Description
本発明は、熱軟化性熱伝導組成物に関する。
近年、熱伝導性シートと熱伝導性グリースの両方の長所を有する熱伝導性材料として、室温では非流動性状態であり、熱により軟化または溶融し、流動性を有する熱軟化性材料が多数開示されている。
しかしながら、有機物をベースオイルとした熱軟化性材料は(特許文献1~4)、耐熱性に劣るため、自動車用途等にこれらが用いられた場合には高温による劣化が懸念される。
耐熱性改良のため、シリコーンをベースにした熱軟化性材料も多数開示されており(例えば、特許文献5~6)、例えば、シート成型物であったり、ペースト状の熱伝導性材料(硬化反応を利用したもの)がある。
しかし、シリコーンは熱伝導性が低く、シリコーンをベースにした熱軟化性材料は熱伝導性が低いという問題があった。前記熱軟化性材料の熱伝導性を高くするためには、該熱軟化性材料に熱伝導性充填材を高充填する必要があるが、単に熱伝導性充填材を高充填しても、熱軟化性材料の粘度が著しく上昇してしまう。特に、電子部品作動時の発熱温度領域で、熱軟化性材料の粘度が高いと、圧縮しても熱軟化性材料が薄くなりにくく、熱抵抗が増大してしまう。
そこで、熱伝導性充填材をシランカップリング剤(ウェッター)で表面処理して、ベースとなる熱軟化性シリコーンレジンに分散させ、熱軟化性材料の流動性を保つ方法が提案されている。(特許文献7)。
しかし、シランカップリング剤は、熱軟化性シリコーンレジンとの相溶性が悪く、熱軟化性材料の粘度を十分に下げることができず、所望の厚さと熱抵抗を得ることができなかった。
しかしながら、有機物をベースオイルとした熱軟化性材料は(特許文献1~4)、耐熱性に劣るため、自動車用途等にこれらが用いられた場合には高温による劣化が懸念される。
耐熱性改良のため、シリコーンをベースにした熱軟化性材料も多数開示されており(例えば、特許文献5~6)、例えば、シート成型物であったり、ペースト状の熱伝導性材料(硬化反応を利用したもの)がある。
しかし、シリコーンは熱伝導性が低く、シリコーンをベースにした熱軟化性材料は熱伝導性が低いという問題があった。前記熱軟化性材料の熱伝導性を高くするためには、該熱軟化性材料に熱伝導性充填材を高充填する必要があるが、単に熱伝導性充填材を高充填しても、熱軟化性材料の粘度が著しく上昇してしまう。特に、電子部品作動時の発熱温度領域で、熱軟化性材料の粘度が高いと、圧縮しても熱軟化性材料が薄くなりにくく、熱抵抗が増大してしまう。
そこで、熱伝導性充填材をシランカップリング剤(ウェッター)で表面処理して、ベースとなる熱軟化性シリコーンレジンに分散させ、熱軟化性材料の流動性を保つ方法が提案されている。(特許文献7)。
しかし、シランカップリング剤は、熱軟化性シリコーンレジンとの相溶性が悪く、熱軟化性材料の粘度を十分に下げることができず、所望の厚さと熱抵抗を得ることができなかった。
したがって、本発明は、電子部品の冷却のために発熱性電子部品とヒートシンク又は金属筐体などの放熱部品との間の熱境界面に介装する熱伝導性材料(被膜)として用いられ、電子部品の作動温度範囲内の温度において粘度低下、軟化、又は融解して熱伝導性材料が熱境界面に対して密着し、従来製品よりも融解時の粘度が低く、熱抵抗も低い熱軟化性熱伝導性組成物を提供することを目的とする。
本発明者らは、上記課題を解決するために鋭意研究を行った結果、熱軟化性のフェニル変性シリコーンレジンに特定の加水分解性オルガノポリシロキサンと、熱伝導性充填材とを配合することで、粘度が低く、かつ熱抵抗も低い熱軟化性熱伝導性組成物が得られることを見出し、本発明を成すに至った。
すなわち、本発明は、下記(A)~(C)成分を含有する熱軟化性熱伝導性組成物を提供することを目的とする。
ここで、熱軟化性とは、熱により(40℃以上において)軟化、低粘度化又は融解することをいい、熱軟化、低粘度化又は融解して被膜の表面が流動化するものを「熱軟化性」を有するものとする。

