Description

樹脂シート体、導体層付樹脂シート体、多層回路基板及び多層回路基板の製造方法
 本発明は、樹脂シート体、導体層付樹脂シート体、多層回路基板及び多層回路基板の製造方法に関する。
 フレキシブル配線板や半導体実装用の回路基板などの回路基板を製造するための材料として、樹脂シート体の表面に導体層が配置された導体層付樹脂シート体が従来から使用されている。
 熱可塑性液晶ポリマーは、低吸湿性、耐熱性、耐薬品性及び優れた電気的性質を有することから、上記樹脂シート体を構成する樹脂として使用されることが知られている。
 特許文献1には、熱可塑性液晶ポリマーを使用した導体層付樹脂シート体として、熱可塑性液晶ポリマーフィルムの少なくとも一方の表面に金属箔が接合された金属張積層板であって、前記金属箔の表面粗さが2.0μm未満であり、前記熱可塑性液晶ポリマーフィルムのスキン層の厚みが、前記金属箔の表面粗さ以下である金属張積層板が開示されている。

 特許文献1に記載の金属張積層板に使用される熱可塑性液晶ポリマーの材料は誘電正接が高く、特許文献1に記載の金属張積層板を用いて作製された回路基板では、伝送損失が大きくなるという問題があった。
 このような問題を解決するためには、熱可塑性液晶ポリマーの材料として、誘電正接が低い材料を用いることが考えられる。しかし、誘電正接が低い材料は流動性が低い。そのため、誘電正接が低い材料を用いた金属張積層板を積層する場合、誘電正接が低い材料を充分に流動させるために、高温、高圧及び長時間の熱プレスを行う必要がある。そのため、誘電正接が低い材料を用いた金属張積層板を積層する場合、生産性が低くなり、また環境負荷が大きくなるという問題があった。
 本発明は上記問題を解決するためになされた発明であり、本発明の目的は、多層回路基板を製造する際の環境負荷が低減できる樹脂シート体を提供することである。
 本発明の樹脂シート体は、第1主面及び上記第1主面に対向する第2主面を有し、全芳香族ポリエステルを含む樹脂シート体であって、上記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、上記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、上記第2緩和温度における電流値の方が、上記第1緩和温度における電流値よりも大きいことを特徴とする。
 本発明の導体層付樹脂シート体は、上記本発明の樹脂シート体と、上記樹脂シート体の第1主面に配置された導体層とを含むことを特徴とする。
 本発明の多層回路基板は、第1主面及び上記第1主面に対向する第2主面とを有し、全芳香族ポリエステルを含む樹脂シート体と、上記第1主面に配置された導体層とを含む導体層付樹脂シート体を備え、上記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、上記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、上記第2緩和温度における電流値の方が、上記第1緩和温度における電流値よりも大きいことを特徴とする。
 本発明の多層回路基板の製造方法は、上記本発明の導体層付樹脂シート体を準備する導体層付樹脂シート体準備工程と、上記導体層付樹脂シート体の樹脂シート体が基板に接するように、上記基板の上に上記導体層付樹脂シート体を配置する配置工程と、上記導体層付樹脂シート体及び上記基板を加熱加圧する加熱加圧工程とを含むことを特徴とする。
 本発明によれば、多層回路基板を製造する際の環境負荷が低減できる樹脂シート体を提供することができる。

 以下、本発明の樹脂シート体、導体層付樹脂シート体、多層回路基板及び多層回路基板の製造方法について説明する。
 しかしながら、本発明は、以下の実施形態に限定されるものではなく、本発明の要旨を変更しない範囲において適宜変更して適用することができる。以下の実施形態において記載する本発明の個々の望ましい構成を2つ以上組み合わせたものもまた本発明である。
 以下に示す図面は模式図であり、その寸法、縦横比の縮尺等は実際の製品と異なる場合がある。
 また、以下に示す各実施形態は例示であり、異なる実施形態で示した構成の部分的な置換又は組み合わせが可能であることは言うまでもない。
 第2実施形態以降では、第1実施形態と共通の事項についての記述は省略し、異なる点についてのみ説明する。特に、同様の構成による同様の作用効果については、実施形態毎には逐次言及しない。
(第1実施形態)
 本発明の第1実施形態に係る樹脂シート体は、第1主面及び上記第1主面に対向する第2主面を有し、全芳香族ポリエステルを含む樹脂シート体であって、上記樹脂シート体を用いて熱刺激電流測定(Thermally stimulated current:TSC)を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、上記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、上記第2緩和温度における電流値の方が、上記第1緩和温度における電流値よりも大きいことを特徴とする。
