 近年、液晶ディスプレイ(LCD)、有機EL(OLED)、太陽電池(PV)などの電子又は光学デバイス(電子又は光学機器)の高集積化、多機能化および高性能化が進行しており、電子又は光学デバイスに対する信頼性の要求が高まっている。これに伴い、電子又は光学デバイスに用いられる無機膜付き基板に対しても、密着性等の性能の向上が求められている。無機膜付き基板に高い性能を持たせるために、互いに物性の異なる領域を有する無機膜が用いられている。
 しかしながら、無機膜において互いに物性の異なる領域を形成するに際し、互いに物性の異なる領域同士の密着性の低下、段差の増大、他の部材との密着性の低下等に伴い、安定した性能を発揮し得ないという問題がある。また、無機膜において互いに物性の異なる領域を形成するためには工数を要し、生産性の低下及び製造コストの増加をもたらすという課題がある。
 したがって、本発明は、性能の安定性を実現し且つ生産性に優れた、互いに物性の異なる領域を有する無機膜付き基板及びその製造方法の提供を目的とする。
 上記課題を検討したところ、本発明者らは、基板上に無機膜を形成し、エッチングにより該無機膜を選択的に透明化することにより、同一面内に黒色部及び透明部を一体的に有する無機膜付き基板が得られることを見出し、本発明をなした。
 すなわち、本発明は、下記無機膜付き基板および無機膜付き基板の製造方法に関する。
〔1〕基板と、前記基板上に形成された無機膜とを有し、
 前記無機膜は、以下の(1)~(4)を満たす、無機膜付き基板。
(1)物理膜厚が50~1000nmである。
(2)同一面内に透明部と黒色部とを含む。
(3)波長550nmの光に対する透過率が、前記透明部は80%以上であり、前記黒色部は20%以下である。
(4)前記透明部および前記黒色部の高さの差が100nm以下である。
〔2〕前記黒色部の波長550nmの光に対する反射率が25%以下である、〔1〕に記載の無機膜付き基板。
〔3〕前記黒色部は少なくとも酸化シリコン及びCu微粒子を含む、〔1〕または〔2〕に記載の無機膜付き基板。

 本発明の無機膜付き基板は、該無機膜の同一面内に互いに物性の異なる領域が一体的に形成されており、安定した性能を発揮し得る。本発明の無機膜付き基板の製造方法によれば、基板上に無機膜を形成し、該無機膜を選択的に透明化することにより、互いに物性の異なる領域が一体的に形成された無機膜を有する基板を、優れた生産性にて製造できる。
図1の(A)は、本発明の無機膜付き基板の一例を概念的に示す上面図、図1の(B)は(A)のb-b断面図である。 図2は、本発明の無機膜付き基板の製造方法の一例を説明するための概念図で、図2の(A)は側面の断面図、図2の(B)は上面図、図2の(C)は(B)のc-c断面図、図2の(D)は上面図、図2の(E)は(D)のd-d断面図、図2の(F)は側面の断面図である。 図3は、本発明の一実施形態に係る無機膜付き基板における無機膜の黒色部と透明部との界面を断面SEM像により分析した図である。 図4は、本発明の一実施形態に係る無機膜付き基板における無機膜の黒色部を構成する金属微粒子をTEMにより観察した図である。
 本明細書において数値範囲を示す「~」とは、特段の定めがない限り、その前後に記載された数値を下限値及び上限値として含む意味で使用される。
 以下、本発明の無機膜付き基板および本発明の無機膜付き基板の製造方法について、図面を参照して説明する。なお、図面は図解のために提供されるものであり、本発明はそれらの図面に何ら限定されない。
<無機膜付き基板>
 図1の(A)及び(B)に本発明の無機膜付き基板の一例を概念的に示す。なお、図1の(A)は本発明の無機膜付き基板の上面図であり、図1の(B)は(A)のb-b断面図である。
 本発明の無機膜付き基板10は、電子又は光学デバイス等の製造において用いられるものであり、基本的に、基板16と、基板16の一方の表面(主面)に形成された無機膜18とから構成される。
