Abstract

技术领域
本发明涉及一种通过热转移用于冷却电子元件的散热元件,它位于当操作时产生热并达到高于室温的温度的放热电子元件和散热组件如散热器或电路板之间的热界面。更具体地,本发明涉及一种散热元件,它在电子元件的操作温度范围内的温度下降低其粘度、熔化或软化以变得与热界面更加共形从而提高电子元件至散热组件的热转移,它也具有改进的阻燃性和耐热性。
背景技术
用于最新电子设备包括TVs、收音机、计算机、医疗设备、办公设备和电讯设备的电路设计正变得愈加复杂。例如,目前为了这些和其它种类的设备制造出相当于包含成千上万个晶体管的集成电路。设计复杂性的这种提高同时伴随制造愈来愈小的电子元件的倾向。即,制造商寻求适应在稳定缩小的设备面积上的较大数目的这些元件,同时继续减少设备的尺寸。
用于电子设备如个人计算机(PCs)、数字视频圆盘(DVDs)和移动电话的这些电子元件(尤其中央处理器(CPUs),驱动器,集成电路(ICs),存储器和其它大规模集成(LSI)设备)因为集成度增加而产生更多的热。这些放热带来失效或不可操作性的问题。因此需要有效地驱散由电子元件产生的热。
已经设计出用于这些方法的许多散热方法,以及散热制品和组合物以减少由电子元件产生的热。由黄铜和其它高导热率金属制成的板形式的散热器用于电子设备以减少其中的电子元件在使用过程中的温度升高。这些散热器带走由电子元件产生的热并利用与外界空气的温差而从表面释放热。
为了将电子元件所产生的热有效地转移至散热器,散热器需要与电子元件紧密接触放置。因为各种电子元件之间的高度差异和装配工艺中的元件公差,柔性导热片材或导热油脂通常放置在电子元件和散热器之间,这样电子元件至散热器的热转移通过导热片材或油脂而发生。由导热硅氧烷橡胶或类似物制成的导热片材(导热硅氧烷橡胶片材)用作导热片材。
但导热油脂使用(或处理)困难,且导热片材带来的问题是其界面热电阻和不足的实际热驱散作用。
因此,JP-A 2000-509209提出了一种相变散热片材,它具有不好的阻燃性,耐热性和耐侯性。JP-A 2000-327917提出了一种硅氧烷基热软化组合物,它因为使用特殊的硅氧烷基蜡而具有不好的阻燃性和耐热性,而且在成型为片材时缺乏柔韧性。
发明内容
本发明是为了克服以上讨论的问题,因此其目的是提供一种具有增强的散热能力,容易连接到电子元件和散热器上并容易拆卸,并具有改进的阻燃性、耐热性和耐侯性的散热元件。
我们为了实现以上目的进行深入研究,已经发现,如果一种包含有机硅树脂和导热填料的未固化组合物(其在正常温度下是固体并在某一温度范围内热软化、降低其粘度或熔化使得它可容易地成型为片材或其它所需形状)在放热电子元件和散热组件之间的界面上使用,那么所得散热元件因为被电子元件在操作过程中产生的热所软化而造成界面接触热电阻下降,因此具有增强的散热能力,容易连接到电子组件和散热器上并容易拆卸,并具有改进的阻燃性、耐热性和耐侯性。
更具体地,已经发现,如果将一种组合物(其通过从有机硅树脂中选择一种在正常温度下是固体并在某一温度范围内热软化、降低其粘度或熔化的组分,并向该组分填充导热填料而配制)放在放热电子元件和散热组件之间的界面上,那么可实现散热,且所得散热元件相对现有技术热软化散热元件具有增强的散热能力。本发明基于该发现而完成。
因此,本发明提供了一种散热元件,它位于当操作时产生热并达到高于室温的温度的放热电子元件和散热组件之间,特征在于所述散热元件在室温态在操作电子元件之前是非流体并在操作电子元件过程中生热的情况下获得低粘度、软化或熔化以至少使其表面流体化,从而填充在电子元件和散热组件之间而没有留下任何明显的空隙,且散热元件由包含有机硅树脂和导热填料的组合物形成。