 本発明の第1実施形態に係る樹脂シート体は、上記特徴さえ有すれば、本発明の効果を奏する範囲で他の構成を含んでいてもよい。
 以下、本発明の第1実施形態に係る樹脂シート体の構成要素について詳述する。
 図1は、本発明の第1実施形態に係る樹脂シート体の一例を模式的に示す断面図である。
 図1に示す樹脂シート体10は、第1主面11及び第1主面11に対向する第2主面12とを有する。
 詳しくは後述するが、樹脂シート体10には、導体層が配置されることになる。この際、導体層は樹脂シート体10の第1主面11に配置される。
 樹脂シート体10の厚みは、適宜決定することができるが、例えば、10μm以上、500μm以下であることが好ましい。
 樹脂シート体10では、樹脂シート体10を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度Aと、上記第1緩和温度Aよりも高い温度で電流値が第2ピークを形成する第2緩和温度Bとがあり、上記第2緩和温度Bにおける電流値の方が、上記第1緩和温度Aにおける電流値よりも大きい。
 このような特徴を有する樹脂シート体10では、全芳香族ポリエステルを構成する分子が動きやすくなっており、低温、低圧で全芳香族ポリエステルが流動しやすくなる。
 そのため、樹脂シート体10を用いて多層回路基板を作製する際に、環境負荷を低減することができる。
 なお、詳しくは後述するが、このような樹脂シート体10は、全芳香族ポリエステルを含むシート状物の表面に紫外線を照射し、改質を行うことにより製造することができる。
 本明細書における「熱刺激電流測定」について説明する。
 樹脂シート体を、エレクトロントラップ測定システム(機種名:TS-FETT、製造元:株式会社リガク)に配置し、分極処理温度150℃まで加熱し、電圧100Vを印加した状態で15min保持する。保持終了後、電圧を印加したまま、-80℃まで冷却し、分極処理を行う。
 次に、樹脂シート体の両面をAl板電極で挟み短絡させ、微小電流計に接続し、昇温速度5℃/minで250℃まで昇温させたときの微小電流計を流れる電流値を観測する。
 これにより、熱刺激電流スペクトルを得ることができる。
 さらに、得られた熱刺激電流スペクトルにおいて、電流値を疑似Voigt関数(ローレンツ関数とガウス関数を合成して得られる関数)を用いたフィッティングを行うことにより、ピーク分離を行うことができる。
 これにより、熱刺激電流スペクトルにおいて、電流値がピークを形成する温度、及び、その温度における電流値を特定することができる。
 樹脂シート体10では、250℃の温度において、全芳香族ポリエステルが流れ出す圧力が、7.0MPa以上、8.0MPa以下であることが好ましい。
 樹脂シート体10は、全芳香族ポリエステルを含む。
 全芳香族ポリエステルは、ナフタレン環を有する第1構成単位及びベンゼン環を有する第2構成単位を主鎖に含み、かつ、第1構成単位のモル数の方が、第2構成単位のモル数よりも多いことが好ましい。
 このような全芳香族ポリエステルは、ナフタレン環リッチな分子構造となるので、誘電体損失を低下させることができる。
 そのため、樹脂シート体10を用いて多層回路基板を製造した際に、伝送損失を低減させることができる。
 なお、一般的にナフタレン環リッチな分子構造であると、全芳香族ポリエステルの流動性は、低くなる。しかし、上記の通り、樹脂シート体10では、上記熱刺激電流スペクトルにおいて、第2緩和温度における電流値の方が、第1緩和温度における電流値よりも大きいという特徴を有しているので、全芳香族ポリエステルの流動性は充分に高くなる。
 第1緩和温度Aは、130℃以上、150℃以下であることが好ましい。
 第2緩和温度Bは、160℃以上、180℃以下であることが好ましい。
 樹脂シート体10において、第2構成単位のモル数に対する第1構成単位のモル数の割合([第1構成単位のモル数]/[第2構成単位のモル数])は、1.0を超え、9.0以下であることが好ましく、1.5以上、4.0以下であることがより好ましい。
 このような割合であると、樹脂シート体10を用いて多層回路基板を製造した際に、伝送損失をより低減させることができる。
 なお、樹脂シート体10における第1構成単位のモル数及び第2構成単位のモル数は、反応熱分解-GC/MS法により測定することができる。
 より具体的には、反応熱分解の試薬として水酸化テトラメチルアンモニウムを用いて樹脂を分解させて、反応熱分解-GCMS法で、ナフタレン管を有す構成単位のピークと、ベンゼン管を有する構成単位のピークから定量化して、モル数の割合を算出することができる。GC/MS分析装置は、島津製作所製マルチショットパイロライザーEGA/PY-3030Dを用いることができる。 
 樹脂シート体10において、全芳香族ポリエステルの主鎖を構成する構成単位に占める第2構成単位の割合は、20%以上、50%未満であることが好ましい。
 全芳香族ポリエステルを用いて作製した樹脂シート体の表面を紫外線照射により改質する際、ベンゼン環が連続する箇所が改質起点となる。
