Description

多層回路基板および電子部品実装多層基板
 本発明は、多層回路基板および電子部品実装多層基板に関する。
 多層回路基板に電子部品が実装された電子部品実装多層基板においては、電子部品の小型化、高集積化、高速化などに伴い、高い放熱性が求められている。
 特許文献1には、少なくとも片面に回路形成が施されたフレキシブル基板の一部にリジッド基板が一体化されている構成を備え、上記フレキシブル基板はグラファイト層を有することを特徴とするプリント配線板が開示されている。特許文献1によれば、専用の冷却用部品を必要とせず、放熱特性に優れた軽量なプリント配線板を提供することができるとされている。

 特許文献1に記載のプリント配線板に能動部品および受動部品が実装された場合、グラファイト層により、発熱部品である能動部品から発生する熱が基板全体に伝導し、大気中もしくは筐体へ放熱することが可能となるため、能動部品の温度は上がりにくくなる。しかし、基板に伝導した熱により、受動部品の温度が高くなり、その受動部品の特性変動につながるおそれがある。
 本発明は、能動部品および受動部品が実装された場合において、能動部品の温度を上がりにくくすることに加え、受動部品の温度を上がりにくくすることが可能な多層回路基板を提供することを目的とする。さらに、本発明は、上記多層回路基板に能動部品および受動部品が実装された電子部品実装多層基板を提供することを目的とする。
 本発明の多層回路基板は、積層された複数の絶縁体層を含む基板本体と、受動部品を実装するために上記基板本体に設けられた第1のランドパターンと、能動部品を実装するために上記基板本体に設けられた第2のランドパターンと、上記絶縁体層の間に配置され、上記絶縁体層の主面に沿うように設けられた放熱層と、を備える。上記放熱層は、上記絶縁体層の積層方向に貫通する穴を有する。上記積層方向から平面視したとき、上記放熱層の穴の外縁は、上記第1のランドパターンよりも外側に位置するか、または、上記第1のランドパターンと重なる位置にある。
 本発明の電子部品実装多層基板は、積層された複数の絶縁体層を含む基板本体と、上記基板本体に実装された受動部品および能動部品と、上記受動部品を実装するために上記基板本体に設けられ、上記受動部品に接続された第1のランドパターンと、上記能動部品を実装するために上記基板本体に設けられ、上記能動部品に接続された第2のランドパターンと、上記絶縁体層の間に配置され、上記絶縁体層の主面に沿うように設けられた放熱層と、を備える。上記放熱層は、上記絶縁体層の積層方向に貫通する穴を有する。上記積層方向から平面視したとき、上記放熱層の穴の外縁は、上記第1のランドパターンよりも外側に位置するか、または、上記第1のランドパターンと重なる位置にある。
 本発明によれば、能動部品および受動部品が実装された場合において、能動部品の温度を上がりにくくすることに加え、受動部品の温度を上がりにくくすることが可能な多層回路基板を提供することができる。

 以下、本発明の多層回路基板および電子部品実装多層基板について説明する。
 しかしながら、本発明は、以下の構成に限定されるものではなく、本発明の要旨を変更しない範囲において適宜変更して適用することができる。なお、以下において記載する個々の望ましい構成を2つ以上組み合わせたものもまた本発明である。
 図1は、本発明の多層回路基板および電子部品実装多層基板の一例を模式的に示す断面図である。
 図1に示す電子部品実装多層基板100は、多層回路基板1と、多層回路基板1に実装された受動部品(passive component)PCおよび能動部品(active component)ACと、を備える。
 受動部品PCとしては、例えば、抵抗、コンデンサまたはインダクタ等のチップ状部品や、振動子、フィルタ等が挙げられる。能動部品ACとしては、例えば、トランジスタ、ダイオード、ICまたはLSI等の半導体素子が挙げられる。
