Description

ブロック共重合体、樹脂組成物、硬化物、樹脂フィルム、プリプレグ、積層体、及び電子回路基板用の材料
 本発明は、ブロック共重合体、樹脂組成物、硬化物、樹脂フィルム、プリプレグ、積層体、及び電子回路基板用の材料に関する。
 近年、情報ネットワーク技術の著しい進歩、及び情報ネットワークを活用したサービスの拡大に伴い、電子機器には、情報量の大容量化、及び処理速度の高速化が求められている。
 これらの要求に応えるため、プリント基板やフレキシブル基板等の、各種基板用材料には、誘電損失の小さい材料が求められている。
 従来から、誘電損失の小さい材料を得るため、低誘電率及び/又は低誘電正接であり、強度等の機械物性に優れたエポキシ樹脂等の熱硬化性樹脂や、ポリフェニレンエーテル系樹脂等の熱可塑性樹脂を主成分とした樹脂硬化物が検討され、開示されている。
 しかしながら、従来開示されている材料は、低誘電率及び低誘電正接の観点からは未だ改良の余地があり、これらをプリント基板に用いた場合、情報量及び処理速度が限定される、という問題点を有している。
 かかる問題点を改良する目的で、従来から、上述したような熱硬化性樹脂や熱可塑性樹脂の改質剤として、各種のゴム成分が提案されている。
 例えば、特許文献1には、ポリフェニレンエーテル樹脂の低誘電正接化及び低誘電率化のための改質剤として、ビニル芳香族化合物とオレフィン系アルケン化合物とのブロック共重合体及びその水素添加物、及びビニル芳香族化合物の単独重合体からなる群より選ばれる、少なくとも1種のエラストマーが開示されている。
 また、特許文献2には、エポキシ樹脂の低誘電正接化及び低誘電率化のための改質剤として、スチレン系エラストマーが開示されている。

 しかしながら、特許文献1及び2に開示されている改質剤を用いた樹脂組成物は、未だ低誘電率化、低誘電正接化が十分ではなく、また、これらの改質剤の添加によって樹脂組成物は強度が低下し、十分な強度が得られない、という問題点を有している。
 そこで本発明においては、低誘電率及び低誘電正接であり、強度特性にも優れた硬化物が得られる、ブロック共重合体、及び当該ブロック共重合体を含有する樹脂組成物を提供することを目的とする。
 本発明者らは、上述した従来技術の課題を解決すべく鋭意検討した結果、所定の構造を有するブロック共重合体を含む樹脂組成物の硬化物が低誘電率及び低誘電正接であり、強度特性にも優れることを見出し、本発明を完成するに至った。
 すなわち、本発明は以下の通りである。

 ビニル芳香族単量体単位及び共役ジエン単量体単位からなる重合体ブック(C)と、
 ビニル芳香族単量体単位を主体とする重合体ブロック(A)及び/又は共役ジエン単量体単位を主体とする重合体ブロック(B)を有し、
 下記の条件(i)~(iv)を満たすブロック共重合体。
<条件(i)>
 前記重合体ブロック(C)のビニル芳香族単量体単位と共役ジエン単量体単位の質量比が、ビニル芳香族単量体単位/共役ジエン単量体単位=5/95~95/5である。
<条件(ii)>
 前記重合体ブロック(C)の含有量が、前記ブロック共重合体100質量部に対して5質量部以上95質量部以下である。
<条件(iii)>
 重量平均分子量が3.5万以下である。
<条件(iv)>
 前記ブロック共重合体100質量部に対して、ビニル芳香族単量体単位の含有量が5質量部以上95質量部以下である。

 本発明によれば、低誘電率及び低誘電正接であり、強度特性にも優れた硬化物が得られる、ブロック共重合体及び当該ブロック共重合体を含有する樹脂組成物を提供できる。
 以下、本発明を実施するための形態(以下、「本実施形態」という。)について、詳細に説明する。
 なお、以下の本実施形態は、本発明を説明するための例示であり、本発明を以下の内容に限定する趣旨ではなく、本発明は、その要旨の範囲内で種々変形して実施できる。
〔ブロック共重合体〕
 本実施形態のブロック共重合体は、
 ビニル芳香族単量体単位及び共役ジエン単量体単位からなる重合体ブロック(C)(以下、重合体ブロック(C)と記載する場合がある。)と、
 ビニル芳香族単量体単位を主体とする重合体ブロック(A)(以下、重合体ブロック(A)と記載する場合がある。)及び/又は共役ジエン単量体単位を主体とする重合体ブロック(B)(以下、重合体ブロック(B)と記載する場合がある。)とを有する。
 本実施形態のブロック共重合体は、下記の条件(i)~(iv)を満たす。
<条件(i)>
 前記重合体ブロック(C)のビニル芳香族単量体単位と共役ジエン単量体単位の質量比が、ビニル芳香族化合物/共役ジエン化合物=5/95~95/5である。
<条件(ii)>
 前記重合体ブロック(C)の含有量が、前記ブロック共重合体100質量部に対して5質量部以上95質量部以下である。
<条件(iii)>
 重量平均分子量が3.5万以下である。
<条件(iv)>
 前記ブロック共重合体100質量部に対して、ビニル芳香族単量体単位の含有量が5質量部以上95質量部以下である。
 本実施形態のブロック共重合体によれば、低誘電率及び低誘電正接であり、強度特性にも優れた硬化物が得られる。
 共役ジエン単量体単位とは、共役ジエン化合物が重合して生成する重合体ブロック又はブロック共重合体中の、共役ジエン化合物に由来する構成単位を指す。
 共役ジエン化合物は、1対の共役二重結合を有するジオレフィンである。
 共役ジエン化合物としては、以下に限定されないが、例えば、1,3-ブタジエン、2-メチル-1,3-ブタジエン、イソプレン、2,3-ジメチル-1,3-ブタジエン、1,3-ペンタジエン、2-メチル-1,3-ペンタジエン、1,3-ヘキサジエン、1,3-シクロヘキサジエン等が挙げられる。
 これらの中でも、好ましくは1,3-ブタジエン、イソプレンであり、より好ましくは1,3-ブタジエンである。1,3-ブタジエンやイソプレンは、汎用されており入手が容易であり、コストの観点でも有利であり、後述するビニル芳香族化合物として汎用されるスチレンとの共重合も容易である。
 これらは一種単独で用いてもよく、二種以上を組み合わせて用いてもよい。
 共役ジエン化合物はバイオ技術を利用した化合物であってもよい。
 ビニル芳香族単量体単位とは、ビニル芳香族化合物が重合して生成する重合体ブロック又はブロック共重合体中の、ビニル芳香族化合物に由来する構成単位を指す。
 ビニル芳香族化合物としては、以下に限定されないが、例えば、スチレン、α-メチルスチレン、p-メチルスチレン、ジビニルベンゼン、1,1-ジフェニルエチレン、N,N-ジメチル-p-アミノエチルスチレン、N,N-ジエチル-p-アミノエチルスチレン等が挙げられる。
 これらは一種単独で用いてもよく、二種以上を組み合わせて用いてもよい。
 本実施形態のブロック共重合体を構成する重合体ブロック(C)は、ビニル芳香族単量体単位及び共役ジエン単量体単位からなる重合体ブロックであって、他のモノマーが意図的に添加されていない。
 前記重合体ブロック(C)に含まれるビニル芳香族単量体単位及び共役ジエン単量体単位を形成するために用いるビニル芳香族化合物、及び共役ジエン化合物は、前述のビニル芳香族化合物及び共役ジエン化合物であればよい。
 前記重合体ブロック(C)におけるビニル芳香族単量体単位の分布状態に関しては特に限定は無く、重合体ブロック(C)中のビニル芳香族単量体単位が均一に分布していても、又はテーパー状に分布していてもよい。また、ビニル芳香族単量体単位が均一に分布している部分及び/又はテーパー状に分布している部分がそれぞれ複数個存在していてもよく、ビニル芳香族単量体単位の含有量が異なるセグメントが複数個存在していてもよい。
 ブロック共重合体を構成する重合体ブロック(A)は、ビニル芳香族単量体単位を主体とする。この「主体とする」とは、実質的にビニル芳香族単量体単位からなるものであり、他のモノマーが意図的に添加されていないことを意味する。
 重合体ブロック(B)は、共役ジエン単量体単位を主体とする。この「主体とする」とは、実質的に共役ジエン単量体単位からなるものであり、共役ジエン単量体以外の他のモノマーが意図的に添加されていないことを意味する。
 本実施形態のブロック共重合体が重合体ブロック(A)を含有する場合、ブロック共重合体中の重合体ブロック(A)の含有量は、水素添加前のブロック共重合体や水素添加後の水添ブロック共重合体を検体として、核磁気共鳴装置(NMR)を用いた方法(Y.Tanaka,et al.,RUBBER CHEMISTRY and TECHNOLOGY 54,685(1981)に記載の方法、以下「NMR法」と記載する。)で測定できる。
 本実施形態のブロック共重合体が重合体ブロック(B)を含有する場合、当該重合体ブロック(B)の含有量は、NMR法で測定できる。
 本実施形態のブロック共重合体は、重合体ブロック(C)を有する。
 重合体ブロック(C)は、ビニル芳香族単量体単位及び共役ジエン単量体単位からなる。
 本実施形態のブロック共重合体中の重合体ブロック(C)の含有量は、NMR法で測定できる。
 重合体ブロック(C)は、ビニル芳香族単量体単位、及び共役ジエン単量体単位を、意図的に構成単位とした構造を有している点で、前記重合体ブロック(A)、重合体ブロック(B)と区別できる。
<条件(i)>
 重合体ブロック(C)のビニル芳香族単量体単位と共役ジエン単量体単位の質量比は、ビニル芳香族単量体単位/共役ジエン単量体単位=5/95~95/5である。
 後述するように、本実施形態の樹脂組成物は、本実施形態のブロック共重合体(成分(I))と、後述する成分(II):ラジカル開始剤、成分(III):極性樹脂、及び成分(IV):硬化剤からなる群より選ばれる少なくとも一種の成分を含む。
 成分(II)、成分(III)、及び成分(IV)は極性基を有するものである。
 溶解度パラメーターの観点から、ビニル芳香族化合物は、共役ジエン化合物よりも成分(II)、成分(III)、及び成分(IV)との相容性が高い傾向にあるが、本実施形態のブロック共重合体は、共役ジエン化合物が共重合されていることによりビニル芳香族化合物のみからなるブロック重合体よりも立体障害が小さくなる。その結果、ビニル芳香族化合物と共役ジエン化合物との重合体であってランダムブロックである重合体ブロック(C)がブロック共重合体中に存在することで、成分(III)、成分(IV)との相容性が一層向上し、後述する本実施形態の樹脂組成物及び/硬化物の強度が向上する。
 また、共役ジエン化合物はラジカル反応性を有しており、前述の通り、重合体ブロック(C)は、成分(II)、成分(III)、及び成分(IV)との相容性に優れるため、重合体ブロック(C)に含まれる共役ジエン単量体単位が成分(II)、成分(III)、成分(IV)と近い位置に存在することになり、共役ジエン単量体単位と、これらの成分との反応が起こり易い状態になる。後述する本実施形態の樹脂組成物が、成分(II)、成分(III)及び成分(IV)のうちの一種又は二種の成分を含まない場合においても、本実施形態のブロック共重合体中のビニル芳香族単量体単位が非晶性のため、異なるブロック共重合体同士の各分子鎖間の共役ジエン単量体単位の反応性は高い傾向にある。
 また、上述した相容性の向上により、後述する本実施形態の樹脂組成物及び硬化物は、外部電場によるポリマーの運動性の低下及び分極が抑制され、樹脂組成物及び硬化物は、低誘電正接化、低誘電率化が図られる傾向にある。外部電場によりポリマーが分極することによる損失(誘電率)、運動することで熱が生じエネルギー損失(誘電正接)のいずれも、後述する成分(III)、成分(IV)との相容性、反応性を十分に確保することで抑制し得ることから、本実施形態のブロック共重合体は、重合体ブロック(C)を少なくとも一つ有することが、本実施形態の樹脂組成物及び硬化物の強度を高め、また低誘電正接及び低誘電率にすることに繋がる。
 上述の観点で、重合体ブロック(C)中のビニル芳香族単量体単位と共役ジエン単量体単位の質量比は、ビニル芳香族単量体単位/共役ジエン単量体単位=5/95~95/5であり、好ましくは10/90~90/10であり、より好ましくは15/85~85/15であり、さらに好ましくは20/80~80/20である。
 ビニル芳香族単量体単位の重合体ブロック(C)中の量が5質量%以上にすることで、電材向けの樹脂組成物中で十分な相容性を示し、95質量%以下であることで反応性を確保することができる。共役ジエン単量体単位の重合体ブロック(C)中の量が5質量%以上であることで反応性が良好で、95質量%以下であることで良好な相容性を示し、十分な強度を有し、樹脂組成物及び硬化物の低誘電正接化及び低誘電率化が図られる傾向にある。
<条件(ii)>
 上述したように、十分な相容性を示し、かつ十分な強度を有し、低誘電正接及び低誘電率の樹脂組成物及び硬化物を得る観点から、本実施形態のブロック共重合体中の重合体ブロック(C)の含有量は、ブロック共重合体100質量部に対し、5質量部以上95質量部以下である。また、重合体ブロック(A)及び/又は重合体ブロック(B)の含有量は、本実施形態のブロック共重合体100質量部に対し5質量部以上95質量部以下であることが好ましい。
 本実施形態のブロック共重合体中の重合体ブロック(C)の含有量は、好ましくはブロック共重合体100質量部に対して10質量部以上90質量部以下であり、より好ましくは15質量部以上85質量部以下であり、さらに好ましくは20質量部以上80質量部以下である。
 また、重合体ブロック(A)及び/又は重合体ブロック(B)の含有量は、より好ましくは10質量部以上90質量部以下であり、さらに好ましくは15質量部以上85質量部以下であり、さらにより好ましくは20質量部以上80質量部以下である。
 また、本実施形態のブロック共重合体中には、上述したような反応性の観点から、重合体ブロック(B)を少なくとも一つ有することが好ましく、重合体ブロック(B)の含有量は、本実施形態のブロック共重合体100質量部に対し、好ましくは5質量部以上であり、より好ましくは10質量部以上であり、さらに好ましくは15質量部以上である。
