本発明は、超LSIや高容量マイクロチップの製造などの超マイクロリソグラフィプロセスやその他のフォトファブリケーションプロセスに好適に用いられる感光性組成物に関する。本発明はまた、この感光性組成物を用いたパターン形成方法に関する。

従来、ICやLSIなどの半導体デバイスの製造プロセスにおいては、フォトレジスト組成物を用いたリソグラフィーによる微細加工が行われている。近年、集積回路の高集積化に伴い、サブミクロン領域やクオーターミクロン領域の超微細パターン形成が要求されるようになってきている。それに伴い、露光波長もg線からi線に、更にKrFエキシマレーザー光に、というように短波長化の傾向が見られる。更には、現在では、エキシマレーザー光以外にも、電子線やX線、あるいはEUV光を用いたリソグラフィーも開発が進んでいる。
これら電子線やX線、あるいはEUV光リソグラフィーは、次世代若しくは次々世代のパターン形成技術として位置付けられ、高感度、高解像性のレジストが望まれている。
特にウェハー処理時間の短縮化のため、高感度化は非常に重要な課題である。しかし、高感度化を追求しようとすると、解像力の低下のみならず、ラインウィズスラフネスの悪化が起こる。このため、これらの特性を同時に満足するレジストの開発が強く望まれている。

ここで、ラインウィズスラフネスとは、レジストのパターンと基板界面のエッジがレジストの特性に起因して、ライン方向と垂直な方向に不規則に変動するために、パターンを真上から見たときにエッジが凹凸に見えることを言う。この凹凸がレジストをマスクとするエッチング工程により転写され、電気特性を劣化させるため、歩留りを低下させる。
高感度と、高解像性、良好なパターン形状、良好なラインウィズスラフネスはトレードオフの関係にあり、これを如何にして同時に満足させるかが非常に重要である。
レジスト組成物には、現像液に難溶性若しくは不溶性の樹脂を用い、放射線の露光によって露光部を現像液に対し可溶化することでパターンを形成する「ポジ型」と、現像液に可溶性の樹脂を用い、放射線の露光によって露光部を現像液に対して難溶化若しくは不溶化することでパターンを形成する「ネガ型」とがある。
かかる電子線、X線、あるいはEUV光を用いたリソグラフィープロセスに適したレジストとしては、高感度化の観点から主に酸触媒反応を利用した化学増幅型ポジ型レジストが検討されている。
一方、半導体素子等の製造にあたってはライン、トレンチ、ホールなど種々のパターン形成の要請がある。種々のパターン形成の要請に応えるためにはポジ型だけではなく、ネガ型のレジスト組成物の開発も行われている。
例えば、特許文献1及び2は、電子線又はX線用ネガ型化学増幅型レジスト組成物、並びに該組成物により形成される膜を、露光後、アルカリ現像液を用いて現像するパターン形成を開示している。

超微細パターンの形成においては、解像力の低下、ラインウィズスラフネスの更なる改良が求められている。
樹脂主鎖が露光により直接切断されることを利用したパターン形成方法も知られている。
例えば、特許文献3及び4は、PMMA(ポリメチルメタクリレート)や、α-クロロアクリル酸メチルとα-メチルスチレンとの共重合体を含む非化学増幅型ポジ型レジスト組成物を開示している。このレジスト組成物によれば電子線等の放射線の照射により高分子の鎖が切断され、分子量が減少し、現像液としての有機溶媒に対する溶解速度が大きくなることでパターンが形成される。
しかし、超微細領域での、高感度、高解像性、良好なパターン形状、良好なラインウィズスラフネスは同時に満足できていないのが現状である。
例えば、特許文献3及び4は、PMMA(ポリメチルメタクリレート)や、α-クロロアクリル酸メチルとα-メチルスチレンとの共重合体を含む非化学増幅型ポジ型レジスト組成物を開示している。このレジスト組成物によれば電子線等の放射線の照射により高分子の鎖が切断され、分子量が減少し、現像液としての有機溶媒に対する溶解速度が大きくなることでパターンが形成される。
しかし、超微細領域での、高感度、高解像性、良好なパターン形状、良好なラインウィズスラフネスは同時に満足できていないのが現状である。
半導体フォトリソグラフィー技術において、ムーアの法則に従い、半導体デバイスの微細化に伴って回路パターンが小さくなり、さらなる微細化が望まれている。
フォトリソグラフィーは、大きく分けて露光装置の光源の短波長化と、それを受けて反応するフォトレジストで成り立っている。フォトレジストは、高解像性、低ラフネス、高感度の全て満たすことが求められ、従来の化学増幅型と呼ばれる光酸発生剤を含むレジストでは酸の拡散が解像性の低下を招き、超微細パターンに対応できないと考えられている。
フォトリソグラフィーは、大きく分けて露光装置の光源の短波長化と、それを受けて反応するフォトレジストで成り立っている。フォトレジストは、高解像性、低ラフネス、高感度の全て満たすことが求められ、従来の化学増幅型と呼ばれる光酸発生剤を含むレジストでは酸の拡散が解像性の低下を招き、超微細パターンに対応できないと考えられている。
そこで近年、Zn、Snなどの金属元素を含む化合物を主体とする非化学増幅型のフォトレジストが提案され、EUV(極端紫外線)光の次世代露光装置で、微細パターン形成されることが報告されている(特許文献5~7)。
フォトリソグラフィー、特に半導体フォトリソグラフィー技術においては、レジストとしてより解像性に優れ、更なる回路パターンの微細化を実現し得る感光性組成物及びパターン形成方法が求められている。
本発明は、回路パターンの微細化要求に対応した高感度、高解像性の感光性組成物と、この感光性組成物を用いたパターン形成方法を提供することを目的とする。
本発明者は、超微細パターンに対応したフォトレジストとして、Metal-Organic-Flameworkを形成する特定の金属含有低分子化合物を含むものが良好に機能することを見出した。

