Abstract
本発明は、(動的散乱法で測定した体積基準の平均粒子径)/(走査型電子顕微鏡を用いて測定した個数基準の平均実粒径)で求められる会合度が1.0未満の砥粒のスラリーを使用した第1研磨をウェーハに対して行い、前記第1研磨後に、水溶性ポリマーを含有したスラリーを用いて15秒以下の第2研磨を前記ウェーハに対して行うことを特徴とする両面研磨方法である。これにより、裏面が粗化された両面研磨ウェーハが得られる両面研磨方法、及び裏面が粗化された両面研磨シリコンウェーハを提供できる。
Description
本発明は、ウェーハの両面研磨方法及び両面研磨シリコンウェーハに関する。
現在行われている研磨では、可能な限り凹凸のないような精密な面を作り出すために部材や研磨条件などが模索されている。そのため、出来上がるウェーハ面のAFM(Atomic Force Microscope)粗さ(原子間力顕微鏡解析により得られる粗さ)Raも0.1nm以下といったように粗さは小さいことがほとんどであり、ウェーハ表裏共にフラットな面となりやすい。過去には、特許文献1のようにスラリー中の会合型コロイダルシリカの会合度を調整することで研磨レートを向上させるといった報告や、特許文献2及び3のように、砥粒の会合度を例えば1.0以上5.0未満として、研磨レートを向上させながら砥粒形状起因の表面粗さを良好にするといった報告もある。
特許文献4には、片面研磨において、第1(粗)研磨工程において発生する、ウォーターマーク欠陥を、その後の第2(仕上げ)研磨工程にて、水溶性高分子を仕上げスラリーに添加し、仕上げ研磨布で研磨することにより、保護膜を形成し、且つウェーターマーク欠陥を低減する方法が記載されている。
近年の顧客ニーズとしてフォトリソグラフィ工程における真空ピンチャックに対して裏面が粗いほうがピンとウェーハとの間の摩擦を低減できるため、裏面が粗化された両面研磨ウェーハが望まれている。さらに、半導体から製造されるデバイスの高集積化の発展に伴ってウェーハの表面品質が重要視されるようになり、そのニーズの一部として粗化された両面研磨ウェーハの要求が高まっている。このように、裏面が粗化された両面研磨ウェーハの需要が高まっているのに対して、これまでの研磨方法や部材の使用では加工面を粗くする(例えば、AFM粗さRaを2μm2当たり0.2nm以上にする)ことは困難である。
本発明は、上記問題を解決するためになされたものであり、裏面が粗化された両面研磨ウェーハが得られる両面研磨方法、及び裏面が粗化された両面研磨シリコンウェーハを提供することを目的とする。
上記課題を解決するために、本発明では、(動的散乱法で測定した体積基準の平均粒子径)/(走査型電子顕微鏡を用いて測定した個数基準の平均実粒径)で求められる会合度が1.0未満の砥粒のスラリーを使用した第1研磨をウェーハに対して行い、
前記第1研磨後に、水溶性ポリマーを含有したスラリーを用いて15秒以下の第2研磨を前記ウェーハに対して行うことを特徴とする両面研磨方法を提供する。

