Abstract
処理効率を高めた処理方法及び処理装置を提供する。処理方法は、二酸化炭素を含み、かつ、酸素濃度が1000ppm以下である原料ガスに、発光波長が227nm以下の紫外光を照射し、大気空間から隔離された処理チャンバ内部において、前記紫外光が照射された前記原料ガスを被処理物に接触させて前記被処理物を処理する。処理装置は、発光波長が227nm以下の紫外光を出射する光源と、外から隔離することができ、内部に被処理物を載置する領域を有し、および、二酸化炭素を含み、かつ、酸素濃度が1000ppm以下である原料ガスを供給する原料ガス供給源に接続される原料ガス供給口を有する、処理チャンバと、を備え、前記紫外光を前記原料ガスに照射し、照射後の前記原料ガスを前記被処理物に接触させて被処理物を処理する。
Description
本発明は、二酸化炭素を含むガスの活性種を使用して被処理物を処理する、処理方法、処理装置及び処理システムに関する。
酸素ガスを含む雰囲気下で波長が172nmの真空紫外光を被処理物に照射し、オゾンを生成し、さらにオゾンから励起状態の原子状酸素O(1D)を生成して被処理物の表面改質や洗浄を行う方法が知られている(特許文献1参照)。
酸素やオゾンを紫外光で分解することで得られる、基底状態の原子状酸素O(3P)や、励起状態の原子状酸素O(1D)(以下、これらをまとめて「原子状酸素」と表記することがある)は、被処理物の表面改質や洗浄を行うために有効な原料である。処理効率を高めるためには、雰囲気中の酸素ガス濃度を高めて、原子状酸素を増やすことが一番に想起される。しかしながら、雰囲気中の酸素ガス濃度を高めると、真空紫外光が雰囲気中の酸素ガスに吸収されて、被処理物の表面に到達する真空紫外光の光量(即ち、被処理物表面における照度)が低下する。
照度低下の問題だけならば、真空紫外光源を被処理物に近づけることで真空紫外光が酸素ガスに吸収される量を低下させればよい。ところが、酸素ガスから得る原子状酸素は、周囲の酸素分子との衝突によりオゾンに戻りやすいという問題もあり、処理効率の点で改善の余地があった。
本発明は、処理効率を高めた処理方法、処理装置及び処理システムを提供することを目的とする。
本明細書で開示する方法は、原料ガスに二酸化炭素ガスを使用し、二酸化炭素ガスから原子状酸素を得る。例えば、処理方法の一実施形態は、二酸化炭素を含み、かつ、酸素濃度が1000ppm以下である原料ガスに、発光波長が227nm以下の紫外光を照射し、
大気空間から隔離された処理チャンバ内部において、前記紫外光が照射された前記原料ガスを被処理物に接触させて前記被処理物を処理する。

本明細書において、発光波長で紫外光を特定する場合、当該紫外光は特定された波長範囲以外の波長に強度を有するか否かを問わない。例えば、「発光波長が227nm以下の紫外光」とは、当該紫外光の発光スペクトルにおいて、227nm超の波長帯域に強度を示しているか、又は、示していないかに拘わらず、227nm以下の波長帯域に強度を示す紫外光は、全て「発光波長が227nm以下の紫外光」に該当する。なお、本明細書には、「主たる発光波長が227nm以下の光」という表現が登場するが、この表現の意味については後述する。
詳細は後述するが、二酸化炭素に発光波長が227nm以下の紫外光を照射すると、原子状酸素O(1D)又は原子状酸素O(3P)が生成される。O(3P)は、O(1D)と同様に、被処理物の表面改質や洗浄に使用できる。特筆すべきは、酸素ガス雰囲気中では、O(3P)は雰囲気中の酸素分子と結合してオゾンに変換されるところ、酸素ガス濃度が1000ppm以下である雰囲気中では、O(3P)は雰囲気中の酸素分子と結合されにくいために、多量の原子状酸素O(3P)を維持できることである。その結果、多量の原子状酸素O(3P)により表面改質や洗浄を行うことができる。この点が、酸素ガスではなく、二酸化炭素ガスから原子状酸素を得る最大の利点である。
前記処理方法は、前記原料ガスに含まれる二酸化炭素の濃度は5vol%以上であっても構わない。二酸化炭素の濃度が5vol%以上になると、二酸化炭素を使用しない酸素ガス雰囲気下よりもO(3P)の生成効率が高くなる。
前記処理方法は、前記紫外光が照射された前記原料ガス中の一酸化炭素の量を低減しても構わない。詳細は後述するが、一酸化炭素を低減するには、吸着法、焼却法及び接触酸化法等がある。また、詳細は第六実施形態で説明するが、水蒸気を含ませた処理ガスを前記原料ガスとして使用しても、一酸化炭素を低減できる。
前記処理方法は、一酸化炭素の量を低減した前記原料ガスに、前記紫外光を再び照射し、照射された前記原料ガスを前記被処理物に再び接触させて、前記被処理物を処理しても構わない。例えば、後述する第二実施形態、第四実施形態、第十実施形態とその変形例、及び第十二実施形態等で示すように、一酸化炭素の量を低減した前記原料ガスを再利用しても構わない。
前記処理方法は、前記紫外光が照射された前記原料ガスを循環させて再び被処理物に通流させる循環機構を利用して、前記紫外光が照射された前記原料ガスを、再び前記紫外光が照射される領域に通流させること、及び、再び前記被処理物に接触させること、を行っても構わない。循環機構は、例えば、後述する第二実施形態、第四実施形態、第十実施形態とその変形例、及び第十二実施形態で示すような、処理チャンバ下流の原料ガスの処理チャンバ上流への戻り流路でも構わないし、後述する第五実施形態、及び第十三実施形態で示すような処理チャンバ内での循環可能なガス流路でも構わない。循環機構により、原料ガスに繰り返し前記紫外光を照射し、繰り返し前記被処理物に接触させても構わない。
前記原料ガスは、濃度が5ppm以上30000ppm以下である水蒸気を含んでも構わない。水蒸気を含ませた前記原料ガスは、第六実施形態、第七実施形態、第八実施形態、第九実施形態、第十実施形態、第十一実施形態、及び第十二実施形態等に記載されている。
前記原料ガスは、二酸化炭素を含み、かつ酸素濃度が1000ppm以下の原料ガスに水蒸気を添加させることにより生成されても構わない。
前記原料ガス中の前記水蒸気濃度が50ppm以上であっても構わない。
前記処理方法は、前記紫外光が前記被処理物の表面に照射されるように、前記紫外光を出射する光源と前記被処理物が配置されても構わない。例えば、後述する第一実施形態、第二実施形態、第六実施形態、第七実施形態、第八実施形態、第九実施形態、及び第十実施形態とその変形例等に示すような、光源と被処理物の配置方法を採用しても構わない。
前記処理方法は、前記紫外光が前記被処理物の表面に照射されない位置に、前記紫外光を出射する光源と前記被処理物が配置され、