以下に、本発明の実施の形態を詳細に説明する。本発明は以下の実施の形態に限定されるものではなく、その要旨の範囲内で種々変形して実施することができる。

〔感光性組成物〕
本発明の感光性組成物は、ピリジンジカルボン酸を配位子とし、置換基を有していても良い炭化水素基を3つ有するスズ化合物(以下、「本発明のスズ化合物」と称す場合がある。)を含む感光性組成物である。
好ましくは、前記スズ化合物は、SnR1R2R3Xm(ここで、R1~R3は、それぞれ独立して、置換基を有していても良い、炭素数1~10の鎖状飽和脂肪族炭化水素基、炭素数2~10の鎖状不飽和脂肪族炭化水素基又は炭素数3~10の芳香族基であり、Xはピリジンジカルボン酸であり、mは0または1の整数である。)で表される。
本発明の感光性組成物は、ピリジンジカルボン酸を配位子とし、置換基を有していても良い炭化水素基を3つ有するスズ化合物(以下、「本発明のスズ化合物」と称す場合がある。)を含む感光性組成物である。
好ましくは、前記スズ化合物は、SnR1R2R3Xm(ここで、R1~R3は、それぞれ独立して、置換基を有していても良い、炭素数1~10の鎖状飽和脂肪族炭化水素基、炭素数2~10の鎖状不飽和脂肪族炭化水素基又は炭素数3~10の芳香族基であり、Xはピリジンジカルボン酸であり、mは0または1の整数である。)で表される。
上記R1~R3の炭素数1~10の鎖状飽和脂肪族炭化水素基としては、好ましくは炭素数1~5の鎖状飽和脂肪族炭化水素基であり、より好ましくは炭素数1~5の直鎖又は分岐のアルキル基、更に好ましくは直鎖アルキル基である。該直鎖アルキル基としては、具体的にはメチル基、エチル基、n-プロピル基、n-ブチル基、n-ペンチル基等の直鎖アルキル基が挙げられる。
R1~R3の炭素数2~10の鎖状不飽和脂肪族炭化水素基としては、好ましくは炭素数3~5の直鎖又は分岐の鎖状不飽和脂肪族炭化水素基、より好ましくは直鎖アルケニル基である。該直鎖アルケニル基としては、具体的には、1-プロペニル基、1-ブテニル基、2-ブテニル基、1-ペンテニル基、2-ペンテニル基、3-ペンテニル基、1-ヘキセニル基、2-ヘキセニル基、3-ヘキセニル基、4-ヘキセニル基等が挙げられる。
R1~R3の炭素数3~10の芳香族基は、芳香族複素環基であってもよく、芳香族炭化水素基であってもよい。また、単環基であってもよく、縮合環基であってもよい。該芳香族複素環基としては、炭素数3~9の芳香族複素環基が挙げられ、具体的には、ピロリル基、チオフェニル基、フラニル基、ピリジニル基、ピロロピロリル基、チエノチオフェニル基、シクロペンタジチオフェニル基、インドリル基、ベンゾチアジアゾリル基、ベンズピロリル基等が挙げられる。該芳香族炭化水素基としては、炭素数6~10の芳香族炭化水素基が挙げられ、具体的にはフェニル基、ナフチル基などが挙げられる。これらはメチル基、エチル基などの置換基を有していてもよい。
これらのうち、電子供与性と合成容易性の観点からR1~R3として好ましくはそれぞれ独立して、炭素数1~5の直鎖又は分岐の鎖状飽和脂肪族炭化水素基、炭素数3~5の直鎖又は分岐の鎖状不飽和脂肪族炭化水素基又は炭素数3~10の芳香族炭化水素基である。さらには、R1~R3がそれぞれ独立して、炭素数1~5の直鎖又は分岐の鎖状飽和脂肪族炭化水素基又は炭素数3~10の芳香族炭化水素基であることがより好ましい。更に好ましくはR1~R3がそれぞれ独立して、炭素数1~5の鎖状飽和脂肪族炭化水素基であり、特に好ましくはR1~R3がそれぞれ独立して、n-プロピル基、イソプロピル基、n-ブチル、イソブチル基、tert-ブチル基である。R1~R3がこれらの基であることにより、Snに対して電子供与性が高いことで、化学放射線を照射したときの反応性が高くなる傾向がある。
R1~R3の鎖状飽和脂肪族炭化水素基、鎖状不飽和脂肪族炭化水素基又は芳香族基が有していてもよい置換基としては、下記置換基群Qとして例示したものが挙げられる。R1~R3の鎖状飽和脂肪族炭化水素基、鎖状不飽和脂肪族炭化水素基又は芳香族基は、これらの置換基の1つのみを有していてもよく、同一又は異なる置換基を2つ以上有していてもよい。
<置換基群Q>
置換基Qとしては、例えば、ヒドロキシ基、ニトロ基、カルボキシ基、アシル基、アルコキシ基、アミノ基、スルホニル基、ホスホン酸基などが挙げられる。芳香族基に対しては更にアルキル基が置換基として挙げられる。
置換基Qとしては、例えば、ヒドロキシ基、ニトロ基、カルボキシ基、アシル基、アルコキシ基、アミノ基、スルホニル基、ホスホン酸基などが挙げられる。芳香族基に対しては更にアルキル基が置換基として挙げられる。
上記置換基群Qのうち、R1~R3の鎖状飽和脂肪族炭化水素基、鎖状不飽和脂肪族炭化水素基又は芳香族基が有していてもよい置換基としては、ヒドロキシ基、アルコキシ基、アミノ基、ニトロ基、カルボキシ基、アシル基、スルホニル基、ホスホン酸基が好ましく、アミノ基、アルコキシ基、ヒドロキシ基がより好ましい。芳香族基の場合は、アルキル基も好ましい。
合成容易性の観点から、R1~R3の鎖状飽和脂肪族炭化水素基、鎖状不飽和脂肪族炭化水素基又は芳香族基は置換基を有さないことが好ましい。

化合物(1)を表す式(1)におけるR1~R3の置換基を有していても良い、炭素数1~10の鎖状飽和脂肪族炭化水素基、炭素数2~10の鎖状不飽和脂肪族炭化水素基又は炭素数3~10の芳香族基としては、上記スズ化合物を表すSnR1R2R3XmにおけるR1~R3Xmと同義であり、好ましいものも同じである。
電子供与性の観点から、式(1)において、Snに結合する炭化水素はメチレンであることが好ましい。この観点から、R1~R3は、それぞれ独立して鎖状飽和脂肪族炭化水素基、即ち、アルキル基であることが好ましい。

電子供与性と合成容易性の観点からMとしては上記式(2)で表されるスズ含有置換基が好ましい。式(2)におけるR4~R6の置換基を有していても良い、炭素数1~10の鎖状飽和脂肪族炭化水素基、炭素数2~10の鎖状不飽和脂肪族炭化水素基又は炭素数3~10の芳香族基としては、R1~R3の炭素数1~10の鎖状飽和脂肪族炭化水素基、炭素数2~10の鎖状不飽和脂肪族炭化水素基、炭素数3~10の芳香族基として例示したものが挙げられる。R4~R6としては、それぞれ独立して、炭素数1~5の鎖状飽和脂肪族炭化水素基、炭素数3~10の芳香族基が好ましく、より好ましくは炭素数1~5の鎖状飽和脂肪族炭化水素基であり、特に好ましくはn-プロピル基、イソプロピル基、n-ブチル、イソブチル基、tert-ブチル基である。R4~R6がこれらの基であり、Snに対して電子供与性が高いことで、化学放射線を照射したときの反応性が高くなる傾向がある。
化合物(1)を表す式(1)において、nは1以上の整数である。nが過度に大きいと有機溶媒に対する溶解性が低下する傾向があるので、nは好ましくは1~10、より好ましくは3~10である。
本発明のスズ化合物の分子量は300~8000であることが好ましい。本発明のスズ化合物の分子量が300以上であれば比較的高い化合物安定性が得られる。本発明のスズ化合物の分子量が8000以下であれば有機溶媒に対する高い溶解性が得られる。
ここで、本発明のスズ化合物の分子量は、ゲルパーミエーションクロマトグラフィー(GPC)により測定されたポリスチレン換算の質量平均分子量をさす。

本発明のスズ化合物は有機溶媒に対して可溶であることが好ましい。
有機溶媒としては、後述の本発明の感光性組成物の調液用溶媒として例示した有機溶媒が挙げられる。
これらの有機溶媒に可溶であるとは、有機溶媒に対して25℃の温度において1質量%以上の濃度で溶解し、不溶分を生じないことを意味し、この溶解度はより好ましくは5質量%以上である。
有機溶媒としては、後述の本発明の感光性組成物の調液用溶媒として例示した有機溶媒が挙げられる。
これらの有機溶媒に可溶であるとは、有機溶媒に対して25℃の温度において1質量%以上の濃度で溶解し、不溶分を生じないことを意味し、この溶解度はより好ましくは5質量%以上である。
以下に本発明のスズ化合物の具体例を示す。本発明のスズ化合物は、何ら以下のものに限定されるものではない。
本発明のスズ化合物は、具体的には後掲の実施例の項に記載の方法で合成することができる。
本発明の感光性組成物は、本発明のスズ化合物の1種のみを含むものであってもよく、2種以上を含むものであってもよい。
本発明の感光性組成物中の本発明のスズ化合物の含有量は、感光性組成物の溶媒以外の成分の合計に対して通常30~100質量%、好ましくは40~80質量%、特に好ましくは50~60質量%である。
感光性組成物中の本発明のスズ化合物の含有量が上記下限以上であれば反応性があるので露光感度が得られ、上記上限以下であれば塗膜したときの良好な成膜性が得られる。

