Abstract

本発明は、誘電特性、耐熱性および金属層に対する接着性に優れる樹脂組成物を提供する。本発明の樹脂組成物は、硬化性化合物と、シラン変性熱可塑性樹脂とを含有し、硬化性化合物が、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物、硬化性ハイドロカーボンおよびイミド化合物からなる群より選択される少なくとも1種を含む。ここで、硬化性化合物は、(メタ)アクリロイル基およびスチリル基の少なくとも一方を末端に有する変性ポリエーテル化合物であることが好ましい。

Description

樹脂組成物、プリプレグ、積層体、金属張積層板および配線板
 本発明は、樹脂組成物、並びに、当該樹脂組成物を用いて形成したプリプレグ、積層体、金属張積層板および配線板に関するものである。
 電子機器の小型化、多機能化、通信高速化などの追求に伴い、電子機器に用いられる回路基板のさらなる高密度化が要求されており、このような高密度化の要求に応えるために、回路基板の多層化が図られている。そして、そのような電子機器の実現には、低誘電率且つ低誘電損失の材料からなる基板を備えてなるプリント配線基板が必要とされている。また、プリント配線基板等の成形材料には、誘電特性に優れるだけでなく、銅箔等の金属層に対する密着性に優れること、および、はんだ付けを好適に実施し得る耐熱性を有することも求められている。
 そこで、例えば特許文献1では、誘電特性、耐熱性、密着性、ガラス転移温度等の特性に優れる材料として、炭素-炭素不飽和二重結合を有する置換基により末端変性された変性ポリフェニレンエーテルと、ジビニルベンゼンおよびポリブタジエンを所定の割合で含有する架橋剤とを所定の比率で含むポリフェニレンエーテル樹脂組成物が提案されている。

 しかし、上記従来の樹脂組成物には、誘電正接を低下させて誘電特性を向上させると共に、耐熱性および金属層に対する接着性を向上させるという点において改善の余地があった。
 そこで、本発明は、誘電特性、耐熱性および金属層に対する接着性に優れる樹脂組成物を提供することを目的とする。
 また、本発明は、当該樹脂組成物を使用し、誘電特性、耐熱性および金属層に対する接着性に優れるプリプレグ、積層体、金属張積層板および配線板を提供することを目的とする。
 本発明者らは、上記課題を解決するために鋭意検討を行った。そして、本発明者らは、所定の化合物を含む硬化性化合物と、シラン変性熱可塑性樹脂とを含有する樹脂組成物が、誘電特性、耐熱性および金属層に対する接着性に優れていることを新たに見出し、本発明を完成させた。
 即ち、この発明は上記課題を有利に解決することを目的とするものであり、[1]本発明の樹脂組成物は、硬化性化合物と、シラン変性熱可塑性樹脂とを含有し、前記硬化性化合物が、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物、硬化性ハイドロカーボンおよびイミド化合物からなる群より選択される少なくとも1種を含むことを特徴とする。そして、本発明の樹脂組成物において、前記硬化性化合物は、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテル化合物、硬化性ハイドロカーボンおよびイミド化合物からなる群より選択される少なくとも1種を含むことが好ましい。
 ここで、[2]本発明の樹脂組成物は、前記硬化性化合物が、(メタ)アクリロイル基およびスチリル基の少なくとも一方を末端に有する変性ポリエーテル化合物である上記[1]に記載の樹脂組成物であることが好ましく、(メタ)アクリロイル基およびスチリル基の少なくとも一方を末端に有する変性ポリフェニレンエーテル化合物である上記[1]に記載の樹脂組成物であることがより好ましい。
 なお、本発明において、「(メタ)アクリロイル」とは、アクリロイルおよび/またはメタクリロイルを指す。
 また、[3]本発明の樹脂組成物は、前記シラン変性熱可塑性樹脂が、芳香族ビニル化合物由来の構造単位を主成分とする、少なくとも2つの重合体ブロック[A]と、鎖状共役ジエン化合物由来の構造単位を主成分とする、少なくとも1つの重合体ブロック[B]とからなるブロック共重合体の、鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合の90%以上を水素化したブロック共重合体水素化物に、アルコキシシリル基が導入されてなるものである上記[1]または[2]に記載の樹脂組成物であることが好ましい。
 更に、[4]本発明の樹脂組成物は、前記シラン変性熱可塑性樹脂が、芳香族ビニル化合物由来の構造単位を主成分とする、少なくとも2つの重合体ブロック[A]と、鎖状共役ジエン化合物由来の構造単位を主成分とする、少なくとも1つの重合体ブロック[B]とからなるブロック共重合体の、鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合および芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合の90%以上を水素化したブロック共重合体水素化物に、アルコキシシリル基が導入されてなるものである上記[1]または[2]に記載の樹脂組成物であることが好ましい。
 また、[5]本発明の樹脂組成物は、相溶化剤を更に含む上記[1]~[4]の何れかに記載の樹脂組成物であることが好ましい。
 なお、[6]本発明の樹脂組成物は、前記相溶化剤がスチレン系ブロックポリマーである上記[5]に記載の樹脂組成物であることが好ましい。
 更に、[7]本発明の樹脂組成物は、硬化助剤を更に含む上記[1]~[6]の何れかに記載の樹脂組成物であることが好ましい。
 そして、[8]本発明の樹脂組成物は、前記シラン変性熱可塑性樹脂の含有割合が、固形分換算で、10質量%以上90質量%以下である上記[1]~[7]の何れかに記載の樹脂組成物であることが好ましい。
 また、この発明は上記課題を有利に解決することを目的とするものであり、[9]本発明のプリプレグは、上記[1]~[8]の何れかに記載の樹脂組成物または当該樹脂組成物の半硬化物と、繊維質基材とを備えることを特徴とする。
 ここで、本発明において「半硬化物」とは、更に硬化し得る程度に途中まで硬化された樹脂組成物を指す。
 また、この発明は上記課題を有利に解決することを目的とするものであり、[10]本発明の積層体は、基材と、前記基材上に設けられた樹脂層とを備え、前記樹脂層が、上記[1]~[8]の何れかに記載の樹脂組成物または当該樹脂組成物の半硬化物を含むことを特徴とする。
 更に、この発明は上記課題を有利に解決することを目的とするものであり、[11]本発明の金属張積層板は、絶縁層と、金属箔とを備え、前記絶縁層は、上記[1]~[8]の何れかに記載の樹脂組成物の硬化物または上記[9]に記載のプリプレグの硬化物を含むことを特徴とする。
 そして、この発明は上記課題を有利に解決することを目的とするものであり、[12]本発明の配線板は、絶縁層と、配線とを備え、前記絶縁層は、上記[1]~[8]の何れかに記載の樹脂組成物の硬化物または上記[9]に記載のプリプレグの硬化物を含むことを特徴とする。
 本発明によれば、誘電特性、耐熱性および金属層に対する接着性に優れる樹脂組成物を提供することができる。
 また、本発明によれば、誘電特性、耐熱性および金属層に対する接着性に優れるプリプレグ、積層体、金属張積層板および配線板を提供することができる。
 以下、本発明を詳細に説明する。なお、本実施形態に開示された各構成要素、並びに、各構成要素に関し示した好適な態様、数値範囲およびかかる数値範囲を定義する各閾値は、それぞれ独立して、相互にあらゆる態様にて組み合わせることができる。
 ここで、本発明の樹脂組成物は、加熱などにより硬化させることが可能な硬化性樹脂組成物であり、本発明のプリプレグ、積層体、金属張積層板および配線板の製造に用いることができる。そして、本発明のプリプレグ、積層体、金属張積層板および配線板は、特に限定されることなく、高速伝送信号や高周波信号を使用する電子機器に適したプリント配線基板を形成する際に好適に用いることができる。
(樹脂組成物)
 本発明の樹脂組成物は、硬化性化合物と、シラン変性熱可塑性樹脂とを含有し、任意に、相溶化剤、硬化助剤および反応開始剤などの添加剤や溶媒を更に含有し得る。また、本発明の樹脂組成物は、硬化性化合物が、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物、硬化性ハイドロカーボンおよびイミド化合物からなる群より選択される少なくとも1種を含むことを必要とする。
 そして、本発明の樹脂組成物は、シラン変性熱可塑性樹脂と、所定の硬化性化合物とを含有しているので、その硬化物は、誘電正接が低くて誘電特性に優れていると共に、優れた耐熱性および金属層に対する優れた接着性を発揮する。
<硬化性化合物>
 硬化性化合物は、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物、硬化性ハイドロカーボンおよびイミド化合物からなる群より選択される少なくとも1種を含み、任意に、その他の硬化性化合物を更に含有する。なお、硬化性化合物は、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテル化合物、硬化性ハイドロカーボンおよびイミド化合物からなる群より選択される少なくとも1種を含むことが好ましい。
[変性ポリエーテル化合物]
 ここで、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物は、炭素-炭素不飽和結合を有する置換基により末端変性された変性ポリエーテルであれば、特に限定されず、例えば、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテルなどが挙げられる。
 炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテルにおいて、炭素-炭素不飽和結合を有する置換基としては、特に限定はされないが、例えば、下記式1で示される置換基が挙げられる。
〔式1中、nは0以上10以下の整数を示し、Zはアリーレン基を示し、R~Rはそれぞれ独立して水素原子またはアルキル基を示す。〕
 ここで、上記式1においてn=0の場合は、Zがポリフェニレンエーテルの末端に直接結合しているものを示す。また、Zのアリーレン基としては、例えば、フェニレン基等の単環芳香族基やナフチレン基等の多環芳香族基が挙げられ、単環芳香族基や多環芳香族基には、芳香族環に結合する水素原子がアルケニル基、アルキニル基、ホルミル基、アルキルカルボニル基、アルケニルカルボニル基、アルキニルカルボニル基等の官能基で置換された誘導体も含む。
 そして、上記式1に示す官能基の具体例としては、ビニルベンジル基を含む官能基が挙げられ、例えば、下記式2または式3から選択される少なくとも1つの置換基などが挙げられる。
 また、炭素-炭素不飽和結合を有する他の置換基としては、例えば下記式4で示される(メタ)アクリロイル基が挙げられる。

 そして、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテル化合物の数平均分子量は、特に限定されないが、1000以上7000以下であることが好ましく、1000以上5000以下であることがより好ましく、1000以上3000以下であることが更に好ましい。数平均分子量が上記範囲内であれば、樹脂組成物の硬化物の誘電特性、耐熱性および接着性を更に向上させることができる。