 多層回路基板1は、基板本体10と、受動部品PCを実装するための第1のランドパターン20と、能動部品ACを実装するための第2のランドパターン30と、放熱層40と、を備える。多層回路基板1は、配線導体50としての導体層51および配線ビア52をさらに備える。多層回路基板1は、サーマルビア60をさらに備えることが好ましい。多層回路基板1は、保護層70をさらに備えてもよい。
 基板本体10は、複数の絶縁体層11を含む積層体である。基板本体10は、絶縁体層11の積層方向において相対する第1面S1および第2面S2を表面に有する。図1では、積層方向に隣接する絶縁体層11の境界が示されている。しかし、実際には、絶縁体層11の境界が視認できない場合がある。
 絶縁体層11は、例えば、誘電体層である。絶縁体層11は、可撓性を有してもよい。
 絶縁体層11は、例えば、樹脂材料から構成される。絶縁体層11を構成する樹脂材料としては、例えば、液晶ポリマー(LCP)、ポリエーテルエーテルケトン(PEEK)、ポリエーテルイミド(PEI)、ポリフェニレンスルファイド(PPS)、ポリイミド(PI)等が挙げられる。中でも、絶縁体層11は、LCP等の熱可塑性樹脂からなる樹脂層であることが好ましい。熱可塑性樹脂からなる樹脂シートを用いて絶縁体層11を形成することで、基板本体10を容易に形成できる。
 あるいは、絶縁体層11は、セラミック材料から構成されてもよい。絶縁体層11を構成するセラミック材料としては、例えば、低温焼結セラミック(LTCC)材料等が挙げられる。LTCC材料とは、1000℃以下の焼成温度で焼結可能であり、銅または銀等との同時焼成が可能であるセラミック材料を意味する。
 第1のランドパターン20は、受動部品PCを実装するために基板本体10に設けられている。図1に示す例では、受動部品PCは、基板本体10の表面に実装されており、具体的には、基板本体10の第1面S1に実装されている。この場合、第1のランドパターン20は、基板本体10の第1面S1に設けられる。受動部品PCは、基板本体10の内部に内蔵されていてもよい。この場合、第1のランドパターン20は、基板本体10の内部に設けられる。
 第2のランドパターン30は、能動部品ACを実装するために基板本体10に設けられている。図1に示す例では、能動部品ACは、基板本体10の表面に実装されており、具体的には、基板本体10の第1面S1に実装されている。この場合、第2のランドパターン30は、基板本体10の第1面S1に設けられる。受動部品PCおよび能動部品ACが基板本体10の表面に実装される場合、受動部品PCが基板本体10の第1面S1に実装され、能動部品ACが基板本体10の第2面S2に実装されてもよい。この場合、第2のランドパターン30は、基板本体10の第2面S2に設けられる。能動部品ACは、基板本体10の内部に内蔵されていてもよい。この場合、第2のランドパターン30は、基板本体10の内部に設けられる。
 放熱層40は、基板本体10の内部に設けられている。具体的には、放熱層40は、絶縁体層11の間に配置され、絶縁体層11の主面に沿うように設けられている。
 放熱層40の表面は、銅等の導体で覆われていてもよい。
 放熱層40を構成する材料としては、例えば、グラファイトシート、カーボンナノチューブシート等が挙げられる。中でも、放熱層40は、グラファイトシートであることが好ましい。グラファイトシートは、グラファイトをシート状に加工したものである。グラファイトシートは、面方向の熱伝導率が厚み方向の熱伝導率よりも高く、また、安価な材料であることから、放熱層40の材料として好適に用いられる。
 放熱層40は、絶縁体層11の積層方向に貫通する穴40aを有する。積層方向から平面視したとき、放熱層40の穴40aの外縁は、第1のランドパターン20よりも外側に位置するか、または、第1のランドパターン20と重なる位置にある。