 第2構成単位の割合が上記範囲であると、紫外線照射により、樹脂シート体の主面が好適に改質される。
 全芳香族ポリエステルとしては、液晶ポリマーであることが好ましく、サーモトロピック液晶ポリマーであることがより好ましい。
 全芳香族ポリエステルの材質は、パラヒドロキシ安息香酸、2,6-ヒドロキシナフトエ酸、ヒドロキノン、4,4-ジヒドロキシビフェニル、2,6-ナフタレンジカルボン酸、テレフタル酸、または、イソフタル酸とのブロック共重合体であることが好ましい。
 なお、本発明の第1実施形態に係る樹脂シート体における全芳香族ポリエステルは、吸水性の面からアミド結合を有していないものであることが好ましい。
 全芳香族ポリエステルは、不活性雰囲気下で400℃まで加熱した後、40℃/min以上の降温速度で常温まで冷却し、再び40℃/minの昇温速度で加熱しつつ示差走査熱量計を用いて測定したときの吸熱ピーク温度が、310℃を超えることが好ましい。
 当該吸熱ピーク温度が310℃を超えていると、当該全芳香族ポリエステルを含む樹脂シート体の耐熱性が向上する。
 さらに、本発明の第1実施形態に係る樹脂シートを用いて回路基板を作製した際に、リフロー工程等のはんだ実装時において、回路基板が変形しにくくなる。
 全芳香族ポリエステルの吸熱ピーク温度は、たとえば、パラヒドロキシ安息香酸と4,6-ヒドロキシナフトエ酸との組み合わせの場合、4,6-ヒドロキシナフトエ酸が、70質量%以上又は20質量%以下の場合に310℃を超える。ただし、モノマーの組み合わせはこれに限定されない。
 全芳香族ポリエステルの上記吸熱ピーク温度は、350℃以下であることが好ましい。
 なお、上記吸熱ピーク温度は、樹脂シート体を成形するという観点から、全芳香族ポリエステルの分解温度より低いことが好ましい。
 次に、本発明の第1実施形態に係る樹脂シート体の製造方法の一例について説明する。
 本発明の第1実施形態に係る樹脂シート体の製造方法の一例は、例えば、全芳香族ポリエステルからシート状物を成形する成形工程と、シート状物の表面に紫外線を照射する紫外線照射工程とを含んでいてもよい。
<成形工程>
 本工程では、全芳香族ポリエステルを準備する。
 全芳香族ポリエステルとしては、ナフタレン環及びエステル結合可能な官能基を有する単量体と、ベンゼン環及びエステル結合可能な官能基を有する単量体とをエステル結合で重合させて得られたものであることが好ましい。
 また、全芳香族ポリエステルにおいて、ナフタレン環を有する第1構成単位のモル数の方が、ベンゼン環を有する第2構成単位のモル数より多くなるように各単量体を配合することが好ましい。
 次に、全芳香族ポリエステルをシート状に成形し、シート状物を作製する。
 この工程では、例えば溶融押出成形法を採用することができる。具体的には、全芳香族ポリエステルの溶融物を、Tダイ法またはインフレーション法などの従来公知の方法によりシート状物へ直接成形してもよい。
<紫外線照射工程>
 本工程では、シート状物の第1主面に紫外線を照射し、シート状物の第1主面を改質することにより樹脂シート体を製造する。
 この際、製造される樹脂シート体が、下記特徴を有するように紫外線の照射条件を調整する。
 すなわち、樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、第2緩和温度における電流値の方が、第1緩和温度における電流値よりも大きくなるように紫外線を照射する。
 好ましい紫外線の照射条件は以下の通りである。
 紫外線は、主に290nm以下の短波長紫外線、291~320nmの中波長紫外線、及び321~400nmの長波長紫外線に分類される。
 本工程では、少なくとも短波長紫外線をシート状物の一方の主面に照射する。中・長波長紫外線のみでは、シート状物の一方の主面を充分に改質しにくいからである。
 但し、照射する紫外線は短波長のものを含めば、他に中波長紫外線や長波長紫外線を含むものも使用することができる。また、紫外線以外の他の光線を含むものを用いてもよい。
 使用する紫外線照射装置は、短波長紫外線を照射できるものであれば特に制限されないが、例えば185nmと254nmを主波長とする低圧水銀灯、254nmと365nmを主波長とする高圧水銀灯であれば扱いやすく好ましい。また、222nmを主波長とするKrClエキシマランプ、172nmを主波長とするXeエキシマランプや、146nmが主波長のKrエキシマランプ、126nmのArエキシマランプ等でもよいが、230nm以下の紫外線光は酸素に吸収され易く空気中での照射は効率が悪いことから、これら装置を用いる場合には窒素環境下や真空環境下での照射が好ましい。
 本工程で照射する短波長紫外線の積算光量としては、500~2000mJ/cmが好ましい。
 短波長紫外線の積算光量が500mJ/cm未満では充分な効果が得られないおそれがある。
 短波長紫外線の積算光量が2000mJ/cmを超えるとシート状物が変形したり、シート状物の強度が低下するおそれがある。