 なお、数平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)を用いて測定することができる。
 また、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテル化合物は、変性されたポリフェニレンエーテル1分子当たりの分子末端に有する、炭素-炭素不飽和結合を有する置換基の平均個数(末端置換基数)が、1.5個以上であることが好ましく、1.7個以上であることがより好ましく、1.8個以上であることが更に好ましく、3個以下であることが好ましく、2.7個以下であることがより好ましく、2.5個以下であることが更に好ましい。末端置換基数が上記下限値以上であれば、架橋点等がより形成され易くなり、硬化物の耐熱性を更に向上させ得る。また、末端置換基数が上記上限値以下であれば、反応性が高くなり過ぎるのを抑制し、樹脂組成物の保存性や流動性を高めることができる。
 なお、末端置換基数は、変性ポリフェニレンエーテル化合物1モル中に存在する全ての変性ポリフェニレンエーテル化合物の1分子あたりの、置換基数の平均値を表した数値である。この末端置換基数は、例えば、得られた変性ポリフェニレンエーテル化合物に残存する水酸基数を測定して、変性前のポリフェニレンエーテルの水酸基数からの減少分を算出することによって、測定することができる。この変性前のポリフェニレンエーテルの水酸基数からの減少分が、末端官能基数である。そして、変性ポリフェニレンエーテルに残存する水酸基数は、変性ポリフェニレンエーテルの溶液に、水酸基と会合する4級アンモニウム塩(テトラエチルアンモニウムヒドロキシド)を添加し、その混合溶液のUV吸光度を測定することによって、求めることができる。
 また、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテル化合物は、通常、ポリフェニレンエーテル鎖を分子中に有しており、例えば、下記式5で表される繰り返し単位を分子中に有していることが好ましい。
式5中、mは、1~50を示し、R、R、RおよびRは、それぞれ独立して、水素原子、アルキル基、アルケニル基、アルキニル基、ホルミル基、アルキルカルボニル基、アルケニルカルボニル基またはアルキニルカルボニル基を示す。〕
 ここで、式5においてR、R、RおよびRに関して挙げられた各官能基としては、具体的には、以下のようなものが挙げられる。なお、R、R、RおよびRは、水素原子またはアルキル基であることが好ましい。また、mは、1以上50以下であることが好ましい。
 アルキル基としては、特に限定されないが、例えば、炭素数1~18のアルキル基が好ましく、炭素数1~10のアルキル基がより好ましい。具体的には、例えば、メチル基、エチル基、プロピル基、ヘキシル基およびデシル基等が挙げられる。
 アルケニル基としては、特に限定されないが、例えば、炭素数2~18のアルケニル基が好ましく、炭素数2~10のアルケニル基がより好ましい。具体的には、例えば、ビニル基、アリル基および3-ブテニル基等が挙げられる。
 アルキニル基としては、特に限定されないが、例えば、炭素数2~18のアルキニル基が好ましく、炭素数2~10のアルキニル基がより好ましい。具体的には、例えば、エチニル基およびプロパ-2-イン-1-イル基(プロパルギル基)等が挙げられる。
 アルキルカルボニル基としては、アルキル基で置換されたカルボニル基であれば、特に限定されないが、例えば、炭素数2~18のアルキルカルボニル基が好ましく、炭素数2~10のアルキルカルボニル基がより好ましい。具体的には、例えば、アセチル基、プロピオニル基、ブチリル基、イソブチリル基、ピバロイル基、ヘキサノイル基、オクタノイル基およびシクロヘキシルカルボニル基等が挙げられる。
 アルケニルカルボニル基としては、アルケニル基で置換されたカルボニル基であれば、特に限定されないが、例えば、炭素数3~18のアルケニルカルボニル基が好ましく、炭素数3~10のアルケニルカルボニル基がより好ましい。具体的には、例えば、アクリロイル基、メタクリロイル基およびクロトノイル基等が挙げられる。
 アルキニルカルボニル基としては、アルキニル基で置換されたカルボニル基であれば、特に限定されないが、例えば、炭素数3~18のアルキニルカルボニル基が好ましく、炭素数3~10のアルキニルカルボニル基がより好ましい。具体的には、例えば、プロピオロイル基等が挙げられる。
 なお、上述した炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテル化合物は、特に限定されることなく、例えば国際公開第2014/203511号、国際公開第2019/130735号などに記載の方法を用いて合成することができる。
 また、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物としては、特に限定されることなく、例えば国際公開第2022/210095号や特開2024-061610号公報に記載のポリエーテル化合物等が挙げられる。
 具体的には、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物としては、例えば、下記式(1A)で表される繰り返し構造単位を有し、エチレン性不飽和二重結合を含有する炭素数3~50の基を末端に有する重合体(1A)が挙げられる。
前記式(1A)において、
 R21は、2価の置換もしくは非置換の含窒素複素芳香族環を表し、
 R22は、独立に2価の置換もしくは非置換の芳香族炭化水素基を表し、
 R23は、2つのR22以外に式:*-R22-X-**〔式中、*は、R23への結合を表し、**は、重合体中の他の構造単位との結合手を表し、R22は、2価の置換もしくは非置換の芳香族炭化水素基を表し、Xは、-O-、-S-、または-N(R24)-を表す。〕で表される基が少なくとも1つ結合していてもよい、炭素数1~20の炭化水素基を表し、
 Xは、-O-を表し、
 R24は、水素原子、炭素数1~20の1価の炭化水素基、炭素数1~20の1価のハロゲン化炭化水素基、または、前記炭化水素基もしくはハロゲン化炭化水素基における一部が酸素原子および硫黄原子から選ばれる少なくとも1つで置換された基である。]
 ここで、前記式(1A)中のR21における2価の置換もしくは非置換の含窒素複素芳香族環の含窒素複素芳香族環の具体例としては、ピロール環、ピリジン環、ピリミジン環、ピラジン環、ピリダジン環、トリアジン環、キノリン環、イソキノリン環、キノキサリン環、フタラジン環、キナゾリン環、ナフチリジン環、カルバゾール環、アクリジン環、フェナジン環が挙げられ、中でも、ピリミジン環が好ましい。
 なお、含窒素複素芳香族環に結合する2つの結合手(X等に結合する結合手)の位置は特に限定されないが、メタ位が好ましい。
 含窒素複素芳香族環の置換基としては、例えば、ハロゲン原子、炭素数1~20の1価の炭化水素基、炭素数1~20の1価のハロゲン化炭化水素基、これら炭化水素基若しくはハロゲン化炭化水素基における一部が酸素原子及び硫黄原子から選ばれる少なくとも1つで置換された基、ニトロ基、シアノ基、アミノ基、アミノ基の塩が挙げられる。
 前記ハロゲン原子としては、例えば、フッ素原子、塩素原子、臭素原子、ヨウ素原子が挙げられる。
 前記炭素数1~20の1価の炭化水素基としては、例えば、1価の鎖状炭化水素基、1価の脂環式炭化水素基、1価の芳香族炭化水素基が挙げられる。
 前記1価の鎖状炭化水素基としては、例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、sec-ブチル基、tert-ブチル基、n-ペンチル基等のアルキル基;エテニル基、プロペニル基、ブテニル基、ペンテニル基等のアルケニル基;エチニル基、プロピニル基、ブチニル基、ペンチニル基等のアルキニル基が挙げられる。
 前記1価の脂環式炭化水素基としては、例えば、シクロプロピル基、シクロブチル基、シクロペンチル基、シクロヘキシル基等の単環のシクロアルキル基;ノルボルニル基、アダマンチル基等の多環のシクロアルキル基;シクロプロペニル基、シクロブテニル基、シクロペンテニル基、シクロヘキセニル基等の単環のシクロアルケニル基;ノルボルネニル基等の多環のシクロアルケニル基が挙げられる。
 前記1価の芳香族炭化水素基としては、例えば、フェニル基、トリル基、キシリル基、ナフチル基、アントリル基等のアリール基;ベンジル基、フェネチル基、フェニルプロピル基、ナフチルメチル基等のアラルキル基が挙げられる。
 前記炭素数1~20の1価のハロゲン化炭化水素基としては、例えば、前記炭素数1~20の1価の炭化水素基の水素原子の一部又は全部をフッ素原子、塩素原子、臭素原子、ヨウ素原子等のハロゲン原子で置換した基が挙げられる。
 前記炭素数1~20の1価の炭化水素基又は炭素数1~20の1価のハロゲン化炭化水素基における一部が酸素原子及び硫黄原子から選ばれる少なくとも1つで置換された基としては、具体的には、該炭化水素基又はハロゲン化炭化水素基の一部が-O-、-S-、エステル基やスルホニル基で置換された基が挙げられる。
 前記アミノ基としては特に制限されず、1級アミノ基でもよく、2級アミノ基でもよく、3級アミノ基でもよい。
 前記アミノ基の塩におけるアニオン部位を構成するアニオンは特に限定されず、Cl等の公知のアニオンが挙げられる。
 前記含窒素複素芳香族環における置換基としては、ハロゲン原子、炭素数1~6の1価の炭化水素基、炭素数1~6の1価のハロゲン化炭化水素基、ニトロ基、シアノ基、アミノ基、又はアミノ基の塩が好ましく、フッ素原子、塩素原子、メチル基、ニトロ基、シアノ基、tert-ブチル基、フェニル基、1級アミノ基がより好ましい。
 前記R22は、独立に2価の置換もしくは非置換の芳香族炭化水素基を表す。
 前記2価の非置換の芳香族炭化水素基としては、例えば、フェニレン基、ナフチレン基、アントリレン基等の炭素数6~20の芳香族炭化水素基が挙げられる。
 前記2価の置換の芳香族炭化水素基における置換基としては特に制限されないが、例えば、アリル基、ハロゲン原子、炭素数1~20の1価の炭化水素基、炭素数1~20の1価のハロゲン化炭化水素基、炭素数1~20のアルコキシ基、炭素数1~20のアルキルチオ基、ニトロ基、シアノ基、カルボキシ基、スルホン酸基、ホスホン酸基、リン酸基、ヒドロキシ基、1~3級アミノ基、カルボキシ基の塩、スルホン酸基の塩、ホスホン酸基の塩、リン酸基の塩、ヒドロキシ基の塩、又は1~3級アミノ基の塩が挙げられる。
 前記R23は、前記2つのR22以外に前記式:*-R22-X-**で表される基が少なくとも1つ結合していてもよい、炭素数1~20の炭化水素基を表す。前記炭化水素基の構造は、特に制限はされず、芳香環や脂環を含んでいてもよい。
 そして、-R22-R23-R22-で表される部分構造は、例えば、下記の化合物を単量体として用いて形成することができる。
 R24は、水素原子、炭素数1~20の1価の炭化水素基、炭素数1~20の1価のハロゲン化炭化水素基、または、前記炭化水素基もしくはハロゲン化炭化水素基における一部が酸素原子および硫黄原子から選ばれる少なくとも1つで置換された基である。
