背景技术
透明导电氧化物(TCO)是电子材料,其应用于大量光电子器件中,包括,但不限于平板显示器、液晶显示器、等离子显示器、电致发光显示器、触板(touchpanels)和太阳能电池。这些材料还用作抗静电涂层和电磁干扰(EMI)防护层。TCO对许多新兴技术来说是至关重要的,例如有机电致发光器件(显示器和照明装置两种),光伏(PV)装置,包括具有本征薄层的晶体-硅异质结、非晶硅,CdTe,CuIn(Ga)Se2(CIGS)和有机光伏器件(photovoltaics)。TCO作为透明导电窗、结构模板和扩散膜。TCO还用于多种光学涂层,特别是作为机动车和建筑工业中的红外线反光涂层(热反光镜)。虽然在许多技术中,对TCO材料的主要期望特征相同,包括对多种光谱的高度光学透射率以及低电阻率,但是不同系统中具体的TCO参数不同。新兴技术要求新型的透明导体,具有更加适应其需要的性质。目前,用作TCO的组合物的数量被限制于少数初级和二元体系。这主要由两个原因造成:1)晶体金属氧化物相在彼此中的整体溶解度(bulk solubility)有限,和2)目前使用的方法存在某些技术限制。已经证明,如果能够克服这些问题,就可以扩大适当的透明且传导性二元、三元甚至四元相的数量(A.J.Freeman,K.R.Poeppelmeier,T.O.Mason,R.P.H.Chang,and TJ.Marks,MRS Bulletin,45-51,August2000)。它们中的一些可能潜在地存在于薄膜中,这仅仅是因为在这种情形中,膜的厚度在动力学上排除了相的分离。

在商业上TCO通过磁控溅射制造。也可以使用其他物理沉积技术(电子束蒸发、脉冲激光沉积等)。普遍认为,就金属氧化物薄膜,尤其是ITO、ZnO和ZnO-Al2O3的高光学透明度和导电性而言,溅射提供最佳结果。然而,昂贵的真空设备、高能耗(~30KW/m2)和分批式生产都成为高技术成本的原因。另外,由于在随时间调节均匀的元素分布,并且由此调节材料性质的一致性方面的技术难点,PVD技术对多组分(超过两种)TCO的发展产生某些限制。因此,PVD方法不是很适合用于新兴PV体系的新TCO制剂的开发。在该领域发展的主题是方法的通用性和灵活性。
因此,需要基于溶液的技术,其能很好地适合于快速连续的卷装进出制造,并且与PVD相比,具有降低加工成本的额外优点。
近来,PV装置的不同部分(非晶硅层、CIGS层、有机PV、CdS接合层、TCO)的基于溶液的制备方法已经成为集中研究的主题。虽然学术界和工业界已经实现了多种PV组分的高通量制造中的显著进步,适合的基于溶液的低温TCO生产仍然是一个挑战,并且可能是完全地溶液加工PV的最后障碍。已经有大量工作致力于开发印刷TCO。尽管在该领域中取得了某些进步,但是没有任何商业化的材料用于PV装置,这主要是因为与那些通过溅射生产的TCO相比,用该方法生产的TCO传导率-透明度性质较差。已知的湿法具有局限性,这妨碍了它们达到PV技术所设定的目的:薄层电阻<7Ω/□,在光谱的近紫外线-可见光-近红外光区域中光学透射率>90%,以及低混浊。
