表面微細構造は、各々の間が第1クレバスで分離された複数の第1凸部と、各々の間が第1クレバスよりも深さが浅く、かつ、面内方向に連続する長さが短い第2クレバスで分離された複数の第2凸部とを備え、平面視において複数の第2凸部は複数の第1凸部と比較して微細な粒状に観察される。
Description
本開示は、表面微細構造および表面微細構造を備えた基体に関する。
表面反射による透過光の損失を低減するために光学部材の光入射面に反射防止構造あるいは反射防止膜が設けられる場合がある。例えば、可視光に対する反射防止構造としては、凸部もしくは凹部が可視光の波長よりも短い間隔で周期的に設けられた微細凹凸構造、いわゆるモスアイ構造が知られている。
広い波長領域に亘る十分な反射防止性能と、広い入射光角度範囲における十分な反射防止性能とを実現するために、特開2013-254026号公報においては、凸部を六方格子状に配列した配列パターンにおいて、凸部間に凸部頂点と凹部の底との中間の高さを有する尾根を有する凹凸構造とすることを提案している。
また、国際公開第2016/084745号には、複数の第1凸部が環状に配列された複数の環状凸部群と、複数の環状凸部群のそれぞれによって包囲された領域に、第1凸部よりも高さが低い第2凸部を有する反射防止膜が開示されている。
しかしながら、特開2013-254026号公報のように、凹部と凸部との間に尾根を設けた凹凸構造では、凹部と凸部の周期構造に凸部と尾根、あるいは凹部と尾根との周期構造を備えた構造となる。このような構造では、凸部と尾根、あるいは凹部と尾根との周期構造を示す部分では深さが十分でないために、十分な反射性能が得られず、光の反射が大きくなる。そのため、基板全体を視認する視認者に対して表面ざらつき感を与える(ヘイズを生じる)恐れがある。
国際公開第2016/084745号によれば、ヘイズ値を1%以上12%以下に抑制できる旨開示されている。しかしながら、国際公開第2016/084745号に記載の反射防止膜を作製するための型は、アルミニウム合金層に対して陽極酸化して、ポーラスアルミナ層を形成する工程、ポーラスアルミナ層をエッチング液に接触させて凹部を拡大させる工程、さらに、陽極酸化させて凹部を成長させる工程を経て作製される。すなわち、非常に煩雑な製造工程を要する。
また、モスアイ型の反射防止構造としては、擦れなどの外力に対して破壊されやすいという課題があり、破壊を生じにくく耐久性の高い構造が求められている。
本開示は、上記事情に鑑みてなされたものであって、容易に作製することができ、反射防止性能および耐久性の高い表面微細構造および表面微細構造を備えた基体を提供することを目的とする。
上記の課題を解決するための具体的手段には、以下の態様が含まれる。

本開示の表面微細構造および表面微細構造を備えた基体は、容易に作製することができ、高い反射防止性能かつ高い耐久性を有する。
以下、本開示の実施形態について図面を用いて説明する。視認しやすくするため、図面中の各構成要素の縮尺等は実際のものとは適宜異ならせてある。本明細書において、「~」を用いて表される数値範囲は、「~」の前後に記載される数値を下限値および上限値として含む範囲を意味する。
図1の上図には、一実施形態の基体1の表面に備えられた一実施形態の表面微細構造2を平面視した平面模式図を示す。表面微細構造2は第1クレバス10および第2クレバス20を有しており、平面模式図において第1クレバス10および第2クレバス20は深さに無関係に黒ベタにて強調して表示される。また、図1の下図には平面模式図のa-b線端面模式図を示す。
本開示の一実施形態の表面微細構造2は、各々の間が第1クレバス10で分離された複数の第1凸部12と、各々の間が第2クレバス20で分離された複数の第2凸部22とを備える。第2クレバス20は第1クレバス10よりも深さが浅く、かつ、面内方向に連続する長さが第1クレバス10よりも短い。