 R24における炭素数1~20の1価の炭化水素基および炭素数1~20の1価のハロゲン化炭化水素基としては、それぞれ、例えば、前記R21の含窒素複素芳香族環における置換基で例示した炭素数1~20の1価の炭化水素基及び炭素数1~20の1価のハロゲン化炭化水素基が挙げられる。また、R24における、炭素数1~20の1価の炭化水素基もしくは炭素数1~20の1価のハロゲン化炭化水素基における一部が酸素原子および硫黄原子から選ばれる少なくとも1つで置換された基としては、具体的には、該炭化水素基もしくはハロゲン化炭化水素基の一部又は全部がエステル基やスルホニル基で置換された基が挙げられる。
 そして、R24としては、水素原子または炭素数1~10の1価の炭化水素基が好ましい。
 なお、上述した重合体(1A)は、下記式(2A)で表される繰り返し構造単位をさらに有していてもよい。
前記式(2A)において、
 R31は、2価の置換もしくは非置換の含窒素複素芳香族環を表し、
 R32は、主鎖に置換もしくは非置換の芳香族炭化水素基を含む2価の基を表し、
 Xは、独立に-O-、-S-、または-N(R34)-を表し、
 R34は、水素原子、炭素数1~20の1価の炭化水素基、炭素数1~20の1価のハロゲン化炭化水素基、または、前記炭化水素基もしくはハロゲン化炭化水素基における一部が酸素原子および硫黄原子から選ばれる少なくとも1つで置換された基である。]
 ここで、R31およびR34の具体例や好ましい態様は、それぞれ、前記式(1A)中のR21およびR24で例示した内容と同様である。
 また、前記R32において、芳香族炭化水素基としては、炭素数6~30の芳香族炭化水素基が好ましく、フェニル基、ナフチル基又はアントリル基がより好ましく、フェニル基又はナフチル基が特に好ましい。
 置換基としては特に制限されないが、例えば、アリル基、ハロゲン原子(例えば、フッ素原子、塩素原子、臭素原子、ヨウ素原子など)、炭素数1~20の1価の炭化水素基(1価の鎖状炭化水素基、1価の脂環式炭化水素基または1価の芳香族炭化水素基)、炭素数1~20の1価のハロゲン化炭化水素基、炭素数1~20のアルコキシ基、炭素数1~20のアルキルチオ基、ニトロ基、シアノ基、カルボキシ基、スルホン酸基、ホスホン酸基、リン酸基、ヒドロキシ基、1~3級アミノ基、カルボキシ基の塩、スルホン酸基の塩、ホスホン酸基の塩、リン酸基の塩、ヒドロキシ基の塩、又は1~3級アミノ基の塩が挙げられる。
 そして、前記R32を含む部分の原料となる単量体としては、例えば、ヒドロキノン、レゾルシノール、カテコール、フェニルヒドロキノン等のジヒドロキシフェニル化合物;9,9-ビス(4-ヒドロキシフェニル)フルオレン、9,9-ビス(4-ヒドロキシ-3-メチルフェニル)フルオレン、9,9-ビス(4-ヒドロキシ-3-フェニルフェニル)フルオレン、1,1-ビス(4-ヒドロキシフェニル)-1-フェニルエタン、ビス(4-ヒドロキシフェニル)ジフェニルメタン、2,2-ビス(4-ヒドロキシフェニル)プロパン、2,2-ビス(4-ヒドロキシ-3-アリルフェニル)プロパン、2,2-ビス(4-ヒドロキシ-3-メチルフェニル)プロパン、2,2-ビス(4-ヒドロキシ-3-フェニルフェニル)プロパン、4,4'-(1,3-ジメチルブチリデン)ビスフェノール、1,1-ビス(4-ヒドロキシフェニル)-ノナン、ビス(4-ヒドロキシフェニル)スルホン、1,1-ビス(4-ヒドロキシフェニル)シクロヘキサン、1,1-ビス(4-ヒドロキシフェニル)-3,3,5-トリメチルシクロヘキサン、1,1-ビス(3-メチル-4-ヒドロキシフェニル)-3,3,5-トリメチルシクロヘキサン、1,1-ビス(3-シクロヘキシル-4-ヒドロキシフェニル)-3,3,5-トリメチルシクロヘキサン、1,4-ビス[2-(4-ヒドロキシフェニル)-2-プロピル]ベンゼン、1,3-ビス[2-(4-ヒドロキシフェニル)-2-プロピル]ベンゼン、4,4'-シクロドデシリデンビスフェノール、4,4'-デシリデンビスフェノール、4,4'-ジヒドロキシ-2,2',3,3',5,5'-ヘキサメチルビフェニル等のビスフェノール化合物;プリプラスト1901、1838、3186、3192、3197、3199(クローダジャパン(株)製)等のジオール化合物が挙げられる。なお、これらの単量体は、1種単独で使用してもよいし、2種以上を使用してもよい。
 上述した重合体(1A)としては、特に限定されることなく、特開2024-061610号公報に記載の重合体(A-1)~(A-15)や、国際公開第2022/210095号に記載の合成例1~22で合成された重合体などが挙げられ、中でもスチレン終端ピリミジンアリールエーテルコポリマーが好ましく、下記の構造(式中、nは任意の整数を示す。)を有するスチレン終端ピリミジンアリールエーテルコポリマーがより好ましい。
[硬化性ハイドロカーボン]
 硬化性ハイドロカーボンとしては、特に限定されることなく、例えば分子中に下記式6で表される構造単位を有する重合体が挙げられる。なお、分子中に下記式6で表される構造単位を有する重合体は、式6で表される構造単位以外の構造単位を有していてもよい。また、前記重合体が式6で表される構造単位以外の構造単位を有する場合、重合体は、ブロック共重合体であってもよいし、ランダム共重合体であってもよい。
〔式6中、Zは、アリーレン基を示し、R~R11は、それぞれ独立して、水素原子またはアルキル基を示し、R12~R14は、それぞれ独立して、水素原子または炭素数1~6のアルキル基を示す。〕
 ここで、Zのアリーレン基としては、例えば、フェニレン基等の単環芳香族基や、ナフタレン環等の多環芳香族である多環芳香族基等が挙げられる。なお、このアリーレン基には、芳香族環に結合する水素原子が、アルケニル基、アルキニル基、ホルミル基、アルキルカルボニル基、アルケニルカルボニル基またはアルキニルカルボニル基等の官能基で置換された誘導体も含まれる。
 R~R11のアルキル基としては、特に限定されず、例えば、炭素数1~18のアルキル基が好ましく、炭素数1~10のアルキル基がより好ましい。具体的には、例えば、メチル基、エチル基、プロピル基、ヘキシル基およびデシル基等が挙げられる。
 R12~R14の炭素数1~6のアルキル基としては、特に限定されず、具体的には、例えば、メチル基、エチル基、プロピル基およびヘキシル基等が挙げられる。
 ここで、前記重合体は、前記式6で表される構造単位として、炭素-炭素不飽和結合を芳香族環に2つ結合した2官能芳香族化合物に由来する構造単位を有することが好ましい。
 前記2官能芳香族化合物としては、例えば、m-ジビニルベンゼン、p-ジビニルベンゼン、1,2-ジイソプロペニルベンゼン、1,3-ジイソプロペニルベンゼン、1,4-ジイソプロペニルベンゼン、1,3-ジビニルナフタレン、1,8-ジビニルナフタレン、1,4-ジビニルナフタレン、1,5-ジビニルナフタレン、2,3-ジビニルナフタレン、2,7-ジビニルナフタレン、2,6-ジビニルナフタレン、4,4’-ジビニルビフェニル、4,3’-ジビニルビフェニル、4,2’-ジビニルビフェニル、3,2’-ジビニルビフェニル、3,3’-ジビニルビフェニル、2,2’-ジビニルビフェニル、2,4-ジビニルビフェニル、1,2-ジビニル-3,4-ジメチルベンゼン、1,3-ジビニル-4,5,8-トリブチルナフタレンおよび2,2’-ジビニル-4-エチル-4’-プロピルビフェニル等が挙げられる。これらは、単独で用いてもよいし、2種以上を組み合わせて用いてもよい。これらの中でも、m-ジビニルベンゼンおよびp-ジビニルベンゼン等のジビニルベンゼンが好ましく、p-ジビニルベンゼンがより好ましい。
 そして、前記重合体において、前記重合体における構造単位の合計を100モル%とするとき、前記式6で表される構造単位のモル含有率は、2モル%以上であることが好ましく、8モル%以上であることがより好ましく、95モル%以下であることが好ましく、81モル%以下であることがより好ましい。
 また、前記重合体の重量平均分子量は、1200以上40000以下であることが好ましく、1200以上35000以下であることがより好ましい。重量平均分子量が低すぎると、耐熱性等が低下する傾向がある。また、重量平均分子量が高すぎると、成形性等が低下する傾向がある。
 なお、本発明において、「重量平均分子量」は、ゲルパーミエーションクロマトグラフィ(GPC)による標準ポリスチレン換算値として求めることができる。
 そして、前記重合体の具体例としては、分子中に下記式:
で表される構造単位を含み、下記式:
で表される構造単位のうちの少なくとも一方をさらに含む重合体が挙げられる。このような重合体としては、例えば、日鉄ケミカル&マテリアル株式会社製の、ODV-XET(X03)、ODV-XET(X04)およびODV-XET(X05)等の市販品を用い得る。
[イミド化合物]
 イミド化合物としては、特に限定されることなく、ポリイミド、マレイミドやビスマレイミドが挙げられる。
 ここで、ポリイミドとしては、特に限定されることなく、ポリマー主鎖にフルオレニレン基を含むポリイミドが挙げられる。具体的には、ポリイミドとしては、例えば特開2022-33144号公報に記載のポリイミドなどが挙げられる。
 なお、誘電特性、溶剤可溶性および柔軟性の観点から、ポリイミドの重量平均分子量は、5000以上50000以下であることが好ましい。
 また、マレイミドやビスマレイミドとしては、例えば、国際公開第2023/063277号に記載のマレイミドおよびビスマレイミドが挙げられる。具体的には、ビスマレイミドとしては、特に限定されることなく、4,4’-ジフェニルメタンビスマレイミド、m-フェニレンビスマレイミド、ビスフェノールAジフェニルエーテルビスマレイミド、3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド、4-メチル-1,3-フェニレンビスマレイミド、1,6’-ビスマレイミド-(2,2,4-トリメチル)ヘキサン、4,4’-ジフェニルエーテルビスマレイミド、4,4’-ジフェニルスルフォンビスマレイミドなどが挙げられる。また、マレイミドとしては、下記式(1)で表されるマレイミド化合物などが挙げられる。
〔式(1)中、sは、1~10の整数、好ましくは1~5の整数を示し、R、R、RおよびRは、それぞれ独立して、水素原子、炭素数1~5のアルキル基またはフェニル基を示す。〕
 ここで、上記式(1)で表されるマレイミド化合物に関し、R、R、RおよびRの炭素数1~5のアルキル基としては、例えば、メチル基、エチル基、プロピル基、イソプロピル基、n-ブチル基、sec-ブチル基、イソブチル基、tert-ブチル基、ペンチル基およびネオペンチル基等が挙げられる。そして、R、R、RおよびRは、水素原子であることが好ましい。
 そして、マレイミド化合物の数平均分子量は、150以上であることが好ましく、400以上であることがより好ましく、2000以下であることが好ましく、1300以下であることがより好ましい。
 なお、硬化性化合物としてマレイミドまたはビスマレイミドを含む場合、硬化性化合物と優れた反応性が得られると共に樹脂組成物の硬化物の接着性を高める観点からは、樹脂組成物は、アミノトリアジンノボラック樹脂を含むことが好ましい。