人们已经尝试了许多途径来通过湿法制造TCO。溶胶-凝胶法相对缓慢,通过多孔沉积形式进行,并且膜结晶和致密化要求高温。该方法的化学本质不允许制备高质量的TCO。金属有机物分解可以相对快速地完成,但是像CVD一样,前体的降解要求高温。该方法从液体载体中前体(一种或多种)的稀溶液或浆料的沉积开始,结果形成多孔膜。虽然,ITO制造用的纳米溶液墨水已经在低端应用中广泛地商业化。但是,它们在PV装置中应用仍然不现实,这是因为,首先,烧结纳米粒子需要高温,并且其次,传导率-透明度性能不足。后者是烧结法固有的问题,因为在低于450℃的温度下,原始颗粒之间的界面不能被完全消除。这些界面是低载体浓度、低电荷传输性能和高混浊性的原因。氧化喷雾高温分解被广泛用于制造FTO(氟化氧化锡)和ATO(氧化锡锑)。它还能够用于ZnO,并且可能用于其它TCO。除了需要高温(450-550℃)以外,该方法也不能用于制造高端TCO膜。
因此,希望获得一种用于制造各种各样TCO的通用、灵活、低温、低成本的湿法。这种方法不仅能降低TCO成本并且制造挠性器件,而且还能制造能根据特定技术需要来更好地调整性质的TCO,结果改善器件效率。

式I化合物的金属中心可以任选地与路易斯碱例如非环形或环醚、胺、膦、胂或硫化物配位。例如,Zn化合物,其中一些是非配位形式的固体,当与醚、THF或三乙胺络合时可能为液体。
另一方面,本发明涉及通过水解至少一种式I化合物而制造包含至少一种金属氧化物的制品的方法。所述方法可能额外包括在水解前使用化合物涂覆基材,和/或在约50℃至约450℃的温度范围内加热化合物。
本发明方法的优点包括:起始材料相对廉价、加工温度相对较低、加工成本低、形成高质量薄膜成、能制造多组分膜、由于式I化合物的良好润湿性而对各种基材的适用性、可印刷性、能精确调节组分化学计量并且容易调节工艺参数和材料性质。
式M(OSiMe3)x的金属三烷基甲硅烷氧基衍生物是已知的,其中M为Ti、Zr、Nb、Tl、Hf、Sn和Al,并且x是M化合价的值(Journal of the Chemical Society,(1959),3404-11;Chemistry & Industry(1958),17)。四(三烷基甲硅烷氧基)钛在二氧杂环己烷中水解产生聚(三烷基硅氧烷-钛氧烷)(Canadian J.Chemistry(1963),41629-35)。当直接或从溶液中应用到基材时,这些材料一般不能产生均匀的薄膜。

本发明的化合物一般为液体,其在目标基材上具有优异的润湿性和/或可溶于普通有机溶剂中,并且可通过普通涂覆方法来方便地施加。另外,在室温下,它们在干燥空气中一般稳定的,所以它们可以在没有任何专门保护措施的情况下进行处理。当在高温(一般50℃-450℃,优选100℃-200℃)下与潮湿空气接触时,所述化合物由于空气湿度和/或热歧化作用而通过水解变为金属氧化物。副产物为挥发性的低分子量硅氧烷,其易被多价螯合。
因此,在另一方面,本发明涉及通过水解式I的化合物制造包含金属氧化物的制品的方法。所述金属氧化物包括单金属和多金属氧化物和掺杂的氧化物基体体系,包括例如ZnO、CdO、In2O3、SnO2、Al2O3、Ga2O3和Sb2O5,以其为基础的二元、三元和四元氧化物,及列于表1中的基体-掺杂物体系。

优选的金属氧化物为TCO。包含超过一种金属元素的氧化物可以通过混合一种或多种式I化合物并且水解混合物而制备。
在本发明的方法中,式I化合物在水蒸气存在下,通过在约50℃至约450℃的温度范围加热而水解。相对湿度一般在约5%至约100%范围内,优选约5%至约75%,并且更优选约10%至约55%。一般需要极少的水,因为在操作期间可能发生其它产生金属氧化物和/或水的反应。例如,通过水解反应释放的硅氧烷醇的二聚作用可能产生水,这能够水解额外的金属-配体键(方程式4和5)。

