Abstract

背景技术
DE-A 10 11 8630和DE-A 10 15 9544公开了具有玻璃部件的LED。US-A 5965469公开了一种用作粘合物的磷酸盐玻璃。
发明内容
本发明的目的在于,在光电半导体元器件中、例如LED中,提供一种特别对温度和气候稳定的粘合物质或者组成部分。
本发明实现的目的是,在LED中提供一种对温度和气候稳定的粘合物质或组成部分。这种组成部分提高了效率,并且延长了LED的使用寿命。
迄今为止,LED大多在包含有机材料组成部分的情况下进行制造,这特别适合用于LED的载板、透镜也或者转换元件。此外,在粘合时经常使用有机粘合物,例如用于安装玻璃制成的顶盖,或者用于将转换元件粘贴在芯片上。
这种有机材料组件通常具有较差的导热能力,并且抗紫外线能力较低,这特别涉及对420nm以下范围内的射线的抵抗力。此外,它们还对温度敏感。这些因素最终都导致效率低下,这是因为LED会变色或者在过高的温度下运行。
根据本发明,为了进行粘合要使用一种金属磷酸盐,或者说使用由金属磷酸盐制成的组成部分。由此达到更好的导热能力和更好的抗紫外线性。这种金属磷酸盐优选地不含铅或者含铅量低于1Mol.-%。
可以向金属磷酸盐掺入添加材料和/或能吸收射线的成分(Element)和/或改变折射率的组成部分中。这些组成部分优选是无机的。金属磷酸盐例如可以是磷酸铝、磷酸钇、碱土磷酸盐、第三主族的磷酸盐以及副族的磷酸盐或者还可以是其他的稀土磷酸盐。特别是也可以向磷酸盐掺入添加材料,如二氧化硅,例如以气相二氧化硅、热解生产的氧化铝或二氧化钛等的形式。优选地,以纳米粉的形式将这些添加材料掺入,它们的平均颗粒大小特别是在1至40nm范围内。也可以掺入研磨的玻璃,例如硬玻璃或者研磨的玻璃焊剂。这些添加物有时能够再次提高导热能力,用作反射体或散射剂,或者也能够调节热膨胀系数。
也可以为了有针对性地加热而添加吸收射线的组成部分,例如氧化钒,和/或添加具有过滤效果的组成部分,例如含铋的化合物。其他的组成部分、特别是含碲的化合物有针对性地用于改变折射率。金属磷酸盐耐潮湿,并且优选地在低温下制成。这种金属磷酸盐也适于埋置到发光材料中,即,作为转换元件的基质(Matrix)。添加剂所占比例可以很高,以至于金属磷酸盐主要用作粘合剂。
使用这种新的粘合剂促使效率提高并且延长使用寿命。为此优选地使用由金属磷酸盐制成的粘合物或组成部分,它们可能在有添加剂的情况下能吸收射线或者进行反射或者改变折射率。借此能够提高抗紫外线能力、导热能力、改良温度稳定性、还可能提高折射率。
可以这样选择部分或者所有添加的组成部分,即,使它们与金属磷酸盐起化学反应,并且通过这种方式改变这种金属磷酸盐。

具体实施方式
图1示意性地示出具有载板2的LED 1。在载板上承载有芯片3。芯片被具有盖壁5和侧壁6的玻璃罩4包围并与其保持间距。在侧壁中特别是设置了通风槽。侧壁6和载板2之间的连接是通过由金属磷酸盐制成的粘合条(Klebespur)10来实现,这种金属磷酸盐优选地是无碱并且无卤素的。
图2示意性示出具有载板2和芯片3的LED 1。芯片被玻璃罩包围并与其保持间距。玻璃罩设计为由金属磷酸盐制成的透镜11。透镜通过侧壁6与同样由金属磷酸盐制成的载板连接。一方面在透镜11和侧壁6之间,另一方面在侧壁6和载板2之间使用由金属磷酸盐制成的粘合条10,这种金属磷酸盐最多含有1Mol.-%的碱元素和卤素的氧化物。透镜11本身由含有最多可达1Mol.-%的碱性氧化物的金属磷酸盐制成。