以下更完全地描述本发明。
位于当操作时产生热并达到高于室温的温度的放热电子元件和散热组件之间的本发明散热元件在室温状态下在操作电子元件之前是非流体并在操作电子元件时生热的情况下获得低粘度、软化或熔化,以至少使其表面流体化,从而填充在电子元件和散热组件之间而没有留下任何明显的空隙。
散热元件由包含有机硅树脂和导热填料的组合物形成。现在详细描述这些元件和制备散热元件的方法。
有机硅树脂
任何有机硅树脂可用作本发明散热元件的基质,只要散热元件在正常温度下基本上是固体(非流体)并在从某个温度,优选40℃至放热电子元件放热所达到的最大温度,更优选约40-100℃,和最优选约40-90℃的温度范围内软化、获得低粘度或熔化,使得至少其表面流体化即可。基质基本上是经历热软化的一个重要因素。
因为热软化、粘度下降或熔化发生时的温度是指散热元件的温度,有机硅树脂自身可具有低于40℃的熔点(或有机硅树脂自身可在正常温度下是流体)。
经历热软化的基质可以是选自如上所述的有机硅树脂中的任何一种。为了保持在正常温度下的非流体态,有机硅树脂选自包含RSiO3/2单元(以下称作T单元)和/或SiO2单元(以下称作Q单元)的聚合物和包含这些单元和R2SiO单元(以下称作D单元)的共聚物,同时可向其中加入由D单元组成的硅油或硅氧烷树胶。其中优选的是包含T和D单元的有机硅树脂,以及包含T单元的有机硅树脂与在25℃下具有至少100Pa·s粘度的硅油或硅氧烷树胶的组合。有机硅树脂可用R3SiO1/2单元(M单元)封端。
其中,R是具有1-10个碳原子,优选1-6个碳原子的取代的或未取代的单价烃基团。例子包括烷基如甲基,乙基,丙基,异丙基,丁基,异丁基,叔丁基,戊基,新戊基,己基,环己基,辛基,壬基和癸基;芳基如苯基,甲苯基,二甲苯基和萘基;芳烷基如苄基、苯乙基和苯丙基;链烯基如乙烯基、烯丙基、丙烯基、异丙烯基、丁烯基、己烯基、环己烯基和辛烯基;和其中一些或所有的氢原子被卤素原子(如氟、溴和氯)、氰基等取代的前述基团的取代形式,如氯甲基、氯丙基、溴乙基、三氟丙基和氰乙基。其中,甲基、苯基和乙烯基是尤其优选的。
更详细描述有机硅树脂。有机硅树脂包含T单元和/或Q单元,一般设计成包含M单元和T单元,或M单元和Q单元。但非必需地结合D单元的T单元的引入是有效的,这样有机硅树脂在固态下具有改进的韧性(改善脆性以防使用过程中的断裂)。T单元上的取代基R最好是甲基和苯基,而D单元上的取代基R最好是甲基、苯基和乙烯基。T单元与D单元的比率优选为10∶90-90∶10,尤其20∶80-80∶20。
可以注意到,在由M单元和T单元合成的常用树脂或甚至由M单元和Q单元合成并包含T单元的树脂的情况下,混合主要由D单元组成并用M单元封端的高粘度(至少100Pa·s)油或树胶状化合物可改善脆性并防止在受到热震荡时的排出作用(由于填料从基础硅氧烷中分离而形成气泡,或基础硅氧烷外流)。因此,如果使用包含T单元但没有D单元的有机硅树脂,优选向该有机硅树脂加入一种主要由D单元组成的高粘度油或树胶状化合物。
然后,如果具有软化点的有机硅树脂包含T单元但没有D单元,可因为以上原因通过向有机硅树脂中加入主要由D单元组成的高粘度油或树胶而得到一种容易使用的材料。主要由D单元组成的高粘度油或树胶状化合物的加入量优选为1-100重量份,尤其2-10重量份,基于每100重量份软化点或熔点高于正常温度的有机硅树脂。若低于1重量份,有可能出现排出现象。超过100重量份可增加热电阻并降低散热能力。