[光酸発生剤]
本発明の感光性組成物は、本発明のスズ化合物と共に、化学放射線の作用により酸を発生する光酸発生剤(以下、単に「光酸発生剤」と称す場合がある。)を含むことでも機能させることができる。
ここで化学放射線としては、例えば、水銀灯の輝線スペクトル、エキシマレーザーに代表される遠紫外線、極紫外線(EUV光)、X線、電子線等が挙げられる。解像性の観点から露光波長が小さい化学放射線が好ましく、好ましくは、波長6.5~13.5nmの光を放射するEUV光である。
本発明の感光性組成物は、本発明のスズ化合物と共に、化学放射線の作用により酸を発生する光酸発生剤(以下、単に「光酸発生剤」と称す場合がある。)を含むことでも機能させることができる。
ここで化学放射線としては、例えば、水銀灯の輝線スペクトル、エキシマレーザーに代表される遠紫外線、極紫外線(EUV光)、X線、電子線等が挙げられる。解像性の観点から露光波長が小さい化学放射線が好ましく、好ましくは、波長6.5~13.5nmの光を放射するEUV光である。
このような化学放射線により酸を発生する光酸発生剤としては、公知のものであれば特に限定されない。光酸発生剤としては、化学放射線の照射により、有機酸、例えば、スルホン酸、ビス(アルキルスルホニル)イミド、及びトリス(アルキルスルホニル)メチドの少なくともいずれかを発生する化合物が好ましい。
より好ましい光酸発生剤は、下記式(ZI)、(ZII)、(ZIII)で表される化合物を挙げることができる。

上記式(ZI)において、R201、R202及びR203は、各々独立に、有機基を表す。

R201、R202及びR203のアリール基としては、通常炭素数6~20、好ましくは炭素数6~10であり、フェニル基、ナフチル基がより好ましく、更に好ましくはフェニル基である。アリール基は、酸素原子、窒素原子、硫黄原子等を有する複素環構造を有するアリール基であってもよい。複素環構造としては、例えば、ピロール、フラン、チオフェン、インドール、ベンゾフラン、ベンゾチオフェン等を挙げることができる。
R201、R202及びR203のアルキル基及びシクロアルキル基としては、好ましくは、炭素数1~10の直鎖又は分岐アルキル基、炭素数3~10のシクロアルキル基を挙げることができる。アルキル基として、より好ましくは2-オキソアルキル基、アルコキシカルボニルメチル基を挙げることができる。シクロアルキル基として、より好ましくは、2-オキソシクロアルキル基を挙げることができる。
2-オキソアルキル基は、直鎖又は分岐のいずれであってもよく、好ましくは、上記のアルキル基の2位に>C=Oを有する基を挙げることができる。

Z-は、非求核性アニオン(求核反応を起こす能力が著しく低いアニオン)を表す。
非求核性アニオンとしては、例えば、スルホン酸アニオン(脂肪族スルホン酸アニオン、芳香族スルホン酸アニオン、カンファースルホン酸アニオンなど)、カルボン酸アニオン(脂肪族カルボン酸アニオン、芳香族カルボン酸アニオン、アラルキルカルボン酸アニオンなど)、スルホニルイミドアニオン、ビス(アルキルスルホニル)イミドアニオン、トリス(アルキルスルホニル)メチドアニオン等が挙げられる。
脂肪族スルホン酸アニオン及び脂肪族カルボン酸アニオンにおける脂肪族部位は、アルキル基であってもシクロアルキル基であってもよい。該脂肪族部位としては、好ましくは炭素数1~30の直鎖又は分岐のアルキル基及び炭素数3~30のシクロアルキル基が挙げられる。
芳香族スルホン酸アニオン及び芳香族カルボン酸アニオンにおける芳香族基としては、好ましくは炭素数6~14のアリール基、例えば、フェニル基、トリル基、ナフチル基等が挙げられる。
脂肪族スルホン酸アニオン及び芳香族スルホン酸アニオンにおけるアルキル基、シクロアルキル基及びアリール基は、置換基を有していてもよい。

各基が有するアリール基及び環構造については、置換基として更にアルキル基(好ましくは炭素数1~15)を有していてもよい。

各基が有するアリール基及び環構造については、置換基として更にアルキル基(好ましくは炭素数1~15)を有していてもよい。
アラルキルカルボン酸アニオンにおけるアラルキル基としては、好ましくは炭素数6~12のアラルキル基、例えば、ベンジル基、フェネチル基、ナフチルメチル基、ナフチルエチル基、ナフチルブチル基等が挙げられる。
スルホニルイミドアニオンとしては、例えば、サッカリンアニオンが挙げられる。
ビス(アルキルスルホニル)イミドアニオン、トリス(アルキルスルホニル)メチドアニオンにおけるアルキル基は、炭素数1~5のアルキル基が好ましい。これらのアルキル基の置換基としてはハロゲン原子、ハロゲン原子で置換されたアルキル基、アルコキシ基、アルキルチオ基、アルキルオキシスルホニル基、アリールオキシスルホニル基、シクロアルキルアリールオキシスルホニル基等が挙げられる。これらのうち、フッ素原子又はフッ素原子で置換されたアルキル基が好ましい。
ビス(アルキルスルホニル)イミドアニオンにおけるアルキル基は、互いに結合して環構造を形成してもよい。これにより、酸強度が増加する。

非求核性アニオンとしては、スルホン酸の少なくともα位がフッ素原子で置換された脂肪族スルホン酸アニオン、フッ素原子又はフッ素原子を有する基で置換された芳香族スルホン酸アニオン、アルキル基がフッ素原子で置換されたビス(アルキルスルホニル)イミドアニオン、アルキル基がフッ素原子で置換されたトリス(アルキルスルホニル)メチドアニオンが好ましい。非求核性アニオンとして、より好ましくはパーフロロ脂肪族スルホン酸アニオン(更に好ましくは炭素数4~8)、フッ素原子を有するベンゼンスルホン酸アニオン、更により好ましくはノナフロロブタンスルホン酸アニオン、パーフロロオクタンスルホン酸アニオン、ペンタフロロベンゼンスルホン酸アニオン、3,5-ビス(トリフロロメチル)ベンゼンスルホン酸アニオンである。
酸強度の観点からは、発生酸のpKaが-1以下であることが、感度向上のために好ましい。
非求核性アニオンとしては、以下の式(AN1)で表されるアニオンも好ましい態様として挙げられる。
式(AN1)中、Xfは、それぞれ独立に、フッ素原子、又は少なくとも1つのフッ素原子で置換されたアルキル基を表す。