(動的散乱法で測定した体積基準の平均粒子径)/(走査型電子顕微鏡を用いて測定した個数基準の平均実粒径)で求められる会合度が1.0未満の砥粒のスラリーを使用した第1研磨をウェーハに対して行うことで、裏面が粗化された両面研磨ウェーハ、例えば裏面のAFM粗さRaが2μm2当たり0.3nm以上である両面研磨ウェーハを得ることができる。また、第1研磨後に、水溶性ポリマーを含有したスラリーを用いて15秒以下の第2研磨(以後、仕上げ研磨とも呼称する)をウェーハに対して行うことで、裏面の粗さを維持しながら、表裏面保護を達成することができる。
前記第1研磨を、ショアA硬度70以上の発泡ウレタン系又は不織布系の研磨布を用いて行うことができる。
例えば第1研磨をこのような硬度の研磨布を用いて行うことができる。
また、本発明は、裏面の2μm2当たりのAFM粗さRaが0.3nm以上のものであることを特徴とする両面研磨シリコンウェーハを提供する。
このような両面研磨シリコンウェーハは、両面研磨がなされていながらも、裏面が十分に粗化されたものである。このような両面研磨シリコンウェーハは、裏面が粗化された両面研磨ウェーハを望む顧客のニーズに応えることができる。本発明の両面研磨シリコンウェーハを例えばフォトリソグラフィ工程において用いることにより、真空ピンチャックのピンとウェーハとの間の摩擦を低減することができる。
以上のように、本発明の両面研磨方法であれば、裏面が粗化された両面研磨ウェーハを得ることができる。
また、本発明の両面研磨シリコンウェーハは、裏面が粗化された両面研磨ウェーハを望む顧客のニーズに応えることができる。
上述のように、裏面が粗化された両面研磨ウェーハが得られる両面研磨方法、及び裏面が粗化された両面研磨シリコンウェーハの開発が求められていた。
本発明者らは、上記課題について鋭意検討を重ねた結果、(動的散乱法で測定した体積基準の平均粒子径)/(走査型電子顕微鏡を用いて測定した個数基準の平均実粒径)で求められる会合度が1.0未満の砥粒のスラリーを使用した研磨をウェーハに対して行い、次いで、水溶性ポリマーを含有したスラリーを用いて15秒以下の仕上げ研磨をウェーハに対して行うことで、裏面が粗化された両面研磨ウェーハが得られることを見出し、本発明を完成させた。
即ち、本発明は、(動的散乱法で測定した体積基準の平均粒子径)/(走査型電子顕微鏡を用いて測定した個数基準の平均実粒径)で求められる会合度が1.0未満の砥粒のスラリーを使用した第1研磨をウェーハに対して行い、

(両面研磨方法)
本発明の両面研磨方法は、第1研磨及び第2研磨(仕上げ研磨)をこの順でウェーハに対して行う。以下、第1研磨及び第2研磨をそれぞれ説明する。

[第1研磨]
第1研磨では、(動的散乱法で測定した体積基準の平均粒子径)/(走査型電子顕微鏡を用いて測定した個数基準の平均実粒径)で求められる会合度が1.0未満の砥粒のスラリーを使用する。

動的散乱法から得られる砥粒の粒子径分布は、散乱強度から求められる体積基準の粒子径分布である。動的散乱法で測定した体積基準の平均粒子径は、このようにして得られた粒子径分布から得られる体積基準の平均粒子径(モード径;砥粒径ということもできる)である。
走査型電子顕微鏡を用いて得られる砥粒の粒子径分布は、個数基準の粒子径分布であり、砥粒の一次粒子のみの粒子径分布である。走査型電子顕微鏡を用いて測定した個数基準の平均実粒径は、このようにして得られた粒子径分布から得られる個数基準の平均粒子径(モード径)である。
(動的散乱法で測定した体積基準の平均粒子径)/(走査型電子顕微鏡を用いて測定した個数基準の平均実粒径)で求められる会合度が1.0未満の砥粒のスラリーを用いて第1研磨を行うことにより、詳細な理由は不明であるが、ウェーハ裏面の粗化、例えば2μm2当たり0.3nm以上のウェーハ裏面のAFM粗さRaを達成することができる。
一方、上記会合度が1.0以上であると、2μm2当たりのウェーハ裏面のAFM粗さRaが0.2nm以下にしかならない。
上記会合度は、0.97以下であることが好ましい。また、上記会合度の下限は特に限定されないが、上記会合度は例えば0.9以上とすることができる。
例えば、スラリー調製時に、砥粒に塩基性化合物(例えばKOH)を加えた水溶液に界面活性剤を加え、界面活性剤の添加量を調整することにより、砥粒の会合度を調整することができる。
砥粒の材料は特に限定されないが、例えばシリカ(水ガラス、コロイダルシリカ)、SiC等を砥粒として用いることができる。
第1研磨で用いるスラリーは、砥粒の分散媒を含むことができる。分散媒は特に限定されないが、例えば水を分散媒として用いることができる。
第1研磨で用いるスラリーのpHは、特に限定されないが、例えば10以上12以下とすることができる。
第1研磨で用いるスラリーは、塩基性化合物を更に含んでいても良い。塩基性化合物は特に限定されないが、例えば水酸化カリウム又は水酸化テトラメチルアンモニウム(TMAH)を用いることができる。
第1研磨で用いるスラリーは、界面活性剤を更に含むこともできる。
第1研磨で用いる研磨布は、特に限定されないが、例えばショアA硬度70以上の発泡ウレタン系又は不織布系の研磨布を用いることができる。研磨布のショアA硬度の上限は特に限定されないが、例えばショアA硬度90以下の研磨布を用いることができる。
第1研磨の後、以下に説明する第2研磨の前に、両面研磨したウェーハに対して、SC-1洗浄を行っても良い。
[第2研磨(仕上げ研磨)]
第1研磨に供されたウェーハに対し、表裏面保護を目的として、水溶性ポリマーを含有したスラリーを用いて15秒以下の第2研磨(仕上げ研磨)を行う。

