Abstract

Description
技术领域
本发明涉及制造用在化学机械抛光(CMP)方法中的包含多孔材料的抛光垫基板的方法。更具体而言,本发明涉及制造具有选定的孔隙率及相对窄的孔径分布的CMP垫的方法。
背景技术
化学机械抛光(“CMP”)方法用在微电子设备的制造中以在半导体晶片、场发射显示器及许多其它微电子基板上形成平坦的表面。例如,半导体设备的制造通常涉及形成各种加工层、选择性地移除或图案化那些层的一部分、以及在半导体基板的表面上沉积额外的加工层以形成半导体晶片。加工层可包括,例如,绝缘层、栅极氧化物层、导电层、及金属或玻璃层等。通常合意的是,在晶片加工的某些步骤中,加工层的最上表面是平面的,即是平坦的,以利于随后各层的沉积。CMP用以使加工层平坦化,其中将例如导电或绝缘材料的沉积材料抛光以使晶片平坦化以用于随后的加工步骤。
在典型的CMP加工中,将晶片正面向下安装于CMP设备中的夹持器(carrier)上。施加力将夹持器及晶片向下推向抛光垫。夹持器及晶片在CMP设备的抛光台上旋转着的抛光垫上方旋转。一般在抛光加工过程中将抛光组合物(也称作抛光浆料)引入到旋转的晶片与旋转的抛光垫之间。抛光组合物通常含有与最上面的一层或多层晶片层的一部分相互作用或将其溶解的化学物质以及以物理方式移除所述层的一部分的研磨材料。晶片及抛光垫可以相同方向或相反方向旋转,对于所进行的特定抛光加工而言,其均是合意的。夹持器还可以振荡越过抛光台上的抛光垫。
在抛光晶片表面时,原位监控抛光过程通常是有利的。一种原位监控抛光过程的方法包括使用具有开口或窗口的抛光垫。所述开口或窗口提供光可经其通过的入口,以允许在抛光加工过程中检查晶片表面。具有开口及窗口的抛光垫是已知的,且已用于抛光基板,例如半导体设备的表面。例如,美国专利5,605,760提供具有由无吸收或传送浆料的内在能力的实心的、均匀的聚合物所形成的透明窗口的垫。美国专利5,433,651公开了一种抛光垫,其中已将该垫的一部分移除以提供可通过光的开口。美国专利5,893,796及5,964,643公开了移除抛光垫的一部分以提供开口,且在该开口中放置透明的聚氨酯或石英塞(plug)以提供透明的窗口,或移除该抛光垫的背衬的一部分以在该垫中提供半透明性。美国专利6,171,181及6,387,312公开了一种具有透明区域的抛光垫,该透明区域通过以快速的冷却速率固化可流动的材料(例如聚氨酯)而形成。
迄今仅少许适用于抛光垫窗口的材料被公开。美国专利5,605,760公开了使用聚氨酯的实心片。美国专利5,893,796及5,964,643公开了使用聚氨酯塞或石英插入物。美国专利6,146,242公开了一种具有窗口的抛光垫,该窗口包含聚氨酯或透明塑料,例如由Westlake出售的ClariflexTM四氟乙烯-六氟丙烯-偏二氟乙烯三元共聚物。由实心聚氨酯制造的抛光垫窗口容易在化学机械抛光中受刮擦,导致光透射率在抛光垫的寿命期间稳步降低。这是特别不利的,因为必须经常对终点检测系统的设定进行调节以补偿光透射率的损耗。此外,垫窗口例如实心聚氨酯窗口通常具有比抛光垫的剩余部分更慢的磨损速率,导致在抛光垫中形成“块(lump)”,这导致不合人意的抛光缺陷。为了解决这些问题中的一些,WO 01/683222公开了一种具有不连续性的窗口,其在CMP过程中增加窗口的磨损速率。据称该不连续性是通过在该窗口中混入两种不可混溶的聚合物的共混物或者固体、液体或气体颗粒的分散体而在窗口材料中产生的。
尽管许多已知的窗口材料适用于其所希望的用途,但是仍需要具有半透明区域的有效抛光垫,其可使用有效且廉价的方法生产,且在该抛光垫的使用期限内提供恒定的光透射率。本发明提供这样的抛光垫及其使用方法。本发明的这些及其它优点及另外的发明特征将从本文提供的本发明的描述变得明晰。
发明内容
本发明提供利用双节-旋节分解方法制造具有经控制的孔径的化学机械抛光(CMP)垫的方法。该方法包括以下连续步骤:(a)形成聚合物树脂液体溶液(即聚合物树脂溶解于溶剂中)层;(b)在该聚合物溶液层中诱导相分离,以产生互穿聚合物网络,该互穿聚合物网络包含散布有连续聚合物贫乏相(polymer-depleted phase)的连续聚合物富集相,其中聚合物贫乏相构成各相的合并体积的20%至90%;(c)固化连续聚合物富集相以形成多孔聚合物片(sheet);(d)从多孔聚合物片移除聚合物贫乏相的至少一部分;及(e)由此形成CMP垫。该相分离可为双节分解、旋节分解、溶剂-非溶剂诱导的相分离、或其组合。
该方法提供多孔CMP垫,该多孔CMP垫具有可通过以下方法容易地控制的孔隙率及孔径:选择聚合物溶液中聚合物树脂的浓度,基于聚合物在溶剂中的溶解度参数、溶剂的极性、树脂的极性等来选择聚合物的溶剂,和/或选择相分离条件(例如,冷却温度及冷却速率、非溶剂的添加)等。
通过本发明的方法制备的抛光垫基板及抛光垫包含聚合树脂,其限定了具有0.01至10微米的孔径并具有20体积%至90体积%的孔隙率的基本上互连的孔的开放网络。