Lの2価の連結基としては特に限定されず、-COO-、-OCO-、-CO-、-O-、-S-、-SO-、-SO2-、アルキレン基、シクロアルキレン基、アルケニレン基又はこれらの複数が連結した連結基が挙げられ、総炭素数12以下の連結基が好ましい。このなかでも-COO-、-OCO-、-CO-、-O-、-SO2-が好ましく、-COO-、-OCO-、-SO2-がより好ましい。
Aの環状構造を有する基としては、環状構造を有するものであれば特に限定されず、脂環基、アリール基、複素環構造を有する基(芳香族性を有するものだけでなく、芳香族性を有さないものも含む)等が挙げられる。
脂環基としては、単環でも多環でもよく、シクロペンチル基、シクロヘキシル基、シクロオクチル基などの単環のシクロアルキル基、ノルボルニル基、トリシクロデカニル基、テトラシクロデカニル基、テトラシクロドデカニル基、アダマンチル基などの多環のシクロアルキル基が好ましい。中でも、ノルボルニル基、トリシクロデカニル基、テトラシクロデカニル基、テトラシクロドデカニル基、アダマンチル基等の炭素数7以上のかさ高い構造を有する脂環基が、露光後加熱工程での膜中拡散性を抑制でき、MEEF向上の観点から好ましい。
アリール基としては、ベンゼン環、ナフタレン環、フェナンスレン環、アントラセン環が挙げられる。
複素環構造を有する基としては、フラン環、チオフェン環、ベンゾフラン環、ベンゾチオフェン環、ジベンゾフラン環、ジベンゾチオフェン環、ピリジン環が挙げられる。中でもフラン環、チオフェン環、ピリジン環が好ましい。
上記環状構造を有する基は、置換基を有していてもよい。該置換基としては、アルキル基(直鎖、分岐、環状のいずれであっても良く、炭素数1~12が好ましい)、アリール基(炭素数6~14が好ましい)、ヒドロキシ基、アルコキシ基(炭素数1~12が好ましい)、ウレイド基、スルホンアミド基(炭素数0~12が好ましい)、又はエステル基、アミド基、ウレタン基、チオエーテル基、若しくはスルホン酸エステル基を有する基(炭素数1~12が好ましい)等が挙げられる。
R201、R202及びR203のうち、少なくとも1つがアリール基であることが好ましく、三つ全てがアリール基であることがより好ましい。アリール基としては、フェニル基、ナフチル基などの他に、インドール残基、ピロール残基などのヘテロアリール基であってもよい。
これらアリール基は更に置換基を有していてもよい。その置換基としては、ニトロ基、フッ素原子などのハロゲン原子、カルボキシル基、水酸基、アミノ基、シアノ基、アルコキシ基(好ましくは炭素数1~15)、シクロアルキル基(好ましくは炭素数3~15)、アリール基(好ましくは炭素数6~14)、アルコキシカルボニル基(好ましくは炭素数2~7)、アシル基(好ましくは炭素数2~12)、アルコキシカルボニルオキシ基(好ましくは炭素数2~7)等が挙げられるが、これらに限定されるものではない。
これらアリール基は更に置換基を有していてもよい。その置換基としては、ニトロ基、フッ素原子などのハロゲン原子、カルボキシル基、水酸基、アミノ基、シアノ基、アルコキシ基(好ましくは炭素数1~15)、シクロアルキル基(好ましくは炭素数3~15)、アリール基(好ましくは炭素数6~14)、アルコキシカルボニル基(好ましくは炭素数2~7)、アシル基(好ましくは炭素数2~12)、アルコキシカルボニルオキシ基(好ましくは炭素数2~7)等が挙げられるが、これらに限定されるものではない。

光酸発生剤の中で、特に好ましい例を以下に挙げる。
光酸発生剤は、1種類単独で又は2種類以上を組み合わせて使用することができる。2種以上を併用する場合、例えば、(1)酸強度の異なる2種の光酸発生剤を併用する場合、(2)発生酸のサイズ(分子量や炭素数)が異なる2種の光酸発生剤を併用する場合、などの態様が好ましい。
(1)の態様としては、例えば、フッ素を有するスルホン酸発生剤とトリス(フルオロアルキルスルホニル)メチド酸発生剤の併用、フッ素を有するスルホン酸発生剤とフッ素を有さないスルホン酸発生剤の併用、アルキルスルホン酸発生剤とアリールスルホン酸発生剤の併用などが挙げられる。
(2)の態様としては、例えば、発生酸アニオンの炭素数が4以上異なる2種の酸発生剤の併用などが挙げられる。
(1)の態様としては、例えば、フッ素を有するスルホン酸発生剤とトリス(フルオロアルキルスルホニル)メチド酸発生剤の併用、フッ素を有するスルホン酸発生剤とフッ素を有さないスルホン酸発生剤の併用、アルキルスルホン酸発生剤とアリールスルホン酸発生剤の併用などが挙げられる。
(2)の態様としては、例えば、発生酸アニオンの炭素数が4以上異なる2種の酸発生剤の併用などが挙げられる。
特に本発明の感光性組成物は、化学放射線に対して用いる感光性組成物であることが好ましい。化学放射線によって反応する感光性組成物であれば現像液に対する現像速度が変化するので、一定時間現像後にパターンが形成できるので、好ましい。
化学放射線としては、光波長が小さい方が高い解像性が得られるので好ましい。化学放射線としては、波長6.5~13.5nmの光、すなわちEUV光が好ましい。
即ち、本発明の感光性組成物は、波長6.5~13.5nmの光によって反応する感光性組成物であることが好ましい。

感光性組成物中において、本発明のスズ化合物は、単独でも感光して反応する。光酸発生剤を加える場合は、感光性組成物中の本発明のスズ化合物と相乗して感光するため、スズ化合物の感光性を高めることができる。そのため、本発明のスズ化合物のみで構成した感光性組成物で要求仕様に対して感光性が不十分である場合は、光酸発生剤を加えることが好ましい。
本発明の感光性組成物が、光酸発生剤を含有する場合、光酸発生剤の本発明の感光性組成物中の含有量(複数併用する場合は合計の量)は、感光性組成物の溶媒以外の成分の合計を基準として、0.1~30質量%が好ましく、より好ましくは0.5~20質量%、更に好ましくは1~15質量%である。
感光性組成物中の光酸発生剤の含有量が上記下限以上であれば感光性を高める効果が得られ、上記上限以下であれば本発明のスズ化合物に基づく良好な成膜性が得られるので、好ましい。

[溶媒]
本発明の感光性組成物は、通常、調液のための溶媒を含有する。
感光性組成物の調液用溶媒としては、各成分を溶解するものである限り特に限定されない。
該溶媒としては、例えば、アルキレングリコールモノアルキルエーテルカルボキシレート(プロピレングリコールモノメチルエーテルアセテート(PGMEA;1-メトキシ-2-アセトキシプロパン)など)、アルキレングリコールモノアルキルエーテル(プロピレングリコールモノメチルエーテル(PGME;1-メトキシ-2-プロパノール)など)、乳酸アルキルエステル(乳酸エチル、乳酸メチルなど)、環状ラクトン(γ-ブチロラクトンなど、好ましくは炭素数4~10)、鎖状又は環状のケトン(2-ヘプタノン、シクロヘキサノンなど、好ましくは炭素数4~10)、アルキレンカーボネート(エチレンカーボネート、プロピレンカーボネートなど)、カルボン酸アルキル(酢酸ブチルなどの酢酸アルキルが好ましい)、アルコキシ酢酸アルキル(エトキシプロピオン酸エチル)などの有機溶媒が挙げられる。その他使用可能な溶媒として、例えば、米国特許出願公開第2008/0248425A1号明細書の[0244]以降に記載されている有機溶媒などが挙げられる。