図を参照しながら、上述した各発明を実施するための実施形態を説明する。本明細書に開示された各図面は、グラフを除き、あくまで模式的に図示されたものである。すなわち、図面上の寸法比と実際の寸法比とは必ずしも一致しておらず、また、各図面間においても寸法比は必ずしも一致していない。図面に示された各構成要素の個数は、実際の寸法比や各構成要素の個数と必ずしも一致していない。
以下において、各図面は、必要に応じて、XYZ座標系を参照しながら説明される。本明細書において、方向を表現する際に、正負の向きを区別する場合には、「+X方向」、「-X方向」のように、正負の符号を付して記載される。正負の向きを区別せずに方向を表現する場合には、単に「X方向」と記載される。すなわち、本明細書において、単に「X方向」と記載されている場合には、「+X方向」と「-X方向」の両方が含まれる。Y方向及びZ方向についても同様である。以下に述べる実施形態では、重力方向が-Z方向である。
<第一実施形態>
[処理装置の概要]
図1を参照しながら処理方法及び処理装置の一実施形態を説明する。処理装置100は、主たる発光波長が227nm以下の紫外光L1を出射する光源1と、外から隔離することができ、内部に被処理物であるワーク10を載置する領域を有する処理チャンバ2を有する。処理チャンバ2の内部において、光源1から出射された紫外光L1がワーク10に照射される。光源1に使用する光源種は特に限定されない。
[処理装置の概要]
図1を参照しながら処理方法及び処理装置の一実施形態を説明する。処理装置100は、主たる発光波長が227nm以下の紫外光L1を出射する光源1と、外から隔離することができ、内部に被処理物であるワーク10を載置する領域を有する処理チャンバ2を有する。処理チャンバ2の内部において、光源1から出射された紫外光L1がワーク10に照射される。光源1に使用する光源種は特に限定されない。
図1では、ワーク10を載置する領域の詳細を示していないが、ワーク10を載置する領域は、処理チャンバ2内に配置されたテーブル上であってもよいし、処理チャンバ2を構成する筐体3の内面上であってもよい。本実施形態において、光源1の光出射面は、ワーク10の表面に沿うように配置され、光源1の光出射面とワーク10の表面との間隔が一定になるように配置されている。また、本実施形態では、紫外光L1の光軸は、ワーク10の表面に対し直交するように配置されているが、紫外光L1の光軸は、ワーク10の表面に対し直交しなくても構わないし、光軸が認識できない程度に散乱した紫外光L1がワーク10の表面に入射しても構わない。
紫外光L1は、発光波長が227nm以下の光であり、とりわけ、主たる発光波長が227nm以下の光である。本明細書において、「主たる発光波長が227nm以下」とは、(1)光源1の発光スペクトルに少なくとも一つの極大値となるピーク強度(極大強度)がある場合には、少なくとも一つのピーク強度を示す波長が227nm以下にある紫外光であるか、または(2)光源1の発光スペクトル内における全積分強度に対して、波長227nm以下の波長成分が30%以上の積分強度を示す紫外光であることを意味する。(1)の場合、最も高いピーク強度を示す波長が227nm以下であるとさらに好ましい。
紫外光L1は、発光波長が227nm以下、かつ、128nm以上の光であってもよい。光照射環境に窒素ガスが存在する場合には、紫外光L1が窒素ガスにも照射される。窒素ガスは、127nm以下の光で窒素ガスを構成する窒素原子間の結合が切断され、窒素ラジカルを生成するおそれがある。生成した窒素ラジカルが酸素原子と結合すると、環境に望ましくないNOxを発生させるおそれがある。128nm以上の光であれば、窒素ラジカルが窒素ガスから生成されることはないため、光照射環境に窒素ガスが存在する場合のNOxの発生を抑えられる。
紫外光L1は、発光波長が227nm以下、かつ、128nm以上の光であってもよい。光照射環境に窒素ガスが存在する場合には、紫外光L1が窒素ガスにも照射される。窒素ガスは、127nm以下の光で窒素ガスを構成する窒素原子間の結合が切断され、窒素ラジカルを生成するおそれがある。生成した窒素ラジカルが酸素原子と結合すると、環境に望ましくないNOxを発生させるおそれがある。128nm以上の光であれば、窒素ラジカルが窒素ガスから生成されることはないため、光照射環境に窒素ガスが存在する場合のNOxの発生を抑えられる。
処理チャンバ2の内部は、筐体3によって処理チャンバ2の外部から隔離される。筐体3の内部には、光源1と、ワーク10を配置する配置場所(不図示)と、光源1とワーク10との間に、光源1が配置される空間とワーク10の配置される空間とを区画する透光壁4がある。透光壁4は、光源1の、主たる発光波長の光(本実施形態では、227nm以下の光)を透過する。光源1が配置される空間には、紫外光L1を吸収し難いガス(例えば、窒素等の不活性ガス)が充填されている。図1には示していないが、光源1が配置される空間に接して、ガスを供給するガス供給口と光源1が配置される空間のガスを排出するガス排出口を備えていてもよい。ガス供給口とガス排出口は、いずれも筐体3に設けられた孔である。光源1が配置される空間に連続的に不活性ガスを供給することで、光源1を冷却する効果も得られる。なお、本実施形態は透光壁4を有さない構造であっても構わない。また、光源1が配置される空間を真空(減圧)環境にしても構わない。本実施形態では、光源1は、処理チャンバ2の内部に配置されているが、光源1は、処理チャンバ2の外部に配置されても構わない。光源1が処理チャンバ2の外部に配置される場合、筐体3の一部を透光部材にして、光源1が処理チャンバ2の内部に光を入射させることができればよい。
処理チャンバ2の、ワーク10の配置される空間に接して、原料ガス供給口5と原料ガス排出口6とを備える。原料ガス供給口5と原料ガス排出口6は、いずれも筐体3に設けられた孔である。原料ガス供給口5は原料ガス供給源(不図示)に接続される。原料ガス排出口6はガス吸引源(不図示)に接続される。原料ガス供給口5と原料ガス排出口6は、ワーク10の上部空間を挟むように配置することにより、処理チャンバ2に供給された原料ガスG1がワーク10の被処理表面に接触するようになる。なお、原料ガスG1を供給し排出しながら、ワーク10を処理しても構わないし、原料ガスG1の供給と排出を停止させた状態で、ワーク10を処理しても構わない。
本実施形態の処理装置100は、原料ガス排出口6とガス吸引源との間に一酸化炭素低減部9を有する。一酸化炭素低減部9は処理装置100における任意の構成であり、処理装置100に一酸化炭素低減部9を備えていなくても構わない。一酸化炭素低減部9の詳細は後述する。
処理チャンバ2に供給する原料ガスG1は、二酸化炭素を含む。また、原料ガスG1は、酸素ガス濃度が1000ppm以下である。そして、上述した波長範囲の紫外光L1を、ワーク10に接触する原料ガスG1に照射する。原料ガスG1に含まれる二酸化炭素(以下、「CO2」と記載することがある。)から基底状態の原子状酸素O(3P)が生成され、O(3P)がワーク10の表面を処理する。
本実施形態は、O2ではなく、主としてCO2を使用して原子状酸素を生成する。以下では、二酸化炭素に紫外光L1を照射する場合と、酸素ガスに紫外光L1を照射する場合とを比較しながら、原料ガスG1に二酸化炭素を含むガスを使用する理由を説明する。
[酸素ガスに紫外光を照射する場合]
紫外光L1の波長λが175nm超242nm以下の場合、酸素ガス(O2)に紫外光L1のエネルギー(hν)が与えられたときの光分解を(1)式に示す。

(1)式に示されるように、光分解により基底状態の原子状酸素O(3P)が得られる。
紫外光L1の波長λが175nm超242nm以下の場合、酸素ガス(O2)に紫外光L1のエネルギー(hν)が与えられたときの光分解を(1)式に示す。

(1)式に示されるように、光分解により基底状態の原子状酸素O(3P)が得られる。
紫外光L1の波長λが175nm以下の場合、酸素ガスO2に紫外光L1のエネルギー(hν)が与えられたときの光分解を(2)式に示す。
O2 + hν → O(1D) + O(3P) ・・・(2)
(2)式により生じるO(1D)は励起状態の原子状酸素である。しかしながら、以下の(3)式に示すように、周囲の分子Mとの衝突によりエネルギーが失われるため、O(1D)の寿命は短い。励起状態の原子状酸素O(1D)は、直ちに、基底状態の原子状酸素であるO(3P)に変換されることが多い。

結局のところ、紫外光L1の波長λが175nm以下の場合においても、最終的に得られるものは、主として基底状態の原子状酸素O(3P)である。

(2)式により生じるO(1D)は励起状態の原子状酸素である。しかしながら、以下の(3)式に示すように、周囲の分子Mとの衝突によりエネルギーが失われるため、O(1D)の寿命は短い。励起状態の原子状酸素O(1D)は、直ちに、基底状態の原子状酸素であるO(3P)に変換されることが多い。

結局のところ、紫外光L1の波長λが175nm以下の場合においても、最終的に得られるものは、主として基底状態の原子状酸素O(3P)である。
(1)式、(2)式及び(3)式で示されるように、酸素ガスが接触するワーク10に紫外光L1が照射される際、酸素ガスからO(3P)が生成される。そして、生成されたO(3P)は雰囲気中の酸素分子と反応し、オゾン(O3)を生成することが多い。一般に、オゾンは強い酸化力を有するが、O(3P)に比べて、ワーク10を表面改質したり洗浄したりする速度が遅い。よって、効率性を高めるには、再び紫外光を照射してO(3P)を得なくてはならず、効率性の観点で改善の余地があった。
[二酸化炭素ガスに紫外光を照射する場合]
紫外光の波長λが166nm超227nm以下の場合、二酸化炭素ガス(CO2)に紫外光のエネルギー(hν)が与えられたときの光分解を(4)式に示す。

(4)式に示されるように、光分解により基底状態の原子状酸素O(3P)と一酸化炭素が得られる。
紫外光の波長λが166nm超227nm以下の場合、二酸化炭素ガス(CO2)に紫外光のエネルギー(hν)が与えられたときの光分解を(4)式に示す。

(4)式に示されるように、光分解により基底状態の原子状酸素O(3P)と一酸化炭素が得られる。
紫外光の波長λが166nm以下の場合、二酸化炭素ガス(CO2)に紫外光のエネルギーhνが与えられたときの光分解を(5)式に示す。
CO2+hν → CO+O(1D) ・・・(5)
(5)式により生じるO(1D)は励起状態の原子状酸素である。しかしながら、(3)式に示したように、周囲の分子Mとの衝突によりエネルギーが失われ、励起状態の原子状酸素O(1D)は、基底状態の原子状酸素であるO(3P)に変換される。以下に(3)式を再掲する。

