Abstract

本発明は、フラックス及びソルダペーストに関する。

一般的に、はんだ付けに用いられるフラックスは、はんだ及びはんだ付けの対象となる接合対象物の金属表面に存在する金属酸化物を化学的に除去し、両者の境界で金属元素の移動を可能にする効能を持つ。このため、フラックスを使用してはんだ付けを行うことで、はんだと接合対象物の金属表面との間に金属間化合物が形成できるようになり、強固な接合が得られる。
従来、濡れ性を有するフラックスにおいては、はんだと接合対象物との接合の信頼性を高めるために、残渣を水で容易に洗浄することのできる水溶性フラックスが求められていた。
これに対し、水溶性バインダーと、スルホン酸化合物、硫酸化合物、スルファミン酸化合物、多価カルボン酸化合物及び過硫酸化合物からなる群より選ばれる活性剤と、水とを含む、水溶性フラックスが提案されている(特許文献1参照)。
しかし、特許文献1に記載された水溶性フラックスを転写したはんだボールを接合部にマウントした後、リフローを行い、続いてフラックスの残渣を洗浄すると、はんだボールが接合部から外れてしまう(ボールミッシングを生じやすい)という問題がある。
そこで、本発明は、はんだの濡れ性を高められるとともに、リフロー及びフラックス残渣洗浄後のボールミッシングが抑制されたフラックスを提供することを目的とする。

上記の課題を解決するために、本発明は以下の構成を採用した。
すなわち、本発明の第1の態様は、有機酸と、水溶性ベース剤と、溶剤と、を含有し、水を含まず、前記有機酸は、1,2,3-プロパントリカルボン酸を含み、1,2,3-プロパントリカルボン酸の含有量が、フラックス全体の総量に対して、0質量%超15質量%以下であるフラックスである。
すなわち、本発明の第1の態様は、有機酸と、水溶性ベース剤と、溶剤と、を含有し、水を含まず、前記有機酸は、1,2,3-プロパントリカルボン酸を含み、1,2,3-プロパントリカルボン酸の含有量が、フラックス全体の総量に対して、0質量%超15質量%以下であるフラックスである。
第1の態様にかかるフラックスにおいて、前記水溶性ベース剤は、ノニオン系界面活性剤及び弱カチオン系界面活性剤からなる群より選択される一種以上を含むことが好ましい。
また、第1の態様にかかるフラックスにおいて、前記水溶性ベース剤の含有量は、フラックス全体の総量に対して、30質量%以上65質量%以下であることが好ましい。

また、第1の態様にかかるフラックスは、更に、1,2,3-プロパントリカルボン酸以外の有機酸を含有し、前記1,2,3-プロパントリカルボン酸以外の有機酸の含有量が、フラックス全体の総量に対して、0質量%超10質量%以下であることが好ましい。
また、第1の態様にかかるフラックスは、更に、アミンを含有し、前記アミンの含有量が、フラックス全体の総量に対して、0質量%超10質量%以下であることが好ましい。
また、第1の態様にかかるフラックスは、更に、ロジンを含有し、前記ロジンの含有量が、フラックス全体の総量に対して、0質量%超5質量%未満であることが好ましい。
また、本発明の第2の態様は、前記の第1の態様に係るフラックスと、はんだ粉末とからなるソルダペーストである。
本発明によれば、はんだの濡れ性を高められるとともに、リフロー及びフラックス残渣洗浄後のボールミッシングが抑制されたフラックスを提供することができる。

本実施形態のフラックスがその他の有機酸を含む場合、その他の有機酸の含有量は、フラックス全体の総量に対して、0質量%超15質量%以下であることが好ましく、0質量%超10質量%以下であることがより好ましい。
1,2,3-プロパントリカルボン酸の含有量は、有機酸の合計の含有量に対して、5質量%以上であることが好ましく、9質量%以上であることがより好ましい。