图3示出具有转换元件16的芯片15,它直接位于芯片15的前方。转换元件16是使用金属磷酸盐作为基质的薄层。正如公知的那样,其中埋置了一种或者多种发光材料。典型的发光材料是YAG:Ce、氮氧化硅(Sione)、氮化物、硅酸乙脂(Orthosilikate)或者Calsine。它们特别是用于在发出蓝光或者紫外线的芯片的帮助下产生白光。在图3的实施例的一种特别的构造方案中,发光材料颗粒通过金属磷酸盐粘合(粘合体)或者被它包围(保护层)。在后一种情况下,这样被钝化的发光材料颗粒也能够存在于另一种基质中。
图4在剖面图中示出了一种光电半导体元器件19。芯块是主要发射紫外线的芯片20,它与设计为导线架部件的电接头21,22相连。其中一个部件通过接合线23与芯片相连。芯片20直接安置在宽大的连接部件21上,该连接部件布置在由玻璃(石英玻璃、硬玻璃、软玻璃或玻璃焊剂)或陶瓷制成的方形基体的表面25上。在基体上安装了环形的套管26,其内部开设有凹陷部。套管的内斜壁27作为反射体成型。该套管与基体和由这些接头构成的导线架通过无机的粘合剂30或焊接用的玻璃相连。这种粘合剂由无碱无卤素的金属磷酸盐构成。套管26同样由玻璃制成。反射体内的凹陷部填充有包含转换的发光材料的模铸树脂31。代替模铸树脂可以使用合适的金属磷酸盐作为基质。LED特别地利用盖板封闭,并且因此被严密地密封。
特别是这种转换元件可以通过由金属磷酸盐制成的粘合物与芯片连接。但是,这种转换元件也可以作为所谓的薄层元件直接应用到芯片上。
金属磷酸盐是低碱且低卤素的,优选地无碱且无卤素的。这就是说,并不有意地添加这些元素,其最多来源于使用的预制材料不纯净。因此,碱性金属和卤素的浓度无关紧要,并且分别低于1Mol-%。由此减少了或者完全避免了带有离子的组成部分。这特别适于形成离子的元素,例如钠、氯、钾和氟。具体来说,它们能够在潮湿环境中进入LED,由此损坏触点,并且也对芯片上的电荷密度有不利影响。
图5示出一种光电半导体元器件35,根据Remote-phosphor(远程荧光)设计,其具有与芯片36间隔开的转换元件37。发光材料38在此埋置在金属磷酸盐基质39中或者被其包围。该转换元件37安装在基底30。发光材料38优选地朝向芯片36,并且基底40是透明的,例如由玻璃制成。优选地,这种由转换层和基底组成的转换元件37使出射光均质。为此可以额外地使基底无发光材料的一侧41粗糙。此外还可以在水平方向上有目的性地非均质地设置发光材料38,从而确保色均匀性在所有角度上良好,并且最佳地利用发光材料。然后,即使要共同转换多个芯片发出的光,也能够采用在此描述的Remote-phosphor解决方案。
代替LED也可以使用OLED作为光电半导体元器件。在OLED中,上述各种考虑至少是同样重要的。对OLED进行严密密封是其中一个大的挑战。
这种金属磷酸盐例如是通过公知的溶胶-凝胶法(Sol-Gel-Verfahren)从可溶解的金属磷酸盐中、或者从醇盐与磷酸的反应产物中、或者从金属盐或金属氢氧化物与磷酸的反应产物中制得。通过紧接着进行热处理,水分或含碳的成分被分离出去,然后金属磷酸盐以聚合的形式存在。优选地使用铝、钇或者还使用其他稀土磷酸盐的一种开头所述的金属磷酸盐,因为这种磷酸盐具有很高的耐温性和良好的抗潮性。
金属磷酸盐可以以非结晶的、部分结晶体的或者结晶体的形式存在。
本发明不因对实施例的说明而局限于此,而是包括任何新的特征以及特征的任何组合形式,只要这些特征包含在权利要求中,即使该特征或这种组合方式本身没有明确地在权利要求中或实施例中给出。
已介绍的根据本发明的金属磷酸盐能够用作:
-用于将转换元件,例如将转换陶瓷和/或玻璃中的发光材料固定到载板上的无机粘合剂;在这种情况下,金属磷酸盐优选地是非结晶形式的,并且在紫外线直至可见光范围(VIS)内都具有良好透射性。
-用于将透镜固定到壳体上的无机粘合剂;
-用于将玻璃罩固定到陶瓷底板上的无机粘合剂;
-转换元件的无机基质,其中埋置了发光材料,或者发光材料颗粒通过其彼此相连,特别是直接在芯片上或者作为Remote-phosphor设计;在这种情况下,金属磷酸盐优选地是非结晶形式的,并且在紫外线到可见光(VIS)中都具有良好的透射性;
-发光材料壳体上的无机保护层,它们可以被这样钝化,然后也能够埋置另一个基质中;在这种情况下,金属磷酸盐优选地是非结晶形式的,并且在紫外线到可见光中都具有良好的透射性;
-反射性的组成部分,其例如完全地或者部分地取代较贵的二氧化钛;在这种情况下,金属磷酸盐优选地是结晶形式的,并且在紫外线至可见光中具有良好的反射性;
-透镜;在这种情况下,金属磷酸盐优选地是非结晶形式的,并且在紫外线到可见光中都具有良好的透射性;
-载板/壳体:在这里有利的是具有填充材料的金属磷酸盐。但是,金属磷酸盐在此也只能够用于粘合陶瓷的或玻璃的颗粒;
-转换元件的遮盖层,用于保护转换元件不受环境影响;在这种情况下,金属磷酸盐优选地是非结晶形式的,并且在紫外线到可见光中都具有良好的透射性,或者是部分结晶形式的,具有额外的散射效果,并且因此具有均匀化的效果。后者也能够通过小气泡或散射颗粒实现。
-功能性涂层,例如抗反射层(Entspiegelung),其位于转换元件上方;在此可以额外地添加纳米微粒,或者有目的性地调整纳米多孔性。
其中要注意的是,通过以下方式实现金属磷酸盐的各种不同的功能,即,使金属磷酸盐的组成(例如针对磷酸铝主要是Al2O3-P2O5-H2O关系)以及热处理时的结网情况适应当前的使用目的(透明性、混浊性、不透明性)。
在上述情况下,金属磷酸盐也可以包含不会一起熔化的玻璃的或者陶瓷的填充物。填充物也或者发光材料的份额可以很高,以至于金属磷酸盐基本上只作为将填充颗粒聚集在一起的连接剂/粘合材料起作用,类似一种陶瓷粘合物。依据使用场合和要求,可以为金属磷酸盐添加功能性的组成部分。
金属磷酸盐的热膨胀系数优选地至少是5.0x 10-6/K。
金属磷酸盐含有作为主要成分的磷酸盐,它能够以不同的变型存在,也就是说作为正磷酸盐、三磷酸盐、偏磷酸盐、多聚磷酸盐和过磷酸,以及以所有可能的中间阶段形式存在。
下面还要更详尽地阐述具体的实施例。
例1:用于固定转换元件的无机粘合剂
金属磷酸盐的水溶物,例如单磷酸铝Al(H2PO4)x·nH2O(例如博登海姆公司的水溶物形式的FFB716)作为薄层覆在芯片上,并且转换元件定位在这个潮湿层上。涂覆利用常见的涂层法实现的,例如浸涂法或旋涂法、网印、移印、刮刷或喷射法等等。紧接着在低温下(<150℃)实现干燥,还可能额外地在环境压力降低的情况下和/或在加载重量的情况下实现。烧制(Einbrand),也就是说缩合(Kondensation)发生在150-800℃的温度范围内,优选地在200-400℃之间。高于250℃就会形成三磷酸盐(AlH2P3O10),高于500℃或600℃时形成长链的并且环形的聚磷酸铝。
能使用的最高烘烤温度是由组件的耐温性决定的。优选地,在200-500℃的温度下实现烧制,特别是250-350℃。