 積算光量は、紫外線強度(mW/cm)と照射時間(秒)との積であるので、積算光量は使用する紫外線の強度や照射時間により調節することができる。
 また、紫外線照射する際には、シート状物の温度を管理する必要がある。例えば、シート状物の温度が高くなり過ぎるとシート状物が変形してしわが発生することがある。
 シート状物の温度は紫外線照射量、及び、UV管とシート状物との間隔(mm)に依存するので、これらの管理も必要である。
 シート状物の温度は、全芳香族ポリエステルの種類に応じて適宜決定できるが、例えば、シート状物の温度が80℃以上、180℃以下となる温度とすることが好ましい。
 以上の工程を経て、本発明の第1実施形態に係る樹脂シート体を製造することができる。
(第2実施形態)
 次に、本発明の第2実施形態に係る導体層付樹脂シート体について説明する。
 図2は、本発明の第2実施形態に係る導体層付樹脂シート体の一例を模式的に示す断面図である。
 図2に示す、本発明の第2実施形態に係る導体層付樹脂シート体1は、上記本発明の第1実施形態に係る樹脂シート体10と、上記樹脂シート体10の第1主面11に配置された導体層20とを含む。
 上記の通り、樹脂シート体10では、第1主面11近傍が紫外線照射により改質されている。
 そのため、樹脂シート体10の第1主面11に導体層20を配置した際に、導体層20が剥離されることを防ぐことができる。
 本発明の第2実施形態に係る導体層付樹脂シート体において、導体層は金属箔であることが好ましい。
 また、金属箔としては、銅箔、銅合金箔、銀箔、アルミ箔等を用いることができる。これらの中では、銅箔であることが好ましい。
 導体層が金属箔であると、本発明の第1実施形態に係る樹脂シート体の第1主面に金属箔を配置し、加熱加圧することにより樹脂シート体と金属箔とを接合することができ、これにより、本発明の第2実施形態に係る導体層付樹脂シート体を製造することができる。
 上記加熱加圧の条件は、特に限定されないが、例えば、250℃以上、350℃以下、1.0MPa以上、10.0MPa以下、1秒以上、20分以下の条件を適用することができる。
 なお、このような加熱加圧を行ったとしても、樹脂シート体の熱刺激電流測定における熱刺激電流スペクトルは変わらない。
 そのため、ある導体層付樹脂シート体が、本発明の第2実施形態に係る導体層付樹脂シート体であるか否かは、例えば、以下の方法で判定することができる。
 すなわち、ある導体層付樹脂シート体の導体層をエッチング等により除去する。次に、残った樹脂シート体を用いて、上記熱刺激電流測定を行うことにより熱刺激電流スペクトルを測定する。
 当該熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、第2緩和温度における電流値の方が、第1緩和温度における電流値よりも大きい場合、その導体層付樹脂シート体は、本発明の第2実施形態に係る導体層付樹脂シート体と判断することができる。
 また、導体層付樹脂シート体が多層回路基板の一部となっている場合には、基板表面のレジスト材やカバーレイ材を溶媒または機械的に除去して導体層を露出させた後、塩化第二鉄水溶液等の従来公知のエッチング液を用いて導体層(導体回路パターン)をエッチング除去すればよい。
 本発明の第2実施形態に係る導体層付樹脂シート体では、導体層の厚さは、特に限定されないが、1μm以上、70μm以下であることが好ましい。
 本発明の第2実施形態に係る導体層付樹脂シート体では、樹脂シート体の第1主面に配置される側の導体層の主面の十点平均粗さ(Rzjis)は、2.0μm以下であることが好ましく、0.1μm以上、1.5μm以下であることがより好ましい。
 導体層の主面の十点平均粗さ(Rzjis)が、2.0μm以下であると、導体表皮損失を低下することができるので、本発明の第2実施形態に係る導体層付樹脂シート体を用いて製造された多層回路基板おける伝送損失を低減することができる。
 また、十点平均粗さ(Rzjis)が、2.0μm以下の粗面化は容易に形成することができる。
 また、導体層の主面の十点平均粗さ(Rzjis)が、2.0μm以下であると、導電層の一部をエッチング等で除去する際に残渣が生じにくい。
 なお、十点平均粗さ(Rzjis)は、JIS B 0601-2001で規定される十点平均粗さのことを意味する。
 なお、一般的に、導体層の主面の十点平均粗さ(Rzjis)が低いと、導体層と樹脂シート体との接着強度(剥離強度)が低下する。
 しかし、上記の通り、本発明の第2実施形態に係る導体層付樹脂シート体において、樹脂シート体の第1主面は紫外線により改質されている。そのため、本発明の第2実施形態に係る導体層付樹脂シート体では、導体層の主面の十点平均粗さ(Rzjis)が、2.0μm以下であったとしても、導体層と樹脂シート体との接着強度(剥離強度)が充分に高くなる。
(第3実施形態)
 次に、本発明の第3実施形態に係る多層回路基板について説明する。
 本発明の第3実施形態に係る多層回路基板は、上記本発明の第2実施形態に係る導体層付樹脂シート体を備える多層回路基板である。