本実施形態のフラックスが含有する水溶性ベース剤としては、例えば、ノニオン系界面活性剤、弱カチオン系界面活性剤等が挙げられる。
ノニオン系界面活性剤としては、例えば、ポリエチレングリコール、エチレンオキサイド-レゾルシン共重合物、ポリオキシアルキレンアセチレングリコール類、ポリオキシアルキレングリセリルエーテル、ポリオキシアルキレンアルキルエーテル、ポリオキシアルキレンエステル、ポリオキシアルキレンアルキルアミン、ポリオキシアルキレンアルキルアミド、脂肪族アルコールポリオキシエチレン付加体、芳香族アルコールポリオキシエチレン付加体、多価アルコールポリオキシエチレン付加体等が挙げられる。
弱カチオン系界面活性剤としては、例えば、各種アミンのポリオキシアルキレン付加体が挙げられる。各種アミンのポリオキシアルキレン付加体としては、例えば、末端ジアミンポリエチレングリコール、末端ジアミンポリエチレングリコール-ポリプロピレングリコール共重合体、脂肪族アミンポリオキシエチレン付加体、芳香族アミンポリオキシエチレン付加体、多価アミンポリオキシエチレン付加体等が挙げられる。

ノニオン系界面活性剤がポリエチレングリコールである場合、ポリエチレングリコールの分子量は1000~6000であることが好ましい。分子量が上記範囲内であるポリエチレングリコールは固体であるため扱い易い。
ポリエチレングリコールの分子量は2000~4000であることがより好ましい。分子量が上記範囲内であるポリエチレングリコールは水溶性が高く、これを含むフラックスの残渣は水洗浄により除去しやすくなる。

有機ハロゲン化合物としては、例えば、trans-2,3-ジブロモ-2-ブテン-1,4-ジオール、トリアリルイソシアヌレート6臭化物、1-ブロモ-2-ブタノール、1-ブロモ-2-プロパノール、3-ブロモ-1-プロパノール、3-ブロモ-1,2-プロパンジオール、1,4-ジブロモ-2-ブタノール、1,3-ジブロモ-2-プロパノール、2,3-ジブロモ-1-プロパノール、2,3-ジブロモ-1,4-ブタンジオール、2,3-ジブロモ-2-ブテン-1,4-ジオール等が挙げられる。
ハロゲン化合物は、1種を単独で用いてもよく、2種以上を混合して用いてもよい。
酸化防止剤としては、例えば、ヒンダードフェノール系酸化防止剤等が挙げられる。

樹脂としては、例えば、ロジン等が挙げられる。
本実施の形態で用いられるロジンとしては、例えば、天然ロジン、該天然ロジンから得られる誘導体等が挙げられる。天然ロジンとしては、例えば、ガムロジン、ウッドロジン及びトール油ロジン等が挙げられる。該誘導体としては、例えば、精製ロジン、変性ロジン等が挙げられる。変性ロジンとしては、水添ロジン、重合ロジン、不均化ロジン、酸変性ロジン、ロジンエステル、フェノール変性ロジン及びα,β不飽和カルボン酸変性物(アクリル化ロジン、マレイン化ロジン、フマル化ロジン、アクリル酸変性水添ロジン等)、並びに該重合ロジンの精製物、水素化物及び不均化物、並びに該α,β不飽和カルボン酸変性物の精製物、水素化物及び不均化物等が挙げられ、これらの1種又は2種以上を使用することができる。
樹脂としては、例えば、ロジン等が挙げられる。

本実施形態のフラックスはロジンを含むことにより、リフロー時にフラックスに含まれる活性剤が失活、分解することを抑制することができる。
ロジンは、1種を単独で用いてもよく、2種以上を混合して用いてもよい。
ロジンは、水添ロジンであることが好ましい。
本実施形態のフラックスがロジンを含有する場合、ロジンの合計の含有量は、フラックス全体の総量に対して、0質量%超10質量%以下であることが好ましく、0質量%超5質量%未満であることがより好ましい。