15秒以下の第2研磨を行うことにより、裏面のAFM粗さRaを2μm2当たり0.3nm以上に維持しながら、表裏面保護を達成することができる。
また、第2研磨時間を5秒以上15秒以下とすることにより、裏面の高い粗さを維持しながら、表裏面保護をより確実に達成することができる。
一方、15秒を超えた第2研磨では第1研磨により得られた粗化面が正され、AFM粗さRaが2μm2当たり0.3nmを下回ってしまう。
第2研磨で用いるスラリーが含有する水溶性ポリマーは、特に限定されないが、例えばHEC(ヒドロキシセルロース)、PVA(ポリビニルアルコール)を挙げることができる。
第2研磨で用いるスラリーは、砥粒を含んでもよいし、砥粒を含まないものであってもよい。
第2研磨で用いる研磨布は、特に限定されず、仕上げ研磨で一般に用いられる研磨布を用いることができる。
第2研磨後、両面研磨ウェーハを得ることができる。この両面研磨ウェーハは、両面研磨がなされたものでありながら、裏面が十分に粗化されており、具体的には2μm2当たり0.3nm以上のAFM粗さRaを示すことができる。更には、両面研磨ウェーハの表裏面上に保護膜が形成されている。
なお、本発明の両面研磨方法によれば、両面研磨ウェーハの裏面に対して反対側の表面も粗化される。この表面に対しては、所望の表面粗さを達成するために、片面研磨などを行っても良い。
(両面研磨シリコンウェーハ)
図1は、本発明の両面研磨シリコンウェーハの一例を示す概略断面図である。

両面研磨シリコンウェーハ1は、表面2と、その反対側の裏面3とを有する。両面研磨シリコンウェーハ1の裏面3の2μm2当たりのAFM粗さRaは、0.3nm以上である。両面研磨シリコンウェーハ1の裏面3の2μm2当たりのAFM粗さRaの上限は特に限定されないが、例えば0.8nm以下とすることができる。
本発明の両面研磨シリコンウェーハ1は、例えば本発明の両面研磨方法によって得ることができる。
本発明の両面研磨方法によって得られる両面研磨シリコンウェーハ1の表面2の2μm2当たりのAFM粗さRaは、裏面3と同様に、0.3nm以上であり得る。先に述べたように、表面2に対しては、所望の表面粗さを達成するために、後に片面研磨などを行っても良い。
このような両面研磨シリコンウェーハ1は、両面研磨がなされたものでありながらも、十分に粗化された裏面3を有するので、裏面が粗化された両面研磨ウェーハを望む顧客のニーズに応えることができる。本発明の両面研磨シリコンウェーハ1を例えばフォトリソグラフィ工程において用いることにより、真空ピンチャックのピンとウェーハとの間の摩擦を低減することができる。
両面研磨シリコンウェーハ1の裏面のAFM粗さRaは、原子間力顕微鏡解析により求めることができる。
以下、実施例及び比較例を用いて本発明を具体的に説明するが、本発明はこれらに限定されるものではない。
(比較例1~3、及び実施例1)
比較例1~3及び実施例1では、以下の手順でスラリーA~Dをそれぞれ調製した。

比較例1では、コロイダルシリカにKOHを加えた水溶液に、界面活性剤としてポリオキシアルキレングリコール系(EO/PO系)界面活性剤をコロイダルシリカの質量100質量部に対して5ppm質量部の量で加えて、pH10.5のスラリーAを調製した。
比較例2では、比較例1と同じ界面活性剤をコロイダルシリカの質量100質量部に対して10ppm質量部の量で加えたこと以外は比較例1と同様の手順で、pH10.5のスラリーBを調製した。
比較例3では、比較例1と同じ界面活性剤をコロイダルシリカの質量100質量部に対して30ppm質量部の量で加えたこと以外は比較例1と同様の手順で、pH10.5のスラリーCを調製した。
実施例1では、比較例1と同じ界面活性剤をコロイダルシリカの質量100質量部に対して50ppm質量部の量で加えたこと以外は比較例1と同様の手順で、pH10.5のスラリーDを調製した。
以下の表1に、スラリーA~Dの砥粒について、体積基準の平均粒子径、個数基準の平均実粒径、及び(体積基準の平均粒子径)/(個数基準の平均実粒径)で求められる会合度を示す。体積基準の平均粒子径は、BECKMAN COULTER社製のDelsa-nanoを用いて、動的散乱法で測定した。個数基準の平均実粒径は、JEOL社製のSEM(Scanning Electron Microscope:走査型電子顕微鏡)を用いた観察を行って、測定した。
・実験条件
両面研磨装置には4ウェイ方式の両面研磨装置である不二越機械製DSP-20Bを用いた。研磨布にはショアA硬度90の発泡ウレタンパッドを採用した。