 すなわち、本発明の第3実施形態に係る多層回路基板は、第1主面及び前記第1主面に対向する第2主面とを有し、全芳香族ポリエステルを含む樹脂シート体と、前記第1主面に配置された導体層とを含む導体層付樹脂シート体を備え、上記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、上記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、上記第2緩和温度における電流値の方が、前記第1緩和温度における電流値よりも大きいことを特徴とする。
 本発明の第3実施形態に係る多層回路基板では、上記本発明の第2実施形態に係る導体層付樹脂シート体を少なくとも1つ備えていれば、その他にどのような基板を含んでいてもよい。
 また、本発明の第3実施形態に係る多層回路基板は、複数の上記本発明の第2実施形態に係る導体層付樹脂シート体が積層された多層回路基板であることが好ましい。
 本発明の第3実施形態に係る多層回路基板は、上記本発明の第2実施形態に係る導体層付樹脂シート体を準備する導体層付樹脂シート体準備工程と、上記導体層付樹脂シート体の樹脂シート体が基板に接するように、上記基板の上に上記導体層付樹脂シート体を配置する配置工程と、上記導体層付樹脂シート体及び上記基板を加熱加圧する加熱加圧工程と含む多層回路基板の製造方法により製造することができる。
 なお、このような本発明の第3実施形態に係る多層回路基板の製造方法は、本発明の多層回路基板の製造方法でもある。
 上記本発明の多層回路基板の製造方法では、本発明の第2実施形態に係る導体層付樹脂シート体を用いる。
 上記の通り、第2実施形態に係る導体層付樹脂シート体の樹脂シート体は紫外線照射により改質されているので低温、低圧で全芳香族ポリエステルの流動性が高くなる。
 そのため、低温、低圧であったとしても、しっかりと積層することができ、また、加熱加圧時間を短くすることができる。その結果、多層回路基板を製造する際の環境負荷を低減できる。
 また、上記樹脂シート体では、全芳香族ポリエステルが、低温、低圧で流動性が高くなる。そのため、配置工程において、基板の上に導体層付樹脂シート体を配置する際に、基板の上に導体回路パターンやビア導体が形成されていたとしても、樹脂シート体がこれらの構造を覆うことができる。従って、本発明の第3実施形態に係る多層回路基板の製造方法では、隙間なく導体層付樹脂シート体と基板とを積層することができる。
 なお、本発明の第3実施形態に係る多層回路基板の製造方法において、上記加熱加圧工程では、樹脂シート体の第2緩和温度以上の温度、1.0MPa以上、15.0MPa以下で加熱加圧することが好ましく、200℃以上、350℃以下、1.0MPa以上、15.0MPa以下で加熱加圧することがより好ましい。
 以下、複数の本発明の第2実施形態に係る導体層付樹脂シート体が積層された本発明の第3実施形態に係る多層回路基板の例について図面を用いて説明する。
 図3は、本発明の第3実施形態に係る多層回路基板の一例を模式的に示す断面図である。
 図3に示す多層回路基板2aは、樹脂シート体10aの第1主面11aに導体層20aが配置された導体層付樹脂シート体1aと、樹脂シート体10bの第1主面11bに導体層20bが配置された導体層付樹脂シート体1bとを含む。
 導体層付樹脂シート体1a及び導体層付樹脂シート体1bは、いずれも本発明の第2実施形態に係る導体層付樹脂シート体である。
 図3に示すように、多層回路基板2aでは、樹脂シート体10aの第2主面12aと、樹脂シート体10bの第2主面12bとが接するように積層されている。
 多層回路基板2aを製造する方法としては、導体層付樹脂シート体1aと、導体層付樹脂シート体1bとを上記配置になるように重ねて、真空熱プレスにより加熱加圧することにより製造することができる。
 図4は、本発明の第3実施形態に係る多層回路基板の別の一例を模式的に示す断面図である。
 図4に示す多層回路基板2bは、樹脂シート体10aの第1主面11aに導体層20aが配置された導体層付樹脂シート体1aと、樹脂シート体10bの第1主面11bに導体層20bが配置された導体層付樹脂シート体1bと、樹脂シート体10cの第1主面11cに導体層20cが配置された導体層付樹脂シート体1cとを含む。
 導体層付樹脂シート体1a、導体層付樹脂シート体1b及び導体層付樹脂シート体1cは、いずれも本発明の第2実施形態に係る導体層付樹脂シート体である。
 図4に示すように、多層回路基板2bでは、樹脂シート体10aの第2主面12aと、樹脂シート体10bの第2主面12bとが接するように積層されている。また、樹脂シート体10aの導体層20aと、樹脂シート体10cの第2主面12cとが接するように積層されている。
 多層回路基板2bを製造する方法としては、導体層付樹脂シート体1aと、導体層付樹脂シート体1bと、導体層付樹脂シート体1cとを上記配置になるように重ねて、真空熱プレスにより加熱加圧することにより製造することができる。