前記環状アミドオリゴマーは、ジカルボン酸とジアミンとが環状に重縮合したアミドオリゴマー、トリカルボン酸とジアミンとが環状に重縮合したアミドオリゴマー、ジカルボン酸とトリアミンとが環状に重縮合したアミドオリゴマー、トリカルボン酸とトリアミンとが環状に重縮合したアミドオリゴマー、ジカルボン酸及びトリカルボン酸とジアミンとが環状に重縮合したアミドオリゴマー、ジカルボン酸及びトリカルボン酸とトリアミンとが環状に重縮合したアミドオリゴマー、ジカルボン酸とジアミン及びトリアミンとが環状に重縮合したアミドオリゴマー、トリカルボン酸とジアミン及びトリアミンとが環状に重縮合したアミドオリゴマー、ジカルボン酸及びトリカルボン酸とジアミン及びトリアミンとが環状に重縮合したアミドオリゴマー等が挙げられる。
また、前記非環状アミドオリゴマーは、モノカルボン酸とジアミン及び/又はトリアミンとが非環状に重縮合したアミドオリゴマーである場合、ジカルボン酸及び/又はトリカルボン酸とモノアミンとが非環状に重縮合したアミドオリゴマーである場合等が挙げられる。モノカルボン酸又はモノアミンを含むアミドオリゴマーであると、モノカルボン酸、モノアミンがターミナル分子(terminal molecules)として機能し、分子量を小さくした非環状アミドオリゴマーとなる。また、非環状アミドオリゴマーは、ジカルボン酸及び/又はトリカルボン酸と、ジアミン及び/又はトリアミンとが非環状に重縮合したアミド化合物である場合、非環状高分子系アミドポリマーとなる。更に、非環状アミドオリゴマーは、モノカルボン酸とモノアミンとが非環状に縮合したアミドオリゴマーも含まれる。
チキソ剤であるエステル化合物としては、例えば、ヒマシ硬化油等が挙げられる。
チキソ剤であるソルビトール系化合物としては、例えば、ジベンジリデンソルビトール、ビス(4-メチルベンジリデン)ソルビトール、(D-)ソルビトール、モノベンジリデン(-D-)ソルビトール、モノ(4-メチルベンジリデン)-(D-)ソルビトール等が挙げられる。
チキソ剤として、ポリエチレングリコールを用いることもできる。例えば、分子量が4000であるポリエチレングリコール(PEG4000)はソルダペーストにチキソ性を付与することができる。
チキソ剤は、1種又は2種以上を使用することができる。
本実施形態のフラックスは、有機酸と、水溶性ベース剤と、溶剤と、を含有し、水を含まない。前記有機酸は、1,2,3-プロパントリカルボン酸を含む。1,2,3-プロパントリカルボン酸の含有量が、フラックス全体の総量に対して、0質量%超15質量%以下であることにより、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができる。
あるいは、本実施形態のフラックスは、有機酸と、水溶性ベース剤と、溶剤と、を含有し、水を含まず、前記有機酸は、1,2,3-プロパントリカルボン酸を含み、前記水溶性ベース剤は、ノニオン系界面活性剤及び弱カチオン系界面活性剤からなる群より選択される一種以上である。
前記ノニオン系界面活性剤は、ポリエチレングリコール、エチレンオキサイド-レゾルシン共重合物、ポリオキシアルキレンアセチレングリコール類、ポリオキシアルキレングリセリルエーテル、ポリオキシアルキレンアルキルエーテル、ポリオキシアルキレンエステル、ポリオキシアルキレンアルキルアミン、ポリオキシアルキレンアルキルアミド、脂肪族アルコールポリオキシエチレン付加体、芳香族アルコールポリオキシエチレン付加体及び多価アルコールポリオキシエチレン付加体からなる群より選択される一種以上である。
前記弱カチオン系界面活性剤は、末端ジアミンポリエチレングリコール、末端ジアミンポリエチレングリコール-ポリプロピレングリコール共重合体、脂肪族アミンポリオキシエチレン付加体、芳香族アミンポリオキシエチレン付加体及び多価アミンポリオキシエチレン付加体からなる群より選択される一種以上である。
加えて、1,2,3-プロパントリカルボン酸の含有量が、フラックス全体の総量に対して、1質量%以上15質量%以下であり、前記水溶性ベース剤の合計の含有量が、フラックス全体の総量に対して、30質量%以上65質量%以下であり、前記溶剤の合計の含有量が、フラックス全体の総量に対して、30質量%以上65質量%以下である。
かかる実施形態のフラックスによれば、はんだの濡れ性を高められるとともに、リフロー及びフラックス残渣洗浄後のボールミッシングを抑制することができる。
前記ノニオン系界面活性剤は、ポリエチレングリコール、エチレンオキサイド-レゾルシン共重合物、ポリオキシアルキレンアセチレングリコール類、ポリオキシアルキレングリセリルエーテル、ポリオキシアルキレンアルキルエーテル、ポリオキシアルキレンエステル、ポリオキシアルキレンアルキルアミン、ポリオキシアルキレンアルキルアミド、脂肪族アルコールポリオキシエチレン付加体、芳香族アルコールポリオキシエチレン付加体及び多価アルコールポリオキシエチレン付加体からなる群より選択される一種以上である。
前記弱カチオン系界面活性剤は、末端ジアミンポリエチレングリコール、末端ジアミンポリエチレングリコール-ポリプロピレングリコール共重合体、脂肪族アミンポリオキシエチレン付加体、芳香族アミンポリオキシエチレン付加体及び多価アミンポリオキシエチレン付加体からなる群より選択される一種以上である。
加えて、1,2,3-プロパントリカルボン酸の含有量が、フラックス全体の総量に対して、1質量%以上15質量%以下であり、前記水溶性ベース剤の合計の含有量が、フラックス全体の総量に対して、30質量%以上65質量%以下であり、前記溶剤の合計の含有量が、フラックス全体の総量に対して、30質量%以上65質量%以下である。
かかる実施形態のフラックスによれば、はんだの濡れ性を高められるとともに、リフロー及びフラックス残渣洗浄後のボールミッシングを抑制することができる。
<本実施形態のソルダペーストの一例>
本実施形態のソルダペーストは、上述したフラックスと、はんだ粉末とからなる。
はんだ粉末は、Sn単体のはんだの粉体、または、Sn-Ag系、Sn-Cu系、Sn-Ag-Cu系、Sn-Bi系、Sn-In系等、あるいは、これらの合金にSb、Bi、In、Cu、Zn、As、Ag、Cd、Fe、Ni、Co、Au、Ge、P等を添加したはんだ合金の粉体で構成される。
本実施形態のソルダペーストは、上述したフラックスと、はんだ粉末とからなる。
はんだ粉末は、Sn単体のはんだの粉体、または、Sn-Ag系、Sn-Cu系、Sn-Ag-Cu系、Sn-Bi系、Sn-In系等、あるいは、これらの合金にSb、Bi、In、Cu、Zn、As、Ag、Cd、Fe、Ni、Co、Au、Ge、P等を添加したはんだ合金の粉体で構成される。
フラックスの含有量:
フラックスの含有量は、ソルダペーストの全質量に対して5~95質量%であることが好ましく、5~15質量%であることがより好ましい。
ソルダペースト中のフラックスの含有量がこの範囲であると、はんだ粉末に起因する増粘抑制効果が十分に発揮される。加えて、熱負荷の大きい条件下でも良好な濡れ広がりを示し、かつ、濡れ速度が向上する。
フラックスの含有量は、ソルダペーストの全質量に対して5~95質量%であることが好ましく、5~15質量%であることがより好ましい。
ソルダペースト中のフラックスの含有量がこの範囲であると、はんだ粉末に起因する増粘抑制効果が十分に発揮される。加えて、熱負荷の大きい条件下でも良好な濡れ広がりを示し、かつ、濡れ速度が向上する。
上述のフラックスと、はんだ粉末とからなるソルダペーストは、はんだ濡れ性、ボールミッシング抑制能に優れる。
以下、実施例により本発明を説明するが、本発明は以下の実施例に限定されるものではない。
以下の表1、表2、表3に示す組成で実施例と比較例のフラックスを調合し、このフラックスを使用してソルダペーストを調合して、はんだ濡れ性(濡れ速度)、フラックスのボールミッシング抑制能について検証した。
なお、表1、表2、表3における組成率は、フラックスの全量を100とした場合の質量%であり、空欄は0質量%を意味する。