 ここで、アミノトリアジンノボラック樹脂としては、分子内にトリアジン環を有するフェノールホルムアルデヒド樹脂(フェノール樹脂)を用いることができ、例えば、国際公開第2023/063277号に記載のアミノトリアジンノボラック樹脂を用いることができる。具体的には、アミノトリアジンノボラック樹脂としては、例えば、DIC(株)製のLA-1356(商品名)、LA-3018-50P(商品名)、LA-7052(商品名)、LA-7054(商品名)、及びLA-7751(商品名)が挙げられる。
 そして、アミノトリアジンノボラック樹脂の使用量は、アミノトリアジンノボラック樹脂と、マレイミドまたはビスマレイミドとの合計100質量部に対して、15質量部以上60質量部以下とすることが好ましい。
 上述した中でも、耐熱性を向上させる観点からは、硬化性化合物は、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物を含むことが好ましく、上記式4で示される基である(メタ)アクリロイル基および上記式3で示される基であるスチリル基の少なくとも一方を末端に有する変性ポリエーテル化合物を含むことがより好ましい。また、自己架橋し易く、反応開始剤の使用量を低減することで誘電特性を向上させ得るという観点からは、硬化性化合物は、スチリル基を末端に有する変性ポリエーテル化合物を含むことが好ましい。更に、上述した変性ポリエーテル化合物は、変性ポリフェニレンエーテル化合物であることが好ましい。
 なお、樹脂組成物における硬化性化合物の含有割合は、特に限定されることなく、固形分換算で、10質量%以上であることが好ましく、30質量%以上であることがより好ましく、90質量%以下であることが好ましく、70質量%以下であることがより好ましい。硬化性化合物の含有割合が上記下限値以上であれば、樹脂組成物の硬化物の耐熱性を更に高めることができる。また、硬化性化合物の含有割合が上記上限値以下であれば、樹脂組成物の硬化物の誘電特性および金属層に対する接着性を更に高めることができる。
<シラン変性熱可塑性樹脂>
 シラン変性熱可塑性樹脂としては、シラン化合物で変性された熱可塑性樹脂を用いることができる。具体的には、シラン変性熱可塑性樹脂としては、特に限定されることなく、熱可塑性樹脂とエチレン性不飽和シラン化合物とを、過酸化物の存在下で反応(シラン変性)させ、熱可塑性樹脂にアルコキシシリル基を導入して得た樹脂を用いることができる。
 なお、導入されるアルコキシシリル基は、メトキシシリル基、エトキシシリル基が好ましく、メトキシシリル基がより好ましい。ここで、アルコキシシリル基は、熱可塑性樹脂に直接結合されてもよく、アルキレン基やアルキレンオキシカルボニルアルキレン基などの2価の有機基を介して結合されてもよい。
[エチレン性不飽和シラン化合物]
 ここで、シラン変性に用い得るエチレン性不飽和シラン化合物としては、熱可塑性樹脂と反応(例えばグラフト重合)して、熱可塑性樹脂にアルコキシシリル基を導入し得るものであれば特に限定されない。このようなエチレン性不飽和シラン化合物としては、例えば、ビニルトリメトキシシラン、ビニルトリエトキシシラン、アリルトリメトキシシラン、アリルトリエトキシシラン、ジメトキシメチルビニルシラン、ジエトキシメチルビニルシラン、p-スチリルトリメトキシシラン、3-メタクリロキシプロピルメチルジメトキシシラン、3-メタクリロキシプロピルトリメトキシシラン、3-アクリロキシプロピルトリメトキシシランなどが挙げられる。これらの中でもビニルトリメトキシシラン、ビニルトリエトキシシランが好ましく、ビニルトリメトキシシランがより好ましい。これらは、1種類を単独で用いてもよく、2種類以上を任意の比率で組み合わせて用いてもよい。
 なお、エチレン性不飽和シラン化合物の使用量は、特に限定されることなく、シラン化合物で変性される熱可塑性樹脂100質量当たり、通常0.1質量部以上であり、好ましくは0.2質量部以上であり、より好ましくは0.3質量部以上であり、通常10質量部以下であり、好ましくは5質量部以下であり、より好ましくは3質量部以下である。
[過酸化物]
 シラン変性に用いる過酸化物としては、特に限定されることなく、例えば、t-ブチルクミルパーオキサイド、ジクミルパーオキサイド、ジ-t-ヘキシルパーオキサイド、2,5-ジメチル-2,5-ジ-(t-ブチルパーオキシ)ヘキサン、ジ-t-ブチルパーオキサイド、ジ-(2-t-ブチルパーオキシイソプロピル)ベンゼンなどの有機過酸化物が挙げられる。これらは、1種類を単独で用いてもよく、2種類以上を任意の比率で組み合わせて用いてもよい。
 なお、過酸化物の使用量は、特に限定されることなく、シラン化合物で変性される熱可塑性樹脂100質量当たり、通常0.05質量部以上であり、好ましくは0.07質量部以上であり、より好ましくは0.1質量部以上であり、通常2質量部以下であり、好ましくは1質量部以下であり、より好ましくは0.5質量部以下である。
[熱可塑性樹脂]
 シラン化合物で変性される熱可塑性樹脂としては、特に限定されることなく、例えば、ハードセグメント部とソフトセグメント部とを有する熱可塑性エラストマーを用いることができる。具体的には、熱可塑性樹脂としては、例えば、ポリスチレン系樹脂、ポリオレフィン系樹脂、ポリ塩化ビニル系樹脂、ポリウレタン系樹脂、ポリエステル系樹脂、ポリアミド系樹脂、ポリブタジエン系樹脂、および、これらの水素化物などが挙げられる。なお、上記熱可塑性樹脂は、単独で用いてもよいし、2種以上を併用してもよい。
 中でも、樹脂組成物の無機材料に対する接着性を向上させる観点からは、シラン化合物で変性される熱可塑性樹脂としては、芳香族ビニル化合物由来の構造単位を主成分とする、少なくとも2つの重合体ブロック[A]と、鎖状共役ジエン化合物由来の構造単位を主成分とする、少なくとも1つの重合体ブロック[B]とからなるブロック共重合体を水素化したブロック共重合体水素化物が好ましい。即ち、シラン変性熱可塑性樹脂は、上記ブロック共重合体水素化物にアルコキシシリル基が導入されてなるものであることが好ましい。
 なお、ブロック共重合体が有する複数の重合体ブロック[A]の組成は、互いに同一あってもよく、異なっていてもよい。また、ブロック共重合体が重合体ブロック[B]を複数有する場合は、複数の重合体ブロック[B]の組成は、互いに同一あってもよく、異なっていてもよい。
 ここで、芳香族ビニル化合物由来の構造単位を形成しうる芳香族ビニル化合物としては、スチレンおよびその誘導体が挙げられ、具体的には、スチレン、α-メチルスチレン、2-メチルスチレン、3-メチルスチレン、4-メチルスチレン、2,4-ジイソプロピルスチレン、2,4-ジメチルスチレン、4-t-ブチルスチレン、5-t-ブチル-2-メチルスチレン、4-モノクロロスチレン、ジクロロスチレン、4-モノフルオロスチレンおよび4-フェニルスチレンなどが挙げられる。これらの中でも、吸湿性を低減すべく、極性基を含有しないもの、具体的には、スチレン、α-メチルスチレン、2-メチルスチレン、3-メチルスチレン、4-メチルスチレン、2,4-ジイソプロピルスチレン、2,4-ジメチルスチレン、4-t-ブチルスチレン、5-t-ブチル-2-メチルスチレン、および4-フェニルスチレンが好ましく、工業的な入手の容易さからスチレンが特に好ましい。これらは、1種類を単独で用いてもよく、2種類以上を任意の比率で組み合わせて用いてもよい。
 鎖状共役ジエン化合物由来の構造単位を形成しうる鎖状共役ジエン化合物としては、特に限定されないが、吸湿性を低減すべく、極性基を含有しないものが好ましく、具体的には、1,3-ブタジエン、イソプレン(2-メチル-1,3-ブタジエン)、2,3-ジメチル-1,3-ブタジエン、1,3-ペンタジエンなどが好ましく挙げられる。これらの中でも、工業的な入手の容易さから1,3-ブタジエン、イソプレンが特に好ましい。これらは、1種類を単独で用いてもよく、2種類以上を任意の比率で組み合わせて用いてもよい。
 重合体ブロック[A]中の芳香族ビニル化合物由来の構造単位の含有割合は、重合体ブロック[A]中の全繰り返し単位を100質量%とした場合に、好ましくは80質量%以上、より好ましくは90質量%以上、更により好ましくは95質量%以上、特に好ましくは100質量%である。重合体ブロック[A]中の芳香族ビニル化合物由来の構造単位の含有割合が上記下限以上であれば、重合体ブロック[A]の耐熱性を維持することができる。
 なお、重合体ブロック[A]は、芳香族ビニル化合物由来の構造単位以外の構造単位を含んでいてもよく、そのようなその他の構造単位は、鎖状共役ジエン化合物由来の構造単位であってもよい。また、その他の構造単位を形成しうる化合物(単量体)としては、例えば、エチレン、プロピレン、1-ブテン、1-ペンテン、1-ヘキセン、1-ヘプテン、1-オクテン、1-ノネン、1-デセン、1-ドデセン、1-エイコセン、4-メチル-1-ペンテン、4,6-ジメチル-1-ヘプテンなどの鎖状オレフィン;ビニルシクロヘキサンなどの環状オレフィンが挙げられる。
 重合体ブロック[B]中の鎖状共役ジエン化合物由来の構造単位の含有割合は、重合体ブロック[B]中の全繰り返し単位を100質量%とした場合に、好ましくは60質量%以上、より好ましくは80質量%以上、更により好ましくは90質量%以上、特に好ましくは100質量%である。重合体ブロック[B]中の鎖状共役ジエン化合物由来の構造単位の含有割合が60質量%以上であれば、共重合体中の重合体ブロック[B]由来のガラス転移温度(Tg)を適度な大きさとすることができる。
 なお、重合体ブロック[B]は、鎖状共役ジエン化合物由来の構造単位以外の構造単位を含んでいてもよく、そのようなその他の構造単位は、芳香族ビニル化合物由来の構造単位であってもよいし、重合体ブロック[A]に関して上述した鎖状オレフィン、環状オレフィンから形成されてもよい。
 また、ブロック共重合体中の重合体ブロック[A]の数は、通常5つ以下、好ましくは4つ以下、より好ましくは3つ以下であり、特に好ましくは2つである。
 更に、ブロック共重合体中の重合体ブロック[B]の数は、通常4つ以下、好ましくは3つ以下、より好ましくは2つ以下であり、特に好ましくは1つである。
 そして、ブロック共重合体は、重合体ブロック[B]の両端に重合体ブロック[A]が結合した構造(すなわち、A-B-Aの順に並んだ構造)を少なくとも1箇所有することが好ましく、重合体ブロック[B]の両端に重合体ブロック[A]が結合してなるトリブロック共重合体(A-B-A)、および、重合体ブロック[A]の両端に重合体ブロック[B]が結合し、更に、該2つの重合体ブロック[B]の他端にそれぞれ重合体ブロック[A]が結合してなるペンタブロック共重合体(A-B-A-B-A)が挙げられ、トリブロック共重合体(A-B-A)が最も好ましい。
 また、ブロック共重合体中の全芳香族ビニル化合物由来の構造単位がブロック共重合体全体に占める質量分率をwAとし、ブロック共重合体中の全鎖状共役ジエン化合物由来の構造単位がブロック共重合体全体に占める質量分率をwBとしたときに、wAとwBとの比(wA:wB)は、好ましくは20:80~70:30、より好ましくは25:75~60:40、特に好ましくは40:60~60:40である。
 なお、「wAとwBとの比(wA:wB)」については、ブロック共重合体を製造する過程において、ブロック共重合体の重合に用いた芳香族ビニル化合物、鎖状共役ジエン化合物およびその他の化合物の量と、ガスクロマトグラフィー(GC)を使用して測定されたブロック共重合体の各ブロックの重合終了段階での重合転化率により、算出することができる。