 さらに、本実施形態のブロック共重合体が、重合体ブロック(A)を含有する場合は、前記ブロック共重合体と前述の成分(III)及び/又は成分(IV)との相容性の観点から、重合体ブロック(A)の含有量は、ブロック共重合体100質量部に対し、好ましくは5~95質量部であり、より好ましくは10~90質量部であり、さらに好ましくは15~85質量部であり、さらにより好ましくは20~80質量部であり、よりさらに好ましくは25~80質量部である。
 本実施形態のブロック共重合体は、重合体ブロック(A)及び/又は重合体ブロック(B)を少なくとも一つ有する。本実施形態のブロック共重合体は、重合体ブロック(B)を末端に少なくとも一つ有することが好ましい。
 重合体ブロック(A)は、ビニル芳香族単量体単位を主体とする重合体ブロックであるため非晶性である。後述する本実施形態の樹脂組成物及び硬化物において重合体ブロック(A)を有することにより重合体鎖同士の絡み合い強度が向上する。
 重合体ブロック(B)は、共役ジエン単量体単位を主体とする重合体ブロックであるためラジカル反応性を有する。後述する本実施形態の樹脂組成物及び硬化物において、樹脂組成物を構成する各成分(II)~(IV)がブロック共重合体と反応したり、ブロック共重合体同士が反応したりすることにより硬化物の強度が向上する。
 また、上述したビニル芳香族化合物による相容性の向上、及びビニル芳香族化合物よりなる重合体の凝集による強度向上、及び共役ジエン化合物によるブロック共重合体同士の反応性、さらにはブロック共重合体と成分(II)、成分(III)及び成分(IV)との反応性の観点で、本実施形態のブロック共重合体中のビニル芳香族単量体単位及び共役ジエン単量体単位の含有量は、ブロック共重合体100質量部に対して、5質量部以上であることが好ましい。ビニル芳香族単量体単位及び共役ジエン単量体単位の含有量を、ブロック共重合体100質量部中5質量部以上にすることで、電材向け樹脂組成物中で、ブロック共重合体と他の成分との相容性を維持でき、ビニル芳香族単量体単位の凝集による強度の確保、及び十分な反応性の確保を図ることができ、樹脂組成物及び硬化物が十分な強度を示す傾向にある。
 また、本実施形態のブロック共重合体100質量部に対するビニル芳香族単量体単位及び共役ジエン単量体単位の含有量の上限は、樹脂組成物及び硬化物の強度、低誘電正接性、低誘電率性の観点から95質量部以下であることが好ましい。
 本実施形態のブロック共重合体は、前記ビニル芳香族化合物及び/又は前記共役ジエン化合物と共重合可能なその他のモノマーを、所期の誘電性能、すなわち所望の低誘電正接性、低誘電率性を損なわない範囲で共重合してもよい。前記その他のモノマーにより形成される重合体ブロックを重合体ブロック(D)とする。
 重合体ブロック(D)の含有量は、本実施形態のブロック共重合体100質量部に対し、30質量部以下が好ましく、より好ましくは20質量部以下、さらに好ましくは10質量部以下、さらにより好ましくは5質量部以下、よりさらに好ましくは0質量部である。すなわち意図的にビニル芳香族化合物及び共役ジエン化合物以外のモノマーを添加しないことが好ましい。
<条件(iii)>
 本実施形態のブロック共重合体の重量平均分子量は、3.5万以下である。
 前記重量平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)による測定で得られるクロマトグラムのピークの分子量を、市販の標準ポリスチレンの測定から求めた検量線(標準ポリスチレンのピーク分子量を使用して作成)に基づいて求めた重量平均分子量(Mn)であり、具体的には、後述する実施例に記載の方法で測定できる。
 分子量分布は重量平均分子量(Mw)と重量平均分子量(Mn)の比率(Mw/Mn)である。
 本実施形態のブロック共重合体のGPCで測定される単一ピークの分子量分布は、低分子量重合体、具体的には重量平均分子量500以下の重合体の混入による粘度の急激な低下に起因する取扱性の悪化を防止する観点から、5.0以下であることが好ましく、より好ましくは4.0以下、さらに好ましくは3.0以下であり、さらにより好ましくは2.5以下である。
 本実施形態のブロック共重合体の重量平均分子量が3.5万以下であることで架橋性が向上し、均一な網掛け構造を成し、高強度の硬化物が得られる。また、後述する成分(III)、成分(IV)との相容性が向上し、低誘電率化及び低誘電正接化する傾向にある。
 また、本実施形態の樹脂組成物を用いてプリプレグを形成する場合、後述するガラスクロス等の基材に、後述するワニスを浸漬させた際に、本実施形態のブロック共重合体の重量平均分子量が3.5万以下であることによりブロック共重合体同士が均一に架橋し、かつ成分(III):極性樹脂と均一に相容することにより、ブロック共重合体を含む硬化物の強度が向上し、低誘電正接化及び低誘電率化が図られる傾向にある。
 また、本実施形態の樹脂組成物を用いたプリプレグにおいては、良好な基材への浸透性が得られ、均一なプリプレグを作製することができ、強度が向上し、低誘電正接化及び低誘電率化が図られる傾向にある。
 上述の観点から、本実施形態のブロック共重合体の重量平均分子量は、3.5万以下であり、好ましくは3.0万以下、より好ましくは2.5万以下、さらに好ましくは2.0万以下、さらにより好ましくは2.5万以下である。ブロック共重合体の重量平均分子量の下限は特に限定されないが、ブロック共重合体のベタツキを抑制し、良好な取り扱い性の観点から500以上が好ましい。
 本実施形態のブロック共重合体の重量平均分子量、分子量分布は、モノマー添加量、添加のタイミング、重合温度、重合時間等の重合条件を調整することにより、上記数値範囲に制御できる。
<条件(iv)>
 本実施形態のブロック共重合体は、当該ブロック共重合体100質量部に対し、ビニル芳香族単量体単位の含有量が、5質量部以上95質量部以下である。
 ビニル芳香族単量体単位の含有量を5質量部以上とすることで、溶解度パラメーターの観点で、後述する成分(II)、成分(III)、成分(IV)との相容性が向上し、本実施形態の樹脂組成物及び硬化物の強度が向上し、低誘電正接化及び低誘電率化が図られる傾向にある。溶解度パラメーターの観点で、ビニル芳香族単量体単位の含有量は、好ましくは10質量部以上、より好ましくは15質量部以上、さらに好ましくは20質量部以上、さらにより好ましくは25質量部以上である。
 ビニル芳香族単量体単位の含有量を95質量部以下とすることにより、本実施形態のブロック共重合体と、後述する成分(II)、成分(III)、及び成分(IV)との反応性や、本実施形態のブロック共重合体同士の反応性を担保することができる。ビニル芳香族単量体単位の含有量は、好ましくは90質量部以下であり、より好ましくは85質量部以下、さらに好ましくは80質量部以下である。
 本実施形態のブロック共重合体中のビニル芳香族単量体単位の含有量は、NMRにより測定することができ、具体的には、後述する実施例に記載する方法により測定できる。
 本実施形態のブロック共重合体中のビニル芳香族単量体単位の含有量は、重合工程における単量体の添加量を調整することにより、上述した数値範囲に制御できる。
 本実施形態のブロック共重合体は、前記重合体ブロック(B)、及び前記重合体ブロック(C)中の共役ジエン単量体単位が、1,2-結合及び/又は3,4-結合に由来する単位(a)(以下、単位(a)と記載する場合がある。)と、1,4-結合に由来する単位(b)(以下、単位(b)と記載する場合がある。)を含む。前記重合体ブロック(B)及び重合体ブロック(C)中の共役ジエン単量体単位の総含有量を100%とした場合に、前記1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量は、硬化物を得る際の硬化時のブロック共重合体同士の反応性や、後述する成分(III)、成分(IV)との反応性の観点から10~95%が好ましく、より好ましくは15~90%、さらに好ましくは20~85%、さらにより好ましくは25~80%以下である。
 また、1,2-結合、3,4-結合のうち両方を含む場合は、1,2-結合と3,4-結合の合計の含有量が単位(a)の含有量となる。
 前記単位(a)の含有量は、ブロック共重合体の重合工程においてに極性化合物等の調整剤の使用により制御でき、後述する実施例に記載の方法で算出できる。
 調整剤としては、例えば、第3級アミン化合物、エーテル化合物が挙げられる。第3級アミン化合物を用いることが好ましい。
 第3級アミン化合物は、一般式R1R2R3N(ただしR1、R2、R3は、炭素数1~20の炭化水素基、又は第3級アミノ基を有する炭化水素基である。)の化合物である。
 第3級アミン化合物としては、以下に限定されないが、例えば、トリメチルアミン、トリエチルアミン、トリブチルアミン、N,N-ジメチルアニリン、N-エチルピペリジン、N-メチルピロリジン、N,N,N’,N’-テトラメチルエチレンジアミン、N,N,N’,N’-テトラエチルエチレンジアミン、1,2-ジピペリジノエタン、トリメチルアミノエチルピペラジン、N,N,N’,N”,N”-ペンタメチルエチレントリアミン、N,N’-ジオクチル-p-フェニレンジアミン等が挙げられる。
 調整剤の添加量は、後述する重合開始剤1molに対して0.1mol以上が好ましく、より好ましくは0.5mol以上、さらに好ましくは1.0mol以上である。また、前記単位(a)を80%以上にする場合、調整剤の添加量は、後述する重合開始剤1molに対して0.15mol以上が好ましく、より好ましくは0.5mol以上、さらに好ましくは1.0mol以上である。
 本実施形態のブロック共重合体は、硬化反応を損なわない範囲で共役ジエン化合物に基づく脂肪族二重結合が水素添加されているブロック共重合体を含んでもよい。
 ブロック共重合体を水素添加する方法としては、特に制限されず、従来から公知の方法を適用できる。
 前記水素添加の反応に際しては、水添触媒を用いることができる。
 水添触媒としては、例えば、(1)Ni、Pt、Pd、Ru等の金属をカーボン、シリカ、アルミナ、ケイソウ土等に担持させた担持型不均一系水添触媒、(2)Ni、Co、Fe、Cr等の有機酸塩又はアセチルアセトン塩などの遷移金属塩と有機アルミニウム等の還元剤とを用いる、いわゆるチーグラー型水添触媒、(3)Ti、Ru、Rh、Zr等の有機金属化合物等のいわゆる有機金属錯体等の均一系水添触媒、が用いられる。
 水添触媒としては、具体的には、特公昭42-8704号公報、特公昭43-6636号公報、特公昭63-4841号公報、特公平1-37970号公報、特公平1-53851号公報、特公平2-9041号公報に記載された水添触媒を使用することができる。
 好ましい水添触媒としては、チタノセン化合物、及び還元性有機金属化合物が挙げられる。
 チタノセン化合物としては、特開平8-109219号公報に記載された化合物が使用できる。チタノセン化合物としては、例えば、ビスシクロペンタジエニルチタンジクロライド、モノペンタメチルシクロペタジエニルチタントリクロライド等の(置換)シクロペンタジエニル骨格、インデニル骨格、又はフルオレニル骨格を有する配位子を少なくとも1つ以上もつ化合物が挙げられる。チタノセン化合物は、上記の骨格を1種単独又は2種組み合わせて含んでいてもよい。
 還元性有機金属化合物としては、有機リチウム等の有機アルカリ金属化合物、有機マグネシウム化合物、有機アルミニウム化合物、有機ホウ素化合物、及び有機亜鉛化合物等が挙げられる。これらは1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 水素添加方法における、反応温度、反応時間、水素供給量、触媒量等を適時調整することにより、本実施形態のブロック共重合体の水素添加率を制御することができる。水素添加反応時の温度は55~200℃で行うことが好ましく、より好ましくは60~170℃、さらに好ましくは65℃~160℃である。また、水添反応に使用される水素の圧力は、通常0.1~15MPaであり、好ましくは0.2~10MPa、より好ましくは0.3~5MPaである。また、水添反応時間は通常3分~10時間であり、好ましくは10分~5時間である。
 水素添加反応は、バッチプロセス、連続プロセス、或いはそれらの組み合わせのいずれも用いることができる。
 後述する本実施形態の硬化物を得る際の硬化反応がラジカル反応である場合、硬化反応性及び熱安定性のバランスの観点から、本実施形態のブロック共重合体の水素添加率は5~95%が好ましく、より好ましくは10~90%、さらに好ましくは13~87%である。硬化物を得る際の硬化反応がラジカル反応以外の場合、本実施形態のブロック共重合体とその他成分との相容性の観点から、0~100%の間で任意に水素添加率を選択できる。
〔ブロック共重合体の製造方法〕
 本実施形態のブロック共重合体は、例えば、炭化水素溶媒中で、有機アルカリ金属化合物等の重合開始剤を用いてリビングアニオン重合により製造することができる。
 炭化水素溶媒としては、例えば、n-ブタン、イソブタン、n-ペンタン、n-ヘキサン、n-ヘプタン、n-オクタン等の脂肪族炭化水素類;シクロヘキサン、シクロヘプタン、メチルシクロヘプタン等の脂環式炭化水素類;ベンゼン、トルエン、キシレン、エチルベンゼン等の芳香族炭化水素;等が挙げられる。
 重合開始剤としては、一般的に共役ジエン化合物及びビニル芳香族化合物に対しアニオン重合活性があることが知られている脂肪族炭化水素アルカリ金属化合物、芳香族炭化水素アルカリ金属化合物、有機アミノアルカリ金属化合物等の有機アルカリ金属化合物が挙げられる。アルカリ金属としては、リチウム、ナトリウム、カリウム等が挙げられる。
 有機アルカリ金属化合物としては、例えば、炭素数1~20の脂肪族及び芳香族炭化水素リチウム化合物が挙げられ、1分子中に1個のリチウムを含む化合物、1分子中に複数のリチウムを含むジリチウム化合物、トリリチウム化合物、テトラリチウム化合物が含まれる。