本発明の熱軟化性熱伝導性組成物は、従来製品よりも融解時の粘度が低く、熱伝導性に優れる。また、本発明の熱軟化性熱伝導性組成物は、発熱性電子部品と放熱部品との間に配置され、室温では流動性がなく、電子部品動作時の発熱で低粘度化、軟化、又は溶融し、電子部品と放熱部品との境界に実質的に充填される。したがって、本発明の熱軟化性熱伝導性組成物は放熱材料として有用である。
以下、本発明について詳細を記述する。
(A)フェニル変性シリコーンレジン
(A)成分は、熱軟化性であるフェニル変性シリコーンレジンであり、本発明の組成物(放熱部材)のマトリックスを形成する。(A)成分としては、本発明の組成物(放熱部材)が、実質的に室温で非流動状態であって、発熱性電子部品の発熱、具体的には40~80℃の温度範囲において、熱軟化、低粘度化または融解して流動化するシリコーレジンである。(A)成分は、本発明の組成物(放熱部材)に熱軟化を起こし、熱伝導性を付与する充填材に加工性や作業性をあたえるバインダーとしての役割も果たす。
なお、本発明において「室温」とは、10~30℃の範囲のことを指すものとする。
ここで、熱軟化、低粘度化または融解する温度は放熱部材としての温度であり、シリコーンレジン自体の融点は40~80℃であることが好ましく、特に50~70℃であることが好ましい。シリコーンレジン自体の融点が40℃未満であると、組成物を塗工した際、表層に粘着性が発現し、取り扱い性が悪くなる場合がある。また、シリコーンレジン自体の融点が80℃より高いと、加熱圧縮時の温度を高温にしなければならず、実装工程上困難となる場合がある。
(A)成分は、熱軟化性であるフェニル変性シリコーンレジンであり、本発明の組成物(放熱部材)のマトリックスを形成する。(A)成分としては、本発明の組成物(放熱部材)が、実質的に室温で非流動状態であって、発熱性電子部品の発熱、具体的には40~80℃の温度範囲において、熱軟化、低粘度化または融解して流動化するシリコーレジンである。(A)成分は、本発明の組成物(放熱部材)に熱軟化を起こし、熱伝導性を付与する充填材に加工性や作業性をあたえるバインダーとしての役割も果たす。
なお、本発明において「室温」とは、10~30℃の範囲のことを指すものとする。
ここで、熱軟化、低粘度化または融解する温度は放熱部材としての温度であり、シリコーンレジン自体の融点は40~80℃であることが好ましく、特に50~70℃であることが好ましい。シリコーンレジン自体の融点が40℃未満であると、組成物を塗工した際、表層に粘着性が発現し、取り扱い性が悪くなる場合がある。また、シリコーンレジン自体の融点が80℃より高いと、加熱圧縮時の温度を高温にしなければならず、実装工程上困難となる場合がある。
(A)成分は、R1SiO3/2単位(以下、T単位と称する)、およびR2
2SiO2/2単位(以下、D単位と称する)を有することを特徴とする。(A)成分は、これらT単位、D単位のほかに、R2
3SiO1/2単位(以下、M単位と称する)を少量有していてもよい。
R1は炭素原子数1~10のアルキル基、またはフェニル基から選ばれる基である。R1の具体例としては、例えば、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ペンチル基、ネオペンチル基、ヘキシル基、シクロヘキシル基、オクチル基、ノニル基、デシル基等のアルキル基、フェニル基等が挙げられる。中でも、難燃性の点から、R1は、メチル基、フェニル基が好ましい。
R2は上記R1のアルキル基とフェニル基に加え、炭素原子数2~10のアルケニル基から選ばれる基である。R2の具体例としては、R1の具体例に加え、ビニル基、アリル基、プロペニル基、イソプロペニル基、ブテニル基、ヘキセニル基、シクロヘキセニル基、オクテニル基等のアルケニル基等が挙げられる。中でも、難燃性の点から、R2は、メチル基、フェニル基、ビニル基、アリル基が好ましい。