 そして、ブロック共重合体の水素化方法や反応形態等は特に限定されず、公知の方法に従って行えばよい。また、ブロック共重合体を水素化して得られるブロック共重合体水素化物は、ブロック共重合体の鎖状共役ジエン化合物に由来する主鎖および側鎖の炭素-炭素不飽和結合のみを選択的に水素化した高分子であってもよいし、ブロック共重合体の鎖状共役ジエン化合物に由来する主鎖および側鎖の炭素-炭素不飽和結合並びに芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合を水素化した高分子であってもよいし、これらの混合物であってもよい。中でも、樹脂組成物の硬化物の耐熱性を更に高める観点からは、ブロック共重合体の鎖状共役ジエン化合物に由来する主鎖および側鎖の炭素-炭素不飽和結合並びに芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合を水素化した高分子が好ましい。
 ここで、ブロック共重合体の鎖状共役ジエン化合物に由来する主鎖および側鎖の炭素-炭素不飽和結合のみを選択的に水素化する場合、ブロック共重合体水素化物は、鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合の水素化率が、90%以上であることが好ましく、95%以上であることがより好ましく、97%以上であることが更に好ましく、99%以上であることが特に好ましい。なお、ブロック共重合体の鎖状共役ジエン化合物に由来する主鎖および側鎖の炭素-炭素不飽和結合のみを選択的に水素化する場合、ブロック共重合体水素化物の芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合の水素化率は、通常10%以下であり、好ましくは5%以下であり、より好ましくは3%以下である。
 また、ブロック共重合体の鎖状共役ジエン化合物に由来する主鎖および側鎖の炭素-炭素不飽和結合、並びに、芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合を水素化する場合、全炭素-炭素不飽和結合(鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合および芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合)の水素化率は、90%以上であることが好ましく、95%以上であることがより好ましく、99%以上であることが更に好ましい。
 なお、本発明において、ブロック共重合体水素化物の、鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合の水素化率、並びに、芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合の水素化率は、例えば、ブロック共重合体およびブロック共重合体水素化物のH-NMRを測定することにより、求めることができる。
 また、ブロック共重合体の鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合を選択的に水素化する方法としては、例えば、特開2015-78090号公報等に記載された公知の水素化方法が挙げられる。
 更に、ブロック共重合体の鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合、並びに、芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合を水素化する方法としては、例えば、国際公開第2011/096389号、国際公開第2012/043708号等に記載された方法が挙げられる。
 そして、水素化反応終了後においては、水素化触媒、或いは、水素化触媒および重合触媒を反応溶液から除去した後、得られた溶液から溶剤を除去して共重合体水素化物を回収することができる。
[シラン変性熱可塑性樹脂の物性]
 上述したシラン変性熱可塑性樹脂は、特に限定されることなく、重量平均分子量(Mw)が、7000以上であることが好ましく、10000以上であることがより好ましく、12000以上であることが更により好ましく、35000以上であることが特に好ましく、190000以下であることが好ましく、150000以下であることがより好ましく、100000以下であることが更により好ましく、55000以下であることが特に好ましい。
 そして、樹脂組成物におけるシラン変性熱可塑性樹脂の含有割合は、特に限定されることなく、固形分換算で、10質量%以上であることが好ましく、30質量%以上であることがより好ましく、90質量%以下であることが好ましく、70質量%以下であることがより好ましい。シラン変性熱可塑性樹脂の含有割合が上記下限値以上であれば、樹脂組成物の硬化物の誘電特性および金属層に対する接着性を更に高めることができる。また、シラン変性熱可塑性樹脂の含有割合が上記上限値以下であれば、樹脂組成物の硬化物の耐熱性を更に高めることができる。
<添加剤>
 添加剤としては、特に限定されることなく、樹脂組成物の用途に応じた添加剤を用いることができる。具体的には、添加剤としては、例えば、相溶化剤、硬化助剤および反応開始剤が挙げられる。
[相溶化剤]
 ここで、相溶化剤としては、硬化性化合物と、シラン変性熱可塑性樹脂との相溶性を高め得る化合物を用いることができる。
 具体的には、相溶化剤としては、例えば、スチレン-エチレン・プロピレン-スチレンブロック共重合体、スチレン-エチレン・ブチレン-スチレンブロック共重合体、スチレン-イソブチレン-スチレンブロック共重合体、スチレン-エチレン-プロピレンブロック共重合体およびスチレン-エチレン-エチレン-プロピレン-スチレンブロック共重合体などのスチレン系ブロックポリマーを用いることができる。また、相溶化剤としては、テルペン樹脂(テルペン由来の構造単位を含む重合体)およびその水素化物なども使用し得る。これらの相溶化剤は、単独で用いてもよいし、2種以上を組み合わせて用いてもよい。
 上述した中でも、相溶化剤としては、スチレン-エチレン・プロピレン-スチレンブロック共重合体が好ましい。
 そして、樹脂組成物における相溶化剤の含有割合は、特に限定されることなく、固形分換算で、0質量%以上25質量%以下であることが好ましく、10質量%以下であることがより好ましく、5質量%以下であることが更に好ましい。相溶化剤の含有割合が上記上限値以下であれば、樹脂組成物の硬化物の誘電特性を更に高めることができる。
[硬化助剤]
 硬化助剤としては、特に限定されることなく、例えば、トリアリルイソシアヌレート(TAIC)等のトリアルケニルイソシアヌレート化合物、分子中にメタクリル基を2個以上有する多官能メタクリレート化合物、分子中にアクリル基を2個以上有する多官能アクリレート化合物、ポリブタジエン等のように分子中にビニル基を2個以上有するビニル化合物(多官能ビニル化合物)、および、分子中にビニルベンジル基を有するスチレン、ジビニルベンゼン等のビニルベンジル化合物等が挙げられる。また、硬化助剤としては、アセナフチレン、ビスビニルフェニルエタンなども使用し得る。これらの中でも、炭素-炭素二重結合を分子中に2個以上有するものが好ましく、トリアルケニルイソシアヌレート化合物、多官能ビニル化合物およびビニルベンジル化合物がより好ましく、TAICが更に好ましい。これらの硬化助剤を用いると、硬化反応により架橋がより好適に形成されると考えられ、樹脂組成物の硬化物の耐熱性や接着性等をより高めることができる。
 なお、上述した硬化助剤は、単独で用いてもよいし、2種以上を組み合わせて用いてもよい。
 そして、樹脂組成物における硬化助剤の含有割合は、特に限定されることなく、固形分換算で、0質量%以上25質量%以下であることが好ましく、5質量%以下であることがより好ましい。硬化助剤の含有割合が上記上限値以下であれば、樹脂組成物の硬化物の誘電特性を更に高めることができる。
[反応開始剤]
 反応開始剤としては、硬化反応を促進できるものであれば特に限定されず、例えば、α,α’-ビス(t-ブチルパーオキシ-m-イソプロピル)ベンゼン、2,5-ジメチル-2,5-ジ(t-ブチルパーオキシ)-3-ヘキシン,過酸化ベンゾイル、3,3’,5,5’-テトラメチル-1,4-ジフェノキノン、クロラニル、2,4,6-トリ-t-ブチルフェノキシル、t-ブチルペルオキシイソプロピルモノカーボネート、アゾビスイソブチロニトリル、2,2’-アゾビス(2,4,4-トリメチルペンタン)、2,2’-アゾビス(N-ブチル-2-メチルプロピオンアミド)等の酸化剤が挙げられる。また、反応開始剤としては、ジクミルパーオキサイド、1,1-ジ(t-ブチルパーオキシ)シクロヘキサン、2,5-ジメチル-2,5-ジ(t-ブチルパーオキシ)ヘキシン-3等の有機過酸化物;1,1'-アゾビス(1-アセトキシ-1-フェニルエタン)]、2,2'-アゾビス(2,4-ジメチルバレロニトリル)、1,1'-アゾビス(シクロヘキサン-1-カルボニトリル)、ジメチル-2,2'-アゾビス(イソブチレート)、2,2'-アゾビス(2-メチルブチロニトリル)等のアゾ化合物;(株)ADEKA製のSP70、SP172,CP66、日本曹達(株)製のCI2855、CI2823、三新化学工業(株)製のSI100、SI150等の、BF、PF、SbFを対アニオンとするジアリルヨードニウム塩;トリアルキルスルホニウム塩;ブチルトリフェニルホスホニウムチオシアネートなどのホスホニウム塩;三フッ化ホウ素;2-メチルイミダゾール、2-エチル-4-メチルイミダゾール、2-ウンデシルイミダゾール、2-ヘプタデシルイミダゾール、2-フェニルイミダゾール、1-ベンジル-2-メチルイミダゾール、1-シアノエチル-2-メチルイミダゾール、1-シアノエチル-2-エチル-4-メチルイミダゾール、2-メチルイミダゾリウムイソシアヌレート、2,4-ジアミノ-6-[2-メチルイミダゾリン-(1)]-エチル-S-トリアジン、2,4-ジアミノ-6-[2-エチル-4-メチルイミダゾリン-(1)]-エチル-S-トリアジン等のイミダゾール化合物;トリフェニルホスフィン等のリン化合物;4,4'-ジアミノジフェニルメタン等のアミン化合物;なども使用し得る。
 中でも、α,α’-ビス(t-ブチルパーオキシ-m-イソプロピル)ベンゼンが好ましく用いられる。
 なお、上述した反応開始剤は、単独で用いてもよいし、2種以上を組み合わせて用いてもよい。
 そして、樹脂組成物における反応開始剤の含有割合は、特に限定されることなく、固形分換算で、0質量%以上5質量%以下であることが好ましい。反応開始剤の含有割合が上記上限値以下であれば、樹脂組成物の硬化物の誘電特性および接着性を更に高めることができる
<溶媒>
 溶媒としては、上述した成分を溶解または分散可能な任意の溶媒を用いることができる。具体的には、溶媒としては、トルエン、キシレン、アニソール、メチルエチルケトン、シクロヘキサノンおよびプロピレングリコールモノメチルエーテルアセテートなどの有機溶媒が挙げられる。これらは単独で使用しても、2種以上を併用してもよい。
 なお、本発明の樹脂組成物は、溶媒を含有させて例えばワニス状とすることで、プリプレグ、積層体および金属張積層板等の製造に好適に用いることができる。
<樹脂組成物の調製方法>
 本発明の樹脂組成物は、特に限定されることなく、上述した成分を混合して調製することができる。ここで、混合方法および混合順は、特に限定されることなく、任意の方法および順番とすることができる。