 有機アルカリ金属化合物としては、具体的には、n-プロピルリチウム、n-ブチルリチウム、sec-ブチルリチウム、tert-ブチルリチウム、n-ペンチルリチウム、n-ヘキシルリチウム、ベンジルリチウム、フェニルリチウム、トリルリチウム、ジイソプロペニルベンゼンとsec-ブチルリチウムの反応生成物、さらにジビニルベンゼンとsec-ブチルリチウムと少量の1,3-ブタジエンの反応生成物等が挙げられる。さらに、米国特許5,708,092号明細書に開示されている1-(t-ブトキシ)プロピルリチウム及びその溶解性改善のために1~数分子のイソプレンモノマーを挿入したリチウム化合物、英国特許2,241,239号明細書に開示されている1-(t-ブチルジメチルシロキシ)ヘキシルリチウム等のシロキシ基含有アルキルリチウム、米国特許5,527,753号明細書に開示されているアミノ基含有アルキルリチウム、ジイソプロピルアミドリチウム及びヘキサメチルジシラジドリチウム等のアミノリチウム類も使用することができる。
 重合開始剤として有機アルカリ金属化合物を用いて、ビニル芳香族化合物及び共役ジエン重合体を重合する方法としては、従来公知の方法を適用できる。
 重合方法としては、例えば、バッチ重合、連続重合、あるいはこれらの組み合わせのいずれであってもよい。特に、均一な重合体ブロックを得るためにはバッチ重合が好適である。
 重合温度は、0℃~180℃が好ましく、30℃~150℃がより好ましい。重合時間は条件によって異なるが、通常は48時間以内であり、好ましくは0.1~10時間である。また、重合系の雰囲気としては、窒素ガス等の不活性ガス雰囲気が好ましい。重合圧力は、上記温度範囲においてモノマー及び溶媒を液相に維持することができる圧力範囲に設定すればよく、特に限定されるものではない。さらに、重合系内は触媒及びリビングポリマーを不活性化させるような不純物、例えば、水、酸素、炭酸ガス等が混入しないように留意する必要がある。
 また、上記重合工程の終了時に、前述の条件(i)~(iv)を満たす範囲で2官能以上のカップリング剤を必要量添加してカップリング反応を行ってもよいが、カップリング率は40%以下が好ましく、より好ましくは30%以下、さらに好ましくは20%以下であり、カップリング剤を含まないことがさらにより好ましい。
 2官能カップリング剤としては、従来公知のものを適用でき、特に限定されない。
 2官能カップリング剤としては、以下に限定されないが、例えば、トリメトキシシラン、トリエトキシシラン、テトラメトキシシラン、テトラエトキシシラン、ジメチルジメトキシシラン、ジエチルジメトキシシラン、ジクロロジメトキシシラン、ジクロロジエトキシシラン、トリクロロメトキシシラン、トリクロロエトキシシラン等のアルコキシシラン化合物、ジクロロエタン、ジブロモエタン、ジメチルジクロロシラン、ジメチルジブロモシラン等のジハロゲン化合物、安息香酸メチル、安息香酸エチル、安息香酸フェニル、フタル酸エステル類等の酸エステル類等が挙げられる。
 また、3官能以上の多官能カップリング剤としては、従来公知のものを適用でき、特に限定されるものではない。
 3官能以上の多官能カップリング剤としては、以下に限定されないが、例えば、3価以上のポリアルコール類、エポキシ化大豆油、ジグリシジルビスフェノールA、1,3-ビス(N-N’-ジグリシジルアミノメチル)シクロヘキサン等の多価エポキシ化合物;一般式R-nSiX(ここで、Rは炭素数1~20の炭化水素基、Xはハロゲン、nは3~4の整数を示す)で表されるハロゲン化珪素化合物、例えば、メチルシリルトリクロリド、t-ブチルシリルトリクロリド、四塩化珪素及びこれらの臭素化物等;一般式R-nSnX(ここで、Rは炭素数1~20の炭化水素基、Xはハロゲン、nは3~4の整数を示す)で表されるハロゲン化錫化合物、例えば、メチル錫トリクロリド、t-ブチル錫トリクロリド、四塩化錫等の多価ハロゲン化合物が挙げられる。また、炭酸ジメチルや炭酸ジエチル等を使用してもよい。
 上記のようにして得られた、本実施形態のブロック共重合体の溶液は、必要に応じて触媒残査を除去し、ブロック共重合体を溶液から分離することができる。
 ブロック共重合体をアニオンリビング重合で製造する際の重合開始剤、前述した水素添加反応における水添触媒中の金属原子を含む化合物は、脱溶剤工程等で、空気中の水分等と反応し、所定の金属化合物を生成して、ブロック共重合体中に残存する傾向にある。これらの金属化合物が本実施形態の共役ジエン系重合体を用いた硬化物中に含まれると、誘電率及び誘電正接が増大する傾向にあり、さらには電子材料用途においてはイオンマイグレーションが生じやすい傾向にある。
 残存した金属化合物としては、重合開始剤、水添触媒に含まれる金属の化合物、例えば、酸化チタン、非晶性酸化チタン、オルトチタン酸やメタチタン酸、水酸化チタン、水酸化ニッケル、一酸化ニッケル、酸化リチウム、水酸化リチウム、酸化コバルト、水酸化コバルト等の各原子の酸化物、チタン酸リチウム、チタン酸バリウム、チタン酸ストロンチウム、チタン酸ニッケル、ニッケル・鉄酸化物等の各原子と異種金属との複合酸化物が挙げられる。
 本実施形態の樹脂組成物及び硬化物において低誘電率化、低誘電正接化を図り、イオンマイグレーションが生じにくくする観点から、ブロック共重合体中の金属化合物の残存量は、残金属量として、150ppm以下が好ましく、より好ましくは130ppm以下、さらに好ましくは100ppm以下、さらにより好ましくは90ppm以下である。残金属としては、一般的にTi、Ni、Li、Co等が挙げられる。
 本実施形態のブロック共重合体中の残金属量を低減する方法としては、従来公知の方法を適用でき、特に限定されない。例えば、ブロック共重合体の水素添加反応後に水と炭酸ガスを添加し、水素添加触媒残渣を中和する方法;水、炭酸ガスに加えて酸を添加し、水素添加触媒残渣を中和する方法が挙げられる。具体的には、特願2014-557427号に記載された方法を適用することができる。これらの金属の除去方法を使用しても、金属化合物の水酸化物を含んだ水がブロック共重合体の脱溶剤工程で混入するため、残金属量は、1~15ppm程度となることが一般的である。よって、ブロック共重合体中に添加した金属の量に対して、20%以上を除去することが好ましく、より好ましくは30%以上除去、さらに好ましくは40%以上除去、さらにより好ましくは50%以上除去、よりさらに好ましくは60%以上除去を行う。
 また、添加する重合開始剤及び水素添加触媒量そのものを低減することによっても、ブロック共重合体中の残金属量を低減することが可能であるが、重合開始剤量の低減を行うとブロック共重合体の分子量が高くなり、前述の好ましい分子量範囲外となると硬化物の強度が低下する傾向にある。また、水素添加反応を行う際に、水素添加触媒量を低減すると、水素添加反応時間の長時間化、水素添加反応温度の高温化が生じ、生産性が著しく低下する傾向にある。
 ブロック共重合体を取り出す際の、溶媒の分離の方法としては、例えば、水添後の反応液にアセトン又はアルコール等のブロック共重合体に対する貧溶媒となる極性溶媒を加えてブロック共重合体を沈澱させて回収する方法;反応液を撹拌下熱湯中に投入し、スチームストリッピングにより溶媒を除去して回収する方法;直接ブロック共重合体溶液を加熱して溶媒を留去する方法等が挙げられる。
 なお、ブロック共重合体の水添物には、各種フェノール系安定剤、リン系安定剤、イオウ系安定剤、アミン系安定剤等の安定剤を添加することができる。
 本実施形態のブロック共重合体は、低誘電正接性及び低誘電率性を損なわない範囲で「極性基」を有していてもよい。
 「極性基」は、以下に限定されないが、例えば、水酸基、カルボキシル基、カルボニル基、チオカルボニル基、酸ハロゲン化物基、酸無水物基、カルボン酸基、チオカルボン酸基、アルデヒド基、チオアルデヒド基、カルボン酸エステル基、アミド基、スルホン酸基、スルホン酸エステル基、リン酸基、リン酸エステル基、アミノ基、イミノ基、ニトリル基、ピリジル基、キノリン基、エポキシ基、チオエポキシ基、スルフィド基、イソシアネート基、イソチオシアネート基、ハロゲン化ケイ素基、シラノール基、アルコキシケイ素基、ハロゲン化スズ基、ボロン酸基、ホウ素含有基、ボロン酸塩基、アルコキシスズ基、及びフェニルスズ基等からなる群より選ばれる官能基、及びこれらの官能基を少なくとも1種含有する原子団が挙げられる。
 前記「極性基」は、変性剤を用いて形成できる。
 変性剤としては、以下に限定されが、例えば、テトラグリシジルメタキシレンジアミン、テトラグリシジル-1,3-ビスアミノメチルシクロヘキサン、ε-カプロラクトン、δ-バレロラクトン、4-メトキシベンゾフェノン、γ-グリシドキシエチルトリメトキシシラン、γ-グリシドキシプロピルトリメトキシシラン、γ-グリシドキシプロピルジメチルフェノキシシラン、ビス(γ-グリシドキシプロピル)メチルプロポキシシラン、1,3-ジメチル-2-イミダゾリジノン、1,3-ジエチル-2-イミダゾリジノン、N,N’-ジメチルプロピレンウレア、N-メチルピロリドン、マレイン酸、無水マレイン酸、無水マレイン酸イミド、フマル酸、イタコン酸、アクリル酸、メタクリル酸、グリシジルメタクリル酸エステル、クロトン酸等が挙げられる。
 本実施形態のブロック共重合体に「極性基」を形成する方法としては、公知の方法が適用でき、特に限定されるものではない。
 例えば、溶融混練方法や、各成分を溶媒等に溶解又は分散混合して反応させる方法等が挙げられる。また、アニオンリビング重合により、官能基を有する重合開始剤や官能基を有する不飽和単量体を用いて重合する方法;リビング末端に官能基を形成もしくは含有する変性剤を付加反応させたりすることによって変性を行う方法;ブロック共重合体に有機リチウム化合物等の有機アルカリ金属化合物を反応(メタレーション反応)させ、有機アルカリ金属が付加したブロック重合体に官能基を有する変性剤を付加反応させる方法等も挙げられる。
〔樹脂組成物〕
 本実施形態の樹脂組成物は、本実施形態のブロック共重合体(成分(I))と、下記成分(II)~(IV)からなる群より選ばれる少なくとも1種の成分を含む。
 成分(II):ラジカル開始剤
 成分(III):極性樹脂(成分(I)を除く)
 成分(IV):硬化剤(成分(II)を除く)
 本実施形態の樹脂組成物及びその硬化物の低誘電率化、低誘電正接化、及び柔軟性の観点から、本実施形態の樹脂組成物は、成分(I):前記ブロック共重合体と、成分(II):ラジカル開始剤を含むことが好ましい。
(成分(II):ラジカル開始剤)
 ラジカル開始剤としては従来公知のものが使用できる。
 例えば、熱ラジカル開始剤としては、ジイソピルベンゼンハイドロパーオキサイド(パークミルP)、クメンハイドロパーオキサイド(パークミルH)、t-ブチルハイドロパーオキサイド(パ-ブチルH)等のハイドロパーオキサイド類や、α,α-ビス(t-ブチルペルオキシ-m-イソプロピル)ベンゼン(パーブチルP)、ジクミルパーオキサイド(パークミルD)、2,5-ジメチル-2,5-ビス(t-ブチルパーオキシ)ヘキサン(パーヘキサ25B)、t-ブチルクミルパーオキサイド(パーブチルC)、ジ-t-ブチルパーオキサイド(パーブチルD)、2,5-ジメチル-2,5-ビス(t-ブチルパーオキシ)ヘキシン-3(パーヘキシン25B)、t-ブチルパーオキシ-2-エチルヘキサノエート(パーブチルO)等のジアルキルパーオキサイド類や、ケトンパーオキサイド類や、n-ブチル-4,4-ジ-(t-ブチルパーオキシ)バレレート(パーヘキサV)等のパーオキシケタール等や、ジアシルパーオキサイド類や、パーオキシジカーボネート類や、パーオキシエステル等の有機過酸化物や、2,2-アゾビスイソブチルニトリル、1,1’-(シクロヘキサン-1-1-カルボニトリル)、2,2’-アゾビス(2-シクロプロピルプロピオニトリル)、2,2’-アゾビス(2,4-ジメチルバレロニトリル)等のアゾ化合物等が挙げられる。
 これらは、1種単独で使用してもよく2種以上を使用してもよい。
(成分(III):極性樹脂)
 本実施形態の樹脂組成物は、硬化物の低誘電正接性及び低誘電率性を損なわない範囲で、所定の基板との接着性等の性能を付与する観点から、成分(III):極性樹脂(成分(I)を除く)を含有していてもよい。極性樹脂を含有することにより、本実施形態の樹脂組成物が、所定の基板との接着性に優れたものとなる傾向にある。
 成分(III)がラジカル反応性を有する極性樹脂である場合、反応性に応じて任意に、上述した成分(II):ラジカル開始剤の量を適宜調整したり、成分(II)を添加しないようにすることができる。
 成分(III)としての、ラジカル反応性を有する極性樹脂とは、例えば、重合体に少なくとも一つのビニル基を有する重合体、ハロゲン元素が含有されている化合物の単独重合体、及びこれらと任意の化合物との共重合体等が挙げられる。本実施形態の樹脂組成物及び硬化物の低誘電正接性及び低誘電率性の観点から、前記成分(III)としての極性樹脂は、ビニル基を有する重合体であることが好ましい。
 ビニル基を有する重合体とは、ビニル基を有する繰り返し単位から成る重合体でもよく、ビニル基を有する化合物と極性基を有する化合物との重合体であってもよく、極性基を有する化合物の各極性基が反応することで得られたビニル基を有する重合体であってもよい。