R1は炭素原子数1~10のアルキル基、またはフェニル基から選ばれる基である。R1の具体例としては、例えば、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ペンチル基、ネオペンチル基、ヘキシル基、シクロヘキシル基、オクチル基、ノニル基、デシル基等のアルキル基、フェニル基等が挙げられる。中でも、難燃性の点から、R1は、メチル基、フェニル基が好ましい。
R2は上記R1のアルキル基とフェニル基に加え、炭素原子数2~10のアルケニル基から選ばれる基である。R2の具体例としては、R1の具体例に加え、ビニル基、アリル基、プロペニル基、イソプロペニル基、ブテニル基、ヘキセニル基、シクロヘキセニル基、オクテニル基等のアルケニル基等が挙げられる。中でも、難燃性の点から、R2は、メチル基、フェニル基、ビニル基、アリル基が好ましい。
(A)成分のシリコーンレジンについて更に具体的に説明する。(A)成分のシリコーンレジンは、室温で非流動性であるためにT単位およびD単位を一定の割合で含む必要がある。(A)成分中のT単位とD単位の含有率は、(A)成分中90~100mol%であり、93~100mol%が好ましく、96~100mol%が特に好ましい。また、前記シリコーンレジンは、T単位、D単位及び少量のM単位の組み合わせ(mol%)で構成されていてもよい。
T単位を導入することで、靭性を高め、室温で固形時の脆さを改善して取り扱い時の破損等を防止することができる。また、D単位を導入することで、室温での靭性を向上することができる。M単位は末端を形成する。M単位/T単位/D単位の組み合わせからなるシリコーンレジンでは、T単位とD単位との比率は、10:90~90:10であることが好ましく、特に20:80~80:20であることが好ましい。M単位と(T単位+D単位)の比率は、0.2:100~4:100であることが好ましい。
T単位を導入することで、靭性を高め、室温で固形時の脆さを改善して取り扱い時の破損等を防止することができる。また、D単位を導入することで、室温での靭性を向上することができる。M単位は末端を形成する。M単位/T単位/D単位の組み合わせからなるシリコーンレジンでは、T単位とD単位との比率は、10:90~90:10であることが好ましく、特に20:80~80:20であることが好ましい。M単位と(T単位+D単位)の比率は、0.2:100~4:100であることが好ましい。
(A)成分のシリコーンレジンのフェニル変性率は、30~60mol%であり、40~60mol%であることが好ましく、50~60mol%であることが特に好ましい。フェニル変性率30mol%未満であると、レジンの熱軟化性が低下し、厚さを薄くできない場合がある。また、フェニル変性率が60mol%を超えると、ウェッターの(B)成分との相溶性が悪化し、熱伝導性充填材を均一に分散できない場合がある。なお、フェニル変性率は、M単位、D単位、T単位のうち、フェニル基を有する単位の比率をモル百分率で示したものである。
(A)成分の具体例としては、下記のような2官能性構造単位(D単位)および3官能性構造単位(T単位)を特定組成で有するシリコーンレジンが挙げられる。なお、以下に挙げるシロキサン単位の結合順序は、ブロックであってもランダムであってもよい。

M単位、D単位、T単位比の測定方法
本発明において、三次元網状(樹脂状)構造のシリコーンレジンの単官能性のR2 3SiO1/2単位(M単位)、2官能性のR2 2SiO2/2単位(D単位)、3官能性のR1SiO3/2単位(T単位)の比は、29Si-NMRから求めた値である。
29Si-NMRのサンプルの調製方法は特に制限されないが、例えば、シリコーンレジン1質量部を重クロロホルム3質量部に溶解させてサンプルを調製することができる。また、前記シリコーンレジンの平均重合度、即ち、M単位、D単位、及びT単位の合計量は30~300であることが好ましく、より好ましくは50~150である。