結局のところ、紫外光の波長λが166nm以下の場合においても、最終的に得られるものは主として基底状態の原子状酸素O(3P)である。

(4)式、(5)式及び(3)式で示されるように、紫外光により二酸化炭素ガスからO(3P)が生成される。しかしながら、生成されたO(3P)は雰囲気中の二酸化炭素ガスや、光分解によって生成された一酸化炭素と反応して失われることはほとんどない。この点が酸素ガスを含む雰囲気とは異なる。それゆえ、生成されたO(3P)をワーク10の表面改質や洗浄に効率よく使用できる。
二酸化炭素雰囲気下で紫外光を照射することの副次的な効果を説明する。それは、二酸化炭素ガスは、酸素ガスよりも吸収され難く、ワーク10に高照度の紫外光を照射できることである。例えば、波長が172nmの真空紫外光における酸素ガスの吸収断面積は、約6×10-19cm2であるのに対し、二酸化炭素ガスの吸収断面積は約1×10-20cm2である。酸素ガスの吸収断面積は大きいので、酸素ガスが21%しか含まれないような大気雰囲気であっても、紫外光L1の到達距離(照度が1/eとなる距離、eは自然対数の底)は4mm程度と短い。これに対し、CO2が100%の雰囲気という高濃度の雰囲気であっても、真空紫外光の到達距離が4cm程度と長く確保できる。したがって、光源1とワーク10の間の距離の制約が小さくなり、例えば、表面に凹凸があるワークであっても、表面改質や洗浄処理を施すことができる。
酸素ガスに依存しない光処理の場合、二酸化炭素ガスがO(3P)の唯一の供給源であるため、二酸化炭素が必要不可欠となる。しかしながら、原料ガスG1の主成分は、必ずしも二酸化炭素でなくてもよい。原料ガスG1の主成分を窒素などの不活性ガスにしてもよい。不活性ガスは、二酸化炭素と混合した状態で光処理を可能にする。とくに窒素ガスは、二酸化炭素と同じく紫外光の減衰は少ないので、真空紫外光の到達距離が長く確保できる、安価であり入手性が良い、などの利点がある。上述したように、処理ガスP1が含む不活性ガスとして窒素ガスを含む場合には、紫外光で窒素ガスが分解されないように、128nm以上の光を使用するとよい。
[一酸化炭素低減部]
二酸化炭素を含み、かつ、酸素濃度が1000ppm以下である原料ガスに紫外光L1を照射すると、(4)式及び(5)式に示したように、一酸化炭素(CO)ガスが生成される。生成された一酸化炭素ガスは原料ガス排出口6より排出される。一酸化炭素ガスは有毒であるため、一酸化炭素を低減することが望ましい。そこで、原料ガス排出口6の下流に一酸化炭素低減部9を配置してもよい。一酸化炭素低減部9は、吸着法により一酸化炭素を吸着してもよい。吸着法の場合、一酸化炭素低減部9内に、一酸化炭素を吸着する吸着材を有している。吸着材は、活性炭、ゼオライト、金属又は金属錯体で構成されていてもよい。一酸化炭素低減部9は、焼却法又は接触酸化法により一酸化炭素を二酸化炭素に変換しても構わない。焼却法の場合、一酸化炭素低減部9は燃焼炉を有する。接触酸化法の場合、一酸化炭素低減部9内に、亜硫酸ガスなどの、一酸化炭素の酸化流体を送り込み、一酸化炭素ガスと接触させても構わない。そのほか、一酸化炭素と反応させて二酸化炭素に変換させる種々の手段を採用し、一酸化炭素低減部9として適用させても構わない。なお、一酸化炭素の低減はワークの改質又は洗浄に直接的に関わらないため、一酸化炭素低減部9は、本実施形態の処理装置100に必須の構成ではない。

[処理システムの概要]
図2に処理システム150を示す。処理システム150は、処理装置100と、処理装置100に原料ガスを供給する原料ガス供給源を備えている。本実施形態の処理システム150では、原料ガス供給源として、窒素(N2)ガス供給源110と、二酸化炭素(CO2)ガス供給源120とを有する。そして、窒素ガス供給源110及び二酸化炭素ガス供給源120と処理装置100との間に、ガス混合弁130を有している。ガス混合弁は、窒素ガス供給源110からの窒素ガスの供給量と、二酸化炭素ガス供給源120からの二酸化炭素の供給量の比を自動又は手動で調整できる。
図2に処理システム150を示す。処理システム150は、処理装置100と、処理装置100に原料ガスを供給する原料ガス供給源を備えている。本実施形態の処理システム150では、原料ガス供給源として、窒素(N2)ガス供給源110と、二酸化炭素(CO2)ガス供給源120とを有する。そして、窒素ガス供給源110及び二酸化炭素ガス供給源120と処理装置100との間に、ガス混合弁130を有している。ガス混合弁は、窒素ガス供給源110からの窒素ガスの供給量と、二酸化炭素ガス供給源120からの二酸化炭素の供給量の比を自動又は手動で調整できる。
[実験]
二酸化炭素雰囲気下で紫外光を照射することの効果の検証実験を行った。検証実験には、図3に示された処理装置200を使用した。処理装置200は処理装置100の変形形態である。処理装置200が、図1に示される処理装置100と異なる点は、光源1とワーク10とが透光壁4で区画されない代わりに、光源1とワーク10が近接配置されていることである。処理装置200は、光源1とワーク10との間隔d1は、1mmに設定されている。光源1には、キセノンエキシマランプ(主たる発光波長が172nm、d1=0での照度が30mW/cm2)を使用した。
二酸化炭素雰囲気下で紫外光を照射することの効果の検証実験を行った。検証実験には、図3に示された処理装置200を使用した。処理装置200は処理装置100の変形形態である。処理装置200が、図1に示される処理装置100と異なる点は、光源1とワーク10とが透光壁4で区画されない代わりに、光源1とワーク10が近接配置されていることである。処理装置200は、光源1とワーク10との間隔d1は、1mmに設定されている。光源1には、キセノンエキシマランプ(主たる発光波長が172nm、d1=0での照度が30mW/cm2)を使用した。
実験のために4つの試料を準備した。4つの試料はいずれも、ポリプロピレン樹脂(PP)である。実験は、処理装置100の原料ガス供給口5にCDAガス供給源(不図示)又は二酸化炭素ガス供給源(不図示)を接続することにより行われた。各試料の光照射条件は以下のとおりである。
表1中の「CDA」は、Clean Dry Air、すなわち、窒素ガスが約78%、酸素ガスが約21%、二酸化炭素を含む他のガスが1%未満の混合ガスを表す。表1中の「CO2」は、ほぼ100%の二酸化炭素ガスであることを表す。表1に記載の時間、紫外光L1を照射することにより、試料であるPPの表面に親水性官能基であるOH基、C=O基、又はCOOH基を付与し、PPの表面を親水化する表面改質を行う。
図4及び図5は実験結果である。図4は、処理後の各試料S1~S4の表面のO/C比(炭素原子数に対する酸素原子数の比率)を示す。O/C比は、処理後の各試料S1~S4の表面をXPS(アルバック・ファイ株式会社製、PHI Quantera SXM)で測定し、計算することにより得られた。具体的には、測定により、試料表面から放出された酸素原子からの光電子強度と炭素原子からの光電子強度から、それぞれの原子の濃度を得た。そして、酸素原子濃度を炭素原子濃度で除すことにより、O/C比を得た。未処理の試料(PP)表面には酸素原子がないため、O/C比はほぼゼロであるところ、親水化が進み表面の酸素原子量が増えるほど、O/C比が高くなる。よって、O/C比が高いほど、試料の表面改質(親水化)が進んでいるといえる。
図4をみると、CDA雰囲気下で光照射された試料S1及び試料S2より、二酸化炭素雰囲気下で光照射された試料S3及びS4の方が、試料の表面改質が進んでいることがわかる。試料S3が試料S1と同じ光照射時間であり、試料S4が試料S2と同じ光照射時間であることから、CDA雰囲気下で光処理するより、二酸化炭素雰囲気下で光処理する方が、処理効率が高くなることがわかる。また、試料S3及び試料S4の比較により、処理時間が長くなると、処理時間が長くなった分、光処理が進むことがわかる。
図5は、表1の条件で処理した各試料(S1~S4)の水接触角の測定結果を示す。水接触角の測定に、協和界面化学株式会社製の接触角計DMs-401を使用した。当該接触角計の測定結果から、接触角を、楕円のカーブフィッティング法により算出した。この接触角の算出を、同一のワーク10の表面3箇所それぞれにおいて行った。3箇所で計測した水接触角の平均値を算出し、当該平均値を最終的な水接触角であると定めた。水接触角の他の計測条件については、JIS R 3257「基板ガラス表面のぬれ性試験方法」に準拠した。測定結果を図5に示す。
図5中、照射時間が0秒のS0は、未処理の試料(PP)表面の水接触角(103度)を表す。水接触角が小さいほど親水化が進んでいることを示す。実験の結果、照射時間が30秒と120秒の、いずれの場合においても、各試料ともに親水化が進むことが確認されたが、CDA雰囲気下で光照射された試料S1及び試料S2より、二酸化炭素雰囲気下で光照射された試料S3及びS4の方が、親水化が進んだことがわかった。そして、試料S3が試料S1と同じ光照射時間であり、試料S4が試料S2と同じ光照射時間であることから、CDA雰囲気下で光処理するより、二酸化炭素雰囲気下で光処理する方が、親水化が進むこともわかった。
[酸素濃度シミュレーション]
シミュレーションを行うことにより、照射雰囲気中の酸素濃度を異ならせながら、O(3P)をどの程度生成できるかを求めた。図6Aは、僅かな量の酸素以外は二酸化炭素で占められた雰囲気下での酸素濃度シミュレーション結果である。この結果は、酸素ガス濃度が0ppm、1ppm、10ppm、100ppm、1000ppm及び10000ppmで変化させたときのO(3P)濃度(1cm3当たりのO(3P)の個数)を計算で求めた結果である。各酸素ガス濃度の右側に示す「参考」は、二酸化炭素を含まず酸素ガスだけを使用してO(3P)を生成する場合のO(3P)濃度を表す。具体的には、図7Aおよび図7Bに示すO(3P)濃度の最大値を基準としている。縦軸におけるO(3P)濃度の数値に含まれるE+Nは、10のN乗を表す。例えば、1.00E+12は、1.00×1012を表す。