 ビニル基及び極性基を有する化合物としては、以下に限定されないが、例えば、(メタ)アクリル酸(本明細書において「(メタ)アクリルとはメタクリルあるいはアクリルを意味する」)、マレイン酸、マレイン酸モノアルキルエステル、フマル酸等のカルボキシル基含有ビニルモノマー、ビニルスルホン酸、(メタ)アリルスルホン酸、メチルビニルスルホン酸、スチレンスルホン酸等のスルホン基含有ビニルモノマー、ヒドロキシスチレン、N-メチロール(メタ)アクリルアミド、ヒドロキシエチル(メタ)アクリレート、ヒドロキシプロピル(メタ)アクリレート等のヒドロキシル基含有ビニルモノマー、2-ヒドロキシエチル(メタ)アクリロイルホスフェート、フェニル-2-アクリロイロキシエチルホスフェート、2-アクリロイルオキシエチルホスホン酸等のリン酸基含有ビニルモノマー、ヒドロキシスチレン、N-メチロール(メタ)アクリルアミド、ヒドロキシエチル(メタ)アクリレート、ヒドロキシプロピル(メタ)アクリレート、ポリエチレングリコール(メタ)アクリレート、1-ブテン-3-オール等のヒドロキシ基含有ビニルモノマー、アミノエチル(メタ)アクリレート、ジメチルアミノエチル(メタ)アクリレート、ジエチルアミノエチル(メタ)アクリレート等のアミノ基含有ビニルモノマー、(メタ)アクリルアミド、N-メチル(メタ)アクリルアミド、N-ブチルアクリルアミド等のアミド基含有ビニルモノマー、(メタ)アクリロニトリル、シアノスチレン、シアノアクリレート等のニトリル基含有ビニルモノマー、グリシジルメタクリレート、テトラヒドロフルフリル(メタ)アクリレート、p-ビニルフェニルフェニルオキサイド等のエポキシ基含有ビニルモノマーが挙げられる。
 ハロゲン元素が含有されている化合物としては、以下に限定されないが、例えば、塩化ビニル、臭化ビニル、塩化ビニリデン、アリルクロライド、クロルスチレン、ブロムスチレン、ジクロルスチレン、クロロメチルスチレン、テトラフルオロスチレン、クロロプレン等が挙げられる。
(成分(IV)硬化剤)
 上述した成分(III)のラジカル反応性が低い場合、反応性の観点から、本実施形態の樹脂組成物は、成分(IV):硬化剤(成分(II)を除く)を含有することが好ましい。
 成分(IV):硬化剤は、通常、成分(III):極性樹脂と反応して樹脂組成物を硬化させる機能を有する。
 成分(III)と成分(IV)が「反応」するとは、各成分の極性基同士が共有結合性を持つことを意味する。極性基同士が反応するとき、例えば、カルボキシル基のOHが脱離すると、元の極性基が変化したり無くなったりするが、これによって共有結合が形成する場合には、極性基同士が「反応性」を示すという定義に含まれる。
 成分(IV):硬化剤は、成分(III):極性樹脂の官能基と反応し得る極性基を1分子鎖中に2個以上有することが硬化反応性の観点で好ましい。
 成分(IV)は、1種単独で用いてもよく2種以上を併用してもよい。
 成分(III)及び成分(IV)が有する極性基の種類としては特に限定されないが、例えば、
エポキシ基と、カルボキシ基、カルボニル基、エステル基、イミダゾール基、水酸基、アミノ基、メルカプタン基、ベンゾオキサジン基、カルボジイミド基、フェノール系水酸基;
アミノ基と、カルボンキシ基、カルボニル基、水酸基、酸無水物基、スルホン酸、アルデヒド基;
イソシアネート基と、水酸基、カルボン酸、フェノール系水酸基;
酸無水物基と、ヒドロキシ基;
シラノール基と、ヒドロキシ基、カルボン酸基;
ハロゲン基と、カルボン酸基、カルボン酸エステル基、アミノ基、フェノール基、チオール基;
アルコキシ基と、ヒドロキシ基、アルコキシド基、アミノ基;
マレイミド基と、シアネート基
等が挙げられる。
 これら極性基の結合が成分(III)、成分(IV)であるかは任意に選択できる。
 また、成分(III)の極性基と成分(IV)の極性基が直接反応しない場合に、触媒等の硬化促進剤を添加することで反応し得る場合も「反応性」を示すという定義に含まれる。
 例えば、成分(III)がエポキシ基を有する極性樹脂であり、成分(IV)が酸無水物基を有する硬化剤である場合、通常、エポキシ基と酸無水物基の反応性は非常に低いが、アミノ基を有する化合物を硬化促進剤として添加することにより、成分(III)のエポキシ基とアミノ基が反応し、成分(III)のエポキシ基の一部又はすべてが水酸基となる。この水酸基と成分(IV):硬化剤の酸無水物基が反応することで樹脂組成物が硬化する。
 成分(III):極性樹脂と、成分(IV):硬化剤の量比は、反応性の観点から極性基のmol比率で、成分(III)の極性基:成分(IV)の極性基=1:0.01~1:20が好ましく、より好ましくは1:0.05~1:15、さらに好ましくは1:0.1~1:10である。
 成分(IV):硬化剤は、エステル基を有する硬化剤として、以下に限定されにないが、例えば、DIC社製のEXB9451、EXB9460、EXB、9460S、HPC8000-65T、HPC8000H-65TM、EXB8000L-65TM、EXB8150-65T、EXB9416-70BK、三菱ケミカル社製のYLH1026、DC808、YLH1026、YLH1030、YLH1048が挙げられる。
 水酸基を有する硬化剤としては、以下に限定されないが、例えば、MEH-7700、MEH-7810、MEH-7851、日本化薬社製のNHN、CBN、GPH、新日鉄住金化学社製のSN170、SN170、SN180、SN190、SN475、SN485、SN495、SN-495V、SN375、DIC社製のTD-2090、LA-7052、LA-7054、LA-1356、LA-3018-50P、EXB-9500等が挙げられる。
 ベンゾオキサジン基を有する硬化剤としては、以下に限定されないが、例えば、JFEケミカル社製のODA-BOZ、昭和高分子社製のHFB2006M、四国化成工業社製のP-d、F-aが挙げられる。
 イソシアネート基を有する硬化剤としては、以下に限定されないが、例えば、ビスフェノールAジシアネート、ポリフェノールシアネート、オリゴ(3-メチレン-1,5-フェニレンシアネート)、4,4’-メチレンビス(2,6-ジメチルフェニルシアネート)、4,4’-エチリデンジフェニルジシアネート、ヘキサフルオロビスフェノールAジシアネート、2,2-ビス(4-シアネート)フェニルプロパン、1,1-ビス(4-シアネートフェニルメタン)、ビス(4-シアネート-3,5-ジメチルフェニル)メタン、1,3-ビス(4-シアネートフェニル-1-(メチルエチリデン))ベンゼン、ビス(4-シアネートフェニル)チオエーテル、及びビス(4-シアネートフェニル)エーテル等の2官能シアネート樹脂;フェノールノボラック及びクレゾールノボラック等から誘導される多官能シアネート樹脂;これらシアネート樹脂が一部トリアジン化したプレポリマー;等が挙げられる。市販品としては、ロンザジャパン社製のPT30、PT60、ULL-950S、BA230、BA230S75等が挙げられる。
 カルボジイミド基を有する硬化剤としては、以下に限定されないが、例えば、日清紡ケミカル社製のV-03、V-07が挙げられる。
 アミノ基を有する硬化剤としては、以下に限定されないが、例えば、4,4’-メチレンビス(2,6-ジメチルアニリン)、ジフェニルジアミノスルホン、4,4’-ジアミノジフェニルメタン、4,4’-ジアミノジフェニルスルホン、3,3’-ジアミノジフェニルスルホン、m-フェニレンジアミン、m-キシリレンジアミン、ジエチルトルエンジアミン、4,4’-ジアミノジフェニルエーテル、3,3’-ジメチル-4,4’-ジアミノビフェニル、2,2’-ジメチル-4,4’-ジアミノビフェニル、3,3’-ジヒドロキシベンジジン、2,2-ビス(3-アミノ-4-ヒドロキシフェニル)プロパン、3,3-ジメチル-5,5-ジエチル-4,4-ジフェニルメタンジアミン、2,2-ビス(4-アミノフェニル)プロパン、2,2-ビス(4-(4-アミノフェノキシ)フェニル)プロパン、1,3-ビス(3-アミノフェノキシ)ベンゼン、1,3-ビス(4-アミノフェノキシ)ベンゼン、1,4-ビス(4-アミノフェノキシ)ベンゼン、4,4’-ビス(4-アミノフェノキシ)ビフェニル、ビス(4-(4-アミノフェノキシ)フェニル)スルホン、ビス(4-(3-アミノフェノキシ)フェニル)スルホン等が挙げられる。市販品としては、日本化薬社製のKAYABOND C-200S、KAYABOND C-100、カヤハードA-A、カヤハードA-B、カヤハードA-S、三菱ケミカル社製のエピキュアW等が挙げられる。
 また、反応性の観点からアミノ基としては、第1級アミン及び第2級アミンが好ましく、より好ましくは第1級アミンである。
 酸無水物基を有する硬化剤としては、以下に限定されないが、例えば、無水フタル酸、テトラヒドロ無水フタル酸、ヘキサヒドロ無水フタル酸、メチルテトラヒドロ無水フタル酸、メチルヘキサヒドロ無水フタル酸、メチルナジック酸無水物、水素化メチルナジック酸無水物、トリアルキルテトラヒドロ無水フタル酸、ドデセニル無水コハク酸、5-(2,5-ジオキソテトラヒドロ-3-フラニル)-3-メチル-3-シクロヘキセン-1,2-ジカルボン酸無水物、無水トリメリット酸、無水ピロメリット酸、ベンソフェノンテトラカルボン酸二無水物、ビフェニルテトラカルボン酸二無水物、ナフタレンテトラカルボン酸二無水物、オキシジフタル酸二無水物、3,3’-4,4’-ジフェニルスルホンテトラカルボン酸二無水物、1,3,3a,4,5,9b-ヘキサヒドロ-5-(テトラヒドロ-2,5-ジオキソ-3-フラニル)-ナフト[1,2-C]フラン-1,3-ジオン、エチレングリコールビス(アンヒドロトリメリテート)、スチレンとマレイン酸とが共重合したスチレン・マレイン酸樹脂等のポリマー型の酸無水物等が挙げられる。
 また、前述のラジカル反応性を有する構造を少なくとも2つ有する化合物も、成分(III)と反応して樹脂組成物を硬化させる機能を有する。かかる化合物も、成分(IV)の硬化剤として使用することができる。
 ラジカル反応性を有する構造を少なくとも2つ有する化合物としては、以下に限定されないが、例えば、トリアリルイソシアヌレート(三菱ケミカル社製 タイク)、イソシアヌル酸トリス(2-ヒドロキシエチル)、フマル酸ジアリル、アジピン酸ジアリル、クエン酸トリアリル、ヘキサヒドロフタル酸ジアリル等のアリルモノマー等が挙げられる。
 上述した本実施形態の樹脂組成物が、前記成分(III)を含有する場合、成分(III):極性樹脂としては、接着性の観点から、エポキシ系樹脂、ポリイミド系樹脂、ポリフェニレンエーテル系樹脂、液晶ポリエステル系樹脂、及びフッ素系樹脂からなる群より選ばれる少なくとも1種以上が好ましい。より好ましくはエポキシ系樹脂、ポリイミド系樹脂、ポリフェニレンエーテル系樹脂からなる群より選ばれる少なくとも1種以上である。
 ポリイミド系樹脂としては、繰り返し単位にイミド結合を有し、ポリイミド樹脂と称される範疇に属するものであればよい。例えば、テトラカルボン酸又はその二無水物とジアミンを重縮合(イミド結合)して得られる一般的なポリイミドの構造が挙げられる。硬化性の観点から前述のポリイミド構造の末端に不飽和基を有することが好ましい。末端に不飽和基を有するポリイミド樹脂としては、以下に限定されないが、例えば、マレイミド型ポリイミド樹脂、ナジイミド型ポリイミド樹脂、アリルナジイミド型ポリイミド樹脂等が挙げられる。
 テトラカルボン酸又はその二無水物としては、以下に限定されないが、例えば、芳香族テトラカルボン酸二無水物、脂環式テトラカルボン酸二無水物、脂肪族テトラカルボン酸二無水物等が挙げられる。これらは、1種単独で用いてもよく2種以上を併用して用いてもよい。
 ジアミンとしては、以下に限定されないが、例えば、ポリイミドの合成に通常用いられる芳香族ジアミン類、脂環式ジアミン類、脂肪族ジアミン類等が挙げられる。これらは1種単独で用いてもよく、2種以上を併用してもよい。
 また、上記テトラカルボン酸又はその二無水物、ジアミンの少なくとも一方において、本実施形態の樹脂組成物及び硬化物の低誘電率化及び低誘電正接化の観点で、フッ素基、トリフルオロメチル基、水酸基、スルホン基、カルボニル基、複素環、長鎖アルキル基、及びアリル基からなる群より選ばれる少なくとも1種の官能基を1つ又は複数有していてもよい。
 また、ポリイミド系樹脂としては、市販のポリイミド系樹脂を用いてもよく、以下に限定されないが、例えば、ネオプリム(登録商標)C-3650(三菱ガス化学(株)製、商品名)、同C-3G30(三菱ガス化学(株)製、商品名)、同C-3450(三菱ガス化学(株)製、商品名)、同P500(三菱ガス化学(株)製、商品名)、BT(ビスマレイミドトリアジン)レジン(三菱ガス化学(株)製)、JL-20(新日本理化製、商品名)(これらのポリイミド樹脂のワニスには、シリカが含まれていてもよい)、新日本理化社製のリカコートSN20、リカコートPN20、I.S.T社製のPyre-ML、宇部興産社製のユピア-AT、ユピア-ST、ユピア-NF、ユピア-LB、日立化成社製のPIX-1400、PIX-3400、PI2525、PI2610、HD-3000、AS-2600、昭和電工株式会社製のHPC-5000、HPC-5012、HPC-1000、HPC-5020、HPC-3010、HPC-6000、HPC-9000、HCI-7000、HCI-1000S、HCI-1200E、HCI-1300、大和化成工業株式会社製のBMI-2300、新日本化薬株式会社製のMIR-3000が挙げられる。
 成分(III)であるポリフェニレンエーテル系樹脂としては、ポリフェニレンエーテル樹脂と称される範疇に属するものであればよく、フェニレンエーテル単位を繰り返し構造単位として含む。また、フェニレンエーテル単位以外のその他の構成単位を含んでいてもよい。