表面微細構造2は、平面視において複数の第2凸部22が複数の第1凸部12と比較して微細な粒状に観察される。一例として、図1に示すように、本開示の表面微細構造2を平面視した場合には、深いクレバス(すなわち第1クレバス10)で囲まれた、相対的に大きな粒径の第1凸部12と、第1凸部12上に設けられた、相対的に小さな粒径の第2凸部22とが観察される。表面微細構造2は、深いクレバスで分断された粒径の大きな第1凸部12を備えている点で、非常に複雑な構造となっている。
ここで微細構造とは、ミクロン以下のオーダーの凸部直径およびクレバス深さを有する構造をいう。このように表面微細構造2はミクロン以下の構造を有するため、表面微細構造2を肉眼で視認することは困難である。そのため、表面微細構造2を視認するとは、表面微細構造2の表面を、走査型顕微鏡(SEM:Scanning Electron Microscope)によって撮影した画像(SEM画像)を通じて視認することを意味する、そして、平面視とは、表面微細構造2の表面を、法線方向から撮影したSEM画像を通じて視認することを意味する。また、ここでクレバスとは、表面から底に向かって開口幅が徐々に減少する形状を有し、底部に平らな部分をほとんど有していない、断面V字状の凹部をいう。表面微細構造は、反射防止機能あるいは撥水機能などを有するが、以下においては、反射防止機能を主に説明する。基体として光学基材を用いた場合、光学基材の表面に設けられ微細構造は反射防止構造として機能させることができる。
図1の下図に示すように、表面微細構造2において、クレバスの最深部の深さ位置を0%、凸部の最頂点位置を深さ位置100%とする。ここでクレバスの最深部とは、複数のクレバスのうちの最も深いクレバスの底の位置である。深さ位置100%が表面微細構造2の最表面である。第1クレバス10は第1の深さ位置Dt1より深い部分を有するクレバスである。第2クレバス20は第1の深さ位置Dt1よりも深い部分を有しておらず、第1クレバス10に対して相対的に浅いクレバスである。すなわち、第1の深さ位置Dt1は第1クレバスと第2クレバスとの境界となる深さ位置である。第1クレバス10の深さは一様な深さでなくてよく、各々のクレバス10中において深さが変化していてもよい。第2クレバス20についても同様である。
図1に示す本実施形態の表面微細構造2において、第1凸部12は第1クレバス10で分離されており、複数の第2凸部22の各々は、第1凸部12の表面に設けられた第2クレバス20で分離されている。すなわち、複数の第2凸部22の少なくとも一部は複数の第1凸部12上に形成されている。従って、相対的に第2凸部22は第1凸部12と比較して微細なものとなる。一方で、複数の第1凸部12の中には第2凸部22が形成されていないものも存在し、第1凸部12であっても第2凸部22と同等に微細な凸部も含む。
図1に示すように、本実施形態の表面微細構造2は、各々の間が第1クレバス10で分離された複数の第1凸部12を備える。そして、複数の第1凸部12の少なくとも一部の表面において、各々の間が第1クレバス10よりも深さが浅く、かつ長さが短い第2クレバス20で分離された複数の第2凸部22とを備える。すなわち、表面微細構造2は、表面から深い部分において第1クレバス10により分離された第1凸部12が複数形成されている。そして、表面から浅い部分において、第1凸部12が第2クレバス20により分離されてより小さな粒径の第2凸部22が形成されている。これによって、表面微細構造2は、空気界面側である表面側において、微細な第2凸部22が林立した構造を有する。ここで、表面から深い部分および表面から浅い部分とは、両者を比較した際の相対的な深さがより深い部分とより浅い部分を意味する。すなわち、第1凸部12は相対的に深い部分で分離された凸部であり、第2凸部22は相対的に浅い部分で分離された凸部である。
