Abstract
第1レーザビームを照射して、非晶質シリコン膜を微結晶シリコン膜に変化させる第1レーザビーム照射と、この微結晶シリコン膜を起点として、第2レーザビームを前記一定方向に沿って移動させて、基板面に結晶化シリコン膜をラテラル結晶成長させる第2レーザビーム照射と、を行い、基板面に対して、一定方向に沿って微結晶シリコン膜と結晶化シリコン膜とを交互に形成する。
Description
本発明は、レーザアニール方法、レーザアニール装置、および結晶化シリコン膜基板に関する。
薄膜トランジスタ(TFT:Thin Film Transistor)は、薄型ディスプレイ(FPD:Flat Panel Display)をアクティブ駆動するためのスイッチング素子として用いられている。薄膜トランジスタ(以下、TFTという)の半導体層の材料としては、非晶質シリコン(a-Si:amorphous Silicon)や、多結晶シリコン(p-Si:polycrystalline Silicon)などが用いられている。
非晶質シリコンは、電子の動き易さの指標である移動度(μ)が低い。このため、非晶質シリコンでは、さらに高密度・高精細化が進むFPDで要求される高移動度には対応しきれない。そこで、FPDにおけるスイッチング素子としては、非晶質シリコンよりも移動度が大幅に高い多結晶シリコンでチャネル半導体層を形成することが好ましい。多結晶シリコン膜を形成する方法としては、エキシマレーザを使ったエキシマレーザアニール(ELA:Excimer Laser Annealing)装置で、非晶質シリコン膜にレーザ光を照射し、非晶質シリコンを再結晶化させて多結晶シリコンを形成する方法がある。
従来のレーザアニール方法としては、被照射領域において、エキシマレーザアニール(以下、ELAという)装置により発生させたエキシマレーザ光のパルスレーザビームを用いた技術が知られている(特許文献1参照)。
このレーザアニール方法では、被処理領域を、パルスレーザビームを発生させる高エネルギー部により照射し、この高エネルギー部が通過した後、逐次的に、それよりも小さなエネルギーのレーザビームでなる低エネルギー部の照射を行う。このレーザアニール方法では、低エネルギー部の照射によって高エネルギー部によって生じた残存結晶化不良領域の結晶化を図っている。
この他のレーザアニール方法としては、ELA装置によるパルスレーザ光のレーザビームに対して、走査方向に沿ってエネルギー分布を持たせたものなどが提案されている。
しかしながら、上記の特許文献1に開示されたレーザアニール方法では、エキシマレーザのパルス光照射によって形成される多結晶シリコンの結晶粒径が数10~350nm程度である。この程度の結晶粒径では、さらに高い移動度を満足することができない。近年、FPDにおいては、その大型化、高解像度化、動画特性の高速化に伴って、スイッチング素子としてのTFTにおいてチャネル半導体層の高移動度化が要望される。
本発明は、上記の課題に鑑みてなされたものであって、半導体特性にばらつきが発生することを抑制しつつ、移動度の高い疑似単結晶シリコン膜などの結晶化シリコン膜の形成を実現できるレーザアニール方法、レーザアニール装置、および結晶化シリコン膜基板を提供することを目的とする。
上述した課題を解決し、目的を達成するために、本発明の態様は、基板面に形成された非晶質シリコン膜に対して、レーザビームを一定方向に相対移動させ、前記非晶質シリコン膜をラテラル結晶成長させて結晶化シリコン膜を形成するレーザアニール方法であって、第1レーザビームを照射して、前記非晶質シリコン膜を微結晶シリコン膜に変化させる第1レーザビーム照射と、前記微結晶シリコン膜を起点として、第2レーザビームを前記一定方向に沿って移動させて、前記基板面に前記結晶化シリコン膜をラテラル結晶成長させる第2レーザビーム照射と、を行い、前記基板面に対して、前記一定方向に沿って前記微結晶シリコン膜と前記結晶化シリコン膜とを交互に形成することを特徴とする。