<<無機膜>>
 本発明の無機膜付き基板10において、無機膜18は、同一面内に透明部12と黒色部14とを含む。無機膜18の物理膜厚は50~1000nmであり、好ましくは100~500nm、より好ましくは200~400nmである。無機膜18の物理膜厚を50nm以上とすることにより、機能性を十分に発揮できる。また、無機膜18の物理膜厚を1000nm以下とすることにより、生産性を向上できる。
 無機膜18の光学定数と物理膜厚は、分光エリプソメーター(例えば、ジェー・エー・ウーラムジャパン社、M-2000DI)を用いて50°、60°、70°の入射角で測定し、解析ソフト(例えば、ジェー・エー・ウーラムジャパン社、WVASE32)を用いて光学モデルのフィッティングを行うことにより測定する。
 無機膜18において、波長550nmの光に対する透過率が、透明部12は80%以上であり、黒色部14は20%以下である。透明部12及び黒色部14の該透過率が前記範囲であることにより、無機膜18の機能性を十分に発揮できる。
 透明部12の波長550nmの光に対する透過率は80%以上であり、好ましくは85%以上、より好ましくは90%以上である。透明部12の透過率の上限は特に制限されないが、通常92%以下である。また、黒色部14の波長550nmの光に対する透過率は20%以下であり、好ましくは5%以下、より好ましくは1%以下である。黒色部14の透過率の下限は特に制限されないが、通常0%以上であることが好ましい。
 波長550nmの光に対する透過率について、機能性を十分に発揮する点から、透明部12と黒色部14との差は60%以上であることが好ましく、より好ましくは80%以上、さらに好ましくは90%以上である。前記差の上限は特に制限されないが、通常92%以下であることが好ましい。
 透過率及び反射率の測定は次のように行う。無機膜付き基板において、無機膜が形成されている側の面から光線を垂直に入射する。分光光度計(日立ハイテクノロジー社、U-4100)を用いて、400~800nmの波長範囲で透過率及び反射率を求める。
 無機膜18において、黒色部と透明部とは一体的に形成されていることから、透明部および黒色部の高さの差(段差)は小さい。無機膜18において、透明部12と黒色部14との高さの差(段差)は100nm以下であり、好ましくは60nm以下、より好ましくは40nm以下である。透明部12と黒色部14との高さの差が低いほど、無機膜18上に形成する膜構造が安定した性能を発揮し得る。前記高さの差の下限は特に制限されないが、典型的には10nm以上である。透明部12と黒色部14との高さの差は触針式段差計により測定する。
 また、無機膜18において、黒色部14と透明部12とは一体的に形成されていることから、黒色部14と透明部12とが連続膜であることが好ましい。黒色部14と透明部12とが連続膜であることは、無機膜の黒色部と透明部との界面を断面SEM像により分析することで確認できる。
 無機膜18について、黒色部14の波長550nmの光に対する反射率は、25%以下であることが好ましく、より好ましくは20%以下、さらに好ましくは15%以下である。黒色部14の波長550nmの光に対する反射率が前記範囲であることにより、無機膜18の機能性を十分に発揮し得る。黒色部14の波長550nmの光に対する反射率の下限は特に制限されないが、典型的には10%以上である。
 無機膜18について、透明部12の波長550nmの光に対する反射率は、10%以下であることが好ましく、より好ましくは5%以下である。透明部12の波長550nmの光に対する反射率が前記範囲であることにより、無機膜18の機能性を十分に発揮し得る。透明部12の波長550nmの光に対する反射率の下限は特に制限されないが、典型的には4%以上である。