(プリプレグ)
 本発明のプリプレグは、上述した本発明の樹脂組成物または当該樹脂組成物の半硬化物と、繊維質基材とを備える。即ち、本発明のプリプレグは、樹脂組成物の半硬化物(Bステージの前記樹脂組成物)と、繊維質基材とを備えるプリプレグであってもよいし、硬化前の樹脂組成物(Aステージの前記樹脂組成物)と、繊維質基材とを備えるプリプレグであってもよい。このプリプレグとしては、樹脂組成物または樹脂組成物の半硬化物の中に繊維質基材が存在するものが挙げられる。
 なお、樹脂組成物またはその半硬化物は、樹脂組成物を乾燥または加熱乾燥したものであってもよい。
 そして、本発明のプリプレグは、本発明の樹脂組成物または当該樹脂組成物の半硬化物を含んでいるので、その硬化物は、誘電特性、耐熱性および金属層に対する接着性に優れている。
 ここで、半硬化物は、樹脂組成物を半硬化した状態の(Bステージ化された)ものである。例えば、樹脂組成物は、加熱すると、最初、粘度が徐々に低下し、その後、硬化が開始し、粘度が徐々に上昇する。このような場合、半硬化としては、粘度が上昇し始めてから、完全に硬化する前の間の状態等が挙げられる。
<繊維質基材>
 プリプレグに用いられる繊維質基材としては、具体的には、例えば、ガラスクロス、アラミドクロス、ポリエステルクロス、LCP(液晶ポリマー)不織布、ガラス不織布、アラミド不織布、ポリエステル不織布、パルプ紙およびリンター紙等が挙げられる。なお、ガラスクロスを用いると、機械強度が優れたプリプレグが得られ、特に偏平処理加工したガラスクロスが好ましい。本実施形態で使用するガラスクロスとしては特に限定はされないが、例えば、Eガラス、Sガラス、NEガラス、Lガラス、Qガラスなどの低誘電率ガラスクロス等が挙げられる。偏平処理加工は、具体的には、例えば、ガラスクロスを適宜の圧力でプレスロールにて連続的に加圧してヤーンを偏平に圧縮することにより行うことができる。なお、繊維質基材としては、例えば、厚み0.01~0.3mmのものを一般的に使用できる。
<プリプレグの製造方法>
 プリプレグは、特に限定されることなく、ワニス状の樹脂組成物を繊維質基材に含浸させた後、乾燥することで得られる。
 ここで、ワニス状の樹脂組成物の繊維質基材への含浸は、浸漬または塗布等によって行い得る。この含浸は、必要に応じて複数回繰り返すことも可能である。また、この際、組成や濃度の異なる複数の樹脂組成物を用いて含浸を繰り返し、最終的に希望とする組成(含有比)および樹脂量に調整することも可能である。
 ワニス状の樹脂組成物が含浸された繊維質基材を、所望の加熱条件、例えば、80℃以上180℃以下で1分間以上10分間以下加熱し、樹脂組成物から溶媒を揮発させることで、硬化前(Aステージ)または半硬化状態(Bステージ)のプリプレグが得られる。
(積層体)
 本発明の積層体は、基材と、基材上に設けられた樹脂層とを備える。そして、本発明の積層体は、樹脂層が、上述した本発明の樹脂組成物または当該樹脂組成物の半硬化物を含む。
 なお、積層体は、樹脂層の片面に基材が設けられたものであってもよいし、樹脂層の両面に基材が設けられたものであってもよい。そして、樹脂層の両面に基材が設けられている場合、一方の基材と他方の基材とは同一の基材であってもよいし、互いに異なっていてもよい。また、積層体は、カバーフィルム等を備えていてもよい。カバーフィルムを備えることにより異物の混入等を防ぐことができる。カバーフィルムとしては樹脂組成物の形態を損なうことなく剥離することができるものであれば特に限定されるものではないが、例えば、ポリオレフィンフィルム、ポリエステルフィルム、TPXフィルム、またこれらのフィルムに離型剤層を設けて形成されたフィルム、さらにはこれらのフィルムを紙基材上にラミネートした紙等を用いることができる。
 このように、本発明の積層体は、本発明の樹脂組成物または当該樹脂組成物の半硬化物を含む樹脂層を有しているので、その硬化物は、誘電特性、耐熱性および金属層に対する接着性に優れている。
<基材>
 ここで、基材としては、特に限定されることなく、金属箔および支持フィルムが挙げられる。そして、金属箔としては、特に限定されることなく、金属張積層板や配線基板等で使用される金属箔、例えば、銅箔、アルミニウム箔などが挙げられる。また、支持フィルムとしては、ポリイミドフィルム、PET(ポリエチレンテレフタレート)フィルム、ポリエステルフィルム、ポリパラバン酸フィルム、ポリエーテルエーテルケトンフィルム、ポリフェニレンスルフィドフィルム、アラミドフィルム、ポリカーボネートフィルム、ポリアリレートフィルム等の樹脂フィルムが挙げられる。
 また、基材として用いられる金属箔や支持フィルムの厚みは、所望の目的に応じて、適宜設定することができる。例えば、金属箔としては、厚さ0.2μm以上70μm以下のものを使用できる。金属箔の厚さが例えば10μm以下となる場合などは、ハンドリング性向上のために剥離層およびキャリアを備えたキャリア付銅箔であってもよい。
 更に、基材として用いられる金属箔や支持フィルムの表面粗さは、所望の目的に応じて、適宜設定することができる。例えば、金属箔の樹脂層側の表面の表面粗さRz(最大高さ粗さ)は、0.5μm以下とすることができる。金属箔の表面粗さRzが0.5μm以下であれば、伝送損失を低減することができる。なお、通常、表面粗さRzが小さいほど樹脂層と接着し難くなるが、本発明の積層体では樹脂層が本発明の樹脂組成物または当該樹脂組成物の半硬化物を含んでいるので、十分な接着力を確保することができる。
 ここで、本発明において、表面粗さRz(最大高さ粗さ)は、JIS B0601に準拠して求めることができる。
 なお、基材として金属箔を用いた場合には、積層体は樹脂付き金属箔として用いることができ、基材として支持フィルムを用いた場合には、積層体は樹脂付きフィルムとして用いることができる。
[樹脂付き金属箔]
 樹脂付き金属箔は、上述した樹脂組成物または樹脂組成物の半硬化物を含む樹脂層と金属箔とが積層されている構成を有する。即ち、樹脂付き金属箔は、硬化前の樹脂組成物(Aステージの樹脂組成物)を含む樹脂層と、金属箔とを備える樹脂付き金属箔であってもよいし、樹脂組成物の半硬化物(Bステージの樹脂組成物)を含む樹脂層と、金属箔とを備える樹脂付き金属箔であってもよい。
[樹脂付きフィルム]
 樹脂付きフィルムは、上述した樹脂組成物または樹脂組成物の半硬化物を含む樹脂層と支持フィルムとが積層されている構成を有する。即ち、樹脂付きフィルムは、硬化前の樹脂組成物(Aステージの樹脂組成物)を含む樹脂層と、支持フィルムとを備える樹脂付きフィルムであってもよいし、樹脂組成物の半硬化物(Bステージの樹脂組成物)を含む樹脂層と、支持フィルムとを備える樹脂付きフィルムであってもよい。
<積層体の製造方法>
 上述した積層体を製造する方法としては、例えば、上述したようなワニス状の樹脂組成物を基材の表面に塗布した後、任意に樹脂組成物の上に別の基材などを更に積層して、乾燥することにより、硬化前(Aステージ)または半硬化状態(Bステージ)の積層体を得る方法が挙げられる。塗布方法としては、バーコーター、コンマコーター、ダイコーター、ロールコーター、グラビアコーター等が挙げられる。
 なお、樹脂組成物の基材への塗布は、必要に応じて複数回繰り返すことも可能である。この際、組成や濃度の異なる複数の樹脂組成物を用いて塗布を繰り返し、最終的に希望とする組成(含有比)および樹脂量に調整することも可能である。また、乾燥の条件は、特に限定はされないが、例えば、80~170℃で1~10分間程度とすることができる。
(金属張積層板)
 本発明の金属張積層板は、絶縁層と、金属箔とを備える。そして、絶縁層は、本発明の樹脂組成物の硬化物または本発明のプリプレグの硬化物を含む。
 なお、金属張積層板で使用する金属箔としては、上述した積層体の基材として使用し得る金属箔と同様ものを使用することができるので、以下では説明を省略する。また、金属張積層板は、絶縁層の一方の表面側のみに金属箔を有していてもよいし、絶縁層の両面に金属箔を有していてもよい。
 本発明の金属張積層板は、絶縁層が本発明の樹脂組成物の硬化物または本発明のプリプレグの硬化物を含んでいるので、誘電特性および耐熱性が優れていると共に、絶縁層と金属箔とが良好に接着している。
<金属張積層板の製造方法>
 そして、本発明の金属張積層板は、特に限定されることなく、例えば、フィルム状の樹脂組成物を金属箔の上に形成し、加熱加圧して樹脂組成物を硬化させることにより製造することができる。ここで、金属箔上へのフィルム状の樹脂組成物の形成は、上述した樹脂付き金属箔の樹脂層の形成と同様に、ワニス状の樹脂組成物を金属箔の表面に塗布した後、乾燥することにより行うことができる。また、加熱加圧条件は、製造する積層板の厚みや樹脂組成物の種類等により適宜設定することができるが、例えば、温度を170~220℃、圧力を1.5~5.0MPa、時間を60~150分間とすることができる。
 また、本発明の金属張積層板は、上述した樹脂付き金属箔を加熱加圧し、樹脂層を硬化させることにより製造することもできる。ここで、加熱加圧条件は、例えば、温度を170~220℃、圧力を1.5~5.0MPa、時間を60~150分間とすることができる。
 更に、本発明の金属張積層板は、上述したプリプレグ、樹脂付き金属箔または樹脂付きフィルムを用いて製造することもできる。具体的には、プリプレグ、樹脂付き金属箔または樹脂付きフィルムを一枚または複数枚重ね、さらにその上下の両面または片面に金属箔を重ね、これを加熱加圧成形して積層一体化することによって、両面金属張り或いは片面金属張りの金属張積層板を作製することができる。ここで、加熱加圧条件は、製造する積層板の厚みや樹脂組成物の種類等により適宜設定することができるが、例えば、温度を170~220℃、圧力を1.5~5.0MPa、時間を60~150分間とすることができる。
(配線板)
 本発明の配線板は、絶縁層と、配線とを備える。そして、絶縁層は、本発明の樹脂組成物の硬化物または本発明のプリプレグの硬化物を含む。なお、配線板は、絶縁層の一方の表面側のみに配線を有していてもよいし、絶縁層の両面に配線を有していてもよい。
<配線板の製造方法>
 上述した配線板の製造方法としては、例えば、上記で得られた金属張積層体の金属箔をエッチング加工等して回路(配線)形成をすることによって、積層体の表面に回路として導体パターン(配線)を設けた配線板を得る方法が挙げられる。回路を形成する方法としては、上記記載の方法以外に、例えば、セミアディティブ法(SAP:Semi Additive Process)やモディファイドセミアディティブ法(MSAP:Modified Semi Additive Process)が挙げられる。
 以下、実施例により本発明をさらに詳細に説明するが、本発明は以下の実施例によってその範囲を限定されるものではない。
 なお、下記の実施例および比較例において、各種の測定および評価は以下の方法で行った。
<相溶性>
 調製したワニス状の樹脂組成物を室温(25℃)で24時間静置した後、目視で分離の有無を確認した。
<誘電特性>