上記態様としては、前記第1レーザビーム照射を、少なくとも前記微結晶シリコン膜を形成する領域で行い、前記第2レーザビーム照射を、前記一定方向へ移動させる途中において前記結晶化シリコン膜を形成する領域のみで行うことが好ましい。
上記態様としては、前記第1レーザビーム照射を行って、前記非晶質シリコン膜に対して前記一定方向に沿って微結晶シリコン膜を連続して形成し、前記第1レーザビーム照射で形成された前記微結晶シリコン膜を起点として、第2レーザビーム照射を前記一定方向に沿って間欠的に行うことが好ましい。
上記態様としては、前記結晶化シリコン膜は、半導体素子を形成する領域を含むことが好ましい。
上記態様としては、前記第1レーザビームと前記第2レーザビームとは、パルス幅変調されていることが好ましい。
上記態様としては、前記第1レーザビームと前記第2レーザビームとは、変調周波数が異なることが好ましい。
上記態様としては、前記第1レーザビームはパルスレーザ光であり、前記第2レーザビームは連続発振レーザ光であることが好ましい。

本発明の他の態様は、基板面に形成された非晶質シリコン膜に対して、レーザビームを一定方向に相対移動させ、前記非晶質シリコン膜をラテラル結晶成長させて結晶化シリコン膜を形成するレーザアニール装置であって、第1レーザビームを照射して、前記非晶質シリコン膜を微結晶シリコン膜に変化させる第1レーザビーム出射部と、前記微結晶シリコン膜を起点として、第2レーザビームを前記一定方向に沿って移動させて、前記基板面に前記結晶化シリコン膜をラテラル結晶成長させる第2レーザビーム出射部と、前記第1レーザビーム出射部と前記第2レーザビーム出射部とを、前記基板面に対して前記一定方向に沿って前記微結晶シリコン膜と前記結晶化シリコン膜とを交互に形成するように駆動させる制御部と、を備えることを特徴とする。
上記態様としては、前記第1レーザビーム出射部が、少なくとも前記微結晶シリコン膜を形成する領域でオン状態となり、前記第2レーザビーム出射部が、前記一定方向へ移動させる途中において前記結晶化シリコン膜を形成する領域のみオン状態となることが好ましい。
上記態様としては、前記第1レーザビーム出射部が、前記非晶質シリコン膜に対して前記一定方向に沿って連続してオン状態となり、前記第2レーザビーム出射部が、前記一定方向に沿って間欠的にオン状態となることが好ましい。

本発明によれば、半導体特性にばらつきが発生することを抑制しつつ、移動度の高い疑似単結晶シリコン膜などの結晶化シリコン膜の形成を実現できる。
以下に、本発明の実施の形態に係るレーザアニール方法、レーザアニール装置、および結晶化シリコン膜基板の詳細を図面に基づいて説明する。但し、図面は模式的なものである。
(レーザアニール装置)
以下、図1を用いて、本発明の実施の形態に係るレーザアニール装置10の概略構成について説明する。図1に示すように、レーザアニール装置10は、被処理基板1を搬送方向(移動方向)Tへ搬送する図示しない基板搬送手段と、レーザパルスビームでなる第1レーザビームLB1を発振する第1レーザビーム出射部11と、連続発振レーザ光(CWレーザ光)でなる第2レーザビームLB2を発振する、例えば、半導体レーザなどの第2レーザビーム出射部12と、反射鏡13と、制御部14と、を備える。制御部14は、第1レーザビーム出射部11および第2レーザビーム出射部12におけるレーザビーム出射のオン・オフならびにタイミングの制御を行う。なお、図2に示すように、本実施の形態において用いる被処理基板1は、複数のパネル領域1aを備える。
以下、図1を用いて、本発明の実施の形態に係るレーザアニール装置10の概略構成について説明する。図1に示すように、レーザアニール装置10は、被処理基板1を搬送方向(移動方向)Tへ搬送する図示しない基板搬送手段と、レーザパルスビームでなる第1レーザビームLB1を発振する第1レーザビーム出射部11と、連続発振レーザ光(CWレーザ光)でなる第2レーザビームLB2を発振する、例えば、半導体レーザなどの第2レーザビーム出射部12と、反射鏡13と、制御部14と、を備える。制御部14は、第1レーザビーム出射部11および第2レーザビーム出射部12におけるレーザビーム出射のオン・オフならびにタイミングの制御を行う。なお、図2に示すように、本実施の形態において用いる被処理基板1は、複数のパネル領域1aを備える。