 黒色部14は、少なくとも酸化シリコン(SiO)及びCu微粒子を含むことが好ましい。酸化シリコンを含有することによりエッチングによって形成された透明部12を絶縁膜として、好適な酸化シリコン膜とし得る。また、Cu微粒子を含有することにより光反射率の低い黒色膜が得られる。
 Cu微粒子の平均一次粒子径は10nm以下であることが好ましい。Cu微粒子の平均一次粒子径が10nm以下であることにより、<無機膜付き基板の製造方法>にて後述する工程3のエッチングにおいて、エッチング液によりCuが無機膜18から溶出する現象が発現すると考えられる。
 本明細書において平均一次粒子径とは、金属微粒子の透過型電子顕微鏡写真(TEM像)から求められる一次粒子径の平均値(個数基準の平均粒子径)をいう。更に具体的には、例えば、透過型電子顕微鏡(TEM)(日本電子社、JEM-2010F)によりCu微粒子を所定の倍率で観察した画像(図4に示す)から算出できる。
 黒色部14は、SiとCuとの合計に対するCuの原子数比Cu/(Cu+Si)が、0.10~0.95であることが好ましく、より好ましくは0.20~0.90であり、さらに好ましくは0.30~0.85である。Cu/(Cu+Si)が前記範囲であることにより、性能の安定性を向上し得る。SiとCuとの合計に対するCuの原子数比は、X線光電子分光法(XPS)分析装置を使用してXPS法デプスプロファイル分析より測定できる。
 黒色部14は、全元素の総量に対するSiの原子数比が0.13~0.21であることが好ましく、より好ましくは0.17~0.20である。Siの原子数比は、XPS分析装置を用いたXPS法デプスプロファイル分析より測定できる。
 黒色部14は酸化シリコン及びCu微粒子以外のその他の成分を含んでもよい。その他の成分としては、例えば、アルミニウム、クロム、コバルトが挙げられる。
 透明部12の主成分は酸化シリコンであることが好ましい。本明細書において、主成分とは、含有量が全量に対して90質量%以上であることを意味する。透明部12における酸化シリコンの含有量は90質量%以上であることが好ましく、より好ましくは93質量%以上、さらに好ましくは96質量%以上である。透明部12の主成分が酸化シリコンであることにより、無機膜18の機能性を十分に発揮し得る。透明部12における酸化シリコンの含有量は高いほど好ましく、その上限は特に制限されないが、典型的には100質量%以下である。
 従来、無機膜付き基板における無機膜において互いに物性の異なる領域を形成する方法としては、例えば、1)基板上に無機膜を成膜した後、フォトリソグラフィおよびエッチングにより膜をパターニングして余分な無機膜を一部除去した部分に異なる無機膜を形成する方法、2)互いに異なる物性の無機膜を接合する方法、等が挙げられる。
 しかし、前記した従来の方法では、互いに物性の異なる領域同士の密着性が不十分であり、安定した性能を発揮し得ないという問題がある。また2回の膜形成が必要となり製造コストが高くなる。本発明の無機膜付き基板は、無機膜の同一面内に互いに物性の異なる領域が一体的に形成されており、機能の安定性に優れている。
 無機膜付き基板10の用途によっては、黒色部14は抵抗率が高いことが好ましい。その場合、黒色部14の抵抗率は、他の配線や電極と容量結合するのを防ぐ観点から、1×10-1Ωcm以上であることが好ましく、より好ましくは1×10Ωcm以上、さらに好ましくは1×10Ωcm以上である。
 無機膜18は、図1の(B)、図2の(F)では単層として記載されているが、2層以上の積層構造であってもよい。また、2層以上の積層構造の場合、無機膜18における透明部12と黒色部14との構成及び配置が各層で異なっていてもよい。