上記のうち、アルキレングリコールモノアルキルエーテルカルボキシレート及びアルキレングリコールモノアルキルエーテルが好ましい。
これら溶媒は、単独で用いても2種以上を混合して用いてもよい。2種以上を混合する場合、水酸基を有する溶媒と水酸基を有しない溶媒とを混合することが好ましい。
水酸基を有する溶媒としてはアルキレングリコールモノアルキルエーテルが好ましい。水酸基を有しない溶媒としてはアルキレングリコールモノアルキルエーテルカルボキシレートが好ましい。
水酸基を有する溶媒としてはアルキレングリコールモノアルキルエーテルが好ましい。水酸基を有しない溶媒としてはアルキレングリコールモノアルキルエーテルカルボキシレートが好ましい。
本発明の感光性組成物全量中における溶媒の含有量は、形成するパターン膜厚等に応じて適宜調整可能である。本発明の感光性組成物全量中における溶媒の含有量は、一般的には感光性組成物の溶媒以外の成分の合計濃度が0.5~30質量%、好ましくは1.0~20質量%、より好ましくは1.5~10質量%、更に好ましくは1.5~5質量%となるように調整される。
[界面活性剤]
本発明の感光性組成物は、更に界面活性剤を含有することが好ましい。界面活性剤としては、フッ素系及び/又はシリコン系界面活性剤が好ましい。
これらに該当する界面活性剤としては、大日本インキ化学工業(株)製のメガファックF176、メガファックR08、OMNOVA社製のPF656、PF6320、トロイケミカル(株)製のトロイゾルS-366、住友スリーエム(株)製のフロラードFC430、信越化学工業(株)製のポリシロキサンポリマーKP-341などが挙げられる。
また、フッ素系及び/又はシリコン系界面活性剤以外の他の界面活性剤を使用することもできる。その他の界面活性剤としては、具体的には、ポリオキシエチレンアルキルエーテル類、ポリオキシエチレンアルキルアリールエーテル類などが挙げられる。
本発明の感光性組成物は、更に界面活性剤を含有することが好ましい。界面活性剤としては、フッ素系及び/又はシリコン系界面活性剤が好ましい。

その他、公知の界面活性剤が適宜使用可能である。使用可能な界面活性剤としては、例えば、米国特許出願公開第2008/0248425A1号明細書の[0273]以降に記載の界面活性剤が挙げられる。
界面活性剤は単独で使用してもよいし、2種以上を併用してもよい。
界面活性剤の含有量は、感光性組成物の溶媒以外の成分の合計に対し、好ましくは0.0001~2質量%、より好ましくは0.001~1質量%である。
界面活性剤の含有量は、感光性組成物の溶媒以外の成分の合計に対し、好ましくは0.0001~2質量%、より好ましくは0.001~1質量%である。
[その他の添加剤]
本発明の感光性組成物は、上記に説明した成分以外にも、カルボン酸、カルボン酸オニウム塩、Proceeding of SPIE,2724,355(1996)等に記載の分子量3000以下の溶解阻止化合物、染料、可塑剤、光増感剤、光吸収剤、酸化防止剤などを適宜含有することができる。
特にカルボン酸は、性能向上のために好適に用いられる。カルボン酸としては、安息香酸、ナフトエ酸などの、芳香族カルボン酸が好ましい。
カルボン酸の含有量は、感光性組成物の溶媒以外の成分の合計に対して0.01~10質量%が好ましく、より好ましくは0.01~5質量%、更に好ましくは0.01~3質量%である。
本発明の感光性組成物は、上記に説明した成分以外にも、カルボン酸、カルボン酸オニウム塩、Proceeding of SPIE,2724,355(1996)等に記載の分子量3000以下の溶解阻止化合物、染料、可塑剤、光増感剤、光吸収剤、酸化防止剤などを適宜含有することができる。
特にカルボン酸は、性能向上のために好適に用いられる。カルボン酸としては、安息香酸、ナフトエ酸などの、芳香族カルボン酸が好ましい。
カルボン酸の含有量は、感光性組成物の溶媒以外の成分の合計に対して0.01~10質量%が好ましく、より好ましくは0.01~5質量%、更に好ましくは0.01~3質量%である。
[感光性組成物の製造方法]
本発明の感光性組成物は、ピリジンジカルボン酸を配位子として有し、置換基を有していても良い炭化水素基を3つ有する本発明のスズ化合物、必要に応じて用いられる光酸発生剤やその他の成分を調液用溶媒に溶解し、必要に応じてフィルター濾過することで製造することができる。フィルターとしては、ポアサイズ0.1ミクロン以下、より好ましくは0.05ミクロン以下、更に好ましくは0.03ミクロン以下のポリテトラフロロエチレン製、ポリエチレン製、ナイロン製のものが好ましい。
感光性組成物に含まれる本発明のスズ化合物は、調液用溶媒に溶解した状態では配位子およびスズ化合物がイオン化した状態で存在すると推定される。
本発明の感光性組成物は、ピリジンジカルボン酸を配位子として有し、置換基を有していても良い炭化水素基を3つ有する本発明のスズ化合物、必要に応じて用いられる光酸発生剤やその他の成分を調液用溶媒に溶解し、必要に応じてフィルター濾過することで製造することができる。フィルターとしては、ポアサイズ0.1ミクロン以下、より好ましくは0.05ミクロン以下、更に好ましくは0.03ミクロン以下のポリテトラフロロエチレン製、ポリエチレン製、ナイロン製のものが好ましい。

〔パターン形成方法〕
本発明のパターン形成方法は、本発明の感光性組成物を用いて基板上に感光性層を形成する工程と、該感光性層の所定の領域に化学放射線を照射してパターン露光する工程と、該露光後の該感光性層を現像液で現像処理して、該感光性層の露光部又は未露光部を選択的に除去する工程とを含む。
本発明のパターン形成方法は、本発明の感光性組成物を用いて基板上に感光性層を形成する工程と、該感光性層の所定の領域に化学放射線を照射してパターン露光する工程と、該露光後の該感光性層を現像液で現像処理して、該感光性層の露光部又は未露光部を選択的に除去する工程とを含む。
[感光性層の形成工程]
感光性層は、本発明の感光性組成物を集積回路素子の製造に使用されるような基板(例:シリコン、二酸化シリコン被覆)上にスピナー等の適当な塗布方法により塗布し、その後50~150℃で乾燥することで形成することができる。
この際、必要により、市販の無機あるいは有機反射防止膜を使用することができる。更にレジスト下層に反射防止膜を塗布して用いることもできる。
感光性層は、本発明の感光性組成物を集積回路素子の製造に使用されるような基板(例:シリコン、二酸化シリコン被覆)上にスピナー等の適当な塗布方法により塗布し、その後50~150℃で乾燥することで形成することができる。

かかる感光性層に含まれる本発明のスズ化合物は、ピリジンジカルボン酸配位子が2つのスズ原子に配位し、下記のようなポリマー様の状態にて存在すると推測される。
[露光工程]
本発明において、「露光」とは、特に断らない限り、水銀灯、エキシマレーザーに代表され遠紫外線、X線、EUV光などによる露光のみならず、電子線、イオンビーム等の粒子線による描画も露光に含める。
露光は、形成した感光性層に、所定のマスクを通して所定の領域に化学放射線を照射してパターン露光する、或いは、電子ビームの照射により、マスクを介さない描画(直描)でパターン露光することにより行うことができる。
化学放射線としては特に限定されないが、例えばKrFエキシマレーザー、ArFエキシマレーザー、EUV光、電子線等が挙げられ、EUV光、電子線が好ましい。前述の通り、化学放射線としては、波長6.5~13.5nmの光を放射するEUV光が好ましい。