ここで、連続発振レーザ光(CWレーザ光)とは、目的領域に対して連続してレーザ光を照射する所謂疑似連続発振も含む概念である。つまり、レーザ光がパルスレーザであっても、パルス間隔が加熱後のシリコン薄膜の冷却時間よりも短い(固まる前に次のパルスで照射する)疑似連続発振レーザであってもよい。
図2に示すように、第1レーザビームLB1および第2レーザビームLB2は、搬送する被処理基板1におけるパネル領域1aの幅方向に全体に亘るような細長い矩形状のビームスポットに成形されている。なお、幅方向とは、搬送方向Tに直交する方向である。第1レーザビームLB1および第2レーザビームLB2は、被処理基板1に対して搬送方向Tと反対の方向(一定方向)に相対的に移動する。
図1に示すように、本実施の形態で用いる被処理基板1は、ガラス基板などの基板面に堆積された非晶質シリコン膜2を備えて構成されている。この被処理基板1は、本実施の形態に係るレーザアニール方法を適用することにより、図5に示すような結晶化シリコン膜基板1Aや図9に示すような結晶化シリコン膜基板1Bとなる。被処理基板1におけるそれぞれのパネル領域1aは、最終的に薄膜トランジスタ(TFT)などが作り込まれたTFT基板となる。
第1レーザビームLB1は、非晶質シリコン膜2を微結晶シリコン膜2Aに変化させるエネルギー密度を有している。第2レーザビームLB2は、非晶質シリコン膜2を結晶化シリコン膜としての疑似単結晶シリコン膜2Bに変化させるエネルギー密度を有している。
図3の(A)に示すように、第1レーザビームLB1と第2レーザビームLB2は、幅方向(長軸方法)の全体に亘るエネルギー密度は均一(エネルギー密度の分布±1%以内)に設定されている。
図2および図3の(B)に示すように、第1レーザビームLB1のビームスポットと第2レーザビームLB2のビームスポットとは、搬送方向Tに所定の間隔Cを隔てて配置されている。なお、この間隔Cは、極短い間隔であるが、第1レーザビームLB1および第2レーザビームLB2の条件などに応じて適宜設定されている。
本実施の形態においては、第1レーザビームLB1が第2レーザビームLB2に先行するように、第1レーザビームLB1と第2レーザビームLB2とを一定方向(搬送方向Tと反対の方向)に沿って移動(相対移動)させるように設定されている。本実施の形態では、図4に示すように、被処理基板1を移動している間は、第1レーザビームLB1を連続的にオン状態としている。第2レーザビームLB2は、被処理基板1を移動させる途中において疑似単結晶シリコン膜2Bを形成する領域のみでオン状態にする。
そのため、図4に示すように、第2レーザビームLB2は、制御部14によって間欠的にオン状態となるように設定されている。換言すると、第2レーザビームLB2は、間欠的にオフ状態となるように設定されている。なお、本実施の形態に係るレーザアニール装置10では、図4に示したような駆動制御を行ったが、以下に説明するレーザアニール方法の各実施の形態を適用することができる。
(レーザアニール方法)
以下、本実施の形態に係るレーザアニール方法について説明する。図1および図2に示すように、本実施の形態に係るレーザアニール方法では、第1レーザビームLB1のビームスポットを第2レーザビームLB2のビームスポットに先行させ、非晶質シリコン膜2上を相対的に移動させる。なお、図4に示すように、第1レーザビームLB1は、被処理基板1が移動される途中は継続してオン状態に設定する。
以下、本実施の形態に係るレーザアニール方法について説明する。図1および図2に示すように、本実施の形態に係るレーザアニール方法では、第1レーザビームLB1のビームスポットを第2レーザビームLB2のビームスポットに先行させ、非晶質シリコン膜2上を相対的に移動させる。なお、図4に示すように、第1レーザビームLB1は、被処理基板1が移動される途中は継続してオン状態に設定する。