 フェニレンエーテル単位を有する単独重合体としては、フェニレン単位中のフェニレン基は、置換基を有するかは特に制限されない。置換基としては、以下に限定されないが、例えば、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基等のアクリル基、シクロへキシル基等の環状アルキル基、ビニル基、アリル基、イソプロペニル基、1-ブテニル基、1-ペンテニル基、p-ビニルフェニル基、p-イソプロペニルフェニル基、m-ビニルフェニル基、m-イソプロペニルフェニル基、o-ビニルフェニル基、o-イソプロペニルフェニル基、p-ビニルベンジル基、p-イソプロペルベンジル基、m-ビニルベンジル基、m-イソプロペニルベンジル基、o-ビニルベンジル基、o-イソプロペニルベンジル基、p-ビニルフェニルエテニル基、p-ビニルフェニルプロペニル基、p-ビニルフェニルブテニル基、m-ビニルフェニルエテニル基、m-ビニルフェニルプロペニル基、m-ビニルフェニルブテニル基、o-ビニルフェニルエテニル基、o-ビニルフェニルプロペニル基、o-ビニルフェニルブテニル基、メタクリル基、アクリル基、2-エチルアクリル基、2-ヒドロキシメチルアクリル基等の不飽和結合含有置換基、水酸基、カルボキシル基、カルボニル基、チオカルボニル基、酸ハロゲン化物基、酸無水物基、カルボン酸基、チオカルボン酸基、アルデヒド基、チオアルデヒド基、カルボン酸エステル基、アミド基、スルホン酸基、スルホン酸エステル基、リン酸基、リン酸エステル基、アミノ基、イミノ基、ニトリル基、ピリジル基、キノリン基、エポキシ基、チオエポキシ基、スルフィド基、イソシアネート基、イソチオシアネート基、ハロゲン化ケイ素基、シラノール基、アルコキシケイ素基、ハロゲン化スズ基、ボロン酸基、ホウ素含有基、ボロン酸塩基、アルコキシスズ基、及びフェニルスズ基等の官能基含有置換基が挙げられる。硬化性の観点からラジカル反応性及び/又は成分(IV)硬化剤との反応性を有する目的で任意の極性基を有することが好ましい。
 成分(III)であるポリフェニレンエーテル系樹脂は、分子量が、本実施形態の樹脂組成物の硬化性の観点から100000以下が好ましく、より好ましくは50000以下、さらに好ましくは10000以下である。また、ポリフェニレンエーテル系樹脂は直鎖状であってもよく、架橋又は分岐構造であってもよい。
 成分(III)である液晶ポリエステル系樹脂としては、異方性溶融相を形成するポリエステルであり、液晶ポリエステル樹脂と称される範疇に属するものであればよい。以下に限定されないが、例えば、イーストマンコダック社製「X7G」、ダートコ社製Xyday(ザイダー)、住友化学社製エコノール、セラニ-ズ社製ベクトラ等が挙げられる。
 成分(III)であるフッ素系樹脂としては、フッ素樹脂と称される範疇に属するものであればよく、フッ素基を含むオレフィン系重合体である。
 当該フッ素系樹脂としては、以下に限定されないが、例えば、ポリテトラフルオロエチレン、パーフルオロアルコキシアルカン、エチレン-テトラフルオロエチレンコポリマー、パーフルオロエチレン-プロペンコポリマー、ポリフッ化ビニリデン、ポリクロロトリフルオロエチレン、エチレン-クロロトリフルオロエチレンコポリマー等が挙げられる。
 成分(III)であるエポキシ系樹脂としては、エポキシ樹脂と称される範疇に属するものであればよく、強度の観点から1分子中に2個以上のエポキシ基を有することが好ましい。
 エポキシ樹脂は、1種単独で用いてもよく、2種以上を組み合わせてもよい。
 エポキシ樹脂としては、以下に限定されないが、例えば、ビキシレノール型エポキシ樹脂、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、ビスフェノールAF型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、トリスフェノール型エポキシ樹脂、ナフトールノボラック型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、tert-ブチル-カテコール型エポキシ樹脂、ナフタレン型エポキシ樹脂、ナフトール型エポキシ樹脂、アントラセン型エポキシ樹脂、グリシジルアミン型エポキシ樹脂、グリシジルエステル型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、ビフェニル型エポキシ樹脂、脂環式エポキシ樹脂、複素環式エポキシ樹脂、スピロ環含有エポキシ樹脂、シクロヘキサン型エポキシ樹脂、シクロヘキサンジメタノール型エポキシ樹脂、ナフチレンエーテル型エポキシ樹脂、トリメチロール型エポキシ樹脂、テトラフェニルエタン型エポキシ樹脂等が挙げられる。
 また、反応性の観点で成分(III)としてエポキシ樹脂を用いる場合は、併せて成分(IV)硬化剤を含有することが好ましく、この場合、成分(IV)硬化剤が有する極性基としては、例えば、カルボキシ基、イミダゾール基、水酸基、アミノ基、メルカプタン基、ベンゾオキサジン基、カルボジイミド基が挙げられ、反応性の観点からカルボキシ基、イミダゾール基、水酸基、ベンゾオキサジン基、カルボジイミド基が好ましく、誘電性能の観点から水酸基、カルボキシ基、イミダゾール基、ベンゾオキサジン基、カルボジイミド基がより好ましく、さらに好ましくは水酸基、カルボキシ基、カルボジイミド基である。
 また、成分(III)としてラジカル反応性が異なる極性樹脂を2種以上使用する場合は、硬化性の観点から、成分(II):ラジカル開始剤と成分(IV):硬化剤を併用することが好ましい。例えば、成分(III)としてラジカル反応性に優れるマレイミド型ポリイミド樹脂及びラジカル反応性を有さないビスフェノールAエポキシ樹脂を用いる場合、硬化性の観点から前述の成分(II):ラジカル開始剤と前述の成分(IV):硬化剤を添加することが好ましい。
 また、成分(III):極性樹脂として、高融点及び高剛性の極性樹脂を使用する場合は、本実施形態の樹脂組成物は、成分(IV)を含まなくてもよい。成分(III)である高融点及び高剛性の樹脂としては、例えば、液晶ポリエステル系樹脂、ポリテトラフルオロエチレン等のフッ素系樹脂が挙げられる。
 成分(III)が高融点及び高剛性であることにより成分(IV)を含有しない場合でも実用上必要な強度を有することができる傾向にある。
(成分(V):添加剤)
 本実施形態の樹脂組成物は、さらに成分(V)として、硬化促進剤、フィラー、難燃剤等の各種添加剤を含んでいてもよい。
 また、成分(I)ブロック共重合体の添加剤として含まれるものも前記樹脂組成物の成分(V)と同義である。
 硬化促進剤としては、前述の各成分間の反応性を促進する目的で添加され、従来公知のものが使用できる。例えば、リン系硬化促進剤、アミン系硬化促進剤、イミダゾール系硬化促進剤、グアニジン系硬化促進剤、金属系硬化促進剤等が挙げられる。
 硬化促進剤は、1種類単独で用いてもよく、2種類以上を組み合わせて用いてもよい。
 リン系硬化促進剤としては、以下に限定されないが、例えば、トリフェニルホスフィン、ホスホニウムボレート化合物、テトラフェニルホスホニウムテトラフェニルボレート、n-ブチルホスホニウムテトラフェニルボレート、テトラブチルホスホニウムデカン酸塩、(4-メチルフェニル)トリフェニルホスホニウムチオシアネート、テトラフェニルホスホニウムチオシアネート、ブチルトリフェニルホスホニウムチオシアネート等が挙げられ、トリフェニルホスフィン、テトラブチルホスホニウムデカン酸塩が好ましい。
 アミン系硬化促進剤としては、以下に限定されないが、例えば、トリエチルアミン、トリブチルアミン等のトリアルキルアミン、4-ジメチルアミノピリジン、ベンジルジメチルアミン、2,4,6,-トリス(ジメチルアミノメチル)フェノール、1,8-ジアザビシクロ(5,4,0)-ウンデセン等が挙げられ、4-ジメチルアミノピリジン、1,8-ジアザビシクロ(5,4,0)-ウンデセンが好ましい。
 イミダゾール系硬化促進剤としては、以下に限定されないが、例えば、2-メチルイミダゾール、2-ウンデシルイミダゾール、2-ヘプタデシルイミダゾール、1,2-ジメチルイミダゾール、2-エチル-4-メチルイミダゾール、1,2-ジメチルイミダゾール、2-エチル-4-メチルイミダゾール、2-フェニルイミダゾール、2-フェニル-4-メチルイミダゾール、1-ベンジル-2-メチルイミダゾール、1-ベンジル-2-フェニルイミダゾール、1-シアノエチル-2-メチルイミダゾール、1-シアノエチル-2-ウンデシルイミダゾール、1-シアノエチル-2-エチル-4-メチルイミダゾール、1-シアノエチル-2-フェニルイミダゾール、1-シアノエチル-2-ウンデシルイミダゾリウムトリメリテイト、1-シアノエチル-2-フェニルイミダゾリウムトリメリテイト、2,4-ジアミノ-6-[2’-メチルイミダゾリル-(1’)]-エチル-s-トリアジン、2,4-ジアミノ-6-[2’-ウンデシルイミダゾリル-(1’)]-エチル-s-トリアジン、2,4-ジアミノ-6-[2’-エチル-4’-メチルイミダゾリル-(1’)]-エチル-s-トリアジン、2,4-ジアミノ-6-[2’-メチルイミダゾリル-(1’)]-エチル-s-トリアジンイソシアヌル酸付加物、2-フェニルイミダゾールイソシアヌル酸付加物、2-フェニル-4,5-ジヒドロキシメチルイミダゾール、2-フェニル-4-メチル-5-ヒドロキシメチルイミダゾール、2,3-ジヒドロ-1H-ピロロ[1,2-a]ベンズイミダゾール、1-ドデシル-2-メチル-3-ベンジルイミダゾリウムクロライド、2-メチルイミダゾリン、2-フェニルイミダゾリン等のイミダゾール化合物及びイミダゾール化合物とエポキシ樹脂とのアダクト体が挙げられ、2-エチル-4-メチルイミダゾール、1-ベンジル-2-フェニルイミダゾールが好ましい。
 イミダゾール系硬化促進剤としては、市販品を用いてもよく、以下に限定されないが、例えば、三菱ケミカル社製のP200-H50等が挙げられる。
 グアニジン系硬化促進剤としては、以下に限定されないが、例えば、ジシアンジアミド、1-メチルグアニジン、1-エチルグアニジン、1-シクロヘキシルグアニジン、1-フェニルグアニジン、1-(o-トリル)グアニジン、ジメチルグアニジン、ジフェニルグアニジン、トリメチルグアニジン、テトラメチルグアニジン、ペンタメチルグアニジン、1,5,7-トリアザビシクロ[4.4.0]デカ-5-エン、7-メチル-1,5,7-トリアザビシクロ[4.4.0]デカ-5-エン、1-メチルビグアニド、1-エチルビグアニド、1-n-ブチルビグアニド、1-nオクタデシルビグアニド、1,1-ジメチルビグアニド、1,1-ジエチルビグアニド、1-シクロヘキシルビグアニド、1-アリルビグアニド、1-フェニルビグアニド、1-(o-トリル)ビグアニド等が挙げられ、ジシアンジアミド、1,5,7-トリアザビシクロ[4.4.0]デカ-5-エンが好ましい。
 金属系硬化促進剤としては、例えば、コバルト、銅、亜鉛、鉄、ニッケル、マンガン、スズ等の金属の、有機金属錯体又は有機金属塩が挙げられる。
 有機金属錯体としては、以下に限定されないが、例えば、コバルト(II)アセチルアセトナート、コバルト(III)アセチルアセトナート等の有機コバルト錯体、銅(II)アセチルアセトナート等の有機銅錯体、亜鉛(II)アセチルアセトナート等の有機亜鉛錯体、鉄(III)アセチルアセトナート等の有機鉄錯体、ニッケル(II)アセチルアセトナート等の有機ニッケル錯体、マンガン(II)アセチルアセトナート等の有機マンガン錯体等が挙げられる。
 有機金属塩としては、以下に限定されないが、例えば、オクチル酸亜鉛、オクチル酸錫、ナフテン酸亜鉛、ナフテン酸コバルト、ステアリン酸スズ、ステアリン酸亜鉛等が挙げられる。
 フィラーとしては、以下に限定されないが、例えば、シリカ、炭酸カルシウム、炭酸マグネシウム、水酸化マグネシウム、水酸化アルミニウム、硫酸カルシウム、硫酸バリウム、カーボンブラック、ガラス繊維、ガラスビーズ、ガラスバルーン、ガラスフレーク、グラファイト、酸化チタン、チタン酸カリウムウイスカー、炭素繊維、アルミナ、カオリンクレー、ケイ酸、ケイ酸カルシウム、石英、マイカ、タルク、クレー、ジルコニア、チタン酸カリウム、アルミナ、金属粒子等の無機充填剤;木製チップ、木製パウダー、パルプ、セルロースナノファイバー等の有機フィラーが挙げられる。
 これらは1種単独で用いてもよく、又は複数を組み合わせて用いてもよい。
 これらフィラーの形状としては、鱗片状、球状、粒状、粉体、不定形状等のいずれでもよく、特に制限は無い。
 本実施形態の樹脂組成物又は硬化物は、成形時等に高温下にさらされる場合が多いが、その温度変化により収縮し、成形体が変形してしまうことを防ぐため、フィラーは、線膨張係数が小さいことが好ましい。線膨張係数を低下させる観点からフィラーとしてはシリカが好ましく、シリカとしては、例えば、無定形シリカ、溶融シリカ、結晶シリカ、合成シリカ、中空シリカ等が挙げられる。
 難燃剤としては、例えば、臭素化合物等のハロゲン系難燃剤、芳香族化合物等のリン系難燃剤、金属水酸化物、アルキルスルホン酸塩、三酸化アンチモン、水酸化アルミニウム、水酸化マグネシウム、ホウ酸亜鉛、ヘキサブロモベンゼン、デカブロモジフェニルエタン、4,4-ジブロモビフェニル、エチレンビステトラブロモフタルイミド等の芳香族臭素化合物を含む難燃剤等が挙げられる。
 これらの難燃剤は、1種を単独で又は2種以上を組み合わせて用いられる。
 上記難燃剤の中には、それ自身の難燃性発現効果は低いが、他の難燃剤と併用することで相乗的により優れた効果を発揮する、いわゆる難燃助剤も含まれる。
 フィラー、難燃剤は、シランカップリング剤等の表面処理剤であらかじめ表面処理を行ったタイプを使用することもできる。
 表面処理剤としては、例えば、フッ素含有シランカップリング剤、アミノシラン系カップリング剤、エポキシシラン系カップリング剤、メルカプトシラン系カップリング剤、シラン系カップリング剤、アルコキシシラン、オルガノシラザン化合物、チタネート系カップリング剤等が挙げられる。これらは1種単独で使用してもよく、又は複数を組み合わせて使用してもよい。
 その他の添加剤としては、樹脂組成物及び硬化物の配合に一般的に用いられるものであれば特に制限はない。
 その他の添加剤としては、以下に限定されないが、例えば、カーボンブラック、酸化チタン等の顔料及び/又は着色剤;ステアリン酸、ベヘニン酸、ステアリン酸亜鉛、ステアリン酸カルシウム、ステアリン酸マグネシウム、エチレンビスステアロアミド等の滑剤;離型剤;有機ポリシロキサン、フタル酸エステル系やアジピン酸エステル化合物、アゼライン酸エステル化合物等の脂肪酸エステル系、ミネラルオイル等の可塑剤;ヒンダードフェノール系、リン系熱安定剤等の酸化防止剤;ヒンダードアミン系光安定剤;ベンゾトリアゾール系紫外線吸収剤;帯電防止剤;有機充填剤;増粘剤;消泡剤;レベリング剤;密着性付与剤等の樹脂添加剤;その他添加剤あるいはこれらの混合物等が挙げられる。