 発熱部品である能動部品ACから生じる熱は、主に放熱層40を伝導し、大気中もしくは筐体へ放熱される。第1のランドパターン20の直下に放熱層40の穴40aを設けて、受動部品PCの直下の放熱層40をなくすことで、受動部品PCへの熱伝導を抑えることができる。その結果、能動部品ACの温度を上がりにくくすることに加え、受動部品PCの温度を上がりにくくすることができる。
 積層方向から平面視したときの放熱層40の穴40aの形状は特に限定されず、例えば、四角形等の多角形、円形、楕円形等が挙げられる。
 放熱層40の穴40aが設けられる位置は、第1のランドパターン20の形状によって決まる。第1のランドパターン20の形状は、受動部品PCの外形形状や、端子の長さ、幅、位置、数等によって異なる。
 図2は、放熱層の穴の位置と第1のランドパターンの形状との関係の一例を模式的に示す平面図である。
 図2では、第1のランドパターン20Aは、2つのランドL1およびL2を備えており、2つの端子を備える受動部品を実装可能に形成されている。放熱層の穴の外縁がX1で示す位置にあり、両方のランドL1およびL2よりも外側に位置する場合、放熱層の穴の外縁X1は、第1のランドパターン20Aよりも外側に位置する、と言える。一方、放熱層の穴の外縁がX2で示す位置にあり、両方のランドL1およびL2と重なる場合、放熱層の穴の外縁X2は、第1のランドパターン20Aと重なる位置にある、と言える。
 図3は、放熱層の穴の位置と第1のランドパターンの形状との関係の別の一例を模式的に示す平面図である。
 図3では、第1のランドパターン20Bは、4つのランドL1、L2、L3およびL4を備えており、4つの端子を備える受動部品を実装可能に形成されている。放熱層の穴の外縁がX1で示す位置にあり、全てのランドL1、L2、L3およびL4よりも外側に位置する場合、放熱層の穴の外縁X1は、第1のランドパターン20Bよりも外側に位置する、と言える。一方、放熱層の穴の外縁がX2で示す位置にあり、全てのランドL1、L2、L3およびL4と重なる場合、放熱層の穴の外縁X2は、第1のランドパターン20Bと重なる位置にある、と言える。
 図4は、放熱層の穴の位置と第1のランドパターンの形状との関係のさらに別の一例を模式的に示す平面図である。
 図4では、第1のランドパターン20Cは、9つのランドL1、L2、L3、L4、L5、L6、L7、L8およびL9を備えており、9つの端子を備える受動部品を実装可能に形成されている。放熱層の穴の外縁がX1で示す位置にあり、外周に位置する全てのランドL1、L2、L3、L4、L6、L7、L8およびL9よりも外側に位置する場合、放熱層の穴の外縁X1は、第1のランドパターン20Cよりも外側に位置する、と言える。一方、放熱層の穴の外縁がX2で示す位置にあり、外周に位置する全てのランドL1、L2、L3、L4、L6、L7、L8およびL9と重なる場合、放熱層の穴の外縁X2は、第1のランドパターン20Cと重なる位置にある、と言える。
 本明細書においては、第1のランドパターン20が備えるランドの数に関係なく、図2、図3および図4に示す関係のように、放熱層40の穴40aの外縁が、外周に位置する全てのランドよりも外側に位置する場合、放熱層40の穴40aの外縁は、第1のランドパターン20よりも外側に位置する、と言う。一方、放熱層40の穴40aの外縁が、外周に位置する全てのランドと重なる場合、放熱層40の穴40aの外縁は、第1のランドパターン20と重なる位置にある、と言う。
 図1に示すように、基板本体10は、積層方向において相対する表面のうち、放熱層40を挟んで第1のランドパターン20とは反対側の表面に凹み10aを有することが好ましい。基板本体10が表面に凹み10aを有する場合、積層方向から平面視したとき、基板本体10の凹み10aの外縁は、第1のランドパターン20よりも外側に位置するか、または、第1のランドパターン20と重なる位置にある。図1に示す例では、第1のランドパターン20が基板本体10の第1面S1に設けられているため、基板本体10の第2面S2に凹み10aが設けられている。