なお、本発明において、平均重合度は、トルエンを展開溶媒としてGPC(ゲルパーミエーションクロマトグラフィー)分析におけるポリスチレン換算の数平均重合度(数平均分子量)として求めた値である。
本発明において、三次元網状(樹脂状)構造のシリコーンレジンの単官能性のR2 3SiO1/2単位(M単位)、2官能性のR2 2SiO2/2単位(D単位)、3官能性のR1SiO3/2単位(T単位)の比は、29Si-NMRから求めた値である。
29Si-NMRのサンプルの調製方法は特に制限されないが、例えば、シリコーンレジン1質量部を重クロロホルム3質量部に溶解させてサンプルを調製することができる。また、前記シリコーンレジンの平均重合度、即ち、M単位、D単位、及びT単位の合計量は30~300であることが好ましく、より好ましくは50~150である。

(A)成分は、1種単独で使用してもよいし、2種以上を併用してもよい。
本発明の組成物における(A)成分の含有量は、5~10質量%であることが好ましく、6~7質量%であることがより好ましい。

(B)加水分解性オルガノポリシロキサン
(B)成分は、下記式(1)で表される加水分解性オルガノポリシロキサンであり、後述する(C)成分の表面処理剤(ウェッター)である。(B)成分は、組成物調製時に(C)成分を疎水化処理し、前記(A)成分との濡れ性を向上させ、(C)成分を(A)成分に均一に分散させることができる。

(B)成分は、下記式(1)で表される加水分解性オルガノポリシロキサンであり、後述する(C)成分の表面処理剤(ウェッター)である。(B)成分は、組成物調製時に(C)成分を疎水化処理し、前記(A)成分との濡れ性を向上させ、(C)成分を(A)成分に均一に分散させることができる。
上記式(1)中、R3は、炭素原子数6~10のアリール基である。R3の具体例としては、フェニル基、トリル基、キシリル基、メシチル基などのアリール基が挙げられ、中でも、合成のしやすさの観点からフェニル基が好ましい。
上記式(1)中、R4は、炭素原子数1~10のアルキル基であり、より好ましくは1~5のアルキル基、更に好ましくは1~3のアルキル基である。R4の具体例としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、tert-ブチル基、ペンチル基、ヘキシル基、オクチル基、ノニル基、デシル基などのアルキル基が挙げられ、特にメチル基及びエチル基が好ましい。

上記式(1)中、mは2≦m≦60の数であり、より好ましくは9≦m≦30の数であり、更に好ましくは12≦m≦18の数である。
上記範囲外では、(A)成分であるフェニル変性シリコーンレジンとの相溶性が低下したり、分散剤としての能力が低下するため好ましくない。
上記式(1)中、R4は、炭素原子数1~10のアルキル基であり、より好ましくは1~5のアルキル基、更に好ましくは1~3のアルキル基である。R4の具体例としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、tert-ブチル基、ペンチル基、ヘキシル基、オクチル基、ノニル基、デシル基などのアルキル基が挙げられ、特にメチル基及びエチル基が好ましい。
上記式式(1)中、xは2または3である。xが1であると、疎水化処理が不十分で、(C)成分を(A)成分に均一に分散させることができない。
上記式(1)中、nは0≦n≦15の数であり、より好ましくは0≦n≦8の数であり、更に好ましくは0≦n≦5の数である。
上記式(1)中、mは2≦m≦60の数であり、より好ましくは9≦m≦30の数であり、更に好ましくは12≦m≦18の数である。
上記範囲外では、(A)成分であるフェニル変性シリコーンレジンとの相溶性が低下したり、分散剤としての能力が低下するため好ましくない。
(B)成分の具体例としては、下記構造のオルガノポリシロキサン等が挙げられる。