第1の深さ位置Dt1は、既述の通り、第1クレバスと第2クレバスとを区別する境界深さであり、第1の深さ位置Dt1においては、第1凸部12が粒状に観察される。第1の深さ位置Dt1は、例えば、30%以上40%未満の深さ範囲、特には35%以上40%未満の深さ範囲などである。例えば、第1の深さ位置Dt1を深さ位置36%とした場合、第1クレバスは36%よりも深い部分を有するクレバスであり、第2クレバスは最深部が36%および36%よりも浅いクレバスである。第1の深さ位置Dt1の決定手法については、具体例と共に後述する。
図2は、第1の深さ位置Dt1における横断面を示す。図2に示す横断面では、深さ位置Dt1よりも深いクレバスと、第1クレバス10で分離された第1凸部12の横断面が示されている。第1凸部12の横断面形状は、様々である。第1凸部12の円相当径とは、第1の深さ位置Dt1における凸部12の横断面形状の面積と同じ面積を有する円の直径であり、複数の第1凸部の円相当径の平均値が第1凸部12の平均円相当径φ1である。
図3は、第2クレバス20の平均深さ位置よりも表面側に位置する第2の深さ位置Dt2の横断面を示す。図3に示す横断面では、第1の深さ位置Dt1よりも深い第1クレバス10は省略している。図3には、第1凸部12、第2クレバス20および第2クレバス20で分離された第2凸部22の横断面が示されている。第2の深さ位置Dt2は、その位置の横断面において第2凸部22が粒状に観察される深さ位置である。第2の深さ位置Dt2は、第1の深さ位置Dt1から横断面を徐々に表面側に移動させた場合に、横断面で認識される粒子の数が急激に変化する深さ位置に設定する。表面微細構造によって第2の深さ位置Dt2は適宜定められ、例えば、40%以上80%未満の深さ範囲、特には44%以上70%未満の深さ範囲などである。第2の深さ位置Dt2の決定手法については、具体例と共に後述する。
第2凸部22の円相当径とは、第2の深さ位置Dt2における第2凸部22の横断面形状の面積と同じ面積を有する円の直径であり、複数の第2凸部22の円相当径の平均値が第2凸部22の平均円相当径φ2である。第2凸部22の平均円相当径φ2は、第1凸部12の平均円相当径φ1よりも小さい。第2凸部22の平均円相当径φ2は、第1凸部12の平均円相当径φ1の1/2未満であることが好ましい。
本開示の表面微細構造は上記の通り、非常に複雑な形状を有している。表面側において微細な第2凸部が密集して配置されているので、外力に対して破壊を生じにくく、耐久性に優れている。
凹部がクレバスであり、底部に平坦な部分を有していないので、凹部がクレバスではなく、底部に平らな部分を有する凹凸構造の場合と比較して、高い反射防止性能を得ることができる。すなわち、より低い反射率を実現することができる。また、表面に密集して配置されている第2凸部の先端にもほぼ平坦な部分が設けられていない点も、反射防止性能に寄与していると考えられる。
なお、表面微細構造には、上記の第1クレバス10および第2クレバス20の条件に当てはまらない、他のクレバスを含んでいてもよい。第1凸部12は全方位において第1クレバス10で分離されているが、第2凸部22は全方位において第2クレバス20で分離されなくてもよく、少なくとも一方位において第2クレバス20で分離されていればよい。例えば、第2凸部22は、一方位のみにおいて第2クレバス20で分離され、他の方位においては、第1クレバス10で隣接する第1凸部と分離されていてもよい。
反射防止対象の波長範囲の最小波長(最短波長)をλmin、最大波長をλmaxとした場合、第1凸部12の平均円相当径がλminより小さいことが好ましい。また、第1クレバス10の深さはλmax/2以上であることが好ましい。反射防止対象が可視光である場合、反射防止対象の波長範囲は380nm~780nmである。すなわち、反射防止対象が可視光である場合、最小波長λminが380nm、最大波長λmaxが780nmである。