 無機膜18において、黒色部14は、その用途によって所望のパターンを有するように、パターニングされて形成されていてもよい。無機膜18における黒色部14の大きさ及び面積は、無機膜付き基板10の用途、無機膜18の厚さ、基板16の種類等に応じて適宜設定し得る。
 無機膜18の総面積に対する、黒色部14の総面積の割合は、特に制限されない。
<<基板>>
 本発明の無機膜付き基板10は、図1の(B)に概念的に示すように、基板16に無機膜18が積層して、密着してなるものである。
 基板16は透明性を有しているものが好ましい。基板16としては特に限定されず、例えば、ガラス、樹脂、ガラス-セラミックス、サファイヤが挙げられる。基板16は、強化されていてもよく、強化されていなくてもよい。基板16は、非晶質基板若しくは結晶質基板又はそれらの組み合わせであってもよい。
 ガラスとしては、例えば、ソーダライムガラス、アルミノシリケートガラス、ホウ珪酸ガラス、アルミノボロシリケートガラス、石英ガラス、無アルカリガラス、鉛ガラスが挙げられる。樹脂としては、例えば、アクリル樹脂、スチレン樹脂、ポリカーボネート樹脂、エポキシ樹脂、ポリエチレン樹脂、ポリエステル樹脂、ポリイミド樹脂、シリコン樹脂が挙げられる。基板は、非晶質膜又は結晶質膜を含んでいてもよい。
 基板16の形状としては特に限定されず、例えば、板状、ロール状等が挙げられる。
 基板16の厚さは目的の用途に応じて適宜選択され、例えば、0.2mm~2.0mmが好ましい。基板16の厚さが0.2mm以上であると、基板16の曲げ強度を向上できる。基板16の厚さが2.0mm以下であると、無機膜付き基板18を軽量化できる。基板16の厚さは、より好ましくは0.4mm以上、さらに好ましくは0.5mm以上である。基板16の厚さは、より好ましくは1.8mm以下、さらに好ましくは1.6mm以下である。
 基板16の表面は平滑であることが好ましい。基板16の表面は、必要に応じて表面処理を施してもよい。ここでの表面処理法としては、例えば、コロナ処理法、蒸着処理法、電子ビーム処理法、高周波放電プラズマ処理法、スパッタリング処理法、イオンビーム処理法、大気圧グロー放電プラズマ処理法、アルカリ処理法、酸処理法等が挙げられる。
 なお、基板16は2層以上からなっていてもよく、この場合、各々の層を形成する材料は同種材料であってもよいし、異種材料であってもよい。また、この場合、基板16の厚さは全ての層の合計の厚さとする。
<無機膜付き基板の製造方法>
 本発明の無機膜付き基板の製造方法は、以下の工程1~3を含む。
(工程1)基板上に、酸化シリコン及びCu微粒子を含む無機膜を形成する工程
(工程2)レジストを材料とするマスク膜で前記無機膜の上面を選択的に覆う工程
(工程3)エッチングにより前記無機膜を選択的に透明化し、同一面内に黒色部及び透明部を形成する工程
 以下、本発明の無機膜付き基板の製造方法の一例として、図2の(A)~(F)を参照して図1の(A)および(B)に示す無機膜付き基板10を製造する方法を説明する。
(工程1)基板上に、酸化シリコン及びCu微粒子を含む無機膜を形成する工程
 まず図2の(A)に示すように基板16を準備して、その表面に図2の(B)および図2の(C)に示すように、無機膜18を形成する。
 無機膜18の形成方法は、無機膜18の形成材料に応じた、公知の方法が各種利用可能である。例えば、塗布、析出が挙げられる。塗布方法としては、例えば、物理的蒸着法(例えば、真空蒸着法、イオンプレーティング法、スパッタリング法)、化学的蒸着法(例えば、熱CVD法、プラズマCVD法、光CVD法)が挙げられる。中でも、スパッタリング法が膜厚の均一性及び生産性に優れるので、好ましい。
 無機膜18の形成材料は、Cuの添加量が10~95原子%であることが好ましく、より好ましくは12~90原子%、さらに好ましくは15~85原子%である。
(工程2)レジストを材料とするマスク膜で前記無機膜の上面を覆う工程