具体实施方式
本发明涉及制造包含多孔聚合物片材料的化学机械抛光(CMP)垫的方法。优选地,抛光垫基板具有至少一定程度的透明度。在一些实施方式中,抛光垫基板可为抛光垫内的一部分,或抛光垫基板可为整个抛光垫(例如,整个抛光垫或抛光顶部垫(polishing top pad)是透明的)。在一些实施方式中,抛光垫基板由,或基本上由多孔材料构成。抛光垫基板构成至少0.5cm3(例如1cm3)的抛光垫体积。
抛光垫基板的多孔材料具有0.01微米至10微米的平均孔径。优选地,平均孔径为0.01至5微米,更优选为0.01至2微米。在一些实施方式中,平均孔径为0.05微米至0.9微米(例如,0.1微米至0.8微米)。然而不希望受到任何特定理论的束缚,据信大于1微米的孔径将散射入射辐射,而小于1微米的孔径将散射较少的入射辐射,或根本不散射入射辐射,由此提供具有合乎需要的透明度的抛光垫基板。
抛光垫基板的多孔材料具有高度均一的孔径(即,单元(cell)尺寸)分布。通常,多孔材料中75%或更多(例如,80%或更多,或85%或更多)的孔(例如单元)具有平均孔径±0.5μm或更小(例如,±0.3μm或更小,或±0.2μm或更小)的孔径分布。换言之,多孔材料中75%或更多(例如,80%或更多,或85%或更多)的孔具有在平均孔径的0.5μm或更小(例如,0.3μm或更小,或0.2μm或更小)内的孔径。优选地,多孔材料中90%或更多(例如,93%或更多,或95%或更多)的孔(例如单元)具有±0.5μm或更小(例如,±0.3μm或更小,或±0.2μm或更小)的孔径分布。
在一些实施方式中,抛光垫基板的多孔材料主要包含闭合单元(即孔);然而,多孔材料也可包含开放单元。在这样的实施方式中,多孔材料优选包含至少10%或更多(例如,至少20%或更多)的闭合单元,更优选包含至少30%或更多(例如,至少50%或更多,或至少70%或更多)的闭合单元。
在其它实施方式中,本发明的抛光垫基板及包含该基板的本发明的抛光垫的多孔材料主要具有开放单元,这些开放单元一起形成基本上互连的孔的网络。
抛光垫基板的多孔材料可具有任何合适的密度或空隙体积。通常,多孔材料具有0.2g/cm3或更大(例如,0.3g/cm3或更大,或甚至0.4g/cm3或更大)的密度,优选具有0.5g/cm3或更大(例如,0.7g/cm3或更大,或甚至0.9g/cm3或更大)的密度。孔隙率(即空隙体积)通常为90%或更小(例如,75%或更小,或甚至50%或更小),优选为25%或更小(例如,15%或更小,10%或更小,或甚至5%或更小)。通常,多孔材料具有105个单元/cm3或更大(例如,106个单元/cm3或更大)的单元密度。通过以图像分析软件程序,例如,均来自Media Cybernetics的成像软件及成像软件或来自Clemex Technologies的CLEMEX成像软件分析多孔材料的截面图像(例如SEM图像)来测定单元密度。
抛光垫基板的多孔材料可包括任何合适的材料,且通常包括聚合物树脂。多孔材料优选包括选自以下的聚合物树脂:热塑性弹性体、热塑性聚氨酯、聚烯烃、聚碳酸酯、聚乙烯醇、尼龙、弹性体橡胶、苯乙烯类聚合物、聚芳族化合物(polyaromatics)、含氟聚合物、聚酰亚胺、交联聚氨酯、交联聚烯烃、聚醚、聚酯、聚丙烯酸酯、弹性体聚乙烯、聚四氟乙烯、聚对苯二甲酸乙二酯、聚酰亚胺、聚芳酰胺、聚亚芳基(polyarylene)、聚苯乙烯、聚甲基丙烯酸甲酯、其共聚物及嵌段共聚物、及上述两种或更多种聚合物树脂的混合物及共混物。优选地,聚合物树脂为热塑性聚氨酯。
聚合物树脂通常为预形成的(pre-formed)聚合物树脂,然而,聚合物树脂也可根据任何合适的方法原位形成,所述方法中的许多是本领域中已知的(参见例如Szycher′s Handbook ofPolyurethanes,CRC Press:New York,1999,第3章)。例如,热塑性聚氨酯可通过氨基甲酸酯预聚物,例如异氰酸酯、二异氰酸酯及三异氰酸酯预聚物与含有对异氰酸酯具有反应性的部分的预聚物的反应原位形成。合适的对异氰酸酯具有反应性的部分包括胺及多元醇。
对聚合物树脂的选择将部分地取决于聚合物树脂的流变性。流变性是聚合物熔体的流动行为。对于牛顿流体而言,粘度为由剪切应力(即切向应力σ)与剪切速率(即速率梯度,dγ/dt)之比所定义的常数。然而,对于非牛顿流体而言,可发生剪切速率变稠(膨胀性)或剪切速率变稀(假塑性)。在剪切速率变稀的情况下,粘度随剪切速率的增加而降低。正是该性质使得聚合物树脂可用于熔融制造(例如挤出、注射成型)工艺。为了确定剪切速率变稀的临界区域,必须测定聚合物树脂的流变性。流变性可通过毛细管技术测定,其中,在固定压力下迫使熔融聚合物树脂通过特定长度的毛细管。通过绘制在不同温度下表观剪切速率对粘度的曲线,可确定粘度与温度之间的关系。