シミュレーション条件は以下のとおりである。処理装置として、図3に示される処理装置200を想定する。光源1には、キセノンエキシマランプ(主たる発光波長が172nm、d1=0での照度が30mW/cm2)を使用する。d1=1cmとする。1気圧、温度は300K(27℃)とする。O(3P)濃度は以下の要領で算出された。まず、酸素ガスおよび二酸化炭素ガスによる紫外光の減衰を、既知の吸収係数を用いて計算することで、ワーク10の表面における照度(エネルギー量)が酸素濃度別に算出された。次に、ワーク10の表面における照度と、生じ得る化学種の初期濃度、およびそれぞれの化学種に関係する化学反応の既知の反応速度定数に基づいて、O(3P)濃度を求めた。
酸素ガス濃度が高くなるほど、光が到達し難くなり、O(3P)の維持を妨げるオゾン生成反応が生じ易くなる。よって、酸素濃度が低いほど、処理効率が高くなることは予想された。しかしながら、シミュレーション結果によれば、図6Aに示されるように、酸素ガス濃度が10ppm以下の場合にはほとんどO(3P)濃度の減損があまり見られない。そして、図6Aから、酸素ガス濃度が1000ppm以下のO(3P)濃度が、酸素ガス濃度が10000ppmのO(3P)濃度に比して格段に多いことが確認される。さらに、酸素ガス濃度が1000ppm以下であれば、「参考」として示す二酸化炭素を使用せず酸素ガスだけを使用してO(3P)を生成する場合よりも高いO(3P)濃度を得られる。これは、二酸化炭素を付加することにより、酸素ガスをラジカル源とするだけでは到達できない量のO(3P)濃度を実現できることを表す。これより、紫外光照射雰囲気中の酸素ガス濃度は、1000ppm以下であることが求められる。そして、紫外光照射雰囲気中の酸素ガス濃度が100ppm以下であるとより好ましく、10ppm以下であるとさらに好ましいことがわかった。
図6Bは、僅かな量の酸素以外は二酸化炭素と窒素が1:9の比で占められた雰囲気下での酸素濃度シミュレーション結果である。この結果は、酸素濃度が0ppm、1ppm、10ppm、100ppm、1000ppm及び10000ppmで変化させたときのO(3P)濃度を計算で求めた結果である。各酸素ガス濃度の右側に示す「参考」は、二酸化炭素を含まず酸素ガスだけを使用してO(3P)を生成する場合のO(3P)濃度を表す。図6Bでも、酸素ガス濃度が1000ppm以下のO(3P)濃度が、酸素ガス濃度が10000ppmのO(3P)濃度に比して格段に多いことが確認される。さらに、酸素ガス濃度が1000ppm以下であれば、「参考」として示す二酸化炭素を使用せず酸素ガスだけを使用してO(3P)を生成する場合よりも高いO(3P)濃度を得られる。これは、二酸化炭素を付加することにより、酸素ガスをラジカル源とするだけでは到達できない量のO(3P)濃度を実現できることを表す。これより、紫外光照射雰囲気中の酸素ガス濃度は、1000ppm以下であることが求められる。そして、紫外光照射雰囲気中の酸素ガス濃度が100ppm以下であるとより好ましく、10ppm以下であるとさらに好ましいことがわかった。
図6A及び図6Bは、ワーク10の表面からd1=1cm離れた位置に光源1があることを前提としたシミュレーションであったが、d1を変更しても図6A及び図6Bと同様の傾向がみられることが判明した。また、光源1の波長や照度を変更しても、同様の傾向がみられると推測される。
[二酸化炭素濃度シミュレーション]
照射雰囲気中の二酸化炭素ガス濃度の好ましい値を検討した。はじめに、二酸化炭素ガスを使用しない、酸素ガスからO(3P)をどの程度生成できるかを求めた。図7Aは、酸素ガスと窒素ガスから構成された光照射雰囲気下において生成されるO(3P)濃度のシミュレーション結果である。横軸の酸素ガス濃度は、酸素ガスと窒素ガスの混合ガスにおける酸素ガスの割合を示す。O(3P)濃度は、1cm3当たりのO(3P)の個数で表される。O(3P)濃度の表記法は上述したとおりである。

図7Aに示されるように、酸素ガス濃度が1000ppmである場合に最も多くのO(3P)濃度(2.5×1012個/cm3)に到達することが分かった。そして、1000ppmより増えたとしても、又は減ったとしても、O(3P)濃度が低下することが分かった。この理由は、酸素ガス濃度が低すぎると生成されるO(3P)が少量となり、酸素ガス濃度が高すぎると、光が雰囲気中の酸素ガスに吸収されて、被処理物の表面に到達する光量(即ち、被処理物表面における照度)が低下し、生成されるO(3P)が少量となるため、また、上述したように、生成されたO(3P)が酸素ガスと反応しオゾン(O3)となるためである。
図7Bは、図7Aと同じく、酸素ガスと窒素ガスから構成された光照射雰囲気下において生成されるO(3P)濃度のシミュレーション結果である。図7Aとは異なり、ワーク10の表面からd1=0.1cm離れた位置に光源1があることを前提としている。他のシミュレーション条件は図7Aと同じである。
図7Bに示されるように、光源からの距離を変えても、酸素ガス濃度が1000ppmである場合に、最も多くのO(3P)濃度(2.5×1012個/cm3)に到達することがわかった。
図7Aと図7Bから分かることは、二酸化炭素ガスを使用せず酸素ガス雰囲気下から生成される最大のO(3P)濃度が、光源からの距離にかかわらず、2.5×1012個/cm3であることである。二酸化炭素ガスを使用する場合には、二酸化炭素を使用せず酸素ガス雰囲気下から生成される最大のO(3P)濃度である、2.5×1012個/cm3を、上回るO(3P)を生成することが、好ましい。
図7Cは、二酸化炭素ガスと窒素ガスと酸素ガスから構成された光照射雰囲気下での二酸素濃度シミュレーション結果である。二酸化炭素濃度は、二酸化炭素ガスと窒素ガスから構成される混合ガスにおける二酸化炭素ガスの割合を表す。いずれの二酸化炭素濃度においても、別途、酸素ガスを1000ppmだけ添加したという条件の下で計算している。なお、厳密には、二酸化炭素濃度は、二酸化炭素ガスと窒素ガスと酸素ガスから構成される混合ガスにおける二酸化炭素ガスの割合であると定義されるが、混合ガスにおける酸素ガスの割合1000ppmは、1%にも遠く及ばない僅かな量であるため、実質的には、少量の酸素ガスを考慮することなく、二酸化炭素ガスと窒素ガスから構成されるガスにおける二酸化炭素ガスの割合を、二酸化炭素濃度と呼んでも構わない。
二酸化炭素濃度が0.5vol%、1vol%、5vol%、10vol%、20vol%、50vol%、100vol%(100vol%:窒素ガスが入っておらず、二酸化炭素と1000ppmの酸素ガスから構成される)で変化させたときのO(3P)濃度(1cm3当たりのO(3P)の個数)を計算で求めた結果である。O(3P)濃度の表記法は上述したとおりである。シミュレーション条件は以下のとおりである。ワーク10の表面からd1=1cm離れた位置に光源1があることを前提としている。処理装置として、図3に示される処理装置200を想定する。光源1には、キセノンエキシマランプ(主たる発光波長が172nm、d1=0での照度が30mW/cm2)を使用する。d1=1cmとする。1気圧、温度は300K(27℃)とする。
図7Cに見られるように、酸素ガスのみを用いる場合における酸素濃度の傾向とは異なり、二酸化炭素濃度が高くなるほど生成されるO(3P)濃度が増加する。そして、二酸化炭素の濃度が2vol%場合、O(3P)濃度が2.4×1012個/cm3となり、二酸化炭素を使用せず酸素ガス雰囲気下から生成される最大のO(3P)濃度(2.5×1012個/cm3)を下回る。しかしながら、二酸化炭素濃度が5vol%を超えると、O(3P)濃度が3.0×1012個/cm3となり、二酸化炭素を使用せず酸素ガス雰囲気下から生成される最大のO(3P)濃度を上回る。つまり、5vol%以上の二酸化炭素ガスを使用することで、酸素ガスだけでは到達し得ないO(3P)濃度を生成できる。
上記シミュレーションは、光源からワーク10の表面までの距離d1=1cmに設定しているが、光源からワーク10の表面までの距離d1=0.1cmであっても、二酸化炭素濃度が5vol%を超えると、二酸化炭素を使用せず酸素ガス雰囲気下から生成される最大のO(3P)濃度を上回ることが分かった。また、上記シミュレーションは、酸素濃度を1000ppmと設定した条件のもとで行っているが、酸素濃度が1000ppmより低い場合であっても、二酸化炭素濃度が高くなるほど生成されるO(3P)濃度が増加する、という状況は変わらない。
<第二実施形態>
図8を参照しながら第二実施形態を説明する。以下に、第一実施形態とは異なる特徴を中心に説明する。第二実施形態に説明がない点については、第一実施形態と同様に実施できる。第三実施形態以降についても同様である。