作为选择,也可以向悬浮物添加粉末形式的固体材料,优选地是纳米粉,例如热解硅酸(例如Evonik公司的Aerosil)和/或热解三氧化二铝(例如Evonik公司的Aeroxid Alu C)和/或热解二氧化钛(例如Evonik公司的Aeroperl P25),然后它们被基质包围住。同样可以添加研磨的软玻璃、硬玻璃或者石英玻璃和玻璃焊剂。
另一种选择是向悬浮物中添加另一种可溶解的金属盐的水溶物,例如醋酸钇或磷酸钇。在这种情况下,这些成分相互反应,金属磷酸盐由此得以改性。
为了将透镜固定到壳体上,并且将玻璃罩固定到陶瓷底板上,采用的是类似的方法步骤。这里还有可能的是,向悬浮物添加能吸收射线的组成部分,例如尖晶石、氧化铁或者氧化钒,它们使得能够有针对性地例如利用红外射线为粘合面加热。
例2:转换元件的无机基质
在一种根据例1的金属磷酸盐的水溶物中,发光材料(例如YAG:Ce)以粉末形式悬浮,并且层状地覆在芯片上。紧接着在低温下(<150℃)、还可能额外地在环境压力降低的情况下进行干燥。按照例1所述的方式进行烧制。
可以依据想要的LED的色位改变发光材料的固体含量。在此也可以制造转换元件,它对芯片发射的光进行100%的转换。在这种情况下,发光材料的固体含量可以很高,以至于使用的金属磷酸盐仅以一个薄层包围住发光颗粒,并且由此相互粘合。
此外还可以在金属磷酸盐中埋置不同的发光粉(不同的色位)的混合物,从而调整不同的光色(例如暖白、橘红等等)。
作为选择也可以向根据例1所述的悬浮物中添加粉末形式的固体材料和/或其他可溶解的金属盐的溶解物。
针对转换元件与芯片应间隔开的情况(Remote-phosphor),透明的基底、例如在VIS中具有高透射性的玻璃被涂覆,以代替芯片。优选地,涂有发光材料的一侧朝向芯片。
例3:发光材料颗粒上的无机保护层
在根据例1所述的金属磷酸盐的水溶物中,发光材料(例如YAG:Ce)以粉末形式悬浮,并且在低温下(<150℃)、还可能额外地在环境压力降低的情况下进行干燥。在有些情况下,之前要在发光材料粉末中增加表面激活的物质,用于影响湿润或者用于阻止形成凝聚物。因此固体料碎成小快并粉末化。现在,发光材料被金属磷酸盐制成的薄层所包围。为了制造转换元件,现在具有包裹在周围的、由金属磷酸盐制成的保护层的发光材料颗粒被埋置到另一种基质中,例如硅胶或玻璃。
作为选择,之前也可以按照例1通过缩合使金属磷酸盐聚合。
作为选择,也可以向悬浮物按照例1添加粉末形式的固体材料和/或其他可溶解的金属盐的溶解物。
例4:反射性成分
用专利DE 10 2007 031 960 A1中所述的二水正磷酸铝完全地或者部分地代替LED载板中的反射性组成部分二氧化钛(生产过程中和应用中)。
例5:透镜
根据例1所述的金属磷酸盐的水状的、优选地是浓缩的溶解物被浇注到例如由金属、大理石或者塑料制成的模具中,或者作为代替也直接浇到可能被灌封的转换元件上。在后一种情况下,凸状的模具越过湿润角。紧接着在低温下(<150℃)、还可能额外地在环境压力降低的情况下进行干燥。按照例1所述的方式进行烧制。已经在超过平均的烘烤温度之后、并且然后在没有模具时在更高温度下能够实现从浇铸模具中脱模。最后也许紧接着进行加工处理。
作为选择也可以向根据例1所述的悬浮物添加粉末形式的固体材料和/或其他可溶解的金属盐的溶解物。
在一种特别的构造方案中,透镜也含有发光材料颗粒,并且该透镜同时作为转换元件起作用,在某些情况下能够将其直接安装到芯片上。
例6:载板/壳体
氧化填充物,例如粉末形式的玻璃、陶瓷或金属氧化物,悬浮在根据例1所述的金属磷酸盐的水溶物中,并且被注入相应的模具中。紧接着在低温下(<150℃)、还可能额外地在环境压力降低的情况下进行干燥。按照例1所述的方式进行烧制。