流变加工指数(Rheology Processing Index,RPI)是确定聚合物树脂的临界范围的参数。RPI是在固定的剪切速率下,在参考温度下的粘度与在温度变化等于20℃后的粘度的比。当聚合物树脂为热塑性聚氨酯时,当在150l/s的剪切速率及205℃的温度下测量时,RPI优选为2至10(例如3至8)。另一聚合物粘度的量度为熔体流动指数(MFI),其记录在给定的温度及压力下在固定量的时间内从毛细管挤出的熔融聚合物的量(以克计)。例如,当聚合物树脂为热塑性聚氨酯或聚氨酯共聚物(例如,基于聚碳酸酯聚硅氧烷的共聚物、基于聚氨酯含氟聚合物的共聚物、或聚氨酯硅氧烷-多嵌段共聚物)时,在210℃的温度和2160g的负载下在10分钟内的MFI优选为20或更小(例如15或更小)。当聚合物树脂为弹性体聚烯烃或聚烯烃共聚物(例如,包括乙烯α-烯烃的共聚物(例如弹性体或普通乙烯-丙烯、乙烯-己烯、乙烯-辛烯共聚物等)、由基于茂金属的催化剂制备的弹性体乙烯共聚物、或聚丙烯-苯乙烯共聚物)时,在210℃的温度和2160g的负载下在10分钟内的MFI优选为5或更小(例如4或更小)。当聚合物树脂为尼龙或聚碳酸酯时,在210℃的温度和2160g的负载下在10分钟内的MFI优选为8或更小(例如5或更小)。
聚合物树脂的流变性可取决于聚合物树脂的分子量、多分散性指数(PDI)、长链支化度或交联度、玻璃化温度(Tg)及熔融温度(Tm)而定。当聚合物树脂为热塑性聚氨酯或聚氨酯共聚物(例如上述共聚物)时,重均分子量(Mw)通常为50,000g/mol至300,000g/mol,优选为70,000g/mol至150,000g/mol,PDI为1.1至6,优选为2至4。通常,热塑性聚氨酯具有20℃至110℃的玻璃化温度及120℃至250℃的熔融转变温度。当聚合物树脂为弹性体聚烯烃或聚烯烃共聚物(例如上述共聚物)时,重均分子量(Mw)通常为50,000g/mol至400,000g/mol,优选为70,000g/mol至300,000g/mol,PDI为1.1至12,优选为2至10。当聚合物树脂为尼龙或聚碳酸酯时,重均分子量(Mw)通常为50,000g/mol至150,000g/mol,优选为70,000g/mol至100,000g/mol,PDI为1.1至5,优选为2至4。
所选择的用于多孔材料的聚合物树脂优选具有某些机械性质。例如,当聚合物树脂为热塑性聚氨酯时,挠曲模量(ASTM D790)优选为350MPa(~50,000psi)至1000MPa(~150,000psi),平均压缩百分率(average%compressibility)为7或更小,平均回弹百分率(average%rebound)为35或更大,且肖氏(Shore)D硬度(ASTM D2240-95)为40至90(例如50至80)。
对于0.075cm至0.2cm的垫厚度,抛光垫基板对于至少一种波长在200nm至35,000nm范围内的光具有10%或更大(例如,20%或更大)的透射率。优选地,多孔材料对于至少一种波长在200nm至35,000nm范围内(例如,200nm至10,000nm,或200nm至1,000nm,或甚至200nm至800nm)的光具有30%或更大(例如,40%或更大,或甚至50%或更大)的透射率。抛光垫基板的光透射率至少部分地通过控制多孔材料的性质而决定,所述性质选自密度、空隙体积、挠曲模量、及其组合。
本发明的抛光垫基板在抛光垫基板的使用期限内提供改善的光透射率一致性。该特征由以下事实所导致:孔存在于抛光垫基板的整个厚度中。因此,当在抛光过程中移除表面层时,表面下方的随后各层具有与顶部表面层基本上类似的孔隙率及粗糙度,且因此具有与顶部表面层基本上类似的抛光特性及光透射性质。此外,由于粗糙,抛光垫基板的透射率平均小于不具有孔的相同材料,且因此,抛光过程中由于由抛光垫基板的磨损造成的任何变化所导致的光散射的百分比变化亦减少。合意地,在抛光垫基板的使用期限内,抛光垫基板的光透射率降低少于20%(例如,少于10%,或甚至少于5%)。在抛光垫基板的使用期限内,这些变化将一起减少或甚至避免对调节终点检测系统的增益(gain)的需要。例如,本发明的抛光垫基板的光透射率一致性可与现有技术的实心或接近实心的聚氨酯窗口相比。在抛光之前,实心聚氨酯窗口具有一致的表面性质;然而,在抛光过程中,窗口变得磨损和擦伤,引起不一致的表面性质。因此,必须响应抛光过程中产生的各刮痕新图案经常调节终点检测系统。对比而言,本发明的抛光垫基板以粗糙化的表面开始,该表面在抛光过程中在磨损过程中及在研磨过程后基本上保持不变,使得终点检测设定可在抛光垫基板的使用期限内保持基本上不变。
本发明的抛光垫基板中的孔的存在可对抛光性质具有显著效果。例如,在一些情况下,这些孔能够吸收且传输抛光浆料。因此,透射区域可具有与抛光垫的剩余部分更类似的抛光性质。在一些实施方式中,能透射的抛光垫基板的表面纹理足以使抛光垫基板可用作抛光表面,而无需专门用于抛光的抛光垫的第二、不透明部分。