 基板本体10に含まれる絶縁体層11を構成する材料は、ある程度の熱伝導性を有している。したがって、基板本体10の表面のうち、放熱層40を挟んで第1のランドパターン20とは反対側の表面を凹ませることで、放熱層40から基板本体10の表面への熱経路を短くでき、かつ、基板本体10の表面積を大きくできるため、大気中への放熱がさらに促進される。その結果、能動部品ACおよび受動部品PCの温度をさらに上がりにくくすることができる。
 積層方向から平面視したときの基板本体10の凹み10aの形状は特に限定されず、例えば、四角形等の多角形、円形、楕円形等が挙げられる。
 基板本体10の凹み10aが設けられる位置は、第1のランドパターン20の形状によって決まる。
 本明細書においては、第1のランドパターンが備えるランドの数に関係なく、図2、図3および図4に示す関係と同様に、基板本体10の凹み10aの外縁が、外周に位置する全てのランドよりも外側に位置する場合、基板本体10の凹み10aの外縁は、第1のランドパターン20よりも外側に位置する、と言う。一方、基板本体10の凹み10aの外縁が、外周に位置する全てのランドと重なる場合、基板本体10の凹み10aの外縁は、第1のランドパターン20と重なる位置にある、と言う。
 積層方向から平面視したときの基板本体10の凹み10aの外縁の位置は、放熱層40の穴40aの外縁の位置と同じである必要はない。積層方向から平面視したとき、基板本体10の凹み10aの外縁は、放熱層40の穴40aの外縁と同じ位置にあるか、または、放熱層40の穴40aの外縁よりも内側に位置することが好ましい。また、積層方向から平面視したときの基板本体10の凹み10aの面積は、放熱層40の穴40aの面積と同じである必要はない。積層方向から平面視したとき、基板本体10の凹み10aの面積は、放熱層40の穴40aの面積と同じであるか、または、放熱層40の穴40aの面積よりも小さいことが好ましい。
 放熱層40がグラファイトシートである場合、グラファイトシートは、複数の炭素原子が六角網目状に結合した面構造を有するグラフェンがファンデルワールス力により層状に積層されたグラフェンシートであることが好ましい。グラフェンシートは、グラフェンの面方向(XY面)が厚み方向(Z方向)と直交するように積層された構造を有することがより好ましい。この場合、グラファイトシートの面方向の熱伝導率を厚み方向の熱伝導率よりも高くすることができる。
 グラファイトシートの厚みは、特に限定されないが、10μm以上であることが好ましく、20μm以上であることがより好ましい。一方、グラファイトシートの厚みは、200μm以下であることが好ましく、100μm以下であることがより好ましく、80μm以下であることがさらに好ましい。
 なお、グラファイトシートの厚みは、任意の10点における厚みを測定し、当該測定値の平均値として算出する。
 グラファイトシートの面方向の熱伝導率は、特に限定されないが、700W/mk以上であることが好ましく、1000W/mk以上であることがより好ましく、1500W/mk以上であることがさらに好ましく、1800W/mk以上であることが特に好ましい。
 なお、グラファイトシートの面方向の熱伝導率は、次式(1)によって算出する。
 A=α×d×Cp・・・・(1)
ここで、Aはグラファイトシートの熱伝導率、αはグラファイトシートの熱拡散率、dはグラファイトシートの密度、Cpはグラファイトシートの比熱容量をそれぞれ表している。
 グラファイトシートの熱拡散率は、スポット周期加熱放射測温法に基づく熱拡散率測定装置(例えば、ベテル社製サーモウェーブアナライザTA)を用い、50mm×50mmの形状に切り取られたグラファイトシートのサンプルについて、25℃の雰囲気下で測定する。
 グラファイトシートの密度は、50mm×50mmの形状に切り取られたグラファイトシートのサンプルについて、重量及び厚さを測定し、測定された重量の値を、算出された体積の値(50mm×50mm×厚さ)にて割ることにより算出する。