 工程1で基板16上に形成した無機膜18の表面に、レジストを材料とするレジスト層を形成する。次いでマスク露光等の公知の方法でレジスト層をパターン露光してさらに現像を行い、図2の(D)および(E)に示すように、レジストを材料とするマスク膜24を形成する。
(工程3)エッチングにより前記無機膜を選択的に透明化し、同一面内に黒色部及び透明部を形成する工程
 工程2でマスク膜24を形成した無機膜18に対してエッチングを行い、マスク膜24を形成されていない部分の無機膜18に含まれるCu微粒子が溶出されることにより、選択的に透明化されて透明部12が形成される。一方、マスク膜24を形成されている部分におけるCu微粒子はエッチングにより溶出されず、黒色部14となる。これにより、図2の(F)に示すように、無機膜18の同一面内に黒色部14と透明部12が形成される。
 エッチングの方法は特に限定されず、例えば、ウェットエッチング、ドライエッチング等の従来公知の方法を適宜採用できるが、無機膜18からCu微粒子を高効率で溶出する点から、ウェットエッチングが好ましい。製造コストの観点から、特にディスプレイ製造で用いられているエッチング方法が好ましい。
 エッチング液は、無機膜18からCu微粒子を高効率で溶出する点から、硝酸(HNO)を含むことが好ましい。エッチング液における硝酸の濃度(質量比)は、1%~40%であることが好ましく、より好ましくは5%~15%である。
 エッチング液は、硝酸以外にリン酸、酢酸等を含んでもよく、例えば既存のアルミニウム用のエッチング液を用いてもよい。
 エッチング液は、無機膜18からCu微粒子を高効率で溶出する点から、塩化第二鉄(FeCl)を含むことが好ましい。エッチング液における塩化第二鉄の濃度(質量比)は、0.1%~40%であることが好ましく、より好ましくは5%~15%である。
 またエッチング液は、塩化第二鉄以外に塩酸等を含んでもよく、例えば既存のITO用のエッチング液を用いてもよい。
 ウェットエッチングの条件としては、温度は20~50℃が好ましく、より好ましくは30~40℃である。時間は1~15分間が好ましく、より好ましくは1~3分間である。
<用途> 
 本発明の無機膜付き基板の用途としては、例えば、薄層トランジスタ(TFT)、液晶ディスプレイ(LCD)、有機EL(OLED)、電子ペーパー、プラズマディスプレイ、フィールドエミッションパネル、量子ドットLEDパネル、MEMS(Micro Electro Mechanical Systems)、シャッターパネル、レンズ、平行平板、プリズム等の電子又は光学デバイスが挙げられる。より具体的には例えば、TFT又はマイクロデバイスにおける、遮光、目隠し又は導波路が挙げられる。
 前記した電子又は光学デバイスは、本発明の無機膜付き基板を含む。本発明の電子又は光学デバイスの製造方法としては、例えば、本発明の無機膜付き基板の製造方法で無機膜付き基板を製造し、該無機膜付き基板における無機膜の表面に、TFTやLCD等を構成する電子又は光学デバイス用部材を形成し、電子又は光学デバイスを製造する。
 なお、前記電子又は光学デバイス用部材は、製造する電子又は光学デバイスに応じた部材を、製造する電子又は光学デバイスに応じた公知の方法で形成すればよい。
 以上、本発明のいくつかの実施形態及びそれらの変形例を説明したが、本発明は、以上説明した実施の形態の記載内容に限定されるものではなく、本発明の要旨を逸脱しない範囲で適宜変更可能であることはいうまでもない。
 次に、本発明を実施例によりさらに詳細に説明するが、本発明はこれらの実施例に何ら限定されない。
[実験例1]  
<無機膜付き基板の作製>
<<無機膜の形成>>
 50mm×50mm×0.5mmの角板状のガラス(AGC社製AN-100)を基板とし、その一方の面に表1に示す材料から構成される無機膜をスパッタ法により形成した。