本发明的抛光垫基板任选地进一步包含染料,其使基板能够选择性地透射特定的一种或多种波长的光。染料起到的作用在于过滤掉不合乎需要的波长的光(例如背景光)且因此改良检测的信噪比。抛光垫基板可包含任何合适的染料或可包含染料的组合。合适的染料包括多次甲基染料、二芳基次甲基染料及三芳基次甲基染料、二芳基次甲基染料的氮杂类似物、氮杂(18)轮烯染料、天然染料、硝基染料、亚硝基染料、偶氮染料、蒽醌染料、硫化染料等。合乎需要地,染料的透射光谱与用于原位终点检测的光的波长相匹配或重叠。例如,当用于终点检测(EPD)系统的光源为产生具有540至570nm波长的可见光的HeNe激光时,染料优选为红色染料。在优选实施方式中,本发明的抛光垫由旋节或双节分解方法制备,且抛光垫的0.15cm厚的部分透射至少10%,更优选20%的具有540至570nm波长的光。
可使用任何合适的技术生产本发明的抛光垫基板,其中的许多技术在本领域中是已知的。例如,抛光垫基板可通过以下方法生产:(a)微孔泡沫注塑(mucell)方法,(b)溶胶-凝胶方法,(c)相反转方法,(d)旋节分解,(e)双节分解,(f)溶剂-非溶剂诱导的相分离,或(g)加压气体注射方法。
微孔泡沫注塑方法包括(a)将聚合物树脂与超临界气体组合以产生单相溶液及(b)由单相溶液形成本发明的抛光垫基板。聚合物树脂可为上述的任何聚合物树脂。超临界气体可通过使气体经受足以产生其中气体的行为像流体(即超临界流体,SCF)的超临界状态的提高的温度(例如100℃至300℃)及压力(例如5MPa(~800psi)至40MPa(~6000psi))而产生。该气体可为烃、氯氟烃、氢氯氟碳化合物(例如氟利昂)、氮气、二氧化碳、一氧化碳、或其组合。优选地,该气体为不可燃气体,例如不含有C-H键的气体。聚合物树脂与超临界气体的单相溶液通常通过在机筒中将超临界气体与熔融聚合物树脂共混而制备。接着可将单相溶液注射到模型中,在模型中气体膨胀以在熔融聚合物树脂内形成具有高度均一的孔径的孔结构。超临界气体在单相溶液中的浓度通常为单相溶液总体积的0.01%至5%(例如0.1%至3%)。这些及其它方法特征在美国专利6,284,810中有进一步详细描述。微孔结构通过在单相溶液中产生足以产生大于105个成核位点每立方厘米溶液的热力学不稳定性(例如,通过快速改变温度和/或压力)而形成。成核位点为在该处超临界气体的溶解的分子形成簇(cluster)的位点,多孔材料中的单元由所述簇开始生长。成核位点的数量通过假设成核位点的数量大约等于在聚合物材料中形成的单元的数量进行估计。通常,在含有单相溶液的模型或模头(die)出口处诱导热力学不稳定性。多孔材料可通过包括挤出成聚合物片、多层片的共挤出、注射成型、压塑、吹塑、吹塑薄膜、多层吹塑薄膜、流延薄膜、热成型及层压的任何合适的技术从单相溶液形成。优选地,抛光垫基板(例如多孔材料)通过挤出或注射成型形成。多孔材料的孔径至少部分地通过温度、压力、及超临界气体的浓度、及其组合控制。
溶胶-凝胶方法包括制备具有可控制的孔径、表面积及孔径分布的三维金属氧化物网络(例如硅氧烷网络)。可使用各种方法制备这样的三维网络(即溶胶-凝胶),其中的许多方法在本领域中是已知的。合适的方法包括一步(例如“一锅”)法及两步法。在一种方法中,制备在合适的pH及盐浓度条件下自发缩合(condense)的二氧化硅(例如硅酸钠)的稀释含水溶液,以形成基于硅的网络。另一典型方法包括使用金属烷氧基化合物前体(例如M(OR)4,其中M为Si、Al、Ti、Zr、或其组合,且R为烷基、芳基、或其组合),当将其置于含有水及乙醇的溶剂中时,其经历烷氧基化合物配体的水解及缩合(例如缩聚),导致形成M-O-M键(例如Si-O-Si硅氧烷键)。任选地,可使用例如质子酸(例如HCl)及碱(例如氨)的催化剂以改良水解及缩合反应的动力学。两步法通常包括使用预聚合的前体,例如预聚合的原硅酸四乙酯(TEOS)。随着M-O-M键数量的增加,形成了含有充满溶剂(例如水)的孔的三维网络。该溶剂可与醇进形交换以形成称为醇凝胶的结构。溶剂的简单蒸发通常导致固体三维网络大量破坏,导致形成干凝胶。不导致固体三维网络的实质性破坏的更优选的干燥技术为超临界抽提。超临界抽提通常包括将固体三维网络与合适的低分子量的膨胀剂(例如,存在于醇凝胶中的醇,特别是甲醇,或通过气体/溶剂交换实现的CO2气体)组合且对混合物施加在膨胀剂的临界点以上的温度及压力。在这些条件下,可发生所述固体材料的玻璃化、交联或聚合。接着缓慢降低压力以使得膨胀剂可扩散至玻璃化的结构之外。所得溶胶-凝胶材料(称作气凝胶)具有其中可控制平均孔径及孔径分布的微孔结构。这样的气凝胶材料可对波长在250nm以上的可见光或紫外光是透明的。混杂有机-无机溶胶-凝胶材料也可以是透明的,或至少部分透明。混杂溶胶-凝胶材料通常使用同时含有无机及有机基团的化学前体制备。当三维M-O-M网络由这样的前体形成时,有机基团可变成陷在(trap)孔结构内。可通过选择合适的有机基团控制孔径。混杂溶胶-凝胶材料的实例包括粘土-聚酰胺混杂材料及金属氧化物-聚合物混杂材料。