 グラファイトシートの比熱容量は、示差走査熱量計(例えば、TAインスツルメント社製のDSC Q2000)を用い、20℃から260℃まで10℃/minの昇温条件下で測定する。
 グラファイトシートの電気伝導率は、特に限定されないが、7000S/cm以上であることが好ましく、10000S/cm以上であることがより好ましく、13000S/cm以上であることがさらに好ましく、18000S/cm以上であることが特に好ましい。一方、グラファイトシートの電気伝導率は、25000S/cm以下であることが好ましく、20000S/cm以下であることがより好ましい。
 なお、グラファイトシートの電気伝導率は、例えば、三菱化学アナリテック社製ロレスタGPを用い、4探針法で定電流を印加することによって測定することができる。
 グラファイトシートの密度は、特に限定されないが、0.8g/cm以上であることが好ましく、1.8g/cm以上であることがより好ましい。一方、グラファイトシートの密度は、2.2g/cm以下であることが好ましい。
 市販されているグラファイトシートとして、例えば、カネカ社製のグラフィニティ、パナソニック社製のPGS(登録商標)等を使用することができる。
 図1に示すように、多層回路基板1は、さらに、配線導体50としての導体層51および配線ビア52を備える。導体層51は、基板本体10の表面または内部に設けられている。具体的には、導体層51は、絶縁体層11の主面に沿って設けられており、絶縁体層11の表面に配置されているか、または、絶縁体層11の間に配置されている。配線ビア52は、少なくとも1層の絶縁体層11を積層方向に貫通するように設けられている。
 導体層51は、例えば、銅、銀、アルミニウム、ステンレス(SUS)、ニッケル、金等の金属単体、または、これらの金属のうちから選択された2種以上の異なる金属の合金から構成される。
 配線ビア52は、例えば、銀、銅、銀合金または銅合金等の金属材料から構成される。銀合金は銀を主成分とする合金であり、銅合金は銅を主成分とする合金である。なお、合金の主成分とは、重量百分率が最も多い成分を意味し、好ましくは、重量百分率が50重量%を超える成分を意味する。
 図1に示すように、多層回路基板1は、さらに、サーマルビア60を備えることが好ましい。サーマルビア60は、少なくとも1層の絶縁体層11を積層方向に貫通するように設けられている。多層回路基板1がサーマルビア60を備える場合、サーマルビア60の一方の端部が第2のランドパターン30と接続され、サーマルビア60の他方の端部が放熱層40と接続されていることが好ましい。
 サーマルビア60は、例えば、銀、銅、銀合金または銅合金等の金属材料から構成される。サーマルビア60は、配線ビア52と同じ金属材料から構成されることが好ましい。あるいは、サーマルビア60は、窒化物セラミックス、酸化物セラミックスまたはこれらの混合物等のセラミック材料から構成されてもよい。窒化物セラミックスとしては、例えば、窒化アルミニウム(AlN)、窒化ホウ素(BN)、窒化ケイ素(Si)等が挙げられる。酸化物セラミックスとしては、例えば、アルミナ(Al)等が挙げられる。
 図1に示すように、多層回路基板1は、さらに、保護層70を備えてもよい。保護層70は、基板本体10の表面に設けられている。保護層70は、例えば、ソルダーレジスト膜、カバーレイフィルム等である。保護層70は、基板本体10の第1面S1および第2面S2の両方に設けられていてもよいし、いずれか一方に設けられていてもよい。保護層70は、必須の構成ではないため、基板本体10の第1面S1および第2面S2に設けられていなくてもよい。
 本発明の多層回路基板は、例えば、以下のように作製される。本発明の多層回路基板の一例として、絶縁体層の一例である誘電体層として樹脂層を備える樹脂多層基板の作製方法について説明する。