また、本実施の形態に係るレーザアニール方法では、第2レーザビームLB2は、移動途中において間欠的にオフ状態にするように設定する。このように、第2レーザビームLB2をオフ状態にしている間は、非晶質シリコン膜2に対して、第1レーザビームLB1のみが照射されている状態である。
このように、このレーザアニール方法では、被処理基板1を移動している間において第1レーザビームLB1をオン状態で維持し、第2レーザビームLB2を間欠的にオフ状態にすることにより、図5に示すような微結晶シリコン膜2Aと疑似単結晶シリコン膜2Bとが交互に配置された結晶分布を有するパネル領域1aを備えた結晶化シリコン膜基板1Aを作製できる。本実施の形態では、結晶化シリコン膜基板1Aが複数のパネル領域1aを備える構成であるが、単数のパネル領域1aでなる結晶化シリコン膜基板1Aであってもよい。
なお、本実施の形態においては、第1レーザビームLB1と第2レーザビームLB2とが、パルス幅変調された構成であってもよい。また、本実施の形態では、第1レーザビームLB1と第2レーザビームLB2とが、変調周波数の異なる構成であってもよい。
本実施の形態に係るレーザアニール方法では、第2レーザビームLB2をオン状態にした後に第2レーザビームLB2をオフ状態にするまでの、非晶質シリコン膜の上の距離は、例えば50μm以下に設定されている。なお、この距離は、図5に示す微結晶シリコン膜2A同士の間の距離であり、疑似単結晶シリコン膜2Bの長さ(成長方向の長さ)である。
なお、この疑似単結晶シリコン膜2Bを形成する領域は、微結晶シリコン膜2Aの結晶構造の影響を均一に受けてラテラル結晶成長しているため、半導体特性のばらつきが小さい。したがって、この疑似単結晶シリコン膜2Bは、移動度が高く、半導体特性にばらつきの少ない領域であるため、例えば、TFTなどの半導体素子の半導体層領域として適した領域である。なお、種結晶膜となる微結晶シリコン膜2Aを形成した領域は、半導体素子の半導体層領域として用いないように設定されている。
上述のように、本実施の形態に係るレーザアニール方法で形成した結晶化シリコン膜としての疑似単結晶シリコン膜2Bは、種結晶膜としての微結晶シリコン膜2Aから第2レーザビームLB2のビームスポットが進むにしたがってラテラル結晶成長を行う。特に、本実施の形態では、第2レーザビームLB2を、移動途中で間欠的にオフ状態とすることにより、疑似単結晶シリコン膜2Bの成長方向の長さを短くしている。この結果、図10に示すように、種結晶膜の粒界に起因してラテラル結晶成長する疑似単結晶シリコン膜2Bの結晶構造が種結晶膜としての微結晶シリコン膜2Aの粒界の影響を等しく受けた結晶構造となる。このため、本実施の形態に係るレーザアニール方法で形成した疑似単結晶シリコン膜2Bでは、半導体特性にばらつきが発生することを抑制できる。
図11は、参考例としての疑似単結晶シリコン膜2Cを示す。この疑似単結晶シリコン膜2Cは、種結晶膜としての微結晶シリコン膜2Aから比較的離れた位置までラテラル結晶成長させたものであり、種結晶膜の影響が小さくなり、単結晶が大きくなった部分や粒界が集まった部分などを含むため、この領域を半導体素子の半導体層領域として用いると、半導体特性にばらつきが発生する場合がある。
上述のように、本実施の形態に係るレーザアニール方法、レーザアニール装置、および結晶化シリコン膜基板1A,1Bによれば、結晶化シリコン膜基板1A,1Bに作製する半導体素子における半導体特性にばらつきが発生することを抑制できる。
[その他の実施の形態]
以上、実施の形態について説明したが、この実施の形態の開示の一部をなす論述および図面はこの発明を限定するものであると理解すべきではない。この開示から当業者には様々な代替実施の形態、実施例および運用技術が明らかとなろう。