相反转方法包括在强烈搅拌的非溶剂中分散已经加热到聚合物的Tm或Tg以上的聚合物树脂的极细颗粒。聚合物树脂可为上述任何聚合物树脂。非溶剂可为具有高的Flory-Higgins聚合物-溶剂相互作用参数(例如,大于0.5的Flory-Higgins相互作用参数)的任何合适的溶剂。这样的聚合物-溶剂相互作用由Ramanathan等人在以下参考文献中更详细地描述:Polymer DataHandbook,Ed.James E.Mark,Oxford University Press,New York,第874页,c.1999;Oberth Rubber Chem.and Technol.1984,63,56;Barton in CRCHandbook of Solubility Parameters and Other Cohesion Parameters CRC Press,Boca Raton,FL,1983,第256页;及Prasad et al.Macromolecules 1989,22,914。例如,当聚合物树脂为热塑性聚氨酯、基于芳族醚的聚氨酯时,强极性溶剂,例如醚、酮、氯仿、四氢呋喃(THF)、二甲基乙酰胺(DMA)、二甲基甲酰胺(DMF)等具有小于0.3的相互作用参数且将用作聚合物的“良溶剂”。另一方面,烃溶剂例如环己烷、环丁烷及正烷烃具有大于0.5的相互作用参数且用作不良溶剂或“非溶剂”。Flory-Higgins相互作用参数对温度敏感,所以在高温下为良溶剂的溶剂可在较低温度下变为非溶剂。随着添加至非溶剂中的细聚合物树脂颗粒的数量增加,细聚合物树脂颗粒连接起来,初始形成卷须状物,最终形成三维聚合物网络。接着冷却非溶剂混合物使得非溶剂在三维聚合物网络内形成离散的液滴。所得材料为具有亚微粒孔径的聚合物材料。
旋节分解及双节分解方法包括控制聚合物-聚合物混合物或聚合物-溶剂混合物的温度和/或体积分数,以使得混合物从单相区移到两相区中。在两相区内,可发生聚合物混合物的旋节分解或双节分解。分解是指聚合物-聚合物混合物通过其从非平衡相变为平衡相的方法。在旋节区,混合曲线的自由能为负,使得聚合物的相分离(即形成两相材料)或聚合物与溶剂的相分离响应体积分数的小波动而自发产生。在双节区,聚合物混合物对于体积分数的小波动是稳定的,且因此需要晶核生成及生长以获得相分离物质。聚合物混合物在两相区内(即双节或旋节区)的温度及体积分数下的沉淀导致形成具有两相的聚合物材料。若聚合物混合物负载有溶剂或气体,则两相聚合物材料将在相分离界面处含有亚微米的孔。聚合物优选包括上述聚合物树脂。
溶剂-非溶剂诱导的相分离方法涉及三元相体系,其中将聚合物在合适温度下溶解于合适的溶剂中形成连续的相。然后通常在固定的温度下添加合适的非溶剂,这改变了三元相聚合物体系的溶解度特征以影响相继的相分离。片形态可通过改变溶剂/非溶剂比控制。至少部分地影响所得片的形态(即孔结构)的物理因素包括溶剂与非溶剂的混合热及聚合物-溶剂相互作用,其取决于聚合物在溶剂及非溶剂中的溶解度参数。所使用的典型的溶剂/非溶剂比在1∶10至1∶200范围内,其可提供具有尺寸在0.01微米至10微米范围内的孔的膜。这样的三元体系的一个实例为水/DMSO/EVAL(乙烯乙烯醇)聚合物体系。在50℃下在水-DMSO混合物(0-75重量%的DMSO)中10重量%的EVAL浓度产生具有在1至10微米范围内的孔径的基本上互连的多孔的片。
加压气体注射方法包括使用高的温度及压力迫使超临界流体气体进入到包含聚合物树脂的实心聚合物片中。聚合物树脂可为上述任何聚合物树脂。在室温下将实心挤出片放到压力容器中。向容器中添加超临界气体(例如N2或CO2),且将容器加压至足以迫使合适量的气体进入到聚合物片的自由体积中的程度。溶解于聚合物中的气体的量与根据亨利定律(Henry’s law)施加的压力直接成比例。增加聚合物片的温度增加了气体扩散到聚合物内的速率,但也减少了可溶解于聚合物片内的气体的量。一旦气体使聚合物彻底饱和,则将片从加压容器移走。所得聚合物片通常具有0.5微米至1微米的单元尺寸。若需要,可将聚合物片快速加热至软化或熔融状态。像微孔泡沫注塑方法一样,多孔材料的孔径至少部分地受温度、压力及超临界气体的浓度、及其组合的控制。
当本发明的抛光垫基板仅构成抛光垫的一部分时,可使用任何合适的技术将抛光垫基板安装到抛光垫中。例如,可通过使用粘附剂将抛光垫基板安装到抛光垫中。可将抛光垫基板安装到抛光垫的顶部部分(例如抛光表面)中,或可安装到抛光垫的底部部分(例如副垫)中。抛光垫基板可具有任何合适的尺寸,且可为圆形、椭圆形、方形、矩形、三角形等。可将抛光垫基板安置成与抛光垫的抛光表面齐平或可从抛光垫的抛光表面凹进去。抛光垫可包含本发明的一个或多个抛光垫基板。可将一个或多个抛光垫基板相对于抛光垫的中心和/或外围放置于抛光垫上的任何合适的位置。