 図5は、本発明の第3実施形態に係る多層回路基板の別の一例を模式的に示す断面図である。
 図5に示す多層回路基板2cは、樹脂シート体10aの第2主面12aと、樹脂シート体10bの第2主面12bとの間に導体回路パターン30が配置されている点が、上記多層回路基板2aと異なる。
 なお、導体回路パターン30は、従来公知のものを採用することができる。
 このような多層回路基板2cは、樹脂シート体10aの第2主面12a、又は、樹脂シート体10bの第2主面12bに導体回路パターン30を配置し、導体層付樹脂シート体1aと、導体層付樹脂シート体1bとを上記配置になるように重ねて、真空熱プレスにより加熱加圧することにより製造することができる。
 樹脂シート体10a及び樹脂シート体10bは、本発明の第1実施形態に係る樹脂シート体なので、低温、低圧で流動性が高くなる。
 そのため、このような導体回路パターン30があったとしても、低温、低圧の加熱加圧で、隙間なく導体層付樹脂シート体1aと、導体層付樹脂シート体1bとを積層することができる。
 図6は、本発明の第3実施形態に係る多層回路基板の別の一例を模式的に示す断面図である。
 図6に示す多層回路基板2dは、導体層20aと導体回路パターン30とを接続するビア導体40が、樹脂シート体10aを貫通するように配置されている点が、上記多層回路基板2cと異なる。
 なお、ビア導体40は、従来公知のものを採用することができる。
 このような多層回路基板2dは、以下の方法で製造することができる。
 まず、樹脂シート体10aを貫通し、導体層20aに接続するようにビア導体40を導体層付樹脂シート体1aに形成する。
 また、樹脂シート体10bの第2主面12bに導体回路パターン30を配置する。
 そして、導体回路パターン30とビア導体40とが接するように、導体層付樹脂シート体1aと、導体層付樹脂シート体1bとを重ねて、真空熱プレスにより加熱加圧する。これにより多層回路基板2dを製造することができる。
 樹脂シート体10a及び樹脂シート体10bは、本発明の第1実施形態に係る樹脂シート体なので、低温、低圧で流動性が高くなる。
 そのため、このような導体回路パターン30及びビア導体40があったとしても、低温、低圧の加熱加圧で、隙間なく導体層付樹脂シート体1aと、導体層付樹脂シート体1bとを積層することができる。
 図7は、本発明の第3実施形態に係る多層回路基板の別の一例を模式的に示す断面図である。
 図7に示す多層回路基板2eは、導体層20aと、導体層20bとを接続するビア導体40が、樹脂シート体10a及び樹脂シート体10bを貫通するように配置されている点が、上記多層回路基板2aと異なる。
 なお、ビア導体40は、従来公知のものを採用することができる。
 このような多層回路基板2eは、以下の方法で製造することができる。
 まず、樹脂シート体10aを貫通し、導体層20aに接続するようにビア導体40を導体層付樹脂シート体1aに形成する。この際、樹脂シート体10aの第2主面12aから突出するビア導体40の長さを、樹脂シート体10bを貫通でき、かつ、ビア導体40が導体層20bと接触できる長さにする。
 そして、ビア導体40が樹脂シート体10bを貫通し、導体層20bと接触するように、導体層付樹脂シート体1aと、導体層付樹脂シート体1bとを重ねて、真空熱プレスにより加熱加圧する。これにより多層回路基板2eを製造することができる。
 樹脂シート体10a及び樹脂シート体10bは、本発明の第1実施形態に係る樹脂シート体なので、低温、低圧で流動性が高くなる。
 そのため、このようなビア導体40があったとしても、低温、低圧の加熱加圧で、隙間なく導体層付樹脂シート体1aと、導体層付樹脂シート体1bとを積層することができる。
 本明細書には、以下の事項が記載されている。
 本発明(1)は、第1主面及び上記第1主面に対向する第2主面を有し、全芳香族ポリエステルを含む樹脂シート体であって、上記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、上記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、上記第2緩和温度における電流値の方が、上記第1緩和温度における電流値よりも大きいことを特徴とする樹脂シート体である。
 本発明(2)は、上記全芳香族ポリエステルは、ナフタレン環を有する第1構成単位及びベンゼン環を有する第2構成単位を主鎖に含み、かつ、上記第1構成単位のモル数の方が、上記第2構成単位のモル数よりも多い本発明(1)に記載の樹脂シート体である。
 本発明(3)は、本発明(1)又は(2)に記載の樹脂シート体と、上記樹脂シート体の第1主面に配置された導体層とを含むことを特徴とする導体層付樹脂シート体である。
 本発明(4)は、上記導体層は、金属箔である本発明(3)に記載の導体層付樹脂シート体である。
 本発明(5)は、上記金属箔は、銅箔である本発明(4)に記載の導体層付樹脂シート体である。
 本発明(6)は、上記第1主面に配置される側の上記導体層の主面の十点平均粗さ(Rzjis)が2.0μm以下である本発明(3)~(5)のいずれかに記載の導体層付樹脂シート体である。