 調製したワニス状の樹脂組成物を離型PETフィルム上に塗工した後、イナートオーブンを使用し、温度120℃で10分間乾燥させ、190℃で60分間硬化させた。その後、離型PETフィルムを剥離して得られた厚さ100μmの樹脂フィルム(硬化物)について、ネットワークアナライザ(アジレント社製、Lネットワーク・アナライザN5230A)、空洞共振器(関東電子応用開発社製、空洞共振器CP315)を使用し、10GHzで誘電正接および比誘電率を測定した。誘電正接および比誘電率が小さいほど、誘電特性に優れている。
<ガラス転移温度>
 調製したワニス状の樹脂組成物を離型PETフィルム上に塗工した後、イナートオーブンを使用し、温度120℃で10分間乾燥させ、190℃で60分間硬化させた。その後、離型PETフィルムを剥離して得られた厚さ100μmの樹脂フィルム(硬化物)について、示差走査熱量計(日立ハイテク社製、DSC7000X)を使用し、ガラス転移温度を測定した。
<耐熱性>
 調製したワニス状の樹脂組成物を銅箔(厚さ:35μm、表面粗さRz:0.5μm)上に塗工した後、イナートオーブンを使用し、温度120℃で10分間乾燥させた。その後、銅箔上に形成された厚さ100μmの樹脂層の表面に銅箔(厚さ:35μm、表面粗さRz:100μm)を載せ、真空プレスで硬化させた。具体的には、圧力4MPaで加圧しながら温度を150℃から190℃に昇温し、190℃で60分間硬化させた。
 そして、得られた硬化物(銅張積層板)について温度288℃のはんだ槽中に10秒間浸漬した後の状態を観察し、以下の基準に従い評価した。
A:変形および膨れの両方が発生しなかった
B:変形および膨れの少なくとも一方が発生した
<接着性>
 調製したワニス状の樹脂組成物を銅箔(厚さ:35μm、表面粗さRz:0.5μm)上に塗工した後、イナートオーブンを使用し、温度120℃で10分間乾燥させた。その後、銅箔上に形成された厚さ100μmの樹脂層の表面に銅箔(厚さ:35μm、表面粗さRz:0.5μm)を載せ、真空プレスで硬化させた。具体的には、圧力4MPaで加圧しながら温度を150℃から190℃に昇温し、190℃で60分間硬化させた。
 そして、JIS C6481に基づいて、得られた銅張積層板から銅箔を剥離し、その時の引き剥がし強度(ピール強度)を測定した。
(実施例1)
<シラン変性熱可塑性樹脂の調製>
 内部を充分に窒素置換した攪拌装置を備えた反応器に、脱水シクロヘキサン550部、脱水スチレン25.0部およびn-ジブチルエーテル0.475部を入れ、60℃で攪拌しながら、n-ブチルリチウム(15%シクロヘキサン溶液)0.99部を加えて重合を開始させた。その後、攪拌しながら60℃で60分反応させて反応液Aを得た。反応液Aの一部を採取してガスクロマトグラフィーにより測定したところ、この時点で重合転化率は99.5%であった。
 次に、反応液Aに脱水イソプレン50.0部を加え、そのまま60℃で30分攪拌を続け、反応液Bを得た。反応液Bの一部を採取してガスクロマトグラフィーにより測定したところ、この時点で重合転化率は99%であった。
 その後、更に、反応液Bに脱水スチレンを25.0部加え、全容を60℃で60分攪拌して反応液Cを得た。反応液Cの一部を採取してガスクロマトグラフィーにより測定したところ、この時点での重合転化率はほぼ100%であった。
 その後、反応液Cにイソプロピルアルコール0.5部を加えて反応を停止させて、S-I-S(スチレンブロック-イソプレンブロック-スチレンブロック)のトリブロック共重合体であるブロック共重合体[C1]を含む反応液Dを得た。
 次に、上記反応液D(ブロック共重合体[C1]の重合体溶液)を、攪拌装置を備えた耐圧反応器に移送し、水素化触媒として珪藻土担持型ニッケル触媒(製品名「T-8400RL」、ズードケミー触媒社製)3.0部および脱水シクロヘキサン100部を添加して混合した。反応器内部を水素ガスで置換し、さらに溶液を攪拌しながら水素を供給し、温度190℃、圧力(ゲージ圧)4.5MPaにて6時間水素化反応を行った。
 水素化反応終了後、得られた反応液Eをろ過して水素化触媒を除去した。得られた溶液に、フェノール系酸化防止剤であるペンタエリスリチル・テトラキス[3-(3,5-ジ-t-ブチル-4-ヒドロキシフェニル)プロピオネート](製品名「Irganox(登録商標)1010」、BASFジャパン社製)0.1部を溶解したキシレン溶液1.0部を添加して溶解させた。
 次いで、上記溶液を、金属ファイバー製フィルター(孔径0.4μm、ニチダイ社製)にて濾過して微小な固形分を除去した後、円筒型濃縮乾燥器(製品名「コントロ」、日立製作所社製)を用いて、温度260℃、圧力(ゲージ圧)0.001MPa以下で、溶液から、溶媒であるシクロヘキサン、キシレンおよびその他の揮発成分を除去し、濃縮乾燥器に直結したダイから溶融状態でストランド状に押出し、冷却後、ペレタイザーでカットしてブロック共重合体水素化物[D1]のペレットA 96部を得た。得られたペレットA中のブロック共重合体水素化物[D1]の全炭素-炭素不飽和結合の水素化率はほぼ100%であった。
 上記で得られたペレットA 100部に対して、ビニルトリメトキシシラン2.0部および2,5-ジメチル-2,5-ジ(t-ブチルパーオキシ)ヘキサン(製品名「パーヘキサ(登録商標) 25B」、日油社製)0.2部を添加した。この混合物を、二軸押出機(製品名「TEM35B」、東芝機械社製)を用いて、樹脂温度200℃、滞留時間60~70秒で混練し、ストランド状に押出し、空冷した後、ペレタイザーによりカッティングし、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]のペレットB 97部を得た。このアルコキシシリル基を有する変性ブロック共重合体水素化物[E1]の重量平均分子量は、38,000であった。
 得られたペレットB 10部をシクロヘキサン100部に溶解させた後、脱水したメタノール400部中に注いで、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]を凝固させ、ろ取した。ろ過物を25℃で真空乾燥してアルコキシシリル基を有する変性ブロック共重合体水素化物[E1]のクラム9.5部を単離した。
 このクラムのFT-IRスペクトルを測定したところ、1090cm-1にSi-OCH基に由来する新たな吸収帯が、825cm-1、739cm-1にSi-CH基に由来する新たな吸収帯が、ビニルトリメトキシシランのそれらの吸収帯(1075cm-1、808cm-1、766cm-1)と異なる位置に観察された。また、H-NMRスペクトル(重クロロホルム中)を測定したところ、3.6ppmにメトキシ基のプロトンに基づく吸収帯が観察され、ピーク面積比からブロック共重合体水素化物[D1]の100部に対して、ビニルトリメトキシシラン1.7部が結合したことが確認された。
<樹脂組成物の調製>
 メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物(SABIC社製、商品名:ノリルSA9000、数平均分子量:1700、末端置換基数:1.9)30質量部と、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]を63質量部と、相溶化剤としてのスチレン-エチレン・プロピレン-スチレンブロック共重合体(クラレ社製、商品名:セプトン2002)7質量部と、反応開始剤としてのパーブチルP(日油株式会社製)0.5質量部と、溶媒としてのトルエン170質量部とを温度25℃で遊星攪拌機(製品名「ARV-310P」、シンキー社製)を使用して混合してワニス状の樹脂組成物を得た。
 そして、樹脂組成物を使用して、相溶性、誘電特性、ガラス転移温度、耐熱性および接着性を評価した。結果を表1に示す。
(実施例2~3)
 メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]およびスチレン-エチレン・プロピレン-スチレンブロック共重合体の使用量を表1に示すように変更した以外は実施例1と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表1に示す。
(実施例4)
 樹脂組成物の調製時に、メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物の量を45質量部に変更し、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]の量を45質量部に変更し、スチレン-エチレン・プロピレン-スチレンブロック共重合体の量を5質量部に変更し、硬化助剤としてトリアリルイソシアヌレート(TAIC)5質量部を配合した以外は実施例1と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表1に示す。
(実施例5~8)
 メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物に替えてスチリル基を末端に有する変性ポリフェニレンエーテル化合物(三菱ガス化学社製、商品名OPE-2St 2200、数平均分子量:2200、末端置換基数:2.0)を使用し、反応開始剤としてのパーブチルP(日油株式会社製)の使用量を0.2質量部に変更した以外は、それぞれ実施例1~4と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表1に示す。
(実施例9)
<シラン変性熱可塑性樹脂の調製>
 耐圧反応器に、シクロヘキサン56.6kg、ジブチルエーテル387ミリモルおよびスチレン1.23kgを添加した。全容を50℃で攪拌しながら、n-ブチルリチウム(1.6M溶液)208ミリモルを添加した。添加終了後、55℃に昇温して1時間重合反応を行った。このときのスチレンの重合転化率は100%であった。
 引き続き、50~60℃を保つように温度制御しながら、反応器に、イソプレン5.00kgを1時間にわたり連続的に添加した。イソプレンの添加を完了した後、さらに1時間重合反応を行った。このときのイソプレンの重合転化率は100%であった。
 次いで、50~60℃を保つように温度制御しながら、スチレン1.23kgを1時間にわたり連続的に添加した。スチレンの添加を完了した後、さらに1時間重合反応を行うことで、活性末端を有するスチレン-イソプレン-スチレントリブロック共重合体を含有する溶液を得た。このときのスチレンの重合転化率は100%であった。
 次いで、重合停止剤として、メタノール145ミリモルを添加して、混合することにより、活性末端を有するスチレン-イソプレン-スチレントリブロック共重合体のうちの一部の活性末端を失活させて、スチレン-イソプレン-スチレントリブロック共重合体を含有する溶液を得た。
 この後、さらに引き続き50~60℃を保つように温度制御しながら、スチレン2.53kgを1時間にわたり連続的に添加した。スチレンの添加を完了した後、さらに1時間重合反応を行い、活性末端を有するスチレン-イソプレン-スチレントリブロック共重合体を含有する溶液を得た(重合4段目)。このときのスチレンの重合転化率は100%であった。
 最後に、重合停止剤として、メタノール271ミリモルを添加して、混合することにより、活性末端を有するスチレン-イソプレン-スチレントリブロック共重合体の活性末端を全て失活させて、重合反応を完了させ、これにより、水素化前のブロック共重合体[C2]を含む溶液を得た。