其中抛光垫基板放置到其中的抛光垫可由任何合适的抛光垫材料制造,其中的许多材料是本领域中已知的。抛光垫通常是不透明的或仅部分透明。抛光垫可包含任何合适的聚合物树脂。例如抛光垫通常包含选自以下的聚合物树脂:热塑性弹性体、热塑性聚氨酯、热塑性聚烯烃、聚苯乙烯、聚碳酸酯、聚乙烯醇、尼龙、弹性体橡胶、弹性体聚乙烯、聚四氟乙烯、聚对苯二甲酸乙二酯、聚酰亚胺、聚芳酰胺、聚亚芳基、聚苯乙烯、聚甲基丙烯酸甲酯、其共聚物、及其混合物。抛光垫可通过任何合适的方法制造,所述方法包括烧结、注射成型、吹塑、挤出、溶液或熔体流延、纤维纺丝、热成型等。抛光垫可为实心及非多孔的;可含有微孔闭合单元;可含有开放单元;或可含有聚合物已经成型到其上的纤维网。
包含本发明的抛光垫基板的抛光垫具有抛光表面,该抛光表面任选地进一步包含促进抛光组合物越过抛光垫的表面横向传输的凹槽、沟道和/或穿孔。这些凹槽、沟道或穿孔可为任何合适的图案且可具有任何合适的深度及宽度。抛光垫可具有两种或更多种不同的凹槽图案,例如,如美国专利5,489,233中描述的大凹槽与小凹槽的组合。这些凹槽可为倾斜凹槽、同心凹槽、螺旋或圆形凹槽、XY交叉阴影线图案的形式,且就连通性而言可为连续的或不连续的。优选地,抛光垫至少包含由标准垫修整方法制造的小凹槽。
除抛光垫基板之外,包含本发明的抛光垫基板的抛光垫还可包含一个或多个其它部件或组件。例如,抛光垫任选地可包含具有不同密度、硬度、孔隙率及化学成分的区域。抛光垫可任选地包含固体颗粒,包括研磨颗粒(例如金属氧化物颗粒)、聚合物颗粒、可溶于水的颗粒、可吸附水的颗粒、中空颗粒等。
包含本发明的抛光垫基板的抛光垫特别适合与化学机械抛光(CMP)装置联合使用。通常,该装置包含工作台(platen),当使用时,其处于运动中且具有由轨道、线性或圆周运动所产生的速度;包含本发明的抛光垫基板的抛光垫,其与工作台接触,且当其处于运动中时,其随工作台一起移动;及夹持器,其固定待通过与抛光垫的表面接触并相对于抛光垫的表面移动而抛光的工件。工件的抛光是这样发生的:通过将工件放置成与抛光垫接触,然后使抛光垫相对于工件移动(通常在工件与抛光垫之间有抛光组合物),以磨损工件的至少一部分,以抛光工件。抛光组合物通常包含液体载体(例如含水载体)、pH调节剂及任选的研磨剂。取决于待抛光的工件的类型,抛光组合物可任选地进一步包含氧化剂、有机酸、络合剂、pH缓冲剂、表面活性剂、腐蚀抑制剂、消泡剂等。CMP装置可为任何合适的CMP装置,其中的许多在本领域中是已知的。包含本发明的抛光垫基板的抛光垫还可与线性抛光工具一起使用。
合乎需要地,CMP装置进一步包含原位抛光终点检测系统,其中的许多是本领域中已知的。在本领域中已知通过分析由工件表面反射的光或其它辐射检测并监控抛光过程的技术。这些方法描述于例如美国专利5,196,353、美国专利5,433,651、美国专利5,609,511、美国专利5,643,046、美国专利5,658,183、美国专利5,730,642、美国专利5,838,447、美国专利5,872,633、美国专利5,893,796、美国专利5,949,927及美国专利5,964,643中。合乎需要地,对正在抛光的工件的抛光加工进程的检测或监控使得能够对特定的工件确定抛光终点,即确定何时终止抛光加工。
包含本发明的抛光垫基板的抛光垫可单独使用或可任选地用作多层堆叠抛光垫的一层。例如,抛光垫可与副垫组合使用。该副垫可为任何合适的副垫。合适的副垫包括聚氨酯发泡体副垫(例如来自Rogers Corporation的发泡体副垫)、浸渍毡副垫、微孔聚氨酯副垫或经烧结的聚氨酯副垫。副垫通常比包含本发明的抛光垫基板的抛光垫更软,且因此与抛光垫相比更易压缩且具有更低的肖氏硬度值。例如,副垫可具有35至50的肖氏A硬度。在一些实施方式中,与抛光垫相比,副垫更硬,更不易压缩且具有更高的肖氏硬度。副垫任选地包含凹槽、沟道、中空部分、窗口、开口等。当将本发明的抛光垫与副垫组合使用时,通常存在介于抛光垫与副垫之间并且与抛光垫及副垫共同扩张的中间背衬层,例如聚对苯二甲酸乙二酯膜。
包含本发明的抛光垫基板的抛光垫适用于抛光许多类型的工件(例如基板或晶片)及工件材料。例如,抛光垫可用于抛光包括内存储存装置、半导体基板及玻璃基板的工件。适合用抛光垫抛光的工件包括内存或硬盘、磁头、MEMS装置、半导体晶片、场发射显示器及其它微电子基板,特别是包含绝缘层(例如二氧化硅、氮化硅或低介电材料)和/或含有金属的层(例如铜、钽、钨、铝、镍、钛、铂、钌、铑、铱或其它贵金属)的微电子基板。