氧化填充物的固体含量可以变化。
在一种特别的构造方案中,氧化填充物的固体含量可以很高,以至于使用的金属磷酸盐仅以一个薄层包围住填充材料颗粒,并且由此相互粘合。
在另一种特别的构造方案中,悬浮物不含填充材料。
此外还有可能的是,将各种不同氧化填充物的混合物埋置到金属磷酸盐中。
作为选择,也可以向根据例1所述的悬浮物中添加粉末形式的固体材料和/或可溶解的金属盐的溶解物。
例7:转换元件的遮盖层
转换元件被薄薄地覆盖了一层根据例1所述的金属磷酸盐的水溶物,并在低温下(<150℃)、还可能额外地在环境压力降低的情况下进行干燥。按照例1所述的方式进行烧制。
作为选择,也可以用金属磷酸盐浇注该转换元件。
作为其他的选择,也可以向根据例1所述的悬浮物中添加粉末形式的固体材料和/或可溶解的金属盐的溶解物。
例8:转换元件的功能性涂层
相应于例7。优选地,在此这样进行干燥和缩合,即,使涂层中形成细微的小气泡,它们能降低折射量,由此产生抗反射效果。作为代替也可以添加纳米粉末。
在所有例子中,也可以添加具有过滤效果的成分(如氧化铋)或能改变、优选地提高折射率的成分(如氧化钛或氧化碲)作为可溶解的金属盐或者作为氧化颗粒。正如在例1中提及的那样,优选地通过颗粒也通过具有负膨胀系数的材料(例如β锂霞石)来调节膨胀系数。
优选地,通过一种溶胶-凝胶法制造这里介绍的磷酸盐。一般来说,通常这样设计制造方法,即,将原材料加热到250℃以上、进行缩合、然后将水分离出去,使得形成长链。在进一步加热时例如形成单环链。
具体内容可以在DE-A 101 13 287和J.Am.Ceram.Soc.Vor.39/3,S.89-98(1956)中找到详细的指示。
磷酸盐这个概念在这里明确地尤其也包括像Al(H2PO4)3这样的单磷酸盐还有像【Al(H2PO4)3】n这样的多磷酸盐。依据处理方法,在此可以形成像AlP2O7这样的偏磷酸盐,或者也可以形成像AlPO4这样的三代磷酸盐。在用大约180℃以上的温度进行处理时会形成正磷酸盐,在用大约600℃以上的温度进行处理时会形成多磷酸盐和焦磷酸盐。一个要点是氧化磷【P2O5】与金属氧化物(例如【Al2O3】)的比例关系,以1:10为界限值。
Claims (5)
1.一种光电半导体元器件,具有光源、壳体和电接头,
其中所述光电半导体元器件具有带发光材料的转换元件和含金属磷酸盐的组成部分,
其特征在于,
所述金属磷酸盐是无碱并且无卤素的,其中所述金属磷酸盐最多包含1Mol%的碱性氧化物和含卤素的成分,
其中,所述金属磷酸盐含有作为主要成分的磷酸盐,
其中,含有所述金属磷酸盐的所述组成部分或者是用于转换元件的基质,或者
含有所述金属磷酸盐的所述组成部分是用于发光材料颗粒的保护层,或者
含有所述金属磷酸盐的所述组成部分是转换元件的涂层或转换元件的涂层的基质;
其中,所述金属磷酸盐以聚合的形式存在。
2.根据权利要求1所述的光电半导体元器件,其特征在于,所述金属磷酸盐含有5至75Mol%的P2O5。
3.根据权利要求1所述的光电半导体元器件,其特征在于,所述金属磷酸盐含有5至25Mol%的Al2O3或Y2O3。
4.根据权利要求1所述的光电半导体元器件,其特征在于,所述金属磷酸盐中分别添加了0.5直至10Mol%的钒V、碲Te和/或铋Bi。
5.根据权利要求1所述的光电半导体元器件,其特征在于,所述金属磷酸盐中添加了无机的组成部分,所述这些组成部分用于提高折射率、和/或用作填充材料、和/或作为光学过滤体起作用、和/或反射、和/或抗反射、和/或吸收射线。