図8に示される処理装置300は、処理チャンバ2から排出されたガスを処理チャンバ2の上流に戻す、戻り流路31を有する。戻り流路31は、流路切換え弁(32,33)によってメイン流路に接続されている。図8には示していないが、戻り流路31にはガスを循環させるポンプが設けられていてもよい。一酸化炭素低減部9において、焼却法又は接触酸化法を採用して一酸化炭素を二酸化炭素に変換することにより、必要となる原料ガス量を減らすことができる。
処理チャンバ2の一度の通過で、処理チャンバ2に供給された原料ガスに含まれる二酸化炭素ガスが全てO(3P)に分解されることはなく、処理チャンバ2から排出される原料ガスにも依然として多量の二酸化炭素ガスが含まれている。そこで、戻り流路31を使用して処理チャンバ2から排出された原料ガスを再び処理チャンバ2の上流に戻し、原料ガスを再利用する。これにより、二酸化炭素を効率的に使用でき、コスト削減を図る。二酸化炭素を含む原料ガスが所定回数、処理チャンバ2を通過してO(3P)を繰り返し生成させた後に、排出するように流路切換え弁(31,32)を制御してもよい。流路切換え弁(31,32)は、開度を調整可能な流路調整弁であってもよい。流路調整弁を使用することで、未使用の原料ガスと使用済みの原料ガスとの流量比を制御できる。
<第三実施形態>
図9を参照しながら第四実施形態の処理装置を示す。当該処理装置は、ワーク10の表面に向けて光照射された原料ガスを吹き付けるタイプの処理装置である。処理装置400は、原料ガスG1が通流するガス流路8を処理チャンバ2の内部に備える。ガス流路8は光源1の光出射領域に沿って形成され、ガス流路8が光出射領域と重なるように、光源1とガス流路8が配置される。ガス流路8の流出口45はワーク10に対向配置される。これにより、原子状酸素O(3P)を含んだ原料ガスG1がガス流路8の流出口45から噴出し、ワーク10に向かって吹き付けられる。これよりワーク10が処理される。
図9を参照しながら第四実施形態の処理装置を示す。当該処理装置は、ワーク10の表面に向けて光照射された原料ガスを吹き付けるタイプの処理装置である。処理装置400は、原料ガスG1が通流するガス流路8を処理チャンバ2の内部に備える。ガス流路8は光源1の光出射領域に沿って形成され、ガス流路8が光出射領域と重なるように、光源1とガス流路8が配置される。ガス流路8の流出口45はワーク10に対向配置される。これにより、原子状酸素O(3P)を含んだ原料ガスG1がガス流路8の流出口45から噴出し、ワーク10に向かって吹き付けられる。これよりワーク10が処理される。
ワーク10は移動式ステージの上に載置され、原料ガスG1が噴出する流出口45の下をワーク10がスキャン移動することで処理をしても構わない。また、ワーク10が固定された状態で流出口45がスキャン移動してもよく、ワーク10と流出口45の両方がスキャン移動してもよい。このようなワーク10と流出口45の相対移動機構は、本実施形態に限らず、上述した第一実施形態及び第二実施形態、後述する第四実施形態以降の全ての実施形態にも適用できる。
<第四実施形態>
図10を参照しながら第四実施形態の処理装置を示す。図10は、第三実施形態に示した原料ガスを再利用できるようにしている。戻り流路31を使用して処理チャンバ2から排出された原料ガスを再び処理チャンバ2の上流に戻し、原料ガスを再利用する。これにより、二酸化炭素を効率的に使用でき、コスト削減を図る。一酸化炭素低減部9において焼却法又は接触酸化法を採用して一酸化炭素を二酸化炭素に変換することにより、必要となる原料ガス量を減らすことができる。

図11を参照しながら第五実施形態の処理装置を示す。第四実施形態の処理装置400とは異なり、第五実施形態の処理装置500では、処理チャンバ2内において原料ガスを循環させて再利用する。処理装置500は、光源1の上流に処理チャンバ2内の気体を吸引する吸引口51と、吸引ファン52とを備える。そして、紫外光が照射された原料ガスG1を吸引して、紫外光を吸引した原料ガスG1に再び照射し、照射された原料ガスG1をワーク10に再び接触させる。また、処理チャンバ2内に、一酸化炭素低減部として一酸化炭素を低減する触媒を配置してもよい。斯かる触媒を配置した処理チャンバ2では、原料ガスの循環再利用の過程で一酸化炭素を二酸化炭素に変換することにより、必要となる原料ガス量を減らすことができる。
図11を参照しながら第五実施形態の処理装置を示す。第四実施形態の処理装置400とは異なり、第五実施形態の処理装置500では、処理チャンバ2内において原料ガスを循環させて再利用する。処理装置500は、光源1の上流に処理チャンバ2内の気体を吸引する吸引口51と、吸引ファン52とを備える。そして、紫外光が照射された原料ガスG1を吸引して、紫外光を吸引した原料ガスG1に再び照射し、照射された原料ガスG1をワーク10に再び接触させる。また、処理チャンバ2内に、一酸化炭素低減部として一酸化炭素を低減する触媒を配置してもよい。斯かる触媒を配置した処理チャンバ2では、原料ガスの循環再利用の過程で一酸化炭素を二酸化炭素に変換することにより、必要となる原料ガス量を減らすことができる。
処理チャンバ2内で原料ガスG1を所定時間循環させる間、原料ガス供給口5からの原料ガスG1の供給と、原料ガス排出口6からの原料ガスG1の排出とを停止してもよいし、続けても構わない。

処理チャンバ2の、ワーク10の配置される空間に接して、ガス供給口5とガス排出口6とを備える。ガス供給口5とガス排出口6は、いずれも筐体3に設けられたガス流通孔である。ガス供給口5は原料ガス供給源(図12では不図示)に接続される。ガス排出口6はガス吸引源(不図示)に接続される。ガス供給口5とガス排出口6は、ワーク10の上部空間を挟むように配置することにより、処理チャンバ2に供給された処理ガスP1がワーク10の被処理表面に接触するようになる。
処理チャンバ2に供給される処理ガスP1は、二酸化炭素を含む。処理ガスP1における二酸化炭素の濃度は特に限定されないが、処理ガスP1における二酸化炭素の濃度は5vol%以上であるとよい。5vol%以上が好ましい理由は上述したとおりである。処理チャンバ2内又はガス供給口5の上流近傍に二酸化炭素濃度計を配置しても構わない。
二酸化炭素を含む原料ガスは、原料ガス供給源11から供給される。本実施形態の原料ガス供給源11は、高純度(99vol%以上)の二酸化炭素が高圧で封入されている炭酸ガスボンベであるが、原料ガス供給源11が、ボンベ以外の手段によるものであってもよい。
処理チャンバ2に供給される処理ガスP1は、酸素ガスをほとんど含まない。処理ガスP1における酸素濃度は1000ppm以下である。酸素濃度が低いと、酸素分子と結合してしまうO(3P)の数が減少するため、多量の原子状酸素O(3P)により、被処理物の表面改質や洗浄を行うことができる。
処理チャンバ2に供給される処理ガスP1は、水蒸気も含む。処理ガスP1における水蒸気濃度は、5ppm以上、かつ、30000ppm以下であるとよい。水蒸気濃度が5ppm以上、かつ、30000ppm以下であるとよい理由は後述する。
処理装置1100が備える水蒸気供給部15(図13参照)について説明する。本実施形態の水蒸気供給部15は、処理チャンバ2の外に配置される。水蒸気供給部15は、原料ガス供給源11と処理装置1100のガス供給口5とを接続するガス流路の途中に設けられている。原料ガス供給源11から供給された原料ガスが、水蒸気供給部15を通過することにより、水蒸気が添加される。そして、原料ガスに水蒸気の添加されたガスが、処理ガスとしてガス供給口5より供給される。
本実施形態において、水蒸気供給部15は、原料ガスを容器内に溜められた水中で噴出させるバブリング法を採用している。原料ガスを水中で噴出させてバブリングを形成する際、水が蒸発する。その結果、水蒸気が原料ガスに添加される。
処理システム1150は、原料ガス供給源11から供給される原料ガスの流量を調整する流量調整弁12と、流量を検出する流量計13とを有する。添加する水蒸気量は、バブリングさせる原料ガスの流量により調節できる。また、容器内に溜められた水の温度をヒータ(不図示)等により制御することにより、水蒸気量を調整してもよい。
処理装置1100には、水蒸気のみならず、ミスト状の水(浮遊する水滴)も混入することがある。粒径の大きなミスト状の水は、紫外線の透過を阻み、酸素ラジカルが生成され難くするおそれがある。処理ガスから、ミスト状の水の量を低減してもよい。水の量を低減するには、例えば、水蒸気供給部15とガス供給口5との間に、水滴をトラップするフィルタ等を配置してもよい。
本実施形態の水蒸気供給部15は、処理チャンバ2の外に配置されるが、これに限らない。他の実施形態として後述するが、処理チャンバ2の内に水蒸気供給部を有していても構わない。また、二酸化炭素を含む原料ガス供給源11自体が、本来的に水蒸気を含んでいてもよい。つまり、原料ガス供給源11が、二酸化炭素のみならず水蒸気をも含む処理ガス供給源であってもよい。
上述した処理システムを使用して、波長範囲の紫外光L1を、ワーク10に接触する処理ガスP1に照射する。処理ガスP1に含まれるCO2から基底状態の原子状酸素O(3P)が生成され、O(3P)がワーク10の表面を処理する。
[水蒸気を含む処理ガスの使用]
本実施形態の処理ガスは、水蒸気を含む。水蒸気を含む処理ガスの有効性を以下に説明する。「二酸化炭素ガスに紫外光を照射する場合」の項で述べたように、CO2を光分解すると、COが発生する。COは生物にとって有害であるため、CO濃度を低減してガスを処理装置1100から排出したい。そこで、水蒸気を含む処理ガスを使用することを案出した。
本実施形態の処理ガスは、水蒸気を含む。水蒸気を含む処理ガスの有効性を以下に説明する。「二酸化炭素ガスに紫外光を照射する場合」の項で述べたように、CO2を光分解すると、COが発生する。COは生物にとって有害であるため、CO濃度を低減してガスを処理装置1100から排出したい。そこで、水蒸気を含む処理ガスを使用することを案出した。