ベーク(加熱)を行う場合の加熱温度は50~150℃で行うことが好ましく、60~150℃で行うことがより好ましく、80~140℃で行うことが更に好ましい。
ベーク(加熱)を行う場合の加熱時間は30~300秒が好ましく、30~180秒がより好ましく、30~90秒が更に好ましい。
加熱は通常の露光・現像機に備わっている手段で行うことができる。加熱はホットプレート等を用いて行っても良い。

現像液として用いる有機溶媒としては、種々の有機溶媒が広く使用される。例えば、エステル系溶媒、ケトン系溶媒、アルコール系溶媒、アミド系溶媒、エーテル系溶媒、炭化水素系溶媒等の溶媒から選択される少なくとも1種類の溶媒を用いることができる。
特に、ケトン系溶媒、エステル系溶媒、アルコール系溶媒及びエーテル系溶媒から選択される少なくとも1種類の溶媒を含有する現像液が好ましい。

ケトン系溶媒としては、例えば、1-オクタノン、2-オクタノン、1-ノナノン、2-ノナノン、アセトン、4-ヘプタノン、1-ヘキサノン、2-ヘキサノン、ジイソブチルケトン、シクロペンタノン、シクロヘキサノン、メチルシクロヘキサノン、フェニルアセトン、メチルエチルケトン、メチルアミルケトン、メチルイソブチルケトン、アセチルアセトン、アセトニルアセトン、イオノン、ジアセトニルアルコール、アセチルカービノール、アセトフェノン、メチルナフチルケトン、イソホロン、プロピレンカーボネート等が挙げられる。これらのうち、アルキルケトン系溶媒、例えばメチルイソブチルケトン、メチルアミルケトン、シクロペンタノン、シクロヘキサノンがより好ましい。
アルコール系溶媒としては、例えば、メチルアルコール、エチルアルコール、n-プロピルアルコール、イソプロピルアルコール、n-ブチルアルコール、sec-ブチルアルコール、tert-ブチルアルコール、イソブチルアルコール、n-ヘキシルアルコール等のヘキシルアルコール、n-ヘプチルアルコール等のヘプチルアルコール、n-オクチルアルコール等のオクチルアルコール、n-デカノール等のデカノール等のアルコールや、エチレングリコール、ジエチレングリコール、トリエチレングリコール、1,2-プロピレングリコール、1,3-プロピレングリコール、1,2-ブチレングリコール、1,3-ブチレングリコール、1,4-ブチレングリコール等のグリコール系溶媒や、エチレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテル(PGME;別名、1-メトキシ-2-プロパノール)、エチレングリコールモノエチルエーテル、プロピレングリコールモノエチルエーテル、ジエチレングリコールモノメチルエーテル、トリエチレングリコールモノエチルエーテル等のアルキレングリコールモノアルキルエーテル系溶媒、メトキシメチルブタノール、プロピレングリコールジメチルエーテル等のグリコールエーテル系溶媒、フェノール、クレゾールなどのフェノール系溶媒等が挙げられる。これらのうち、1-ヘキサノール、2-ヘキサノール、1-オクタノール、2エチル-ヘキサノール、プロピレングリコールモノメチルエーテル、クレゾールがより好ましい。
アミド系溶媒としては、例えば、N-メチル-2-ピロリドン、N,N-ジメチルアセトアミド、N,N-ジメチルホルムアミド、ヘキサメチルホスホリックトリアミド、1,3-ジメチル-2-イミダゾリジノン等が挙げられる。
エーテル系溶媒としては、例えば、上記アルキレングリコールモノアルキルエーテル系溶媒及びグリコールエーテル系溶媒の他、ジオキサン、テトラヒドロフラン、テトラヒドロピラン等が挙げられる。
炭化水素系溶媒としては、例えば、トルエン、キシレン等の芳香族炭化水素系溶媒、ペンタン、ヘキサン、オクタン、デカン、ドデカン等の脂肪族炭化水素系溶媒が挙げられる。
現像液は、アルキレングリコールモノアルキルエーテルカルボキシレート系溶媒、アルキレングリコールモノアルキルエーテル系溶媒、カルボン酸アルキル系溶媒、及びアルキルケトン系溶媒から選ばれる1種類以上の溶媒を含有することが好ましく、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、メチルイソブチルケトン、メチルアミルケトン、シクロペンタノン、シクロヘキサノン、乳酸エチル、及び酢酸ブチルから選ばれる1種類以上の溶媒を含有することがより好ましい。
現像液としては、分子内に水酸基を有さないエステル系溶媒、分子内に水酸基を有さないケトン系溶媒、及び分子内に水酸基を有さないエーテル系溶媒からなる群より選ばれる少なくとも1種類の有機溶媒を含有する現像液を用いることが好ましい。
本発明で現像液として用いる有機溶媒はまた、溶解度パラメータ(SP値)が7.5~11の有機溶媒であることが好ましい。溶解度パラメータが7.5以上の有機溶媒であれば、溶解部の現像速度が速くなる。溶解度パラメータが11以下の有機溶媒であれば、パターン形成部の現像速度を抑制できるので、好ましい。現像液の有機溶媒の溶解度パラメータは8~11であることがより好ましい。
本発明において、溶解度パラメータ(SP値)の値はFedorsらが提案した方法によって計算されるものである。具体的には「POLYMER ENGINEERING AND SCIENCE,FEBRUARY,1974,Vol.14,No.2,ROBERT F.FEDORS.(147~154頁)」を参照して求められる値である。SP値は、分子の疎水性基や親水性基の含有量により決まる物性値であり、混合溶媒を用いる場合は、混合物としての値を意味する。
上記SP値を満たす有機溶媒としてはジエチレングリコールモノメチルエーテル(SP値=10.7)、トリエチレングリコールモノメチルエーテル(SP値=10.7)、エチレングリコールモノイソプロピルエーテル(SP値=10.9)、エチレングリコールモノブチルエーテル(SP値=10.2)、ジエチレングリコールモノブチルエーテル(SP値=10.0)、トリエチレングリコールモノブチルエーテル(SP値=10.0)、エチレングリコールモノイソブチルエーテル(SP値=9.1)、エチレングリコールモノヘキシルエーテル(SP値=9.9)、ジエチレングリコールモノヘキシルエーテル(SP値=9.7)、ジエチレングリコールモノ2-エチルヘキシルエーテル(SP値=9.3)、エチレングリコールモノアリルエーテル(SP値=10.8)、エチレングリコールモノフェニルエーテル(SP値=10.8)、エチレングリコールモノベンジルエーテル(SP値=10.9)、プロピレングリコールモノメチルエーテル(SP値=10.0)、ジプロピレングリコールモノメチルエーテル(SP値=9.7)、トリプロピレングリコールモノメチルエーテル(SP値=9.4)、プロピレングリコールモノプロピルエーテル(SP値=9.6)、ジプロピレングリコールモノプロピルエーテル(SP値=9.8)、プロピレングリコールモノブチルエーテル(SP値=9.0)、ジプロピレングリコールモノブチルエーテル(SP値=9.6)、エチレングリコールモノメチルエーテルアセテート(SP値=10.0)、エチレングリコールモノエチルエーテルアセテート(SP値=9.6)、エチレングリコールモノブチルエーテルアセテート(SP値=8.9)、ジエチレングリコールモノエチルエーテルアセテート(SP値=9.4)、ジエチレングリコールモノブチルエーテルアセテート(SP値=9.0)、プロピレングリコールモノメチルエーテルアセテート(SP値=9.4)、プロピレングリコールモノエチルエーテルアセテート(SP値=9.0)、又はジプロピレングリコールモノメチルエーテルアセテート(SP値=9.2)等が挙げられる。
上記の有機溶媒は、複数混合しても用いてもよいし、上記以外の溶媒や水と混合して使用してもよい。
現像液における上記有機溶媒(複数混合の場合は合計)の濃度は、好ましくは50質量%以上、より好ましくは70質量%以上、更に好ましくは90質量%以上である。特に好ましくは、実質的に有機溶媒のみからなる場合である。実質的に有機溶媒のみからなる場合とは、微量の界面活性剤、酸化防止剤、安定剤、消泡剤などを含有する場合を含むものとする。
現像液中の含水率は、10質量%以下が好ましく、より好ましくは5質量%以下、特に好ましくは3質量%以下、最も好ましくは実質的に水分を含有しないことである。含水率を10質量%以下にすることで、良好な現像特性を得ることができる。
本発明で用いる現像液には、必要に応じて界面活性剤を適当量添加することができる。
界面活性剤としては、本発明の感光性組成物に用いられる界面活性剤として前述したものと同様のものを用いることができる。
界面活性剤の使用量は現像液の全量に対して、通常0.001~5質量%、好ましくは0.005~2質量%、更に好ましくは0.01~0.5質量%である。