 本実施形態の樹脂組成物及び硬化物の低誘電率化及び低誘電正接化の観点からは、本実施形態の樹脂組成物に、顔料、着色剤、滑剤、離型剤、帯電防止剤が含有されないことが好ましい傾向にある。
 本実施形態における樹脂組成物とは、各成分を溶融混錬したものであってもよく、各成分を溶解可能な溶媒に溶解させ撹拌したもの(以下、「ワニス」)であってもよいが、取扱性の観点からワニスが好ましい。
 溶媒としては、以下に限定されないが、例えば、アセトン、メチルエチルケトン(MEK)、シクロヘキサノン、γ-ブチロラクトン等のケトン類;酢酸エチル、酢酸ブチル、セロソルブアセテート、プロピレングリコールモノメチルエーテルアセテート、カルビトールアセテート及びジエチルグリコールモノアセラート等の酢酸エステル類;セロソルブ及びブチルカルビトール等のカルビトール類;トルエン及びキシレン等の芳香族炭化水素類;ジメチルホルムアミド、ジメチルアセトアミド(DMAc)及びN-メチルピロリドン等のアミド系溶剤等を挙げられる。
 有機溶剤は1種単独で使用してもよく、2種以上を組み合わせて使用してもよい。
〔硬化物〕
 本実施形態の硬化物は、上述した本実施形態のブロック共重合体を含む。
 本実施形態の硬化物は、本実施形態の樹脂組成物を任意の温度及び時間で硬化反応させることにより得られる。硬化物とは、完全に硬化したものの他、一部の樹脂組成物のみを硬化して未硬化成分を含む態様(半硬化)を包含する概念である。後述する積層体の製造過程では、硬化物をさらに硬化する工程を実施してもよい。本実施形態の硬化物の硬化工程の反応温度は80℃以上が好ましく、100℃以上がより好ましく、120℃以上がさらに好ましい。反応時間としては、10~240分が好ましく、20~230分がより好ましく、30~220分がさらに好ましい。本実施形態の樹脂組成物がワニスの場合、溶剤を乾燥除去後に硬化反応を行うことが好ましい。乾燥方法としては、加熱、熱風吹つけ等の従来公知の方法により実施してもよく、硬化反応温度より低温で行うことが好ましく、溶媒除去後に硬化反応を行う場合の樹脂組成物中の溶媒量は10質量%以下が好ましく、より好ましくは5質量%以下となるように乾燥させることが好ましい。
〔樹脂フィルム〕
 本実施形態の樹脂フィルムは、本実施形態の樹脂組成物からなる。
 本実施形態の樹脂フィルムは、上述した本実施形態の樹脂組成物からなるワニスを、均一な薄膜状に伸ばし、前述の通り乾燥させることで溶媒を除去することにより得られ、その後、ロール状に巻き取って保存することが可能である。
 本実施形態の樹脂フィルムは、所定の保護フィルムが積層された構成としてもよく、かかる場合は、保護フィルムを剥がすことによって使用可能となる。
〔プリプレグ〕
 本実施形態のプリプレグは、基材と、この基材に含浸又は塗布された本実施形態の樹脂組成物とを含む。すなわち、本実施形態のプリプレグは、本実施形態の樹脂組成物と基材との複合体である。
 プリプレグは、例えば、ガラスクロス等の基材を、上記本実施形態の樹脂組成物であるワニスに含浸させた後、前述の乾燥方法により溶剤を除去することにより得られる。
 基材としては、ロービングクロス、クロス、チョップドマット、サーフェシングマット等の各種ガラスクロス;アスベスト布、金属繊維布、及びその他の合成若しくは天然の無機繊維布;全芳香族ポリアミド繊維、全芳香族ポリエステル繊維、ポリベンゾオキサゾール繊維等の液晶繊維から得られる織布又は不織布;綿布、麻布、フェルト等の天然繊維布;カーボン繊維布、クラフト紙、コットン紙、紙-ガラス混繊糸から得られる布等の天然セルロース系基材;ポリテトラフルオロエチレン多孔質フィルム等が挙げられるが、低誘電正接性及び低誘電率性の観点からガラスクロスが好ましい。
 これらの基材は、1種を単独で又は2種以上を組み合わせて用いられる。
 プリプレグ中の本実施形態の樹脂組成物よりなる固形分の割合は、30~80質量%であることが好ましく、40~70質量%であることがより好ましい。上記割合が30質量%以上であることにより、プリプレグを電子基板用等に用いた場合に絶縁信頼性に一層優れる傾向にある。上記割合が80質量%以下であることにより、電子基板等の用途において、剛性等の機械特性に一層優れる傾向にある。
〔積層体〕
 本実施形態の積層体は、上述した樹脂フィルムと金属箔とを有する。また、本実施形態の積層体は、上述したプリプレグの硬化物と金属箔とを有する。
 本実施形態の積層体は、例えば、基材に本実施形態の樹脂組成物よりなる樹脂フィルムを積層して樹脂層を形成し、プリプレグを得る工程(a)と、前記樹脂層を加熱・加圧して平坦化し、プリプレグの硬化物を得る工程(b)と、前記樹脂層上に、金属箔よりなる所定の配線層をさらに形成する工程(c)等を経て製造することができる。
 前記工程(a)において、基材上に樹脂フィルムを積層する方法は特に限定されないが、例えば、多段プレス、真空プレス、常圧ラミネーター、真空下で加熱加圧するラミネーターを用いて積層する方法等が挙げられ、真空下で加熱加圧するラミネーターを用いる方法が好ましい。このラミネーターを用いる方法によれば、目的とする電子回路基板が表面に微細配線回路を有していても、ボイドを生じること無く回路間を樹脂で埋め込むことができる。また、ラミネートはバッチ式であってもよく、ロール等での連続式であってもよい。
 上述した積層体の基材としては、上述したプリプレグを構成する基材の他、例えば、ガラスエポキシ基板、金属基板、ポリエステル基板、ポリイミド基板、ポリフェニレンエーテル系基板、フッ素樹脂基板等が挙げられる。基材の樹脂層が積層される面は予め粗化処理されていてもよく、基材層数は限定されない。
 前記工程(b)では、前記工程(a)で積層した樹脂フィルムと基材を加熱下加圧し、平坦化する。条件は、基材の種類や樹脂フィルムの組成で任意に調整することができるが、例えば、温度100~300℃、圧力0.2~20MPa、時間30~180分の範囲が好ましい。
 前記工程(c)では、樹脂フィルムと基材を加熱下加圧して作製した樹脂層上にさらに金属箔よりなる所定の配線層を形成する。形成方法としては、特に限定されず、従来公知の方法が挙げられるが、例えば、サブトラクティブ法等のエッチング法、セミアディティブ法等が挙げられる。
 サブトラクティブ法は、金属層の上に、所望のパターン形状に対応した形状のエッチングレジスト層を形成し、その後の現像処理によって、レジストの除去された部分の金属層を薬液で溶解し除去することによって、所望の配線形成する方法である。
 セミアディティブ法は、無電解めっき法により樹脂層の表面に金属被膜を形成し、金属被膜上に所望のパターンに対応した形状のめっきレジスト層を形成し、次に、電解めっき法によって金属層を形成した後、不要な無電解めっき層を薬液等で除去し、所望の配線層を形成する方法である。
 また、樹脂層には、必要に応じてビアホール等のホールを形成してもよく、ホールの形成方法としては特に限定されず、従来公知の方法を使用することができる。ホールの形成方法としては、例えば、NCドリル、炭酸ガスレーザー、UVレーザー、YAGレーザー、プラズマ等を使用できる。
〔金属張積層板〕
 上述した本実施形態における積層体は、板状であってもよいし可撓性を有するフレキシブルな積層体であってもよい。
 本実施形態の積層体は、金属張積層板であってもよい。
 金属張積層板は、本実施形態の樹脂組成物又は本実施形態のプリプレグと、金属箔とを積層し、硬化することにより得られ、金属張積層板から金属箔の一部が除去されている。
 金属張積層板は、プリプレグの硬化物(「硬化物複合体」ともいう。)と金属箔とが積層して密着している形態を有することが好ましく、電子回路基板用の材料として好適に用いられる。
 金属箔としては、例えば、アルミ箔、及び銅箔が挙げられ、これらの中でも銅箔は電気抵抗が低いため好ましい。
 金属箔と組合せるプリプレグの硬化物は、1枚でも複数枚でもよく、用途に応じて硬化物の片面又は両面に金属箔を重ねて積層板に加工する。
 前記積層板の製造方法としては、例えば、本実施形態の樹脂組成物と基材とから構成されるプリプレグを形成し、これを金属箔と重ねた後、樹脂組成物を硬化させることにより、プリプレグの硬化物と金属箔とが積層されている積層板を得る方法が挙げられる。
 前記積層板の特に好ましい用途の1つはプリント配線板である。プリント配線板は、金属張積層板から金属箔の少なくとも一部が除去されていることが好ましい。
 前記プリント配線板は、上述した本実施形態のプリプレグを用いて、加圧加熱成型する方法により作製できる。基材としてはプリプレグに関して前述したのと同様のものを用いることができる。前記プリント配線板は、本実施形態の樹脂組成物を含むことにより、優れた強度及び電気特性(低誘電率、及び低誘電正接)を有し、さらには、環境変動に伴う電気特性の変動を抑制可能であり、優れた絶縁信頼性、及び機械特性を有する。
〔電子回路基板用の材料〕
 本実施形態の電子回路基板の材料は、本実施形態の樹脂組成物の硬化物を含む。
 本実施形態の電子回路基板用の材料は、上述した本実施形態の樹脂組成物及び/又はワニスを用いて作製できる。
 本実施形態の電子回路基板用の材料は、上述した樹脂組成物の硬化物、本実施形態の樹脂組成物又をその硬化物を含む樹脂フィルム、及び基材と樹脂組成物との複合体であるプリプレグからなる群より選ばれる少なくともいずれかを含む。本実施形態の電子回路基板用の材料は、樹脂付金属箔を具備するプリント配線板として利用できる。
 以下、具体的な実施例及び比較例を挙げて、本実施形態について具体的に説明するが、本発明は、以下の実施例及び比較例により何ら限定されるものではない。
 なお、以下の実施例及び比較例に用いたブロック共重合体(成分(I))の構造の同定及び物性の測定方法を以下に示す。
〔重合体の構造の同定及び物性の測定方法〕
((1)ブロック共重合体のビニル芳香族単量体単位の含有量)
 水添前の、ブロック共重合体を用い、紫外分光光度計(島津製作所製、UV-2450)を用いて、ブロック共重合体中のビニル芳香族単量体単位の含有量を測定した。
((2)ブロック共重合体のビニル結合量)
 水添前の、ブロック共重合体を用い、赤外分光光度計(日本分光社製、FT/IR-230)を用いて、ビニル結合量を測定した。
 ブロック共重合体のビニル結合量はハンプトン法により算出した。
((3)ブロック共重合体の分子量及び分子量分布)
 変性前かつ水添前の、成分(I)ブロック共重合体の分子量をGPC〔装置:LC-10(島津製作所製)、カラム:TSKgelGMHXL(4.6mm×30cm)〕により測定した。
 溶媒はテトラヒドロフランを用いた。
 測定条件は、温度35℃で行った。
 分子量は、クロマトグラムのピークの分子量を、市販の標準ポリスチレンの測定から求めた検量線(標準ポリスチレンのピーク分子量を使用して作成)を使用して求めた重量平均分子量である。
 なお、クロマトグラム中にピークが複数有る場合の分子量は、各ピークの分子量と各ピークの組成比(クロマトグラムのそれぞれのピークの面積比より求める)から求めた平均分子量とした。また、分子量分布は、得られた重量平均分子量(Mw)と数平均分子量(Mn)の比(Mw/Mn)である。
((4)ブロック共重合体の共役ジエン単量体単位の二重結合の水素添加率)
 水素添加後の成分(I):ブロック共重合体を用い、核磁気共鳴装置(BRUKER社製、DPX-400)を用いて、共役ジエン単量体単位の二重結合の水素添加率を測定した。
((5)重合体ブロック(C)中のビニル芳香族単量体単位と共役ジエン単量体単位の質量比)
 各重合体ブロックを構成するビニル芳香族化合物(スチレン)、共役ジエン化合物(ブタジエン)を反応釜に添加する毎に、添加前の重合溶液をサンプリングした。サンプリングしたポリマー溶液を、内部標準としてn-プロピルベンゼン0.50mLと約20mLのトルエンとを密封した100mLのボトルに約20mL注入して、測定用サンプルを作製した。アピエゾングリースを担持させたバックドカラムを装着したガスクロマトグラフィー(島津製作所製:GC-14B)で測定用サンプルを測定し、事前に得ていたブタジエンモノマーとスチレンモノマーの検量線からポリマー溶液中の残留モノマー量を求め、ブタジエンモノマー、スチレンモノマーの重合率が100%であることを確認した。従って、重合体ブロック(C)中のビニル芳香族単量体単位と共役ジエン単量体単位の組成比は添加したビニル芳香族単量体と共役ジエン単量体単位の質量比と同値とした。
 なお、ブタジエンの重合率は90℃一定で測定、スチレンの重合率は90℃(10分ホールド)~150℃昇温(10℃/分)の条件にて測定を行った。
 表1、2中に重合体ブロック(C)の組成を示す。これらの総和がブロック共重合体100質量部に対する重合体ブロック(C)の含有量(質量部)であるものとする。
〔ブロック共重合体、樹脂組成物の材料〕
(水添触媒の調製)
 後述する実施例及び比較例において、ブロック共重合体を作製する際に用いる水添触媒を、下記の方法により調製した。
 攪拌装置を具備する反応容器を窒素置換しておき、これに、乾燥、精製したシクロヘキサン1リットルを仕込んだ。
 次に、ビス(η5-シクロペンタジエニル)チタニウムジクロリド100ミリモルを添加した。これを十分に攪拌しながらトリメチルアルミニウム200ミリモルを含むn-ヘキサン溶液を添加して、室温にて約3日間反応させた。これにより水添触媒を得た。
(成分(I)ブロック共重合体)
 ビニル芳香族化合物と共役ジエンとのブロック共重合体を、下記のようにして調製した。
 各ブロック共重合体の構造、及び物性値を表1、2に示す。