このように、光が照射される環境には、CO2由来のオゾンが含まれ得る。オゾンは、水蒸気の光分解((6)式参照)で生成されたHラジカルを酸化してOHラジカルを生成する。これを(10)式に示す。

(10)式で生成されたOHラジカルもまた、(7)式により示されるように、COを酸化してCO2に変換する。(7)式により得られたHラジカルは、再び(10)式でOHラジカルを生成する。つまり、オゾンガス雰囲気中に僅かなHラジカルがあれば、COを酸化してCO2に変換する反応を繰り返すサイクル反応が発生する。その結果、僅かな水蒸気量の供給を契機として、多量のOHラジカルを発生させてCOの酸化反応を促進し得る。また、OHラジカルはワーク10の表面改質も促進し得る。
上記したように、処理ガスが水蒸気を含むことにより、二酸化炭素ガスを光分解することにより発生したCOがCO2に変換される。よって、生物にとって有害なCO濃度を低減できる。
[水蒸気量シミュレーション]
シミュレーションにより、原料ガスに水蒸気を含ませることの効果を検証した。以下に、シミュレーション条件を記載する。室温下(298K)の光照射空間に通流した処理ガスに対し、主たる発光波長が172nmのキセノンエキシマランプの光を30mW/cm2の照度で照射する。光照射空間は、処理チャンバ内への処理ガスを含む気体の流入・流出が途中で行われない閉鎖空間を想定する。処理ガスとして、CO2が100vol%の原料ガスに水蒸気を規定量添加したガスが充填されていると想定する。比較例として、水蒸気を添加せず、原料ガスのみからなる処理ガスが設定される。具体的には、それぞれ、水蒸気濃度を500ppm、50ppm、5ppm及び0ppmの4種類に設定した処理ガスについて、光照射時間に対するCO濃度の変化をシミュレーションする。いずれも1気圧、温度は298K(25℃)と想定する。
シミュレーションにより、原料ガスに水蒸気を含ませることの効果を検証した。以下に、シミュレーション条件を記載する。室温下(298K)の光照射空間に通流した処理ガスに対し、主たる発光波長が172nmのキセノンエキシマランプの光を30mW/cm2の照度で照射する。光照射空間は、処理チャンバ内への処理ガスを含む気体の流入・流出が途中で行われない閉鎖空間を想定する。処理ガスとして、CO2が100vol%の原料ガスに水蒸気を規定量添加したガスが充填されていると想定する。比較例として、水蒸気を添加せず、原料ガスのみからなる処理ガスが設定される。具体的には、それぞれ、水蒸気濃度を500ppm、50ppm、5ppm及び0ppmの4種類に設定した処理ガスについて、光照射時間に対するCO濃度の変化をシミュレーションする。いずれも1気圧、温度は298K(25℃)と想定する。
図14は、4種類の処理ガスのシミュレーション結果を示す。図14に示すグラフにおいて、横軸は光照射時間(単位:秒)を示し、縦軸は処理チャンバ2内のCO濃度(単位:ppm)を示す。各曲線C1~C4は、以下の処理ガスである。

曲線C4に示されるように、水蒸気を含まない処理ガスの場合、照射時間が長くなるにつれてCO2が分解されて、光照射空間のCO濃度が上昇する。1000秒後には、閉鎖空間内のCO濃度が約7×105ppm(70vol%)に到達する。曲線C3に示されるように、5ppmの水蒸気濃度を含む処理ガスの場合、1000秒後には、閉鎖空間内のCO濃度が約3×105ppm(30vol%)に到達する。これより、水蒸気の存在がCO濃度を半分以下に引き下げている。曲線C2に示されるように、50ppmの水蒸気濃度を含む処理ガスの場合、1000秒経過しても、CO濃度は0.5×105ppm未満である。曲線C1に示されるように、500ppmの水蒸気濃度を含む処理ガスの場合、1000秒経過しても、50ppmの場合に比べてさらに低い0.1×105ppm未満のCO濃度となる。
図14のシミュレーション結果から、水蒸気濃度が高くなるほどCO濃度が低下する傾向があることがわかる。このシミュレーションは、処理ガスを含む気体の流入・流出が途中で行われない閉鎖空間を前提とする。しかしながら、気体の流入・流出が途中で行われる空間において光照射される場合であっても、閉鎖空間を前提とする装置を使用する場合ほどにCO濃度が高くなることはないものの、水蒸気濃度が高くなるほどCO濃度が低下する傾向は変わることなく維持される。
水蒸気濃度は50ppm以上であると好ましく、さらに100ppmより高いと好ましく、500ppmより高いとより好ましい。ただし、水蒸気濃度が高くなるほどCO濃度が低下するものの、水蒸気濃度が高くなるにつれてCO濃度の低下幅は小さくなる。さらに、CO2濃度が充填された空間における飽和水蒸気量は30,000ppm程度であり、飽和水蒸気量を超えて水蒸気が添加されると、結露して光の透過に影響を及ぼすことがある。よって、水蒸気濃度は30,000ppm以下であるとよい。
[水蒸気が光処理に与える影響]
水蒸気が光処理に与える影響を調査するために実験を行った。図15は、実験に使用した処理システム1250である。処理システム250の詳細を説明する。
処理装置1200は、光源1と、光源1から間隔d1(d1=1(mm))離れた位置に配置されたワーク10と、透光壁4が配置されることなく光源1とワーク10が内部に配置された処理チャンバ2と、を有する。
光源1は、光源主たる発光波長が172nmの紫外光L1を放射するキセノンエキシマランプである。ランプ表面における照度は、30mW/cm2である。
原料ガス供給源11は、99.9vol%以上のCO2を供給する。
水蒸気供給部15は、バブリングにより原料ガス内に約20,000ppmの水蒸気を添加する。
ワーク10は、ポリプロピレン樹脂(PP)からなる基板である。
水蒸気が光処理に与える影響を調査するために実験を行った。図15は、実験に使用した処理システム1250である。処理システム250の詳細を説明する。

ワーク10であるPPの表面は疎水性であるが、CO2雰囲気下で紫外光L1を照射することにより、親水性官能基であるOH基、C=O基、又はCOOH基を付与し、PPの表面を親水化する表面改質を行う。つまり、CO2雰囲気下でワーク10に紫外光L1を照射すると、ワーク10の表面の水接触角が低下する。
図16は、照射時間に対する水接触角の変化を示す。照射時間0(秒)におけるワーク10の水接触角は、未処理材のワーク10の水接触角を表す。曲線C5上の点は、水蒸気を含まない処理ガス雰囲気下で紫外光L1を30秒又は120秒照射した、ワーク10の表面の水接触角である。これに対し、曲線C6上の点は、上述したとおり、約20,000ppmの水蒸気を含む処理ガス雰囲気下で紫外光L1を30秒又は120秒照射した、ワーク10の表面の水接触角である。なお、水蒸気添加の有無以外の条件は全て同じである。
水接触角の測定は、協和界面化学株式会社製の接触角計DMs-401を使用した。当該接触角計の測定結果から、接触角を、楕円のカーブフィッティング法により算出した。この接触角の算出を、同一のワーク10の表面3箇所それぞれにおいて行った。3箇所で計測した水接触角の平均値を算出し、当該平均値を最終的な水接触角であると定めた。水接触角の他の計測条件については、JIS R 3257:1999「基板ガラス表面のぬれ性試験方法」に準拠した。
図16より、水蒸気を含む処理ガス雰囲気下で紫外光L1を照射しても、親水化処理が問題なく行われることが確認された。それどころか、水蒸気を含む処理ガス雰囲気下で紫外光L1を照射すると、水蒸気を含まない処理ガス雰囲気下で紫外光L1を照射するよりも、同じ時間でより親水化が進むという結果が得られた。
水蒸気を含む処理ガス雰囲気下で光を照射する方が表面改質が進む理由は、上述した、水蒸気の供給を契機としたサイクル反応の発生によるものと推測される。サイクル反応の過程で発生した多量のOHラジカルが、COの酸化反応のみならず、ワーク10の表面処理にも寄与したものと考えられる。このように、水蒸気を含む処理ガスを使用することは、有害なCOを低減する効果のみならず、処理効率を高める効果も得られる。
<第七実施形態>
図17を参照しながら第七実施形態を説明する。第七実施形態の処理システム1350では、原料ガス供給源11と第二原料ガス供給源21が処理装置1300に接続される。処理装置1300は、筐体3に、原料ガス供給源11に接続されるガス供給口5とは別に、第二原料ガス供給源21に接続される第二ガス供給口25を有する。ただし、本実施形態では、第二原料ガス自体は、光照射及び処理に直接寄与しない不活性ガスである。不活性ガスは、水蒸気のキャリアガスとして機能する。具体的には、第二原料ガス供給源21から供給される不活性ガスが水蒸気供給部15を通過することにより、水蒸気を含む不活性ガスが処理チャンバ2内に供給される。処理チャンバ2内で、ガス供給口5から供給されたCO2と、水蒸気を含む不活性ガスが混ざり合う。本実施形態において、第二原料ガス供給源21から供給される不活性ガスは、窒素ガスである。窒素ガスの純度は99.9vol%以上である。窒素ガスは、流量調整弁22と流量計23で流量調整される。このように、処理ガスにおいて、水蒸気を除く原料ガスは必ずしもCO2のみから構成されなくてもよく、原料ガスが不活性ガスを含んでいてもよい。また、原料ガス供給源11自体が、不活性ガスを含む二酸化炭素を、原料ガスとして供給してもよい。
図17を参照しながら第七実施形態を説明する。第七実施形態の処理システム1350では、原料ガス供給源11と第二原料ガス供給源21が処理装置1300に接続される。処理装置1300は、筐体3に、原料ガス供給源11に接続されるガス供給口5とは別に、第二原料ガス供給源21に接続される第二ガス供給口25を有する。ただし、本実施形態では、第二原料ガス自体は、光照射及び処理に直接寄与しない不活性ガスである。不活性ガスは、水蒸気のキャリアガスとして機能する。具体的には、第二原料ガス供給源21から供給される不活性ガスが水蒸気供給部15を通過することにより、水蒸気を含む不活性ガスが処理チャンバ2内に供給される。処理チャンバ2内で、ガス供給口5から供給されたCO2と、水蒸気を含む不活性ガスが混ざり合う。本実施形態において、第二原料ガス供給源21から供給される不活性ガスは、窒素ガスである。窒素ガスの純度は99.9vol%以上である。窒素ガスは、流量調整弁22と流量計23で流量調整される。このように、処理ガスにおいて、水蒸気を除く原料ガスは必ずしもCO2のみから構成されなくてもよく、原料ガスが不活性ガスを含んでいてもよい。また、原料ガス供給源11自体が、不活性ガスを含む二酸化炭素を、原料ガスとして供給してもよい。
<第八実施形態>