 まず、導体箔付き樹脂シートを用意する。導体箔付き樹脂シートは、樹脂層の片面に導体箔が付着した構造のシートである。樹脂層は、例えば、LCP等の熱可塑性樹脂から構成される。樹脂層の材料としては、LCPの代わりに、PEEK、PEI、PPS、PI等であってもよい。導体箔は、例えば、銅からなる厚さ18μmの箔である。導体箔の材料としては、銅の代わりに、銀、アルミニウム、ステンレス、ニッケル、金等の金属単体であってもよく、これらの金属のうちから選択された2種以上の異なる金属の合金であってもよい。導体箔の厚みは、回路形成が可能な厚みであればよく、例えば、3μm以上40μm以下である。
 次に、導体箔付き樹脂シートの樹脂層側の表面に炭酸ガスレーザ光を照射することによって、樹脂層を貫通するようにビア穴を形成する。ビア穴は、樹脂層を貫通するが導体箔を貫通しないように形成される。その後、ビア穴のスミアを除去する。ビア穴を形成するためには、炭酸ガスレーザ光を用いる代わりに、他の種類のレーザ光を用いてもよい。また、ビア穴を形成するためにレーザ光照射以外の方法を採用してもよい。
 続いて、導体箔付き樹脂シートの導体箔の表面に、スクリーン印刷などの方法を用いて、所望の回路パターンに対応するレジストパターンを印刷する。
 その後、レジストパターンをマスクとしてエッチングを行い、導体箔のうちレジストパターンで被覆されていない部分を除去する。レジストパターンを除去することで、樹脂層の一方の表面に、所望の導体パターンを有する導体層が形成される。
 次に、ビア穴に、スクリーン印刷などの方法を用いて、導電性ペーストを充填する。導電性ペーストは銀を主成分とするものであってもよいが、その代わりに例えば銅を主成分とするものであってもよい。導電性ペーストは、後に積層した樹脂層を熱圧着する際の温度(以下「熱圧着温度」という。)で、導体パターンの材料である金属との間で合金層を形成するような金属粉を適量含むことが好ましい。導電性ペーストが主成分として銅を含む場合、主成分の他に銀およびニッケルのうち少なくとも1種類と、スズ、ビスマスおよび亜鉛のうち少なくとも1種類とを含むことが好ましい。このようにして配線ビアが形成される。さらに、所定の位置にサーマルビアを形成することが好ましい。
 必要に応じて、樹脂層に対して、基板本体の凹みとなる部分にパンチ加工を行う。凹みを形成するための穴をあける方法としては、パンチ加工以外の方法であってもよい。例えば、レーザ加工により穴をあけてもよい。
 別途、グラファイトシートを用意する。グラファイトシートに対して、受動部品直下のグラファイトシートがない部分、および、配線が通る部分にパンチ加工を行う。穴をあける方法としては、パンチ加工以外の方法であってもよい。例えば、レーザ加工により穴をあけてもよい。
 導体層および配線ビアが形成された樹脂シートとグラファイトシートとを積み重ねて仮積層体を作製し、得られた仮積層体を加熱および加圧することによって、樹脂多層基板が得られる。
 本発明の多層回路基板は、積層方向から平面視したとき、放熱層の穴の外縁が第1のランドパターンよりも外側に位置するか、または、第1のランドパターンと重なる位置にある限り、上記実施形態に限定されるものではない。したがって、多層回路基板の構成、製造条件等に関し、本発明の範囲内において、種々の応用、変形を加えることが可能である。本発明の電子部品実装多層基板についても同様に、本発明の範囲内において、種々の応用、変形を加えることが可能である。
 例えば、本発明の多層回路基板には、複数の受動部品が実装されてもよい。すなわち、本発明の多層回路基板は、それぞれの受動部品を実装するために複数の第1のランドパターンを備えてもよい。例えば、2個の受動部品がどちらも基板本体の表面に実装される場合、両方の受動部品が基板本体の第1面に実装されてもよいし、一方の受動部品が基板本体の第1面に実装され、他方の受動部品が基板本体の第2面に実装されてもよい。