 本発明(7)は、第1主面及び上記第1主面に対向する第2主面とを有し、全芳香族ポリエステルを含む樹脂シート体と、上記第1主面に配置された導体層とを含む導体層付樹脂シート体を備え、上記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、上記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、上記第2緩和温度における電流値の方が、上記第1緩和温度における電流値よりも大きいことを特徴とする多層回路基板である。
 本発明(8)は、本発明(3)~(6)のいずれかに記載の導体層付樹脂シート体を準備する導体層付樹脂シート体準備工程と、上記導体層付樹脂シート体の樹脂シート体が基板に接するように、上記基板の上に上記導体層付樹脂シート体を配置する配置工程と、上記導体層付樹脂シート体及び上記基板を加熱加圧する加熱加圧工程とを含むことを特徴とする、多層回路基板の製造方法である。
 本発明(9)は、上記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成するとなる第1緩和温度と、上記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、上記加熱加圧工程では、第2緩和温度以上の温度、15.0MPa以下で加熱加圧する本発明(8)に記載の多層回路基板の製造方法である。
 本発明(10)は、前記加熱加圧工程では、200℃以上、350℃以下、1.0MPa以上、15.0MPa以下で加熱加圧する本発明(8)又は(9)に記載の多層回路基板の製造方法である。
 以下、本発明の樹脂シート体及び本発明の導体層付樹脂シート体をより具体的に開示した実施例を示す。なお、本発明は、以下の実施例に限定されるものではない。
(実施例1)
 モノマー比をp-ヒドロキシ安息香酸(HBA):6-ヒドロキシ-2-ナフトエ酸(HNA)=3:7で、340℃で溶融重合させて、HNA比率の高い全芳香族ポリエステル(Tm=330℃)を作製した。この全芳香族ポリエステルをシート状に溶融押出した後、横延伸を行って、面内方向に等配向したシート状物(厚み50μm)を作製した。
 次に高圧UV処理装置を用いて当該シート状物の第1主面に紫外線を照射した。この際、高圧UV管とシート状物との間隔を170mmに保ちながら、波長250~270nmの紫外線の積算光量が1185mJ/cmとなるようにした。これにより、シート状物の第1主面近傍を改質した。照射中のシート状物の第1主面の温度は103℃であった。
 以上の工程を経て、実施例1に係る樹脂シート体を作製した。
 次に、厚さ12μmの電解銅箔を準備し、十点平均粗さ(Rzjis)が1.8μmとなるように、電解銅箔の一方の主面を粗化した。
 そして、実施例1に係る樹脂シート体の第1主面と電解銅箔の粗化した主面とが向き合うように、実施例1に係る樹脂シート体と電解銅箔とを重ね合わせて一対のロールラミネータを用いて300℃、3MPaで加熱加圧して実施例1に係る樹脂シート体と電解銅箔とを張り合わせ積層体を形成し実施例1に係る導体層付樹脂シート体を作製した。
(実施例2)及び(実施例3)
 シート状物の第1主面に紫外線を照射する際の条件を、表1に示すように変更した以外は、実施例1と同様に、実施例2及び実施例3に係る樹脂シート体及び導体層付樹脂シート体を作製した。
(比較例1)
 シート状物の第1主面に紫外線を照射しない以外は、実施例1と同様に、比較例1に係る樹脂シート体及び導体層付樹脂シート体を作製した。
(比較例2)
 シート状物の第1主面に紫外線を照射する際の条件を、表1に示すように変更した以外は、実施例1と同様に、比較例2に係る樹脂シート体及び導体層付樹脂シート体を作製した。
(熱刺激電流測定)
 各実施例及び各比較例に係る導体層付樹脂シート体の導体層を塩化第二鉄でエッチングして除去した。
 導体層をエッチング後、水洗、乾燥し、樹脂シート体とした。得られた樹脂シート体を、エレクトロントラップ測定システム(機種名:TS-FETT、製造元:株式会社リガク)に配置し、分極処理温度150℃まで加熱し、電圧100Vを印加した状態で15min保持する。保持終了後、電圧を印加したまま、-80℃まで冷却し、分極処理を行った。
 次に、樹脂シート体の両面をAl板電極で挟み短絡させ、微小電流計に接続し、昇温速度5℃/minで250℃まで昇温させたときの微小電流計を流れる電流値を観測した。
 結果を表1、図8A~図8C及び図9A~図9Bに示す。
 図8Aは、実施例1に係る導体層付樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルのチャートである。
 図8Bは、実施例2に係る導体層付樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルのチャートである。