 なお、表中、(A)は、ビニル芳香族単量体単位を主体とする重合体ブロック(A)を示し、(B)は、共役ジエン単量体単位を主体とする重合体ブロック(B)を示し、(C)は、ビニル芳香族単量体単位及び共役ジエン単量体単位からなる重合体ブロック(C)を示す。
<ブロック共重合体(1)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、スチレン35質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.45質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で20分間重合した。
 次に、スチレン35質量部、ブタジエン30質量部を含むシクロヘキサン溶液(濃度20質量%)を加えて70℃で30分間重合した。
 その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(1)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/重合体ブロック(C)中の共役ジエン単量体単位)は70%であった。
<ブロック共重合体(2)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、ブタジエン15質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.45質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で10分間重合した。
 次に、スチレン70質量部、ブタジエン15質量部を含むシクロヘキサン溶液(濃度20質量%)を加えて70℃で30分間重合した。
 その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(2)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
<ブロック共重合体(3)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、ブタジエン10質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.45質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で15分間重合した。
 次に、スチレン70質量部、ブタジエン10質量部を含むシクロヘキサン溶液(濃度20質量%)を加えて70℃で30分間重合した。
 次に、ブタジエン10質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、15分間重合した。その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(3)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は71%であった。
<ブロック共重合体(4)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、スチレン5質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.65質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で7分間重合した。
 次に、スチレン10質量部、ブタジエン90質量部を含むシクロヘキサン溶液(濃度20質量%)を加えて70℃で40分間重合した。
 その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(4)は、スチレン含有量10質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/重合体ブロック(C)中の共役ジエン単量体単位)は69%であった。
<ブロック共重合体(5)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、ブタジエン25質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.65質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で15分間重合した。
 次に、スチレン35質量部、ブタジエン15質量部を含むシクロヘキサン溶液(濃度20質量%)を加えて70℃で20分間重合した。
 次に、ブタジエン25質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、15分間重合した。その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(5)は、スチレン含有量35質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
<ブロック共重合体(6)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、ブタジエン15質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.65質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で10分間重合した。
 次に、スチレン55質量部、ブタジエン15質量部を含むシクロヘキサン溶液(濃度20質量%)を加えて70℃で30分間重合した。
 次に、ブタジエン15質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、15分間重合した。その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(6)は、スチレン含有量55質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
<ブロック共重合体(7)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、ブタジエン5質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.65質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で5分間重合した。
 次に、スチレン90質量部、ブタジエン5質量部を含むシクロヘキサン溶液(濃度20質量%)を加えて70℃で35分間重合した。
 その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(7)は、スチレン含有量90質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
<ブロック共重合体(8)>
 n-ブチルリチウムを全モノマー100質量部に対して、0.23質量部添加すること以外は、ブロック共重合体(3)と同様の操作を行い、重合反応を行った。
 上記のようにして得られたブロック共重合体(8)は、スチレン含有量70質量%、重量平均分子量3.0×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
<ブロック共重合体(9)>
 n-ブチルリチウムを全モノマー100質量部に対して、0.29質量部添加すること以外は、ブロック共重合体(3)と同様の操作を行い、重合反応を行った。
 上記のようにして得られたブロック共重合体(9)は、スチレン含有量70質量%、重量平均分子量2.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
<ブロック共重合体(10)>
 n-ブチルリチウムを全モノマー100質量部に対して、1.4質量部添加すること以外は、ブロック共重合体(3)と同様の操作を行い、重合反応を行った。
 上記のようにして得られたブロック共重合体(10)は、スチレン含有量70質量%、重量平均分子量0.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
<ブロック共重合体(11)>
 TMEDAをn-ブチルリチウム1モルに対して0.1mol添加すること以外はブロック共重合体(3)と同様の操作を行い、重合反応を行った。
 上記のようにして得られたブロック共重合体(11)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は30%であった。
<ブロック共重合体(12)>
 TMEDAをn-ブチルリチウム1モルに対して2mol添加し、重合温度を50℃、各ブロックの重合時間を10分間延ばすこと以外は、ブロック共重合体(3)と同様の操作を行い、重合反応を行った。
 上記のようにして得られたブロック共重合体(12)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.13、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は85%であった。
<ブロック共重合体(13)>
 ブロック共重合体(3)と同様の操作を行い、重合反応を行った。得られたブロック共重合体を用い、上記のようにして調製した水添触媒を、ブロック共重合体100質量部当たり、Ti基準で50ppm添加し、水素圧0.7MPa、温度80℃で水素添加反応を約0.5時間行い、水添ブロック共重合体(13)を得た。
 上記のようにして得られた水添ブロック共重合体(13)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%、水素添加率50%であった。
<ブロック共重合体(14)>
 水素添加反応を約0.25時間行うこと以外は、ブロック共重合体(13)と同様の操作を行った。
 上記のようにして得られた水添ブロック共重合体(14)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%、水素添加率22%であった。
<ブロック共重合体(15)>
 水素添加反応を約0.75時間行うこと以外はブロック共重合体(13)と同様の操作を行った。
 上記のようにして得られた水添ブロック共重合体(15)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は71%、水素添加率69%であった。
<ブロック共重合体(16)>
 n-ブチルリチウムを全モノマー100質量部に対して0.18質量部添加すること以外はブロック共重合体(1)と同様の操作を行い、重合反応を行った。
 上記のようにして得られたブロック共重合体(16)は、スチレン含有量70質量%、重量平均分子量4.0×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/重合体ブロック(C)中の共役ジエン単量体単位)は71%であった。
<ブロック共重合体(17)>
 n-ブチルリチウムを全モノマー100質量部に対して0.18質量部添加すること以外はブロック共重合体(2)と同様の操作を行い、重合反応を行った。
 上記のようにして得られたブロック共重合体(17)は、スチレン含有量70質量%、重量平均分子量4.0×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
<ブロック共重合体(18)>
 n-ブチルリチウムを全モノマー100質量部に対して0.18質量部添加すること以外はブロック共重合体(3)と同様の操作を行い、重合反応を行った。
 上記のようにして得られたブロック共重合体(18)は、スチレン含有量70質量%、重量平均分子量4.0×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は71%であった。
<ブロック共重合体(19)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、ブタジエン30質量部、スチレン70質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.65質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で40分間重合した。
その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(19)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/重合体ブロック(C)中の共役ジエン単量体単位)は70%であった。
<ブロック共重合体(20)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、スチレン15質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.65質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で15分間重合した。
 次に、ブタジエン70質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、70℃で30分間重合した。
 次に、スチレン15質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、70℃で15分間重合した。
その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(20)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/重合体ブロック(B))は70%であった。