本发明的优选方面为利用旋节分解、双节分解或溶剂-非溶剂诱导的相分离方法制造化学机械抛光(CMP)垫的方法。该方法包括以下连续步骤:(a)形成聚合物溶液层,该聚合物溶液层包含溶解于其溶剂中的聚合物树脂;(b)在聚合物溶液层中诱导相分离以产生连续聚合物富集相及分散在连续聚合物富集相内的液体溶剂富集相;(c)使连续聚合物富集相固化以形成多孔聚合物片;(d)从微孔聚合物片移除溶剂富集相;及(e)由此形成CMP垫。在溶液中诱导的相分离可为旋节分解、双节分解、溶剂-非溶剂诱导的相分离、或其组合。多孔聚合片具有在20%至90%范围内的孔隙率并包含这样的孔,所述孔具有在0.01至10微米范围内的平均孔直径及相对窄的孔径分布,例如这样的孔径分布,其中,在多孔材料中75%或更多的孔(例如单元)具有平均孔径±5μm或更小,更优选平均孔径±3μm或更小的孔径分布。
形成多孔的聚合物材料的双节及旋节分解方法的详细描述可参见A.Prasad等人的Journal of Polymer Science:Part B Polymer Physics,第32卷,第1819-1835页(1993)。
图1中示出了聚合物-溶剂混合物的液体-液体相分离示意图。图1中的相图显示聚合物-溶剂混合物的相作为温度(y轴)及聚合物体积分数(x轴)的函数。在图1的相图中,聚合物在标记为DBF的曲线外的聚合物温度及体积分数区域中是完全可溶的。将ABC曲线下的区域称作旋节区,而将ABC曲线与DBF曲线之间的区域称作双节区。当温度及体积分数落入DBF曲线内时发生相分离。
例如,在由线X表示的温度下,在线X与旋节ABC曲线交叉处发生液体-液体相分离,形成聚合物富集液体相及溶剂富集液体相。由各相固化聚合物且移除溶剂产生取决于所研究的相而具有不同尺寸的聚合材料。在相对高的聚合物浓度(例如,在图1中的A点)下,聚合物富集相产生相对于从具有相对低的聚合物浓度的溶液所获得的孔径相对较小的孔径。类似地,孔隙率相对低(例如,20%至30%具有在0.01至2微米范围内的孔径)的相对致密的聚合物片由具有相对高的聚合物浓度(例如,在图1中的C点)的材料流延而得。相反,由聚合物浓度处于图1中A点处的溶液流延而得的聚合物片将具有相对更高的孔隙率(例如,70%至90%具有在0.1至5微米范围内的孔径)。此外,已知界面张力控制相形态。因此,可通过向聚合物溶液中添加常用的表面活性剂来控制界面张力,由此控制所需的孔径。
在一个实施例中,聚苯乙烯(150,000的分子量)片由包含溶解在100ml的量的环己醇溶剂中的6重量%的聚苯乙烯的聚合物溶液在160℃下流延而得。图2中示出了由实验测定的该聚苯乙烯-环己醇系统的相图。将溶液骤冷至55℃且保持在该温度下达10分钟以诱导相分离。聚合物相固化,由此形成热致可逆的凝胶,且通过真空干燥移除溶剂,以提供尺寸在0.1至5微米范围内且孔隙率(即空隙体积)为75%的基本上互连的孔的开放网络的多孔聚合物片。在图3中示出了由该方法制得的多孔聚苯乙烯片的显微照片。
另一聚苯乙烯片由包含溶解在100ml的量的环己醇溶剂中的30重量%的聚苯乙烯的聚合物溶液在160℃下流延而得。将溶液骤冷至55℃且保持在该温度下达10分钟以诱导相分离。聚合物富集相固化(形成热致可逆的凝胶),且通过真空干燥移除溶剂,以提供具有尺寸在0.01至2微米范围内(平均孔径为1.2微米)且孔隙率(即空隙体积)为20%至30%的基本上互连的孔的开放网络的多孔聚合物片。在所有情况下,由双节及旋节分解方法获得的孔径分布相对窄(例如,通常小于10微米)。在图4中示出了通过该方法制得的多孔聚苯乙烯片的显微照片。这是在相图的旋节区内(即旋节分解)获得的相形态的实例。
在另一实施例中,将在130℃下溶解在100ml1-十二烷醇中的5重量%的聚乙烯(分子量=120,000)骤冷至100℃。该样品在几分钟内固化,且通过真空干燥移除溶剂,以显示类似于图3所示的多孔聚苯乙烯片的互连的开放的孔结构。在相同的冷却条件下在相同聚合物的较高浓度(12重量%)下,片的孔结构类似于图4所示的聚苯乙烯的孔结构。这是在相图的旋节区与双节区之间获得的相形态的实例。
本发明的该方面的多孔聚合片限定了基本上互连的孔的网络。液体溶剂富集相的至少一部分分散在孔内。微孔聚合物片具有在20%至90%范围内的孔隙率(即空隙体积),且包含平均孔直径在0.01至10微米范围内(例如,在0.01至5微米、0.1至2微米范围内等)的孔。
在本方法的一些实施方式中,聚合片具有在20%至30%范围内的平均孔隙率。在其它实施方式中,聚合片具有在70%至90%范围内的平均孔隙率。具有相对高的孔隙率(例如,在70%至90%范围内)的垫特别适用于电化学CMP(e-CMP)加工。本发明的该实施方式的CMP垫的孔是开放且互连的。开放的孔结构在抛光过程中促进CMP浆料的流动且有利于对所产生的碎屑的处理。相对窄的孔径分布降低在65nm或更低节点中的方向性。形成相对高的密度(低孔隙率)的垫的能力亦有助于降低表面凹陷及侵蚀。
该方法提供微孔CMP垫,其具有可通过选择在聚合物溶液中的聚合物树脂的浓度,基于聚合物在溶剂中的溶解度参数、溶剂的极性选择溶剂,选择相分离条件(例如温度)等而容易地控制的孔隙率及孔径。