本実施形態の水蒸気供給部35は、原料ガスを通流させる樹脂チューブから構成される。樹脂チューブを構成する樹脂は微細な空隙を有しており、水蒸気を透過する。大気環境下に、水蒸気透過性の樹脂チューブを配置すると、大気中の水蒸気が、その量が僅かではあるが、樹脂チューブ内に浸透し、浸透した水蒸気が原料ガスとともに処理装置1100に運ばれる。含ませる水蒸気量の目標値が1000ppm以下、より好ましくは100ppm以下である場合など、少量の場合には、水蒸気供給部35に樹脂チューブを使用する方法は特に適している。樹脂チューブの材質を選択したり、樹脂チューブの長さを変更したり、樹脂チューブの厚みを変更したり、大気環境の温湿度を変更したりすることにより、細かな水蒸気量の調整を行うことができる。樹脂チューブの材質は、ポチエチレン、ウレタン、ナイロン、フッ素樹脂、ポリオレフィン又は塩化ビニルなど、特に限定されることなく使用できる。なお、大気中の水蒸気を浸透させたくない部分には、例えば、金属系の配管を使用するなどすればよい。なお、樹脂チューブが、水蒸気のみならず、大気中の窒素を透過しても、二酸化炭素濃度が著しく減少することはないので、問題にならない。また、大気中の酸素を透過しても、酸素を透過した結果、酸素濃度が1000ppmを超えることはないため、大気中の酸素を透過しても問題にならない。
<第九実施形態>
図19を参照しながら第九実施形態を説明する。第九実施形態の処理システム1550は、水蒸気供給部55が処理チャンバ2の内部にある処理装置1500を備える。水蒸気供給部55は、水が染み込んだ布又は紙であり(以後、水を染み込ませる対象として「布」のみを記載するが、以後の記載においても、水を染み込ませる対象は、紙であってもよい。)、布から水が揮発することによって処理チャンバ2内のガスに水蒸気が添加される。本実施形態の処理装置1500の場合、揮発により布から水が失われると、処理チャンバ2外の水供給源から、水が補充される。しかしながら、処理チャンバ2の水供給源は必ずしも必要ではなく、水が揮発して布が乾いてきたら、水が染み込んだ布に適宜交換してもよい。また、ガス供給口5から噴出するガスを、水蒸気供給部55の布に向けることにより、水の揮発を促進させてもよい。処理チャンバ2の内と外の両方に水蒸気供給部(15,35,55)が設けられていてもよい。
図19を参照しながら第九実施形態を説明する。第九実施形態の処理システム1550は、水蒸気供給部55が処理チャンバ2の内部にある処理装置1500を備える。水蒸気供給部55は、水が染み込んだ布又は紙であり(以後、水を染み込ませる対象として「布」のみを記載するが、以後の記載においても、水を染み込ませる対象は、紙であってもよい。)、布から水が揮発することによって処理チャンバ2内のガスに水蒸気が添加される。本実施形態の処理装置1500の場合、揮発により布から水が失われると、処理チャンバ2外の水供給源から、水が補充される。しかしながら、処理チャンバ2の水供給源は必ずしも必要ではなく、水が揮発して布が乾いてきたら、水が染み込んだ布に適宜交換してもよい。また、ガス供給口5から噴出するガスを、水蒸気供給部55の布に向けることにより、水の揮発を促進させてもよい。処理チャンバ2の内と外の両方に水蒸気供給部(15,35,55)が設けられていてもよい。
<第十実施形態>
図20Aを参照しながら第十実施形態を説明する。第十実施形態の処理システム1650は、処理チャンバ2から排出されたガスを処理チャンバ2の上流に戻す、戻り流路31を有する。戻り流路31は、流路切換え弁(32,33)によってメイン流路に接続されている。図20Aには示していないが、戻り流路31にはガスを循環させるポンプが設けられていてもよい。なお、処理システム1650に使用される処理装置1100は、第六実施形態と同じ処理装置1100である。図20Aでは、流路切換え弁32の上流を示していないが、当該上流の構造について、他の実施形態と同様の構造を適用できる。
図20Aを参照しながら第十実施形態を説明する。第十実施形態の処理システム1650は、処理チャンバ2から排出されたガスを処理チャンバ2の上流に戻す、戻り流路31を有する。戻り流路31は、流路切換え弁(32,33)によってメイン流路に接続されている。図20Aには示していないが、戻り流路31にはガスを循環させるポンプが設けられていてもよい。なお、処理システム1650に使用される処理装置1100は、第六実施形態と同じ処理装置1100である。図20Aでは、流路切換え弁32の上流を示していないが、当該上流の構造について、他の実施形態と同様の構造を適用できる。
処理チャンバ2の一度の通過で、処理チャンバ2に供給された処理ガスに含まれる二酸化炭素ガスが全てCOとO(3P)に分解されることはなく、また光分解により発生したCOはOHラジカルとの反応によって再びCO2に変換されるため、処理チャンバ2から排出される処理ガスにも依然として多量の二酸化炭素ガスが含まれている。そこで、戻り流路31を使用して処理チャンバ2から排出された処理ガスを再び処理チャンバ2の上流に戻し、処理ガスを再利用する。これにより、二酸化炭素を効率的に使用でき、コスト削減を図る。二酸化炭素を含む処理ガスが所定回数、処理チャンバ2を通過してO(3P)を繰り返し生成させた後に、排出するように流路切換え弁(31,32)を制御してもよい。流路切換え弁(31,32)は、開度を調整可能な流路調整弁であってもよい。流路調整弁を使用することで、未使用の処理ガスと使用済みの処理ガスとの流量比を制御できる。
第十実施形態の変形例を図20Bに示す。当該変形例の処理システム1660は、戻り流路31に、さらなる水蒸気供給部36を有する。戻り流路31を流れる気体を水中でバブリングさせて、再利用する処理ガス中の水蒸気量を増加させる。本実施形態のさらなる水蒸気供給部36はバブリング方式を採用しているが、他の方式により水蒸気を添加してもよい。
<第十一実施形態>
図21を参照しながら第十一実施形態の処理システムを説明する。本実施形態の処理システムは、処理装置に特徴がある。処理装置1700は、ワーク10の表面に向けて光照射された処理ガスを吹き付けるタイプの処理装置である。処理装置1700は、処理ガスP1が通流するガス流路8を処理チャンバ2の内部に備える。ガス流路8は光源1の光出射領域に沿って形成され、ガス流路8が光出射領域と重なるように、光源1とガス流路8が配置される。ガス流路8の流出口45はワーク10に対向配置される。これにより、原子状酸素O(3P)を含んだ処理ガスP1がガス流路8の流出口45から噴出し、ワーク10に向かって吹き付けられる。これよりワーク10が処理される。
図21を参照しながら第十一実施形態の処理システムを説明する。本実施形態の処理システムは、処理装置に特徴がある。処理装置1700は、ワーク10の表面に向けて光照射された処理ガスを吹き付けるタイプの処理装置である。処理装置1700は、処理ガスP1が通流するガス流路8を処理チャンバ2の内部に備える。ガス流路8は光源1の光出射領域に沿って形成され、ガス流路8が光出射領域と重なるように、光源1とガス流路8が配置される。ガス流路8の流出口45はワーク10に対向配置される。これにより、原子状酸素O(3P)を含んだ処理ガスP1がガス流路8の流出口45から噴出し、ワーク10に向かって吹き付けられる。これよりワーク10が処理される。
ワーク10は移動式ステージの上に載置され、処理ガスP1が噴出する流出口45の下をワーク10がスキャン移動することで処理をしても構わない。また、ワーク10が固定された状態で流出口45がスキャン移動してもよく、ワーク10と流出口45の両方がスキャン移動してもよい。このようなワーク10と流出口45の相対移動機構は、本実施形態に限らず、上述した他の実施形態、及びこれから後述する他の実施形態にも適用できる。
<第十二実施形態>
図22を参照しながら第十二実施形態の処理システムを説明する。本実施形態の処理システムは、第十一実施形態に示した処理装置1700を備えている。そして、第十一実施形態に示した処理装置1700より排出された処理ガスを再利用できるようにしている。戻り流路31を使用して処理チャンバ2から排出された処理ガスを再び処理チャンバ2の上流に戻し、処理ガスを再利用する。これにより、二酸化炭素を効率的に使用でき、コスト削減を図る。図22では示していないが、第十実施形態の変形例(図20B)で示したように、戻り流路31にさらなる水蒸気供給部を設けてもよい。
図22を参照しながら第十二実施形態の処理システムを説明する。本実施形態の処理システムは、第十一実施形態に示した処理装置1700を備えている。そして、第十一実施形態に示した処理装置1700より排出された処理ガスを再利用できるようにしている。戻り流路31を使用して処理チャンバ2から排出された処理ガスを再び処理チャンバ2の上流に戻し、処理ガスを再利用する。これにより、二酸化炭素を効率的に使用でき、コスト削減を図る。図22では示していないが、第十実施形態の変形例(図20B)で示したように、戻り流路31にさらなる水蒸気供給部を設けてもよい。
<第十三実施形態>
図23を参照しながら第十三実施形態の処理装置を示す。第十一実施形態の処理装置1700とは異なり、第十三実施形態の処理装置1800では、処理チャンバ2内において原料ガスを循環させて再利用する。処理装置1800は、光源1の上流に処理チャンバ2内の気体を吸引する吸引口51と、吸引ファン52とを備える。そして、紫外光が照射された処理ガスP1を吸引して、紫外光を吸引した処理ガスP1に再び照射し、照射された処理ガスP1をワーク10に再び接触させる。第九実施形態(図19)に示したように、処理チャンバ2内に水蒸気供給部を配置してもよい。
図23を参照しながら第十三実施形態の処理装置を示す。第十一実施形態の処理装置1700とは異なり、第十三実施形態の処理装置1800では、処理チャンバ2内において原料ガスを循環させて再利用する。処理装置1800は、光源1の上流に処理チャンバ2内の気体を吸引する吸引口51と、吸引ファン52とを備える。そして、紫外光が照射された処理ガスP1を吸引して、紫外光を吸引した処理ガスP1に再び照射し、照射された処理ガスP1をワーク10に再び接触させる。第九実施形態(図19)に示したように、処理チャンバ2内に水蒸気供給部を配置してもよい。
処理チャンバ2内で処理ガスP1を所定時間循環させる間、ガス供給口5からの処理ガスP1の供給と、ガス排出口6からの処理ガスP1の排出とを停止してもよいし、続けても構わない。
以上で、適宜変形形態を示しつつ各実施形態を説明した。本発明は上述した各実施形態及びその変形形態に何ら限定されるものではなく、本発明の趣旨を逸脱しない範囲内で、上述の実施形態及びその変形形態を適宜組み合わせたり、上述の実施形態及びその変形形態に種々の変更又は改良を加えたりできる。
図24を参照しながら、処理装置の一変形形態を説明する。図24に示す処理装置1900は、一酸化炭素低減部9を追加的に備える。処理装置1900は、本来、処理ガスP1に含まれる水蒸気を使用することよりCOを低減するものであるが、水蒸気によるCOの低減が十分でない場合を考慮して、ガス排出口6の下流に、一酸化炭素低減部9を追加的に設けてもよい。一酸化炭素低減部9は、吸着法により一酸化炭素を吸着してもよい。吸着法の場合、一酸化炭素低減部9内に、一酸化炭素を吸着する吸着材を有している。吸着材は、活性炭、ゼオライト、金属又は金属錯体で構成されていてもよい。一酸化炭素低減部9は、焼却法又は接触酸化法により一酸化炭素を二酸化炭素に変換しても構わない。焼却法の場合、一酸化炭素低減部9は燃焼炉を有する。接触酸化法の場合、一酸化炭素低減部9内に、亜硫酸ガスなどの、一酸化炭素の酸化流体を送り込み、一酸化炭素ガスと接触させても構わない。
処理装置のもう一つの変形形態を説明する。上述した各実施形態の処理装置は、処理空間を大気空間から隔離するために処理チャンバ2を備えている。しかしながら、処理空間を大気空間から隔離することがどのような場面においても必要であるとは限らないため、上記各実施形態の処理装置において処理チャンバ2は必ずしも必要となるものではない。上記各実施形態の処理装置は処理チャンバ2を有していなくてもよい。