(B)成分の配合量は、(A)成分100質量部に対して10~100質量部であり、好ましくは20~70質量部であり、より好ましくは30~60質量部である。配合量が10質量部より少ないと、疎水化処理が不十分となり、(C)成分を(A)成分に均一に分散させることができない場合がある。また、100質量部より多いと、室温にて、非流動性の状態になりにくく、耐ポンプアウト性が低下する場合がある。
(C)熱伝導性充填材
(C)成分の熱伝導性充填材は、熱伝導率が10W/(m・K)以上であることが必要である。熱伝導率が10W/(m・K)未満であると、熱軟化性熱伝導性組成物の熱伝導率そのものが小さくなる。熱伝導率の上限は、熱伝導性充填材に用いる材料によっても変化するが、特に上限はない。
10W/(m・K)以上の熱伝導率を有する熱伝導性充填材としては、例えば、アルミニウム粉末、銅粉末、銀粉末、ニッケル粉末、金粉末、アルミナ粉末、酸化亜鉛粉末、酸化マグネシウム粉末、窒化アルミニウム粉末、窒化ホウ素粉末、窒化珪素粉末、ダイヤモンド粉末、カーボン粉末などの粉末や粒状物が挙げられ、これらを1種類又は2種類以上混ぜ合わせて用いてもよい。
(C)成分の熱伝導性充填材は、熱伝導率が10W/(m・K)以上であることが必要である。熱伝導率が10W/(m・K)未満であると、熱軟化性熱伝導性組成物の熱伝導率そのものが小さくなる。熱伝導率の上限は、熱伝導性充填材に用いる材料によっても変化するが、特に上限はない。
10W/(m・K)以上の熱伝導率を有する熱伝導性充填材としては、例えば、アルミニウム粉末、銅粉末、銀粉末、ニッケル粉末、金粉末、アルミナ粉末、酸化亜鉛粉末、酸化マグネシウム粉末、窒化アルミニウム粉末、窒化ホウ素粉末、窒化珪素粉末、ダイヤモンド粉末、カーボン粉末などの粉末や粒状物が挙げられ、これらを1種類又は2種類以上混ぜ合わせて用いてもよい。
熱伝導性充填材として粉末や粒状物を用いる場合に、その形状は不定形でも球形でも如何なる形状でも構わないが、平均粒径が0.3~20μmのものであり、1~15μmのものが好ましい。平均粒径が0.3μm未満であると、組成物の配合性が低下し、伸展性に乏しくなり、20μmを超えると、加熱圧縮後の厚さを薄くすることができない場合がある。なお、上記平均粒径は、レーザー光回折による粒度分布測定における累積体積平均径D50(又はメジアン径)等として求めた値である。具体的には、マイクロトラック・ベル(株)製の粒子径分布測定装置MT3000IIにより測定した体積基準の累積50%粒子径(D50)の値である(以下、同じ)。
上記熱伝導性充填材の配合量は、(A)成分100質量部に対して800~1,300質量部の範囲であり、好ましくは900~1,200質量部の範囲である。配合量が800質量部未満であると、必要な熱伝導率が得られず、1,300質量部を超えると、組成物の配合性が低下し、伸展性が乏しくなる場合がある。
上記熱伝導性充填材の配合量は、(A)成分100質量部に対して800~1,300質量部の範囲であり、好ましくは900~1,200質量部の範囲である。配合量が800質量部未満であると、必要な熱伝導率が得られず、1,300質量部を超えると、組成物の配合性が低下し、伸展性が乏しくなる場合がある。
(その他の添加剤)
本発明の熱伝導性組成物には、本発明の目的を損なわない範囲で、任意成分として、添加剤または充填剤等を更に添加することができる。具体的には、可塑剤((D)成分)としてフェニル変性シリコーンオイル;着色剤としてカーボンブラック、ベンガラなど;難燃性付与剤として白金触媒、酸化鉄、酸化チタン、酸化セリウムなどの金属酸化物、または金属水酸化物を添加してもよい。更に、ディスペンス塗布やスクリーン印刷、コーティング等の量産効率の高い方法で塗布するために、溶媒を添加し、液状グリースとしてもよい。該溶媒としては、具体的には、トルエン、キシレン、イソパラフィン系溶媒が挙げられる。