ソルダペーストは、フラックスが11質量%、金属粉が89質量%である。また、ソルダペースト中の金属粉は、Agが3.0質量%、Cuが0.5質量%、残部がSnであるSn-Ag-Cu系のはんだ合金である。また、ソルダペースト中の金属粉のサイズは、JIS Z 3284-1:2004における粉末サイズの分類(表2)において記号5を満たすサイズ(粒度分布)である。
<はんだ濡れ性(濡れ速度)の評価>
(1)検証方法
ソルダペーストの濡れ速度は、メニスコグラフ試験の方法に準拠し、幅5mm×長さ25mm×厚さ0.5mmの銅板を150℃で1時間酸化処理し、試験板である酸化銅板を得て、試験装置としてSolder Checker SAT-5200(RHESCA社製)を用い、はんだとしてSn-3Ag-0.5Cu(各数値は質量%)を用いて、次のように評価した。
まず、ビーカーに測り取った実施例1~17及び比較例1~4それぞれのフラックスに対して、試験板を5mm浸漬させ、試験板にフラックスを塗布した。続いて、フラックスを塗布後、速やかにフラックスが塗布された試験板をはんだ槽に浸漬させ、ゼロクロスタイム(sec)を得た。続いて、実施例1~17及び比較例1~4それぞれのフラックスにつき5回の測定を行い、得られた5個のゼロクロスタイム(sec)の平均値を算出した。試験条件を以下のように設定した。
はんだ槽への浸漬速度:5mm/sec(JIS Z 3198-4:2003)