第1クレバス10は、第1クレバスの最深部を0、第2凸部の最頂部を100%として示す深さ方向位置において、10%の深さ位置の横断面における幅が20nm以下であることが好ましい。ここで、深さの基準となる第1クレバス10の最深部とは、複数の第1クレバス10のうちの最も深い第1クレバス10の底の位置である。同様に、深さの基準となる第2凸部22の最頂部とは、複数の第2凸部22のうち最も高い第2凸部22の頂点位置である。第1クレバス10の10%の深さ位置の横断面における幅は、15nm以下、1nm以上であることが好ましい。第2クレバス20は、第2クレバスの最深部を0、第2凸部22の最頂部を100%として示す深さ方向位置において10%の深さ位置の横断面における幅が20nm以下であることが好ましい。ここで、深さの基準となる第2クレバス20の最深部とは、複数の第2クレバス20のうちの最も深い第2クレバス20の底の位置である。第2クレバス20の10%の深さ位置の横断面における幅は、15nm以下、1nm以上であることが好ましい。それぞれのクレバスが上記深さ位置において、クレバスの幅が20nm以下であれば凸部同士が密に形成されるため、外力に強く、破壊が生じにくく、耐摩擦性を向上させることができる。
各々の第1クレバス10の面内方向に繋がって延びる長さは、第1凸部12の平均円相当径よりも大きいことが好ましい。各々の第2クレバス20の長さは、第1凸部12の平均円相当径よりも小さいことが好ましい。1つのクレバスであっても、幅および深さは一定でなくてもよい。
第1クレバス10は第1凸部12を囲む程度の長さを有しており、隣接する第1凸部12をそれぞれ囲む複数の第1クレバス10同士は、面内方向において繋がって形成されている。一方、第2クレバス20は、第1クレバス10よりも面内方向へ延びる長さが短い。そのため、第1クレバス10と異なり、複数の第2クレバス20同士は繋がることがすくなく、多くの第2クレバス20はそれぞれが孤立して設けられている。
第1クレバス10は第1凸部12を囲む程度の長さを有しており、隣接する第1凸部12をそれぞれ囲む複数の第1クレバス10同士は、面内方向において繋がって形成されている。一方、第2クレバス20は、第1クレバス10よりも面内方向へ延びる長さが短い。そのため、第1クレバス10と異なり、複数の第2クレバス20同士は繋がることがすくなく、多くの第2クレバス20はそれぞれが孤立して設けられている。
また、図1に示すように、複数の第1凸部12および複数の第2凸部22の配置はランダムであることが好ましい。配置がランダムであれば、周期的に配列された凸部あるいは凹部から構成される場合と比較して、モアレを抑制することができる。また、表面は第2凸部22先端が密集した形状となっており、既述の国際公開第2016/084745号のような表面に凸部と凸部の間に尾根を備えないので、ヘイズを抑制することもできる。配置がランダムとは、周期性を有していない配置であることを意味する。
図4は、本開示の表面微細構造の一実施例について、微細構造の上面のSEM画像である。微細構造の上面のSEM画像とは、図2および図3に示した平面模式図の実写画像であり、微細構造の上面図である。図5は表面微細構造の一実施例を面の法線方向から傾いた方向(すなわち、斜め方向)から撮影したSEM画像である。また、図6は表面微細構造の断面のSEM画像である。
図4において、表面に近いほど白く、底部に近いほど黒く表示されている。
白く粒状に観察されるのは主として第2凸部の先端部分である。比較的浅いクレバス(すなわち、第2クレバス)で分離された複数の第2凸部が、比較的深いクレバス(すなわち、第1クレバス)に沿って多数配置されている様子が観察される。図5および図6に示されているように、第2凸部は先端先細り形状を有している。また、クレバスは深くなるほど開口幅が小さくなる断面V字形状である。
白く粒状に観察されるのは主として第2凸部の先端部分である。比較的浅いクレバス(すなわち、第2クレバス)で分離された複数の第2凸部が、比較的深いクレバス(すなわち、第1クレバス)に沿って多数配置されている様子が観察される。図5および図6に示されているように、第2凸部は先端先細り形状を有している。また、クレバスは深くなるほど開口幅が小さくなる断面V字形状である。