 本発明の多層回路基板に複数の受動部品が実装される場合、少なくとも1個の受動部品に対して、その受動部品を実装するための第1のランドパターンの位置に応じて、放熱層に穴が設けられればよい。放熱層に穴が設けられる第1のランドパターンに対しては、基板本体に凹みが設けられることが好ましい。なお、2個以上の受動部品に対して、それぞれの受動部品を実装するための第1のランドパターンの位置に応じて、放熱層に穴が設けられる場合には、基板本体に凹みが設けられる第1のランドパターンと、基板本体に凹みが設けられない第1のランドパターンとが混在してもよい。
 本発明の多層回路基板には、複数の能動部品が実装されてもよい。すなわち、本発明の多層回路基板は、それぞれの能動部品を実装するために複数の第2のランドパターンを備えてもよい。例えば、2個の能動部品がどちらも基板本体の表面に実装される場合、両方の能動部品が基板本体の第1面に実装されてもよいし、一方の能動部品が基板本体の第1面に実装され、他方の能動部品が基板本体の第2面に実装されてもよい。
 本発明の多層回路基板に複数の能動部品が実装される場合、少なくとも1個の能動部品に対して、その能動部品を実装するための第2のランドパターンと放熱層とを接続するサーマルビアが設けられることが好ましい。
 本発明の多層回路基板は、フレキシブル基板であってもよいし、リジッド基板であってもよい。
 以下、本発明の多層回路基板および電子部品実装多層基板をより具体的に開示した実施例を示す。なお、本発明は、これらの実施例のみに限定されるものではない。
(実施例1-1)
 図5は、実施例1-1における積層体を模式的に示す断面図である。本実施例では、多層回路基板の一例である樹脂多層基板に見立てた積層体を作製した。熱特性に注目するため、導体層、配線ビアおよび保護層を形成しなかった。
 上述した樹脂多層基板の作製方法により、50mm×50mm×厚さ0.14mm(うちグラファイトシートの厚み0.04mm)の積層体200を作製した。図5中、発熱部品である能動部品ACの配置部に当たる箇所には、10mm×10mmのセラミックヒーターを、熱伝導率2W/mK、厚み0.2mmのTIM(Thermal Interface Material)を介して設置した。セラミックヒーターの直下には、直径0.15mmのサーマルビア60を9個均等に配置した。積層体200の中央に位置する受動部品PCの配置部に当たる部分には、放熱層40としてのグラファイトシートに10mm×10mmの穴40aをあけるとともに、基板本体10の反対面に10mm×10mm、厚み0.04mmの凹み10aを設けた。すなわち、本実施例では、能動部品も受動部品も配置しなかった。
 図6は、積層体の温度を測定する方法を説明するための斜視図である。
 図6に示すように、4個の断熱ブロック(5mm×5mm、高さ20mm)210の上に積層体200を設置し、セラミックヒーター220を8Wで発熱した際の温度分布を、積層体200の上部に設置したサーモグラフィーカメラ(図示せず)で撮影した。図6中の点線で示す部分の温度分布を測定した。
 図7は、図6中の点線で示す部分の温度分布を示すグラフである。図7より、グラファイトシートに穴があり、基板本体の反対面に凹みがある部分では、温度が低下していることがわかる。
(実施例1-2)
 基板本体の反対面に凹みを設けないことを除いて、実施例1-1と同様に積層体を作製し、温度分布を測定した。
(比較例1-1)
 グラファイトシートに穴を設けないことを除いて、実施例1-1と同様に積層体を作製し、温度分布を測定した。
(比較例1-2)
 基板本体の反対面に凹みを設けず、グラファイトシートに穴を設けないことを除いて、実施例1-1と同様に積層体を作製し、温度分布を測定した。
 実施例1-1、実施例1-2、比較例1-1および比較例1-2について、ヒーター温度および受動部品の配置部温度を表1に示す。

 グラファイトシートの穴および基板本体の凹みを設けていない比較例1-2に比べて、基板本体に凹みを設けた比較例1-1では、受動部品の配置部温度が変わらないが、グラファイトシートに穴を設けた実施例1-2では、ヒーター温度が5℃上がっているものの、受動部品の配置部温度は低下している。さらに、グラファイトシートの穴および基板本体の凹みを設けた実施例1-1では、実施例1-2よりも受動部品の配置部温度が5℃下がっている。これより、グラファイトシートの穴および基板本体の凹みをともに設けることで、受動部品の配置部の温度を低下させることができる。