ゼロクロスタイム(sec)の平均値が短いほど、濡れ速度は高くなり、はんだ濡れ性が良いことを意味する。
(1)検証方法

<ボールミッシング抑制能の評価>
(1)検証方法
Cu-OSP電極のプリント基板上φ0.24mmの開口径を有する電極に、所定の開口を有するマスクを配置して、フラックスを塗布し、マスクを取り外した。続いて、塗布した面の上に、Sn-3Ag-0.5Cu(各数値は質量%)の組成を有する、球径φ0.3mmはんだボールをマウント(載置)した後、窒素雰囲気下にてリフローを行った。リフロー条件は、室温から250℃まで2℃/sの昇温速度で昇温した後、250℃にて30秒間保持した。続いて、リフロー後の基板を水にて1分間浸漬洗浄し、乾燥させた。続いて、光学顕微鏡にてボールのミッシングがないか観察した。30個の電極について、このような操作を行った。
(1)検証方法
Cu-OSP電極のプリント基板上φ0.24mmの開口径を有する電極に、所定の開口を有するマスクを配置して、フラックスを塗布し、マスクを取り外した。続いて、塗布した面の上に、Sn-3Ag-0.5Cu(各数値は質量%)の組成を有する、球径φ0.3mmはんだボールをマウント(載置)した後、窒素雰囲気下にてリフローを行った。リフロー条件は、室温から250℃まで2℃/sの昇温速度で昇温した後、250℃にて30秒間保持した。続いて、リフロー後の基板を水にて1分間浸漬洗浄し、乾燥させた。続いて、光学顕微鏡にてボールのミッシングがないか観察した。30個の電極について、このような操作を行った。
(2)判定基準
〇:ボールのミッシングがいずれの電極においても観察されなかった。
×:ボールのミッシングが観察された電極が1個以上であった。
〇:ボールのミッシングがいずれの電極においても観察されなかった。
×:ボールのミッシングが観察された電極が1個以上であった。
<総合評価>
〇:ソルダペーストのはんだ濡れ性、ボールミッシング抑制能のすべてが〇である。