以下、本開示の表面微細構造において、第1の深さ位置、第2の深さ位置の決定方法、第1凸部、第2凸部の平均円相当径およびクレバスの幅の算出方法について説明する。図4に示した表面微細構造の場合を例に説明する。
各値は、図4の画像データを画像処理ソフトウェア(例えば、Image Jを用いることができる。)によって解析して取得する。まず、取得した画像をグレースケールの8bit(256階調)に変換する。ここで、最表面の白が255、最深部の黒が0となるように、画像の各画素には0~255のいずれかの値が付与される。0~255は深さ位置0%から100%に相当する。
画像処理ソフトウェアにおいては、0~255の画素値において所望のしきい値を設定して、しきい値以下を0(黒)とする、あるいはしきい値以上を255(白)とするなどの処理を行った画像を表示させることができる。これによって、任意のしきい値(つまり、深さ位置)での横断面図を表示させることができる。
例えば、図7は、しきい値64とし、しきい値64以上の画素値部分を一様に白くした画像である。しきい値64は深さ位置25%に相当するので、図7は深さ位置25%における横断面図に相当する。黒もしくは灰色部分がしきい値未満の領域であり、深さ位置25%よりも深いクレバスを示す。しかし、図7においては、凸部が連続している部分が多く、粒子として認識するのは難しいレベルである。しきい値を徐々に深さの浅い側に変化させて、第1クレバスが連続的につながり、粒子が検出されるしきい値を設定する。
図8は、しきい値94とし、しきい値94以上の画素値部分を一様に白くした画像である。しきい値94は深さ位置36%に相当するので、図8は深さ位置36%における横断面図に相当する。黒もしくは灰色部分がしきい値未満の領域であり、深さ位置36%よりも深いクレバスを示す。そして、このクレバスで分離された領域が概ね粒子状に観察されている。深さ位置25%から徐々に観察位置を表面側に移動して、全域に亘って深いクレバスで分離された領域が粒子状に観察されるようになる最初の位置を第1深さ位置Dt1と決定する。深さ位置には±3%程度の誤差を含む。本例では、深さ位置36%を第1の深さ位置Dt1として設定している。図8の横断面において粒子状に観察されるのが第1凸部であり、第1凸部を分断するクレバスが第1クレバスである。
図8に示す第1の深さ位置Dt1の横断面図において、各々の第1凸部の面積を算出して、円相当径を算出する。粒子サイズ(円相当径)分布を後記の表1に示す。
なお、第1クレバスの幅の平均値は、深さ位置10%の横断面図から求めることができる。第1クレバスの幅の平均値は、例えば、任意に10箇所を抽出し、抽出した第1クレバスにおける深さ位置10%での第1クレバスの幅を画像から算出し、算出した値を平均して求める。
第2の深さ位置Dt2は、第1の深さ位置Dt1よりも浅い位置に設定する。詳細は後述するが、第1の深さ位置Dt1から横断面を徐々に表面側に移動させた場合に、横断面で認識される粒子の数が急激に変化した後、ほぼ一定の粒子数となる。この際の急激に変化する領域とほぼ一定となる領域との境界の深さ位置を第2深さ位置Dt2に設定する。図9は、しきい値113とし、しきい値113以上の画素値部分を一様に白くした画像である。しきい値113は深さ位置44%に相当するので、図9は深さ位置44%における横断面図に相当する。黒もしくは灰色部分がしきい値未満の領域であり、深さ位置44%よりも深いクレバスを示す。図8と比較して、増加したクレバスが第2クレバスである。この第2クレバスで分離された粒子状部分が第2凸部である。
図9に示す第2の深さ位置Dt2の横断面図において、凸部横断面の面積を求めて円相当径を算出し、算出した値の平均値を第2凸部の円相当径とする。本例において抽出された粒子サイズについては後記表1に示す。図9に示される凸部には第1凸部も含まれている。しかし、第2の深さ位置D2においては、第1凸部の粒径も第2凸部の粒径と同等になっているため、凸部の横断面の平均面積を求める際には、第1凸部を含めて算出しても問題ない。