优选地,聚合片包含选自以下的聚合物树脂:热塑性弹性体、热塑性聚氨酯、垫塑性聚烯烃、聚苯乙烯、聚碳酸酯、聚乙烯醇、尼龙、弹性体橡胶、弹性体聚乙烯、聚四氟乙烯、聚对苯二甲酸乙二酯、聚酰亚胺、聚芳酰胺、聚亚芳基、聚苯乙烯、聚甲基丙烯酸甲酯、其共聚物、及其混合物。更优选地,聚合片包含热塑性聚氨酯。
用在本发明的该方法方面的合适种类的溶剂的实例为酯类、醚类、醇类、酮类、腈类、胺类、芳族烃、二甲亚砜(DMSO)。用在本发明的该方法方面的优选溶剂为极性非质子溶剂及氢键键合溶剂(hydrogen bonding solvent)(例如N-甲基吡咯烷酮、二甲基甲酰胺、二甲基乙酰胺、甲基乙基酮(MEK)、四氢呋喃、及上述溶剂的任何组合),其在本领域中是已知的。可通过在本领域中已知的任何方法将溶剂从微孔聚合片移除,该方法包括(但不限于)蒸发、溶剂交换、在真空下的溶剂汽提、冷冻干燥、及其任何组合。
在优选实施方式中,聚合物溶液通过在80℃以上的温度下将热塑性聚氨酯树脂(1重量%至50重量%)溶解在NMP或DMF中而制备。接着通过将聚合物溶液层冷却至80℃以下的温度而诱导相分离。其它的氢键键合溶剂,例如MEK、THF及DMA也是合适的。
移除溶剂富集相的步骤可通过在本领域中已知的任何便利方法,例如通过蒸发、通过溶剂交换、通过在真空下的溶剂汽提、冷冻干燥、及通过其任何组合完成。
在本发明方法的优选实施方式中,聚合物溶液包含1重量%至50重量%的聚合物树脂,更优选为5重量%至20重量%。
取决于聚合物溶液中聚合物和溶剂的溶解度参数、聚合物-稀释剂相互作用强度(例如,当稀释剂被用于通过溶剂交换移除溶剂时)、聚合物溶液中的初始聚合物浓度、用于诱导相分离的温度下降速率及类似参数,相分离可为液体-液体相分离或液体-固体相分离。在一些实施方式中,聚合物在固化过程中或在固化之前可至少部分地结晶。
Claims (19)
1.一种制造化学机械抛光(CMP)垫的方法,该方法包括以下步骤:
(a)形成聚合物树脂液体溶液层;
(b)在该聚合物树脂液体溶液层中诱导相分离以形成互连的聚合物网络,该聚合物网络包含散布有连续聚合物贫乏相的连续聚合物富集相,该聚合物贫乏相占该分离的各相的合并体积的20%至90%,该相分离选自双节分解、旋节分解、溶剂-非溶剂诱导的相分离、及其组合;
(c)固化该聚合物富集相以形成多孔聚合物片,该多孔聚合物片限定了基本上互连的孔的开放网络且具有分散在该孔内的该聚合物贫乏相的至少一部分,该聚合物片具有20体积%至90体积%的孔隙率,该孔的网络包含直径在0.01至10微米范围内的孔;
(d)从该多孔聚合物片移除该聚合物贫乏相的至少一部分;及
(e)由该多孔聚合物片形成CMP垫。

3.权利要求1的方法,其中该聚合物树脂包括热塑性聚氨酯。
4.权利要求1的方法,其中该聚合物树脂液体溶液包含选自极性非质子溶剂及氢键键合溶剂的溶剂。
5.权利要求1的方法,其中该溶剂选自N-甲基吡咯烷酮、二甲基甲酰胺、甲基乙基酮、四氢呋喃、二甲基乙酰胺、及其组合。
6.权利要求1的方法,其中该诱导相分离的步骤通过将该聚合物树脂液体溶液层冷却或通过向该混合物添加非溶剂来完成。
7.权利要求1的方法,其中移除该聚合物贫乏相的步骤通过选自以下的方法来完成:蒸发、溶剂交换、在真空下的溶剂汽提、冷冻干燥、及其任何组合。
8.权利要求1的方法,其中形成聚合物溶液层的步骤通过将该聚合物树脂液体溶液流延到基板上而完成。
9.权利要求1的方法,其中形成聚合物溶液层的步骤通过将该聚合物树脂液体溶液层挤出到基板上而完成。
10.权利要求1的方法,其中该聚合物树脂液体溶液包含1重量%至50重量%的该聚合物树脂。
11.权利要求1的方法,其中该聚合物树脂液体溶液包含5重量%至20重量%的该聚合物树脂。
12.一种化学机械抛光(CMP)垫,其包含多孔聚合物片并限定了具有在20%至90%范围内的孔隙率的基本上互连的孔的网络,该孔的网络包含直径在0.01至10微米范围内,且具有其中至少75%的孔具有在平均孔径的5微米内的孔径分布的孔。
13.权利要求12的CMP垫,其中该孔的网络包含直径在0.1至5微米范围内的孔。
14.权利要求12的CMP垫,其中该孔的网络包含直径在0.01至2微米范围内的孔。
15.权利要求12的CMP垫,其中该聚合片具有在20%至30%范围内的孔隙率。
16.权利要求12的CMP垫,其中该聚合片具有在70%至90%范围内的孔隙率。
17.权利要求12的CMP垫,其中该聚合物片包含选自以下的聚合物树脂:热塑性弹性体、热塑性聚氨酯、垫塑性聚烯烃、聚碳酸酯、聚乙烯醇、尼龙、弹性体橡胶、弹性体聚乙烯、聚四氟乙烯、聚对苯二甲酸乙二酯、聚酰亚胺、聚芳酰胺、聚亚芳基、聚苯乙烯、聚甲基丙烯酸甲酯、其共聚物、及两种或更多种前述聚合物树脂的组合。
18.权利要求12的CMP垫,其中该聚合片包含热塑性聚氨酯。
19.权利要求12的CMP垫,其中对透过该垫的0.15cm厚的部分的光进行测量,该垫对波长在540至560nm范围内的光具有至少10%的透射率。