研磨対象としては、直径が300mmである単結晶シリコンウェーハを準備した。
比較例1~3、及び実施例1では、単結晶シリコンウェーハに対し、上記スラリーA~Dをそれぞれ用いた第1研磨を行った。
第1研磨後の各ウェーハに対しては、SC-1洗浄を条件NH4OH:H2O2:H2O=1:1:15で行った。
SC-1洗浄後の各両面研磨シリコンウェーハの裏面のAFM粗さRaを、ParkSYSTEMS社製のAFM Parkを用いて、2μm2で測定した。その結果を図2に示す。
・測定結果
図2の点線より上部が、AFM粗さRaが0.3nm以上の領域である。
図2に示すように、砥粒の会合度が1.0以上であるスラリーA~Cを用いた比較例1~3では、ウェーハ裏面のAFM粗さRaが2μm2当たり0.2nm以下にしかならず、0.3nm以上の裏面の粗化を達成できなかった。
図2の点線より上部が、AFM粗さRaが0.3nm以上の領域である。
図2に示すように、砥粒の会合度が1.0以上であるスラリーA~Cを用いた比較例1~3では、ウェーハ裏面のAFM粗さRaが2μm2当たり0.2nm以下にしかならず、0.3nm以上の裏面の粗化を達成できなかった。
一方、砥粒の会合度が1未満であるスラリーDを用いた実施例1では、ウェーハ裏面のAFM粗さRaが2μm2当たり0.3nm以上となり、裏面の粗化を達成できた。
次いで、スラリーDを用いて上記と同じ条件で第1研磨及びSC-1洗浄を行った両面研磨シリコンウェーハを複数枚準備した。
これらの両面研磨シリコンウェーハに対し、10秒、15秒及び20秒の異なる時間での第2研磨(仕上げ研磨)を行った。
第2研磨では、砥粒としてシリカを含み、水溶性ポリマーとしてHEC(ヒドロキシセルロース)を含有し、更に、pH10であるスラリーを用いた。
第2研磨後の各両面研磨シリコンウェーハの裏面のAFM粗さRaを、ParkSYSTEMS社製のAFM Parkを用いて、2μm2で測定した。その結果を図3に示す。
図3に示すように、15秒以下の仕上げ研磨(第2研磨)では、裏面の2μm2当たりのAFM粗さRaが0.3nm以上となり、十分な粗化を達成しつつ、保護膜の形成が可能であった。一方、15秒を超えた第2研磨を行うと、粗化面が正され、2μm2当たりのAFM粗さRaが0.3nmを下回ることが分かった。
さらに、5秒以上の仕上げ研磨を行えば、保護膜をより十分に形成できることが分かった。よって、仕上げ研磨(第2研磨)のより適正な時間は、5秒以上15秒以下である。
なお、本発明は、上記実施形態に限定されるものではない。上記実施形態は例示であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範囲に包含される。
Claims (3)
- (動的散乱法で測定した体積基準の平均粒子径)/(走査型電子顕微鏡を用いて測定した個数基準の平均実粒径)で求められる会合度が1.0未満の砥粒のスラリーを使用した第1研磨をウェーハに対して行い、
前記第1研磨後に、水溶性ポリマーを含有したスラリーを用いて15秒以下の第2研磨を前記ウェーハに対して行うことを特徴とする両面研磨方法。 - 前記第1研磨を、ショアA硬度70以上の発泡ウレタン系又は不織布系の研磨布を用いて行うことを特徴とする請求項1に記載の両面研磨方法。
- 裏面の2μm2当たりのAFM粗さRaが0.3nm以上のものであることを特徴とする両面研磨シリコンウェーハ。