金属硅氧烷衍生物可以通过反应(6)进行热重排而不需要增加水。

伴随金属-甲基键和不稳定的硅氧烷酮(siloxanone)的形成(反应7),热重排还可能产生金属-烷基片段,它甚至可能比金属硅氧烷醇盐水解更快。

酸催化剂还可能增加水解率。适合的酸类包括有机酸例如乙酸、丙酸和丁酸。酸的量一般为约0.01ppm至约1000ppm,以总重量为基准,优选为约0.1ppm至约10ppm。
本发明的方法可能另外包括在水解前以式I化合物涂覆基材。在方法中使用的基材仅受限于它们是否适于最终使用,并且可能包括玻璃、陶瓷、塑料、金属、合金、木材、纸、石墨、纺织品,有机或无机基材,例如光学器件、电子器件或光电器件的各种零件。可以使用任何在基材上制造薄膜的方法,包括常规的涂层方法,例如但不限于旋涂、浸涂、喷涂,和印刷技术,例如丝网印刷、喷墨印刷、凹版印刷和轮转凹版印刷、苯胺印刷、胶版印刷、激光印刷和移印。涂层或印刷方法及其参数可能影响薄膜的性质,例如厚度和均匀性,并且可以进行调整以获得期望的结果。可以调整的参数可包括,例如,溶剂的种类、前体浓度、材料用量、旋转速度和旋转时间(对旋涂来说)、停留时间(对浸渍和喷雾来说)以及其它相关参数,这些对本领域技术人员是显而易见的。
式I的化合物在合适的情况下可能作为纯液体、在工艺温度下相对易挥发的溶剂或溶剂混合物中施涂。所述溶剂可能影响水解动力学和薄膜性质。极性和水混溶性溶剂可能促进更快水解。适合的溶剂包括链烷烃例如己烷、庚烷和辛烷;芳香族化合物例如苯、甲苯、二甲苯;二烷基醚例如二丙醚、二异丙醚、二叔丁基醚、和二丁醚、乙二醇二甲醚(monoglyme)、二甘醇二甲醚;环醚例如1,4-二氧杂环己烷、1,3-二氧杂环己烷、呋喃、四氢呋喃、吡喃、四氢吡喃等等;酮例如丙酮、甲乙酮、环己酮;二甲基甲酰胺、二甲基乙酰胺(demethylacetamide),及它们的混合物。优选的溶剂为己烷、甲苯和二甲基甲酰胺。如果需要,可以用任何方式,在溶液制备前、制备期间或制备之后,向溶液中加入适量水,优选净化水。
基材耐热时,可能进行额外的退火步骤。退火温度范围为约200℃至约450℃。
由于式I化合物良好的润湿性,它们一般在基材上形成均匀的连续液膜。在水解/热解后,如有需要,在退火之后,它们转变为薄的均匀的金属氧化物膜。薄膜对基材的粘附性可取决于基材的天然性质和膜厚度,但是一般地对于薄于0.5微米的薄膜均良好。
本发明的方法提供了包括金属氧化物涂层的制品,特别是包括导体或半导体金属氧化物涂层的制品,特别是薄膜涂层取决于金属氧化物的天然性质而具有高折射率、高催化/光催化活性、导电性或半导电性、非线性光学性能、转向性能(switching properties)、屏蔽性能和/或粘结性能。该方法可能被用来生产透明半导体和电极,传感器,高折射率表面,例如窗口,光学器件,陶瓷,具有非线性光学性能的元件,抗反射涂层,自清洁窗口,用于减少NOx和或从油和燃料中除去硫的具有催化性质的元件,防护涂层,防蚀层,抗静电涂层和为了排除有机物、湿气和/或气体的屏蔽涂层。该方法还可能用于制造用于光伏器件的透明电极、平板显示器、触板、OLED、LED灯和OLED中的梯度折射率层、固态燃料电池块中的孔塞、粘合预先形成的金属氧化物粉末,例如二氧化钛反射涂层,和染料敏化太阳能电池。涂层的最终性能取决于金属氧化物的天然性质。