<ブロック共重合体(21)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、スチレン30質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.65質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で30分間重合した。
 次に、ブタジエン70質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、70℃で30分間重合した。
その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(21)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/重合体ブロック(B))は70%であった。
<ブロック共重合体(22)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、ブタジエン20質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.45質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で15分間重合した。
 次に、スチレン60質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、70℃で45分間重合した。
  次に、スチレン10質量部、ブタジエン10質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、70℃で20分間重合した。
その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(22)は、スチレン含有量70質量%、重量平均分子量1.5×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/(重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は69%であった。
<ブロック共重合体(23)>
 攪拌装置とジャケットとを具備する槽型反応器(内容積10L)を使用してバッチ重合を行った。
 まず、ブタジエン10質量部を含むシクロヘキサン溶液(濃度20質量%)を投入した。
 次に、n-ブチルリチウムを全モノマー100質量部に対して、0.28質量部と、テトラメチルエチレンジアミン(TMEDA)をn-ブチルリチウム1モルに対して0.8mоl添加し、70℃で10分間重合した。
 次に、スチレン50質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、70℃で30分間重合した。
 次に、スチレン20質量部、ブタジエン20質量部を含むシクロヘキサン溶液(濃度20質量%)を投入し、70℃で30分間重合した。
その後メタノールを添加し、重合反応を停止し、ブロック共重合体を得た。
 上記のようにして得られたブロック共重合体(23)は、スチレン含有量70質量%、重量平均分子量2.6×10、分子量分布1.10、1,2-結合及び/又は3,4-結合に由来する単位(a)の含有量(ビニル結合量:単位(a)/重合体ブロック(B)+重合体ブロック(C)中の共役ジエン単量体単位))は70%であった。
(成分(II):ラジカル開始剤)
 パーブチルC(日油株式会社製)
 パークミルD(日油株式会社製)
(成分(III):極性樹脂)
 極性樹脂として、ポリフェニレンエーテル系樹脂(PPE)を以下の通り重合した。
 反応器底部に酸素含有ガス導入の為のスパージャー、攪拌タービン翼及びバッフル、反応器上部のベントガスラインに還流冷却器を備えた1.5リットルのジャケット付き反応器に、0.2512gの塩化第二銅2水和物、1.1062gの35%塩酸、3.6179gのジ-n-ブチルアミン、9.5937gのN,N,N’,N’-テトラメチルプロパンジアミン、211.63gのメタノール及び493.80gのn-ブタノール、5モル%の2,2?ビス(3,5-ジメチル-4-ヒドロキシフェニル)プロパンを含む2,6-ジメチルフェノール180.0gを入れた。使用した溶媒の組成重量比はn-ブタノール:メタノール=70:30である。次いで激しく攪拌しながら反応器へ180ml/minの速度で酸素をスパージャーより導入を始めると同時に、重合温度は40℃を保つようにジャケットに熱媒を通して調節した。重合液は次第にスラリーの様態を呈した。ポリフェニレンエーテルが所望の数平均分子量に達した時、酸素含有ガスの通気をやめ、得られた重合混合物を50℃に温めた。次いでハイドロキノン(和光純薬社製試薬)を少量ずつ添加し、スラリー状のポリフェニレンエーテルが白色となるまで、50℃での保温を続けた。次いで6.5質量%の36%塩酸を含むメタノール溶液720gを添加し、濾過して更にメタノールで繰り返し洗浄し、湿潤ポリフェニレンエーテルを得た。次いで、100℃で真空乾燥し、乾燥ポリフェニレンエーテルを得た。ηsp/cは0.103dl/g、収率は97%であった。
 ηsp/cの測定は、前述のポリフェニレンエーテルを0.5g/dlのクロロホルム溶液として、ウベローデ粘度管を用いて30℃における還元粘度(ηsp/c)を求めた。単位はdl/gである。
 得られたポリフェニレンエーテルを以下の通り変性した。
 ポリフェニレンエーテル152.5g及び、トルエン152.5g及びを混合して約85℃に加熱した。次いでジメチルアミノピリジン2.1gを添加した。固体がすべて溶解した時点で、無水メタクリル酸18.28gを徐々に添加した。得られた溶液を連続混合しながら85℃に3時間維持した。次いで、溶液を室温に冷却して、メタクリレート封鎖ポリフェニレンエーテルのトルエン溶液を得た。得られたトルエン溶液を、撹拌にホモジナイザーを備えた円筒状3LのSUS容器に10℃のメタノールを1000mL、少量ずつ滴下した。得られた粉体をろ過し、メタノールで洗浄し、85℃窒素下で18時間乾燥させた。
(成分(IV):硬化剤)
 トリアリルイソシアヌレート(TAICTM)(三菱ケミカル社製)
〔樹脂組成物の物性の測定方法〕
((1)誘電正接及び誘電率)
 10GHzでの誘電正接を、空洞共振法にて測定した。
 測定装置としてネットワークアナライザー(N5230A、AgilentTechnologies社製)、及び関東電子応用開発社製の空洞共振器(Cavity Resornator CPシリーズ)を用いた。
 測定サンプルは、後述する硬化物フィルムから幅2.6mm×長さ80mmの試験片を切り出し、これを測定サンプルとした。
 上記で得られた誘電正接及び誘電率を用いて、下記の実施例及び比較例について、以下の基準で評価した。

((2)強度(ガラス転移温度:Tg))
 後述する実施例及び比較例の樹脂組成物の動的粘弾性を測定し、tanδが最大となる温度をガラス転移温度(Tg)として求めた。
 Tgが高いことは広い温度領域で高強度であることを示す。
 測定装置にARES(ティーエイインスツルメントー社製商品名)を用い、引張モードとし、測定サンプルは後述する硬化物フィルムから長さ35mm、幅約12.5mm、及び厚さ0.3mmの試験片を切り出し、これを測定サンプルとした。
 周波数10rad/s、測定温度-150~270℃の条件で測定を行った。
〔樹脂組成物の作製〕
(実施例1~31)、(比較例1~22)
 上述した成分を用いて、以下の調製方法により、樹脂組成物を調製した。
 成分比及び物性を、下記表3~表6に示す。
 まず、各成分をトルエン(和光純薬株式会社製の特級品をそのまま使用した)に添加し、撹拌、溶解させ、濃度20質量%~50質量%のワニスを調製した。
 前記ワニスを離型処理されたカプトンフィルム上に30mm/秒の速度で塗工し、その後、窒素気流下送風乾燥機で100℃、30分乾燥し、フィルムを得た。得られたフィルムを窒素気流下送風乾燥機で200℃、90分硬化反応を行い、硬化物フィルムを得た。
 前記硬化物フィルムを評価サンプルに供した。
 実施例1~31及び比較例1~22より、本発明のブロック共重合体は、硬化物としたとき、誘電性能、強度のバランスに優れていることが明らかとなった。特に、本発明の硬化物は、ガラスクロス、金属積層板を用いたプリント配線板用として好適であることが分かった。

(実施例32~47)、(比較例23~37)
 上述した成分に加え、さらに下記の成分用いて、以下の調製方法にしたがって樹脂組成物を調製した。
<成分(II):ラジカル開始剤>
 パーブチル P-90(日油株式会社製)
<成分(III):極性樹脂>
 ビスフェノールA型エポキシ樹脂 EXA-850CRP(DIC株式会社製)
 フェノキシ樹脂 YP-50S(日鉄ケミカルズ社製)
<成分(IV):硬化剤>
 1-ベンジル-2-フェニルイミダゾール(東京化成工業株式会社)
 フェノール系硬化剤 KA-1163(DIC株式会社製)
 成分比及び物性を、下記表7~表8に示す。
 まず、フェノール系硬化剤以外はトルエンに添加し、撹拌、溶解させ濃度20質量%~50質量%のワニスを調製した。
 フェノール系硬化剤を使用する場合は、メチルエチルケトン(和光純薬株式会社製の特級品をそのまま使用した)を溶媒として濃度50質量%のフェノール系硬化剤溶液を調製し、前記ワニスに添加、撹拌しワニスを調製した。
 ワニスを離型処理されたカプトンフィルム上に30mm/秒の速度で塗工し、その後、窒素気流下送風乾燥機で100℃、30分乾燥し、フィルムを得た。
 得られたフィルムを窒素気流下送風乾燥機で200℃、90分硬化反応を行い、硬化物フィルムを得た。
 硬化物フィルムを評価サンプルに供した。

(実施例48~58)、(比較例38~54)
 上述した成分に加え、さらに下記の成分用いて、以下の調製方法にしたがって、樹脂組成物を調製した。
<成分(III):極性樹脂>
 [ポリイミド系樹脂]
 ビス(3-エチル-5-メチル-4-マレイミドフェニル)メタン(BMI-70)(ケイ・アイ化成株式会社製)
 4,4'-ビスマレイミドジフェニルメタン(BMI-H)(ケイ・アイ化成株式会社製)
<成分(IV):硬化剤>
 シアン酸エステル系硬化剤 2,2-ビス(4-シアネートフェニル)プロパン(東京化成株式会社製)
 ジアミン系硬化剤 4,4'-ジアミノジフェニルメタン (東京化成株式会社製)
 成分比及び物性を、下記表9~表10に示す。
 まず、極性樹脂であるポリイミド系樹脂とシアン酸エステル系硬化剤及び/又はジアミン系硬化剤を、下記表9~表10の配合割合で160℃に溶解させ、撹拌しながら6時間反応させ、ビスマレイミドトリアジン樹脂オリゴマーを得た。
 得られたビスマレイミドトリアジン樹脂オリゴマーを、トルエンに溶解させ、残りの成分を添加し、撹拌、溶解させ、濃度20質量%~50質量%のワニスを調製した。
 前記ワニスを離型処理されたカプトンフィルム上に30mm/秒の速度で塗工した。
その後、窒素気流下送風乾燥機で100℃、30分乾燥し、フィルムを得た。
 フィルムを窒素気流下送風乾燥機で200℃、最大90分硬化反応を行い、硬化物フィルムを得た。
 硬化物フィルムを評価サンプルに供した。
 実施例48~58及び比較例38~54より、本発明のブロック共重合体は、硬化物としたとき誘電性能、強度のバランスに優れていることが明らかとなった。本発明の硬化物は、ガラスクロス、金属積層板を用いたプリント配線板用途に好適であることが分かった。

 本発明のブロック共重合体、前記ブロック共重合体を含む樹脂組成物、及び硬化物は、フィルム、プリプレグ、電子回路基板、次世代通信用基板の材料として産業上の利用可能性を有している。

Claims (11)

  1.  ビニル芳香族単量体単位及び共役ジエン単量体単位からなる重合体ブロック(C)と、
     ビニル芳香族単量体単位を主体とする重合体ブロック(A)及び/又は共役ジエン単量体単位を主体とする重合体ブロック(B)を有し、
     下記の条件(i)~(iv)を満たすブロック共重合体。
    <条件(i)>
     前記重合体ブロック(C)のビニル芳香族単量体単位と共役ジエン単量体単位の質量比が、ビニル芳香族単量体単位/共役ジエン単量体単位=5/95~95/5である。
    <条件(ii)>
     前記重合体ブロック(C)の含有量が、前記ブロック共重合体100質量部に対して5質量部以上95質量部以下である。
    <条件(iii)>
     重量平均分子量が3.5万以下である。
    <条件(iv)>
     前記ブロック共重合体100質量部に対して、ビニル芳香族単量体単位の含有量が5質量部以上95質量部以下である。
  2.  成分(I):請求項1に記載のブロック共重合体と、
     下記成分(II)~(IV)からなる群より選ばれる少なくとも一種の成分を含む、
    樹脂組成物。
     成分(II):ラジカル開始剤
     成分(III):極性樹脂(成分(I)を除く)
     成分(IV):硬化剤(成分(II)を除く)をさらに含む樹脂組成物
  3.  前記成分(III)を含有し、
     前記成分(III)が、エポキシ樹脂、ポリイミド系樹脂、ポリフェニレンエーテル系樹脂、液晶ポリエステル系樹脂、及びフッ素系樹脂からなる群より選ばれる、少なくとも1種である、請求項2に記載の樹脂組成物。
  4.  請求項1に記載のブロック共重合体を含む硬化物。
  5.  請求項2又は3に記載の樹脂組成物の硬化物。
  6.  請求項2又は3に記載の樹脂組成物からなる樹脂フィルム。
  7.  基材と、
     請求項2又は3に記載の樹脂組成物との複合体であるプリプレグ。
  8.  前記基材がガラスクロスである請求項7に記載のプリプレグ。
  9.  請求項6に記載の樹脂フィルムと、金属箔と、を有する積層体。
  10.  請求項7に記載のプリプレグの硬化物と、金属箔と、
    を有する積層体。
  11.  請求項5に記載の硬化物を含む、電子回路基板用の材料。