なお、第2クレバスの幅の平均値は、第2クレバスの最深部の深さ位置を改めて0とし、第2クレバスの最頂点を100%として、その10%の深さ位置の横断面図から求める。すなわち、第2クレバスの最深部の深さ位置が、第1クレバスの最深部と表面までを100%とした規定で36%の場合であれば、第1クレバスの最深部と表面までを100%とした規定で42.4%の深さ位置の横断面図から求めることになる。この場合、例えば、第1クレバスに対応する部分を除くクレバスを第2クレバスとして抽出した上で、抽出した複数の第2クレバスの中から任意に10箇所を抽出し、抽出した10箇所の各第2クレバスにおける10%の深さ位置での幅を画像から算出し、算出した値を平均して求める。
表1に、深さ位置36%に相当するしきい値94、深さ位置44%に相当するしきい値113において抽出された凸部の横断面サイズ分布を示す。なお、参考のため、深さ位置50%に相当するしきい値129、深さ位置56%に相当するしきい値144、および、深さ位置63%に相当するしきい値161の各横断面において、抽出された凸部の横断面サイズ分布を併せて示す。
表1に示すように、深さ位置36%と44%との間で粒子総数が急激に増加しているが、深さ位置44%と50%との間で粒子数の増加率は小さくなっており、深さ位置50%から63%では個数の変化がほとんどない。これは、第2クレバスの平均的な深さは36%と44%の深さ位置の間にあることを意味する。
図10は表1の深さ位置を横軸、総数を縦軸に取ったグラフである。深さ位置が浅くなるほど、粒子数が急激に増加し、その後、粒子数が飽和してほぼ一定となる。粒子数が急激に変化する領域と、一定値となる領域とで直線フィッティングし、そのクロスポイントを第2の深さ位置Dt2として設定する。図10では、クロスポイントは46%の深さ位置に相当する。なお、決定されたクロスポイントの±3%の範囲であれば、第2の深さ位置D2についての結果とほぼ同等と看做してもよい。本例によれば第2の深さ位置D2は46%の深さ位置であるが、深さ44%で観察した凸部の粒径等は第2の深さ位置のものとほぼ同等と看做してよい。
以上のように、本開示の微細構造についての、第1の深さ位置および第2の深さ位置の決定、および、第1クレバスによって分断された第1凸部、第2クレバスによって分断された第2凸部の抽出を画像処理によって行い、円相当径、クレバスの幅を算出する。
本開示の一実施形態の表面微細構造および表面微細構造を備えた基体の製造方法を説明する。図11はその製造工程を模式的に示す図である。
まず、被加工面を有する被加工基体1aを用意する(Step1)。被加工基体1aの被加工面に中間層30を形成し、さらにアルミニウムを含有する薄膜40aを形成する(Step2)。
その後、アルミニウムを含有する薄膜40aを温水処理する(Step3)。例えば、容器7に収容された純水6中に被加工基体1a、中間層30および薄膜40aからなる積層体毎浸漬させて温水処理する。この温水処理によりアルミナの水和物を主成分とする表面に凹凸構造42を有する凹凸構造層(ベーマイト層)40を形成する(Step4)。
その後、アルミニウムを含有する薄膜40aを温水処理する(Step3)。例えば、容器7に収容された純水6中に被加工基体1a、中間層30および薄膜40aからなる積層体毎浸漬させて温水処理する。この温水処理によりアルミナの水和物を主成分とする表面に凹凸構造42を有する凹凸構造層(ベーマイト層)40を形成する(Step4)。
次に、ベーマイト層40をマスクとして、被加工基体1aの被加工面の少なくとも一部が露出するまで、中間層30をエッチングする第1のエッチング工程を実施する(Step5)。第1のエッチング工程には、第1のエッチングガスG1を用いる。