在本发明范围内,烷基预期包括直链、支链或环烃结构及其组合,包括低级烷基和高级烷基。优选的烷基为C20或以下。低级烷基指具有1至6个碳原子、优选1至4个碳原子的烷基,并且包括甲基、乙基、正丙基、异丙基和正-、仲-和叔丁基。高级烷基指具有七个或更多碳原子、优选7-20个碳原子的烷基,并且包括正-、仲-和叔庚基、辛基和十二烷基。环烷基是烷基的子集并且包括3至8个碳原子的环烃基。环烷基的实例包括环丙基、环丁基、环戊基和降冰片基。链烯基和炔基指其中两个或更多氢原子分别被碳-碳双键或三键替代的烷基。

实施例
实施例1:Ti(OSi(CH3)2OSi(CH3)3)4的合成
在装有温度计、添加漏斗、磁力搅拌器和附着于氩真空管上的来比冷凝器(Liebig condenser)的500ml三颈圆底烧瓶中,将新蒸馏的异丙氧基钛(9g,31.66mmol,Aldrich)与250ml无水环己烷混合。将混合物加热至55-60℃,并且在强烈搅拌条件下,在1小时期间内将26.5g乙酰氧基五甲基二硅氧烷(0.128mol,使用从Gelest Co.,Morrisville PA购买的)的50ml无水环己烷溶液逐滴加入。将混合物加热至55-60℃再保持2小时,并且允许冷却至室温。在减压条件下除去挥发性组分。剩余物在80-82℃/0.05毫米汞柱下蒸馏以提供13.5g无色轻质液体(light liquid)Ti(OSi(CH3)2OSi(CH3)3)4。在25℃使用阿贝折光仪测量Ti(OSi(CH3)2OSi(CH3)3)4的折射率(nD 20)为1.413。
实施例2:Al(OSi(CH3)2OSi(CH3)3)3的合成
在装有温度计、添加漏斗、磁力搅拌器和附着于氩真空管上的来比冷凝器(Liebig condenser)的500ml三颈圆底烧瓶中,将异丙氧基铝(8.6g,42.11mmol,来自Gelest Co.)溶于250ml无水环己烷中。将混合物加热至55-60℃,并且在强烈搅拌条件下,在1小时期间内将26.5g乙酰氧基五甲基二硅氧烷(0.128mol)的50ml无水环己烷溶液逐滴加入。将混合物加热至55-60℃再保持2小时,并且允许冷却至室温。在减压条件下除去挥发性组分。在170-180℃/0.02毫米汞柱条件下将油状剩余物逐滴加入短程蒸馏器中。在蒸馏后获得8.7g无色油状Al(OSi(CH3)2OSi(CH3)3)3。
实施例3:VO(OSi(CH3)2OSi(CH3)3)3的合成
在装有温度计、添加漏斗、磁力搅拌器和附着于氩真空管上的来比冷凝器(Liebig condenser)的500ml三颈圆底烧瓶中,将三异丙氧基钒(10.3g,42.18mmol,Gelest Co.)与250ml无水环己烷混合。将混合物加热至55-60℃,并且在强烈搅拌条件下,在1小时期间内将26.5g乙酰氧基五甲基二硅氧烷(0.128mol)的50ml无水环己烷溶液逐滴加入。将混合物加热至55-60℃再保持2小时,并且允许冷却至室温。在减压条件下除去挥发性组分。剩余物在40-42℃/0.015毫米汞柱下蒸馏以提供12.2g淡黄色轻质液体VO(OSi(CH3)2OSi(CH3)3)3。
实施例4:Zn(OSi(CH3)2OSi(CH3)3)2的合成