(無機膜a~j)
 マグネトロンスパッタ装置のチャンバー内に、表1に示す金属チップ(縦10mm×横10mm×厚さ1mm)を金属ターゲット(Φ6インチ)の上に積載して配置し、50mm×50mm×0.5mmの角板状のガラス(AGC社製AN-100)を基板ホルダーに装着して、3×10-4Pa以下になるまで真空排気した。表1に示す構成でガスを導入し、圧力を3×10-1Paに調整してターゲットにパルス直流電圧500Wを印加しプラズマを生成し、スパッタリングにより化合物を基板上に形成した。
(無機膜k~l) 
 金属Cu粉末、CuO粉末および非晶質SiO粉末を、それぞれ、モル比で、52.5:17.5:30とした混合粉を原料として、ホットプレス法により焼結体を作製した。ホットプレス処理の条件は、熱処理温度が約950℃、圧力は約8MPaとした。XRD測定より、得られた焼結体は、CuO結晶とCu結晶を含むことが分かった。また、焼結体の抵抗率は2.8×10-4Ω・cmであった。この焼結体を、70×200mm、厚み5mmの角板状に加工したのち、銅製のバッキングプレートにボンディングを行い、スパッタリングターゲットを作製した。50mm×50mm×0.5mmの角板状のガラス(AGC社製AN-100)を基板ホルダーに装着して、3×10-4Pa以下になるまで真空排気した。得られたスパッタリングターゲットを用いて、表2に示す構成でガスを導入し、圧力を3×10-1Paに調整してターゲットにパルス直流電圧200Wを印加しプラズマを生成し、スパッタリングにより化合物を基板上に形成した。
(無機膜m) 
 金属Cu粉末、CuO粉末および非晶質SiO粉末を、それぞれ、モル比で、63.75:21.25:15とした混合粉を原料として、ホットプレス法により焼結体を作製した。ホットプレス処理の条件は、熱処理温度が約950℃、圧力は約8MPaとした。XRD測定より、得られた焼結体は、CuO結晶とCu結晶を含むことが分かった。また、焼結体の抵抗率は4.1×10-5Ω・cmであった。この焼結体を、70×200mm、厚み5mmの角板状に加工したのち、銅製のバッキングプレートにボンディングを行い、スパッタリングターゲットを作製した。50mm×50mm×0.5mmの角板状のガラス(AGC社製AN-100)を基板ホルダーに装着して、3×10-4Pa以下になるまで真空排気した。得られたスパッタリングターゲットを用いて、表2に示す構成でガスを導入し、圧力を3×10-1Paに調整してターゲットにパルス直流電圧200Wを印加しプラズマを生成し、スパッタリングにより化合物を基板上に形成した。
<<フォトレジストパターン形成>>
 スピンコータを用いて、無機膜上にフォトレジスト(東京応化工業製OFPR800-LB)を塗布した。具体的には、フォトレジストを滴下した後、最初に500rpmで5秒間、引き続き2500rpmで20秒間基板を回転させ、フォトレジストを塗布した。
 次に、基板を110℃のホットプレート上で90秒間加熱し、フォトレジストを無機膜に密着させた。次に、露光機を用いて、所望のパターンが得られるように、フォトレジストを露光した。その後、現像液(東京応化工業製NMD-W)を用いて、フォトレジストを30秒間現像し、不要なフォトレジスト部分を除去した。その後、120℃のホットプレート上で基板を60秒間加熱し、フォトレジストを無機膜に再密着させた。
<<エッチング、フォトレジスト剥離>>
 基板上の無機膜をウェットエッチングし、無機膜中のフォトレジスト非被覆部分におけるCuを溶出させて透明部を形成した。エッチングの条件は表3~4に示す通りとし、フォトレジストを剥離した。フォトレジストの剥離は、基板を、室温のアセトンに3分間浸漬させて行った。フォトレジストを除去した後、基板をイソプロピルアルコール中に3分間浸漬し、その後超純水中でリンス後基板を乾燥させて、無機膜付き基板を得た。