本発明の熱伝導性組成物には、本発明の目的を損なわない範囲で、任意成分として、添加剤または充填剤等を更に添加することができる。具体的には、可塑剤((D)成分)としてフェニル変性シリコーンオイル;着色剤としてカーボンブラック、ベンガラなど;難燃性付与剤として白金触媒、酸化鉄、酸化チタン、酸化セリウムなどの金属酸化物、または金属水酸化物を添加してもよい。更に、ディスペンス塗布やスクリーン印刷、コーティング等の量産効率の高い方法で塗布するために、溶媒を添加し、液状グリースとしてもよい。該溶媒としては、具体的には、トルエン、キシレン、イソパラフィン系溶媒が挙げられる。
(製造方法)
本発明の放熱部材に用いられる熱軟化性熱伝導性組成物は、上述の(A)成分、(B)成分及び(C)成分に加えて、必要に応じて他の成分(例えば(D)成分)をニーダー、ゲートミキサー、プラネタリーミキサーなどのゴム練機を用いて配合および混練することによって、容易に製造できる。必要に応じて加熱してもよい。得られた組成物にトルエンやイソパラフィン系溶媒を適量加えて希釈し、スクリーン印刷やコーティング等による塗布に適した、ペースト状の熱軟化性熱伝導性組成物とすることもできる。また、シート状の熱軟化性熱伝導性組成物とする場合、前記ペースト状の熱軟化性熱伝導性組成物をPET(ポリエチレンテレフタレート)製の剥離フィルムにコーティングし、次に温度80℃~120℃の乾燥炉で30分程度加熱し、溶媒を揮発させた後、その上にPET製剥離フィルムを加熱ロールでラミネートすることで、シート状の熱軟化性熱伝導性組成物を作製することができる。
本発明の放熱部材に用いられる熱軟化性熱伝導性組成物は、上述の(A)成分、(B)成分及び(C)成分に加えて、必要に応じて他の成分(例えば(D)成分)をニーダー、ゲートミキサー、プラネタリーミキサーなどのゴム練機を用いて配合および混練することによって、容易に製造できる。必要に応じて加熱してもよい。得られた組成物にトルエンやイソパラフィン系溶媒を適量加えて希釈し、スクリーン印刷やコーティング等による塗布に適した、ペースト状の熱軟化性熱伝導性組成物とすることもできる。また、シート状の熱軟化性熱伝導性組成物とする場合、前記ペースト状の熱軟化性熱伝導性組成物をPET(ポリエチレンテレフタレート)製の剥離フィルムにコーティングし、次に温度80℃~120℃の乾燥炉で30分程度加熱し、溶媒を揮発させた後、その上にPET製剥離フィルムを加熱ロールでラミネートすることで、シート状の熱軟化性熱伝導性組成物を作製することができる。
加熱圧縮後の特性
得られる熱軟化性熱伝導性組成物の乾燥後の組成物を、0.7kPaの圧力下で、50℃で30分加熱圧縮した時に、厚さ60μm以下、好ましくは厚さ50μm以下、特に好ましくは厚さ40μm以下に圧縮できる。
得られる熱軟化性熱伝導性組成物の乾燥後の熱抵抗は、厚さ20~50μmで、10mm2・K/W以下であることが好ましく、より好ましくは7mm2・K/W以下である。なお、熱抵抗は、レーザーフラッシュ法で求めた熱伝導率とサンプルの厚さから、実効の熱抵抗を下記式により算出した。
得られる熱軟化性熱伝導性組成物の乾燥後の組成物を、0.7kPaの圧力下で、50℃で30分加熱圧縮した時に、厚さ60μm以下、好ましくは厚さ50μm以下、特に好ましくは厚さ40μm以下に圧縮できる。
得られる熱軟化性熱伝導性組成物の乾燥後の熱抵抗は、厚さ20~50μmで、10mm2・K/W以下であることが好ましく、より好ましくは7mm2・K/W以下である。なお、熱抵抗は、レーザーフラッシュ法で求めた熱伝導率とサンプルの厚さから、実効の熱抵抗を下記式により算出した。
(2)複素粘度
本発明の放熱部材は、50℃における、周波数10Hzの複素粘度が、好ましくは900~10,000Pa・sの範囲内、より好ましくは1,500~8,000Pa・sの範囲内である。該複素粘度がこの範囲内にあると、電子部品とヒートシンク等の放熱部品との間から該熱軟化性熱伝導性組成物が流出しにくく(耐ポンプアウト性が良好であり)、また、電子部品と放熱部品との間隙を小さくしやすく、十分な放熱性能を発現しやすい。