如上所述,最好使用具有相对低分子量的有机硅树脂以导致粘度的明显降低。低熔点有机硅树脂的分子量优选为500-10,000,尤其1,000-6,000。
可以注意到,在此优选使用能够向本发明散热元件提供柔韧性和粘性(将散热片材暂时粘附到电子元件或散热器上所需)的有机硅树脂。作为这种类型的有机硅树脂,可以使用具有单一粘度的聚合物。但使用两种或多种具有不同粘度的聚合物的混合物也是可接受的,因为可得到具有良好平衡的柔韧性和粘性的片材。
本发明的散热元件优选首先热软化、粘度下降或熔化,随后交联,因为这可增加再施工性。即,通过起始热软化组合物使其与放热电子元件和散热元件紧密接触,随后交联,使得散热元件能够适应元件的热诱导的膨胀和收缩,同时保持低热电阻。另外,如果需要再施工,交联状态使得散热元件容易从电子元件和散热组件上剥离。交联状态还使得散热元件即使在高于软化点的温度下也能够保持其形状并在升高的温度发挥其自身的作用。
因此,该组合物最好可通过交联反应固化。为此,上述聚合物优选具有用于固化反应的端或侧官能团。通常不饱和脂族基团,硅烷醇基团和烷氧基甲硅烷基可用作进行交联的官能团。
导热填料
可用于本发明的导热填料的例子包括常用作导热填料的以下物质:金属如非磁性铜和铝,金属氧化物如矾土,硅石,氧化镁,氧化铁红,氧化铍,二氧化钛和氧化锆;金属氮化物如氮化铝,氮化硅和氮化硼;人造金刚石和碳化硅。这些导热填料可单独使用或两种或多种结合使用。
这些导热填料优选具有平均颗粒尺寸0.1-100μm,和尤其0.1-25μm。若低于0.1μm,在混合和装载步骤过程中的粘度可能太高以致影响有效操作。当散热元件实际使用时,在热压缩过程中的粘度可能太高以致增加电子元件和散热元件之间的间距,导致增加的热电阻并使得难以完全产生散热能力。若超过100μm,在操作过程中的粘度变得较低。但当散热元件实际使用时,它不能压缩粘结到其中电子元件和散热组件之间的间距在热压缩过程中低于100μm的区域上,导致增加的热电阻并使得难以完全产生散热能力。因此,如上所述,平均颗粒尺寸优选为0.1-100μm,且平均颗粒尺寸0.1-25μm对于同时获得流动性和热传导是理想的。
颗粒形状优选为球形的。可以使用具有一种颗粒形状或混合具有多种不同的颗粒形状的导热填料。为了增加导热率,建议共混具有两种或多种不同的平均颗粒尺寸的颗粒以接近最密堆积排列。优选使用具有平均颗粒尺寸0.1-5μm的填料和具有平均颗粒尺寸5-25μm的填料的混合物。
导热填料的含量使得散热元件可具有至少0.5W/mK,尤其至少1.0W/mK的导热率,具体地含量为10-3,000重量份,和最优选100-2,500重量份,基于每100重量份有机硅树脂。太少的导热填料不能提供足够的热传导能力,而太多则可能有损该组合物的片材形成和工作性质。
优选导热填料已用表面处理剂进行表面处理。用于导热填料的表面处理剂的例子包括包含硅烷醇基团和/或可水解基团和具有低分子量,优选聚合度最高100的有机硅化合物,具体地含烷氧基的二有机聚硅氧烷和含烷氧基的硅烷。表面处理可通过事先表面处理导热填料或通过将处理剂作为分散剂在混合有机硅树脂与导热填料的过程中加入而进行。
其它添加剂
本发明的散热元件也可包括其它非必需的成分,如常用于合成橡胶的添加剂和填料,只要这不损害本发明的目的。可以使用的这些其它的成分的具体例子包括脱模剂如硅油和氟改性的硅氧烷表面活性剂;着色剂如炭黑,二氧化钛和氧化铁红;阻燃剂如铂催化剂,金属氧化物如氧化铁,氧化钛和氧化铈,和金属氢氧化物;和在配制常规橡胶和塑料时使用的加工助剂,如操作油,反应性硅烷或硅氧烷,反应性钛酸盐催化剂和反应性铝催化剂。