(リーチング現象の成否)
 表3~4において、エッチングによるリーチング現象の成否について、以下の判断基準により表している。
〇:無機膜のフォトレジスト非被覆部分からCuが溶出して透明部が形成された場合
×:Cuの溶出が十分に起こらなかった場合、またはCuの溶出とともに膜自体が無くなり透明部が形成されなかった場合
 無機膜におけるSiの含有量が小さすぎると、エッチングによりCuの溶出とともに無機膜自体が無くなりやすい傾向にあり、Cuの含有量が小さいような成膜条件では無機膜におけるCuの存在状態が溶出しにくい形態になっていると推定される。

 表3~4において、被エッチング部の外観を目視により観察した結果を示す。なお、以下、実施例において、「被エッチング部」は「透明部」に相当する。表3~表4の「被エッチング部の外観」の欄において、「透明」と記載した例について、被エッチング部の波長550nmの光に対する透過率はいずれも80%以上であった。また、「被エッチング部の外観」の欄において、「黒色」または「茶色」と記載した例について、被エッチング部の波長550nmの光に対する透過率はいずれも50%未満であった。「白濁」と記載した例については光学顕微鏡で観察すると透明部の膜にクラックがあり実用に耐えない状態であり、波長550nmの光に対する透過率は80%未満であった。
 得られた無機膜付き基板について、物性を評価した。表3は成膜条件依存性について評価した結果であり、例1~4及び例11は実施例、例5~10及び例12~13は比較例である。表4はエッチング条件依存性について評価した結果であり、例14~25は実施例、例26~28は比較例である。
<物性の評価>
<<光学定数と物理膜厚>>
 分光エリプソメーター(ジェー・エー・ウーラムジャパン社、M-2000DI)を用いて50°、60°、70°の入射角で測定し、解析ソフト(ジェー・エー・ウーラムジャパン社、WVASE32)を用いて光学モデルのフィッティングを行い、無機膜の光学定数と物理膜厚を測定した。
<<透過率、反射率>> 
 無機膜付き基板において、無機膜が形成されている側の面から光線を垂直に入射し、分光光度計(日立ハイテクノロジー社製、U-4100)を用いて、400~800nmの波長範囲で透過率及び反射率を測定した。表1~4には、波長550nmにおける透過率と反射率を示した。
<<段差の測定>>
 触針式段差計を用いて、無機膜における黒色部と被エッチング部との高さの差を測定した。
<<元素比の測定>>
 無機膜の化学組成について、X線光電子分光法(XPS)分析装置(アルバック・ファイ社製PHI5000)を使用してXPS法デプスプロファイル分析より分析し、Cu、Si、Oの含有量を求めた。また、Cu及びSiの合計量に対するCuの原子数比を計算した。
<<透明部における化学組成の分析>>
 無機膜における透明部の化学組成について、SEM-EDX(日立ハイテク社製S-3000H)を使用して分析したところCuは検出されなかった。
 さらに透明部を分光エリプソメーター(ジェー・エー・ウーラムジャパン社、M-2000DI)により解析した結果、透明部12の波長550nmにおける屈折率は1.455、消衰係数は0であった。SEM-EDXの分析結果を考慮してほぼ中実なシリカ膜と推定した。
<<黒色部と透明部との界面の分析>>
 無機膜における黒色部と透明部との界面を断面SEM像により分析した。日立ハイテク製FIB-SEM複合装置 Ethos NX5000により加速電圧30kVで断面を形成、断面SEM像は日立ハイテク製電界放出形走査電子顕微鏡 Regulus 8230を用いて撮影し、撮影条件は、倍率:50万倍、加速電圧:3.0kVとした。得られた断面SEM像を図3に示す。図3に示すとおり黒色部14と透明部12は連続な膜になっていることがわかった。
