Claims (11)
- 链式滚涂装置,其特征在于,包括:用于传送硅片的辊道,以及用于对辊道上硅片滚涂掺杂源的平置涂液辊;所述辊道包括:沿辊道传送方向依次设置的多个传送辊,以及驱动该多个传送辊转动的传动机构;该多个传送辊平置且相互平行;所述涂液辊与传送辊平行;涂液辊配有驱动其转动的同步轮,同步轮位于涂液辊轴向一端外侧,同步轮的轴心与涂液辊的轴心平行,且同步轮的轴心与涂液辊的轴心位于同一竖直平面;同步轮配有驱动其转动的驱动机构;所述同步轮还设有安装孔,安装孔为直条孔,安装孔沿同步轮的径向延伸,且安装孔跨越同步轮的轴心;同步轮的外侧还设有接近开关,且接近开关与同步轮的轴心位于同一竖直平面;同步轮上还设有可被接近开关感应的触发件,触发件位于安装孔外部,且触发件与安装孔位于同一直线;触发件可随同步轮转动,且触发件转动至可被接近开关感应的位置时,触发件转动至与同步轮轴心位于同一竖直平面;所述涂液辊通过连接轴与同步轮装配;连接轴包括:与涂液辊连接、且与涂液辊共轴心的轴主体,以及由轴主体远离涂液辊一端延伸出、且插入安装孔中的轴凸部;轴凸部与安装孔滑动配合;所述连接轴的轴主体配有支承其转动的转动支承装置,转动支承装置位于涂液辊和同步轮之间;转动支承装置配有驱动其垂直升降的第一升降驱动装置;所述涂液辊的正上方还设有测距传感器。
- 根据权利要求1所述的链式滚涂装置,其特征在于,所述同步轮、接近开关、第一升降驱动装置、测距传感器都由机架支承。
- 根据权利要求2所述的链式滚涂装置,其特征在于,所述涂液辊配有向其供应掺杂源的供料机构;供料机构包括由机架支承的:用于存储液态掺杂源的储液槽,以及将储液槽中的掺杂源转移至涂液辊的带液辊和挤液辊;带液辊、挤液辊都平置且都与传送辊平行;带液辊的下部浸入储液槽中,带液辊的上部位于储液槽上方;涂液辊位于储液槽外侧;挤液辊位于带液辊和涂液辊之间,且挤液辊的底部两侧分别与带液辊、涂液辊接触。
- 根据权利要求3所述的链式滚涂装置,其特征在于,所述机架配有驱动其垂直升降的第二升降驱动装置。
- 根据权利要求1至4中任一项所述的链式滚涂装置,其特征在于,所述安装孔为矩形孔,轴凸部为方棒状。
- 根据权利要求1至4中任一项所述的链式滚涂装置,其特征在于,所述轴凸部与轴主体共轴心。
- 根据权利要求1至4中任一项所述的链式滚涂装置,其特征在于,所述转动支承装置包括:套装在轴主体上的轴承,以及分别与轴承、第一升降驱动装置连接的连接件。
- 根据权利要求1至4中任一项所述的链式滚涂装置,其特征在于,所述第一升降驱动装置为直线电机或气缸。
- 根据权利要求1至4中任一项所述的链式滚涂装置,其特征在于,所述触发件设置在同步轮的外端面上。
- 根据权利要求1至4中任一项所述的链式滚涂装置,其特征在于,所述接近开关位于同步轮上方,触发件伸至同步轮外围。
- 权利要求1至10中任一项所述的链式滚涂装置的应用,其特征在于,将所述链式滚涂装置应用于链式扩散工艺、链式吸杂处理工艺或激光掺杂SE工艺。