Claims (22)
- 二酸化炭素を含み、かつ、酸素濃度が1000ppm以下である原料ガスに、発光波長が227nm以下の紫外光を照射し、
大気空間から隔離された処理チャンバ内部において、前記紫外光が照射された前記原料ガスを被処理物に接触させて前記被処理物を処理する、処理方法。 - 前記原料ガスに含まれる二酸化炭素の濃度は5vol%以上であることを特徴とする、請求項1に記載の処理方法。
- 前記紫外光が照射された前記原料ガス中の一酸化炭素の量を低減することを特徴とする、請求項1に記載の処理方法。
- 一酸化炭素の量を低減した前記原料ガスに前記紫外光を再び照射し、照射された前記原料ガスを前記被処理物に再び接触させて、前記被処理物を処理することを特徴とする、請求項3に記載の処理方法。
- 前記紫外光が照射された前記原料ガスを循環させて再び被処理物に通流させる循環機構を利用して、前記紫外光が照射された前記原料ガスを、再び前記紫外光が照射される領域に通流させること、及び、再び前記被処理物に接触させること、を行うことを特徴とする、請求項1に記載の処理方法。
- 前記原料ガスは、濃度が5ppm以上30000ppm以下である水蒸気を含むことを特徴とする、請求項1に記載の処理方法。
- 前記原料ガスは、二酸化炭素を含み、かつ酸素濃度が1000ppm以下の原料ガスに水蒸気を添加させることにより生成されることを特徴とする、請求項6に記載の処理方法。
- 前記原料ガス中の前記水蒸気濃度が50ppm以上であることを特徴とする、請求項6に記載の処理方法。
- 前記紫外光が前記被処理物の表面に照射されるように、前記紫外光を出射する光源と前記被処理物が配置されることを特徴とする、請求項1~8のいずれか一項に記載の処理方法。
- 前記紫外光が前記被処理物の表面に照射されない位置に、前記紫外光を出射する光源と前記被処理物が配置され、
前記原料ガスは、前記紫外光に照射された後で前記被処理物に接触することを特徴とする、請求項1~8のいずれか一項に記載の処理方法。 - 二酸化炭素を含み、酸素濃度が1000ppm以下であり、かつ、水蒸気濃度が5ppm以上30000ppm以下である処理ガスに、発光波長が227nm以下の紫外光を照射し、
前記紫外光が照射された前記処理ガスを、被処理物に接触させることにより前記被処理物を処理する、処理方法。 - 被処理物を処理する処理装置であって、
前記処理装置は、
発光波長が227nm以下の紫外光を出射する光源と、
外から隔離することができ、かつ、内部に被処理物を載置する領域を有する処理チャンバであって、原料ガス供給源に接続される原料ガス供給口をさらに有する、処理チャンバと、を備え、
前記原料ガス供給源から供給される原料ガスは、二酸化炭素を含み、かつ、酸素濃度が1000ppm以下であり、
前記処理装置は、前記紫外光を前記原料ガスに照射し、照射後の前記原料ガスを前記被処理物に接触させて前記被処理物を処理することを特徴とする、処理装置。 - 前記原料ガス供給源に含まれる二酸化炭素の濃度は5vol%以上であることを特徴とする、請求項12に記載の処理装置。
- 前記紫外光が照射された後の前記原料ガス中の一酸化炭素の量を低減する一酸化炭素低減部を備えることを特徴とする、請求項12に記載の処理装置。
- 前記一酸化炭素低減部から排出された前記原料ガスに、前記紫外光を再び照射し、照射された前記原料ガスを前記被処理物に再び接触させるための、前記原料ガスの戻り流路を備えることを特徴とする、請求項14に記載の処理装置。
- 前記処理装置は、前記原料ガス供給源から供給される原料ガスに水蒸気を添加し、処理ガスを生成する水蒸気供給部を備え、
前記処理ガスに前記紫外光が照射され、前記紫外光が照射された前記処理ガスに対し被処理物が接触するように、前記光源、前記原料ガス供給口、及び前記水蒸気供給部が配置されていることを特徴とする、請求項12又は13に記載の処理装置。 - 前記水蒸気供給部は、前記原料ガスが通流する配管で構成され、
前記配管は、水蒸気透過性を有する材料で構成されるとともに、大気中に配置されることを特徴とする、請求項16に記載の処理装置。 - 前記水蒸気供給部は、前記原料ガスを貯留された水に接触させる機構を有することを特徴とする、請求項16に記載の処理装置。
- 前記処理チャンバの内に前記水蒸気供給部があることを特徴とする、請求項16に記載の処理装置。
- 前記光源と前記被処理物を載置する領域は、前記紫外光が前記被処理物の表面に照射されるような位置にあることを特徴とする、請求項12に記載の処理装置。
- 前記原料ガスが通流するガス流路と、前記被処理物に対向配置される前記ガス流路の流出口を、前記処理チャンバの内部に備え、
前記ガス流路は前記光源の光出射領域に沿って形成され、前記ガス流路が、前記光出射領域と重なるように、前記光源と前記ガス流路が配置されることを特徴とする、請求項12に記載の処理装置。 - 請求項12~21のいずれか一項に記載の前記処理装置と、
前記原料ガスを、前記処理装置に供給する原料ガス供給源と、
を備えることを特徴とする、処理システム。