第1のエッチング工程では、ベーマイト層40をマスクとして中間層30がエッチングされ、中間層30の表面に凹凸構造32が形成される。ここでは、中間層30の複数の凹部のうちの少なくとも一部の凹部において基体1aの被加工面が露出するまでエッチングがなされる。

第1のエッチング工程の後、中間層30をマスクとして、基体1aをエッチングし、基体1aの被加工面に凹凸構造(すなわち、表面微細構造)を形成する第2のエッチング工程を実施する(Step6)。第2のエッチング工程では、第1のエッチングガスG1と異なる第2のエッチングガスG2を用いる。エッチングガスG2としては基体1aのエッチングに適したガスを用いる。
以上の工程により表面に微細構造2を備えた基体1を得ることができる(Step7)。
被加工基体1aは、特に制限はないが、例えば、反射防止構造としての凹凸構造を表面に設ける必要のある基体であり、ガラスあるいはサファイアガラスなどの光学部材である。
中間層30としては、第1のエッチングガスに対する被加工基体1aのエッチングレートよりも大きいエッチングレートを有する材料を用いる。すなわち、第1のエッチング工程においては、被加工基体1aのエッチングレートRs1に対する中間層30のエッチングレートRi1の比(エッチング選択比)Ri1/Rs1が1より大きい条件でエッチングを行う。なお、エッチング選択比Ri1/Rs1は3より大きいことがより好ましい。中間層30としては、具体的にはシリコンあるいはシリコン化合物を主成分とする層が好ましい。中間層30の形成方法は特に制限ないが、スパッタ、真空蒸着あるいは化学気相成長法によって形成することが好ましい。
温水処理後に形成されるベーマイト層40の厚みは、中間層30の表面から凸部のピークまでの高さと規定する。凹凸構造層を構成するベーマイト層40の厚みは、10nm以上であれば、マスクとして適用することが可能であるが、50nm以上400nm以下であることが好ましく、100nm以上200nm以下であることがより好ましい。また、被加工基体1aに反射防止性能の高い凹凸構造を形成するという観点からは、凹凸構造42の高低差は100nm以上であることが好ましい。
アルミニウムを含有する薄膜40aの温水処理前の厚さはおよそ0.5~60nmであることが好ましく、2~40nmがより好ましく、5~20nmであることがさらに好ましい。アルミニウムを含有する薄膜40aを中間層30上に形成する方法は、特に限定されない。例えば、蒸着法、スパッタ法、イオンプレーティング法、化学気相成長法をはじめとする気相法、あるいは、アルミニウム前駆体溶液をスピンコート法、ディップコート法、インクジェット法をはじめとする液相法により塗布した後に焼結して形成するゾルゲル法を用いることができる。
温水処理は、例えば、アルミニウムを含有する薄膜40aが形成された積層体を室温の水(特には純水が好ましい。)に浸漬した後に水を煮沸する方法、高温に維持された温水に上記積層体を浸漬する方法、あるいは高温水蒸気に曝す方法等である。例えば本実施形態では、ホットプレート8を用いて容器7中の純水6を加熱し煮沸させた中に積層体毎浸漬させている。煮沸する時間、浸漬する時間および温水の温度は、所望の凹凸構造に応じて適宜設定される。目安としての時間は1分以上であり、特には3分以上、15分以下が適する。温水の温度はベーマイト化の観点から、60℃以上が好ましく、特には、90℃より高温であることが望ましい。温度が高いほど処理の時間が短くて済む傾向にある。
第1のエッチング工程および第2のエッチング工程は、サイドエッチングによる形状劣化を抑制するために、微細凹凸構造の表面側からエネルギービームを照射する異方性エッチングによって実施されることが好ましい。このようなエッチングとしては、反応性イオンエッチング、反応性イオンビームエッチングなどが挙げられる。