 図8Cは、実施例3に係る導体層付樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルのチャートである。
 図9Aは、比較例1に係る導体層付樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルのチャートである。
 図9Bは、比較例2に係る導体層付樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルのチャートである。
 表1、図8A~図8C及び図9A~図9Bに示すように、各実施例に係る導体層付樹脂シート体では、第2ピークが形成される第2緩和温度(各チャートにおいて、符号Bで示す温度)における電流値Aの方が、第1ピークが形成される第1緩和温度(各チャートにおいて、符号Aで示す温度)における電流値Aよりも大きかった。また、各比較例に係る導体層付樹脂シート体では、第2緩和温度(各チャートにおいて、符号Bで示す温度)における電流値の方が、第1緩和温度(各チャートにおいて、符号Aで示す温度)における電流値よりも小さかった。
(250℃において流動性を示す圧力の測定)
 各実施例及び各比較例に係る導体層付樹脂シート体の導体層を塩化第二鉄でエッチングして除去した。
 次に、樹脂シート体をプレス機に配置し、250℃に加熱した後、0.25MPa刻みで圧力を上昇させ樹脂シート体を構成する全芳香族ポリエステルが流れ出す圧力を測定した。
 全芳香族ポリエステルが流れ出す圧力が8.00MPa以下である場合、層間接続ビアの成形性及び内層パターンのカバレッジ性が良好になるので、多層化容易性が高い(表1中、「〇」で示す)と判定した。
 全芳香族ポリエステルが流れ出す圧力が8.00MPaを超える場合、層間接続ビアの成形性及び内層パターンのカバレッジ性が良好にならないので、多層化容易性が低い(表1中「×」で示す)と判定した。
 結果を表1に示す。
 表1に示すように、実施例1~3に係る導体層付樹脂シート体では、250℃において流動性を示す圧力が低く、多層化容易性が高いと判定された。

Claims (10)

  1.  第1主面及び前記第1主面に対向する第2主面を有し、全芳香族ポリエステルを含む樹脂シート体であって、
     前記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、前記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、
     前記第2緩和温度における電流値の方が、前記第1緩和温度における電流値よりも大きいことを特徴とする樹脂シート体。
  2.  前記全芳香族ポリエステルは、ナフタレン環を有する第1構成単位及びベンゼン環を有する第2構成単位を主鎖に含み、かつ、前記第1構成単位のモル数の方が、前記第2構成単位のモル数よりも多い請求項1に記載の樹脂シート体。
  3.  請求項1又は2に記載の樹脂シート体と、
     前記樹脂シート体の第1主面に配置された導体層とを含むことを特徴とする導体層付樹脂シート体。
  4.  前記導体層は、金属箔である請求項3に記載の導体層付樹脂シート体。
  5.  前記金属箔は、銅箔である請求項4に記載の導体層付樹脂シート体。
  6.  前記第1主面に配置される側の前記導体層の主面の十点平均粗さ(Rzjis)が2.0μm以下である請求項3~5のいずれかに記載の導体層付樹脂シート体。
  7.  第1主面及び前記第1主面に対向する第2主面とを有し、全芳香族ポリエステルを含む樹脂シート体と、前記第1主面に配置された導体層とを含む導体層付樹脂シート体を備え、
     前記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成する第1緩和温度と、前記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、
     前記第2緩和温度における電流値の方が、前記第1緩和温度における電流値よりも大きいことを特徴とする多層回路基板。
  8.  請求項3~6のいずれかに記載の導体層付樹脂シート体を準備する導体層付樹脂シート体準備工程と、
     前記導体層付樹脂シート体の樹脂シート体が基板に接するように、前記基板の上に前記導体層付樹脂シート体を配置する配置工程と、
     前記導体層付樹脂シート体及び前記基板を加熱加圧する加熱加圧工程とを含むことを特徴とする、多層回路基板の製造方法。
  9.  前記樹脂シート体を用いて熱刺激電流測定を行って得られた熱刺激電流スペクトルにおいて、電流値が第1ピークを形成するとなる第1緩和温度と、前記第1緩和温度よりも高い温度で電流値が第2ピークを形成する第2緩和温度とがあり、
     前記加熱加圧工程では、第2緩和温度以上の温度、1.0MPa以上、15.0MPa以下で加熱加圧する請求項8に記載の多層回路基板の製造方法。
  10.  前記加熱加圧工程では、200℃以上、350℃以下、1.0MPa以上、15.0MPa以下で加熱加圧する請求項8又は9に記載の多層回路基板の製造方法。