本発明の放熱部材は、50℃における、周波数10Hzの複素粘度が、好ましくは900~10,000Pa・sの範囲内、より好ましくは1,500~8,000Pa・sの範囲内である。該複素粘度がこの範囲内にあると、電子部品とヒートシンク等の放熱部品との間から該熱軟化性熱伝導性組成物が流出しにくく(耐ポンプアウト性が良好であり)、また、電子部品と放熱部品との間隙を小さくしやすく、十分な放熱性能を発現しやすい。
以下、実施例及び比較例を示し、本発明をより詳細に説明するが、本発明は下記の実施例に制限されるものではない。
下記実施例および比較例に用いられた熱軟化性熱伝導性材料を構成する(A)~(D)成分は以下のとおりである。なお、以下においてMはトリメチルシロキシ単位(即ち、(CH3)3SiO1/2)、Dはジメチルシロキシ単位(即ち、(CH3)2SiO2/2)、Dφはジフェニルシロキシ単位(即ち、(C6H5)2SiO2/2)、DViはメチルビニルシロキシ単位(即ち、(CH3)(CH2=CH)SiO2/2)、Tφはフェニルシロキシ単位(即ち、(C6H5)SiO3/2)を指すものとする。また、Meはメチル基を示し、Phはフェニル基を示す。

下記式(10)で表されるオルガノポリシロキサン
下記式(10)で表されるオルガノポリシロキサン
上記(A)成分、(B)成分、(C)成分及び(D)成分を下記表1及び表2に記載の配合量にてプラネタリーミキサーに仕込み、60分間混合し、実施例1~6、比較例1~9の熱軟化性熱伝導性組成物を製造した。得た組成物100質量部にトルエン5質量部を添加し、希釈し、次いで、厚さが200μmになるように、ペースト状の熱軟化性熱伝導性組成物を乾燥させ、熱軟化性熱伝導性組成物(a)~(o)を得た。得られた熱軟化性熱伝導性組成物の特性も表1及び表2に併記する。
(評価方法)
(1)厚さ、熱抵抗および熱伝導率
二枚の円板状の標準アルミニウムプレート(純度:99.99%、直径:約12.7mm、厚さ:約1.0mm)で、得られた熱軟化性熱伝導性組成物を挟み、0.7kPaの圧力下で、50℃で30分加熱圧縮し、二枚のアルミニウムプレートの間に放熱部材を有する試料を得た。次に、二枚の標準アルミニウムプレートごと厚さを測定し、予め分かっている標準アルミニウムプレートの厚さを差し引くことによって、実質的な放熱部材の厚さを測定した。なお、厚さ測定には、マイクロメーター(株式会社ミツトヨ製、型式番号:M820-25VA)を用いた。
また、上記の放熱部材の熱抵抗および熱伝導率をレーザーフラッシュ測定機(NETZSCH製、LFA467HyperFlash)により測定した。結果を表1及び表2に示す。
(1)厚さ、熱抵抗および熱伝導率
二枚の円板状の標準アルミニウムプレート(純度:99.99%、直径:約12.7mm、厚さ:約1.0mm)で、得られた熱軟化性熱伝導性組成物を挟み、0.7kPaの圧力下で、50℃で30分加熱圧縮し、二枚のアルミニウムプレートの間に放熱部材を有する試料を得た。次に、二枚の標準アルミニウムプレートごと厚さを測定し、予め分かっている標準アルミニウムプレートの厚さを差し引くことによって、実質的な放熱部材の厚さを測定した。なお、厚さ測定には、マイクロメーター(株式会社ミツトヨ製、型式番号:M820-25VA)を用いた。
また、上記の放熱部材の熱抵抗および熱伝導率をレーザーフラッシュ測定機(NETZSCH製、LFA467HyperFlash)により測定した。結果を表1及び表2に示す。
(2)複素粘度
粘弾性測定装置HAAKE MARS40(商品名、Thermo Fisher Scientific社製)を用いて、上記放熱部材の50℃における複素粘度を測定した。測定は、ひずみ制御でおこない、ひずみは1%に設定した。また、センサーにはパラレルプレート(P20/Ti)を用いた。50℃における、周波数10Hzの複素粘度の結果を表1及び表2に示す。