第1のエッチング工程では、ベーマイト層40をマスクとして中間層30をエッチングする。アルミナの水和物からなるベーマイト層40をその凹凸構造42に沿ってエッチングすることによりその表面形状を後退させて、中間層30にベーマイト層40の凹凸構造42を反映した形状の凹凸構造32を形成する。なお、アルミニウムを含有する薄膜の凹凸構造が「反映された」とは、その凹凸構造の凸部または凹部それぞれに一対一に対応する位置に凸部または凹部を有する(いわゆる転写)程の位置精度は必要ではなく、何らかの起伏に類似性を有する程度の状態を意味する。
第1のエッチング工程において、中間層30に凹凸構造32が形成される。
第1のエッチング工程は、ベーマイト層40のエッチングレートをRa、中間層30のエッチングレートをRi1とした場合に、エッチング選択比Ri1/Ra1は、Ri1/Ra1>1を満たすエッチング条件で実施することが好ましい。
なお、エッチング選択比Ri1/Ra1は20以下であることが好ましい。

エッチングガスG1としては、中間層30のエッチングに適したガスが選択される。ベーマイト層40の凹部から中間層30が露出した状態である場合に、上記エッチング条件でエッチングすれば、ベーマイト層40よりも中間層30のエッチングが早く進むので、ベーマイト層40の凹凸の高低差よりも大きい凹凸の高低差を有する凹凸構造42を形成することができる。なお、第1のエッチング工程において、中間層30の凸部にもベーマイト層の細かい微細凹凸が形成され、また、被加工基体1aの表面も一部エッチングされる。
第2のエッチング工程では、第1のエッチング工程において形成された第2の凹凸構造32が形成された中間層30をマスクとして、第1のエッチングガスG1とは異なる第2のエッチングガスG2を用いて被加工基体1aをエッチングして、被加工面に凹凸構造、すなわち表面微細構造2を形成する。第1のエッチング工程において、被加工基体1aの一部エッチングされた部分は第2のエッチング工程においてさらにエッチングされて第1クレバス1となり、第1クレバス10で分離された複数の第1凸部12が形成される。また、中間層30の凸部に形成された細かい微細凹凸によって、被加工基体1aの被加工面には第1クレバス10よりも浅く、短い第2クレバス20が形成され、第2クレバス20で分離された複数の第2凸部22が形成される。
第2のエッチング工程は、中間層30のエッチングレートをRi2、被加工基体1aのエッチングレートをRs2とした場合に、

を満たすエッチング条件で実施することが好ましい。

エッチングガスG2としては、被加工基体1aを効率よくエッチングできるガスを選択すればよい。例えば、被加工基体がサファイアガラスであれば、アルゴン(Ar)と三塩化ホウ素(BCl3)を含むガスが好ましい。また、例えば、被加工基体が酸化シリコン(SiO2)を主成分とするガラスであれば、四フッ化炭素(CF4)を含むガスが好ましい。
以上の工程によって、本開示の表面微細構造および表面微細構造を備えた基体を作製することができる。国際公開第2016/084745号に記載された陽極酸化工程と、凹部の拡張工程とを繰り返して型を作製する場合と比較して、簡単な工程で表面微細構造および基体を作製することができる。
なお、上記製造方法によって、作製して得られた図4に示す表面微細構造を備えたサファイア基体では、垂直入射させた波長550nmの光の表面微細構造形成前の透過率が85%であったところ、片面に表面微細構造形成後の透過率は92.6%となった。また、スチールウールテスト(荷重500g、10回擦り)では、表面微細構造形成前と変化なく、傷は付かず、高い耐傷性を持つ事がわかった。

Claims (9)
- 各々の間が第1クレバスで分離された複数の第1凸部と、
各々の間が前記第1クレバスよりも深さが浅く、かつ、面内方向に連続する長さが短い第2クレバスで分離された複数の第2凸部とを備え、
平面視において前記複数の第2凸部は前記複数の第1凸部と比較して微細な粒状に観察される表面微細構造。 - 前記複数の第2凸部の少なくとも一部が、前記複数の第1凸部上に形成されている請求項1に記載の表面微細構造。
- 前記複数の第1凸部および前記複数の第2凸部の配置がランダムである、請求項1または2に記載の表面微細構造。