将0.1M的二乙基锌的庚烷(40ml,Aldrich)溶液转入装有温度计、添加漏斗、磁力搅拌器和附着于氩真空管上的来比冷凝器(Liebig condenser)的500ml三颈圆底烧瓶中。在强烈搅拌条件下缓慢加入无水异丙醇(isopraponol)(6ml,Aldrich)。加入另外50ml无水异丙醇并且将混合物回流1小时。在减压条件下除去挥发性组分以提供白色结晶状异丙氧基锌,其在80℃真空条件下干燥一小时。将无水环己烷(250ml)加入烧瓶中,并且固体快速溶解。将混合物加热至55-60℃,并且在强烈搅拌条件下,在1小时期间内将17.0g乙酰氧基五甲基二硅氧烷(82mol)的50ml无水环己烷溶液逐滴加入。将混合物加热至55-60℃再保持2小时,并且允许冷却至室温。在减压条件下除去挥发性组分。固体蜡状剩余物在50℃真空条件下干燥,然后转移至升华仪器中,并且在110℃/0.02毫米汞柱下升华以提供9.7g白色固体Zn(OSi(CH3)2OSi(CH3)3)2。
实施例5:Me3SOSiMe2OH的合成
在强烈搅拌条件下将五甲基二硅氧烷(25g,0.168mol,Gelest Co.)缓慢加入包含3.5g水和1g10%Pd/C的50ml的乙二醇二甲醚(monoglyme)中。在放气停止之后,使用无水MgSO4干燥混合物,并且通过烧结玻璃滤器进行过滤。将滤液与CaH2一起搅拌1小时,并且在50℃减压条件下蒸馏。馏出物中的五甲基二硅氧烷含量通过1H NMR分析确定。
实施例6:Sn(OSi(CH3)2OSi(CH3)3)4的合成
将1.0M的SnCl4庚烷(20ml,Aldrich)溶液溶于300ml无水己烷中。加入无水三乙胺(15ml,0.108mol),并且将混合物搅拌10min。将11.87g的五甲基二硅氧烷醇(0.08mol,乙二醇二甲醚溶液)分成几份加入,并且在室温下再将混合物搅拌1小时。混合物通过烧结玻璃滤器过滤,并且将滤液回流1小时。将混合物冷却至室温并且再过滤。在减压条件,并且最终在真空条件下除去挥发性组分。离心剩余物将上层无色Sn(OSi(CH3)2OSi(CH3)3)4与深黄色重油分离,收率约为75%。
实施例7:In(OSi(CH3)2OSi(CH3)3)3的合成
将InCl3(10g,45.2mmol,Aldrich)溶于150ml无水甲苯中。为了除去随InCl3而来的痕量的水,将溶液在氮气中进行缓慢蒸馏直到当蒸馏温度达到108℃。将溶液冷却至0℃。在0℃强烈搅拌条件下,将68ml的1.0M Mg(Bu)2庚烷(Aldrich)溶液缓慢加至InCl3。在加入完成之后,在70℃下再搅拌混合物2小时。通过过滤分离固体。首先在环境压力下蒸馏滤液以除去大部分溶剂,然后在0.1毫米汞柱下蒸馏。收集在70-72℃/0.1mm Hg条件下沸腾的馏分。获得12.1g的InBu3。将该材料溶于200ml无水己烷中,并且将19g的五甲基二硅氧烷醇(0.128mol,乙二醇二甲醚溶液)缓慢加入反应混合物中。在加入完成之后,将混合物搅拌1小时,然后另外回流2小时为丁烷释放提供安全的脱离路线。在减压条件下除去挥发性组分。如前对于Al(OSi(CH3)2OSi(CH3)3)3所述蒸馏剩余物,收率>90%。
实施例8-11:涂有透明氧化物的基材的制备
在2krpm/30s的速度下,用5wt%的Ti(OSi(CH3)2OSi(CH3)3)4己烷溶液旋涂4英寸硅片。将硅片在150℃烘箱中放置1小时。使用偏振光椭圆率测量仪测量所得涂层,其在30毫微米厚度处折射率(nD 22)为1.721。在150℃下额外处理6小时后,结果得到的涂层在30毫微米厚度处的折射率为1.782。在450℃下额外处理6小时后,结果得到的涂层在27毫微米厚度处的折射率为2.122。
在2krpm/30s的速度下,用10wt%的Al(OSi(CH3)2OSi(CH3)3)3无水己烷溶液在载玻片上旋涂。基材在150℃空气中加热30min。形成150nm厚的透明无定形氧化铝层。