<<抵抗率の測定>> 
 超絶縁計(日置電機株式会社、SM-8220)と平板試料用電極(日置電機株式会社、SME-8311)を使用して、無機膜のシート抵抗を測定した。また、このシート抵抗と無機膜の膜厚とを使用して、下記の式により抵抗率を求めた。
抵抗率[Ω・cm]=シート抵抗値[Ω/□]×無機膜の膜厚[cm]
<<平均一次粒子径>> 
 無機膜における黒色部に含まれるCu微粒子の平均一次粒子径は、(日本電子社製JEM-2010F)によりCu微粒子を100万倍で撮影して得られたTEM像から求めた。得られたTEM像を図4に示す。図4に示すTEM像から求めた平均一次粒子径は10nm以下であった。

 表3~4、図3に示すように、本発明の実施例である例1~4、例11及び例14~25は、比較例と比して、透明部および黒色部の高さの差が小さく、黒色部と透明部とが一体的に形成されていることがわかった。
[実験例2]
 例11で得られた無機膜付き基板における無機膜の上面に、プラズマCVD法でSiO/a-Si膜を100nm/50nm成膜し、窒素雰囲気下で500℃30分間の脱水素処理を行った。そののち、200mJ/cmのエネルギー密度のXeClエキシマレーザー光を周波数10HzでSiO/a-Si膜にパルス照射させることによって、低温シリコン(LTPS)膜を形成した。これにより、段差が小さく、且つ光透過及び光反射が小さいLTPS-TFTの遮光膜パターンを生産性良く形成できた。
 本発明を詳細にまた特定の実施態様を参照して説明したが、本発明の精神と範囲を逸脱することなく様々な変更や修正を加えることができることは当業者にとって明らかである。本出願は2021年4月9日出願の日本特許出願(特願2021-066746)に基づくものであり、その内容はここに参照として取り込まれる。

Claims (11)

  1.  基板と、前記基板上に形成された無機膜とを有し、
     前記無機膜は、以下の(1)~(4)を満たす、無機膜付き基板。
    (1)物理膜厚が50~1000nmである。
    (2)同一面内に透明部と黒色部とを含む。
    (3)波長550nmの光に対する透過率が、前記透明部は80%以上であり、前記黒色部は20%以下である。
    (4)前記透明部および前記黒色部の高さの差が100nm以下である。
  2.  前記黒色部の波長550nmの光に対する反射率が25%以下である、請求項1に記載の無機膜付き基板。
  3.  前記黒色部は少なくとも酸化シリコン及びCu微粒子を含む、請求項1または2に記載の無機膜付き基板。
  4.  前記Cu微粒子の平均一次粒子径が10nm以下である、請求項3に記載の無機膜付き基板。
  5.  前記黒色部は、全元素の総量に対するSiの原子数比が、0.13~0.21である、請求項1~4のいずれか1項に記載の無機膜付き基板。
  6.  前記透明部の主成分が酸化シリコンである、請求項1~5のいずれか1項に記載の無機膜付き基板。
  7.  前記無機膜の断面SEM像において、前記無機膜の前記黒色部と前記透明部とが連続膜である、請求項1~6のいずれか1項に記載の無機膜付き基板。
  8.  前記黒色部によりパターンが形成されている請求項1~7のいずれか1項に記載の無機膜付き基板。
  9.  請求項1~8のいずれか1項に記載の無機膜付き基板を含む電子又は光学デバイス。
  10.  無機膜付き基板の製造方法であって、
     基板上に、酸化シリコン及びCu微粒子を含む無機膜を形成すること、
     レジストを材料とするマスク膜で前記無機膜の上面を覆うこと、及び
     エッチングにより前記無機膜を選択的に透明化し、同一面内に黒色部及び透明部を形成すること、を含む無機膜付き基板の製造方法。
  11.  請求項10に記載の無機膜付き基板の製造方法を含む、電子又は光学デバイスの製造方法。