(実施例2-1)
 受動部品の配置部に設けるグラファイトシートの穴と基板本体の凹みのサイズを5mm×5mmに変更したことを除いて、実施例1-1と同様に積層体を作製し、温度分布を測定した。

 基板本体の反対面に凹みを設けないことを除いて、実施例2-1と同様に積層体を作製し、温度分布を測定した。

  1.  積層された複数の絶縁体層を含む基板本体と、
     受動部品を実装するために前記基板本体に設けられた第1のランドパターンと、
     能動部品を実装するために前記基板本体に設けられた第2のランドパターンと、
     前記絶縁体層の間に配置され、前記絶縁体層の主面に沿うように設けられた放熱層と、
    を備え、
     前記放熱層は、前記絶縁体層の積層方向に貫通する穴を有し、
     前記積層方向から平面視したとき、前記放熱層の穴の外縁は、前記第1のランドパターンよりも外側に位置するか、または、前記第1のランドパターンと重なる位置にある、多層回路基板。
  2.  前記基板本体は、前記積層方向において相対する表面のうち、前記放熱層を挟んで前記第1のランドパターンとは反対側の表面に凹みを有し、
     前記積層方向から平面視したとき、前記基板本体の凹みの外縁は、前記第1のランドパターンよりも外側に位置するか、または、前記第1のランドパターンと重なる位置にある、請求項1に記載の多層回路基板。
  3.  前記絶縁体層を前記積層方向に貫通するように設けられたサーマルビアをさらに備え、
     前記サーマルビアの一方の端部が前記第2のランドパターンと接続され、前記サーマルビアの他方の端部が前記放熱層と接続されている、請求項1または2に記載の多層回路基板。
  4.  前記放熱層は、グラファイトシートである、請求項1~3のいずれか1項に記載の多層回路基板。
  5.  前記絶縁体層は、熱可塑性樹脂からなる樹脂層である、請求項1~4のいずれか1項に記載の多層回路基板。
  6.  積層された複数の絶縁体層を含む基板本体と、
     前記基板本体に実装された受動部品および能動部品と、
     前記受動部品を実装するために前記基板本体に設けられ、前記受動部品に接続された第1のランドパターンと、
     前記能動部品を実装するために前記基板本体に設けられ、前記能動部品に接続された第2のランドパターンと、
     前記絶縁体層の間に配置され、前記絶縁体層の主面に沿うように設けられた放熱層と、
    を備え、
     前記放熱層は、前記絶縁体層の積層方向に貫通する穴を有し、
     前記積層方向から平面視したとき、前記放熱層の穴の外縁は、前記第1のランドパターンよりも外側に位置するか、または、前記第1のランドパターンと重なる位置にある、電子部品実装多層基板。
  7.  前記基板本体は、前記積層方向において相対する表面のうち、前記放熱層を挟んで前記第1のランドパターンとは反対側の表面に凹みを有し、
     前記積層方向から平面視したとき、前記基板本体の凹みの外縁は、前記第1のランドパターンよりも外側に位置するか、または、前記第1のランドパターンと重なる位置にある、請求項6に記載の電子部品実装多層基板。
  8.  前記絶縁体層を前記積層方向に貫通するように設けられたサーマルビアをさらに備え、
     前記サーマルビアの一方の端部が前記第2のランドパターンと接続され、前記サーマルビアの他方の端部が前記放熱層と接続されている、請求項6または7に記載の電子部品実装多層基板。
  9.  前記放熱層は、グラファイトシートである、請求項6~8のいずれか1項に記載の電子部品実装多層基板。
  10.  前記絶縁体層は、熱可塑性樹脂からなる樹脂層である、請求項6~9のいずれか1項に記載の電子部品実装多層基板。