リンス液に用いられる有機溶媒は、20℃における蒸気圧が0.05kPa以上、5kPa以下のものが好ましく、0.1kPa以上、5kPa以下のものがより好ましく、0.12kPa以上、3kPa以下のものが更に好ましい。リンス液に用いられる有機溶媒の蒸気圧を0.05kPa以上、5kPa以下にすることにより、ウェハ面内の温度均一性が向上し、更にはリンス液の浸透に起因した膨潤が抑制され、ウェハ面内の寸法均一性が良化する。

前記リンス液としては、種々の有機溶媒が用いられるが、化合物(1)等の本発明のスズ化合物に対しては、炭化水素系溶媒、ケトン系溶媒、エステル系溶媒、アルコール系溶媒、アミド系溶媒及びエーテル系溶媒から選択される少なくとも1種類の有機溶媒又は水を含有するリンス液を用いることが好ましい。
より好ましくは、現像の後に、ケトン系溶媒、エステル系溶媒、アルコール系溶媒、アミド系溶媒及び炭化水素系溶媒から選択される少なくとも1種類の有機溶媒を含有するリンス液を用いて洗浄する工程を行う。更により好ましくは、現像の後に、アルコール系溶媒及び炭化水素系溶媒からなる群より選ばれる少なくとも1種類以上の有機溶媒を含有するリンス液を用いて洗浄する工程を行う。
リンス液として用いられる、ケトン系溶媒、エステル系溶媒、アルコール系溶媒、アミド系溶媒、エーテル系溶媒及び炭化水素系溶媒の具体例は、前述の現像液で説明されたものと同様である。
特に好ましくは、一価のアルコール系溶媒及び炭化水素系溶媒からなる群より選ばれる少なくとも1種類以上の有機溶媒を含有するリンス液を用いる。

炭化水素系溶媒としては、トルエン、キシレン等の芳香族炭化水素系溶媒、オクタン、デカン、ドデカン等の脂肪族炭化水素系溶媒が挙げられる。

前記各成分は、複数混合してもよいし、上記以外の有機溶媒と混合し使用してもよい。
上記有機溶媒は水と混合しても良いが、リンス液中の含水率は通常30質量%以下であり、好ましくは10質量%以下、より好ましくは5質量%以下、特に好ましくは3質量%以下である。リンス液は、水を含有しないことが最も好ましい。含水率を30質量%以下にすることで、良好な現像特性を得ることができる。
リンス液には、界面活性剤を適当量添加して使用することもできる。

[後処理工程]
現像処理又はリンス処理の後に、パターン上に付着している現像液又はリンス液を超臨界流体により除去する処理を行ってもよい。
更に、現像処理、リンス処理又は超臨界流体による処理の後、パターン中に残存する溶媒を除去するために加熱処理を行ってもよい。加熱温度及び時間は、良好なレジストパターンが得られる限り特に限定されるものではなく、通常40~160℃で、10秒~3分である。加熱処理は複数回行っても良い。
現像処理又はリンス処理の後に、パターン上に付着している現像液又はリンス液を超臨界流体により除去する処理を行ってもよい。
更に、現像処理、リンス処理又は超臨界流体による処理の後、パターン中に残存する溶媒を除去するために加熱処理を行ってもよい。加熱温度及び時間は、良好なレジストパターンが得られる限り特に限定されるものではなく、通常40~160℃で、10秒~3分である。加熱処理は複数回行っても良い。
〔用途〕
本発明の感光性組成物及びパターン形成方法は、超LSIや高容量マイクロチップの製造などの半導体微細回路作成に好適に用いられる。
半導体微細回路作成時には、パターンを形成されたレジスト膜は回路形成やエッチングに供された後、残ったレジスト膜部は、最終的には溶媒等で除去されるため、プリント基板等に用いられるいわゆる永久レジストとは異なり、マイクロチップ等の最終製品には、本発明の感光性組成物に由来するレジスト膜は残存しない。
本発明の感光性組成物及びパターン形成方法は、超LSIや高容量マイクロチップの製造などの半導体微細回路作成に好適に用いられる。
半導体微細回路作成時には、パターンを形成されたレジスト膜は回路形成やエッチングに供された後、残ったレジスト膜部は、最終的には溶媒等で除去されるため、プリント基板等に用いられるいわゆる永久レジストとは異なり、マイクロチップ等の最終製品には、本発明の感光性組成物に由来するレジスト膜は残存しない。
以下、本発明を実施例により更に詳細に説明する。本発明の内容がこれにより限定されるものではない。
[合成例1]
窒素雰囲気下、反応容器にトリブチルスズクロリド(24.0g、73.7mmol)を溶解させたテトラヒドロフラン(550ml)を入れ、16Mの水酸化ナトリウム水溶液(360ml)を加えて室温で一晩攪拌した。ここへ酢酸エチルを加えて分液し、水層を酢酸エチルで再抽出した。合わせた有機層を水と飽和食塩水で順次洗浄し、水酸化マグネシウムで乾燥し、濾過して減圧濃縮することでビス(トリブチルスズ)オキシド(21.7g、収率99%)を得た。
窒素雰囲気下、反応容器にトリブチルスズクロリド(24.0g、73.7mmol)を溶解させたテトラヒドロフラン(550ml)を入れ、16Mの水酸化ナトリウム水溶液(360ml)を加えて室温で一晩攪拌した。ここへ酢酸エチルを加えて分液し、水層を酢酸エチルで再抽出した。合わせた有機層を水と飽和食塩水で順次洗浄し、水酸化マグネシウムで乾燥し、濾過して減圧濃縮することでビス(トリブチルスズ)オキシド(21.7g、収率99%)を得た。
窒素雰囲気下、反応容器にビス(トリn-ブチルスズ)オキシド(11.7 g、19.6mmol、1.0当量)と2,5-ピリジンジカルボン酸(3.28 g、19.6mmol、1.0当量)、トルエン(l460ml)、メタノール(290ml)を入れ、17時間還流攪拌した。室温まで降温し、濾過して不溶物を取り除き濾液を減圧濃縮し、14.8gの粗体を得た。粗体に3倍量のジクロロメタン(45ml)を加え不溶物を吸引ろ過して取り除き、ろ液を減圧濃縮し、ジイソプロピルエーテルで懸洗して吸引ろ過した。ろ紙上の固体を回収して、下記構造の化合物1(2,5-ピリジンジカルボン酸配位トリn-ブチルスズ)(l0.41g、収率71%)を得た。
1H NMR(CDCl3,ppm):0.82(t,18H,CH3),1.39-1.83(m,36H,CH2CH2CH2),7.45-7.95(pyridine).