另外,非必需地,细粉末如沉淀或煅烧硅石和触变剂可作为防止导热填料在升高的温度下沉降的试剂而加入。
制备方法
制备本发明散热元件的方法是将上述成分在橡胶共混装置如双辊磨机,班伯里混合器,揉面机(捏合机),框式混合器或行星式混合器中均匀混合,同时加热(如果需要),以形成有机硅树脂组合物。
散热元件一般通过将组合物模塑成片材或膜形状而得到。模塑成片材或膜形状的方法是挤出,压延,辊制或压制该捏合的组合物,或将组合物溶解在溶剂中随后涂布。注意,片材或膜的厚度优选为0.01-2mm,更优选0.05-1mm,尤其0.1-0.5mm,但这不是决定性的。可以在使用之前将隔离片材或类似物附着到散热元件上。
该组合物和其片材或膜最好具有至少0.5W/mK,更理想地1-20W/mK的导热率。如果导热率低于0.5W/mK,电子元件和散热元件如散热器之间的热传导可能变低,不能完全产生散热能力。
另外,从工作观点上对本发明散热元件来说理想的是,该组合物和其片材或膜在25℃下的可塑性(JIS K 6200)为100-700,和优选200-600。如果在25℃下的可塑性低于100,在电子元件上的安装和使用变得低效。如果可塑性大于700,片材形成以及在电子元件上的安装和使用变得低效。
从本发明散热元件有效地填充在电子元件和散热元件之间的观点上看,优选的是该组合物和其片材或膜在80℃下的粘度是1×102-1×105Pa·s,和尤其5×102-5×104Pa·s。如果粘度低于1×102Pa·s,组合物或片材可能从电子元件和散热元件如散热器之间流走。如果粘度超过1×105Pa·s,接触热电阻可能增加,这降低了电子元件和散热组件如散热器之间的热传导,不能表现出足够的散热能力。
所得散热元件可容易地安装到电子元件和散热组件如散热器上并容易去除。它在操作电子元件过程中所产生的热的作用下降低其粘度、软化或熔化,从而降低电子元件和散热组件之间的界面接触热电阻。除了增强的散热能力,散热元件具有阻燃性,耐热性,耐侯性或类似性能以及易使用性。
随后将散热元件放置在当操作时产生热并达到高于室温的温度的放热电子元件和散热组件之间。在安装时,散热元件不完全与电子元件紧密接触;而是保留小间隙。但通过操作电子元件所产生的热造成散热元件软化、获得低粘度或熔化使得至少其表面流体化,填充它们之间的小间隙以实现与电子元件的紧密接触。这如上所述能够降低界面接触热电阻。
因为散热元件还是阻燃的,它在因为任何异常发生火灾时是自熄灭的,从而防止火灾蔓延。
具体实施方式
以下给出的实施例和对比例用于说明本发明,但本发明不局限于此。
实施例1-6和对比例1-4
热软化散热片材的制备方法和性能评估
将表1所示配方的起始原料加入行星式混合器,在此将它们在100℃下搅拌并混合2小时。随后将混合物脱气并在双辊磨机中混合。将所得化合物制成0.5mm厚的片材,即热软化片材。
将实施例1-6和对比例1-2的热软化片材冲压成具有预定形状的试样,然后通过下述的评估方法测定比重,导热率,热电阻,粘度,热软化点,操作性能,耐热性,和在热循环试验之后的裂纹数目。结果在表1中给出。将通过与上述相同的方法使用表2所示配方的起始原料得到的实施例2和对比例2的热软化片材和对比例3-4的热软化片材冲压成具有预定形状的试样,然后通过以下描述的评估方法测定阻燃性。结果示于表2。
评估方法
1)比重:
通过水上置换法(in-water replacement)在25℃下测定。
2)导热率:
通过激光闪光方法使用微闪光(Horometrix Micromet Co.)测定
3)热电阻:
将冲压成TO-3晶体管形状的0.5mm厚样品插入晶体管2SD923(商品名,Fuji Electric Co.,Ltd.)和散热器FBA-150-PS(商品名,OS Co.,Ltd.)之间,并施加50psi的压缩负荷。将散热器放在恒温箱水箱中并保持在65℃。随后将10V和3A的电力供给至晶体管。5分钟之后,使用包埋在晶体管和散热器中的热电偶测定晶体管的温度(T1)和散热器的温度(T2)。样品的热电阻Rs(℃/W)根据以下等式计算:Rs=(T1-T2)/30。
4)粘度:使用ARES粘弹测量体系(Rheometric Scientific)测定。
5)热软化点:
使用描述于JIS K 7206的Vicat软化温度试验方法测定。
6)弯曲操作性能试验:
将尺寸5cm×1cm×0.5mm(厚)的片材手工弯曲十次并目视观察。
7)耐热性试验:
将夹在PET膜之间的5cm×1cm×0.5mm(厚)的片材在干燥器中在150℃下放置30天。然后,将它冷却至室温并检查弯曲操作性能。
8)在热循环试验之后的裂纹数目(-30℃和100℃之间):
将2cc样品插入一对透明玻璃板(厚度1mm,面50mm×75mm)之间,其相对面通过双夹夹紧。将样品组件放在-30℃至100℃的热循环测试仪中。观察在500周期(30分钟/周期)之后样品中的裂纹数目并根据以下标准定级。
等级A:0-5个裂纹
等级B:超过5个裂纹
9)阻燃试验:
根据UL-94的垂直燃烧试验测定。
起始原料
1)硅氧烷树胶:
KE-78VBS,聚合度为5,000-10,000的甲基乙烯基硅氧烷树胶(主要由D单元组成)(商品名,Shin-Etsu Chemical Co.,Ltd.)
2)有机硅树脂1:
D25TPh 65DVi 20结构,其中D:(CH3)2SiO2/2单元,TPh:(C6H5)SiO3/2单元,和Dvi:(CH=CH2)(CH3)SiO2/2单元。
3)有机硅树脂2:
D21TPh 6·7Dvi 0.35结构,其中D,TPh和Dvi定义如上。
4)有机硅树脂3:
KR-220L(仅由T单元组成)。
5)导热填料1:
矾土AO-41R,平均颗粒尺寸10微米(商品名,Adinatechs Co.,Ltd.)

Claims (5)
1.一种散热元件,其位于当操作时产生热并达到高于室温的温度的放热电子元件和散热组件之间,特征在于所述散热元件在室温状态在操作电子元件之前是非流体并在操作电子元件过程中生热的情况下获得低粘度、软化或熔化以使至少其表面流体化,从而填充在电子元件和散热组件之间而没有留下任何明显的空隙,
散热元件由包含有机硅树脂和导热填料的未固化组合物形成,其中上述有机硅树脂具有500-10,000的分子量且在分子中包含RSiO3/2单元和R2SiO2/2单元,其中R是具有1-10个碳原子的取代的或未取代的单价烃基团,且RSiO3/2单元与R2SiO2/2单元的比为10∶90-90∶10;所述导热填料由平均颗粒尺寸为0.1-5μm的填料和平均颗粒尺寸为5-25μm的填料的混合物组成;或者
散热元件由分子量为500-10,000且含有RSiO3/2单元的有机硅树脂和在25℃下具有至少100Pa·s粘度的硅油或树胶的混合物以及上述导电填料的未固化组合物形成。
2.权利要求1的散热元件,其中导热填料已进行表面处理。
3.权利要求2的散热元件,其中导热填料已用含烷氧基的二有机聚硅氧烷或含烷氧基的硅烷进行了表面处理。
