RF场的影响下形成等离子体,然后等离子体(质子)的正离子轰击样品201。在此示例中,氢气在35mTorr的压力下并且流速为每分钟20标准立方厘米(sccm),样品以100W的RF功率在室温下处理2分钟。
将理解,氢气流速和压力以及RF功率和暴露时间能够对于任何特定纳米柱结构进行优化。
参照图6,在另一实施例中,过程仍然与第一实施例一样,但是仍然用氢气处理。在此情形下,ICP腔室具有公知的构造,并包括环形腔室300,该环形腔室300在其圆形顶壁的中心具有管状气体入口302。圆形样品台304可旋转地安装在腔室300中,与其共轴。线圈305位于入口302周围并连接到RF源306。RF源布置为施加RF信号到线圈305,其将入口302中的氢转变为等离子体。分离的RF源连接到台304并布置为向其施加RF信号,其功率确定等离子体撞击样品台上的样品的能量。
在此实施例中,ICP腔室是由Oxford Instruments制造的ICP380-100。它具有380mm的腔室直径和240mm的台直径。流速优选为20sccm,但是可以在10至30sccm。到线圈305的RF源306能够设定在1000W,到所述台的RF源能够设定在100W。样品仍然在室温下处理2分钟。腔室中氢等离子体的压力可以为35mTorr。在另一实施例中,ICP腔室是OxfordInstruments的ICP380-133,其具有330mm的台直径和380mm的腔室直径。在另一实施例中,ICP腔室为Oxford Instruments的ICP65,其具有240mm的台直径,其在中央50mm的直径区域上具有均匀的等离子体。
参照图7,如上所述形成并用氢等离子体处理的LED器件的光致发光强度与如上所述形成并用硝酸处理的器件比较,以及与在其中生长晶片但没有形成纳米柱的器件比较。可以看出,用硝酸处理的纳米柱具有生成态的器件的约五倍的光致发光强度,用氢等离子体处理的纳米柱具有生成态(as-grown)的器件的约九倍的光致发光强度。
认为,氢等离子体处理以与硝酸处理类似的方式减少/消除了表面态的存在,或者改变了半导体器件的表面区域的费米能级。这伴随着本征和非本征表面态二者的存在的减少/消除。
Claims (17)
1.一种制造发光器件的方法,包括:
提供包括III-氮化物半导体材料的发光层的晶片结构;
干蚀刻所述晶片以至少部分地穿过所述发光层从而留下所述发光层的暴露表面;以及
在至少100℃的温度,用硝酸处理所述发光层的所述暴露表面。
2.根据权利要求1所述的方法,其中所述发光层包括InGaN、GaN、AlGaN和GaN中的至少一种。
3.根据权利要求2所述的方法,其中所述发光层包括相邻的InGaN和GaN层或者相邻的AlGaN和GaN层。
4.根据任一前述权利要求所述的方法,其中所述温度为至少200℃。
5.根据权利要求4所述的方法,其中所述温度为至少250℃。
6.根据任一前述权利要求所述的方法,其中所述硝酸为至少50%的浓度。
7.根据任一前述权利要求所述的方法,其中所述表面被处理至少1分钟。
8.根据权利要求7所述的方法,其中所述表面被处理至少3分钟。
9.一种制造发光器件的方法,包括:
提供包括III-氮化物半导体材料的发光层的晶片结构;
干蚀刻所述晶片以至少部分地穿过所述发光层从而留下所述发光层的暴露表面;以及
用等离子体处理所述发光层的暴露表面。
10.根据权利要求9所述的方法,其中所述等离子体是氢等离子体。
11.根据权利要求9或10所述的方法,其中所述等离子体在从5至100mTorr的压力,优选地至少20mTorr,以及优选地不超过50mTorr。
12.根据权利要求9至11中任一项所述的方法,其中所述等离子体通过引入气体到腔室中并经由至少一个电极施加射频信号到该气体而产生。
13.一种制造发光器件的方法,包括:
提供包括III-氮化物半导体材料的发光层的晶片结构;
干蚀刻所述晶片从而留下具有暴露表面的多个柱;以及
进行表面改性步骤以改性所述暴露表面从而增强所述器件的光学性能。
14.根据权利要求14所述的方法,其中所述表面改性包括改变所述材料的表面区域的费米能。
15.根据权利要求13或14所述的方法,其中所述表面改性包括减少或消除所述材料的表面态。
16.根据权利要求14或15所述的方法,其中所述表面改性包括将所述表面区域中的费米能级朝向所述柱的主体中来改变。
17.一种制造发光器件的方法,该发光器件基本上如在此参照任意一个或多个附图所述的。