实施例12:肖特基二极管-ITO/TiOx/Au
通过以4krpm/100s的速度旋涂液态Ti(OSi(CH3)2OSi(CH3)3)4,从而在ITO涂覆的、经溶剂和UV-臭氧净化的玻璃基材上沉积Ti(OSi(CH3)2OSi(CH3)3)4层,并且在200℃空气中烘烤1小时。使用遮罩(shadow mask)将金电极(500A)蒸发在结果得到的TiOx层上。将器件浸入pH为3的沸水中约10分钟,并且进一步在试验室空气中干燥。测量在反向和正向极性偏压下的电流-电压特性,并且在5V的偏压下观察到约250的整流比(rectification ratio)。发现该器件的整流比为文献中报道的使用常规的溶胶-凝胶方法制备的纳米-TiOx多层涂层[R.Konenkamp,Phys.Rev.B,vol.61,11057,2000]的10倍。
实施例13:ITO/多氧化物/AI的传导率
制备Ti:V比例为19:1的Ti(OSi(CH3)2OSi(CH3)3)4和VO(OSi(CH3)2OSi(CH3)3)4的混合物的50wt%己烷溶液。以2krpm的速度将该溶液旋涂涂覆到ITO涂覆的、经溶剂和UV-臭氧净化的玻璃基材上涂覆30秒,并且在150℃惰性气氛中烘烤15min,形成厚度为250nm的Ti(V)Ox层。将涂覆的基材浸入pH为3的沸水中10分钟,然后用去离子水冲洗,并且在100℃空气中干燥。使用遮罩通过热蒸发将铝电极(1000A)沉积在形成的(Ti:V)Ox层上。与不含钒组分的TiOx层相比,纯TiO2层、水解前的Ti(V)Ox层以及水解之后的相同的层的电流-电压特性表明Ti(V)Ox在平面外传导率上有显著增加。

M为Mg、Al、Ca、Sc、Ti、V、Cr、Mn、Fe、Co、Ni、Cu、Zn、Ga、Ge、As、Y、Zr、Nb、Mo、Tc、Ru、Rh、Pd、Cd、In、Sn、Sb、La、Hf、Ta、W、Re、Os、Ir、Pt、Hg、Tl、Pb、Bi、Ce、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu、Th、U或Pu;
X为O1/2或OR;
R为烷基;
4.根据权利要求1的化合物,其中路易斯碱与M配位。
5.根据权利要求1-4中任一项的化合物,其中m和p为0。
6.根据权利要求1-4中任一项的化合物,其中M为Mg、Al、Sc、Ti、V、Zn、Ga、Y、Zr、Mo、Cd、In、Sn、Sb、Ce、Gd、Lu或W,优选为Al、Ga、Sc、Y、Ti、V、Zn、Cd、In、Sb或Sn。
7.根据权利要求1-4中任一项的化合物,其中R1、R2、R3、R4、R5、R6和R7独立地为H或甲基,优选为甲基。
9.根据权利要求1的化合物,选自Ti(OSi(CH3)2OSi(CH3)3)4、Al(OSi(CH3)2OSi(CH3)3)3、VO(OSi(CH3)2OSi(CH3)3)3、Zn(OSi(CH3)2OSi(CH3)3)2、Sn(OSi(CH3)2OSi(CH3)3)4和In(OSi(CH3)2OSi(CH3)3)3。
10.制造包含至少一种金属氧化物的物件的方法,所述方法包括水解根据权利要求1-4、8或9中任一项的化合物,该水解优选通过在约100℃至约450℃的温度范围内加热所述化合物来进行。
11.根据权利要求10的方法,另外包括在水解前使用所述化合物涂覆基材。
12.通过权利要求10的方法制造的物件。