1H NMRのプロトン比から、化合物1は、2,5-ピリジンジカルボン酸とトリn-ブチルスズが3:4の割合で構成されていることが分かった。

1H NMRのプロトン比から、化合物1は、2,5-ピリジンジカルボン酸とトリn-ブチルスズが3:4の割合で構成されていることが分かった。
ここで、上記構造のxとyの割合は4:3である。
[合成例2]
窒素雰囲気下、反応容器にビス(トリn-ブチルスズ)オキシド(10.0g、16.8mmol,1.0当量)と2,6-ピリジンジカルボン酸(2.80g、16.8mmol、1.0当量)、トルエン(1250ml)、メタノール(250ml)を入れ、16時間還流攪拌した。室温まで降温し、濾過して不溶物を取り除き濾液を減圧濃縮し、アセトニトリル(100ml)を加えて減圧濃縮して、下記構造の化合物2(9.56g,73%)を得た。
1H NMR(CDCl3,ppm):δ8.98(s,H2O);7.56-8.07(pyridine),0.86(t,36H,CH3),1.31-1.86(m,72H,CH2CH2CH2),1.96(s,3H,CH3CN).

1H NMRのプロトン比から、化合物2は、2,6-ピリジンジカルボン酸とトリn-ブチルスズが3:4の割合で構成されていることが分かった。
窒素雰囲気下、反応容器にビス(トリn-ブチルスズ)オキシド(10.0g、16.8mmol,1.0当量)と2,6-ピリジンジカルボン酸(2.80g、16.8mmol、1.0当量)、トルエン(1250ml)、メタノール(250ml)を入れ、16時間還流攪拌した。室温まで降温し、濾過して不溶物を取り除き濾液を減圧濃縮し、アセトニトリル(100ml)を加えて減圧濃縮して、下記構造の化合物2(9.56g,73%)を得た。
1H NMR(CDCl3,ppm):δ8.98(s,H2O);7.56-8.07(pyridine),0.86(t,36H,CH3),1.31-1.86(m,72H,CH2CH2CH2),1.96(s,3H,CH3CN).

1H NMRのプロトン比から、化合物2は、2,6-ピリジンジカルボン酸とトリn-ブチルスズが3:4の割合で構成されていることが分かった。
[実施例1~2]
<感光性組成物(レジスト液)の調製>
上述のように合成した化合物1はシクロヘキサノンに、化合物2は乳酸エチルにそれぞれ2.5質量%濃度で溶かし、0.2μmのフィルターでろ過してレジスト液とした。

<レジスト膜の形成・パターン描画>
調製したレジスト液をスピンコーティングによりパターン形成基板(シリコンウェハー)上に塗布して、膜厚50nm程度のレジスト膜を形成した。得られたレジスト膜を、露光後加熱なしで、電子線描画装置(電子線の加速電圧:100keV)でパターン描画を行なった。

<現像>
パターン描画後、シクロヘキサノン(20℃における蒸気圧:0.47kPa,SP値:8.2)により現像し(25℃,60秒)、ネガ型のパターンを得た。

<感度の測定>
照射量を変えて電子線描画を行ない、現像して得られたパターンの膜厚を接触段差計で測定し、増加する膜厚の変化量が最大になるときの電子線の照射量を感度として求めた。
結果を表1に示す。

表1の結果から、感度は、実施例1、実施例2の順になり、実施例1が高いことが分かった。
<解像性評価>
電子線描画装置により実施例1の解像性評価を行なった。解像性は、hp(ハーフピッチ)100nm、hp50nm、hp30nmのラインアンドスペース(ライン:スペース=1:1)パターンを描画し、現像してそれぞれのパターンを走査型電子顕微鏡で観察することで、描画したパターンの有無(〇/×)を評価した。
結果を表2に示す。
電子線描画装置により実施例1の解像性評価を行なった。解像性は、hp(ハーフピッチ)100nm、hp50nm、hp30nmのラインアンドスペース(ライン:スペース=1:1)パターンを描画し、現像してそれぞれのパターンを走査型電子顕微鏡で観察することで、描画したパターンの有無(〇/×)を評価した。
結果を表2に示す。
[比較例1]
アルドリッチ社製ポリヒドロキシスチレン(PHS、重量平均分子量11000)を、プロピレングリコールモノメチルエーテルアセテートに2質量%濃度で溶かし、0.2μmのフィルターでろ過してレジスト液とした。

[比較例2]
アルドリッチ社製ポリスチレン(PS、重量平均分子量4000)を、プロピレングリコールモノメチルエーテルアセテートに2質量%濃度で溶かし、0.2μmのフィルターでろ過してレジスト液とした。

比較例1と2のレジスト液について、実施例1と同様に解像性評価を行い、結果を表2に示した。
上記の結果から明らかなように、本発明の感光性組成物を用いることにより、解像性を高めることができる。また、リソグラフィーレジストの感光反応機構を考慮すれば、EUV光(13.5nm)の感光に対しても解像性が高いことを推測できる。
上述したように、本発明の感光性組成物は、溶解安定性にも優れ、超微細領域での良好なパターン形状及びその再現性、良好なラインウィズラフネスも満足することができる。このため、本発明の感光性組成物によれば、将来のEUVリソグラフィーにおいても、低減されたラフネスでレジストパターンを形成することが可能であり、その工業的価値は絶大である。
本発明を特定の態様を用いて詳細に説明したが、本発明の意図と範囲を離れることなく様々な変更が可能であることは当業者に明らかである。

Claims (13)
- ピリジンジカルボン酸を配位子とし、置換基を有していても良い炭化水素基を3つ有するスズ化合物を含む感光性組成物。
- 前記スズ化合物が、SnR1R2R3Xmで表され、R1~R3は、それぞれ独立して、置換基を有していても良い、炭素数1~10の鎖状飽和脂肪族炭化水素基、炭素数2~10の鎖状不飽和脂肪族炭化水素基又は炭素数3~10の芳香族基であり、Xはピリジンジカルボン酸であり、mは0または1の整数である、請求項1に記載の感光性組成物。
- 前記式(1)におけるnが1~10である、請求項3に記載の感光性組成物。
- 前記R1~R3が、それぞれ独立して、炭素数1~5の鎖状飽和脂肪族炭化水素基である、請求項2~4のいずれかに記載の感光性組成物。
- 前記R1~R3におけるSnに結合する炭化水素がメチレンである、請求項2~5のいずれかに記載の感光性組成物。
- 前記R4~R6が、それぞれ独立して、炭素数1~5の鎖状飽和脂肪族炭化水素基である、請求項3~6のいずれかに記載の感光性組成物。
- 化学放射線の作用により酸を発生する光酸発生剤を更に含む、請求項1~7のいずれかに記載の感光性組成物。
- 前記スズ化合物の分子量が300~8000である、請求項1~8のいずれかに記載の感光性組成物。
- 有機溶媒を更に含む、請求項1~9のいずれかに記載の感光性組成物。
- 波長6.5~13.5nmの化学放射線用である、請求項1~10のいずれかに記載の感光性組成物。
- 請求項1~11のいずれかに記載の感光性組成物を用いて基板上に感光性層を形成する工程と、該感光性層の所定の領域に化学放射線を照射してパターン露光する工程と、該露光後の該感光性層を現像液で現像処理して、該感光性層の露光部又は未露光部を選択的に除去する工程とを具備するパターン形成方法。
- 前記現像液が、溶解度パラメータ(SP値)が7.5~11の有機溶媒である、請求項12に記載のパターン形成方法。