例えば、上記の実施の形態に係るレーザアニール装置10では、連続発振レーザ光(CWレーザ光)を発振する連続発振レーザとして半導体レーザを例示して説明したが、これに限定されるものではなく、固体レーザ、気体レーザ、金属レーザなど連続発振レーザ光を発振する各種のレーザを用いることも可能である。また、上述したように、連続発振レーザとしては、パルス幅が溶融シリコンの冷却時間よりも長い、例えば、数百ns~1ms程度以上のパルス幅を有するレーザを含む、疑似連続発振レーザを用いることも本発明の適用範囲である。
上記の実施の形態に係るレーザアニール装置10では、被処理基板1を搬送方向Tへ移動させる構成としたが、被処理基板1を位置固定して第1レーザビームLB1および第2レーザビームLB2を移動させる構成としてもよい。
上記の実施の形態に係るレーザアニール装置10では、第1レーザビームLB1および第2レーザビームLB2のビームスポットを細長い矩形状に形成して幅を広く設定したが、幅の狭いビームスポットを有するレーザビームとしても勿論よい。
上記の実施の形態に係るレーザアニール方法では、第1レーザビーム照射と第2レーザビーム照射とを同時並行的に行ったが、図6(A)に示すような、第1レーザビームLB1による第1レーザビーム照射だけを行った後に、図6(B)に示すような第2レーザビーム照射だけを行ってもよい。第1レーザビーム照射だけを行った場合には、図7に示すような微結晶シリコン膜2Aが略全面に形成されたパネル領域1aが形成される。その後、第2レーザビーム照射を行うことにより、図5に示すような結晶化シリコン膜基板1Aを形成することが可能となる。
本発明に係るレーザアニール方法では、図8の(A)に示すように、パネル領域1a全体に対して、ビームスポットの幅の狭い第1レーザビームLB1を照射した後、図8の(B)に示すように、第2レーザビーム照射を間欠的に行ってもよい。この場合、図9に示すように、疑似単結晶シリコン膜2Bと微結晶シリコン膜2Aとの間にストライプ上に非晶質シリコン膜2が残るような基板構造となる。なお、上記の本実施の形態と同様に、図8の(A)の第1レーザビーム照射と、(B)の第2レーザビーム照射と、を同時並行的に行っても勿論よい。

Claims (19)
- 基板面に形成された非晶質シリコン膜に対して、レーザビームを一定方向に相対移動させ、前記非晶質シリコン膜をラテラル結晶成長させて結晶化シリコン膜を形成するレーザアニール方法であって、
第1レーザビームを照射して、前記非晶質シリコン膜を微結晶シリコン膜に変化させる第1レーザビーム照射と、
前記微結晶シリコン膜を起点として、第2レーザビームを前記一定方向に沿って移動させて、前記基板面に前記結晶化シリコン膜をラテラル結晶成長させる第2レーザビーム照射と、
を行い、
前記基板面に対して、前記一定方向に沿って前記微結晶シリコン膜と前記結晶化シリコン膜とを交互に形成する
レーザアニール方法。 - 前記第1レーザビーム照射を、少なくとも前記微結晶シリコン膜を形成する領域で行い、前記第2レーザビーム照射を、前記一定方向へ移動させる途中において前記結晶化シリコン膜を形成する領域のみで行う
請求項1に記載のレーザアニール方法。 - 前記第1レーザビーム照射を行って、前記非晶質シリコン膜に対して前記一定方向に沿って前記微結晶シリコン膜を連続して形成し、
前記第1レーザビーム照射で形成された前記微結晶シリコン膜を起点として、第2レーザビーム照射を前記一定方向に沿って間欠的に行う

第1レーザビームを照射して、前記非晶質シリコン膜を微結晶シリコン膜に変化させる第1レーザビーム出射部と、
前記微結晶シリコン膜を起点として、第2レーザビームを前記一定方向に沿って移動させて、前記基板面に前記結晶化シリコン膜をラテラル結晶成長させる第2レーザビーム出射部と、
前記第1レーザビーム出射部と前記第2レーザビーム出射部とを、前記基板面に対して前記一定方向に沿って前記微結晶シリコン膜と前記結晶化シリコン膜とを交互に形成するように駆動させる制御部と、
を備える