粘弾性測定装置HAAKE MARS40(商品名、Thermo Fisher Scientific社製)を用いて、上記放熱部材の50℃における複素粘度を測定した。測定は、ひずみ制御でおこない、ひずみは1%に設定した。また、センサーにはパラレルプレート(P20/Ti)を用いた。50℃における、周波数10Hzの複素粘度の結果を表1及び表2に示す。
<実施例1~6>
組成物(a)~(f)を用いて、上記の方法でシート状の熱軟化性熱伝導性組成物を得た。
<比較例1>
組成物(g)を用いて、シート状の熱軟化性熱伝導性組成物を得た。加熱圧縮しても、厚さが薄くならず、熱抵抗が大きかった。
<比較例2>
組成物(h)を用いて、シート状の熱軟化性熱伝導性組成物を得た。室温で流動性があり、50℃での複素粘度も低かった。
<比較例3>
組成物(i)は配合しても、グリース状にならなかったため、物性評価ができなかった。
<比較例4>
組成物(j)は配合しても、グリース状にならなかったため、物性評価ができなかった。
<比較例5>
組成物(k)は配合しても、グリース状にならなかったため、物性評価ができなかった。
<比較例6>
組成物(l)は配合しても、グリース状にならなかったため、物性評価ができなかった。
<比較例7>
組成物(m)を用いて、シート状の熱軟化性熱伝導性組成物を得た。室温で流動性があり、50℃での複素粘度も低かった。
<比較例8>
組成物(n)は配合しても、グリース状にならなかったため、物性評価ができなかった。
<比較例9>
組成物(o)を用いて、シート状の熱軟化性熱伝導性組成物を得た。加熱圧縮しても、厚さが薄くならず、熱抵抗が大きかった。
組成物(a)~(f)を用いて、上記の方法でシート状の熱軟化性熱伝導性組成物を得た。
<比較例1>
組成物(g)を用いて、シート状の熱軟化性熱伝導性組成物を得た。加熱圧縮しても、厚さが薄くならず、熱抵抗が大きかった。
<比較例2>
組成物(h)を用いて、シート状の熱軟化性熱伝導性組成物を得た。室温で流動性があり、50℃での複素粘度も低かった。
<比較例3>
組成物(i)は配合しても、グリース状にならなかったため、物性評価ができなかった。
<比較例4>
組成物(j)は配合しても、グリース状にならなかったため、物性評価ができなかった。
<比較例5>
組成物(k)は配合しても、グリース状にならなかったため、物性評価ができなかった。
<比較例6>
組成物(l)は配合しても、グリース状にならなかったため、物性評価ができなかった。

組成物(n)は配合しても、グリース状にならなかったため、物性評価ができなかった。

組成物(o)を用いて、シート状の熱軟化性熱伝導性組成物を得た。加熱圧縮しても、厚さが薄くならず、熱抵抗が大きかった。
Claims (3)
- 下記(A)成分、(B)成分及び(C)成分を含む熱軟化性熱伝導性組成物。
(A)R1SiO3/2単位(式中、R1は炭素原子数1~10のアルキル基、及びフェニル基から選ばれる基である)、およびR2 2SiO2/2単位(式中、R2は炭素原子数1~10のアルキル基、炭素原子数2~10のアルケニル基、及びフェニル基から選ばれる基である)を(A)成分中90~100mol%含み、フェニル変性率が30~60mol%であるフェニル変性シリコーンレジン:100質量部
(B)下記式(1)で表される加水分解性オルガノポリシロキサン:(A)成分100質量部に対して10~100質量部
(式(1)中、R3は、炭素原子数6~10のアリール基であり、R4は、炭素原子数1~10のアルキル基である。xは2または3であり、nは0≦n≦15の数であり、mは2≦m≦60の数である。)
(C)10W/(m・K)以上の熱伝導率を有し、平均粒径が0.3~20μmである熱伝導性充填材:(A)成分100質量部に対して1,000~1,700質量部 - 式(1)において、R3がフェニル基であり、R4がメチル基である加水分解性オルガノポリシロキサンを含む請求項1に記載の熱軟化性熱伝導性組成物。
- 請求項1又は2に記載の熱軟化性熱伝導性組成物の硬化物。