 上記にて得られたブロック共重合体[C2]含む溶液に対し、水素化反応を行うことにより、ブロック共重合体水素化物[D2]を含む溶液を得た。水素化反応は、上記にて得られたブロック共重合体[C2]を含む溶液に、水素化触媒として、Ni(AcAc)-TIBAL触媒を、ブロック共重合体[C2]に対して0.5%の割合で添加し、水素圧力(ゲージ圧)3MPa、反応温度80℃、反応時間3時間の条件で行った。
 以上のようにして得られた、ブロック共重合体水素化物[D2]を含む溶液100部に、酸化防止剤として、2,6-ジ-t-ブチル-p-クレゾール0.3部を加えて混合し、混合溶液を少量ずつ85~95℃に加熱された温水中に滴下して、溶媒を揮発させて析出物を得た。得られた析出物を粉砕し、85℃で熱風乾燥することにより、クラム状のブロック共重合体水素化物[D2]を回収した。クラム状のブロック共重合体水素化物[D2]を、押出機の先端部に水中ホットカット装置を備えた単軸押出機に供給し、平均直径5mmで平均長さが5mm程度の円筒状のペレットとした。このペレットを、60℃に加温したホッパードライヤーに投入し、60℃の乾燥空気を流通させながら10時間乾燥させた。得られたペレット中のブロック共重合体水素化物[D2]は、イソプレンに由来する炭素-炭素不飽和結合の水素化率が99%であり、スチレンに由来する芳香環の炭素-炭素不飽和結合の水素化率が2%であった。
 得られたブロック共重合体水素化物[D2]100部、ビニルトリメトキシシラン3部、および2,5-ジメチル-2,5-ジ(t-ブチルパーオキシ)ヘキサン(パーヘキサ(登録商標)25B、日油社製)0.25部を、小型二軸混錬機(Xplore MC40)に供給し、220℃で3分間溶融混錬した。これにより、ブロック共重合体水素化物[D2]にビニルトリメトキシシラン由来のアルコキシシリル基が導入された。その結果、アルコキシシリル基を有する変性ブロック共重合体水素化物[E2]を得た。このアルコキシシリル基を有する変性ブロック共重合体水素化物[E2]の重量平均分子量は、80000であった。
<樹脂組成物の調製>
 メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物(SABIC社製、商品名:ノリルSA9000、数平均分子量:1700、末端置換基数:1.9)50質量部と、アルコキシシリル基を有する変性ブロック共重合体水素化物[E2]を50質量部と、反応開始剤としてのパーブチルP(日油株式会社製)0.5質量部と、溶媒としてのトルエン170質量部とを温度25℃で遊星攪拌機(製品名「ARV-310P」、シンキー社製)を使用して混合してワニス状の樹脂組成物を得た。
 そして、樹脂組成物を使用して、相溶性、誘電特性、ガラス転移温度、耐熱性および接着性を評価した。結果を表1に示す。
(実施例10)
 メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物に替えて下記式で表されるマレイミド化合物(日本化薬社製、商品名:MIR-3000-70MT)16質量部を使用し、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]およびスチレン-エチレン・プロピレン-スチレンブロック共重合体の使用量を表1に示すように変更し、反応開始剤としてのパーブチルP(日油株式会社製)の使用量を1.0質量部に変更した以外は、実施例1と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表1に示す。
(実施例11)
 メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物に替えてマレイミド化合物(日本化薬社製、商品名:MIR-3000-70MT)8部を使用し、樹脂組成物の調製時にアミノトリアジンノボラック樹脂(DIC社製、商品名:LA-1356)8質量部も配合し、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]およびスチレン-エチレン・プロピレン-スチレンブロック共重合体の使用量を表1に示すように変更し、反応開始剤としてのパーブチルP(日油株式会社製)の使用量を1.0質量部に変更した以外は、実施例1と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表1に示す。
(実施例12)
 メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物に替えて国際公開第2022/210095号の合成例14と同様にして調製したスチレン終端ピリミジンアリールエーテルコポリマー50質量部を使用し、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]およびスチレン-エチレン・プロピレン-スチレンブロック共重合体の使用量を表1に示すように変更した以外は、実施例1と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表1に示す。
(比較例1)
 樹脂組成物の調製時に、メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物およびスチレン-エチレン・プロピレン-スチレンブロック共重合体を使用せず、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]を100質量部と、反応開始剤としてのパーブチルP(日油株式会社製)0.5質量部と、溶媒としてのトルエン170質量部とを温度25℃で遊星攪拌機(製品名「ARV-310P」、シンキー社製)を使用して混合してワニス状の樹脂組成物を得た以外は実施例1と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表2に示す。
(比較例2)
 樹脂組成物の調製時に、メタクリロイル基を末端に有する変性ポリフェニレンエーテル化合物の量を50質量部に変更し、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]およびスチレン-エチレン・プロピレン-スチレンブロック共重合体を使用せず、ジビニルベンゼン25質量部および液状のポリブタジエン(日本曹達社製、商品名:B-1000)25質量部を使用した以外は実施例1と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表2に示す。
(比較例3)
 樹脂組成物の調製時に、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]およびスチレン-エチレン・プロピレン-スチレンブロック共重合体を使用せず、マレイミド化合物(日本化薬社製、商品名:MIR-3000-70MT)の量を100質量部に変更した以外は実施例10と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表2に示す。
(比較例4)
 樹脂組成物の調製時に、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]およびスチレン-エチレン・プロピレン-スチレンブロック共重合体を使用せず、マレイミド化合物(日本化薬社製、商品名:MIR-3000-70MT)およびアミノトリアジンノボラック樹脂(DIC社製、商品名:LA-1356)の配合量をそれぞれ50質量部に変更した以外は実施例11と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行ったが、比誘電率および誘電正接は得られた樹脂フィルム(硬化物)が非常に脆く測定できなかった。結果を表2に示す。
(比較例5)
 樹脂組成物の調製時に、アルコキシシリル基を有する変性ブロック共重合体水素化物[E1]およびスチレン-エチレン・プロピレン-スチレンブロック共重合体を使用せず、スチレン終端ピリミジンアリールエーテルコポリマーの使用量を100質量部に変更した以外は実施例12と同様にしてワニス状の樹脂組成物を調製した。そして、実施例1と同様にして各種評価を行った。結果を表2に示す。
 本発明によれば、誘電特性、耐熱性および金属層に対する接着性に優れる樹脂組成物を提供することができる。
 また、本発明によれば、誘電特性、耐熱性および金属層に対する接着性に優れるプリプレグ、積層体、金属張積層板および配線板を提供することができる。
 

Claims (13)

  1.  硬化性化合物と、シラン変性熱可塑性樹脂とを含有し、
     前記硬化性化合物が、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物、硬化性ハイドロカーボンおよびイミド化合物からなる群より選択される少なくとも1種を含む、樹脂組成物。
  2.  前記炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリエーテル化合物が、炭素-炭素不飽和結合を有する置換基を末端に有する変性ポリフェニレンエーテル化合物である、請求項1に記載の樹脂組成物。
  3.  前記硬化性化合物が、(メタ)アクリロイル基およびスチリル基の少なくとも一方を末端に有する変性ポリエーテル化合物である、請求項1に記載の樹脂組成物。
  4.  前記シラン変性熱可塑性樹脂が、芳香族ビニル化合物由来の構造単位を主成分とする、少なくとも2つの重合体ブロック[A]と、鎖状共役ジエン化合物由来の構造単位を主成分とする、少なくとも1つの重合体ブロック[B]とからなるブロック共重合体の、鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合の90%以上を水素化したブロック共重合体水素化物に、アルコキシシリル基が導入されてなるものである、請求項1に記載の樹脂組成物。
  5.  前記シラン変性熱可塑性樹脂が、芳香族ビニル化合物由来の構造単位を主成分とする、少なくとも2つの重合体ブロック[A]と、鎖状共役ジエン化合物由来の構造単位を主成分とする、少なくとも1つの重合体ブロック[B]とからなるブロック共重合体の、鎖状共役ジエン化合物に由来する炭素-炭素不飽和結合および芳香族ビニル化合物に由来する芳香環の炭素-炭素不飽和結合の90%以上を水素化したブロック共重合体水素化物に、アルコキシシリル基が導入されてなるものである、請求項1に記載の樹脂組成物。
  6.  相溶化剤を更に含む、請求項1に記載の樹脂組成物。
  7.  前記相溶化剤がスチレン系ブロックポリマーである、請求項6に記載の樹脂組成物。
  8.  硬化助剤を更に含む、請求項1に記載の樹脂組成物。
  9.  前記シラン変性熱可塑性樹脂の含有割合が、固形分換算で、10質量%以上90質量%以下である、請求項1に記載の樹脂組成物。
  10.  請求項1に記載の樹脂組成物または当該樹脂組成物の半硬化物と、繊維質基材とを備えるプリプレグ。
  11.  基材と、前記基材上に設けられた樹脂層とを備え、
     前記樹脂層が、請求項1~9の何れか1項に記載の樹脂組成物または当該樹脂組成物の半硬化物を含む、積層体。
  12.  絶縁層と、金属箔とを備え、
     前記絶縁層は、請求項1に記載の樹脂組成物の硬化物または請求項10に記載のプリプレグの硬化物を含む、金属張積層板。
  13.  絶縁層と、配線とを備え、
     前記絶縁層は、請求項1に記載の樹脂組成物の硬化物または請求項10に記載のプリプレグの硬化物を含む、配線板。