本発明では、実施例1に示すように、フラックスが、有機酸として本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、水溶性ベース剤としてノニオン系界面活性剤であるポリエチレングリコール4000及びエチレンオキサイド・レゾルシン共重合物、弱カチオン系界面活性剤である末端ジアミンポリエチレングリコール-ポリプロピレングリコール共重合体(末端ジアミンPEG-PPGコポリマー)を含み、溶剤としてヘキシルジグリコールを含み、かつ、フラックスが水を含まないことにより、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例2に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸の含有量を変更することでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例3~4に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸の含有量を変更し、溶剤の種類を変更する、複数種類の溶剤を含むことでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例5~8に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含むことでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例9に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、1,2,3-プロパントリカルボン酸以外の有機酸(その他の有機酸)を含むことでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例10~11に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、更に、アゾール系化合物を含むことでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例12に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、更に、その他のアミンを含むことでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例13~14に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、更に、その他の有機酸を含み、アゾール系化合物を含むことでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例15に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、更に、ロジンを含むことでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例16に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、更に、ノニオン系界面活性剤の種類を変更することでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例17に示すように、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、更に、弱カチオン系界面活性剤の含有量を増やすことでも、はんだ濡れ性、ボールミッシング抑制能を十分なものとすることができた。
実施例1~17は、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、はんだ濡れ性が十分であった。
これに対し、比較例1~2は、1,2,3-プロパントリカルボン酸を含まず、はんだ濡れ性が不十分であった。
これらの結果から、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含むことにより、はんだ濡れ性を十分なものとすることができることが明らかになった。
これに対し、比較例1~2は、1,2,3-プロパントリカルボン酸を含まず、はんだ濡れ性が不十分であった。
これらの結果から、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含むことにより、はんだ濡れ性を十分なものとすることができることが明らかになった。
実施例1~17は、本発明で規定された範囲内で1,2,3-プロパントリカルボン酸を含み、更に、水溶性ベース剤を含み、ボールミッシング抑制能が十分であった。
比較例1は、1,2,3-プロパントリカルボン酸を含まず、ボールミッシング抑制能が不十分であった。
比較例3は、水を含み、ボールミッシング抑制能が不十分であった。
比較例4は、水溶性ベース剤を含まず、ボールミッシング抑制能が不十分であった。
これらの結果から、水溶性ベース剤を含み、かつ、水を含まないことにより、ボールミッシング抑制能を十分なものとすることができることが明らかになった。
比較例1は、1,2,3-プロパントリカルボン酸を含まず、ボールミッシング抑制能が不十分であった。
比較例3は、水を含み、ボールミッシング抑制能が不十分であった。
比較例4は、水溶性ベース剤を含まず、ボールミッシング抑制能が不十分であった。
これらの結果から、水溶性ベース剤を含み、かつ、水を含まないことにより、ボールミッシング抑制能を十分なものとすることができることが明らかになった。
本発明によれば、はんだの濡れ性を高められるとともに、リフロー及びフラックス残渣洗浄後のボールミッシングが抑制されたフラックスを提供することができる。
Claims (5)
- 有機酸と、水溶性ベース剤と、溶剤と、を含有し、
水を含まず、
前記有機酸は、1,2,3-プロパントリカルボン酸を含み、
前記水溶性ベース剤は、ノニオン系界面活性剤及び弱カチオン系界面活性剤からなる群より選択される一種以上であり、
前記ノニオン系界面活性剤は、ポリエチレングリコール、エチレンオキサイド-レゾルシン共重合物、ポリオキシアルキレンアセチレングリコール類、ポリオキシアルキレングリセリルエーテル、ポリオキシアルキレンアルキルエーテル、ポリオキシアルキレンエステル、ポリオキシアルキレンアルキルアミン、ポリオキシアルキレンアルキルアミド、脂肪族アルコールポリオキシエチレン付加体、芳香族アルコールポリオキシエチレン付加体及び多価アルコールポリオキシエチレン付加体からなる群より選択される一種以上であり、
前記弱カチオン系界面活性剤は、末端ジアミンポリエチレングリコール、末端ジアミンポリエチレングリコール-ポリプロピレングリコール共重合体、脂肪族アミンポリオキシエチレン付加体、芳香族アミンポリオキシエチレン付加体及び多価アミンポリオキシエチレン付加体からなる群より選択される一種以上であり、
1,2,3-プロパントリカルボン酸の含有量が、フラックス全体の総量に対して、1質量%以上15質量%以下であり、
前記水溶性ベース剤の合計の含有量が、フラックス全体の総量に対して、30質量%以上65質量%以下であり、
前記溶剤の合計の含有量が、フラックス全体の総量に対して、30質量%以上65質量%以下である、フラックス。 - 更に、1,2,3-プロパントリカルボン酸以外の有機酸を含有し、
前記1,2,3-プロパントリカルボン酸以外の有機酸の含有量が、フラックス全体の総量に対して、0質量%超10質量%以下である、請求項1に記載のフラックス。 - 更に、アミンを含有し、
前記アミンの含有量が、フラックス全体の総量に対して、0質量%超10質量%以下である、請求項1又は2に記載のフラックス。 - 更に、ロジンを含有し、
前記ロジンの含有量が、フラックス全体の総量に対して、0質量%超5質量%未満である、請求項1~3のいずれか一項に記載のフラックス。 - 請求項1~4のいずれか一項に記載のフラックスと、はんだ粉末とからなる、ソルダペースト。
